Abstract:Inorganic perovskites with special semiconducting properties and structures have attracted great attention and are regarded as next generation candidates for optoelectronic devices. Herein, using a physical vapor deposition process with a controlled excess of PbBr2, dual-phase all-inorganic perovskite composite CsPbBr3-CsPb2Br5 thin films are prepared as light-harvesting layers and incorporated in a photodetector (PD). The PD has a high responsivity and detectivity of 0.375 A W-1 and 10(11) Jones, respectively, and a fast response time (from 10% to 90% of the maximum photocurrent) of approximate to 280 mu s/640 mu s. The device also shows an excellent stability in air for more than 65 d without encapsulation. Tetragonal CsPb2Br5 provides satisfactory passivation to reduce the recombination of the charge carriers, and with its lower free energy, it enhances the stability of the inorganic perovskite devices. Remarkably, the same inorganic perovskite photodetector is also highly flexible and exhibits an exceptional bending performance (>1000 cycles). These results highlight the great potential of dual-phase inorganic perovskite films in the development of optoelectronic devices, especially for flexible device applications.
Highly-Sensitive, Flexible, and Self-Powered UV Photodetectors Based on Perovskites Cs₃Cu₂I₅/ PEDOT: PSS Heterostructure

Abstract:Herein, we demonstrate a highly-sensitive, flexible, and self-powered UV photodetector based on perovskites Cs3Cu2I5/PEDOT: PSS heterostructure. The device shows a high photoresponsivity ( ${R}$ ) of 170.3 mA/W, on/off ratio of $5.7\times 10^{{3}}$ , response/recovery time of 177.0/ $195.2 \mu \text{s}$ , and good specific detectivity ( ${D}^{\ast }$ ) of $1.0\times 10^{{13}}$ Jones to 275 nm light at self-powered mode. Benefiting from the solvent vapor annealing process, the Cs3Cu2I5 film is conformally attached to the flexible substrate and maintains relatively high performance at a curvature radius of 3 mm. Our work could pave the way to open up high-performance self-powered perovskites UV photodetector in flexible solution-based optoelectronics.
Solution-Processed Inorganic Perovskite Flexible Photodetectors with High Performance

Abstract:All inorganic CsPbI3-xBrx perovskites have been widely used in photodetectors due to their excellent optoelectronic properties and simple preparation processes. Here, high-performance flexible photodetectors based on inorganic CsPbI3-xBrx perovskites are demonstrated, which are achieved by a modified solution-processed method. When biased at a low voltage of 10 mV, the device yielded fast response speeds (90 μs /110 μs for CsPbI2Br PDs and 100 μs/140 μs for CsPbIBr2 PDs), a high on/off ratio of 104, and a high detectivity about 1012 Jones. Meanwhile, the devices showed outstanding environmental stability and mechanical flexibility. The periodic I-t curves had negligible fluctuation (< 5%) after storing in air atmosphere for 30 days or bending for 100 times. The results indicate that CsPbI3-xBrx perovskites have great potential in photodetection areas and pave the way to achieve high-performance flexible PDs.
Low-temperature Processed Inorganic Perovskites for Flexible Detectors with a Broadband Photoresponse

Abstract:Flexible photodetectors (PDs) have become a research hotspot due to their potential applications in foldable displays, wearable optoelectronic devices, and implantable biomedical sensors. Inorganic CsPbBr3 perovskites, an emerging class of stable metal halide perovskites, have been explored as photoactive materials in PDs due to their superior photoelectrical properties and simple processing. The reported temperature for the fabrication of high-quality CsPbBr3 films is usually higher than 150 °C, which hinders their application in flexible devices. Here, for the first time, high-performance flexible PDs based on CsPbBr3 perovskite films, which showed a broadband spectrum response from blind ultraviolet to visible light, were realized via a modified low-temperature (70 °C) solution-processed method. The perovskite films prepared by this method exhibited improved morphology and high light-harvesting capability. The device also yielded high ON/OFF ratio (103), fast response speed (260 ms, rise time) and high responsivity (0.24 mA W-1) for solar-blind UV light (254 nm) at 2 V. Moreover, the photodetector exhibited outstanding mechanical flexibility and long-term environmental stability for two months without encapsulation. Our work paves the way for the realization of cost-efficient high-performance flexible optoelectronic devices.
Flexible all-inorganic photoconductor detectors based on perovskite/hole-conducting layer heterostructures

Abstract:The past few years have witnessed the rapid development of all-inorganic metal halide perovskites in optoelectronics. However, the solution-processed perovskite nanocrystal film suffers from low carrier extraction and transport efficiencies because of a large number of grain boundaries. Here, we demonstrate that an enhanced photoresponse is obtained by constructing a perovskite/hole-conducting layer heterostructure photoconductor, resulting from the interfacial charge transfer from perovskite to conducting layer. Furthermore, we develop a trap-assisted charge transfer mechanism to explain the larger photocurrent of the CuSCN heterostructure photoconductor than that of the NiO heterostructure. A saturated photocurrent of 40 A and a responsivity of 11 A W-1 at 1 V are obtained for the flexible CsPbBr3 nanosheet/CuSCN heterostructure. Excellent folding stability and long-term air-stability highlight the promising flexible photodetector applications.

Abstract:Perovskites have attracted intensive attention as promising materials for the application in various optoelectronic devices due to their large light absorption coefficient, high carrier mobility, and long charge carrier diffusion length. However, the performance of the pure perovskite nanocrystals-based device is extremely restricted by the limited charge transport capability due to the existence of a large number of the grain boundary between perovskite nanocrystals. To address these issues, a high-performance photodetector based on all-inorganic CsPbBr3 perovskite nanocrystals/2D non-layered cadmium sulfide selenide heterostructure has been demonstrated through energy band engineering with designed typed-II heterostructure. The photodetector exhibits an ultra-high light-to-dark current ratio of 1.36 × 105, a high responsivity of 2.89 × 102 A W−1, a large detectivity of 1.28 × 1014 Jones, and the response/recovery time of 0.53s/0.62 s. The enhancement of the optoelectronic performance of the heterostructure photodetector is mainly attributed to the efficient charge carrier transfer ability between the all-inorganic CsPbBr3 perovskites and 2D cadmium sulfide selenide resulting from energy band alignment engineering. The charge carriers' transfer dynamics and the mechanism of the CsPbBr3 perovskites/2D non-layered nanosheets interfaces have also been studied by state-state PL spectra, fluorescence lifetime imaging microscopy, time-resolved photoluminescence spectroscopy, and Kelvin probe force microscopy measurements.

Abstract:Inorganic cesium lead halide perovskites have attracted intense interest in optoelectronic applications due to the relatively stable performance in air. However, most reported inorganic perovskite-based optoelectronic devices exhibit low photosensitivity, which greatly hinders their further applications. Here, we first demonstrate a hybrid optical structure, which combines the n-type thin-film InGaZnO and the all-inorganic perovskite nanowires of CsPbBr3 together. By this way, excellent optical and electrical properties such as a low dark current of 10-10 A (at -5 V), a high Iph/Idark of 1.2 × 104, a response time of 2 ms and photoresponsivity of 3.794 A/W have been obtained. It is also found that the photodetector shows good stability in air ambient for 2 months with little reduction in performance. Moreover, such hybrid photodetectors exhibit enhanced photocurrent and Iph/Idark in high-temperature environment. This work paves a new way for high-performance photodetectors and points out the possible application of the inorganic cesium lead halide perovskites in harsh environment.
All-inorganic Lead Halide Perovskites: A Promising Choice for Photovoltaics and Detectors

Abstract:Recent years have witnessed a significant performance breakthrough in all-inorganic perovskite solar cells, but their power conversion efficiencies are still far lower than the theoretical limit and they also suffer from severe moisture instability. Based on the discussions on crystal structures, chemical bonds, and optical and electrical properties of all-inorganic perovskites, we have summarized their comprehensive applications in solar cells and detectors. The effects of monovalent and divalent ion doping, morphology, crystallization control and interface engineering on device performance and stability have been carefully evaluated. A narrow-bandgap CsPbI3 polycrystalline bulk film solar cell has achieved the highest power conversion efficiency of 18.4%, while a stable CsPbBr3 nanocrystal film is a more successful choice in UV-visible and high-energy ray detections. Finally, we call on boosting the performance and stability of solar cells and shortening the response time for tandem photovoltaic and high-speed dynamic detection applications, respectively.

Abstract:In this manuscript, the inorganic perovskite CsPbI2Br and CsPbIBr2 are investigated as photoactive materials that offer higher stability than the organometal trihalide perovskite materials. The fabrication methods allow anti-solvent processing the CsPbIxBr3-x films, overcoming the poor film quality that always occur in a single-step solution process. The introduced diethyl ether in spin-coating process is demonstrated to be successful, and the effects of the anti-solvent on film quality are studied. The devices fabricated using the methods achieve high-performance, self-powered and the stabilized photodetectors show fast response speed. The results illustrate a great potential of all-inorganic CsPbIxBr3-x perovskites in visible photodetection and provide an effective way to achieve high performance devices with self-powered capability.

Abstract:All-inorganic perovskites, such as CsPbX3 (X = Cl, Br, I), have recently emerged as highly promising optoelectronic materials due to their excellent physical properties, especially their higher thermal stability. However, the performance of a CsPbX3-based photodetector is worse than its counterparts based on organicinorganic hybrid perovskites. In this work, we demonstrate flexible high performance photodetectors based on the CsPbBr3/ZnO heterostructure using solution-processesing. Owing to the interfacial charge transfer from perovskite to ZnO, the photocurrent of devices was enhanced by more than one order of magnitude after the introduction of a ZnO layer. The CsPbBr3/ZnO heterostructure photodetectors exhibited high sensitivity with an on/off ratio of 4104 under 450 nm light illumination and a high photoresponsivity of 4.25 AW(-1). Furthermore, CsPbBr3/ZnO photodetectors with excellent stability and outstanding flexibility were also demonstrated. This work demonstrates that CsPbBr3/ZnO heterostructures are promising for the construction of high-performance photodetectors and other optoelectronic devices.

High‐Performance Flexible Self‐Powered Photodetectors Utilizing Spontaneous Electron and Hole Separation in Quasi‐2D Halide Perovskites

Abstract:Although there are recent advances in many areas of quasi‐2D halide perovskites, photodetectors based on these materials still cannot achieve satisfactory performance for practical applications where high responsivity, fast response, self‐powered nature, and excellent mechanical flexibility are urgently desired. Herein, utilizing one‐step spin‐coating method, self‐assemble quasi‐2D perovskite films with graded phase distribution in the order of increasing number of metal halide octahedral layers are successfully prepared. Gradient type‐II band alignments along the out‐of‐plane direction of perovskites with spontaneous separation of photo‐generated electrons and holes are obtained and then employed to construct self‐powered vertical‐structure photodetectors for the first time. Without any driving voltage, the device exhibits impressive performance with the responsivity up to 444 mA W−1 and ultrashort response time down to 52 µs. With a bias voltage of 1.5 V, the device responsivity becomes 3463 mA W−1 with the response speed as fast as 24 µs. Importantly, the device's mechanical flexibility is greatly enhanced since the photocurrent prefers flowing through the metal halide octahedral layers between the top and bottom contact electrodes in the vertical device structure, being more tolerant to film damage. These results evidently indicate the potential of graded quasi‐2D perovskite phases for next‐generation optoelectronic devices.

Abstract:Ultraviolet photodetectors have gained attention due to their wide range of applications. All-inorganic perovskite, especially CsPbCl 3 , has become a promising ultraviolet photoelectric detecting material in recent years due to its suitable band gap and excellent optical properties . However, because of the low solubility of CsCl in traditional organic solvents, the CsPbCl 3 film quality is poor and its detection performance is limited to improve. During this work, we fabricated a high performance ultraviolet photodetectors based on CsPbCl 3 / Zn 2 SnO 4 heterostructure film. The introduction of Zn 2 SnO 4 not only improves the quality of CsPbCl 3 films, but also allows the interface charge of CsPbCl 3 to be effectively separated. Under the dual action of heterostructure film, the on/ off switching ratio and responsivity of the device are increased by two and one orders of magnitude. In addition, we have successfully manufactured flexible ultraviolet photodetectors based on CsPbCl 3 / Zn 2 SnO 4 heterostructure film, and the devices have demonstrated excellent performance on flexible substrates. This work shows that CsPbCl 3 / Zn 2 SnO 4 heterostructure film have broad application prospects in the construction of high-performance ultraviolet photodetectors and other photovoltaic devices.

Abstract:The flexible photodetector is viewed as a research hotspot for numerous advanced optoelectronic applications. Recent progress has manifested that lead-free layered organic-inorganic hybrid perovskites (OIHPs) are highly attractive to engineering flexible photodetectors due to the effective overlapping of several unique properties, including efficient optoelectronic characteristics, exceptional structural flexibility, and the absence of Pb toxicity to humans and the environment. The narrow spectral response of most flexible photodetectors with lead-free perovskites is still a big challenge to practical applications. In this work, we demonstrate the flexible photodetector based on a novel (to our knowledge) narrow-bandgap OIHP of (BA)2(MA)Sn2I7, with achieving a broadband response across an ultraviolet-visible-near infrared (UV-VIS-NIR) region as 365-1064 nm. The high responsivities of 28.4 and 2.0 × 10−2 A/W are obtained at 365 and 1064 nm, respectively, corresponding to detectives of 2.3 × 1010 and 1.8 × 107 Jones. This device also shows remarkable photocurrent stability after 1000 bending cycles. Our work indicates the huge application prospect of Sn-based lead-free perovskites in high-performance and eco-friendly flexible devices.
Achieving Low Cost and High Performance Flexible CsPbIBr2 Perovskite Photodetectors Arrays with Imaging System via Dual Interfacial Optimization and Structural Design

Abstract:The PbCl2 and Zinc(II) Dibenzyldithiocarbamate are employed to modify the bottom and top interface of CsPbIBr2 perovskite layer, the self‐powered photodetectors with low‐cost Bi2Te3 electrode achieve excellent photodetection performance and maintain the outstanding stability. The flexible photodetectors array (5 × 5 pixels) and corresponding imaging system are fabricated with uniform and clear imaging results under flatting and bending state. All‐inorganic metal halide perovskites are competitive candidate as next‐generation flexible photodetectors (PDs) materials due to the remarkable photoelectric properties, enhanced heat stability, and mechanical flexibility. However, constructing low‐cost flexible perovskites PDs with high photodetection performance, good operation stability and mechanical robustness, and manufacturing corresponding flexible PDs array have been a challenge. Herein, the PbCl2 and Zinc(II) Dibenzyldithiocarbamate (Zn(DBDTC)2) are employed to modify bottom and top interface of CsPbIBr2 perovskite layer, respectively, to passivate surface trap state, enhance hydrophobicity and resist phase segregation, and improve interface contact. Consequently, the self‐powered champion PDs with low‐cost Bi2Te3 electrode reach a responsivity of 0.38 A W−1 and a maximum detectivity of 3.44 × 1013 Jones at 570 nm, and maintain the outstanding long‐term and operational stability without additional encapsulation. Meanwhile, the HTL‐free flexible PDs based on low‐temperature CsPbIBr2 perovskite layer exhibit impressive photodetection performance and mechanical robustness in bending test. More importantly, the flexible PDs array (5 × 5 pixels) and corresponding imaging system are fabricated with uniform and clear imaging results under flatting and bending state. This research is of great significance for the application of stable and high‐performance inorganic perovskites PDs and flexible array imaging systems.

High‐Performance Flexible Broadband Photodetector Based on Organolead Halide Perovskite

Abstract:Organolead halide perovskites have attracted extensive attentions as light harvesting materials for solar cells recently, because of its high charge‐carrier mobilities, high photoconversion efficiencies, low energy cost, ease of deposition, and so on. Herein, with CH3NH3PbI3 film deposited on flexible ITO coated substrate, the first organolead halide perovskite based broadband photodetector is demonstrated. The organolead halide perovskite photodetector is sensitive to a broadband wavelength from the ultraviolet light to entire visible light, showing a photo‐responsivity of 3.49 A W−1, 0.0367 A W−1, an external quantum efficiency of 1.19×103%, 5.84% at 365 nm and 780 nm with a voltage bias of 3 V, respectively. Additionally, the as‐fabricated photodetector exhibit excellent flexibility and robustness with no obvious variation of photocurrent after bending for several times. The organolead halide perovskite photodetector with high sensitivity, high speed and broad spectrum photoresponse is promising for further practical applications. And this platform creates new opportunities for the development of low‐cost, solution‐processed and high‐efficiency photodetectors.
Supersaturation‐Controlled Growth of Monolithically Integrated Lead‐Free Halide Perovskite Single‐Crystalline Thin Film for High‐Sensitivity Photodetectors

Abstract:Monolithical integration of the promising optoelectronic material with mature and inexpensive silicon circuitry contributes to simplifying device geometry, enhancing performance, and expanding new functionalities. Herein, a lead-free halide perovskite Cs3Bi2I9 single-crystalline thin film (SCTF), with thickness ranging from 900 nm to 4.1 µm and aspect ratio up to 1666, is directly integrated on various substrates including Si wafer, through a facile and low-temperature solution-processing method. The growth kinetics of the lead-free halide perovskite SCTF are elucidated by in situ observation, and the solution supersaturation is controlled to reduce the inverse-temperature crystallization nucleation density and elongate the evaporation growth. The excellent lattice match and band alignment between Si(111) and Cs3Bi2I9(001) facets promote photogenerated charge dissociation and extraction, resulting in boosting the photoelectric sensitivity by 10–200 times compared with photodetectors based on other substrates. More importantly, this silicon-compatible perovskite SCTF photodetector exhibits a high switching ratio of 3000 and a fast response of 1.5 µs, which are higher than most reported state-of-the-art lead-free halide perovskite photodetectors. This work not only gives an in-depth understanding of the perovskite precursor solution chemistry, but also demonstrates the great potential of monolithical integration of lead-free halide perovskite SCTF with a silicon wafer for high-performance photodetectors.

Lead‐Free Cs3Sb2Br9 Single Crystals for High Performance Narrowband Photodetector

Abstract:Lead‐free single crystal perovskite materials exhibit impressive characteristics, such as high carrier mobility, low trap density, and long diffusion length. Herein, the high‐performance blue light photodetectors are reported based on lead‐free all‐inorganic Cs3Sb2Br9 perovskite single crystals. These millimeter‐sized Cs3Sb2Br9 single crystals have small thermal activation energy of 56.8 meV estimated by temperature‐dependent photoluminescence study. There is no obvious structural phase transition of the as‐obtained Cs3Sb2Br9 single crystals since no Raman peak shift is observed with temperature increasing from 80 to 300 K. The as‐constructed high quality Cs3Sb2Br9 single crystals photodetectors have an excellent performance of a responsivity of 2.29 A W−1, a sharp detectivity of 3.77 × 1012 Jones, and an external quantum efficiency (EQE) peak of 1.8 × 103%. Moreover, the photodetectors exhibit a fast response time (<0.2 ms) and the full width at half maximum (FWHM) of the sharp EQE peak is as narrow as 15 nm. This work provides a promising strategy in the design of lead‐free, stable, and high‐performance perovskites for photodetector devices.
Self-Powered Photodetectors on the Lateral CsPbBr3/CsPbI3 Perovskite Heterostructure Nanoplates

Abstract:Self-powered photodetectors have attracted extensive attention in the past few years. Herein, we synthesized lateral CsPbBr3/CsPbI3 perovskite heterosrtucture nanoplates using an anti-solvent solution method and fabricated the self-powered photodetectors by transferring the Au-Au electrodes onto the surface of a single CsPbBr3/CsPbI3 nanoplate. Under zero bias, this photodetector showed a reversible switching behavior under turn on/off illumination light with responsivity up to 0.887 mA/W and external quantum efficiency of 0.247%, benefiting from the intrinsic built-in electrical potential in the heterosrtuctures. These results enable significant advancement toward all-inorganic halide perovskites for low-power consumption optoelectronics nanodevices.
