Abstract:ZnO, Zn0.9Cu0.1O, Zn0.8Cu0.2O and Zn0.7Cu0.3O nanorod arrays are produced via a two-step process including an initial sol–gel method followed by hydrothermal growth. Effects of the Cu on microstructure, surface topography and optical properties of the nanorod arrays were studied and discussed. The results indicate that the nanorod arrays with a highly preferred orientation along the c axis were obtained on glass substrate. The Zn0.7Cu0.3O possesses the maximum density of nanorod arrays of 6.0 × 109 cm−2. The optical band-gap energy E g decreases first and then increases with Cu additions increase. The broadening of the optical band-gap can be explained by Moss–Burstein effect. The Cu additions will effective enhance the violet emission and suppress the green emission. The violet and green emissions are likely due to the electron transition from the localized level below conduction band and oxygen vacancy to the valance band.

Abstract:In this letter, large-area, high-quality, evenly distributed, and vertically oriented Na-doped ZnO nanorod arrays (NRAs: Na) are prepared by chemical vapor deposition. The properties of the relevant ultraviolet sensors are studied, indicating that by providing an intrinsic ZnO coating via the hydrothermal method and annealing treatment, the performance of the sensors could be improved dramatically. Photoluminescence analyses show that Na doping suppressed the green emission of NRAs: Na, which is commonly ascribed to the singly VO located at the surface of the nanorods. For the optimized NRAs: Na sensors with a core-shell structure, the V-O-O-i annihilation mechanism is proposed to interpret the reduction of the persistent photocurrent. Abstract:Aligned ZnO/ZnSe core/shell nanorods (NRs) with type-II energy band alignment were fabricated by pulsed laser deposition of ZnSe on the surfaces of hydrothermally grown ZnO NRs. The obtained ZnO/ZnSe core/shell NRs are composed of wurtzite ZnO cores and zinc blende ZnSe shells. The bare ZnO NRs are capable of emitting strong ultraviolet (UV) near band edge (NBE) emission at 325-nm light excitation, while the ZnSe shells greatly suppress the emission from the ZnO cores. High-temperature processing results in an improvement in the structures of the ZnO cores and the ZnSe shells and significant changes in the optical properties of ZnO/ZnSe core/shell NRs. The fabricated ZnO/ZnSe core/shell NRs show optical properties corresponding to the two excitonic band gaps of wurtzite ZnO and zinc blende ZnSe and the effective band gap between the conduction band minimum of ZnO and the valence band maximum ZnSe. An extended photoresponse much wider than those of the constituting ZnO and ZnSe and a multi-band photoluminescence including the UV NBE emission of ZnO and the blue NBE emission of ZnSe are observed.

Abstract:Zn 1−x Cu x O nanorods with different Cu concentrations are prepared by a hydrothermal method. Bent and aggregated nanorods are obtained, which is attributed to centripetal surface tension of the evaporation and coagulation processes of the water film on the ZnO nanorods. The broad visible band consists of one violet, three blue, and one green emission. The violet emission is due to the transition of electrons from zinc interstitial (Zn i ) levels to the valance band. The three blue emissions may be attributed to the transition from extended Zn i levels, which are slightly below the simple Zn i level, to the valance band. The change of the green emission may be the result of competition between oxygen vacancies (V O ) and zinc vacancies (V Zn ).

Abstract:In this work, one-dimensional (1D) and heavily doped Zn1−xCoxO (x = 0.05, 0.1, 0.15 and 0.2) nanorods (NRs) were successfully fabricated by a new solvothermal method. Such a Zn1−xCoxO nanorod exhibits a hexagonal prism-like microcrystal with a pyramidal top. Analyses from transmission electron microscopy (TEM) and high-resolution transmission electron microscopy (HRTEM) indicated that Zn1−xCoxO NRs possess perfect single crystal wurtzite structures. The influence of Co doping on the structural, optical and magnetic properties of NRs was investigated in detail. It was verified that Co was successfully doped into the ZnO wurtzite lattice structure by X-ray diffraction (XRD) and energy-dispersive spectroscopy (EDS). The Zn1−xCoxO NRs show an obvious blue–green emission except for the weak UV emission. The corresponding luminescence mechanism was discussed, and the environment of cobalt in the ZnO wurtzite lattice was also identified through UV-vis spectroscopy. In addition, the magnetic hysteresis (M–H) curves demonstrated that the Zn1−xCoxO NRs possess obvious ferromagnetic characteristics at room temperature. These Zn1−xCoxO NRs are suggested to have potential applications in spintronic, field emission and optoelectronic devices, etc.

Abstract:Heterogenous nanostructures shaped with CdS covered ZnO (ZnO/CdS) core/shell nanorods (NRs) are fabricated on indium-tin-oxide by pulsed laser deposition of CdS on hydrothermally grown ZnO NRs and characterized through morphology examination, structure characterization, photoluminescence and optical absorption measurements. Both the ZnO cores and the CdS shells are hexagonal wurtzite in structure. Compared with bare ZnO NRs, the fabricated ZnO/CdS core/shell NRs present an extended photo-response and have optical properties corresponding to the two excitonic band-gaps of ZnO and CdS as well as the effective band-gap formed between the conduction band minimum of ZnO and the valence band maximum of CdS. Abstract:We report the study on the influences of shell thickness and core–shell structure on the optical properties of ZnO/CdS core/shell nanorods (NRs) for an elucidation of the mechanisms responsible for the extended photoresponse of ZnO/CdS core/shell NRs to solar radiation. Well aligned ZnO/CdS core/shell NRs were fabricated on indium tin oxide substrates using hydrothermally grown ZnO NRs as the cores and pulsed laser deposited CdS coatings as the shells. The sample structure was characterized by X-ray diffraction and Raman backscattering spectroscopy, revealing the wurtzite structure of both the ZnO cores and CdS shells, and the improvement in the structure after annealing. The optical properties were studied through optical transmittance, absorbance and photoluminescence measurements, showing the optical properties featured with type-II heterogeneous nanostructures constructed from ZnO and CdS. The results provide a support that the optical properties of the CdS covered ZnO NRs are attributed to the suppressed radiative recombination of photogenerated carriers due to the efficient spatial separation of electrons and holes in the nanosized ZnO–CdS heterostructures.

Abstract:ZnO/CdS core/shell nanorods (NRs) constructed of ZnO NR cores and CdS coating shells were fabricated by hydrothermally growing ZnO NRs and pulsed laser depositing CdS coatings on the grown ZnO NRs. The fabricated ZnO/CdS NRs were characterized by field-emission scanning electron microscopy, transmission electron microscopy, selected-area electron diffraction, X-ray diffraction, and Raman backsattering spectroscopy. The optical and photoelectrochemical properties were evaluated and their correlation was studied. The ZnO cores and CdS shells are both in a hexagonal wurtzite structure with c-axis orientation. Compared with the bare ZnO NRs, the heterostructured ZnO/CdS NRs exhibit improved optical properties including strong visible light absorption and quenched photoluminescence. The former facilitates the generation of electron-hole pairs by visible optical excitation, and the latter reveals the suppressed radiative recombination of photogenerated charges and hence efficient charge transfer and separation. Correlated with the improved optical properties and charge behaviors, the ZnO/CdS NRs show high visible photoelectrochemical activity and excellent photoswitching property, and high visible light harvesting efficiencies can be expected for the ZnO/CdS NRs.

Abstract:Li+-doped ZnO nanoparticle films were prepared by sol-gel method,and the corresponding ZnO nanorod array was grown on the film from a solution containing Zn2+.The resultant nanorod array was characterized by XRD and FE-SEM,and its optical properties were measured by UV-vis and PL.Results show that application of the Li+-doped ZnO nanoparticles as seeds can improve the crystallization and c-axis orientation of the ZnO nanorods,and enhance its luminescent intensity in ultraviolet region.

Abstract:ZnO nanoarrays (ZNAs)and tin-doped ZnO nanorod arrays(ZNAs∶Sn)were synthesized by hydro-thermal method on seeded catalyst layer prepared by spin coating method.The effect of Sn doping in ZnO nano-rod arrays (ZNAs)was investigated by X-ray diffraction,scanning electron microscopy,optical transmittance spectra and ellipsometer,and the Bruggeman effective medium approximation (EMA)theory was employed to model porous columnar structures of ZNAs to acquire the optical constants of our samples.Compared with the pure ZNAs,the ZNAs∶Sn have a higher transmittance at the wavelength range 300-800 nm.Calculating with the global standard spectrum (AM1.5),the 5% doped ZNAs∶Sn has the highest energy of transmission at the wavelength 300-800 nm,which is 1.6 times as the value that the pure ZNAs has.
Fabrication and Multi-Band Photoluminescence of Vertically Aligned ZnO/ZnSe Core/shell Nanorod Arrays

Abstract:Vertically aligned ZnO/ZnSe core/shell nanorod (NR) arrays were fabricated on Si (100) using combined approach of hydrothermal growth of ZnO followed by pulsed laser deposition of ZnSe. The obtained ZnO/ZnSe core/shell NRs are composed of wurtzite ZnO cores and zinc blende ZnSe shells with the hydrothermally grown ZnO core nanorods preferentially c-axis oriented. Upon excitation by 325 nm light at room temperature, the ZnO/ZnSe core/shell NR arrays emit multi-band photoluminescence (PL) including the near-band-edge (NBE) emissions of ZnO and ZnSe as well as the defect-related emission and the emission associated with the effective band gap formed due to the staggered band alignment of the heterojunction constructed from ZnO and ZnSe, while the NBE emission of the ZnO cores is greatly suppressed by the ZnSe shells. The PL shows a strong dependence on temperature. Post-fabrication annealing of the samples in N2 results in an improvement in crystal structure and an enhancement of PL intensity.

Abstract:FeS2-sensitized ZnO@ZnS nanorod arrays are fabricated by a two-step solution immersion and a subsequent sulfurization. The material properties including structure, morphology, and photoluminescence are investigated by a variety of characterization methods. As compared with ZnO@ZnS core/shell structure, FeS2-sensitized ZnO@ZnS nanorod arrays show improved optical absorption property with the extension of the absorption edge into the range of visible light. The photoresponse performance of FeS2-sensitized Zno@ZnS is also enhanced as the photocurrent density at 1.0 V is dozens of times larger than that of ZnO@ZnS nanorods. The cause for the difference in such material properties of these two materials is discussed. In this work, a new method for sensitizing wide bandgap ZnO@ZnS nanorod arrays with improved light response performance is presented.
Preparation and optical properties of Co doped nano-ZnO arrays

Abstract:Firstly, ZnO seed layer thin films were successfully prepared on silicon substrates by radio frequency magnetron sputtering method. The seed layer substrate was treated at high temperature of 400 °C and placed vertically on the substrate in a high-pressure reactor. Co/ZnO nanorod arrays with good dispersibility were synthesized by hydrothermal synthesis at 100 °C on the ZnO seed layer using Zn(CH 3 COO) 2 ·2H 2 O as the zinc source, NaOH as the analytical reagent, and C 4 H 6 CoO 4 ·4H 2 O as the cobalt source. The structure, morphology, and optical properties of the samples were characterized and analyzed in sequence. The results indicate that the sample exhibits strong diffraction peaks on the crystal plane (002, 101, 102) and the growth of the (002) crystal surface is preferred. The prepared samples are hexagonal wurtzite structure. With the increase of Co doping molar ratio, the uniformity of the samples gradually becomes worse, while the average diameter of ZnO nanorods becomes larger. The PL spectrum shows that the sample has a strong ultraviolet emission peak at around 372 nm, and a significant red shift has occurred. Besides, there is a relatively weak visible light emission peak appeared near 565 nm. Finally, the growth mechanism and luminescence mechanism of nano-Co/ZnO arrays are explained.

Abstract:Overcoating of CdSe nanorods with a ZnO shell leads to observation of dual visible and near‐infrared photoluminescence with a dramatic enhancement in quantum yield and the lifetime of the excited state. The visible emission is a result of the electron‐hole recombination within the CdSe core, while the NIR emission is a result of type‐II carrier recombination across the CdSe/ZnO interface, resulting from an electron delocalization. A synthesis and characterization of luminescent nano‐heterostructures consisting of CdSe nanorod (NR) cores and a ZnO shell with up to three monolayers of ZnO is reported. The core/shell heterostructures show a tunable, dual photoluminescence (PL) in visible and Near Infrared (NIR) spectral ranges. Upon shelling the visible PL band attributed to the carrier recombination within the CdSe core shifts to lower energy by ≈0.05 to 0.15 eV relative to the bare CdSe NRs, due to a reduced quantum confinement. A NIR band, observed ≈0.4 – 0.5 eV below the PL energy of the CdSe core, is attributed to a type‐II carrier recombination across the CdSe/ZnO interface. The total PL quantum yield (PLQY) in the brightest heterostructures reaches ≈20%, increasing ≈100‐fold over the PLQY of the corresponding bare CdSe NRs. The average lifetimes of the visible PL in some heterostructures exceeds 100 ns, compared to ≈5 ns lifetime typical for bare CdSe NRs. The average PL lifetimes attributed to the type‐II charge separated states exceed one microsecond. Strong NIR PL, tunable in the 800–900 nm spectral range and the long‐lived charge separated state make the CdSe/ZnO core‐shell NRs appealing materials for exploitation in applications such as bioimaging, photocatalysis and optoelectronics.

Abstract:We synthesize a large area of ZnO nanorod array by using the RF magnetron sputtering and low-temperature hydrothermal method. The sample morphology, crystal structure and optical properties are characterized and analyzed by means of the SEM, XRD and fluorescence spectrophotometer. The results show that ZnO nanorod array has the advantages of large aspect ratio, ordered orientation, uniform and compact at a lower OH−/Zn2+ concentration. The XRD results show that the samples are all hexagonal wurtzite structures and the photoluminescence (PL) pattern shows that an obvious ultraviolet peak of the samples appears around 375 nm, and an emission band of strong yellow green light appears in the wavelength between 450–650 nm. With the increase of the concentration ratio of OH−/Zn2+, the ultraviolet peak and the emission band of strong yellow green light both show a blue shift. The above results indicate that the ZnO nanorod array is a type of potentially preferred materials for ultraviolet optoelectronic devices.

Preparation and Photoluminescence Properties of ZnO Nanowire/Nanorod Mix Arrays

Abstract:Well-aligned ZnO nanowire/nanorod mixed arrays were synthesized on ZnO/Si thin film substrates by a catalyst-free thermal evaporation method.The nanowires and nanorods with diameters of 10-20 nm and 60-160 nm,respectively,were mixed together in the arrays.The ratio between the numbers of nanowires and nanorods was decreasing in the downstream direction on the substrate.Room-temperature photoluminescence measurements showed that the ultraviolet emission intensity of the nanowire arrays was about 5 times higher than that of the nanorod arrays.Continuous illumination with incident laser serves to enhance the ultraviolet emission of the nanowire arrays,and the emission intensity decreased to the original value without the illumination,which could be interpreted by the desorption and adsorption of the oxygen species on the nanowire surface.

Abstract:The morphological, structural and photoluminescence properties of one-dimensional ZnO/HfO2 core-shell nanowires (NWs) with various thicknesses of HfO2 shell layers are studied in detail in this work. The ZnO NWs have been fabricated by a simple hydrothermal method, which are then coated by thin HfO2 shell layers using atomic layer deposition (ALD). The morphological and structural characterization demonstrates that the HfO2 shells with polycrystalline structures grow on the single-crystalline ZnO NWs conformally. Moreover, the ZnO/HfO2 core/shell NWs show remarkable enhanced ultraviolet (UV) emission with increasing thickness of the HfO2 shell layer compared with bare ZnO NWs. The UV emission intensity for the sample with HfO2 shell thickness of similar to 16 nm is about 9 times higher than that of bare ZnO NWs. It mainly results from the decreased surface states by surface passivation of the HfO2 shell layer as well as a typical type-I band alignment in the ZnO/HfO2 core/shell structure. A model is also proposed to explain the evolution of the wide visible emission band with the relatively low intensity of the core/shell structures. Our results suggest that the ZnO/HfO2 core/shell structures have potential applications for high-efficiency optoelectronic devices such as UV light-emitting diodes and lasers.

Abstract:In this paper, we demonstrate the optical and electrical performance of ZnO nanorod arrays after surface passivation. The material of larger band gaps (HfO2) was chosen for the surface passivation layer through atom layer deposition (ALD), in order to confine the carriers within the core material efficiently. In the case of nanorods with high defects, HfO2 coating treatment not only improved near band edge (NBE) but also greatly enhanced the defect luminescence, while in the case of nanorods with low defects, surface coating suppressed defect luminescence and promoted the NBE emission as well as electrical performance therein. PL investigation at 10 K displayed that after surface coating phonon related emission was confined along c-axis and the exciton emission related to surface states was largely restrained. Therefore, it's suggested that surface passivation of ZnO nanorod arrays decreases the surface defect, enhances the side confinement of nanorod, and thus improves the optical and electrical performance efficiently.

Abstract:The ZnO/PbSe core-shell nanorod arrays were fabricated by a two-step electrodeposition method from aqueous solution for the first time. The synthesized core-shell nanorod arrays were characterized by X-ray diffraction (XRD), scanning electron microscopy (SEM) and transmission electron microscopy (TEM). The obtained samples share the characters of both ZnO and PbSe in XRD patterns. The SEM images show that the average diameter and length of ZnO nanorods are 120–200nm and 2.5μm, respectively. The TEM images show that these heterostructured nanorods are made up of two parts, a single crystalline ZnO nanorod with a [001] growth direction as the core and crystalline PbSe layer as the shell. The absorption spectrum of ZnO/PbSe shows visible light absorption from 500nm to 650nm due to the PbSe coating. In addition, the PbSe nanotube arrays were fabricated by immersing the heterostructures in hydrochloric acid, which were characterized by SEM and TEM. SEM images show that the average diameter of these nanotubes is 250nm and the average thickness of their walls is about 75nm. TEM images show that the PbSe nanotubes exhibit polycrystalline structure.
