Abstract:We demonstrate the piezoelectric effect on the responsivity of a metal-semiconductor-metal ZnO micro-/nanowire photodetector. The responsivity of the photodetector is respectively enhanced by 530%, 190%, 9%, and 15% upon 4.1 pW, 120.0 pW, 4.1 nW, and 180.4 nW UV light illumination onto the wire by introducing a -0.36% compressive strain in the wire, which effectively tuned the Schottky barrier height at the contact by the produced local piezopotential. After a systematic study on the Schottky barrier height change with tuning of the strain and the excitation light intensity, an in-depth understanding is provided about the physical mechanism of the coupling of piezoelectric, optical, and semiconducting properties. Our results show that the piezo-phototronic effect can enhance the detection sensitivity more than 5-fold for pW levels of light detection.

Abstract:A comprehensive comparison study of the UV-visible photoresponse properties of non-aligned carbothermal ZnO nanowires (ZNWs) composited with reduced graphene oxide (RGO) and single-walled carbon nanotubes (SWCNTs) is presented. The RGO/ZNWs composites (GZWs) and SWCNTs/ZNWs composites (CZWs) have been successfully synthetized through UV-assisted photochemical reduction of GO in ZNWs suspension and ultrasonic stirring technology, respectively. The optimal contents of RGO and SWCNTs incorporated into ZNWs were determined for achieving maximum photoresponse, respectively. Experimentally, the optimal GZWs and CZWs exhibit significant enhancement in photoelectric properties than pure ZNWs, It is demonstrated that the GZWs-based photodetector has higher photoresponsivity (similar to 16 AW(-1)) than CZWs-based photodetector under low UV irradiation (< 10 mu W cm(-2)) and at 1.0V bias, while the CZWs-based photodetector has higher on/off current ratio (8.41 x 10(4)) and faster response time (1.99 s of rise-time and 0.39 s of decay-time) than GZWs-based one. The detail physics mechanism on the effects of RGO and SWCNTs on photoelectric characteristics of ZNWs is presented with the interface charge transfer due to the chemisorption and photo-desorption of oxygen.
Enhanced Near-Band-edge Emission and Field Emission Properties from Plasma Treated ZnO Nanowires

Abstract:Near-band-edge emission in photoluminescence of ZnO nanowires was found to be significantly improved after plasma treatment. The ratio of ultraviolet emission peak intensity before and after plasma treatment is as high as 3.5. Field emission properties were considerably enhanced after plasma treatment as well. Current emission density has been increased two orders of magnitude under the same electric field. Passivation of surface states and surface morphology change were found to be responsible for such an effective improvement. Our results suggest that the plasma treatment method is effective in enhancing both the near-band-edge emission in photoluminescence and field electron emission performance from ZnO nanowires.

Abstract:Without the use of a metal catalyst in the process, ZnO with nanostructures was successfully prepared on Si (100) substrate by simple chemical vapor-deposition method. In our work, Ar was used as the plasma forming gas, O2 was the reactive gas and metal zinc powder (99.99% purity) vaporized by cylinder hollow-cathode discharge (HCD) acted as the zinc source. The crystal structures of the as-synthesized ZnO nanostructures were characterized by X-ray diffraction (XRD); the ZnO sample growing on the wall of the crucible showed a ‘comb-like’ nanostructure, while the other one at the bottom of the crucible showed a ‘rod-like’ structure, which can be attributed to the difference of the oxygen content. The measurement on the photoluminescence (PL) performance of the ZnO nanostructures was carried out at room temperature. The results indicated that the ‘comb-shape’ ZnO nanomaterial possessed a remarkably strong ultraviolet emission peak centered at 388 nm, while ZnO nanorods, except better ultraviolet emission, also had relatively strong blue-green emission ranging from 470 to 600 nm due to the existence of oxygen vacancies. The growth mechanism of ZnO with nanostructures is also discussed in this paper.
Enhanced Photoresponse of Epitaxially Grown ZnO by MoO3 Surface Functionalization

Abstract:ZnO has broad applications in optoelectronic devices, including ultraviolet light emitters and photodetectors. Herein we report the impact of MoO3 surface functionalization on the photoresponse of epitaxially grown ZnO. Under illumination with 350 nm UV light, the photocurrent of ZnO is found to be enhanced by 2.87 times after the deposition of 0.2 nm MoO3. As corroborated by in situ ultraviolet photoelectron spectroscopy and X-ray photoelectron spectroscopy results, the enhanced photoresponse derives from MoO3 related gap states within the band gap of ZnO and larger upward band bending at the interface, which is attributed to the strong electron transfer from ZnO to MoO3. Moreover, photoluminescence results reveal that the recombination probability of the photo-generated charge carriers in ZnO is reduced after MoO3 surface functionalization.

Abstract:ZnO thin films were deposited using an electrodeposition method and porous morphologies could be achieved by annealing treatment. A variety of Ag nanoparticles were loaded on the surface of the ZnO thin films. Surface morphology, chemical composition, crystal phase and optical properties were characterized by scanning electron microscopy (SEM), X-ray photoelectron spectroscopy (XPS), X-ray diffraction (XRD), UV–vis spectrophotometer and micro-Raman spectroscopy. Evidence of Ag nanoparticles on the Ag-4/ZnO thin film was be verified by the SEM and XPS measurements. The XRD results indicated that the Ag nanoparticles had little effect on crystallinity of the thin films. The photoresponse and photocatalytic results indicated that the photocurrent and photocatalytic performance could be enhanced by moderate Ag nanoparticles modification on the surface of the ZnO thin film. The best photoresponse and photocatalytic activity in Ag-4/ZnO thin film results from the moderate Ag nanoparticles on the surface of ZnO thin film, which could enhanced separation and suppressed recombination of photogenerated electron-hole pairs.

Abstract:Spin-coating photoresist film on ZnO nanowire (NW) was introduced into the fabrication procedure to improve photoresponse and recovery speed of a ZnO NW ultraviolet photoelectric detector. A ZnO NW was first assembled on prefabricated electrodes by dielectrophoresis. Then, photoresist was spin-coated on the nanowire. Finally, a metal layer was electrodeposited on the nanowire-electrode contacts. The response properties and I-V characteristics of ZnO NW photodetector were investigated by measuring the electrical current under different conditions. Measurement results demonstrated that the detector has an enhanced photoresponse and recovery speed after coating the nanowire with photoresist. The photoresponse and recovery characteristics of detectors with and without spin-coating were compared to demonstrate the effects of photoresist and the enhancement of response and recovery speed of the photodetector is ascribed to the reduced surface absorbed oxygen molecules and binding effect on the residual oxygen molecules after photoresist spin-coating. The results demonstrated that surface coating may be an effective and simple way to improve the response speed of the photoelectric device.

Abstract:Single ZnO nanowire ultraviolet (UV) photodetector has been fabricated, and the enhancement of its UV photoresponse by polystyrene sulfate surface functionalization has been investigated. It is found that, under the same UV light irradiation, UV photoresponse of the detector with surface functionalization increases by three orders of magnitude as compared to that without surface coating. By comparing I-V characteristics of the detectors, we find that the dark conductance of the device can decrease by three orders of magnitude after surface coating while the light conductance shows little variation. The result demonstrates that one can readily enhance the UV photoresponse of the photodetector by surface functionalization.

Abstract:Performance characteristics, such as dark current and response time, of ZnO nanowire (NW) photodetectors are usually degraded by H2O/O2 adsorption on the NW surfaces. In this work, ZnO NW photodetectors based on Au Schottky contact through passivating surface states were investigated. ZnO NW photodetectors were fabricated with a lateral electrode structure, in which Au served as Au/ZnO Schottky contact and semi-transparent top electrode. Specifically, passivation of the surface states of ZnO NWs by using highly intensive UV irradiation effectively improved the photoresponse. A physical model based on surface band theory was developed to understand the origin of the performance improvement of the photodetector. The present device architecture prevents ZnO NWs photodetector from H2O/O2 adsorption in air and efficiently extracts photogenerated carriers across a diametrical direction.

Abstract:Vertically aligned ZnO nanowires (NWs) were grown on a fluorine-doped tin-oxide-coated glass substrate by a hydrothermal method. Au nanoparticles were well dispersed in the mixed solution of ethanol and deionized water. A simple self-powered ultraviolet detector based on solid–liquid heterojunction was fabricated, utilizing ZnO NWs as active photoanode and such prepared mixed solution as electrolyte. The introduction of Au nanoparticles results in considerable improvements in the responsivity and sensitivity of the device compared with the one using deionized water as electrolyte, which is attributed to the enhanced light harvesting by Au nanoparticles.
Improved UV Photoresponse Performance of ZnO Nanowire Array Photodetector via Effective Pt Nanoparticle Coupling

Abstract:Ultraviolet (UV) photodetectors (PDs) based on nanowire (NW) hold significant promise for applications in fire detection, optical communication, and environmental monitoring. As optoelectronic devices evolve towards lower dimensionality, multifunctionality, and integrability, multicolor PDs have become a research hotspot in optics and electronic information. This study investigates the enhancement of detection capability in a light-trapping ZnO NW array through modification with Pt nanoparticles (NPs) via magnetron sputtering and hydrothermal synthesis. The optimized PD exhibits superior performance, achieving a responsivity of 12.49 A/W, detectivity of 4.07 × 1012 Jones, and external quantum efficiency (EQE) of 4.19 × 103%, respectively. In addition, the Pt NPs/ZnO NW/ZnO PD maintains spectral selectivity in the UV region. These findings show the pivotal role of Pt NPs in enhancing photodetection performance through their strong light absorption and scattering properties. This improvement is associated with localized surface plasmon resonance induced by the Pt NPs, leading to enhanced incident light and interfacial charge separation for the specialized configurations of the nanodevice. Utilizing metal NPs for device modification represents a breakthrough that positively affects the preparation of high-performance ZnO-based UV PDs.

Abstract:One-dimensional ZnO nanostructures (nanowires/nanorods) are attractive materials for applications such as gas sensors, biosensors, solar cells, and photocatalysts. This is due to the relatively easy production process of these kinds of nanostructures with excellent charge carrier transport properties and high crystalline quality. In this work, we review the photoluminescence (PL) properties of single and collective ZnO nanowires and nanorods. As different growth techniques were obtained for the presented samples, a brief review of two popular growth methods, vapor-liquid-solid (VLS) and hydrothermal, is shown. Then, a discussion of the emission process and characteristics of the near-band edge excitonic emission (NBE) and deep-level emission (DLE) bands is presented. Their respective contribution to the total emission of the nanostructure is discussed using the spatial information distribution obtained by scanning transmission electron microscopy−cathodoluminescence (STEM-CL) measurements. Also, the influence of surface effects on the photoluminescence of ZnO nanowires, as well as the temperature dependence, is briefly discussed for both ultraviolet and visible emissions. Finally, we present a discussion of the size reduction effects of the two main photoluminescent bands of ZnO. For a wide emission (near ultra-violet and visible), which has sometimes been attributed to different origins, we present a summary of the different native point defects or trap centers in ZnO as a cause for the different deep-level emission bands.

Enhanced UV Photoresponse from Heterostructured Ag–ZnO Nanowires

Abstract:Photoactive material consisting of heterogeneous Ag–ZnO nanowires (NWs) was prepared by electrospinning. Tunable UV photodetectors fabricated using Ag–ZnO NWs have shown high sensitivity up to over four orders of magnitude with relatively fast and stable response speed. The mechanism for this colossal photoconductivity is elucidated by means of the efficient exciton dissociation under UV illumination due to accelerated electron transfer from conduction band of ZnO to Ag nanoparticles. The facile process proposed here may pave the way for designing sensing and imaging systems.

Abstract:Zinc carbonate hydroxide nanobelts are prepared by the hydrolysis of zinc acetate aqueous solution in the presence of urea at 90 °C. The zinc carbonate hydroxide nanobelts can be facilely self-assembled in a circular flexible freestanding film with a diameter of 8.4 cm and thickness of ~48 μm. The calcination of the zinc carbonate hydroxide nanobelts at 300 °C under normal atmospheric condition results in the formation of ZnO nanowires. The zinc carbonate hydroxide nanobelts and resultant ZnO nanowires are characterized by XRD, SEM, TEM, TG-DSC, PL, and impedance measurement. The characterization results indicate that the ZnO nanowires exhibit unique nanostructure characterized by long chains of closely attached ZnO nanocrystals with ZnO/ZnO nanocrystal junctions. The unique ZnO nanowire-based UV photodetector exhibit much higher photoresponse currents (at the milliampere level) and on/off current ratio (~1000) than ZnO nanocrystal-based UV photodetector. Under the UV irradiance of 120 mW cm(-2) and low applied voltage of 0.5 V, the peak photoresponse current and on/off current ratio of the ZnO nanowire photodetector are 56 and 36 times higher than those of the ZnO nanocrystal UV photodetector, respectively. The reason for the superior photodetection performance of the ZnO nanowires over the ZnO nanocrystals is discussed.

Abstract:Well-aligned ZnO nanorod arrays were prepared on Si substrates modified with ZnO seeds using a low temperature hydrothermal method. In particular, photoluminescence (PL) properties of the ZnO nanorods can be easily tuned by varying the treatment duration of O2 plasma. Penetration depth of oxygen ions near the surface is suggested to influence the effect of O2 plasma on modification of PL properties for ZnO nanorods with different sizes. O2 plasma-tuned optical quality for ZnO nanorods has been attributed to the change of depletion region width.

Abstract:Nanostructured zinc oxide (ZnO) semiconductors have emerged as promising materials for high-performance photodetectors due to their natural direct bandgap and extraordinary physicochemical properties. However, the oxygen vacancy defects of nano-ZnO can easily trap oxygen molecules in air and generate charge transfer at the interface, which induced continuous photoconductance that limited the development and application of ZnO in photodetection. Here, we demonstrate a homojunction ultrathin ZnO nanosheet photodetector with high performance and propose a better dominant photoresponse mechanism of the ZnO nanosheet driven by the charge transfer induced local field. The strong localized electric field significantly accelerates the separation of photo-generated carriers and effectively suppresses the dark current. Thus, the photodetector of the charge transfer induced homojunction exhibits ultralow dark current (10−12 A), ultra-high specific detectivity (up to ∼1014 Jones), and fast rising (300 ms) and decaying times (310 ms), taking advantages of high-performance and fast response speed and subverting the limitation of traditional ZnO photodetectors in the field of application. An easy-fabrication, fast response, and high-performance photodetector proposed here provides a good paradigm for the next-generation photodetectors based on two-dimensional nanostructures.
Studies on improving the PL spectra of ZnO nanowire

Abstract:ZnO nanowires were grown through CVD method, and SEM, TEM and PL spectroscopy system were used to characterize its morphology, crystal structure and optical properties. Due to the effect of Au SPR on ZnO nanowire, its PL spectra increased by 20 times at the UV region and decreased remarkably at the green region when it was coated by Au film. Through the annealing experiments, the competition mechanism between intrinsic transition and defect transition in ZnO material proved to be of great effect on its PL spectra. The results showed that the intrinsic transition of annealed ZnO nanowire decreased remarkably, while its defect transition increased. When coated by Au film, the PL spectra of annealed ZnO nanowire increased by almost 30 times at the UV region. The improvements are more remarkable than those reported results. © 2012 Peking University.

Abstract:Using sunlight as renewable resource has stimulated the development of sustainable photocatalysts that can collect visible light. Semiconductor nanowire-based photocatalysts have attracted increasing interest due to their unique optical, electronic, and structural advantages. Here, noble metal-semiconductor hybrid Au/ZnO nanowires have been fabricated by chemical vapor deposition method. The hybrid photocatalysts were well characterized by SEM, TEM, EDS, XRD, XPS, UV–visible spectroscopy and Raman spectroscopy. Compared with ZnO nanowires, Au/ZnO heterostructures exhibited significantly enhanced photocatalytic performance due to the synergistic combination of Au and ZnO. Optical properties were modeled to support our interpretation of photocatalytic mechanisms. Our work provides a feasible strategy to prepare plasmonic photocatalysts and will also deepen the understanding of the plasmon enhanced photocatalytic performance in hybrid photocatalysts.

Abstract:The effects of shell thickness and rapid thermal annealing on photoluminescence properties of one-dimensional ZnO/ZrO2 core/shell nanowires (NWs) are studied in this work. The ZnO/ZrO2 core/shell structures were synthesized by coating thin ZrO2 layers on the surface of ZnO NWs using atomic layer deposition. The morphological and structural characterization studies reveal that the ZrO2 shells have a polycrystalline structure, which are uniformly and conformally coated on the high quality single-crystal ZnO NWs. As compared with bare ZnO NWs, the ZnO/ZrO2 core/shell structures show a remarkable and continuous enhancement of ultraviolet (UV) emission in intensity with increasing ZrO2 shell thickness up to 10 nm. The great improvement mechanism of the UV emission arises from the surface passivation and the efficient carrier confinement effect of the type-I core/shell system. Moreover, it is observed that the UV emission of ZnO/ZrO2 core/shell structures after thermal annealing increases with increasing annealing temperature. The dominant surface exciton (SX) emission in the bare ZnO NWs and the ZnO/ZrO2 core/shell nanostructures has been detected in the low temperature photoluminescence spectra. A blue shift of the NBE emission peak as well as the varied decay rate of the SX emission intensity are also found in the ZnO NWs after the growth of ZrO2 shells and further thermal treatment. Our results suggest that the ZnO/ZrO2 core/shell nanostructures could be widely implemented in the optical and electronic devices in the future.
