Abstract:Chiral magnetic vortex has shown great potential for high-density magnetic storage, modern telecommunication and computation devices, thanks to its topological stability and rich dynamic behaviours. Particularly, the synchronization of magnetic vortex nano-oscillators leads to the emergence of fascinating collective phenomena used for microwave generator and neuromorphic computing. In this work, by means of micromagnetic simulations, we create stable chiral magnetic vortices by exploiting the chiral coupling principle and study the gyrotropic motion of the vortex core under spin-transfer torques. The gyrotropic oscillation frequency can be tuned by injecting spin-polarised current as well as the change of the magnetic anisotropy in the vortex area, resulting from the modification of the vortex confine potential and the size of the vortex core. Two vortex nano-oscillators can be synchronized wherein the synchronization state can be modulated by the spin-polarised current and the magnetic anisotropy. Moreover, we demonstrate that the magnetic anisotropy can modify the synchronization patterns when integrating six vortices into an oscillator network, making it potentially serve as an oscillator-based neural network. Our work provides a new route to constructing a flexible oscillator network for neuromorphic computing hardware.
Neuromorphic spintronics simulated using an unconventional data-driven Thiele equation approach

Abstract:In this study, we developed a quantitative description of the dynamics of spin-torque vortex nano-oscillators (STVOs) through an unconventional model based on the combination of the Thiele equation approach (TEA) and data from micromagnetic simulations (MMS). Solving the STVO dynamics with our analytical model allows to accelerate the simulations by 9 orders of magnitude compared to MMS while reaching the same level of accuracy. Here, we showcase our model by simulating a STVO-based neural network for solving a classification task. We assess its performance with respect to the input signal current intensity and the level of noise that might affect such a system. Our approach is promising for accelerating the design of STVO-based neuromorphic computing devices while decreasing drastically its computational cost.

Abstract:The development of spintronic oscillators is driven by their potential applications in radio frequency telecommunication and neuromorphic computing. In this work, we propose a spintronic oscillator based on the chiral coupling in thin magnetic films with patterned anisotropy. With an in-plane magnetized disk imprinted on an out-of-plane magnetized slab, the oscillator takes a polar vortex-like magnetic structure in the disk stabilized by a strong Dzyaloshinskii–Moriya interaction. By means of micromagnetic simulations, we investigate its dynamic properties under applied spin current, and by placing an ensemble of oscillators in the near vicinity, we demonstrate their synchronization with different resonant frequencies. Finally, we show their potential application in neuromorphic computing using a network with six oscillators.

Abstract:Due to their nonlinear properties, spin transfer nano-oscillators can easily adapt their frequency to external stimuli. This makes them interesting model systems to study the effects of synchronization and brings some opportunities to improve their microwave characteristics in view of their applications in information and communication technologies and to design innovative computing architectures. So far, mutual synchronization of spin transfer nano-oscillators through propagating spin-waves and exchange coupling in a common magnetic layer has been demonstrated. Here we show that the dipolar interaction is also an efficient mechanism to synchronize neighbouring oscillators. We experimentally study a pair of vortex-based spin-transfer nano-oscillators, in which mutual synchronization can be achieved despite a significant frequency mismatch between oscillators. Importantly, the coupling efficiency is controlled by the magnetic configuration of the vortices, as confirmed by an analytical model highlighting the physics at play in the synchronization process as well as by micromagnetic simulations.

Non-Volatile Analog Control and Reconfiguration of a Vortex Nano-Oscillator Frequency

Abstract:Magnetic tunnel junctions are nanoscale devices which have recently attracted interested in the context of frequency multiplexed spintronic neural networks, due to their interesting dynamical properties, which are defined during the fabrication process, and depend on the material parameters and geometry. This paper proposes an approach to extending the functionality of a standard magnetic tunnel junction (MTJ) by introducing an additional ferromagnet/antiferromagnet (FM/AFM) storage layer (SL) vertically integrated with the standard Vortex MTJ stack into the nanopillar. The magnetostatic field created by this storage layer acts on the free layer and can be used to change its static and dynamic properties. To tune the magnitude and direction of this magnetostatic field, magnetic reconfiguration is carried out through a thermally assisted switching mechanism using a voltage pulse that heats the AFM layer in the SL above the Neel temperature in the presence of an external field. It is experimentally shown that using an MTJ based on a 600 nm diameter nanopillar with a vortex in the free layer, reconfiguration of the SL allows to continuously change the core precession frequency in the 15 MHz range. The reconfigurable analogue storage layer locally affects both the static and dynamic properties of the MTJ free layer, demonstrating vertical 3D integration of additional functionalities into a single MTJ nanopillar.

Abstract:Rapid progress in information technologies has spurred the need for innovative memory concepts, for which advanced data-processing methods and tailor-made materials are required. Here we introduce a previously unexplored nanoscale magnetic object: an analog magnetic vortex controlled by electric-field-induced ion motion, termed magneto-ionic vortex or "vortion". This state arises from paramagnetic FeCoN through voltage gating and gradual N3-ion extraction within patterned nanodots. Unlike traditional vortex states, vortions offer comprehensive analog adjustment of key properties such as magnetization amplitude, nucleation/annihilation fields, or coercivity using voltage as an energy-efficient tuning knob. This manipulation occurs post-synthesis, obviating the need for energy-demanding methods like laser pulses or spin-torque currents. By leveraging an overlooked aspect of N3-magneto-ionics -- planar ion migration within nanodots -- precise control of the magnetic layer's thickness is achieved, which enables reversible transitions among paramagnetic, single-domain, and vortion states, offering future prospects for analog computing, multi-state data storage, or brain-inspired devices.

Abstract:Frequency and phase of neural activity play important roles in the behaving brain. The emerging understanding of these roles has been informed by the design of analog devices that have been important to neuroscience, among them the neuroanalog computer developed by O. Schmitt and A. Hodgkin in the 1930s. Later J. von Neumann, in a search for high performance computing using microwaves, invented a logic machine based on crystal diodes that can perform logic functions including binary arithmetic. Described here is an embodiment of his machine using nano-magnetics. Electrical currents through point contacts on a ferromagnetic thin film can create oscillations in the magnetization of the film. Under natural conditions these properties of a ferromagnetic thin film may be described by a nonlinear Schrödinger equation for the film's magnetization. Radiating solutions of this system are referred to as spin waves, and communication within the film may be by spin waves or by directed graphs of electrical connections. It is shown here how to formulate a STO logic machine, and by computer simulation how this machine can perform several computations simultaneously using multiplexing of inputs, that this system can evaluate iterated logic functions, and that spin waves may communicate frequency, phase and binary information. Neural tissue and the Schmitt-Hodgkin, von Neumann and STO devices share a common bifurcation structure, although these systems operate on vastly different space and time scales; namely, all may exhibit Andronov-Hopf bifurcations. This suggests that neural circuits may be capable of the computational functionality as described by von Neumann.
Injection locking in DC-driven spintronic vortex oscillators via surface acoustic wave modulation

Abstract:Control of the microwave signal generated by spin-transfer torque oscillators (STOs) is crucial for their applications in spin wave generation and neuromorphic computing. This study investigates injection locking of a DC-driven vortex STO using surface acoustic waves (SAWs) to enhance the STO's signal and allow for its synchronization with external inputs. We employ a simplified model based on Thiele's formalism and highlight the role of vortex deformations in achieving injection locking. Micromagnetic simulations are conducted to validate our theoretical predictions, revealing how the locking bandwidth depends on SAW amplitude, as well as on the amplitude and direction of an applied external field. Our findings are pivotal for advancing experimental research and developing efficient low-power synchronization methods for large-scale STO networks.

Current-controlled periodic double-polarity reversals in a spin-torque vortex oscillator

Abstract:Micromagnetic simulations are used to study a spin-torque vortex oscillator excited by an out-of-plane dc current. The vortex core gyration amplitude is confined between two orbits due to periodical vortex core polarity reversals. The upper limit corresponds to the orbit where the vortex core reaches its critical velocity triggering the first polarity reversal which is immediately followed by a second one. After this double polarity reversal, the vortex core is on a smaller orbit that defines the lower limit of the vortex core gyration amplitude. This double reversal process is a periodic phenomenon and its frequency as well as the upper and lower limits of the vortex core gyration are controlled by the input current density while the vortex chirality determines the onset of this confinement regime. In this non-linear regime, the vortex core never reaches a stable orbit and thus, it may be of interest for neuromorphic application, for example as a leaky integrate-and-fire neuron.

Abstract:In this work, we present fabricated magnetic tunnel junctions (MTJs) that can serve as magnetic memories (MMs) or vortex spin-torque nano-oscillators (STNOs) depending on the device geometry. We explore the heating effect on the devices to study how the performance of a neuromorphic computing system (NCS) consisting of MMs and STNOs can be enhanced by temperature. We further applied a neural network for waveform classification applications. The resistance of MMs represents the synaptic weights of the NCS, while temperature acts as an extra degree of freedom in changing the weights and TMR, as their anti-parallel resistance is temperature sensitive, and parallel resistance is temperature independent. Given the advantage of using heat for such a network, we envision using a vertical-cavity surface-emitting laser (VCSEL) to selectively heat MMs and/or STNO when needed. We found that when heating MMs only, STNO only, or both MMs and STNO, from 25 to 75 °C, the output power of the STNO increases by 24.7%, 72%, and 92.3%, respectively. Our study shows that temperature can be used to improve the output power of neural networks, and we intend to pave the way for future implementation of a low-area and high-speed VCSEL-assisted spintronic NCS.

Nonlinear spin dynamics of ferromagnetic ring in the vortex state and its application for spin-transfer nano-oscillator

Abstract:We study a nonlinear spin dynamics of a ferromagnetic ring in a vortex state induced by the spin-polarized current. We also suggest to use the ferromagnetic ring as a free layer of a coreless vortex spin-transfer nano-oscillator. The calculated working frequency is about several GHz, that is much higher than the gyromode frequency of the disk-based vortex oscillator. The response of the vortex-state ring to the spin-polarized current has hysteretic behavior with the reasonable values of the thresholds current densities: ignition threshold is about $10^{8} \text{A}\text{cm}^{-2}$, and elimination current to maintain the oscillations has much lower values about $10^{6} \text{A} \text{cm}^{-2}$. The output signal can be extracted by the help of the inverse spin Hall effect or by the giant magnetoresistance. The output electromotive force averaged over all sample vanishes, and we suggest to use a ferromagnetic ring or disk in a vortex state as a GMR analyzer. For an inverse spin Hall analyser we advise to use two heavy metals with different signs of Spin-Hall angle. The ring-based STNO is supposed to increase the areas of practical application of the STNOs.

Abstract:Non-linear magnetization dynamics in ferromagnetic nanoelements excited by the spin-polarized dc-current is one of the most intensively studied phenomena in solid state magnetism. Despite immense efforts, synchronization of oscillations induced in several such nanoelements (spin-torque driven nanooscillators, or STNO) still represents a major challenge both from the fundamental and technological points of view. In this paper we propose a system where synchronization of any number of STNOs, represented by magnetization vortices inside squared nanoelements, can be easily achieved. Using full-scale micromagnetic simulations we show that synchronization of these STNOs is extremely dynamically stable due to their very large coupling energy provided by the magnetodipolar interaction. Finally, we demonstrate that our concept allows robust synchronization of an arbitrary number of STNOs (arranged either as a 1D chain or as a 2D array), even when current supplying nanocontacts have a broad size distribution.

Abstract:The spin-diode effect is studied both experimentally and with our original semi-analytical method. The latter is based on an improved version of the Thiele equation approach (TEA) that we combine to micromagnetic simulation data to accurately model the non-linear dynamics of spin-torque vortex oscillator (STVO). This original method, called data-driven Thiele equation approach (DD-TEA), absorbs the difference between the analytical model and micromagnetic simulations to provide a both ultra-fast and quantitative model. The DD-TEA model predictions also agree very well with the experimental data. The reversal of the spin-diode effect with the chirality of the vortex, the impact of the input current and the origin of a variation at half of the STVO frequency are presented as well as the ability of the model to reproduce the experimental behavior. Finally, the spin-diode effect and its simulation using the DD-TEA model are discussed as a promising perspective in the framework of neuromorphic computing.

Abstract:Spin transfer magnetization dynamics have led to considerable advances in Spintronics, including opportunities for new nanoscale radiofrequency devices. Among the new functionalities is the radiofrequency(rf) detection using the spin diode rectification effect in spin torque nano-oscillators (STNOs). In this study, we focus on a new phenomenon, the resonant expulsion of a magnetic vortex in STNOs. This effect is observed when the excitation vortex radius, due to spin torques associated to rf currents, becomes larger than the actual radius of the STNO. This vortex expulsion is leading to a sharp variation of the voltage at the resonant frequency. Here we show that the detected frequency can be tuned by different parameters; furthermore, a simultaneous detection of different rf signals can be achieved by real time measurements with several STNOs having different diameters. This result constitutes a first proof-of-principle towards the development of a new kind of nanoscale rf threshold detector.

Abstract:Strongly interacting artificial spin systems are moving beyond mimicking naturally occurring materials to emerge as versatile functional platforms, from reconfigurable magnonics to neuromorphic computing. Typically, artificial spin systems comprise nanomagnets with a single magnetization texture: collinear macrospins or chiral vortices. By tuning nanoarray dimensions we have achieved macrospin–vortex bistability and demonstrated a four-state metamaterial spin system, the 'artificial spin-vortex ice' (ASVI). ASVI can host Ising-like macrospins with strong ice-like vertex interactions and weakly coupled vortices with low stray dipolar field. Vortices and macrospins exhibit starkly differing spin-wave spectra with analogue mode amplitude control and mode frequency shifts of Δ f = 3.8 GHz. The enhanced bitextural microstate space gives rise to emergent physical memory phenomena, with ratchet-like vortex injection and history-dependent non-linear fading memory when driven through global magnetic field cycles. We employed spin-wave microstate fingerprinting for rapid, scalable readout of vortex and macrospin populations, and leveraged this for spin-wave reservoir computation. ASVI performs non-linear mapping transformations of diverse input and target signals in addition to chaotic time-series forecasting.

Abstract:Spin torque nano-oscillators (STNO) are nanoscale devices with wide band frequency tunability. Their multifunctional RF properties are well suited to define novel schemes for wireless communications that use basic protocols for data transmission such as amplitude, frequency and phase shift keying (ASK, FSK, PSK). In contrast to ASK and FSK, implementation of PSK is more challenging for STNOs because of their relatively high phase noise. Here we introduce a special PSK technique by combining their modulation and injection locking functionality. The concept is validated using magnetic tunnel junction based vortex STNOs for injection locking at 2f and f/2 showing phase shifts up to 2.1rad and data transmission rates up to 4Mbit/s. Quadrature phase shift keying and analog phase modulation are also implemented, where the latter is employed for voice transmission over a distance of 10 meters. This demonstrates that STNO phase noise and output power meet the requested performances for operation in existing communication schemes.

Abstract:Spin transfer nano-oscillators (STNOs) are a new type of radio frequency (RF) oscillators that utilize the current-induced magnetization precession in a magnetic tunnel junction device to generate high frequency microwave signal. Since both the frequency and the amplitude of STNOs can be tuned by changing the current, they are potentially used for amplitude shift keying and frequency shift keying modulation without the need for an RF mixer, which leads to compact RF components. In this letter, a novel strategy is proposed to modulate the frequency and the amplitude by memristor-controlled spin nano-oscillators, whereby the STNO is responsible for microwave emitting and memristor serves as a current regulator which further modulates the frequency and amplitude. In addition, the I-V curves show that a multilevel resistance behavior can also be achieved in the same architecture.

Abstract:Spintronic neurons which emit sharp voltage spikes are required for the realization of hardware neural networks enabling fast data processing with low-power consumption. In many neuroscience and computer science models, neurons are abstracted as non-linear oscillators. Magnetic nano-oscillators called spin-torque nano-oscillators are interesting candidates for imitating neurons at nanoscale. These oscillators, however, emit sinusoidal waveforms without spiking while biological neurons are relaxation oscillators that emit sharp voltage spikes. Here we propose a simple way to imitate neuron spiking in high-magnetoresistance nanoscale spin valves where both magnetic layers are free and thin enough to be switched by spin torque. Our numerical-simulation results show that the windmill motion induced by spin torque in the proposed spintronic neurons gives rise to spikes whose shape and frequency, set by the charging and discharging times, can be tuned through the amplitude of injected dc current. We also found that these devices can exhibit chaotic oscillations. Chaotic-like neuron dynamics has been observed in the brain, and it is desirable in some neuromorphic computing applications whereas it should be avoided in others. We demonstrate that the degree of chaos can be tuned in a wide range by engineering the magnetic stack and anisotropies and by changing the dc current. The proposed spintronic neuron is a promising building block for hardware neuromorphic chips leveraging non-linear dynamics for computing.

Abstract:Abstract Spin Hall nano-oscillators (SHNOs) are emerging spintronic devices for microwave signal generation and oscillator-based neuromorphic computing combining nano-scale footprint, fast and ultra-wide microwave frequency tunability, CMOS compatibility, and strong non-linear properties providing robust large-scale mutual synchronization in chains and two-dimensional arrays. While SHNOs can be tuned via magnetic fields and the drive current, neither approach is conducive to individual SHNO control in large arrays. Here, we demonstrate electrically gated W/CoFeB/MgO nano-constrictions in which the voltage-dependent perpendicular magnetic anisotropy tunes the frequency and, thanks to nano-constriction geometry, drastically modifies the spin-wave localization in the constriction region resulting in a giant 42% variation of the effective damping over four volts. As a consequence, the SHNO threshold current can be strongly tuned. Our demonstration adds key functionality to nano-constriction SHNOs and paves the way for energy-efficient control of individual oscillators in SHNO chains and arrays for neuromorphic computing.

Abstract:The evolution equation of a ferromagnetic spin system described by Heisenberg nearest-neighbour interaction is given by Landau–Lifshitz–Gilbert (LLG) equation, which is a fascinating nonlinear dynamical system. For a nanomagnetic trilayer structure (spin valve or pillar) an additional torque term due to spin-polarized current has been suggested by Slonczewski, which gives rise to a rich variety of dynamics in the free layer. Under appropriate conditions the spin-polarized current gives a time-varying resistance to the magnetic structure thereby inducing magnetization oscillations of frequency which lies in the microwave region. Such a device is called a spin transfer nanooscillator (STNO). However, this interesting nanoscale level source of microwaves lacks efficiency due to its low emitting power typically of the order of nWs. To overcome this difficulty, one has to consider the collective dynamics of synchronized arrays/networks of STNOs as suggested by Fert and coworkers so that the power can be enhanced N2 times that of a single STNO. We show that this goal can be achieved by applying a common microwave magnetic field to an array of STNOs. In order to make the system technically more feasible to practical level integration with CMOS circuits, we establish suitable electrical connections between the oscillators. Although the electrical connection makes the system more complex, the applied microwave magnetic field drives the system to synchronization in large regions of parameter space.
