Abstract:In the rapidly advancing field of information technology, passive sensors with the exemption of external power input can serve as intelligent instruments for end‐node data acquisition. 3D perovskites have been recognized as a superior optoelectronic material but suffering from notorious instability due to their “soft lattice” nature. Replacing by their 2D counterparts in these photo‐sensing applications can boost the reliability level. However, traditional fabrication for 2D perovskite relay on wet chemistry methods, exhibiting complication, and inefficiency in making high‐quality films for device integration. This study unveils a new solid–solid conversion routing toward a direct transformation from 3D orientated films into 2D highly crystalline configuration, based on a spontaneous lattice regulation mechanism through an amine steam treatment. The resultant 2D film exhibits greater orientational micromorphology and a distinct monochromatic narrowband light sensing behavior after integration into a self‐powered photodetector. This method on perovskite conversion bears the promise of advanced future‐manufacturing for high‐performance photonic sensing. image

Abstract:Narrowband photodetectors as specific spectral sensing pixels have drawn intense attention in multispectral detection due to their distinct characteristic of filter-free spectrum discrimination, in which the emerging halide lead perovskites witness a booming development in their performance and wavelength-selectivity from blue to near-infrared light. However, the challenge in integrating perovskite narrowband photodetectors on one chip imposes an impediment on practical application. In this work, the combination of laser-direct-writing and ion exchange is proposed as an efficient way to fabricate high-definition colorful sensing array with perovskite narrowband photodetector unit as pixel. Under laser irradiation, the photolysis of halocarbon solvent (CHCl3, CH3CH2I, etc) releases the halide ions, which brings the ion exchange and gives rise to slow-varying bandgap in single perovskite photoactive film. This ion exchange can be controlled via laser irradiation time and focus point, thus enabling precisely engineerable bandgap. By optimizing the process, it is successfully applied to develop patterned perovskite narrow blue and green photodetectors array with a high-definition of ∼ 53 ppi. We believe this result will make a great step forward to integrate multifunctional perovskite devices on one chip, which will pave the way for perovskite optoelectronic device to the commercial application.

Self-trapped state enabled filterless narrowband photodetections in 2D layered perovskite single crystals

Abstract:Filterless narrowband photodetectors can realize color discrimination without filter or bulk spectrometer, thus greatly reducing the system volume and cost for many imaging applications. Charge collection narrowing has been demonstrated to be a successful approach to achieve filterless narrowband photodetections; nevertheless, it sacrifices the sensitivity of the photodetectors. Here we show a highly tunable narrowband photodetector based on two-dimensional perovskite single crystals with high external quantum efficiency (200%), ultralow dark current (10−12 A), and high on–off ratio (103). The spectral response of the narrowband photodetectors can be continuously tuned from red to blue with all full-width at half-maximum < 60 nm and especially < 20 nm in blue wavelength range. The excellent performance can be ascribed to self-trapped states within bandgap and extremely low electrical conductivity in the out-of-plane direction. Our findings open the exciting potential of 2D perovskites for next-generation optoelectronics.

Abstract:Bandpass photodetectors have tremendous applications in colorimetric analysis, light communication, imaging and machine vision systems. Compared to broadband photodetectors combined with external optical filters, solution-processed filterless bandpass photodetectors enjoy high integration density and low cost, but suffer from broadened response edges and insufficient spectral rejection ratios (SRRs). Here, prototype filterless bandpass photodetectors with near square-shape photoresponse are developed based on (CmH2m+1NH3)(2)PbI4/MAPbI(3) (m = 4-8) and (CmH2m+1NH3)(2)PbBr4/MAPbBr(3) (m = 2-8) perovskite heterojunctions. The strong and sharp excitonic absorption of 2D perovskites defines the ultranarrow response onset widths of 10 +/- 1 nm. Besides, the strong photoluminescence (PL) self-absorption of 2D perovskites suppresses the PL leakage from the front absorber to the back photoactive region, which is crucial to the achieved record high SRR of >2000. By integrating Br-based 2D/3D perovskite photodetectors with onset edge wavelength discrimination of approximate to 20 nm, a multiple-channel optical communication system with low spectral crosstalk is demonstrated.
Narrowband Perovskite Photodetectors based Image Array for Potential Application in Artificial Vision.

Abstract:Image sensor arrays are widely used in digital cameras, smartphones, and biorobots. However, most commercial image arrays rely on the dichroic prisms or a set of interference filters to distinguish characteristic color spectrum, which significantly increases the cost and fabrication processing complexity. In this work, an ultranarrow response photodetector with full-width at half-maximum being similar to 12 nm and specific detectivity over 10(11) Jones at 545 nm are successfully achieved in CsPbBr3 polycrystalline films using freeze-drying casting method to adjust the surface-charge recombination. To our best knowledge, this is the narrowest spectrum response for perovskite photodetectors in the visible light waveband. More importantly, a series of narrowband photodetectors are developed to enhance diverse selectivity for target signals covering from blue light to red light via bandgap tuning in CsPbX3 by tailoring the halide component. Finally, an integrated sensing array with CsPbX3 (X = Cl, Br, I) narrowband photodetectors acting as color recognition cones is constructed, which presents clear color and shape recognition paving the way for commercialization of perovskite photodetector in artificial vision.

Abstract:Polarization-sensitive narrowband photodetectors can respond to a narrow spectral range of light together with the ability to sense the polarization of light. Traditionally, expensive filters combined with polarizers are utilized to realize the polarization-sensitive narrowband photodetections. To reduce the cost and simplify optical system, here a polarization-sensitive narrowband photodetector based on 2D perovskite single crystals without any additional optical components is reported. The photodetector shows a linear dichroic ratio of 1.56 at 552 nm under the oblique incident angle of 45 degrees and the full width at half maximum of 20 nm. Moreover, the photodetector exhibits a high external quantum efficiency of 120% and a peak specific detectivity of 1.23 x 10(10) Jones under the normal illumination. This polarization-sensitive narrowband photoresponse can be ascribed to the charge collection narrowing mechanism assisted by the enhanced self-trapped states in 2D perovskites and the large anisotropic crystal structure between different crystal directions. In particular, the device configuration is specially designed so that the absorption anisotropy takes place between the in-plane and out-of-plane directions and photogenerated carriers transport along the in-plane direct to avoid the large organic barrier along the out-of-plane direction, resulting in the polarization-sensitive narrowband photodetections with high performance.
Highly Sensitive Self‐Powered 2D Perovskite Photodiodes with Dual Interface Passivations

Abstract:2D perovskites have attracted intensive attention by virtue of their excellent optical and electrical properties along with good stabilities. Herein, a highly sensitive self-powered photodiode based on (PEA)(2)(MA)(4)Pb5I16 (PEA=C6H5(CH2)NH3, MA=CH3NH3) 2D perovskite is demonstrated by dual interface passivations. The Al2O3 bottom passivation can reduce the pinhole defects in the 2D perovskite film and suppress the trap-related recombination loss, bringing forward much reduced dark current and increased photocurrent. The poly (methyl methacrylate) (PMMA) top passivation can encapsulate the 2D perovskite film and thus improve the stability of the device. These results show that the 2D perovskite-based photodiode with dual interface passivations exhibits a large photo-to-dark current ratio of 10(7), a fast response speed of 597 ns and a linear dynamic range of 160 dB without bias. Responsivity (R) and detectivity (D*) respectively reach 0.36 A W-1 and 5.4 x 10(12) Jones under 532 nm laser illumination at a power density of 1.5 nW cm(-2). Moreover, the dual interface passivated device exhibits good stabilities. This work paves the road for developing low-cost, low-power, solution processed image sensors.
A high-performance and broadband two-dimensional perovskite-based photodetector via van der Waals integration

Abstract:Van der Waals (vdW) integration of two-dimensional (2D) nanosheets provides the possibility to design optoelectronic devices with extended functionality in a controllable manner. Here, by leveraging the appropriate energy band alignment and the high-efficiency charge transfer at the junction, we construct the MoS 2 /graphene/2D-perovskite vdW heterostructure, which realizes the highly sensitive and broadband photodetection. Particularly, at the near-infrared (NIR) wavelength (λ = 1550 nm), the heterostructure photodetector shows a balanced trade-off between the high responsivity (>3000 A/W) and fast response time (<1 ms), outperforming the previously reported NIR photodetectors based on all-inorganic vdW heterostructures. Our work not only extends the response wavelength of the 2D hybrid perovskite-based photodetector to the NIR range, but also offers additional insight into optoelectronic devices via vdW integration engineering.

Abstract:Two-dimensional (2D) layered hybrid perovskites of (RNH3)2PbX4 (R is an alkyl and X is a halide) have been recently synthesized and exhibited rich optical properties including fluorescence and exciton effects. However, few studies on transport and optoelectronic measurements of individual 2D perovskite crystals have been reported, presumably owing to the instability issue during electronic device fabrications. Here we report the first photodetector based on individual 2D (C4H9NH3)2PbBr4 perovskite crystals, built with the protection and top contact of graphene film. Both a high responsivity (∼2100 A/W) and extremely low dark current (∼10-10 A) are achieved with a design of interdigital graphene electrodes. Our study paves the way to build high-performance optoelectronic devices based on the emerging 2D single-crystal perovskite materials.
Narrowband Near-Infrared Photodetectors Based on Perovskite Waveguide Devices.

Abstract:Organic-inorganic perovskites have attracted great interest for developing wavelength-selective photodetectors. Currently, the spectral response range of narrowband photodetectors is mainly concentrated within the visible light narrowband near-infrared photodetectors achieved by transverse propagation of light in perovskite waveguide devices for the first time. The response spectra of photodetectors are continuously tuned from 750 to 1000 nm by changing the perovskite component and the position of the incident light with the full width at half-maximum of 25-80 nm. The theoretical and experimental results reveal that the typical perovskite photodetectors serve as an optical waveguide to confine and propagate the light, in which the long wavelength light propagates a longer distance; oppositely, the short wavelength light with the higher loss in devices fails to produce a photoresponse, owing to the wavelength dependent absorption of perovskite. This provides a new concept for designing narrowband photodetectors and will simulate new applications.

Abstract:Two-dimensional (2D) perovskite displays great potential in optoelectronic applications due to its inherent quantum well structure, large exciton binding energy and good stability. However, facile preparation of high-quality 2D perovskite films with low cost remains a huge challenge. In this work, high-quality two-dimensional perovskite (PEA)2PbI4 films were prepared by solution method at low annealing temperature(80 degrees C) without other special treatments, and further applied in the field of photodetectors. The results show that this photodetector possessed a low dark current (10(-11) A), good responsiveness illuminated at a wavelength of 450 nm (107 mA center dot W-1), high detection rate (2.05x10(12) Jones) and fast response time (250 mu s/330 mu s). After 1200 s continuous illumination, the device maintains 95% initial photocurrent. In addition, the photocurrent remains almost unchanged after storage for 30 d. This work provides promising strategy to develop stable and high-performance optoelectronic devices.

Abstract:Stacked two‐dimensional (2D) perovskites provide more possibilities for next‐generation photodetector with more new features. Compared with its excellent optoelectronic properties, the good dielectric performance of metal halide perovskite rarely comes into notice. Here, we demonstrate a bi‐functional perovskite‐based photovoltaic detector capable of two‐wavelength demultiplexing. In our BP/Perovskite/MoS2 structured photodetector, the comprehensive utilization of the photosensitive and dielectric properties of 2D perovskite allows the device to work in different modes. The fabricated device shows normal continuous photo response under 405‐nm illumination, while it shows a transient spike response to visible light with longer wavelengths. The linear dynamic range, rise/decay time, and self‐powered responsivity under 405 nm radiation can reach 100, 38 μs/50 μs, and 17.7 mA/W, respectively. We demonstrate the transient spike photocurrent with long wavelength exposure is related to the illumination intensity and can coexist with normal photo response. Two waveband‐dependent signals can be identified and used to reflect more information at the same time. This work provides a new strategy for multispectral detection and demultiplexing, which can be used to improve data‐transfer rates and encrypted communications. This work mode could inspire more multispectral photodetectors with different stacked 2D materials, especially to the optoelectronic application of the wide bandgap, high dielectric photo‐sensitive materials. Self‐Filtered Narrowband Perovskite Photodetectors with Ultrafast and Tuned Spectral Response

Abstract:Combining bandpass filters with broadband photodetectors is the most common way to detect light within a specific spectral range in many applications that need to detect only the light within desired spectral range. Here, a method is reported to realize narrowband spectral response of perovskite photodetectors by applying hybrid perovskites layers with the same or a slightly larger bandgap as filters, which are integrated into perovskite photodetectors. The narrowband photodetectors have a full width at half maximum of 28 nm due to the sharp absorption edges of perovskite materials, and the light rejection ratio is above 1000. By tuning the bandgaps of perovskite filters and the associated perovskite layers in the detectors, the response bands are continuously tuned in the whole visible light region to satisfy different applications. Superior to the thick single crystal narrowband perovskite photodetectors, the naorrowband peroskite detectors with this design have a very high response speed only limited by the resistance capacitance constant.
Flexible Array of High Performance and Stable Formamidium-Based Low-n 2D Halide Perovskite Photodetectors for Optical Imaging

Abstract:Metal halide perovskites are attracting increasing attention as photodetectors (PDs) materials due to their excellent photoelectric properties. However, integrating perovskite to realize high-resolution perovskite pixel arrays remains critical to enable practical devices. Herein, we demonstrate a high-responsivity and stable 10 × 10 flexible PDs array based on formamidium-based quasi-2D Ruddlesden-Popper (BA) 2 FAPb 2 I 7 (n=2) (BA= butylammonium, C 4 H 9 NH 3 + ) perovskite elements for image sensing. The high-performance (BA) 2 FAPb 2 I 7 arrays are synthesized on a polyethylene terephthalate (PET) flexible substrate, on a large scale, high quality, and controllable manner by introducing Au nanoparticles to enhance film quality upon the annealing process and recrystallization by applying formamidium chloride (FACl) post-treatment to reduce perovskite film defects, combined with an innovative SiO 2 -assisted hydrophilic and hydrophobic surface treatment strategy. The prepared flexible PDs arrays show excellent optoelectronic properties with high responsivity (5.9 A W -1 ), a detectivity of 8.2 × 10 12 Jones, large on/off current ratio (up to 3 × 10 4 ), ultimate response speed (12.8 μs/10.1μs), and wide spectral response range. In addition, the device shows outstanding mechanical stability under severe bending (θ=120°) and excellent folding durability after thousands of bending cycles. It also exhibits excellent environmental stability with only a slight degradation of photoresponse after 100 days of storage under the ambient environment. Finally, the integrated flexible PDs arrays can be used as an effective visible light image sensor with good spatial resolution, paving a multifunctional and competitive way for future wearable sensors and artificial vision systems. One-sentence summary Low-dimensional halide perovskite layers pixelized on a polyethylene terephthalate (PET) flexible substrate provide high performance photodetectors.

Abstract:Narrowband photodetectors have wide application potential in high-resolution imaging and encrypted communication, due to their high-precision spectral resolution capability. In this work, we report a fast response, high spectral rejection ratio, and self-filtered ultranarrowband photodetector with a new mechanism, which introduces bulk recombination by doping Bi3+ and cooperates with surface recombination for further quenching photogenerated charges generated by short-wavelength-light excitation in perovskite single-crystal. A perovskite film focused on collecting charges is fabricated on the single crystal by a lattice-matched solution-processed epitaxial growth method. Due to the formation of PN heterojunctions, a narrowband photodetector in this mechanism has remarkable spectral selectivity and detection performance with an ultranarrow full width at half-maximum (FWHM) of 7.7 nm and a high spectral rejection ratio of 790, as well as a high specific detectivity up to 1.5 × 1010 Jones, a fast response speed with a rise time and fall time of ∼8 and 137 μs. The ultrafast and ultranarrow spectra response of self-filtered narrowband photodetector provides a new strategy in high-precision and high-resolution photoelectric detection.
Ultrathin Single‐Crystalline 2D Perovskite Photoconductor for High‐Performance Narrowband and Wide Linear Dynamic Range Photodetection

Abstract:For next‐generation Internet‐of‐Everything applications, for example, artificial‐neural‐network image sensors, artificial retina, visible light communication, on‐chip light interconnection, and flexible devices, etc., high‐performance microscale photodetectors are in urgent demands. 2D material (2DM) photodetectors have been researched and demonstrated impressive performances. However, they have not met the demands in filterless narrowband photoresponse, wide linear dynamic range (LDR), ultralow dark current, and large on/off ratio, which are key performances for these applications. 2D Ruddlesden–Popper perovskites (2D‐RPPs) are recently highlighted photovoltaic and optoelectronic materials. Embedding ultrathin 2D‐RPPs into 2DM photodetectors holds potentials to improve these performances. Herein, a single‐crystalline ultrathin (PEA)2PbI4 is integrated into a vertical‐stacked graphene‐(PEA)2PbI4‐graphene micro photoconductor (V‐PEPI‐PC). V‐PEPI‐PC exhibits narrowband photoresponses at 517 nm with a full‐width‐at‐half‐maximum of 15 nm and a wide LDR of 122 dB. Due to the multiple quantum wells in (PEA)2PbI4, V‐PEPI‐PC demonstrates an ultralow dark current of 1.1 × 10−14 A (44 pA mm−2), a high specific detectivity of 1.2 × 1013 Jones, and a high on/off ratio of 1.6 × 106. Owing to the short vertical channel, V‐PEPI‐PC shows a fast response rise time of 486 µs. Therefore, the vertical‐stacked photodetectors based on hybrid 2D‐RPPs and 2DMs may have great potentials in future optoelectronics.

Abstract:For next-generation Internet-of-Everything applications, such as artificial neural-network image sensors, artificial retina, visible light communication, flexible devices, and so on, the photodetectors with excellent properties are urgently demanded. In recent years, two-dimensional (2D) material-based photodetectors have been developed and certified for remarkable performances. Nonetheless, it cannot meet the need of wide linear dynamic range, ultralow dark current, and large on/off ratio, which are critical factors for commercial applications. Recently, quasi-2D Ruddlesden–Popper (RP) perovskites are explored and developed as well-known photovoltaic and optoelectronic materials. Herein, an excellent photodetector based on quasi-2D RP layered perovskite PEA2FA2Pb3Br10 film was fabricated. The photodetector displays an ultralow dark current of 4.08 × 10−11 A, high specific detectivity of 1.69 × 1010 Jones, high on/off ratio of 7.33 × 103, and fast rise/fall times of 32/38 ms, attributed to its multiple quantum wells in PEA2FA2Pb3Br10. Therefore, the photodetectors based on quasi-2D RP perovskite PEA2FA2Pb3Br10 have immense potentials in the field of optoelectronics.

Abstract:Two-dimensional (2D) Ruddlesden-Popper perovskites have attracted great interest for their promising applications in high-performance optoelectronic devices owing to their greatly tunable band gaps, layered characteristics, and better environmental stability over three-dimensional (3D) perovskites. Here, we for the first time report on photodetectors based on few-layer MoS2 (n-type) and lead-free 2D perovskite (PEA)2SnI4 (p-type) heterostructures. The heterojunction device is capable of sensing light over the entire visible and near-infrared wavelength range with a tunable photoresponse peak. By using few-layer graphene flakes as the electrical contact, the performance of the heterostructures can be improved with a responsivity of 1100 A/W at 3 V bias, a fast response speed of ∼40 ms under zero bias, and an excellent rectification ratio of 500. Importantly, the quantum efficiency can achieve 38.2% at zero bias, which is comparable or even higher than that of 3D perovskite/2D material photodetectors. Importantly, the spectral response peak of heterojunctions gradually shifts in a wide spectral range from the band edge of MoS2 toward that of (PEA)2SnI4 with the external bias. We believe these 2D perovskite/2D material heterostructures with a great diversity represent an interesting system for investigating the fundamental optoelectronic properties and open up a new pathway toward 2D perovskite-based optoelectronic devices.
Self‐Driven Perovskite Narrowband Photodetectors with Tunable Spectral Responses

Abstract:Narrowband photodetectors with tunable spectral responses are highly desirable for applications in image sensing, machine vision, and optical communication. Herein, a filterless and self‐driven perovskite narrowband photodetector (PNPD) based on the defect‐assisted charge collection narrowing (CCN) mechanism is reported, which is enabled by a high‐quality thick perovskite film. By adjusting the halide component of the perovskite layer, the bandgap is successfully modulated and the corresponding narrowband photodetectors show a wide spectral response range from the red to the near‐infrared (NIR), all with full‐widths at half maximum (FWHMs) below 30 nm. Specifically, the methylammonium lead iodide (MAPbI3) narrowband photodetector exhibits a characteristic detection peak at 800 nm with a very low noise current of ≈0.02 pA Hz–1/2, a high specific detectivity up to 1.27 × 1012 Jones, and a fast response speed with rise/fall time of 12.7/6.9 µs. Impressively, these values are among the highest of their kind reported previously, and allow demonstration of narrowband imaging. The excellent performance of self‐driven PNPDs lights up their prospect in high‐efficiency optoelectronic devices without external power sources.

Abstract:Synthesized 2D (PA)2PbBr4 perovskite microplatelets enable the development of high‐performance detectors with exceptional sensitivity to UV light, a broad linear dynamic range, and outstanding stability, while also demonstrating excellent applicability for UV weak‐light imaging. Weak‐light imaging holds immense significance in various imaging applications. Recently, there has been significant research focused on 2D perovskites for photodetectors (PDs), owing to their superior photoelectric properties. However, the utilization of 2D perovskites for high‐performance weak‐light detection remains limited, and there is a notable absence of demonstration in weak‐light ultraviolet (UV) imaging. Herein, a high‐sensitive UV detectors with an ultra‐low detection limit for weak‐light imaging are demonstrated, utilizing 2D perovskite (PA)2PbBr4 (PPB) single crystals (SCs). Leveraging the exceptional quality of SCs, the PPB‐based PD exhibits outstanding operational performances, including a low dark current of 0.735 pA, high on/off ratio of 4150 under 263.3 mW cm−2 illimitation, and extensive linear dynamic range of 153.61 dB, which is currently the highest reported value among 2D perovskite SC detectors. Notably, PPB PDs demonstrate a remarkable response under 5.49 nW cm−2 illumination, enabling it to exhibit outstanding photo‐response with an excellent detectivity of 2.3 × 1013 Jones and responsivity of 2.22 A W−1. Importantly, high‐resolution images are successfully obtained under weak‐light illumination. These findings underscore the immense potential of 2D perovskite for UV weak‐light imaging.
