Abstract:A generalized quantum chemical approach for electron transport in molecular devices is developed. It allows one to treat devices where the metal electrodes and the molecule are either chemically or physically bonded on equal footing. An extension to include the vibration motions of the molecule has also been implemented which has produced the inelastic electron-tunneling spectroscopy of molecular electronics devices with unprecedented accuracy. Important information about the structure of the molecule and of metal-molecule contacts that are not accessible in the experiment are revealed. The calculated current-voltage (I-V) characteristics of different molecular devices, including benzene-1,4-dithiolate, octanemonothiolate [H(CH2)(8)S], and octanedithiolate [S(CH2)(8)S] bonded to gold electrodes, are in very good agreement with experimental measurements. Abstract:Molecular electronics is an active research area for the future information technology. The fabrication of basic electronic elements with molecules as the core-operators has been made experimentally in the laboratory in recent years. However, the underlying electron or charge transport mechanisms for most devices are still under debate, Theoretical modelling based on the first-principles methods are expected to play an important role in this field. A generalized quantum chemical approach based on Green's function scattering theory has been developed and applied to two- and three-terminal molecular devices. It allows to study both elastic and inelastic electron scattering at hybrid density functional theory levels. It can treat molecular devices where the metal electrodes and the molecule are either chemically or physically bonded on equal footing. As one of the applications, we have studied the length dependence of electron transport in gold-oligophenylene-gold junctions. We have shown that the experimental results for molecular junctions of oligophenylene with di erent lengths can be well reproduced by hybrid density functional theory calculations. It is also found that the current-voltage characteristics of the junctions depend strongly on the metal-molecule bonding distances. With the help of the calculations, the possible gold-molecule bonding distances in the experimental devices are identi ed. The central focus of this thesis is to study the three-terminal molecular devices, namely the eld e ect transistor (FET). An extension of our quantum chemical approach to FET devices has been made and successfully applied to different FET devices constructed with polymer, small and middle sized conjugated molecules. The experimentally observed conductance oscillation in polymer FET and three orders of magnitude enhancement of the current in electrochemical gated molecular FET have been verified by the calculations. The electron transport mechanisms of these devices are revealed.
Coherent Electron Transport in DNA Molecules

Abstract:A generalized quantum chemical approach for electron transport in molecular devices is developed. It allows to treat the devices where the metal electrodes and the molecule are either chemically or physically bonded on equal footing. Effects of molecular length and hydrogen bonding on the current-voltage (I-V) characteristics of molecular devices are discussed. An extension to include the vibration motions of the molecule has been derived and implemented. It provides the inelastic electron tunneling spectroscopy (IETS) of molecular devices with unprecedented accuracy, and reveals important information about the molecular structures that are not accessible in the experiment. The IETS is shown to be a powerful characterization tool for molecular devices. An effective elongation method has been developed to study the electron transport in nanoand bio-electronic devices at hybrid density functional theory level. It enables to study electronic structures and transportation properties of a 40 nm long self-assembled conjugated polymer junction, a 21 nm long single-walled carbon nanotubes (SWCNT), and a 60 basepairs DNA molecule. It is the first time that systems consisting of more than 10,000 electrons have been described at such a sophisticated level. The calculations have shown that the electron transport in sub-22 nm long SWCNT and short DNA molecules is dominated by the coherent scattering through the delocalized unoccupied states. The derived length dependence of coherent electron transport in these nanostructured systems will be useful for the future experiments. Moreover, some unexpected behaviors of these devices have been discovered.

Abstract:An efficient self-consistent approach combining the nonequilibrium Green's function formalism with density functional theory is developed to calculate electron transport properties of molecular devices with quasi-one-dimensional (1D) electrodes. Two problems associated with the low dimensionality of the 1D electrodes, i.e., the nonequilibrium state and the uncertain boundary conditions for the electrostatic potential, are circumvented by introducing the reflectionless boundary conditions at the electrode-contact interfaces and the zero electric field boundary conditions at the electrode-molecule interfaces. Three prototypical systems, respectively, an ideal ballistic conductor, a high resistance tunnel junction, and a molecular device, are investigated to illustrate the accuracy and efficiency of our approach.

Abstract:We perform first-principles quantum mechanical calculation for investigating electron transport characteristics through single molecules addressed by two metallic electrodes. The calculation is based on density functional theory (DFT) using norm conserving nonlocal pseudopotentials to define the atomic core and nonequilibrium Green's functions (NEGF's) to calculate the charge distribution for open metal-molecule-metal structures. An Au-S-B3N3H4-S-Au system is built and investigated. The electron transport characteristics of the borazine ring are analyzed through the transmission spectra and current-voltage (I-V) curve. Calculation results show that the borazine ring has good negative differential resistance (NDR) behavior within large bias range of 1.6 V-3.0 V.

Abstract:Large-scale quantum electronic structure calculations coupled with nonequilibrium Green function theory are employed for determining quantum conductance on practical length scales. The combination of state-of-the-art quantum mechanical methods, efficient numerical algorithms, and high performance computing allows for realistic evaluation of properties at length scales that are routinely reached experimentally. Two illustrations of the method are presented. First, quantum chemical calculations using up to 104 basis functions are used to investigate the amphoteric doping of carbon nanotubes by encapsulation of organic molecules. As a second example, we investigate the electron transport properties of a Si/organic molecule/Si junction using a numerically optimized basis.

Abstract:A self-consistent ab initio approach for calculating electron transport through molecular electronic devices is developed. It is based on density functional theory (DFT) calculations and the Green's function technique employing a finite basis of local orbitals. The device is rigorously separated into the extended molecule region and the electrode region. In the DFT part calculating the Hamiltonian matrix of the extended molecule from its density matrix. the electrostatic correction induced by electrodes and the exchange-correlation correction due to the spatial diffuseness of localized basis functions are included. Our approach is efficient and accurate, with a controllable error to deal with such open systems. A one-dimensional infinite gold monatomic chain, whose electronic structure can be known from conventional DFT calculations with periodic boundary conditions (PBCs), is employed to validate the accuracy of our approach. With both corrections, our result for the gold chain at equilibrium is in excellent agreement with the PBC DFT result. We find that, for the gold chain, the exchange-correlation correction is more significant than the electrostatic correction.

Abstract:A review of a typical Green's function based scattering theory model for molecular electronics is presented. It focuses on the description of central part of the molecular devices, namely the molecule-metal junction. It allows to combine with various advanced density functional theory approaches to model elastic and inelastic electron transport properties of a variety of single molecular devices. It can treat the molecular junctions with either chemically or physically bonded molecular interfaces on equal footing and is fairly insensitive to the choice of functionals and basis sets. The method can capture the fundamental physics behind the electron transport properties and largely reproduce many experimental results for nonlinear current-voltage characteristics, inelastic electron tunneling spectroscopy, and single molecule field-effect transistors.

Abstract:Abstract The developments of advanced manufacturing have promoted the miniaturization of semiconductor electronic devices into a near-atomic scale, which continuously follows the “top-down” construction method. However, huge challenges have be encountered with the exponentially increased cost and inevitably prominent quantum effects. Molecular electronics is a highly-interdisciplinary subject that studies the quantum behavior of electrons tunneling in molecules. It aims to assemble electronic devices in a "bottom-up" manner on this scale through a single molecule, thereby shedding lights on the future design of logic circuits with new operating principles. The core technologies in this field are based on the rapid development of the precise fabrication at molecular scale, regulation at quantum scale and related applications of the basic electronic component of "electrode-molecule-electrode junction". Therefore, the quantum charge transport properties of the molecule can be controlled to pave the way for the bottom-up construction of single-molecule devices. The review firstly focuses on the collection and classification of construction methods of molecular junctions. Thereafter, various characterization and regulation methods for molecular junctions are discussed, then the properties based on tunneling theory at quantum scale from the corresponding molecular electronic devices have been introduced. Finally, a summary and perspective are given to discuss further challenges and opportunities for future design of electronic devices.

Abstract:Over the past two decades, various techniques for fabricating nano-gapped electrodes have emerged, promoting rapid development in the field of single-molecule electronics, on both the experimental and theoretical sides. To investigate intrinsic quantum phenomena and achieve desired functionalities, it is important to fully understand the charge transport characteristics of single-molecule devices. In this Review, we present the principles that have been developed for fabricating reliable molecular junctions and tuning their intrinsic properties from an engineering perspective. Through holistic consideration of the device structure, we divide single-molecule junctions into three intercorrelated components: the electrode, the contact (spacer-linker) interface and the molecular backbone or functional centre. We systematically discuss the selection of the electrode material and the design of the molecular components from the point of view of the materials, the interface and molecular engineering. The influence of the properties of these elements on the molecule-electrode interface coupling and on the relative energy gap between the Fermi level of the electrode and the orbital energy levels of the molecule, which directly influence the charge transport behaviour of single-molecule devices, is also a focus of our analysis. On the basis of these considerations, we examine various functionalities demonstrated in molecular junctions through molecular design and engineering. In this Review, the principles developed for fabricating reliable molecular junctions and tuning their intrinsic properties are examined from the point of view of the electrode, the interface and molecular engineering. The various functionalities demonstrated in molecular junctions through molecular design are discussed, along with the open challenges in the field.

Abstract:This concept delves into quantum particle transport at the nanoscale, with a particular focus on how electrons move through molecular circuits. The thriving field of single molecular electronics benefits from the unique electrical and other properties of nanostructures. It concentrates on single molecular junctions that serve as bridges between electrodes. In this context, the electronic correlation‐induced many‐body effect gives rise to resonant states. These states, along with conductance, depend on electron spin. Thus, the field acts as a bridge between quantum and macroscopic worlds, unveiling unique behaviors of electrons. Additionally, external factors, such as magnetic fields and voltages, offer means to control the electron correlation in these junctions.

Molecular modeling of inelastic electron transport in molecular junctions.

Abstract:A quantum chemical approach for the modeling of inelastic electron tunneling spectroscopy of molecular junctions based on scattering theory is presented. Within a harmonic approximation, the proposed method allows us to calculate the electron-vibration coupling strength analytically, which makes it applicable to many different systems. The calculated inelastic electron transport spectra are often in very good agreement with their experimental counterparts, allowing the revelation of detailed information about molecular conformations inside the junction, molecule-metal contact structures, and intermolecular interaction that is largely inaccessible experimentally.
Quantum transport in interacting nanodevices: from quantum dots to single-molecule transistors

Abstract:Unprecedented control over the manufacture of electronic devices on nanometer scale has allowed to perform highly controllable and fine-tuned experiments in the quantum regime where exotic effects can nowadays be measured. In quantum dot devices, enhanced conductance below a characteristic energy scale is the signature of Kondo singlet formation. Precise predictions of quantum transport properties in similar nanoelectronics devices are desired to design optimal functionality and control. Standard transport methods suffer from limitations in nanostructure specifics, set-up design, temperature and voltage regime of applicability. To overcome these issues, such that we obtain modelling flexibility and accurate conductance predictions, in this thesis we analytically derive alternative and improved quantum transport formulations having as their starting point scattering theory in the Landauer-Büttiker formula, linear response theory in the Kubo formula, nonequilibrium Keldysh theory in the Meir-Wingreen formula and Fermi liquid theory in the Oguri formula. We perform a systematic benchmark of our exact expressions, comparing with the standard approaches using numerical renormalization group techniques. The new formulations not only reproduce literature results, but also show higher accuracy and computational efficiency, as well as a wider applicability under regimes and conditions out of reach by existing methods. We also derive generalized effective models for multi-orbital two-lead interacting nanostructures in both Coulomb blockade and mixed-valence regime, which yield reusable conductance predictions directly in terms of the effective model parameters. We conclude by applying our novel formulations to complex nanoelectronics systems, including a single-molecule benzene transistor, a charge-Kondo quantum dot made from graphene and semiconductor triple quantum dot.

Deep Learning Accelerated Quantum Transport Simulations in Nanoelectronics: From Break Junctions to Field-Effect Transistors

Abstract:Quantum transport calculations are essential for understanding and designing nanoelectronic devices, yet the trade-off between accuracy and computational efficiency has long limited their practical applications. We present a general framework that combines the deep learning tight-binding Hamiltonian (DeePTB) approach with the non-equilibrium Green's Function (NEGF) method, enabling efficient quantum transport calculations while maintaining first-principles accuracy. We demonstrate the capabilities of the DeePTB-NEGF framework through two representative applications: comprehensive simulation of break junction systems, where conductance histograms show good agreement with experimental measurements in both metallic contact and single-molecule junction cases; and simulation of carbon nanotube field effect transistors through self-consistent NEGF-Poisson calculations, capturing essential physics including the electrostatic potential and transfer characteristic curves under finite bias conditions. This framework bridges the gap between first-principles accuracy and computational efficiency, providing a powerful tool for high-throughput quantum transport simulations across different scales in nanoelectronics.

Charge transport in single molecular junctions at the solid/liquid interface

Abstract:Charge transport characteristics in metal-metal nanocontacts and single molecular junctions were studied at electrified solid-liquid interfaces employing a scanning tunneling microscope-based break junction technique, in combination with macroscopic electrochemical methods, in non-conducting solvents and in an electrochemical environment. We aim to demonstrate recent attempts in developing fundamental relationships between molecular structure, charge transport characteristics, and nanoscale electrochemical concepts. After an introduction and brief description of the experimental methodology, a case study on the electrical and mechanical properties of gold atomic contacts in aqueous electrolytes is presented. In experiments with alkanedithiol and α,ω-biphenyldithiol molecular junctions the role of sulfur-gold couplings and molecular conformation, such as gauche defects in alkyl chains and the torsion angle between two phenyl rings, are addressed. The combination with quantum chemistry calculations enabled a detailed molecular-level understanding of the electronic structure and transport characteristics of both systems. Employing the concept of "electrolyte gating" to 4,4'-bipyridine and redox-active molecules, such as perylene bisimide derivatives, the construction of "active" symmetric and asymmetric molecular junctions with transistor- and diode-like behavior upon polarization in an electrochemical environment will be demonstrated. The latter experimental data could be represented quantitatively by the Kutznetsov/Ulstrup model, assuming a two-step electron transfer with partial vibration relaxation. Finally, we show that (individual) surface-immobilized gold clusters within the quantum-confined size range exhibit features of locally addressable multistate electronic switching upon electrolyte gating, which appears to be reminiscent of a sequential charging through several redox states. The examples addressed here demonstrate the uniqueness and capabilities of an electrochemical approach for the fundamental understanding and for potential applications in nano- and molecular electronics.

Abstract:The progress and challenge on quantum mechanism nano-devices such as single-electron transistors (SET),resonant tuneling diodes(RTD), and molecular devices are investigated and discussed.The SET with CMOS compatible technology is successfully fabricated,and the Coulomb blockade effect is clearly observed.AlAs/GaAs/In0.1Ga0.9As/GaAs/AlAs double-barrier resonant tunneling diodes (DBRTDs) grown on semi-insulated GaAs substrate with molecular beam epitaxy are demonstrated.With ringed collector and thin barriers,the devices exhibit a maximum PVCR of 13.98 and a peak current density of 89kA/cm2 at room temperature.Finally,the progress of molecular memory with cross-bar structure is summarized.

Abstract:A multiscale model, seamlessly combining semiclassical and quantum-mechanical theories, is proposed for electrostatic analysis of semiconductor nanostructures. A quantum potential criterion is used to determine if a local region in the semiconductor is semiclassical or quantum mechanical. If the local physical model is semiclassical, the charge density is directly computed by the semiclassical theory. If the local physical model is quantum mechanical, the charge density is calculated by using the theory of local density of states (LDOS). The LDOS is efficiently calculated from the Green's function by using Haydock's recursion method where the Green's function is expressed as a continued fraction based on the local effective-mass Schrodinger Hamiltonian. Once the charge density is determined, a Poisson equation is solved self-consistently to determine the electronic properties. The accuracy and efficiency of the multiscale method are demonstrated by considering examples from nanoelectromechanical systems (NEMS) and nanoelectronics. Furthermore, the regions where quantum-mechanical effects are significant are identified for the NEMS and nanoelectronic device structures.

Abstract:We report numerical calculations on the quantum transport through C48N12 based devices from first principles. We find that the transport properties are very sensitive to orientations of the molecules to the electrode. Different orientations can give rise to semiconducting to metallic behaviors. Our results show that the charge transfer which can be tuned by the gate voltage plays an important role in determining the transport properties. By varying the gate voltages, the transport properties can be changed from semiconducting to metallic behaviors and thereby magnifying effect can be achieved.
Interpretation of Molecular Electron Transport in Ab Initio Many-Electron Framework Incorporating Zero-point Nuclear Motion Effects

Abstract:A computational methodology, founded on chemical concepts, is presented for interpreting the role of nuclear motion in the electron transport through Single-Molecule Junctions (SMJ) using many-electron ab initio quantum chemical calculations. Within this approach the electron attached states, modeling the system formed upon the arrival of an electron from the bulk, are computed at the SOS-ADC(2) level along the individual normal modes of the encapsulated molecules. The inspection of the changes in the partial charge distribution of the many-electron states allows the quantification of the electron transport and the estimation of transmission probabilities. This analysis improves the understanding of the relationship between internal motions and electron transport. Two SMJ model systems are studied for validation purposes, constructed from a conductor (BDA, benzene-1,4-diamine) and an insulator molecule (DABCO, 1,4-diazabicyclo[2.2.2]octane). The trends of the resulting transmission probabilities are in agreement with the experimental results, demonstrating the capability of the approach to distinguish between conductor and insulator type systems, thereby offering a straightforward and cost-effective tool for such classifications via quantum chemical calculations.

Abstract:Electrokinetic transport in nanofluidics has attracted many attentions in recent years due to its potential applications in biomedical analysis and energy conversion systems. The biggest challenge to model the electrokinetic transport using atomistic simulations is the extensive cost in calculation of the long-range electrostatic force between ions. In this work, we develop an efficient molecular approach to simulate electrokinetic transport in nano-scale. The long-range Coulombic interactions are treated using the Particle-Particle Particle-Mesh (P3M) scheme and the Poisson equation for electric potential is solved in physical space using an iterative multi-grid technique. We implement this approach to systematically investigate two examples: the electroosmotic flow in random rough channels and the electrowetting on dielectric (EWOD). Both cases pose important engineering applications as a mechanism for transporting small amount of liquid in micro and nano devices.
