Abstract:Because of the half-filled t(2g)-electron configuration, the BO6 octahedral distortion in a 3d(3) perovskite system is usually very limited. In this Letter, a perovskitelike oxide Hg0.75Pb0.25MnO3 (HPMO) with a 3d(3) Mn4+ state was synthesized by using high pressure and high temperature methods. This compound exhibits an unusually large octahedral distortion enhanced by approximately 2 orders of magnitude compared with that observed in other 3d(3) perovskite systems like RCr3+O3 (R = rare earth). Essentially different from centrosymmetric HgMnO3 and PbMnO3, the A-site doped HPMO presents a polar crystal structure with the space group Ama2 and a substantial spontaneous electric polarization (26.5 mu C/cm(2) in theory) arising from the off-center displacements of A- and B-site ions. More interestingly, a prominent net photocurrent and switchable photovoltaic effect with a sustainable photoresponse were observed in the current polycrystalline HPMO. This Letter provides an exceptional d(3) material system which shows unusually large octahedral distortion and displacement-type ferroelectricity violating the "d(0)-ness" rule.
Strain-induced Improper Ferroelectricity in Ruddlesden-Popper Perovskite Halides

Abstract:Activating multiple symmetry modes and promoting a strong coupling between different modes by strain are indispensable to stabilize a polar ferroelectric (FE) phase from a nonpolar perovskite. Herein, through first-principles calculations, we propose an undiscovered and general avenue to engineering ferroelectricity in photovoltaic perovskites with a Ruddlesden-Popper (RP) structure. It is demonstrated that an experimentally accessible compressive strain can induce an in-plane polarization in RP perovskite halides thin films, resulting in an unusual paraelectric to FE phase transition. The detailed analysis on structure and energy reveals that the unusual FE phase transition in the perovskite halides stems from the strong coupling between strain and antiferrodistortive (AFD) mode. Further calculations show that the strain-AFD coupling-induced ferroelectricity is not only exhibited by perovskite halides but also observed in perovskite sulfides such as Ba3Zr2S7. Moreover, it is found that the strained FE thin film possesses a suitable band gap of 1.6 eV for photovoltaic application. These findings not only unfold a general way to engineering nonpolar-to-polar transition, but also open an avenue to design optimal FE semiconductors for solar cell applications.

Abstract:AbstractFerroelectric materials have important applications in transduction, data storage, and nonlinear optics. Inorganic ferroelectrics such as lead zirconate titanate possess large polarization, though they are rigid and brittle. Ferroelectric polymers are light weight and flexible, yet their polarization is low, bottlenecked at 10 μC cm−2. Here we show poly(vinylidene fluoride) nanocomposite with only 0.94% of self-nucleated CH3NH3PbBr3 nanocrystals exhibits anomalously large polarization (~19.6 μC cm−2) while retaining superior stretchability and photoluminance, resulting in unprecedented electromechanical figures of merit among ferroelectrics. Comprehensive analysis suggests the enhancement is accomplished via delicate defect engineering, with field-induced Frenkel pairs in halide perovskite stabilized by the poled ferroelectric polymer through interfacial coupling. The strategy is general, working in poly(vinylidene fluoride-co-hexafluoropropylene) as well, and the nanocomposite is stable. The study thus presents a solution for overcoming the electromechanical dilemma of ferroelectrics while enabling additional optic-activity, ideal for multifunctional flexible electronics applications.

Abstract:Two-dimensional (2D) ferroelectricity has attracted extensive attention since its discovery in the monolayers of van der Waals materials. Here we show that 2D ferroelectricity induced by octahedral rotation distortion is widely present in the perovskite bilayer system through first-principles calculations. The perovskite tolerance factor plays a crucial role in the lattice dynamics and ground-state structure of the perovskite monolayers and bilayers, thus providing an important indicator for screening this hybrid improper ferroelectricity. Generally, the ferroelectric switching via an orthorhombic twin state has the lowest energy barrier. Epitaxial strain can effectively tune the ferroelectric polarization and ferroelectric switching by changing the amplitude of octahedral rotation and tilt distortion. The increasing compressive strain causes a polar to nonpolar phase transition by suppressing the tilt distortion. The cooperative effect of octahedral distortion at the interface with the substrate can reduce the energy barrier of the reversing rotation mode and can even change the lowest-energy ferroelectric switching path.

Inducing Spontaneous Electric Polarizations in Double Perovskite Iodide Superlattices for New Ferroelectric Photovoltaic Materials

Abstract:In this work, we use density functional theory calculations to demonstrate how spontaneous electric polarizations can be induced \textit{via} a hybrid improper ferroelectric mechanism in iodide perovskites, a family well-known to display solar-optimal band gaps, to create new materials for photoferroic applications. We first assemble three chemically distinct ($A$$A^{\prime}$)($B$$B^{\prime}$)I$_6$ double perovskites using centrosymmetric $AB$I$_3$ perovskite iodides (where $A$ = Cs, Rb, K and $B$ = Sn, Ge) as building units. In each superlattice, we investigate the effects of three types of $A$- and $B$-site cation ordering schemes and three different $B$I$_6$ octahedral rotation patterns. Out of these 27 combinations, we find that 15 produce polar space groups and display spontaneous electric polarizations ranging from 0.26 to 23.33 $\mu$C/cm$^2$. Furthermore, we find that a layered $A$-site/rock salt $B$-site ordering, in the presence of an $a^0a^0c^+$ rotation pattern, produces a chiral "vortex-like" $A$-site displacement pattern. We then investigate the effect of epitaxial strain on one of these systems, (CsRb)(SnGe)I$_6$, in layered and rock salt ordered configurations. In both phases, we find strong competition between the cation ordering schemes as well as an enhancement of the spontaneous polarization magnitude under tensile strain. Finally, using advanced functionals, we demonstrate that these compounds display low band gaps ranging from 0.2 to 1.3 eV. These results demonstrate that cation ordering and epitaxial strain are powerful ways to induce and control new functionalities in technologically-useful families of materials.

Abstract:Chalcogenide perovskites with optimal band gap and desirable light absorption are promising for photovoltaic devices, whereas the absence of ferroelectricity limits their potential in applications. On the basis of first-principles calculations, we reveal the underlying mechanism of the paraelectric nature of Ba3Zr2S7 observed in experiments and demonstrate a general rule for the appearance of ferroelectricity in chalcogenide perovskites with Ruddlesden-Popper (RP) A3B2X7 structures. Group theoretical analysis shows that the tolerance factor is the primary factor that dominates the ferroelectricity. Both Ba3Zr2S7 and Ba3Hf2S7 with large tolerance factor are paraelectric because of the suppression of in-phase rotation that is indispensable to hybrid improper ferroelectricity. In contrast, Ca3Zr2S7, Ca3Hf2S7, Ca3Zr2Se7, and Ca3Hf2S7 with small tolerance factor exhibit in-phase rotation and can be stable in the ferroelectric Cmc21 ground state with nontrivial polarization. These findings not only provide useful guidance to engineering ferroelectricity in RP chalcogenide perovskites but also suggest potential ferroelectric semiconductors for photovoltaic applications.
Strain-induced Ferroelectricity and Lattice Coupling in BaSnO3 and SrSnO3.

Abstract:Perovskite stannates such as BaSnO3 and SrSnO3 exhibit promising photovoltaic properties, and hold promise for application in solar cell devices. However, the lack of ferroelectricity and the wide band gap in these materials limit their potential for photovoltaic applications. Here, by first-principles calculations, we demonstrate the realization of a primary ferroelectric polarization in non-ferroelectric BaSnO3 and SrSnO3 through strain engineering. In addition to the appearance of polarization, the band gaps of the materials are greatly narrowed when the paraelectric to ferroelectric phase transition takes place under compressive strain. Furthermore, an intriguing Q2 mode triggered by lattice coupling with the polar mode is found in the stannates subjected to a sufficient tensile strain and this mode has a significant effect on the band gap, which suggests another pathway to narrow the band gap through the electric field control of the Q2 mode. The fruitful electronic, structural, and energetic properties are discussed in detail to achieve a fundamental understanding of the strain-induced ferroelectricity, tunable band gap, and lattice couplings between the Q2 mode and different polar/rotational distortions in the perovskite stannates.
Switchable ferroelectric photovoltaic in the low bandgap cobalt-substituted BiFeO3 epitaxial thin films

Abstract:The proposal of the ferroelectric photovoltaic effect provides a spick-and-span concept for breaking through the bottleneck of traditional heterojunction energy conversion and the photoelectric memory device. However, the wide bandgap, low carrier transport capacity, and small photocurrent of ferroelectric materials limit its ferroelectric photovoltaic applications. Here, chemical regulation of cobalt substitution has been used to effectively reduce bandgap and improve ferroelectric photovoltaic properties. High-quality Co-substituted BiFeO3 epitaxial films were fabricated by magnetron sputtering. The enhanced tetragonality can be obtained by introducing the chemical strain of cobalt. The ferroelectric properties of present films have been significantly improved with a fivefold increase in remnant polarization, resulting from the enhanced lattice distortion of the oxygen octahedron. The enhanced hybridization of electron orbitals and the atomic structure has been revealed by synchrotron radiation and the high-resolution HAADF-STEM. Intriguingly, the optical bandgap has been reduced from 1.97 eV to1.47 eV, which is close to the ideal bandgap. The switchable ferroelectric photovoltaic can be realized by changing the direction of polarization, and the open-circuit voltage and short-circuit current have increased to 1.7 and 1.8 times, respectively. This work further reveals the application potential of chemical-strain-modulated epitaxial films in the field of optoelectronics and information storage.

Abstract:The defect chemistry of perovskite oxides involves the cause to most of their abundant functional properties, including interface magnetism, charge transport, ionic exchange, and catalytic activity. The possibility to achieve dynamic control over oxygen anion vacancies offers a unique opportunity for the development of appealing switchable devices, which at present are commonly based on ferroelectric materials. Herein, we report the discovery of a switchable photovoltaic effect, that the sign of the open voltage and the short circuit current can be reversed by inverting the polarity of the applied field, upon electrically tailoring the distribution of oxygen vacancies in perovskite oxide films. This phenomenon is demonstrated in lateral photovoltaic devices based on both ferroelectric BiFeO3 and paraelectric SrTiO3 films, under a reversed applied field whose magnitude is much smaller than the coercivity value of BiFeO3. The migration of oxygen vacancies was directly observed by employing an advanced annular bright field scanning transmission electron microscopy technique with in situ biasing equipment. We conclude that the band bending induced by the motion of oxygen vacancies is the driving force for the reversible switching between two photovoltaic states. The present work can provide an active path for the design of novel switchable photovoltaic devices with a wide range of transition metal oxides in terms of the ionic degrees of freedom.

Octahedral Rotation Induced, Antiferroelectric-like Double Hysteresis in Strained Perovskites

Abstract:Antiferroelectrics, which host both polar and antipolar order parameters, are characterized by the double hysteresis loops which are advantageous for various applications such as high-density energy storage. In this study, we investigate the coupling between oxygen octahedral rotations and polarization in well-known perovskites, with a focus on SrTiO$_3$. Using first-principles calculations and symmetry-adapted Landau-Ginzburg-Devonshire theory, we construct an energy landscape to analyze how this coupling shapes polarization-voltage hysteresis behavior. We show that tuning the relative strength of polar and rotational instabilities by exploiting epitaxial strain and layering leads to nontrivial hysteresis behavior. Consequently, the rotation coupling with polarization leads to an expanded search space of materials exhibiting antiferroelectric-like double hysteresis.

Abstract:Schematic illustration of the relationship between the ferroelectricity and ferroelasticity of metal halide perovskites. Metal halide perovskites (MHPs) have been shown to be key materials for next‐generation photovoltaic energy harvesting, electro‐optic detection, and all‐optical conversion. Room‐temperature tetragonal MAPbI3 has been reported to possess two space groups: polar I4cm and non‐polar I4/mcm. Although the space group of MAPbI3 is still under debate, significant effort has been expended to prove that I4cm MHPs are ferroelectric and I4/mcm MHPs are antiferroelectric. Both structures belong to the ferroelastic point group, and there has been debate regarding whether the domain structures observed on MHPs are ferroelectric or ferroelastic. The relationship between the ferroelectricity and ferroelasticity of MHPs has been discussed, whereas these two properties sometimes are regarded as mutually exclusive in MHPs. In this work, the ferroelectricity and ferroelasticity of MHPs originating from structural symmetry have been reviewed, and the interrelationship between the ferroelectricity and ferroelasticity of MHPs are discussed.

Perspective: Dielectric and Ferroic Properties of Halide Perovskite Solar Cells

Abstract:Halide perovskite semiconductors respond to electric fields in a way that varies across time and length scales. We discuss the microscopic processes that give rise to the macroscopic polarization of these materials, ranging from the optical and vibrational response to the transport of ions and electrons. The strong frequency dependence of the dielectric permittivity can be understood by separating the static dielectric constant into its constituents, including the orientional polarization due to rotating dipoles, which connects theory with experimental observations. The controversial issue of ferroelectricity is addressed, where we highlight recent progress in materials and domain characterization, but emphasize the challenge associated with isolating spontaneous lattice polarization from other processes such as charged defect formation and transport. We conclude that CH$_3$NH$_3$PbI$_3$ exhibits many features characteristic of a ferroelastic electret, where a spontaneous lattice strain is coupled to long-lived metastable polarization states.

Abstract:The design of perovskite structures with multiferroic magnetoelectric coupling effects opens up new opportunities in fields such as the creation of next-generation spin-dependent multistate information storage technologies. In this work, we prepared a transition metal-implanted perovskite with multiferroic magnetoelectric coupling, in which both magnetoelectric coupling and a blueshift of photoluminescence were observed. The introduction of transition metal-generated polarized spin interacts with the electronic orbit through spin–orbital coupling to lead to a pronounced octahedron distortion, where the temperature dependence of the dielectric constant undergoes a ferroelectric polarization transition. An external magnetic field could enhance the strength of spin polarization to further affect the magnitude of electric polarization. Moreover, applying an electric field tunes the distortion of the octahedron dependence of electric polarization to feed back to the change in spin polarization. Overall, the spin polarization-induced electric polarization in perovskites provides a unique approach to realizing the room-temperature magnetoelectric coupling of multiferroic materials.

Abstract:Ferroelectric photovoltaics (FPVs) have drawn much attention owing to their high stability, environmental safety, anomalously high photovoltages, coupled with reversibly switchable photovoltaic responses. However, FPVs suffer from extremely low photocurrents, which is primarily due to their wide band gaps. Here, we present a new class of FPVs by demonstrating switchable ferroelectric photovoltaic effects using hexagonal ferrite (h-RFeO3) thin films having narrow band gaps of ~1.2 eV, where R denotes rare-earth ions. FPVs with narrow band gaps suggests their potential applicability as photovoltaic and optoelectronic devices. The h-RFeO3 films further exhibit reasonably large ferroelectric polarizations, which possibly reduces a rapid recombination rate of the photo-generated electron-hole pairs. The power conversion efficiency (PCE) of h-RFeO3 thin-film devices is sensitive on the magnitude of polarization. In the case of h-TmFeO3 (h-TFO) thin film, the measured PCE is twice as large as that of the BiFeO3 thin film, a prototypic FPV. We have further shown that the switchable photovoltaic effect dominates over the unswitchable internal field effect arising from the net built-in potential. This work thus demonstrates a new class of FPVs towards high-efficiency solar cell and optoelectronic applications.
Perovskite Solar Cells with Ferroelectricity

Abstract:AbstractHalide perovskites show excellent optoelectronic properties for solar cell application. Notably, perovskite crystalline structures have been widely reported to deliver superior ferroelectric properties. As a result, the integration of the ferroelectric process with the photon‐to‐electron energy conversion process becomes feasible to generate interesting photo‐physical properties and further boost the device performance of perovskite solar cells (PSCs), which have started to attract more and more attention in recent years. Here, we have reviewed the recent progress in PSCs with ferroelectricity (FE‐PSCs), by classifying them into three regimes according to the degree of phase segregation, for example, the layer‐structured ferroelectric/halide perovskite composite, micro phase‐separated ferroelectric/halide perovskite composite, and the intrinsic ferroelectric halide perovskite composite. The different composite structures enable a large range of interesting optoelectronic properties and the specific structure significantly enhances the device performance of PSCs. The most prominent contribution of ferroelectricity is that it can provide an extra electrical field to drive charge generation, transport, and collection. Further, key challenges and opportunities of the integration of ferroelectricity with photovoltaics are discussed. We hope our work can draw intensive attention in this field to accelerate the establishment of the basic theories in ferroelectricity and the commercialization of PSCs.
Molecular ferroelectric contributions to anomalous hysteresis in hybrid perovskite solar cells

Abstract:We report a model describing the molecular orientation disorder in CH3NH3PbI3, solving a classical Hamiltonian parametrised with electronic structure calculations, with the nature of the motions informed by ab initio molecular dynamics. We investigate the temperature and static electric field dependence of the equilibrium ferroelectric (molecular) domain structure and resulting polarisability. A rich domain structure of twinned molecular dipoles is observed, strongly varying as a function of temperature and applied electric field. We propose that the internal electrical fields associated with microscopic polarisation domains contribute to hysteretic anomalies in the current-voltage response of hybrid organic-inorganic perovskite solar cells due to variations in electron-hole recombination in the bulk.

Abstract:Among all-inorganic metal-halide perovskites, mixed halides yield superior photovoltaic parameters. In this direction, we considered CsPbI3(Br3) and observed that the ferroelectricity in the compounds appeared due to an overall distortion in the [PbX6]4− octahedra and the consequent off-centered cesium ions. Apart from employing piezoresponse force microscopy to investigate the ferroelectric properties, we have shown that Kelvin probe force microscopy (KPFM), after applying suitable biases to pole the materials, can also be considered for probing the ferroelectricity of thin films. The band diagrams of the p - i - n heterojunctions were drawn by combining scanning-tunneling spectroscopy and KPFM results, and the devices were thereby cast and characterized. CsPbI2Br and CsPbIBr2 have provided evidence of a piezoelectric modulus ( d33 ), and the devices based on the mixed-halide perovskites yielded better solar-cell parameters compared to those with the end members, namely, CsPbI3 and CsPbBr3 . Abstract:Spin and valley degrees of freedom in materials without inversion symmetry promise previously unknown device functionalities, such as spin-valleytronics. Control of material symmetry with electric fields (ferroelectricity), while breaking additional symmetries, including mirror symmetry, could yield phenomena where chirality, spin, valley, and crystal potential are strongly coupled. Here we report the synthesis of a halide perovskite semiconductor that is simultaneously photoferroelectricity switchable and chiral. Spectroscopic and structural analysis, and first-principles calculations, determine the material to be a previously unknown low-dimensional hybrid perovskite (R)-(-)-1-cyclohexylethylammonium/(S)-(+)-1 cyclohexylethylammonium) PbI3. Optical and electrical measurements characterize its semiconducting, ferroelectric, switchable pyroelectricity and switchable photoferroelectric properties. Temperature dependent structural, dielectric and transport measurements reveal a ferroelectric-paraelectric phase transition. Circular dichroism spectroscopy confirms its chirality. The development of a material with such a combination of these properties will facilitate the exploration of phenomena such as electric field and chiral enantiomer-dependent Rashba-Dresselhaus splitting and circular photogalvanic effects.
