Abstract:Quasi-2D layered Cr4Te5 thin film has attracted great attention because it possesses the high Curie temperature close to room temperature and relatively large saturation magnetization. However, the magnetic interactions and the nature of magnetic phase transition in the Cr4Te5 film have not been explored thoroughly. In this paper, we focused on the critical behavior of its magnetic phase transition through the epitaxial Cr4Te5 film fabricated by pulsed laser deposition (PLD). The final critical exponents β = 0.359(2) and γ = 1.54(2) were obtained by linear extrapolation together with Arrott-Noakes equation of state, and their accuracy was confirmed by using the Widom scaling relation and scaling hypothesis. We find that some magnetic disorders exist in the Cr4Te5 film system, which is related to Cr4Te5 critical behavior why its critical behavior is quite far from any conventional universality class. Furthermore, we also determined that the Cr4Te5 film exhibits a quasi-2D long-range magnetic interaction. Finally, the itinerant ferromagnets of Cr4Te5 films were confirmed by the Takahashi’s self-consistent renormalization theory of spin fluctuations. Our work provides a new idea for understanding the mechanism of magnetic interactions in similar 2D layered films.

Abstract:Abstract While the discovery of two-dimensional (2D) magnets opens the door for fundamental physics and next-generation spintronics, it is technically challenging to achieve the room-temperature ferromagnetic (FM) order in a way compatible with potential device applications. Here, we report the growth and properties of single- and few-layer CrTe 2 , a van der Waals (vdW) material, on bilayer graphene by molecular beam epitaxy (MBE). Intrinsic ferromagnetism with a Curie temperature ( T C ) up to 300 K, an atomic magnetic moment of ~0.21 $${\mu }_{{\rm{B}}}$$ μ B /Cr and perpendicular magnetic anisotropy (PMA) constant ( K u ) of 4.89 × 10 5 erg/cm 3 at room temperature in these few-monolayer films have been unambiguously evidenced by superconducting quantum interference device and X-ray magnetic circular dichroism. This intrinsic ferromagnetism has also been identified by the splitting of majority and minority band dispersions with ~0.2 eV at Г point using angle-resolved photoemission spectroscopy. The FM order is preserved with the film thickness down to a monolayer ( T C ~ 200 K), benefiting from the strong PMA and weak interlayer coupling. The successful MBE growth of 2D FM CrTe 2 films with room-temperature ferromagnetism opens a new avenue for developing large-scale 2D magnet-based spintronics devices.

Abstract:Large-scale growth of two-dimensional (2D) ferromagnetic thin films will provide an ideal platform for studying 2D magnetism and active spintronic devices. However, controllable growth of 2D ferromagnets over large areas faces tremendous challenges. Herein, we report a large-area growth of 2D ferromagnetic single-crystal thin films Cr4Te5 on Al2O3 (0001) substrates using pulsed laser deposition. X-ray diffraction patterns and atomic force microscopy detection confirm that all thin films have high quality epitaxy together with being atom-level smooth. Magnetic measurements show the persistence of ferromagnetic ordering state to above room temperature, with a Curie temperature similar to 320 K, atomic magnetic moment similar to 0.307 mu(B)/Cr, and the easy-magnetization axis in the film plane. Comparing with bulk Cr4Te5 single-crystal, the critical exponent beta = 0.491 indicates that the magnetic interactions of the thin film obey the mean-field model rather than the 3D Heisenberg model. This work will open an avenue for growing large-scale 2D ferromagnets and developing room temperature 2D magnet-based nanodevices.

Abstract:Two-dimensional van der Waals (2D vdW) materials have opened up an opportunity to explore an innovative spin-based magnetic nanodevice. However, controllable fabrication of 2D vdW ferromagnets with high Curie temperature remains challenging. In this paper, we reported the growth of 2D CrTe 2 single-crystal films epitaxially on Al 2 O 3 substrates using pulsed laser deposition. We find that it shows a typical paramagnetic–ferromagnetic (PM–FM) phase transition around 200 K. The precise Curie temperature and Weiss temperature are 189 and 206.7 K, respectively. The saturation magnetization reaches 73.64 emu/g for the film thickness of 30 nm. The critical exponent β = 0.329 indicates that the magnetic interactions obey the 3D-Ising model. Electronic transport measurement confirms that a CrTe 2 film always remains a metallic behavior at 5 K ≤ T ≤ 320 K and the resistivity of room temperature is 1.5 mΩ/cm. The first-principles calculation uncovers that the FM ordering state mainly stems from an exchange coupling of the adjacent Cr-spin t 2 g polarized electrons and the metallic conductivity is due to p–d orbital hybridization between Cr and Te atoms. This work would shed new light on studying large-scale growth of 2D magnets and developing 2D magnet-based nanodevices of room temperature.

Abstract:Two-dimensional (2D) van der Waals ferromagnetic materials have attracted intense attention due to their potential impact on both fundamental and applied research studies. Recently, a new 2D ferromagnet CrTe2, prepared by mechanical exfoliation or chemical vapor deposition, has gained interest due to its novel magnetic properties. In this work, high quality CrTe2 epitaxial thin films were prepared on GaAs (111)B substrates using solid source molecular beam epitaxy, with the thickness varying from 35 to 4 monolayers (MLs). The magnetic easy axis of all the films is oriented along the c-axis. A Curie temperature of 205 K is found in the 35 ML CrTe2 film, measured by the temperature-dependent anomalous Hall resistance (RAHE). Importantly, even when the film thickness decreases to 4 MLs, a robust out-of-plane ferromagnetism with a Curie temperature of 191 K has been demonstrated. This finding could pave the way for investigating the fundamental studies in 2D ferromagnetism and has great significance in device applications.

Abstract:Ultrathin van der Waals (vdW) magnets are heavily pursued for potential applications in developing high-density miniaturized electronic/spintronic devices as well as for topological physics in low-dimensional structures. Despite the rapid advances in ultrathin ferromagnetic vdW magnets, the antiferromagnetic counterparts, as well as the antiferromagnetic junctions, are much less studied owing to the difficulties in both material fabrication and magnetism characterization. Ultrathin CrTe3 layers have been theoretically proposed to be a vdW antiferromagnetic semiconductor with intrinsic intralayer antiferromagnetism. Herein, the epitaxial growth of monolayer (ML) and bilayer CrTe3 on graphite surface is demonstrated. The structure, electronic and magnetic properties of the ML CrTe3 are characterized by combining scanning tunneling microscopy/spectroscopy and non-contact atomic force microscopy and confirmed by density functional theory calculations. The CrTe3 MLs can be further utilized for the fabrication of a lateral heterojunction consisting of ML CrTe2 and ML CrTe3 with an atomically sharp and seamless interface. Since ML CrTe2 is a metallic vdW magnet, such a heterostructure presents the first in-plane magnetic metal-semiconductor heterojunction made of two vdW materials. The successful fabrication of ultrathin antiferromagnetic CrTe3 , as well as the magnetic heterojunction, will stimulate the development of miniaturized antiferromagnetic spintronic devices based on vdW materials.

Abstract:The realization of long-range magnetic ordering in 2D systems can potentially revolutionize next-generation information technology. Here, the successful fabrication of crystalline Cr3Te4 monolayers with room temperature (RT) ferromagnetism is reported. Using molecular beam epitaxy, the growth of 2D Cr3Te4 films with monolayer thickness is demonstrated at low substrate temperatures (≈100 °C), compatible with Si complementary metal oxide semiconductor technology. X-ray magnetic circular dichroism measurements reveal a Curie temperature (Tc) of v344 K for the Cr3Te4 monolayer with an out-of-plane magnetic easy axis, which decreases to v240 K for the thicker film (≈7 nm) with an in-plane easy axis. The enhancement of ferromagnetic coupling and the magnetic anisotropy transition is ascribed to interfacial effects, in particular the orbital overlap at the monolayer Cr3Te4/graphite interface, supported by density-functional theory calculations. This work sheds light on the low-temperature scalable growth of 2D nonlayered materials with RT ferromagnetism for new magnetic and spintronic devices.

Abstract:Molecular beam epitaxy is used to realize the wafer‐scale growth of uniform 1T‐CrTe2 films and establish the van der Waals integration of Bi2Te3/CrTe2 heterostructures. Endorsed by the intrinsic perpendicular magnetic anisotropy and strong spin‐orbit coupling, the Bi2Te3/CrTe2‐based crossbar array is fabricated to achieve reliable spin‐orbit torque‐driven magnetization switching, hence laying out a solid framework for energy‐efficient spintronic applications. To harness the intriguing properties of 2D van der Waals (vdW) ferromagnets (FMs) for versatile applications, the key challenge lies in the reliable material synthesis for scalable device production. Here, the epitaxial growth of single‐crystalline 1T‐CrTe2 thin films on 2‐inch sapphire substrates are demonstrated. Benefiting from the uniform surface energy of the dangling bond‐free Al2O3(0001) surface, the layer‐by‐layer vdW growth mode is observed right from the initial growth stage, which warrants precise control of the sample thickness beyond three monolayer and homogeneous surface morphology across the entire wafer. Moreover, the presence of the Coulomb interaction at the CrTe2/Al2O3 interface plays an important role in tailoring the anomalous Hall response, and the structural optimization of the CrTe2‐based spin‐orbit torque device leads to a substantial switching power reduction by 54%. The results may lay out a general framework for the design of energy‐efficient spintronics based on configurable vdW FMs.

Abstract:Materials hosting intrinsic room-temperature ferromagnetism have significant application in spintronics. In this context, the transition metal sulfide chromium telluride (CrxTey) has sparked significant attention due to its room-temperature ferromagnetism, as well as high magnetic anisotropy, easy tunability, and air stability. This study carefully examines the magnetic characteristics of an intrinsic room-temperature ferromagnetic Cr3Te4 single crystal. Magnetization measurements identify a paramagnetic-to-ferromagnetic (PM-FM) phase transition at TC similar to 322 K and high magnetic anisotropy. Meanwhile, a coexistence of ferromagnetism and antiferromagnetism is unveiled below TN similar to 90 K. A systematic investigation of magnetization isotherms collected near T-C provides the asymptotic critical exponents /3 = 0.365(5), gamma = 1.212(9), 8 = 4.580(4) for H//ab, and /3 = 0.370(3), gamma = 1.329(1), delta = 4.554(9) for H//c. The obtained critical exponents for H//ab and H//c suggest strong anisotropic and multiple magnetic interactions in Cr3Te4. The comprehensive H -T phase diagrams for H//ab and H//c are constructed using universal scaling and detailed magnetization, revealing strong field-dependent anisotropic room-temperature ferromagnetism and coexistence of ferromagnetism, antiferromagnetism, and noncollinear ferromagnetism. The multiple phases demonstrate that the magnetic couplings in Cr3Te4 are mediated by intralayer super exchange, interlayer double exchange, and direct exchange.

Abstract:To broaden the scope of van der Waals 2D magnets, we report the synthesis and magnetism of covalent 2D magnetic Cr2Te3 with a thickness down to one-unit-cell. The 2D Cr2Te3 crystals exhibit robust ferromagnetism with a Curie temperature of 180 K, a large perpendicular anisotropy of 7 × 105 J m−3, and a high coercivity of ∼4.6 kG at 20 K. First principles calculations further show a transition from canted to collinear ferromagnetism, a transition from perpendicular to in-plane anisotropy, and emergent half-metallic behavior in atomically-thin Cr2Te3, suggesting its potential application for injecting carriers with high spin polarization into spintronic devices.

Abstract:Abstract Magnetic anisotropy is an important characteristic of magnetic materials. Particularly, perpendicular magnetic anisotropy (PMA) is superior for the design of spintronic devices, with the advantages of scalability, endurance, thermal stability, and low switching current density. Although a series of two-dimensional (2D) or quasi-2D layered ferromagnets have been demonstrated, the room temperature intrinsic ferromagnets with PMA is rarely found. Here, we report PMA in a room-temperature layered ferromagnet of Cr-intercalated CrTe 2 . By self-intercalation of the native Cr atoms, the in-plane anisotropy of CrTe 2 can be switched to PMA. Meanwhile, the Cr-intercalated CrTe 2 crystal can be easily exfoliated into thin flakes with thickness ∼10 nm. Besides the robust PMA at room temperature, Cr-intercalated CrTe 2 also exhibits high saturation magnetization (208 emu cm −3 at 300 K), large anomalous Hall angle (2.23% at 300 K) and giant anomalous Hall factor (∼0.18 at 300 K). These excellent properties are highly desired for applications, and make Cr-intercalated CrTe 2 a distinguished candidate among all existing magnetic materials. Our work reveals a promising platform for spintronic devices and offers a new route for controlling the magnetic anisotropy in layered materials.

Abstract:The fabrication of planar heterojunctions with magnetic van der Waals ultrathin crystals is essential for constructing miniaturized spintronic devices but is yet to be realized. Here, we report the growth of CrTe3 and CrTe2 ultrathin films with molecular beam epitaxy and characterize their morphological and electronic structure through low-temperature scanning tunneling microscopy/spectroscopy. The former is identified as a Mott insulator, and the latter has shown a robust magnetic order previously. Through vacuum annealing, CrTe3 can be transformed into CrTe2, whose relative ratio is controlled via the annealing time. This renders the feasibility of constructing CrTe3-CrTe2 planar heterojunctions, which express atomically sharp interfaces and smooth band bending. We also identified a superstructure conceivably formed via hybrid units of CrTe3 and CrTe2, whose electronic structure exhibits stunning tunability with the length of the superstructure. Our study sets a foundation for the development of magnetic tunneling junctions for building spintronic circuits and engineering electronic states in artificial superlattice structures.

Robust Two-Dimensional Ferromagnetism in Cr5Te8/CrTe2 Heterostructure with Curie Temperature above 400 K

Abstract:The discovery of ferromagnetism in two-dimensional (2D) van der Waals crystals has generated widespread interest. The seeking of robust 2D ferromagnets with high Curie temperature (Tc) is vitally important for next-generation spintronic devices. However, owing to the enhanced spin fluctuation and weak exchange interaction upon the reduced dimensionalities, the exploring of robust 2D ferromagnets with Tc > 300 K is highly demanded but remains challenging. In this work, we fabricated air-stable 2D Cr5Te8/CrTe2 vertical heterojunctions with Tc above 400 K by the chemical vapor deposition method. Transmission electron microscopy demonstrates a high-quality-crystalline epitaxial structure between tri-Cr5Te8 and 1T-CrTe2 with striped moiré patterns and a superior ambient stability over six months. A built-in dual-axis strain together with strong interfacial coupling cooperatively leads to a record-high Tc for the CrxTey family. A temperature-dependent spin-flip process induces the easy axis of magnetization to rotate from the out-of-plane to the in-plane direction, indicating a phase-dependent proximity coupling effect, rationally interpreted by first-principles calculations of the magnetic anisotropy of a tri-Cr5Te8 and 1T-CrTe2 monolayer. Our results provide a material realization of effectively enhancing the transition temperature of 2D ferromagnetism and manipulating the spin-flip of the easy axis, which will facilitate future spintronic applications.
Strong intrinsic room-temperature ferromagnetism in freestanding non-van der Waals ultrathin 2D crystals

Abstract:Abstract Control of ferromagnetism is of critical importance for a variety of proposed spintronic and topological quantum technologies. Inducing long-range ferromagnetic order in ultrathin 2D crystals will provide more functional possibility to combine their unique electronic, optical and mechanical properties to develop new multifunctional coupled applications. Recently discovered intrinsic 2D ferromagnetic crystals such as Cr 2 Ge 2 Te 6 , CrI 3 and Fe 3 GeTe 2 are intrinsically ferromagnetic only below room temperature, mostly far below room temperature (Curie temperature, ~20–207 K). Here we develop a scalable method to prepare freestanding non-van der Waals ultrathin 2D crystals down to mono- and few unit cells (UC) and report unexpected strong, intrinsic, ambient-air-robust, room-temperature ferromagnetism with T C up to ~367 K in freestanding non-van der Waals 2D CrTe crystals. Freestanding 2D CrTe crystals show comparable or better ferromagnetic properties to widely-used Fe, Co, Ni and BaFe 12 O 19 , promising as new platforms for room-temperature intrinsically-ferromagnetic 2D crystals and integrated 2D devices.

Abstract:Achieving large-scale growth of two-dimensional (2D) ferromagnetic materials with high Curie temperature (TC) and perpendicular magnetic anisotropy (PMA) is highly desirable for the development of ultra-compact magnetic sensors and magnetic memories. In this context, van der Waals (vdW) Cr2Te3 appears as a promising candidate. Bulk Cr2Te3 exhibits strong PMA and a TC of 180 K. Moreover, both PMA and TC might be adjusted in ultrathin films by engineering composition, strain, or applying an electric field. In this work, we demonstrate the molecular beam epitaxy (MBE) growth of vdW heterostructures of five-monolayer quasi-freestanding Cr2Te3 on three classes of 2D materials: graphene (semimetal), WSe2 (semiconductor) and Bi2Te3 (topological insulator). By combining structural and chemical analysis down to the atomic level with ab initio calculations, we confirm the single crystalline character of Cr2Te3 films on the 2D materials with sharp vdW interfaces. They all exhibit PMA and TC close to the bulk Cr2Te3 value of 180 K. Ab initio calculations confirm this PMA and show how its strength depends on strain. Finally, Hall measurements reveal a strong anomalous Hall effect, which changes sign at a given temperature. We theoretically explain this effect by a sign change of the Berry phase close to the Fermi level. This transition temperature depends on the 2D material in proximity, notably as a consequence of charge transfer. MBE-grown Cr2Te3/2D material bilayers constitute model systems for the further development of spintronic devices combining PMA, large spin-orbit coupling and sharp vdW interface.
