Abstract:We present a theoretical approach to treating the coherent dynamics of optically generated charge carriers in semiconductors using an excitonic basis. In contrast to the semiconductor Bloch equations, our approach treats intraband correlations without factorization. It also includes phase space filling effects that have generally been omitted in previous excitonic treatments of coherent dynamics. We show that, in the coherent limit, where the intraband dephasing time and population decay time are both equal to half of the interband dephasing time, our excitonic approach agrees with the semiconductor Bloch equations to at least third order in the optical field, but that it differs significantly in more general situations. Our excitonic equations are shown to be particularly applicable in systems, such as biased semiconductor superlattices, where bound excitons dominate the optical response and where intraband correlations play a central role. Using a simple model of a nanoring, we show how the spectral shifts in the interband response can be explained in terms of phase-space-filling-induced excitonic population dynamics.

Abstract:Considerable effort has been devoted in recent years to developing an accurate and computationally-viable theoretical treatment of the THz response of semiconductor nanostructures that are excited by ultrashort optical pulses. Although most approaches, such as the semiconductor Bloch equations, employ an electron-hole basis, we have developed an excitonic approach that has significant advantages in many situations. Our approach includes the exchange interaction between excitons, the effects of the Pauli exclusion principle for the excitons (which are composite Bosons), and the dipole-dipole interactions between excitons. In this paper we review our excitonic formalism and apply it to examine the THz absorption of optically-excited CdSe nanorods and 2D GaAs quantum wells.

Abstract:The interparticle spacing of a heterostructure is a crucial factor affecting electron transfer (ET) process. Herein, binary nanoparticle superlattices (BNSLs) composed of CdSe/ZnS quantum dots (QDs) and Au nanoclusters (NCs) are prepared. Steady‐state and time‐resolved spectra illustrate that the ET accelerates as the pressure increases because pressure effectively adjusts the interparticle spacing. The results also demonstrate that the trap state of the CdSe/ZnS QDs affects the ET process of BNSLs.

Abstract:Abstract Excitons play a dominant role in the optoelectronic properties of atomically thin van der Waals (vdW) semiconductors. These excitons are amenable to on-demand engineering with diverse control knobs, including dielectric screening, interlayer hybridization, and moiré potentials. However, external stimuli frequently yield heterogeneous excitonic responses at the nano- and meso-scales, making their spatial characterization with conventional diffraction-limited optics a formidable task. Here, we use a scattering-type scanning near-field optical microscope (s-SNOM) to acquire exciton spectra in atomically thin transition metal dichalcogenide microcrystals with previously unattainable 20 nm resolution. Our nano-optical data revealed material- and stacking-dependent exciton spectra of MoSe 2 , WSe 2 , and their heterostructures. Furthermore, we extracted the complex dielectric function of these prototypical vdW semiconductors. s-SNOM hyperspectral images uncovered how the dielectric screening modifies excitons at length scales as short as few nanometers. This work paves the way towards understanding and manipulation of excitons in atomically thin layers at the nanoscale.

Ultrafast Spectroscopy of Excitons in Single-Walled Carbon Nanotubes.

Abstract:We studied the femtosecond dynamics of photoexcitations in films containing semiconducting and metallic single-walled carbon nanotubes (SWNTs), using various pump-probe wavelengths and intensities. We found that confined excitons and charge carriers with subpicosecond dynamics dominate the ultrafast response in semiconducting and metallic SWNTs, respectively. Surprisingly, we also found from the exciton excited state absorption bands and multiphoton absorption resonances in the semiconducting nanotubes that transitions between subbands are allowed; this unravels the important role of electron-electron interaction in SWNT optics.

Abstract:The dynamics of free electron-hole pairs and excitons in GaAs-AlGaAs-GaAs core-shell-skin nanowires is investigated using femtosecond transient photoluminescence spectroscopy at 10 K. Following nonresonant excitation, a bimolecular interconversion of the initially generated electron-hole plasma into an exciton population is observed. This conducting-to-insulating transition appears to occur gradually over electron-hole charge pair densities of 2-4 × 10(16) cm(-3) . The smoothness of the Mott transition is attributed to the slow carrier-cooling during the bimolecular interconversion of free charge carriers into excitons and to the presence of chemical-potential fluctuations leading to inhomogeneous spectral characteristics. These results demonstrate that high-quality nanowires are model systems for investigating fundamental scientific effects in 1D heterostructures.
Ultrafast dynamics of hot charge carriers in an oxide semiconductor probed by femtosecond spectroscopic ellipsometry

Abstract:Many linked processes occur concurrently in strongly excited semiconductors, such as interband and intraband absorption, scattering of electrons and holes by the heated lattice, Pauli blocking, bandgap renormalization and the formation of Mahan excitons. In this work, we disentangle their dynamics and contributions to the optical response of a ZnO thin film. Using broadband pump-probe ellipsometry, we can directly and unambiguously obtain the real and imaginary part of the transient dielectric function which we compare with first-principles simulations. We find interband and excitonic absorption partially blocked and screened by the photo-excited electron occupation of the conduction band and hole occupation of the valence band (absorption bleaching). Exciton absorption turns spectrally narrower upon pumping and sustains the Mott transition, indicating Mahan excitons. Simultaneously, intra-valence-band transitions occur at sub-picosecond time scales after holes scatter to the edge of the Brillouin zone. Our results pave new ways for the understanding of non-equilibrium charge-carrier dynamics in materials by reliably distinguishing between changes in absorption coefficient and refractive index, thereby separating competing processes. This information will help to overcome the limitations of materials for high-power optical devices that owe their properties from dynamics in the ultrafast regime.

Mathematical Modeling and Computation of the Optical Response from Nanostructures

Abstract:This dissertation studies the computational modeling for nanostructures in response to external electromagnetic fields. Light-matter interactions on nanoscale are at the heart of nano-optics. To fully characterize the optical interactions with nanostructures quantum electrodynamics (QED) must be invoked, however, the required extremely intense computation and analysis prohibit QED from applications in nano-optics. To avoid the expensive computations and be able to seize the essential quantum effects a semiclassical model is developed. The wellposedness of the model partial differential equations is established. Emphasis is placed on the optical interactions with an individual nanostructure, excitons and biexcitons effects and finite-size effects are investigated. The crucial step of our model is to couple the electromagnetic fields with the motion of the excited particles to yield a new dielectric constant which contains quantum effects of interest. A novel feature of the dielectric constant is the wavevector-dependence which leads to a multi-wave propagation inside the medium. Additional boundary conditions are proposed to deal with this situation. We proceed with incorporating this dielectric constant to Maxwell's equations, and by solving a scattering problem the quantum effects can be captured in the scattered spectra.

Abstract:Understanding the photoinduced ultrafast structural transitions and electronic dynamics in single-walled carbon nanotubes (SWCNTs) is important for the development of SWCNT-based optoelectronic devices. In this study, we conducted femtosecond-resolved electron diffraction and electron energy-loss spectroscopy (EELS) measurements on SWCNTs using ultrafast transmission electron microscopy. The experimental results demonstrated that dominant time constants of the dynamic processes were ∼1.4 ps for electron-driven lattice expansion, ∼17.4 ps for thermal phonon-driven lattice expansion associated with electron-phonon coupling. The time-resolved EELS measurements clearly revealed a notable red shift of plasmon peaks by ∼100 meV upon femtosecond laser excitation. Different features of charge carrier excitation and relaxation were carefully discussed in correlation with the lattice dynamics and photoinduced absorption signals of SWCNTs. Our results provide a comprehensive understanding of the ultrafast dynamics in SWCNTs and powerful techniques to characterize the dynamics of low-dimensional structures.

Abstract:Devices operating with excitons have promising prospects for overcoming the dilemma of response time and integration in current generation of electron- or/and photon-based elements and devices. Although the intrinsic properties including edges, grain boundaries, and defects of atomically thin semiconductors have been demonstrated as a powerful tool to adjust the bandgap and exciton energy, investigating the intrinsic modulation of spatiotemporal dynamics still remains challenging on account of the short exciton diffusion length. Here, we achieve the attractive remote lightening phenomenon, in which the emission region could be far away (up to 14.6 μm) from the excitation center, by utilizing a femtosecond laser with ultrahigh peak power as excitation source and the edge region with high photoluminescence efficiency as a bright emitter. Furthermore, the ultrafast transition between exciton and trion is demonstrated, which provides insight into the intrinsic modulation on populations of exciton and trion states. The complete cascaded physical scenario of exciton spatiotemporal dynamics is eventually established. This work can refresh our perspective on the spatial nonuniformities of CVD-grown atomically thin semiconductors and provide important implications for developing durable and stable excitonic devices in the future.

Abstract:The search for electron sources with simultaneous optimal spatial and temporal resolution has become an area of intense activity for a wide variety of applications in the emerging fields of lightwave electronics and attosecond science. Most recently, increasing efforts are focused on the investigation of ultrafast field-emission phenomena of nanomaterials, which not only are fascinating from a fundamental scientific point of view, but also are of interest for a range of potential applications. Here, the current state-of-the-art in ultrafast field-emission, particularly sub-optical-cycle field emission, based on various nanostructures (e.g., metallic nanotips, carbon nanotubes) is reviewed. A number of promising nanomaterials and possible future research directions are also established.

Abstract:Abstract Excitons in two-dimensional (2D) materials are tightly bound and exhibit rich physics. So far, the optical excitations in 2D semiconductors are dominated by Wannier-Mott excitons, but molecular systems can host Frenkel excitons (FE) with unique properties. Here, we report a strong optical response in a class of monolayer molecular J-aggregates. The exciton exhibits giant oscillator strength and absorption (over 30% for monolayer) at resonance, as well as photoluminescence quantum yield in the range of 60–100%. We observe evidence of superradiance (including increased oscillator strength, bathochromic shift, reduced linewidth and lifetime) at room-temperature and more progressively towards low temperature. These unique properties only exist in monolayer owing to the large unscreened dipole interactions and suppression of charge-transfer processes. Finally, we demonstrate light-emitting devices with the monolayer J-aggregate. The intrinsic device speed could be beyond 30 GHz, which is promising for next-generation ultrafast on-chip optical communications.

Abstract:Nowadays, the size of elements in optoelectronic devices has decreased to the micro-nano scale. For more feasible designs and improvement of device performance we need to have a deep understanding of the photophysics of the functional elements and composite systems. In this aspect, ultrafast spectroscopy is a powerful tool for unraveling the excited-state processes in condensed matter. Thus, the combinination of ultrafast spectroscopy with micro-nano photonics not only enables us to understand the fundamental photophysical properties of micro-nano opto-electronic elements and the basic principles of light-matter interactions at the micro-nanoscale, but also helps us to understand the mechanisms of current micro-nano optoelectronic devices. The ex-perimental results from these interdisciplinary studies will also be helpful for the fabrication and improvement of the next generation of devices. Here we first introduce the fundamental principles of ultrafast spectroscopy, then review the recent progress in ultrafast spectroscopic studies on the photophysics of semiconductor nanocrystals and fluorescent carbon nanomaterials. Finally, a brief introduction to four-dimensional electron microscopy is presented.
Ultrafast Electro‐Absorption Switching in Colloidal CdSe/CdS Core/Shell Quantum Dots Driven by Intense THz Pulses

Abstract:Next‐generation high‐speed optical networks demand the development of ultrafast optical interconnects capable of Tbit s−1 data rates. By utilizing colloidal CdSe/CdS core/shell quantum dots, gated by intense THz pulses, a proof of concept of an all‐optical femtosecond electro‐absorption switch is presented in this work. Without any additional enhancement of the THz electric field, an extinction contrast of more than 6 dB and transmission changes in the visible of more than 15% are achieved, with the latter setting a new record for solution‐processed electro‐absorption materials at room temperature. The absence of physical artifacts, originating from electrodes and field enhancing structures, allows to employ a simple and intuitive numerical model, which rationalizes the large field‐induced electro‐absorption response. Supported by theoretical calculations, the importance of the energy band alignment of heterostructure quantum dots are discussed for the first time and suggest that further improvement of the modulation depth and contrast may be achieved with Type‐II quantum dots. External THz field driven electro‐absorption modulation is achieved in colloidal quantum dots without field enhancing microstructures. Observed optical density changes are attributed to (i) the transition energy Etr altered by the applied electric field as well as to (ii) the field induced activation of forbidden transitions.

Abstract:Abstract Exploring the realms of physics that extend beyond thermal equilibrium has emerged as a crucial branch of condensed matter physics research. It aims to unravel the intricate processes involving the excitations, interactions, and annihilations of quasi- and many-body particles, and ultimately to achieve the manipulation and engineering of exotic non-equilibrium quantum phases on the ultrasmall and ultrafast spatiotemporal scales. Given the inherent complexities arising from many-body dynamics, it therefore seeks for a technique that has efficient and diverse detection degrees of freedoms to study the underlying physics. By combining high-power femtosecond lasers with real- or momentum-space photoemission electron microscopy (PEEM), imaging excited state phenomena from multiple perspectives, including time, real space, energy, momentum, and spin, can be conveniently achieved, making it a unique technique in studying physics out of equilibrium. In this context, we overview the working principle and technical advances of the PEEM apparatus and the related laser systems, and survey key excited-state phenomena probed through this surface-sensitive methodology, including the ultrafast dynamics of electrons, excitons, plasmons, and spins etc., in materials ranging from bulk and nano-structured metals and semiconductors to low dimensional quantum materials. Through this review, one can further envision that time-resolved PEEM will open new avenues for investigating a variety of classical and quantum phenomena in a multidimensional parameter space, offering unprecedented and comprehensive insights to important questions in the field of condensed matter physics.

Abstract:Optical 2-D Fourier transform spectroscopy is a powerful technique for studying resonant light-matter interactions, determining the transition structure and monitoring dynamics of optically created excitations. The ability to separate homogeneous and inhomogeneous broadening is one important capability. In this paper, we discuss the use of this technique to study excitonic transitions in semiconductor nanostructures. In quantum wells, the effects of structural disorder is observed as inhomogeneous broadening of the exciton resonances. In quantum dots, the temperature dependence of the homogeneous width gives insight into the nature of the dephasing processes.

Abstract:Exploring the corresponding relation between structural and physical properties of materials at the atomic scale remains the fundamental problem in science. With the development of the aberration-corrected transmission electron microscopy (AC-TEM) and the ultrafast optical spectroscopy technique, sub-angstrom-scale spatial resolution and femtosecond-scale temporal resolution can be achieved, respectively. However, the attempt to combine both their advantages is still a great challenge. Here, we develop in situ optical spectroscopy with high temporal resolution in AC-TEM by utilizing a self-designed and manufactured TEM specimen holder, which has the capacity of sub-angstrom-scale spatial resolution and femtosecond-scale temporal resolution. The key and unique design of our apparatus is the use of the fiber bundle, which enables the delivery of focused pulse beams into TEM and collection of optical response simultaneously. The generated focused spot has a size less than 2 µm and can be scanned in plane with an area larger than 75 × 75 µm2. Most importantly, the positive group-velocity dispersion caused by glass fiber is compensated by a pair of diffraction gratings, thus resulting in the generation of pulse beams with a pulse width of about 300 fs (@ 3 mW) in TEM. The in situ experiment, observing the atomic structure of CdSe/ZnS quantum dots in AC-TEM and obtaining the photoluminescence lifetime (∼4.3 ns) in the meantime, has been realized. Further ultrafast optical spectroscopy with femtosecond-scale temporal resolution could be performed in TEM by utilizing this apparatus.

Abstract:Developing materials with large optical nonlinearity as well as ultrafast optical response is crucial for high-speed integrated photonic devices. Besides large optical nonlinearity at telecommunication wavelengths, some degenerated semiconductors as transparent conductive oxides are found to have subpicosecond optical responses, yet the theoretical elucidation of such unexpected fast temporal dynamics is still lacking. In this study, after resonant intraband excitation, the recovery of transient nonlinear response was revealed to be 20 times faster in indium tin oxide than in gold with ultrafast time-resolved transmission spectroscopy. By simulating the optical response processes using the two-temperature model, we found that the electron–phonon scattering rates of indium tin oxide and aluminum doped zinc oxide are about 2 orders of magnitude as large as that of gold, which is suggested to be the main origin of the diverse optical response speed. This study quantitatively attributes the measured transient optical response to ultrafast quasi-particle interactions and gives new insights into the theoretical description of the ultrafast dynamics in both metals and degenerated semiconductors.

Abstract:Solid-state cavity quantum electrodynamics systems will form scalable nodes of future quantum networks, allowing the storage, processing and retrieval of quantum bits, where a real-time control of the radiative interaction in the cavity is required to achieve high efficiency. We demonstrate here the dynamic molding of the vacuum field in a coupled-cavity system to achieve the ultrafast nonlocal modulation of spontaneous emission of quantum dots in photonic crystal cavities, on a timescale of 200 ps, much faster than their natural radiative lifetimes. This opens the way to the ultrafast control of semiconductor-based cavity quantum electrodynamics systems for application in quantum interfaces and to a new class of ultrafast lasers based on nano-photonic cavities.
