Abstract:The strong spin-orbit interaction in the organic-inorganic perovskites tied to the incorporation of heavy elements (\textit{e.g.} Pb, I) makes these materials interesting for applications in spintronics. Due to a lack of inversion symmetry associated with distortions of the metal-halide octahedra, the Rashba effect (used \textit{e.g.} in spin field-effect transistors and spin filters) has been predicted to be much larger in these materials than in traditional III-V semiconductors such as GaAs, supported by the recent observation of a near record Rashba spin splitting in CH$_3$NH$_3$PbBr$_3$ using angle-resolved photoemission spectroscopy (ARPES). More experimental studies are needed to confirm and quantify the presence of Rashba effects in the organic-inorganic perovskite family of materials. Here we apply time-resolved circular dichroism techniques to the study of carrier spin dynamics in a 2D perovskite thin film [(BA)$_2$MAPb$_2$I$_7$; BA = CH$_3$(CH$_2$)$_3$NH$_3$, MA = CH$_3$NH$_3$]. Our findings confirm the presence of a Rashba spin splitting via the dominance of precessional spin relaxation induced by the Rashba effective magnetic field. The size of the Rashba spin splitting in our system was extracted from simulations of the measured spin dynamics incorporating LO-phonon and electron-electron scattering, yielding a value of 10 meV at an electron energy of 50 meV above the band gap, representing a 20 times larger value than in GaAs quantum wells.

Nonlinear Rashba Spin Splitting in Transition Metal Dichalcogenide Monolayers.

Abstract:Single-layer transition-metal dichalcogenides (TMDs) such as MoS2 and MoSe2 exhibit unique electronic band structures ideal for hosting many exotic spin-orbital orderings. It has been widely accepted that Rashba spin splitting (RSS) is linearly proportional to the external field in heterostructure interfaces or to the potential gradient in polar materials. Surprisingly, an extraordinary nonlinear dependence of RSS is found in semiconducting TMD monolayers under a gate field. In contrast to small and constant RSS in polar materials, the potential gradient in non-polar TMDs gradually increases with the gate bias, resulting in nonlinear RSS with a Rashba coefficient an order-of-magnitude larger than the linear one. Most strikingly, under a large gate field MoSe2 demonstrates the largest anisotropic spin splitting among all known semiconductors to our knowledge. Based on the k·p model via symmetry analysis, we identify that the third-order contributions are responsible for the large nonlinear Rashba splitting. The gate tunable spin splitting found in semiconducting pristine TMD monolayers promises future spintronics applications in that spin polarized electrons can be generated by external gating in an experimentally accessible way.

Abstract:The Rashba effect appears in the semiconductors with an inversion–asymmetric structure and strong spin-orbit coupling, which splits the spin-degenerated band into two sub-bands with opposite spin states. The Rashba effect can not only be used to regulate carrier relaxations, thereby improving the performance of photoelectric devices, but also used to expand the applications of semiconductors in spintronics. In this mini-review, recent research progress on the Rashba effect of two-dimensional (2D) organic–inorganic hybrid perovskites is summarized. The origin and magnitude of Rashba spin splitting, layer-dependent Rashba band splitting of 2D perovskites, the Rashba effect in 2D perovskite quantum dots, a 2D/3D perovskite composite, and 2D-perovskites-based van der Waals heterostructures are discussed. Moreover, applications of the 2D Rashba effect in circularly polarized light detection are reviewed. Finally, future research to modulate the Rashba strength in 2D perovskites is prospected, which is conceived to promote the optoelectronic and spintronic applications of 2D perovskites.

Abstract:We use symmetry analysis, density functional theory calculations, and k·p modeling to scrutinize Rashba and Dresselhaus effects in hybrid organic-inorganic halide perovskites. These perovskites are at the center of a recent revolution in the field of photovoltaics but have also demonstrated potential for optoelectronic applications such as transistors and light emitters. Due to a large spin-orbit coupling of the most frequently used metals, they are also predicted to offer a promising avenue for spin-based applications. With an in-depth inspection of the electronic structures and bulk lattice symmetries of a variety of systems, we analyze the origin of the spin splitting in two- and three-dimensional hybrid perovskites. It is shown that low-dimensional nanostructures made of CH3NH3PbX3 (X = I, Br) lead to spin splittings that can be controlled by an applied electric field. These findings further open the door for a perovskite-based spintronics.

Abstract:Two-dimensional (2D) organic-inorganic halide perovskites(OIHPs) possess enhanced stability and increased carrier lifetime comparedwith their three-dimensional (3D) counterparts. In this work, we explore theorigin of the layer-dependent stability and strong Rashba effect in 2D OIHPsof alpha-FABX3(B= Ge, Sn, and Pb; X = Cl, Br, I, and FA = HC(NH2)2+) usingfirst-principles calculations. By decreasing the layer number of 2D alpha-FABX3perovskites, both the octahedral tilting angle and formation energy arereduced significantly. As a result of octahedral tilting in 2D alpha-FABX3perovskites, a large Rashba spin splitting is observed, with the Rashbaparameters in the range of 0.54-1.58 eVmiddotA. Moreover, few-layer 2D alpha-FABX3perovskites have a widely tunable band gap from 0.99 to 3.03 eV, makingthem suitable candidates for both high-efficiency single-junction and tandemsolar cells.

Abstract:The realization of PbTe/CdTe quantum structures and determination of highly asymmetric energy band make it feasible to construct asymmetric CdTe/PbTe/Pb1−xSrxTe quantum wells (QWs) for the probe of spintronics. Contrary to HgTe/CdTe QWs, the spin-orbit interaction in the CdTe/PbTe/Pb1−xSrxTe QWs is purely Rashba and anisotropic. Rashba splittings in the asymmetric QWs with different growth orientations and electron densities are explored. For the QWs grown along [110] direction the Rashba splitting for the oblique valley is particularly large (13.7 meV). The strong Rashba effect presented in the highly asymmetric QWs provides a potential candidate for spintronic devices.

Abstract:Two-dimensional (2D) hybrid organic-inorganic perovskites (HOIPs) have gained much research interest nowadays due to their outstanding optoelectronic properties; however, the properties of the Rashba effect in 2D HOIPs have not been fully interpreted. In this work, a detailed thickness dependent structural distortion along with the Rashba splitting energy were investigated. Three types of HOIPs, 2D MAPbCl3, 2D MAPbBr3 and 2D MAPbI3, were adopted to compare the effect of halogens; and three surface ligands, BA, tert-BA and PEA, were adopted to explore the effect of ligands. It turns out that the structural distortion degree decreases with oscillations as the thickness increases, the Rashba splitting magnitude follows the same tendency, and 2D MAPbI3 is less sensitive to the thickness change compared to 2D MAPbBr3 or 2D MAPbCl3. Furthermore, different ligands and their orientations could have dramatically different impacts on the Rashba splitting. The PEA ligands enhance the Rashba splitting magnitude while the BA ligands have the reverse effect, and the impact of tert-BA ligands is insensitive to the increasing thickness. The partial charge density analysis shows that the band edges could be contributed by a charge density at a specific layer in the structure; thus, the Rashba effect is layer dependent in 2D HOIPs. These results provide some new perspectives on the Rashba effect in 2D HOIPs.

Abstract:Recently, a two-dimensional Dion–Jacobson (DJ) perovskite (AMP)PbI4 (AMP = 4-(aminomethyl)piperidinium) is emerging with remarkable Rashba effect and ferroelectricity. However, the origin of the giant Rashba splitting remains elusive and the current synthetic strategy via slow cooling is time- and power-consuming, hindering its future applications. Here, we report on an economical aqueous method to obtain (AMP)PbI4 crystals and clarify the origin of the giant Rashba effect by temperature- and polarization-dependent photoluminescence (PL) spectroscopy. The strong temperature-dependent PL helicity indicates the thermally assisted structural distortion as the main origin of the Rashba effect, suggesting that valley polarization still preserves at high temperatures. The Rashba effect was further confirmed by the circular photogalvanic effect near the indirect bandgap. Observing dynamic and static Rashba effects in a thin layer of 3D hybrid perovskite nanocrystals using transient absorption spectroscopy

Abstract:The dynamic and static Rashba effects in hybrid methylammonium (MA) lead halide perovskites have recently been theoretically predicted. However, only the static effect was experimentally confirmed so far. Here, we report on the dynamic (sub-picosecond/picosecond timescale) and static (nanosecond/microsecond timescale) Rashba effects observed in a fully encapsulated layer with various thicknesses (ranging from ∼40 nm to ∼100 nm) of ∼20-nm-sized 3D MAPbBr3 nanocrystals (NCs) using transient absorption (TA) spectroscopy. The effect appears as a splitting of the corresponding peaks in TA spectra. We argue that the physical reason for the Rashba effect to be observed is fundamentally determined by configurational entropy loss in NCs possessing a strong spin asymmetry. Specifically, owing to an enhanced flexibility of the NC lattice, a built-in electric field initially induced by an ultrashort (100 fs) pumping pulse through the photo-Dember effect and subsequently developed due to dynamic charge separation throughout NCs is able to initiate the order–disorder transition associated with the MA cation reorientations, the process that efficiently breaks structural inversion symmetry and hence induces the Rashba spin–orbit interaction. The dynamic Rashba effect is found to be strongly dependent on photoexcited carrier density (pumping power), whereas it weakens sharply upon increasing the NC layer thickness up to ∼80 nm due to the NC stacking effect. The integrated intensities of the corresponding spin-split subbands demonstrate a photon-helicity-dependent asymmetry, thus proving the Rashba-type spin-splitting. The magnitudes of the Rashba and Fröhlich polaron effects and the methods of controlling the dynamic Rashba effect are discussed.

Emergence of Rashba-/Dresselhaus Effects in Ruddlesden-Popper Halide Perovskites with Octahedral Rotations

Abstract:Ruddelsden-Popper halide perovskites are highly versatile quasi-two-dimensional energy materials with a wide range of tunable optoelectronic properties. Here we use the all-inorganic Cs$_{n+1}$Pb$_n$X$_{3n+1}$ Ruddelsden-Popper perovskites with X=I, Br, and Cl to systematically model the effect of octahedral tilting distortions on the energy landscape, band gaps, macroscopic polarization, and the emergence of Rashba-/Dresselhaus splitting in these materials. We construct all unique $n=1$ and $n=2$ structures following from octahedral tilts and use first-principles density functional theory to calculate total energies, polarizations and band structures, backed up by band gap calculations using the $GW$ approach. Our results provide design rules for tailoring structural distortions and band-structure properties in all-inorganic Ruddelsden-Popper perovskites through the interplay of the amplitude, direction, and chemical character of the antiferrodistortive distortion modes contributing to each octahedral tilt pattern. Our work emphasizes that, in contrast to 3D perovskites, polar structures may arise from a combination of octahedral tilts, and Rashba-/Dresselhaus splitting in this class of materials is determined by the direction and Pb-I orbital contribution of the polar distortion mode.

Abstract:Two-dimensional (2D) Rashba semiconductors with structure inversion asymmetry and a spin-orbit coupling (SOC) effect show promising applications in nanospintronics, such as spin field effect transistors (FETs). Here, we systematically investigate the electronic structures and Rashba effect of 2D polar perovskites ABX3 (A = Cs+ or Rb+; B = Pb2+ or Sn2+; X = Cl, Br, or I) by first-principles density functional theory calculations. We demonstrate that, except for the cubic case, 2D polar perovskites from tetragonal and orthorhombic three-dimensional (3D) bulks exhibit a strong intrinsic Rashba effect around the Γ point, due to their structure inversion asymmetry and the strong SOC effect of heavy atoms. In particular, 2D orthorhombic RbSnI3 shows the largest Rashba constant of 1.176 eV Å among these polar perovskites, which is comparable to that of 3D bulk perovskites previously reported in experiments and theory. Furthermore, several 2D polar perovskites also show a strong electric field response. In particular, 2D tetragonal RbPbI3 and tetragonal CsPbI3 have strong electric field responses of >0.5 e Å2. Therefore, 2D polar perovskites as promising Rashba semiconductors possess large Rashba constants and strong electric field responses, resulting in a short spin channel length of tens of nanometers to preserve the spin coherence in spin FETs, superior to conventional 3D micrometer spin FETs.
Static Rashba Effect by Surface Reconstruction and Photon Recycling in the Dynamic Indirect Gap of APbBr3 (A = Cs, CH3NH3) Single Crystals

Abstract:Recently, halide perovskites have gained significant attention from the perspective of efficient spintronics owing to Rashba effect. This effect occurs as a consequence of strong spin-orbit coupling under noncentrosymmetric environment, which can be dynamic and/or static. However, there exist intense debates on the origin of broken inversion symmetry since the halide perovskites typically crystallize into a centrosymmetric structure. In order to clarify the issue, we examine both dynamic and static effects in the all-inorganic CsPbBr3 and organic-inorganic CH3NH3PbBr3 (MAPbBr3) perovskite single crystals by employing temperature- and polarization-dependent photoluminescence excitation spectroscopy. The perovskite single crystals manifest the dynamic effect by photon recycling in the indirect Rashba gap, causing dual peaks in the photoluminescence. But the effect vanishes in CsPbBr3 at low temperatures (< 50 K), accompanied by a striking color change of the crystal, arising presumably from lower degrees of freedom for inversion symmetry breaking associated with the thermal motion of the spherical Cs cation, compared with the polar MA cation in MAPbBr3. We also show that static Rashba effect occurs only in MAPbBr3 below 90 K due to surface reconstruction via MA-cation ordering, which likely extends across a few layers from the crystal surface to the interior. We further demonstrate that this static Rashba effect can be completely suppressed upon surface treatment with poly methyl methacrylate (PMMA) coating. We believe that our results provide a rationale for the Rashba effects in halide perovskites.

Abstract:Chirality transfer from organic chiral molecules to lead halides is theorized as the origin of the strong Rashba‐Dresselhaus effect causing large circular dichroism (CD) and circularly polarized luminescence (CPL) in metal halide perovskites (MHPs). Here, a concrete empirical evidence is provided that such strong CD and CPL can occur even in nonchiral 2D Ruddlesden‐Popper perovskites (RPPs) (BA)2(MA)n−1PbnI3n+1 (where MA = CH3NH3 and BA = CH3(CH2)3NH3). The CD and CPL responses occurring at the excitonic transition of the MHPs are strongest (≈100 mdeg and 4.8%, respectively) when a single lead halide octahedral [PbI6]4− layer is repeatedly stacked between two nonchiral molecules BA+ (n = 1). However, they are rapidly quenched as n increases. It is hypothesized that strong Rashba‐Dresselhaus splitting in the 2D RPPs originates the strong CD and CPL signatures. Density functional theory calculations reveal that the large interlayer distortions in the inorganic layers at the organic/inorganic interface give rise to the strong Rashba‐Dresselhaus splitting. A Rashba‐Dresselhaus field of ≈600 and ≈50 mT for n = 1 and 2, respectively, is estimated by magnetic circular dichroism spectroscopy. The studies may have significant impact on designing 2D RPPs with large Rashba‐Dresselhaus effects at room temperature for spintronic applications. By means of circularly polarized light spectroscopy and density functional theory calculation, an unusually large Rashba‐Dresselhaus splitting in nonchiral 2D Ruddlesden‐Popper perovskites (RPPs) quantum wells (BA)2MAn−1PbnI3n+1 is found. The studies may have significant impact on designing 2D RPPs with strong Rashba‐Dresselhaus effects at room temperature for spin‐logic device applications.

Abstract:ABX3 (A = organic cation; B = Sn, Pb; and X = halogen) organohalide perovskites have recently attracted much attention for their photovoltaic applications. Such hybrid compounds are derived from the replacement of the inorganic monovalent metal element by an organic cation, for example, methylammonium ion (MA = CH3NH3+) and formamidinium ion (FA= +HC(NH2)2). In particular, since the organic cations are polar, it is interesting to investigate their possible long-range ordering and the corresponding Rashba spin-split bands. In this work, by using density functional theory calculations, we estimate the ferroelectric polarization corresponding to a complete ordering of dipole moments for the optimized structures of 12 perovskite halides, with A = MA, FA; B = Pb, Sn; X = Cl, Br, I. The adiabatic path and functional mode analysis have been discussed for all cases. Ferroelectricity and Large Rashba Splitting in Two-Dimensional Tellurium

Abstract:Two-dimensional (2D) ferroelectric (FE) systems are promising candidates for non-volatile nanodevices. Previous studies mainly focused on 2D compounds. Though counter-intuitive, here we propose several new phases of tellurium with (anti)ferroelectricity. Two-dimensional films can be viewed as a collection of one-dimensional chains, and lone-pair instability is responsible for the (anti)ferroelectricity. The total polarization is determined to be 0.34 × 10 −10 C/m for the FE ground state. Due to the local polarization field in the FE film, we show a large Rashba splitting ( α R ∼ 2 eV⋅Å) with nonzero spin Hall conductivity for experimental detection. Furthermore, a dipole-like distribution of Berry curvature is verified, which may facilitate a nonlinear Hall effect. Because Rashba-splitting/Berry-curvature distributions are fully coupled with a polarization field, they can be reversed through FE phase transition. Our results not only broaden the elemental FE materials, but also shed light on their intriguing transport phenomena.
Influence of Disorder and Anharmonic Fluctuations on the Dynamical Rashba Effect in Purely Inorganic Lead-Halide Perovskites

Abstract:Doping organic metal-halide perovskites with cesium could be the best solution to stabilize highly-efficient perovskite solar cells. The understanding of the respective roles of the organic molecule, on one hand, and the inorganic lattice, on the other, is thus crucial in order to be able to optimize the physical properties of the mixed-cation structures. In particular, the study of the recombination mechanisms is thought to be one of the key challenges towards full comprehension of their working principles. Using molecular dynamics and frozen phonons, we evidence sub-picosecond anharmonic fluctuations in the fully inorganic $CsPbI_3$ perovskite. We reveal the effect of these fluctuations, combined with spin-orbit coupling, on the electronic band structure, evidencing a dynamical Rashba effect. Our study show that under certain conditions space disorder can quench the Rashba effect. As for time disorder, we evidence a dynamical Rashba effect which is similar to what was found for $MAPbI_3$ and which is still sizable despite temperature disorder, the large investigated supercell, and the absence of the organic cations' motion. We show that the spin texture associated to the Rashba splitting cannot be deemed responsible for a consistent reduction of recombination rates, although the spin mismatch between valence and conduction band increases with the ferroelectric distortion causing the Rashba splitting.

Abstract:Organometal halide perovskites are promising solar-cell materials for next-generation photovoltaic applications. The long carrier lifetime and diffusion length of these materials make them very attractive for use in light absorbers and carrier transporters. While these aspects of organometal halide perovskites have attracted the most attention, the consequences of the Rashba effect, driven by strong spin-orbit coupling, on the photovoltaic properties of these materials are largely unexplored. In this work, taking the electronic structure of methylammonium lead iodide as an example, we propose an intrinsic mechanism for enhanced carrier lifetime in 3D Rashba materials. Based on first-principles calculations and a Rashba spin-orbit model, we demonstrate that the recombination rate is reduced due to the spin-forbidden transition. These results are important for understanding the fundamental physics of organometal halide perovskites and for optimizing and designing the materials with better performance. The proposed mechanism including spin degrees of freedom offers a new paradigm of using 3D Rashba materials for photovoltaic applications.
