Abstract:Biological nervous systems evolved in nature have marvelous information processing capacities, which have great reference value for modern information technologies. To expand the function of electronic devices with applications in smart health monitoring and treatment, wearable energy-efficient computing, neuroprosthetics, etc., flexible artificial synapses for neuromorphic computing will play a crucial role. Here, carbon nanotube-based ferroelectric synaptic transistors are realized on ultrathin flexible substrates via a low-temperature approach not exceeding 90 degrees C to grow ferroelectric dielectrics in which the single-pulse, pairedpulse, and repetitive-pulse responses testify to well-mimicked plasticity in artificial synapses. The long-term potentiation and long-term depression processes in the device demonstrate a dynamic range as large as 2000x, and 360 distinguishable conductance states are achieved with a weight increase/decrease nonlinearity of no more than 1 by applying stepped identical pulses. The stability of the device is verified by the almost unchanged performance after the device is kept in ambient conditions without additional passivation for 240 days. An artificial neural network-based simulation is conducted to benchmark the hardware performance of the neuromorphic devices in which a pattern recognition accuracy of 95.24% is achieved.

Abstract:To meet a growing demand for information processing, brain-inspired neuromorphic devices have been intensively studied in recent years. As an important type of neuromorphic device, synaptic devices have attracted strong attention. Among all the kinds of materials explored for the fabrication of synaptic devices, semiconductor nanocrystals (NCs) have become one of the preferred choices due to their excellent electronic and optical properties. In this review, we first introduce the research background of synaptic devices based on semiconductor NCs and briefly present the basic properties of semiconductor NCs. Recent developments in the field of synaptic devices based on semiconductor NCs are then discussed according to the materials employed in the active layers of the devices. Finally, we discuss existing problems and challenges of synaptic devices based on semiconductor NCs.

Abstract:Currently, neuromorphic computing is regarded as the most efficient way to solve the von Neumann bottleneck. Transistor-based devices have been considered suitable for emulating synaptic functions in neuromorphic computing due to their synergistic control capabilities on synaptic weight changes. Various low-dimensional inorganic materials such as silicon nanomembranes, carbon nanotubes, nanoscale metal oxides, and two-dimensional materials are employed to fabricate transistor-based synaptic devices. Although these transistor-based synaptic devices have progressed in terms of mimicking synaptic functions, their application in neuromorphic computing is still in its early stage. In this review, transistor-based synaptic devices are analyzed by categorizing them into different working mechanisms, and the device fabrication processes and synaptic properties are discussed. Future efforts that could be beneficial to the development of transistor-based synaptic devices in neuromorphic computing are proposed.

Abstract:Synaptic devices, including synaptic memristor and synaptic transistor, are emerging nanoelectronic devices, which are expected to subvert traditional data storage and computing methodologies. In particular, the memristive device and synaptic transistor can conduct neuromorphic computing to mimic the functions of human brain, which enables high-performance super-parallel computing, so that it overcomes the von Neumann bottleneck. Based on a new perspective and understanding, this review focuses on the discussions of synaptic devices based neuromorphic computing applications in artificial intelligence. It begins with the memristive device structure, circuit theory, fabrication method and simulation of the neuromorphic computing. Then, it focuses on the materials selection, including the 0D quantum dots, 1D nanostructure, 2D nanomaterials, 3D architectures, transition metal oxide, ferroelectric materials, alloy, and organic materials. As followed, the printable synaptic devices and typical device integration systems for neuromorphic computing applications are discussed. Finally, the future applications in neuromorphic vision, sensor, human machine intelligence, topological and quantum computing are discussed.

Abstract:Artificial synaptic devices have potential for overcoming the bottleneck of von Neumann architecture and building artificial brain-like computers. Up to now, developing synaptic devices by utilizing biocompatible and biodegradable materials in electronic devices has been an interesting research direction due to the requirements of sustainable development. Here, a degradable photonic synaptic device is reported by combining biomaterials chlorophyll-a and single-walled carbon nanotubes (SWCNTs). Several basic synaptic functions, including excitatory postsynaptic current (EPSC), paired pulse facilitation (PPF), transition from short-term memory (STM) to long-term memory (LTM), and learning and forgetting behaviors, are successfully emulated through the chlorophyll-a/SWCNTs synaptic device. Furthermore, decent synaptic behaviors can still be achieved at a low drain voltage of -0.0001 V, which results in quite low energy consumption of 17.5 fJ per pulse. Finally, the degradability of this chlorophyll-a/SWCNTs transistor array is demonstrated, indicating that the device can be environmentally friendly. This work provides a new guide to the development of next-generation green and degradable neuromorphic computing electronics.

Abstract:Inspired by the energy-efficient and cognitive computational ability of a biological brain, neuromorphic computing is an attractive computation paradigm that complements the von Neumann architecture. Hardware implementations of synapses, dendrites and spiking neural networks represent a promising computational paradigm for solving complex pattern recognition and sensory processing tasks. Here, artificial electronic synapses and dendrites are proposed based on the oxide-based electrical-double-layer transistors. Strong electrostatic coupling effect and electrochemical doping were observed due to proton migration in the P-doped SiO2 electrolyte films. Protons in the P-doped SiO2 electrolyte and oxide channel conductance were regarded as the neurotransmitter and synaptic weight, respectively. Spike-timing dependent plasticity, short-term plasticity, including paired-pulse facilitation, dynamic filtering was mimicked. Most importantly, dendritic arithmetic and spiking pH sensors with extremely low energy dissipation of 0.5pJ are also demonstrated in a simple artificial synapse with multiple pre-synaptic inputs. Abstract:<p>The demand for computing power has been increasing exponentially since the emergence of artificial intelligence (AI), internet of things (IoT), and machine learning (ML), where novel computing primitives are required. Brain inspired neuromorphic computing systems, capable of combining analog computing and data storage at the device level, have drawn great attention recently. In addition, the basic electronic devices mimicking the biological synapse have achieved significant progress. Owing to their atomic thickness and reduced screening effect, the physical properties of 2D materials could be easily modulated by various stimuli, which is quite beneficial for synaptic applications. In this article, aiming at high‐performance and functional neuromorphic computing applications, a comprehensive review of synaptic devices based on 2D materials is provided, including the advantages of 2D materials and heterostructures, various robust multifunctional 2D synaptic devices, and associated neuromorphic applications. Challenges and strategies for the future development of 2D synaptic devices are also discussed. This review will provide an insight into the design and preparation of 2D synaptic devices and their applications in neuromorphic computing.</p>

Abstract:Hardware implementation of artificial synapse/neuron by electronic/ionic hybrid devices is of great interest for brain‐inspired neuromorphic systems. At the same time, printed electronics have received considerable interest in recent years. Here, printed dual‐gate carbon‐nanotube thin‐film transistors with very high saturation field‐effect mobility (≈269 cm2 V−1 s–1) are proposed for artificial synapse application. Some important synaptic behaviors including paired‐pulse facilitation (PPF), and signal filtering characteristics are successfully emulated in such printed artificial synapses. The PPF index can be modulated by spike width and spike interval of presynaptic impulse voltages. The results present a printable approach to fabricate artificial synaptic devices for neuromorphic systems.
A Synaptic Transistor Based on Monolayer Monocrystalline‐MoS2 for Neuromorphic Applications

Abstract:Ultrathin 2D semiconductor materials have attracted tremendous attention due to their potential application in neuromorphic computing, especially for electronic devices with high stability and low energy consumption. Two‐terminal memristors cannot extend the range of functionalities for complex neuromorphic applications due to their inherent single presynaptic input; thus three‐terminal synaptic transistors based on monolayer monocrystalline‐MoS2 films grown by chemical vapor deposition (CVD) are fabricated in this work. Importantly, there are two modes including drain and gate dual tunability available in nonvolatile memory functions. Both drain terminal and gate terminal can be used as presynaptic inputs to successfully simulate excitatory/inhibitory postsynaptic current (EPSC/IPSC), spike‐amplitude‐dependent plasticity (SADP), spike‐timing‐dependent plasticity (STDP), and long‐term plasticity (LTP) of biological synapses, providing multiple degrees of freedom for synaptic weight modulation. The conductance modulation of drain and gate terminals can be attributed to the migration and charges trapping/detrapping process of sulfur vacancies. Using monocrystalline‐MoS2 films, the device not only attains a lower operation voltage and a higher endurance (5000 cycles), but exhibit low energy consumption during the LTP process (≈3.75 pJ) with the gate terminal, indicating more flexibility and great potential of complex neuromorphic application.

Abstract:<p>The progress of neural synaptic devices is experiencing an era of explosive growth. Given that the traditional storage system has yet to overcome the von Neumann bottleneck, it is critical to develop hardware with bioinspired information processing functions and lower power consumption. Transistors based on 2D materials, metal oxides, and organic materials have been adopted to mimic the synapse of a human brain, due to their high plasticity, parallel computing, integrated storage, and system information processing. Among these materials used to build transistors, organic semiconductors are considered to be the most promising candidate for neural synaptic devices and bio‐electronics, owing to their easy processing, mechanical flexibility, low cost, good bio‐compatibility, and ductility. This review focuses on the recent advances in organic synaptic devices with various structures, materials, and working mechanisms. The applications of artificial neural networks that integrate multiple organic synaptic transistors are also concretely discussed. Finally, the challenges that organic synaptic devices currently face are discussed and future developments are forecast.</p>

High-Performance Organic Synaptic Transistors with an Ultrathin Active Layer for Neuromorphic Computing

Abstract:In recent years, much attention has been focused on two-dimensional (2D) material-based synaptic transistor devices because of their inherent advantages of low dimension, simultaneous read-write operation and high efficiency. However, process compatibility and repeatability of these materials are still a big challenge, as well as other issues such as complex transfer process and material selectivity. In this work, synaptic transistors with an ultrathin organic semiconductor layer (down to 7 nm) were obtained by the simple dip-coating process, which exhibited a high current switch ratio up to 106, well off state as low as nearly 10-12 A, and low operation voltage of -3 V. Moreover, various synaptic behaviors were successfully simulated including excitatory postsynaptic current, paired pulse facilitation, long-term potentiation, and long-term depression. More importantly, under ultrathin conditions, excellent memory preservation, and linearity of weight update were obtained because of the enhanced effect of defects and improved controllability of the gate voltage on the ultrathin active layer, which led to a pattern recognition rate up to 85%. This is the first work to demonstrate that the pattern recognition rate, a crucial parameter for neuromorphic computing can be significantly improved by reducing the thickness of the channel layer. Hence, these results not only reveal a simple and effective way to improve plasticity and memory retention of the artificial synapse via thickness modulation but also expand the material selection for the 2D artificial synaptic devices.

Abstract:With the increasing density of transistors, the bottleneck of data transmission and distribution will become insurmountable, ultimately limiting the computing power. There is a great chance to solve this problem when an electronic synaptic system inspired by the biological brain is combined with neuromorphic computing, which has strong computing power and high energy efficiency. Herein, we offer a review of the emerging electronic synaptic techniques, including the operating mechanisms of electron synapses and the realization of neuromorphic computing with electron synapses. This review may provide clues and enlightenment for the working mechanism, material selection, and device design of electronic synapses for neuromorphic computing.

Abstract:The incorporation of augmentative functionalities into a single synaptic device is greatly desired to enhance the performance of neuromorphic computing, which has brain-like high intelligence and low energy consumption. This encourages the development of multi-functional synaptic devices with architectures that are capable of achieving demanded synaptic plasticity. Here we take advantage of the remarkable optical absorption of boron (B)-doped silicon nanocrystals (Si NCs) to make synaptic phototransistors, which can be stimulated by both optical and electrical spikes. The optical and electrical stimulations enable a series of important synaptic functionalities for the synaptic Si-NC phototransistors, well mimicking biological synapses. It is interesting that the synergy of the photogating and electrical gating of the synaptic Si-NC phototransistors leads to the implementation of aversion learning and logic functions. We show that a spiking neural network based on the synaptic Si-NC phototransistors may be trained for the recognition of handwritten digits in the modified national institute of standards and technology (MNIST) database with a recognition accuracy around 94%. The energy consumption of the synaptic Si-NC phototransistors may be rather low, which should help advance energy-efficient neuromorphic computing.

Abstract:Neuromorphic photonics system based on the principle of biological brain is emerging as one of the potential solutions to the bottleneck inherent in classical von Neumann computing system. Optoelectronic synaptic devices, used to mimic the visual function of bio‐synapse by adapting synaptic weights, can construct a highly efficient brain‐inspired computing system, in which the nanostructured materials and device architectures are attracting extensive interests, giving many potential benefits in confined light‐matter interaction, fast carrier dynamics, and photocarriers trapping. Moreover, the conjunction of traditional nanostructured photodetectors and newly realized electronic synapses also exhibit appealing performance for many practical applications including information processing and computing. This review focuses and summarizes on recent achievement in developing advanced optoelectronic synaptic devices based on nanostructured materials as 0D (quantum dots), 1D, and 2D materials, as well as, the rapidly evolving hybrid heterostructures. In addition, challenges and promising prospects in this research field are also discussed. Nanostructured materials are becoming more attractive in photoelectronic devices due to the confined light‐matter interaction, rapid carrier dynamics, and ultrahigh photoconductive gains. However, rapid photogenerated carrier recombination will degrade device performance. This review focuses on advances in optoelectronic synaptic devices built on quantum dots, 1D, and 2D materials, as well as, the rapidly evolving hybrid‐heterostructures for their potential neuromorphic applications.

Abstract:Emerging brain-inspired neuromorphic computing systems have become a potential candidate for overcoming the von Neuman bottleneck that limits the performance of most modern computers. Artificial synapses, used to mimic neural transmission and physical information sensing, could build highly robust and efficient computing systems similar to our brains. The employment of nanomaterials in the devices, and the device structures, are receiving a surge of interest, given the various benefits in better carrier dynamics, higher conductance, photonic interaction and photocarrier trapping, and the architectural feasibility with two and three-terminal devices. Moreover, the combination of artificial synapses and various nanomaterial-based active channels also enables visual recognition, multi-modality sensing-processing systems, hardware neural networks, etc., demonstrating appealing possibilities for practical applications. Here, we summarize the recent advances in synaptic devices based on low-dimensional nanomaterials, the novel devices with hybrid materials or structures, as well as implementation schemes of hardware neural networks. By the end of this review, we discuss the engineering issues including control methods, design complexity and fabrication process to be addressed, and envision the future developments of artificial synapse-based neuromorphic systems.

Abstract:The conventional von-Neumann computing architecture is facing challenges including the heat wall, the memory wall, and the end of Moore’s law, which become even more severe in today’s era of big-data. Therefore, researchers are committed to exploit a new computing paradigm to address these issues and satisfy our ever-growing appetite for data and information. Inspired by our brain, new-concept synaptic devices and systems have aroused great research interests. Up to now, diverse neuromorphic devices have been proposed, such as resistive random-access memories, phase-change memories, electrolyte-gated thin-film transistors, and ferroelectric thin-film transistors. This review presents the structures, the operation mechanisms, and the advantages and disadvantages of each kind of synaptic devices. Moreover, recent advances of those synaptic devices for the hardware implementation of neuromorphic computing have also been reviewed in detail, as well as the challenges that need to be addressed in future research.

Abstract:Developing electronic synaptic devices for neuromorphic applications has received much contemporary interest. There are quadrillion biological synapses (1015) in a human’s brain, and developing an electronic brain would require the fabrication of as many electronic synapses. However, research on electronic synaptic devices is still in its infancy when considering the functionality that such devices currently provide. At present, there are mainly two kinds of synaptic devices: resistive memory based and transistor based. In this chapter, the basic working principle of synaptic devices and their analogy to biosynapses will be introduced in the first part. In the second part, the device physics of several graphene-based resistive memories and transistors will be introduced. For graphene-based resistive memory, inserting a layer of graphene at the electrode and metal oxide interface can effectively reduce the power consumption. Using graphene as the bottom electrode for resistive memory can also enable flexible memory and unique gate tunability. Third, graphene-based devices for synaptic applications with unique functionalities will be shown. For example, a single graphene-based device can operate both in resistive memory mode or transistor mode. Graphene synapses show more potentiation states than other conventional electronic synapses do, which represents better learning abilities. Moreover, graphene-based synapses can be switched between excitatory synapses or inhibitory synapses. Abstract:The von Neumann bottleneck has spawned the rapid expansion of neuromorphic engineering and brain-like networks. Synapses serve as bridges for information transmission and connection in the biological nervous system. The direct implementation of neural networks may depend on novel materials and devices that mimic natural neuronal and synaptic behavior. By exploiting the interfacial effects between MoS2 and AlOx, we demonstrate that an h-BN-encapsulated MoS2 artificial synapse transistor can mimic the basic synaptic behaviors, including EPSC, PPF, LTP, and LTD. Efficient optoelectronic spikes enable simulation of synaptic gain, frequency, and weight plasticity. The Pavlov classical conditioning experiment was successfully simulated by electrical tuning, showing associated learning behavior. In addition, h-BN encapsulation effectively improves the environmental time stability of our devices. Our h-BN-encapsulated MoS2 artificial synapse provides a new paradigm for hardware implementation of neuromorphic engineering.
Ultralow-Power Synaptic Transistor Based on Wafer-Scale MoS 2 Thin Film for Neuromorphic Application

Abstract:In the next-generation computing framework, synaptic devices modulated using analogue weight storage are expected with capability of performing neuromorphic computing tasks. Recently, 2D transition metal dichalcogenides (TMDCs) based solid-state devices have demonstrated excellent electrical performance showing great potential in nanoscale synaptic electronics. In this letter, artificial synaptic transistors are proposed and fabricated on the atomic layer deposited 2D MoS2 thin film with an integrated high-k dielectric gate stack. The synapse cells can simulate fundamental synaptic functions similar to those of biological synapses, such as long-term potentiation and depression. Moreover, the ultralow power consumption shows that the proposed synapse is more efficient than most three-terminal synaptic transistors. We also emulate a multi-synapse network to demonstrate intrinsic heterogeneity in biological brain. The experimental results have validated the feasibility of synaptic devices based on 2D TMDCs and have contributed a promising approach to the development of the next-generation brain-like neuromorphic systems.
