Abstract:We show that space-charge instabilities (electric field domains) in semiconductor superlattices are the attribute of absolute negative conductance induced by small constant and large alternating electric fields. We propose the efficient method for suppression of this destructive phenomenon in order to obtain a generation at microwave and THz frequencies in devices operating at room temperature. We theoretically proved that an unbiased superlattice with a moderate doping subjected to a microwave pump field provides a strong gain at third, fifth, seventh, etc. harmonics of the pump frequency in the conditions of suppressed domains.

What problem does this paper attempt to address?
The problem that this paper attempts to solve is: how to suppress the space - charge instability (i.e., the formation of high - field domains) in semiconductor superlattices (SLs) to achieve efficient and stable terahertz (THz) and microwave - frequency radiation generation. Specifically, the author proposes a method to suppress these instabilities by using a quasistatic alternating - current (ac) electric field to ensure that devices operating at room temperature can generate high - frequency radiation. ### Background and Problem Description 1. **Requirement Background**: - There is a strong demand for miniature, solid - state, room - temperature - operating terahertz (0.3 - 10 THz) radiation sources and detectors, and these devices have a wide range of applications in many fields from astronomy to biosecurity. 2. **Existing Challenges**: - Semiconductor superlattices (SLs) exhibit negative differential conductance (NDC) under direct - current (dc) bias, which will lead to space - charge instability and then form high - field domains, destroying Bloch gain and making it difficult for actual devices to achieve effective terahertz radiation generation. - The existence of these high - field domains is considered to be the main reason for destroying Bloch gain. Therefore, a method is needed to suppress these instabilities while maintaining high - frequency gain. ### Solutions Proposed in the Paper 1. **Application of Quasistatic AC Electric Field**: - The author proposes to use a quasistatic ac electric field instead of the traditional dc bias to drive the electrons in the superlattice. This ac electric field can effectively suppress the space - charge instability and can generate high - frequency radiation under specific conditions. 2. **Theoretical Analysis and Model**: - By introducing the quasistatic ac electric field \( E_p = E_{dc}+E_{\omega}\cos(\omega t) \), where \( E_{dc} \) is a small dc bias and \( E_{\omega} \) is the quasistatic ac electric field. - The relationship between the time - averaged current \( \langle I \rangle \) and the dc voltage \( U_{dc} \) was analyzed, and it was found that when \( U_{dc} \) is small, avoiding absolute negative conductance (ANC) can improve the stability of the system. - The electrical stability condition was derived, that is, the slope of the time - averaged current with respect to the dc voltage \( \Lambda=\langle I'[U(t)] \rangle > 0 \), ensuring that the system will not have instabilities. 3. **Experimental Verification and Numerical Simulation**: - The gain under different pump intensities and signal frequencies was verified by numerical simulation, and it was found that under specific conditions (such as \( \omega\tau < 1 \) and \( \omega / \omega_d>0.1 \)), the influence of charge accumulation on the gain can be ignored. - The experimental results show that under a pump frequency of \( \omega\approx100 \) GHz, effective terahertz radiation generation can be achieved in the frequency range of several hundred GHz. ### Conclusion This paper successfully proposes a theoretical framework and experimental verification, showing how to suppress the space - charge instability in semiconductor superlattices by using a quasistatic ac electric field, thereby achieving efficient terahertz and microwave - frequency radiation generation. This method provides new ideas and technical approaches for the future development of high - performance, room - temperature - operating terahertz devices. ### Formula Summary - Relationship between time - averaged current and dc voltage: \[ \Lambda=\langle I'[U(t)] \rangle > 0 \] - Esaki - Tsu formula: \[ I = \frac{2I_p (U/U_c)}{1+(U/U_c)^2} \] - Expression of gain term \( A_h \): \[ A_h = (-1)^k\frac{2(b - 1)^{2k + 1}}{b}U^{2k+1}_{\omega} \] where \( b=(1 + U^2_{\omega})^{1/2} \), \( 2k + 1=n \).
