Abstract:We theoretically study the feasibility of amplification and generation of terahertz radiation in dc-ac-driven semiconductor superlattices in the absence of electric domains. We find that if in addition to a dc bias a strong terahertz pump field is applied, a Bloch gain profile for a small terahertz signal can be achieved under the conditions of a positive static differential conductivity. Here, the positive differential conductivity arises, similarly to the case of a large-signal amplification scheme [H. Kroemer, arXiv:cond-mat/0009311 (unpublished)], due to modifications in dc current density caused by the application of a high-frequency ac field [K. Unterrainer , Phys. Rev. Lett. 76, 2973 (1996)]. Whereas the sign of absorption at low and zero frequencies is sensitive to the ac fields, the gain profile in the vicinity of the gain maximum is robust. We suggest to use this ac-induced effect in a starter for a terahertz Bloch oscillator. Our analysis demonstrates that the application of a short terahertz pulse to a superlattice allows the suppression of the undesirable formation of electric domains and the achievement of a sustained large-amplitude operation of the dc-biased Bloch oscillator.

Abstract:We derive simple difference formulas describing a small-signal absorption of THz field in a semiconductor superlattice driven by a microwave pump. We give a transparent geometric interpretation of these formulas that allows a search of optimum conditions for the gain employing only a simple qualitative analysis. Our theoretical approach provides a powerful tool for finding the correspondence between quasistatic and dynamic regimes in ac-driven semiconductor superlattices.

Abstract:The architecture of artificial atoms coupled to superconducting cavities allows the study of light-matter interactions and intriguing phenomena such as cavity gain implying photon generation. Here, we integrate a high-impedance cavity with a double quantum dot (DQD) in GaAs/(Al,Ga)As heterostructures, achieving a considerable DQD-cavity coupling strength and a relatively small cavity decay rate. By applying a strong drive to the DQD, we realize a population inversion and observe the cavity amplitude gain in multiple regions in the measured Landau-Zener-Stückelberg-Majorana interference pattern. We further systematically investigate the dependence of cavity gain on the driving frequency and tunnel coupling strength of the DQD. The results show that the cavity gain is tunable, with a maximum value of approximately 1.16 in the measured range. Our experimental results are in good agreement with theoretical simulations and may provide an opportunity to implement on-chip microwave sources or microwave amplifiers in a controllable way. https://doi.org/10.1103/PhysRevApplied.19.054020 © 2023 American Physical Society

Abstract:Semiconductor superlattice frequency multipliers have emerged as a nonlinear medium able to generate radiation in a wide frequency range. This property facilitates the potential of sources suitable for sensing and spectroscopy applications. In this study, we further investigate the consequences on harmonic generation in a superlattice multiplier after excitation by an input signal oscillating at different frequencies. Here we provide a rigorous description of our theoretical model including a semiclassical Boltzmann approach to nonlinear miniband transport and non-equilibrium Green’s functions calculations treating scattering processes under forward and reverse bias. To fully exploit the features of this radiation source, we focus on the effects of elastic scattering and systematic imperfections in the superlattice structure which lead to asymmetric current flow.
Suppressed absolute negative conductance and generation of high-frequency radiation in semiconductor superlattices

Abstract:We show that space-charge instabilities (electric field domains) in semiconductor superlattices are the attribute of absolute negative conductance induced by small constant and large alternating electric fields. We propose the efficient method for suppression of this destructive phenomenon in order to obtain a generation at microwave and THz frequencies in devices operating at room temperature. We theoretically proved that an unbiased superlattice with a moderate doping subjected to a microwave pump field provides a strong gain at third, fifth, seventh, etc. harmonics of the pump frequency in the conditions of suppressed domains.

Abstract:We theoretically investigate a near-quantum-limited parametric amplifier based on the nonlinear dynamics of quasiparticles flowing through a superconducting-insulator-superconducting junction. Photon-assisted tunneling, resulting from the combination of dc- and ac-voltage bias, gives rise to a strong parametric interaction for the electromagnetic modes reflected by the junction coupled to a transmission line. We show phase-sensitive and phase-preserving amplification, together with single- and two-mode squeezing. For an aluminum junction pumped at twice the center frequency, $\omega_0/2\pi=6$~GHz, we predict narrow-band phase-sensitive amplification of microwaves signals to more than 20 dB, and broadband phase-preserving amplification of 20 dB over a 1.2 GHz 3-dB bandwidth. We also predict single- and two-mode squeezing reaching more than -12 dB over 5.3 GHz 3-dB bandwidth. Moreover, with a simple impedance matching circuit, we demonstrate 3 dB bandwidth reaching 4.3 GHz for 20 dB of gain. A key feature of the device is that its performance can be controlled in-situ with the applied dc- and ac-voltage biases.

Abstract:A novel AC driving configuration is proposed for biased semiconductor superlattices, in which the THz driving is provided by an intense bichromatic cw laser in the visible light range. The frequency difference between two components of the laser is resonant with the Bloch oscillation. Thus, multi-photon processes mediated by the conduction (valence) band states lead to dynamical delocalization and localization of the valence (conduction) electrons, and to the formation and collapse of quasi-minibands. Thus, driven Bloch oscillators are predicted to generate persistent THz emission and harmonics of the dipole field, which are tolerant of the exciton and the relaxation effects.

Abstract:Superconducting parametric amplifiers play a crucial role in the preparation and readout of quantum states at microwave frequencies, enabling high-fidelity measurements of superconducting qubits. Most existing implementations of these amplifiers rely on the nonlinearity from Josephson junctions, superconducting quantum interference devices, or disordered superconductors. Additionally, frequency tunability arises typically from either flux or current biasing. In contrast, semiconductor-based parametric amplifiers are tunable by local electric fields, which impose a smaller thermal load on the cryogenic setup than current and flux biasing and lead to vanishing crosstalk to other on-chip quantum systems. In this work, we present a gate-tunable parametric amplifier that operates without Josephson junctions, using a proximitized semiconducting nanowire. This design achieves near-quantum-limited performance, featuring more than 20-dB gain and a 30-MHz gain-bandwidth product. The absence of Josephson junctions results in advantages, including substantial saturation powers of −120 dBm, magnetic field compatibility up to 500mT , and frequency tunability over a range of 15 MHz. Our realization of a parametric amplifier supplements efforts towards gate-controlled superconducting electronics, further advancing the abilities for high-performing quantum measurements of semiconductor-based and superconducting quantum devices. https://doi.org/10.1103/PhysRevApplied.21.014052 © 2024 American Physical Society

Abstract:Amplification of light through stimulated emission or nonlinear optical interactions has had a transformative impact on modern science and technology. The amplification of other bosonic excitations, like phonons in solids, is likely to open up new remarkable physical phenomena. Here, we report on an experimental demonstration of optical phonon amplification. A coherent mid-infrared optical field is used to drive large amplitude oscillations of the Si-C stretching mode in silicon carbide. Upon nonlinear phonon excitation, a second probe pulse experiences parametric optical gain at all wavelengths throughout the reststrahlen band, which reflects the amplification of optical-phonon fluctuations. Starting from first principle calculations, we show that the high-frequency dielectric permittivity and the phonon oscillator strength depend quadratically on the lattice coordinate. In the experimental conditions explored here, these oscillate then at twice the frequency of the optical field and provide a parametric drive for lattice fluctuations. Parametric gain in phononic four wave mixing is a generic mechanism that can be extended to all polar modes of solids, as a new means to control the kinetics of phase transitions, to amplify many body interactions or to control phonon-polariton waves.

Frequency-modulated combs via on-chip field enhancement

Abstract:Frequency-modulated (FM) combs feature flat intensity spectra with a linear frequency chirp, useful for metrology and sensing applications. Generating FM combs in semiconductor lasers generally requires a fast saturable gain, usually limited by the intrinsic gain medium properties. Here, we show how a spatial modulation of the laser gain medium can enhance the gain saturation dynamics and nonlinearities to generate self-starting FM combs. We demonstrate this with tapered planarized THz quantum cascade lasers (QCLs). While simple ridge THz QCLs typically generate combs which are a mixture of amplitude and frequency modulation, the on-chip field enhancement resulting from extreme spatial confinement leads to an ultrafast saturable gain regime, generating a pure FM comb with a flatter intensity spectrum, a clear linear frequency chirp and very intense beatnotes up to -30 dBm. The observed linear frequency chirp is reproduced using a spatially inhomogeneous mean-field theory model which confirms the crucial role of field enhancement. In addition, the modified spatial temperature distribution within the waveguide results in an improved hightemperature comb operation, up to a heat sink temperature of 115 K, with comb bandwidths of 600 GHz at 90 K. The spatial inhomogeneity also leads to dynamic switching between various harmonic states in the same device.

Abstract:The cascaded parametric processes, i.e. optical parametric oscillation (OPO) and difference frequency generation (DFG), can be used to induce efficient CW mid-infrared radiation at 4–5 µm in a single optical superlattice obtained by aperiodically poling a ferroelectric crystal. The superlattice consists of basic building blocks modulated by a spatial function. We numerically solve the coupling equations considering pump depletion and mid-IR absorption and realize the optimal condition for the cascaded frequency-down-conversion processes. Simultaneously, it is seen that the output performance is enhanced by the cascaded parametric design compared to the standard OPO configuration.

Abstract:Generating nonreciprocal radio frequency transduction plays important roles in a wide range of research and applications, and an aspiration is to integrate this functionality into microcircuits without introducing a magnetic field, which, however, remains challenging. By designing a 1D artificial lattice structure with a neighbor interaction engineered parametrically, we predicted a nonreciprocity transduction with a large unidirectionality. We then experimentally demonstrated the phenomenon on a nanoelectromechanical chip fabricated by conventional complementary metal-silicon processing. A unidirectionality with isolation as high as 24 dB is achieved, and several different transduction schemes are realized by programing the control voltage topology. Apart from being used as a radio frequency isolator, the system provides a way to build a practical on-chip programmable device for broad research and applications in the radio frequency domain.
Controlling the harmonic conversion efficiency in semiconductor superlattices by interface roughness design

Abstract:In semiconductor superlattices, when Bragg oscillating electrons interact with an input electromagnetic field, frequency multiplication is possible. An ideal superlattice has a purely antisymmetric voltage current response and can thus produce only odd harmonics. However, real world superlattices can also have even harmonic response and that increases the range of possible output frequencies. These effects have been recently explained with a predictive model that combines an Ansatz solution for the Boltzmann Equation with a Nonequilibrium Green's Functions approach. This predictive tool, coupled with recent progress on GHz input sources, support the growing interest in developing compact room temperature devices that can operate from the GHz to the THz range. The natural question to ask is what efficiencies can be expected. This paper addresses this issue by investigating power-conversion efficiency in irradiated semiconductor superlattices. Interface imperfections are consistently included in the theory and they strongly influence the power output of both odd and even harmonics. Good agreement is obtained for predicted odd harmonic outputs with experimental data for a wide frequency range. The intrinsic conversion efficiency used is based on the estimated amplitude of the input field inside the sample and thus independent of geometrical factors that characterize different setups. The method opens the possibility of designing even harmonic output power by controlling the interface quality.

Nonlinear characteristics of Ti, Nb, and NbN superconducting resonators for parametric amplifiers

Abstract:Superconducting resonators and parametric amplifiers are important components in scientific systems such as kinetic inductance detector arrays, frequency-domain multiplexers for other superconducting bolometers, spin-ensemble based memories, and circuit quantum electrodynamics demonstrators. In this paper, we report microwave measurements of superconducting Ti, Nb, and NbN resonators and their use as parametric amplifiers. These half-wave resonators were fabricated under near identical sputtering and lithographic conditions to ensure a like-for-like comparison of material properties. We report a wide range of properties and behaviours in terms of transition temperatures, resistivities, rate-limiting nonlinear response times, nonlinear dissipation, signs of the nonlinear inductances and their dependences on temperature and resonance harmonic. We have successfully operated Nb and NbN resonators as high gain parametric amplifiers, achieving greater than $20\,\mathrm{dB}$ of power amplification. We have shown that for a half-wave resonator, amplification can be realised not only in the fundamental resonance but also in the higher harmonic resonances. Further, for materials with high transition temperatures, e.g. Nb and NbN, amplification can be achieved at $\sim4\,\mathrm{K}$, i.e. a temperature maintained by a pulse tube cooler. Finally, in materials systems that have very fast response times, e.g. NbN, we have found that a cross-harmonic type of amplification can be achieved by placing pump tone in a different resonant mode as the signal and the idler. This wide range of observations will have important implications on the design and application of superconducting parametric amplifiers.

A Wideband, Low-Noise Superconducting Amplifier with High Dynamic Range

Abstract:Amplifiers are ubiquitous in electronics and play a fundamental role in a wide range of scientific measurements. From a user's perspective, an ideal amplifier has very low noise, operates over a broad frequency range, and has a high dynamic range - it is capable of handling strong signals with little distortion. Unfortunately, it is difficult to obtain all of these characteristics simultaneously. For example, modern transistor amplifiers offer multi-octave bandwidths and excellent dynamic range. However, their noise remains far above the fundamental limit set by the uncertainty principle of quantum mechanics. Parametric amplifiers, which predate transistor amplifiers and are widely used in optics, exploit a nonlinear response to transfer power from a strong pump tone to a weak signal. If the nonlinearity is purely reactive, ie. nondissipative, in theory the amplifier noise can reach the quantum-mechanical limit. Indeed, microwave frequency superconducting Josephson parametric amplifiers do approach the quantum limit, but generally are narrow band and have very limited dynamic range. In this paper, we describe a superconducting parametric amplifier that overcomes these limitations. The amplifier is very simple, consisting only of a patterned metal film on a dielectric substrate, and relies on the nonlinear kinetic inductance of a superconducting transmission line. We measure gain extending over 2 GHz on either side of an 11.56 GHz pump tone, and we place an upper limit on the added noise of the amplifier of 3.4 photons at 9.4 GHz. Furthermore, the dynamic range is very large, comparable to microwave transistor amplifiers, and the concept can be applied throughout the microwave, millimeter-wave and submillimeter-wave bands.

Resonantly enhanced polariton wave mixing and Floquet parametric instability

Abstract:We introduce a new theoretical approach for analyzing pump and probe experiments in non-linear acousto-optic systems. In our approach, the effect of coherently pumped polaritons is modeled as providing time-periodic modulation of the system parameters. Within this framework, propagation of the probe pulse is described by the Floquet version of Maxwell's equations and leads to such phenomena as frequency mixing and resonant parametric production of polariton pairs. We analyze light reflection from a slab of insulating material with a strongly excited phonon-polariton mode and obtain analytic expressions for the frequency-dependent reflection coefficient for the probe pulse. Our results are in agreement with recent experiments by Cartella et al. which demonstrated light amplification in resonantly excited SiC insulator. We show that, beyond a critical pumping strength, such systems should exhibit Floquet parametric instability, which corresponds to resonant scattering of the pump polaritons into pairs of finite momentum polaritons. We find that the parametric instability should be achievable in SiC using current experimental techniques and discuss its signatures, including the non-analytic frequency dependence of the reflection coefficient and the probe pulse afterglow. We discuss possible applications of the parametric instability phenomenon and suggest that similar types of instabilities can be present in other photoexcited non-linear systems.

Abstract:The ability to amplify optical signals is of pivotal importance across science and technology typically using rare-earth-doped fibres or gain media based on III–V semiconductors. A different physical process to amplify optical signals is to use the Kerr nonlinearity of optical fibres through parametric interactions 1,2 . Pioneering work demonstrated continuous-wave net-gain travelling-wave parametric amplification in fibres 3 , enabling, for example, phase-sensitive (that is, noiseless) amplification 4 , link span increase 5 , signal regeneration and nonlinear phase noise mitigation 6 . Despite great progress 7,8,9,10,11,12,13,14,15 , all photonic integrated circuit-based demonstrations of net parametric gain have necessitated pulsed lasers, limiting their practical use. Until now, only bulk micromachined periodically poled lithium niobate (PPLN) waveguide chips have achieved continuous-wave gain 16,17 , yet their integration with silicon-wafer-based photonic circuits has not been shown. Here we demonstrate a photonic-integrated-circuit-based travelling-wave optical parametric amplifier with net signal gain in the continuous-wave regime. Using ultralow-loss, dispersion-engineered, metre-long, Si 3 N 4 photonic integrated circuits 18 on a silicon chip of dimensions 5 × 5 mm 2 , we achieve a continuous parametric gain of 12 dB that exceeds both the on-chip optical propagation loss and fibre–chip–fibre coupling losses in the telecommunication C band. Our work demonstrates the potential of photonic-integrated-circuit-based parametric amplifiers that have lithographically controlled gain spectrum, compact footprint, resilience to optical feedback and quantum-limited performance, and can operate in the wavelength ranges from visible to mid-infrared and outside conventional rare-earth amplification bands.

A weakly coupled semiconductor superlattice as a harmonic hypersonic-electrical transducer

Abstract:We study experimentally and theoretically the effects of high-frequency strain pulse trains on the charge transport in a weakly coupled semiconductor superlattice. In a frequency range of the order of 100 GHz such excitation may be considered as single harmonic hypersonic excitation. While travelling along the axis of the SL, the hypersonic acoustic wavepacket affects the electron tunnelling, and thus governs the electrical current through the device. We reveal how the change of current depends on the parameters of the hypersonic excitation and on the bias applied to the superlattice. We have found that the changes in the transport properties of the superlattices caused by the acoustic excitation can be largely explained using the current–voltage relation of the unperturbed system. Our experimental measurements show multiple peaks in the dependence of the transferred charge on the repetition rate of the strain pulses in the train. We demonstrate that these resonances can be understood in terms of the spectrum of the applied acoustic perturbation after taking into account the multiple reflections in the metal film serving as a generator of hypersonic excitation. Our findings suggest an application of the semiconductor superlattice as a hypersonic-electrical transducer, which can be used in various microwave devices.

Harmonic Generation in Biased Semiconductor Superlattices

Abstract:Semiconductor superlattices are proven nanomaterials for THz nonlinear optics by means of high order harmonic generation. Seminal approaches leading to a perfectly antisymmetric current-voltage (I-V.) curve predict the generation of odd harmonics only in the absence of a bias. However, even harmonics at high orders have been detected in several experiments. Their generation has been explained by considering deviations from the current flow symmetry that break the exact antisymmetry of the I-V. curve. In this paper, we focus on another issue found experimentally that has also not been explained, namely the harmonic power output asymmetry from negative to positive applied bias. Once more, breaking the I-V. flow symmetry explains the experiments and leads to a further tool to design the power output of these materials. Furthermore, a new approach for the Boltzmann Equation under relaxation-rate approximation eliminates numerical difficulties generated by a previous theory. This leads to very efficient analytical expressions that can be used for both fundamental physics/optics/material sciences and realistic device development and simulations.
