Abstract:The structural and thermal properties of bulk Td-WTe2 have been studied by using first-principles calculations. We find that the lattice thermal conductivity of WTe2 is anisotropic, with the highest value along a-axis and lowest one along the c-axis at 300 K. Our calculated size dependent thermal conductivity shows that nanostructuring of WTe2 can possibly further decrease the lattice thermal conductivity. Such extremely low thermal conductivity, even much lower than WSe2, makes WTe2 attractive for use as thermal-insulation material for thermoelectric devices.

Abstract:2D Td-WTe2 has attracted increasing attention due to its promising applications in spintronic, field-effect chiral, and high-efficiency thermoelectric devices. It is known that thermal conductivity plays a crucial role in condensed matter devices, especially in 2D systems where phonons, electrons, and magnons are highly confined and coupled. This work reports the first experimental evidence of in-plane anisotropic thermal conductivities in suspended Td-WTe2 samples of different thicknesses, and is also the first demonstration of such anisotropy in 2D transition metal dichalcogenides. The results reveal an obvious anisotropy in the thermal conductivities between the zigzag and armchair axes. The theoretical calculation implies that the in-plane anisotropy is attributed to the different mean free paths along the two orientations. As thickness decreases, the phonon-boundary scattering increases faster along the armchair direction, resulting in stronger anisotropy. The findings here are crucial for developing efficient thermal management schemes when engineering thermal-related applications of a 2D system.

Abstract:Phase engineering of two-dimensional (2D) transition metal dichalcogenides (TMDC) monolayer is a key method for manipulating the lattice thermal conductivity. In this paper, we investigate the phonon thermal transport properties of MoTe2 and WTe2 monolayers with H and T ' phases (H-TMDC and T '-TMDC) via first-principles calculations. H-MoTe2 and H-WTe2 monolayers have isotropic lattice thermal conductivities, whereas the lattice thermal conductivities of T '-MoTe2 and T '-WTe2 monolayers are highly anisotropic. Meanwhile, in comparison with the H phase, the maximal lattice thermal conductivity in T ' phase has a reduction of 83.85% and 77.92% at 300 K for MoTe2 and WTe2 monolayers, respectively. Furthermore, we observe that phonon heat capacities and phonon lifetimes of T '-TMDC monolayers are lower than those of H-TMDC monolayers, while the phonon group velocities of T '-TMDC monolayers are larger. Hence, the competitive relationship among these parameters leads to a lower lattice thermal conductivity of the T '-TMDC monolayer. In addition, lower critical phonon MFPs (mean free path) of T '-TMDC monolayers prove that the lattice thermal conductivity has a weaker size dependence. These findings demonstrate that MoTe2 and WTe2 monolayers with different phases have a great potential in 2D nanoelectronic devices.
Anisotropic thermal expansion and thermomechanic properties of monolayer $β$-Te

Abstract:Recently, $\beta$-Te (atomically 2D tellurium) with rectangular crystal structure has been synthesized successfully on highly oriented pyrolytic graphite substrates by using molecular beam epitaxy. It has been found possessing remarkable properties such as ultralow lattice thermal conductivity and high thermoelectric efficiency. Based on the first-principles calculations, we study the thermal expansion and thermomechanic properties of the experimental phase monolayer $\beta$-Te, using quasiharmonic approach. It is found $\beta$-Te shows large positive thermal expansion at elevated temperature, while the linear thermal expansion coefficient is negative along a direction at very low temperature. The linear thermal expansion coefficient along b direction is 4.9*10$^{-5}$ K$^{-1}$ at 500 K, which is considerably large in 2D materials. $\beta$-Te exhibits strong in-plane anisotropy, including thermal expansion, 2D elastic moduli and Poisson's ratios. However, the elastic moduli, Poisson's ratios and the in-plane anisotropy are weakened with increasing temperature, and the variations are dominated by the generalized mode Gr\"{u}neisen parameters.
The In-Plane Anisotropy of WTe2 Investigated by Angle-Dependent and Polarized Raman Spectroscopy

Abstract:Tungsten ditelluride (WTe2) is a semi-metallic layered transition metal dichalcogenide with a stable distorted 1T phase. The reduced symmetry of this system leads to in-plane anisotropy in various materials properties. We have systemically studied the in-plane anisotropy of Raman modes in few-layer and bulk WTe2 by angle-dependent and polarized Raman spectroscopy (ADPRS). Ten Raman modes are clearly resolved. Their intensities show periodic variation with sample rotating. We identify the symmetries of the detected modes by quantitatively analyzing the ADPRS results based on the symmetry selection rules. Material absorption effect on the phonon modes with high vibration frequencies is investigated by considering complex Raman tensor elements. We also provide a rapid and nondestructive method to identify the crystallographic orientation of WTe2. The crystallographic orientation is further confirmed by the quantitative atomic-resolution force image. Finally, we find that the atomic vibrational tendency and complexity of detected modes are also reflected in the shrinkage degree defined based on ADPRS, which is confirmed by corresponding density functional calculation. Our work provides a deep understanding of the interaction between WTe2 and light, which will benefit in future studies about the anisotropic physical properties of WTe2 and other in-plane anisotropic materials.
Nonperturbative phonon scatterings and the two-channel thermal transport in Tl<sub>3</sub>VSe<sub>4</sub>

Abstract:We study the role of nonperturbative phonon scattering in strongly anharmonic materials having ultralow lattice thermal conductivity with unusual temperature dependence. We take Tl3VSe4 as an example and investigate its lattice dynamics using perturbation theory (PT) up to the fourth order and molecular dynamics (MD) with a machine-learning potential. We find distinct differences of phonon linewidth between PT and MD in the whole Brillouin zone. The comparison between the theoretical phonon linewidths and experiments suggests that PT severely underestimates the phonon scatterings, even when the fourth-order anharmonicity is included. Moreover, we extend our calculations to higher temperatures and evaluate the two-channel thermal conductivity based on the unified theory developed by Simoncelli et al. [Nat. Phys. 15, 809 (2019)]. We find a crucial coherence contribution to the total thermal conductivity at high temperatures. Our results pave the path for future studies of phonon properties and lattice thermal conductivities of strongly anharmonic crystals beyond the conventional PT realm.

Abstract:Improving thermal transport between substrate and transistors has become a vital solution to the thermal challenge in nanoelectronics. Recently 2D WTe2 has sparked extensive interest because of heavy atomic mass and low Debye temperature. Here, the thermal transport of supported WTe2 was studied via Raman thermometry with electrical heating. The supported 30 nm WTe2 encased with 70 nm Al2O3 delivered 4.8 W·m−1·K−1 in-plane thermal conductivity along zigzag direction at room temperature, which was almost 1.6 times larger than that along armchair direction (3.0 W·m−1·K−1). Interestingly, the superior and inferior directions for thermal transport are just opposite of those for electrical transport. Hence, a heat manipulation model in WTe2 FET device was proposed. Within the designed configuration, waste heat in WTe2 would be mostly dissipated to metal contacts located along zigzag, relieving the local temperature discrepancy in the channel effectively and preventing degradation or breakdown. Our study provides new insight into thermal transport of anisotropic 2D materials, which might inspire energy-efficient nanodevices in the future.

Anomalous Thermal Transport of SrTiO$_3$ Driven by Anharmonic Phonon Renormalization

Abstract:SrTiO$_3$ has been extensively investigated owing to its abundant degrees of freedom for modulation. However, the microscopic mechanism of thermal transport especially the relationship between phonon scattering and lattice distortion during the phase transition are missing and unclear. Based on deep-potential molecular dynamics and self-consistent \textit{ab initio} lattice dynamics, we explore the lattice anharmonicity-induced tetragonal-to-cubic phase transition and explain this anomalous behavior during the phase transition. Our results indicate the significant role of the renormalization of third-order interatomic force constants to second-order terms. Our work provides a robust framework for evaluating the thermal transport properties during structural transformation, benefitting the future design of promising thermal and phononic materials and devices.

Abstract:Using high resolution angle‐resolved photoemission spectroscopy, we systematically investigate the electronic structure of Td‐WTe2, which has attracted substantial research attention due to its diverse and fascinating properties, especially the predicted type‐II topological Weyl semimetal (TWS) phase. The observed significant lattice contraction and the fact that our ARPES measurements are well reproduced by our ab initio calculations under reduced lattice constants support the theoretical prediction of a type‐II TWS phase in Td‐WTe2 at temperatures below 10 K. We also investigate the evolution of the electronic structure of Td‐WTe2 and realize two‐stage Lifshitz transitions induced by temperature regulation and surface modification, respectively. Our results not only shed light on the understanding of the electronic structure of Td‐WTe2, but also provide a promising method to manipulate the electronic structures and physical properties of the type‐II TWS Td‐XTe2.

Abstract:Knowledge of how heat flows anisotropically in van der Waals (vdW) materials is crucial for thermal management of emerging 2D materials devices and design of novel anisotropic thermoelectric materials. Despite the importance, anisotropic heat transport in vdW materials is yet to be systematically studied and is often presumably attributed to anisotropic speeds of sound in vdW materials due to soft interlayer bonding relative to covalent in-plane networks of atoms. In this work, we investigate the origins of the anisotropic heat transport in vdW materials, through time-domain thermoreflectance (TDTR) measurements and first-principles calculations of anisotropic thermal conductivity of three different phases of MoTe 2 . MoTe 2 is ideal for the study due to its weak anisotropy in the speeds of sound. We find that even when the speeds of sound are roughly isotropic, the measured thermal conductivity of MoTe 2 along the c-axis is 5–8 times lower than that along the in-plane axes. We derive meaningful characteristic heat capacity, phonon group velocity, and relaxation times from our first principles calculations for selected vdW materials (MoTe 2 , BP, h -BN, and MoS 2 ), to assess the contributions of these factors to the anisotropic heat transport. Interestingly, we find that the main contributor to the heat transport anisotropy in vdW materials is anisotropy in heat capacity of the dominant heat-carrying phonon modes in different directions, which originates from anisotropic optical phonon dispersion and disparity in the frequency of heat-carrying phonons in different directions. The discrepancy in frequency of the heat-carrying phonons also leads to ∼2 times larger average relaxation times in the cross-plane direction, and partially explains the apparent dependence of the anisotropic heat transport on the anisotropic speeds of sound. This work provides insight into understanding of the anisotropic heat transport in vdW materials.

Abstract:The excitation of coherent phonons provides unique capabilities to control fundamental properties of quantum materials on ultrafast time scales. Recently, it was predicted that a topologically protected Weyl semimetal phase in the transition metal dichalcogenide Td-WTe2 can be controlled and, ultimately, be destroyed upon the coherent excitation of an interlayer shear mode. By monitoring electronic structure changes with femtosecond resolution, we provide here direct experimental evidence that the shear mode acts on the electronic states near the phase-defining Weyl points. Furthermore, we observe a periodic reduction in the spin splitting of bands, a distinct electronic signature of the Weyl phase-stabilizing non-centrosymmetric Td ground state of WTe2. The comparison with higher-frequency coherent phonon modes finally proves the shear mode-selectivity of the observed changes in the electronic structure. Our real-time observations reveal direct experimental insights into electronic processes that are of vital importance for a coherent phonon-induced topological phase transition in Td-WTe2. It is predicted that topological phase transitions in quantum materials can be triggered by selective excitation of coherent phonons. Upon excitation of a shear mode, Hein et al. observe distinct perturbations of electronic Weyl semimetal fingerprints in Td-WTe2.

Abstract:Among two-dimensional (2D) transition metal dichalcogenides, molybdenum ditelluride (MoTe2) is of great interest to achieving unique functionalities in diverse electronic, photonic, and phononic devices. Despite extensive studies over the past decade, the thermal transport properties and mechanisms of MoTe2 remain largely unclear. Here, we grow few-layer (7L, 10L, and 17L) single-crystalline 2H-MoTe2 and measure their in-plane thermal conductivities using an optothermal Raman technique. The room-temperature values range from 4 to 9 W m-1 K-1, substantially lower than theoretical predictions considering only three-phonon scattering. By employing first-principles calculations and machine learning-assisted molecular dynamics simulations, we reveal that four-phonon scattering could suppress the thermal conductivity of 2H-MoTe2 by 80%, which agrees with experimental measurement and is mainly attributed to the flexural acoustic modes. Thickness-dependent suppression is observed owing to the varying reflection symmetry. Our work highlights higher-order phonon-phonon interactions in 2D materials and offers guidance for the thermal design of emerging devices.
Coherent Optical Phonon Oscillation and Possible Electronic Softening in WTe2 Crystals.

Abstract:A rapidly-growing interest in WTe2 has been triggered by the giant magnetoresistance effect discovered in this unique system. While many efforts have been made towards uncovering the electron- and spin-relevant mechanisms, the role of lattice vibration remains poorly understood. Here, we study the coherent vibrational dynamics in WTe2 crystals by using ultrafast pump-probe spectroscopy. The oscillation signal in time domain in WTe2 has been ascribed as due to the coherent dynamics of the lowest energy A1 optical phonons with polarization- and wavelength-dependent measurements. With increasing temperature, the phonon energy decreases due to anharmonic decay of the optical phonons into acoustic phonons. Moreover, a significant drop (15%) of the phonon energy with increasing pump power is observed which is possibly caused by the lattice anharmonicity induced by electronic excitation and phonon-phonon interaction.

Abstract:Transition metal dichalcogenides (TMDs) WTe2 and MoTe2 with orthorhombic Td phase, being potential candidates as type-II Weyl semimetals, are attracted much attention recently. Here we synthesized a series of miscible Mo1−xWxTe2 single crystals by bromine vapor transport method. Composition-dependent X-ray diffraction and Raman spectroscopy, as well as composition and temperature-dependent resistivity prove that the tunable crystal structure (from hexagonal (2H), monoclinic (β) to orthorhombic (Td) phase) can be realized by increasing W content in Mo1−xWxTe2. Simultaneously the electrical property gradually evolves from semiconductor to semimetal behavior. Temperature-dependent Raman spectroscopy proves that temperature also can induce the structural phase transition from β to Td phase in Mo1−xWxTe2 crystals. Based on aforementioned characterizations, we map out the temperature and composition dependent phase diagram of Mo1−xWxTe2 system. In addition, a series of electrical parameters, such as carrier type, carrier concentration and mobility, have also been presented. This work offers a scheme to accurately control structural phase in Mo1−xWxTe2 system, which can be used to explore type-II Weyl semimetal, as well as temperature/composition controlled topological phase transition therein.
Anisotropic Magnetotransport and Exotic Longitudinal Linear Magnetoresistance in WTe2 Crystals

Abstract:WTe2 semimetal, as a typical layered transition-metal dichalcogenide, has recently attracted much attention due to the extremely large, non-saturating parabolic magnetoresistance in perpendicular field. Here, we report a systematic study of the angular dependence of the magnetoresistance in WTe2 single crystal. The violation of the Kohler rule and a significant anisotropic magnetotransport behavior in different magnetic field directions are observed. Surprisingly, when the applied field is parallel to the tungsten chains of WTe2, an exotic large longitudinal linear magnetoresistance as high as 1200% at 15 T and 2 K is identified. Violation of the Kohler rule in transverse magnetoresistance can be understood based on a dual effect of the excitons formation and thermal activation, while large longitudinal linear magnetoresistance reflects perfectly the scattering and nesting of quasi-1D nature of this balanced hole-electron system. Our work will stimulate studies of such double-carrier correlated material and corresponding quantum physics.
Thermal robustness of the quantum spin Hall phase in monolayer WTe$_2$

Abstract:Monolayer 1T'-WTe$_2$ has been the first two-dimensional crystal where a quantum spin Hall phase was experimentally observed. In addition, recent experiments and theoretical modeling reported the presence of a robust excitonic insulating phase. While first-principles calculations with hybrid functionals and several measurements at low temperatures suggest the presence of a band gap of the order of 50 meV, experiments could confirm the presence of the helical edge states only up to 100 K. Here, we study with first-principle simulations the temperature effects on the electronic structure of monolayer 1T'-WTe$_2$ and consider the contributions of both thermal expansion and electron-phonon coupling. First, we show that thermal expansion is weak but tends to increase the indirect band gap. Then, we calculate the effect of electron-phonon coupling on the band structure with non-perturbative methods and observe a small reduction of the band inversion with increasing temperature. Notably, the topological phase and the presence of a finite gap are found to be particularly robust to thermal effects up to and above room temperature.

Abstract:WTe2, an orthorhombic semimetal crystallized in Td phase, is a new transition metal dichalcogenide (TMD) that recently arouses great interest because of its properties of unsaturated giant magnetoresistance, Lifshitz transition and novel type II Weyl semimetal. Its covalently bonded W atoms form a zigzag W-W chain, which leads to the distinct in-plane anisotropy. In this paper, we investigate the polarization-dependent anisotropic Raman response of WTe2 with the thickness from monolayer to bulk under different excitation wavelengths, by rotating the incident laser polarization while fixing the sample and scattered polarization. The polar plots of the intensities for all detected modes exhibit two-lobed shape, while the main-axis orientations for different symmetric modes are different. These anisotropic results are first roughly fitted based on the Placzek approximated intensity, and then analyzed by the full quantum model considering the anisotropic electron-photon and anisotropic electron-phonon interactions. This work not only demonstrates the thickness and excitation wavelength dependence of the anisotropic Raman modes in WTe2, but also reveals the origin of the Raman anisotropy, which will be helpful for the research about anisotropic optical, electrical, and mechanical properties of TMDs as well as their device application.

Abstract:Because of the unique physical properties and potential applications, the exploration of quantum materials with diverse symmetry-protected topological states has attracted considerable interest in the condensed matter community in recent years. Most of the topologically nontirvial materials identified thus far have two-dimensional or three-dimensional structural characteristics, while the quasi-one-dimensional (quasi-1D) analogs are rare. Here, we report on anisotropic magnetoresistance, Hall effect, and quantum de Haas-van Alphen (dHvA) oscillations in TaPtTe5 single crystals, which possess a layered crystal structure with quasi-1D PtTe2 chains. TaPtTe5 manifests an anisotropic magnetoresistance and a nonlinear Hall effect at low temperatures. The analysis of the dHvA oscillations reveals two major oscillation frequencies (63.5 T and 95.2 T). The corresponding light effective masses and the nonzero Berry phases suggest the nontrivial band topology in TaPtTe5, which is further corroborated by the first-principles calculations. Our results suggest that TaPtTe5, in analogy with its sister compounds TaPdTe5 and TaNiTe5, is another quasi-1D material hosting topological Dirac fermions.

Abstract:The extreme magnetoresistance (XMR) in orthorhombic W/MoTe2 arises from the combination of the perfect electron-hole (e-h) compensation effect and the unique orbital texture topology, which have comprised an intriguing research field in materials physics. Herein, we apply a special analytical approach as a function of mobility (l-spectrum) without any hypothesis. Based on the interpretations of longitudinal and transverse electric transport of T-d-MoTe2, the types and the numbers of carriers can be obtained. There are three observations: the large residual resistivity ratio can be observed in the MoTe2 single crystal sample, which indicates that the studied crystal is of high quality; we observed three electron-pockets and three hole-ones from the l-spectrum and that the ratio of h/e is much less than 1, which shows that MoTe2 is more e-like; different from the separated peaks obtained from the hole-like l-spectrum, those of the electron-like one are continuous, which may indicate the topological feature of electron-pockets in T-d-MoTe2. The present results may provide an important clue to understanding the mechanism of the XMR effect in T-d-MoTe2. Published by AIP Publishing.
