Abstract:For different acoustic modes in the temperature range of 1–450 K, the lattice thermal conductivity (LTC) of In0.53Ga0.47As alloy films under hydrostatic pressure up to 11 GPa with thicknesses from 10 to 70 nm and 1.4 μm referred to as the bulk state is investigated using the modified Debye-Callaway model. The reduction of nanofilm's phonon wavelength and pressure strength are found to be responsible for altering the physical, thermal, and phonon properties of In0.53Ga0.47As alloy films. Further, the calculations demonstrate the impact of surface energy and stress, melting entropy, melting enthalpy, and phonon properties on these nanofilm thicknesses. The Clapeyron, Murnaghan, and Post equations are applied to examine the melting temperature, lattice volume, and Debye temperature, respectively. A Gruneisen parameter, the velocity of the phonons group, the bulk modulus, as well as the lattice parameter, are taken into account for calculating LTC. A new form of the first derivative that is suitable for nanomaterials is used. The reduction in film thickness increases the Gruneisen parameter, while the pressure reduces that, the effects are higher for thinner films. Since nanofilm's LTC is sensitive to both thickness and pressure strength, it could be useful for limiting both their temperature and size dependence.
