Abstract:When transition metal dichalcogenide (TMDC) crystals are thinned to monolayers, they undergo an indirect to direct bandgap transition, enabling rich electroluminescent and photoluminescent behaviors. Coupling and integration of TMDC monolayers with photonic crystal and distributed Bragg reflector microcavities have recently been reported with Purcell enhancement of spontaneous emission and strong light-matter interaction. However, realization of laser - a fundamental building block of optoelectronic system - remains a bottleneck, mainly due to the limited overall materials gain volume and difficulty to design efficient optical confinement structure. In fact, the quantum confinement on these layered d-electron materials leads to layer-dependent evolution of electronic structure with step like density of states for monolayers comparing to their bulk counterparts, Making TMDC monolayers a unique optical gain medium for superior lasing characteristics. Here, we report the first realization of monolayer tungsten disulfide (WS2) laser embedded in a microdisk resonator. To reduce the 2D material lasing threshold, we utilized a whispering gallery mode resonator with a high quality factor. The Si3N4/WS2/HSQ sandwich configuration provides a strong feedback and mode overlap. An excitonic laser emission has bee observed in the visible wavelength. Our work marks a major step towards monolayer-based on-chip active optoelectronics and integrated 2D photonic platforms for new optical communication and computing applications.
Enhancement of the Monolayer Tungsten Disulfide Exciton Photoluminescence with a Two-Dimensional Material/Air/Gallium Phosphide In-Plane Microcavity.

Abstract:Light-matter interactions with two-dimensional materials gained significant attention in recent years, leading to the reporting of weak and strong coupling regimes and effective nanolaser operation with various structures. Particularly, future applications involving monolayer materials in waveguide-coupled on-chip-integrated circuitry and valleytronic nanophotonics require controlling, directing, and optimizing photoluminescence. In this context, photoluminescence enhancement from monolayer transition-metal dichalcogenides on patterned semiconducting substrates becomes attractive. It is demonstrated in our work using focused-ion-beam-etched GaP and monolayer WS2 suspended on hexagonal boron nitride buffer sheets. We present an optical microcavity approach capable of efficient in-plane and out-of-plane confinement of light, which results in a WS2 photoluminescence enhancement by a factor of 10 compared to that of the unstructured substrate at room temperature. The key concept is the combination of interference effects in both the horizontal direction using a bull's-eye-shaped circular Bragg grating and in the vertical direction by means of a multiple-reflection model with optimized etch depth of circular air-GaP structures for maximum constructive interference effects of the applied pump and expected emission light.
Optically Pumped Monolayer MoSe2 Excitonic Lasers from Whispering Gallery Mode Microcavities.

Abstract:Developing integrable, nanoscale, and low-energy-consumption lasers is a crucial step toward on-chip optical communications and computing technologies. The strong exciton-photon interaction that emerged in monolayer transition metal dichalcogenides (TMDs) holds promise for engineering and integration. Herein, we prepare the MoSe2/microsphere cavities excitonic lasers by placing SiO2 microspheres on top of a monolayer MoSe2 film. By virtue of continuous-wave exciting MoSe2/microsphere whispering gallery mode (WGM) cavities, we realize multiple excitonic WGM lasing in the emission wavelength range of similar to 750-875 nm at room temperature with tunable properties of free spectral range (FSR) and full width at half-maximum (fwhm) by varying the microsphere size. Theoretical calculations based on the finite element method (FEM) using COMSOL software were utilized to identify lasing modes and reveal the corresponding electric field distribution. These findings help to deepen fundamental understanding of excitonic WGM lasing and provide a promising research platform for integrable, scalable, and low-cost laser devices.
Room Temperature Nanocavity Laser with Interlayer Excitons in 2D Heterostructures.

Abstract:Atomically thin layered two-dimensional (2D) materials have provided a rich library for both fundamental research and device applications. Bandgap engineering and controlled material response can be achieved from artificial heterostructures. Recently, excitonic lasers have been reported using transition metal dichalcogenides; however, the emission is still the intrinsic energy bandgap of the monolayers. Here, we report a room temperature interlayer exciton laser with MoS2/WSe2 heterostructures. The onset of lasing was identified by the distinct kink in the "L-L" curve and the noticeable spectral linewidth collapse. Different from visible emission of intralayer excitons in monolayer components, our laser works in the infrared range, which is fully compatible with the well-established technologies in silicon photonics. Long lifetime of interlayer excitons relaxes the requirement of the cavity quality factor by orders of magnitude. Room temperature interlayer exciton lasers might open new perspectives for developing coherent light sources with tailored optical properties on silicon photonics platforms.
Laterally confined photonic crystal surface emitting laser incorporating monolayer tungsten disulfide

Abstract:With an ultimately thin active region, monolayer transition metal dichalcogenide lasers have the potential of realizing ultralow lasing threshold and power consumption. The flexibility also enables integration possibilities on unconventional substrates. Here, we report a photonic crystal surface emitting laser using monolayer tungsten disulfide as the gain medium. The cavity design utilizes a heterostructure in the photonic crystal lattice to provide lateral confinement for a high quality factor with a compact active region. Room-temperature continuous wave lasing is realized after integrating monolayer tungsten disulfide flakes onto the silicon nitride photonic crystal on a quartz substrate. Highly directional, near surface-normal emission has also been experimentally demonstrated. The work reported here demonstrates that a large-area single-mode directional laser can be realized from a monolayer gain medium, which is critical for laser scaling for on-chip integration in data and sensing applications.

Abstract:Room temperature stable excitons in layered two-dimensional (2D) transition metal dichalcogenides (TMDs) offer a unique route for engineering light and matter interactions. Due to the strong optical dispersion near the excitonic transitions, a high refractive index arises in these ultrathin semiconductors.([1,2]) Utilizing this behavior, strongly confined Fano type optical resonances in an ultrathin (i.e., approximate to 12 nm) tungsten disulfide (WS2) photonic crystal (PhC) directly fabricated on a TMD-on-glass platform are reported. In this approach, Fano-type WS2 photonic resonances strongly couple to the WS2 excitonic dispersion engender self-resonant exciton-polaritons with an out-of-plane optical confinement exceeding that provided by surface plasmon polaritons in the visible. The large spatial light-matter overlap endowed by this unique monolithic self-coupling scheme is utilized for steering of enhanced 2D WSe2 excitonic photoluminescence in a truly TMD integrated system. It is envisioned that the strong light matter interaction on the TMD-on-glass platform will unfold the prospects of ultrathin exciton-polaritonic resonators.

Local Laser Heating Effects in Monolayer WS2 Probed by Photoluminescence

Abstract:In this article, we report the local heating effects induced by laser irradiation in mechanically exfoliated WS2 monolayers and the characterization of the resulting inhomogeneous temperature field with the technique of photoluminescence spectroscopy. By comparatively measuring the PL spectra of the monolayer WS2 in different contact conditions as well as in air and vacuum, we confirm the existence of remarkable heating in the monolayer due to laser irradiation. In particular, it is found that a specific excitonic emission peak could be used to characterize the inhomogeneous Gaussian-like thermal field and the heat transfer behaviors. Based on the dependence of the excitonic emission energy on temperature, the local temperature induced by laser irradiation may be obtained, i.e., a local temperature up to 213 degrees C was found at the central region of the irradiated area in vacuum for the excitation power of 450 mu W. Such optical method may be applied to the measurement of local heating effects in 2D semiconductors and relevant van der Waals devices.

Abstract:We have placed a van der Waals homostructure, formed by stacking three two-dimensional layers of WS2 separated by insulating hBN, similar to a multiple-quantum well structure, inside a microcavity, which facilitates the formation of quasiparticles known as exciton-polaritons. The polaritons are a combination of light and matter, allowing laser emission to be enhanced by nonlinear scattering, as seen in prior polariton lasers. In the experiments reported here, we have observed laser emission with an ultralow threshold. The threshold was approximately 59 nW/μm2, with a lasing efficiency of 3.82%. These findings suggest a potential for efficient laser operations using such homostructures.

Abstract:Strong photon-exciton coupling has garnered considerable interest due to its potential applications in quantum information processing, quantum light sources, and even quantum metrology. Here, we designed an "open cavity" consisting of monolayer WS 2 and a square perforated SiN structure. By taking advantage of the guided-mode resonance with high quality factor excited in perforated SiN structure, the strong photon-exciton coupling with the Rabi splitting energies of about 40meV can be obtained. Furthermore, the Rabi splitting can be engineered by varying the hole filling factor. Our findings provide a new way to achieve the TMD-based light-matter strong coupling.

Abstract:Two-dimensional semiconductors have emerged as a new class of materials for nanophotonics owing to their strong exciton–photon interaction1,2 and their ability to be engineered and integrated into devices3. Here we take advantage of these properties to engineer an efficient lasing medium based on direct-bandgap interlayer excitons in rotationally aligned atomically thin heterostructures4. Lasing is measured from a transition-metal dichalcogenide heterobilayer (WSe2–MoSe2) integrated in a silicon nitride grating resonator. An abrupt increase in the spatial coherence of the emission is observed across the lasing threshold. The work establishes interlayer excitons in two-dimensional heterostructures as a gain medium with spatially coherent lasing emission and potential for heterogeneous integration. With electrically tunable exciton–photon interaction strengths5 and long-range dipolar interactions, these interlayer excitons are promising for application as low-power, ultrafast lasers and modulators and for the study of many-body quantum phenomena6. Efficient lasing from two transition-metal dichalcogenide layers is engineered by exploiting the excitonic states that emerge when the layers are placed together to form a heterostructure.

Giant Enhancement of Photoluminescence Emission in Monolayer WS2 by Femtosecond Laser Irradiation

Abstract:Monolayer transition metal dichalcogenides have emerged as promising materials for optoelectronic and nanophotonic devices. However, the low photoluminescence (PL) quantum yield (QY) hinders their various potential applications. Here we engineer and enhance the PL intensity of monolayer WS2 by femtosecond laser irradiation. More than two orders of magnitude enhancement of PL intensity as compared to the as-prepared sample is determined. Furthermore, the engineering time is shortened by three orders of magnitude as compared to the improvement of PL intensity by continuous-wave laser irradiation. Based on the evolution of PL spectra, we attribute the giant PL enhancement to the conversion from trion emission to exciton, as well as the improvement of the QY when exciton and trion are localized to the new-formed defects. We have created microstructures on the monolayer WS2 based on the enhancement of PL intensity, where the engineered structures can be stably stored for more than three years. This flexible approach with the feature of excellent long-term storage stability is promising for applications in information storage, display technology, and optoelectronic devices.

Abstract:Light-matter interactions in two-dimensional transition metal dichalcogenides (TMDs) are sensitive to the surrounding dielectric environment. Depending on the interacting strength, weak and strong exciton-photon coupling effects can occur when the exciton energy is resonant with the one of photon. Here we report angle-resolved spectroscopic signatures of monolayer tungsten disulfide (1L-WS2) in weak and strong exciton-photon coupling environments. Inherent optical response of 1L-WS2 in the momentum space is uncovered by employing a dielectric mirror as substrate, where the energy dispersion is angle-independent while the amplitudes increase at high detection angles. When 1L-WS2 sits on top of a dielectric layer on silicon, the resonant trapped photon weakly couples with the exciton, in which the minimum of reflection dip shifts at both sides of the crossing angle while the emitted exciton energy remains unchanged. The unusual shift of reflection dip is attributed to the presence of Fano resonance under white-light illumination. By embedding 1L-WS2 into a dielectric microcavity, strong exciton-photon coupling results in the formation of lower and upper polariton branches with an appreciable Rabi splitting of 34 meV at room temperature, where the observed blueshift of the lower polariton branch is indicative of the enhanced polariton-polariton scattering. Our findings highlight the effect of dielectric environment on angle-resolved optical response of exciton-photon interactions in a two-dimensional semiconductor, which is helpful to develop practical TMD-based architectures for photonic and polaritonic applications.

Abstract:Due to the two dimensional confinement of electrons in a monolayer of 2D materials, the properties of monolayer can be controlled by electrical field formed on the monolayer surface. F(4)TCNQ was evaporated on MoS2 and WS2 monolayer forming dipoles between strong acceptor, F(4)TCNQ, and monolayers of MoS2 or WS2. The strong acceptor attracts electrons (charge transfer) and decreases the number of the ionized excitons. Free excitons undergo radiative recombination in both MoS2 and WS2. Moreover, the photoluminescence enhancement is stronger in WS2 where the exciton-phonon coupling is weaker. The theoretical model indicates that the surface dipole controls the radiative exciton recombination and enhances photoluminescence radiation. Deposition of F(4)TCNQ on the 2D monolayers enables a convenient control of the radiative exciton recombination and leads to the applications of these materials in lasers or LEDs.

Abstract:Direct-bandgap transition metal dichalcogenide monolayers are appealing candidates to construct atomic-scale spin-optical light sources owing to their valley-contrasting optical selection rules. Here we report on a spin-optical monolayer laser by incorporating a WS 2 monolayer into a heterostructure microcavity supporting high- Q photonic spin-valley resonances. Inspired by the creation of valley pseudo-spins in monolayers, the spin-valley modes are generated from a photonic Rashba-type spin splitting of a bound state in the continuum, which gives rise to opposite spin-polarized ± K valleys due to emergent photonic spin–orbit interaction under inversion symmetry breaking. The Rashba monolayer laser shows intrinsic spin polarizations, high spatial and temporal coherence, and inherent symmetry-enabled robustness features, enabling valley coherence in the WS 2 monolayer upon arbitrary pump polarizations at room temperature. Our monolayer-integrated spin-valley microcavities open avenues for further classical and non-classical coherent spin-optical light sources exploring both electron and photon spins.

Abstract:Abstract Excitons in two-dimensional (2D) materials are tightly bound and exhibit rich physics. So far, the optical excitations in 2D semiconductors are dominated by Wannier-Mott excitons, but molecular systems can host Frenkel excitons (FE) with unique properties. Here, we report a strong optical response in a class of monolayer molecular J-aggregates. The exciton exhibits giant oscillator strength and absorption (over 30% for monolayer) at resonance, as well as photoluminescence quantum yield in the range of 60–100%. We observe evidence of superradiance (including increased oscillator strength, bathochromic shift, reduced linewidth and lifetime) at room-temperature and more progressively towards low temperature. These unique properties only exist in monolayer owing to the large unscreened dipole interactions and suppression of charge-transfer processes. Finally, we demonstrate light-emitting devices with the monolayer J-aggregate. The intrinsic device speed could be beyond 30 GHz, which is promising for next-generation ultrafast on-chip optical communications.

Material-realistic modelling of quantum many-body effects in a monolayer TMDC nanolaser device

Abstract:The efficient light-matter interaction in combination with the small volume occupied by monolayer transition-metal dichalcogenides (TMDCs) makes this material class a notable option as gain layer in future opto-electronic devices. Many-body effects of excited carriers influence the emission dynamics due to the introduction of optical non-linearities following excitation, but the exact mechanisms remain unexamined from a theoretical point of view. In this paper, we present a material-realistic microscopic theory of a device based on an MoS2-monolayer, which demonstrates stimulated emission activity at room temperature. The modelling procedure combines Coulomb and light-matter interaction matrix elements with doublet-level Quantum Laser Equations (QLEs). These give access to the dynamics of the photon-assisted polarisation, populations, and photon number while allowing the solution of a multi-scale problem ranging from femto- to nanoseconds. The input-output curve, hole burning and spectral clamping obtained from this theory present strong indications of electron-hole-plasma-based lasing occurring at densities above $5 \cdot 10^{13}\,\text{cm}^{-2}$ in this device.
