Abstract:The rapid development of the semiconductor industry calls for the exploration of novel semiconductors to cater to modern technical and commercial needs. Recently, black phosphorus (BP) has emerged as a new class of 2D semiconducting material and has attracted intensive research attention. The high carrier mobility and tunable direct bandgap of BP deliver great promise in photonic and optoelectronic device applications. Furthermore, the unique intrinsic anisotropy arising from the puckered structure can be exploited in the design of new devices. This review briefly introduces the history of BP and puts emphasis on recent advances pertaining to its optical properties and applications in the photonic and optoelectronic fields. From the perspective of mass production and practical use of BP, some of the research challenges and opportunities are discussed. Black phosphorus (BP) holds great promise for optical applications by virtue of the narrow and tunable direct bandgap, high carrier mobility, and remarkable inplane anisotropy. A comprehensive overview is presented to highlight recent progress of BP, covering its optical properties and applications in the fields of photonics and optoelectronics. Finally, the perspectives for future exploration are also proposed.

Abstract:Recently, black phosphorus (BP) has joined the two-dimensional material family as a promising candidate for electronic and photonic applications due to its moderate bandgap, high carrier mobility, and unusual in-plane anisotropy. Here, we review recent progress in BP-based devices, such as field-effect transistors, contact resistance, quantum transport, stability, photodetector, heterostructure, and in-plane anisotropy. We also give our perspectives on future BP research directions.

Abstract:Recently, black phosphorus (BP), an emerging layered two-dimensional (2D) material, has aroused much research interest. Distinguished from most of other 2D materials, BP is always a direct bandgap semiconductor regardless of the thickness, with the bandgap ranging from 0.3 eV (bulk) to 1.7 eV (monolayer), which is just fill the gap in the bandgap between graphene and transition metal dichalcogenides (TMDCs) in this frequency range. Besides, the BP exhibits many intriguing properties, such as high carrier mobility, highly tunable and anisotropic physical properties, which render the BP another star 2D material following graphene and TMDCs. In this review, we mainly focus on the advances in the optical properties of 2D BP, with the content covering the intrinsic optical properties and external perturbation effects on optical properties. Regarding the intrinsic optical properties, we introduce the anisotropic and layer-dependent optical absorption from interband transitions, the layer-dependent exciton binding energy and exciton absorption, visible-to-infrared photoluminescence, and stability of absorption and photoluminescence. As for external perturbation effects on optical properties, we introduce in-plane uniaxial and biaxial strain effects, gate-induced quantum confined Franz-Keldysh effect and Burstein-Moss effect. And finally we give a brief summary and outlook, pointing out some several interesting and important issues of BP, which need further studying urgently such as hyperbolic plasmons, intersubband transitions, optical properties in heterostructures and twist angle moiré superlattice and so on. This review gives an overview of the optical properties of BP and is expected to arouse the interest in further studying the BP.

Abstract:Anisotropy refers to the property of a material exhibiting directionally dependent features. In this paper, we introduce black phosphorous (BP), the most stable allotrope of phosphorus in layered orthorhombic structure with a bandgap of 0.3 eV in bulk, as a unique 2D material in which electrons, phonons and their interactions with photons behave in a highly anisotropic manner within the plane of the layers. The unique anisotropic nature of BP thin films is revealed using angle-resolved Raman and infrared spectroscopies, together with angle-resolved transport study. For 15 nm thick BP, we measure Hall mobility of 1000 and 600 cm^2/Vs for holes along the light (x) and heavy (y) effective mass directions, respectively, at 120 K. These BP thin films also exhibit large and anisotropic in-plane optical conductivity from 2 to 5 micrometer wavelength. Field effect transistors using 4 to 30 layers of BP (2 to 15 nm) as channel material exhibit an on-off current ratio exceeding 10^5, a field-effect mobility of 205 cm^2/Vs, and good saturation properties all at room temperature, suggesting its promising future in high performance thin film electronics. By introducing narrow bandgap BP into the 2D material family, we fill the space between semi-metallic graphene and large bandgap TMDCs, where great potentials for infrared optoelectronics lie. Most importantly, the unique anisotropic nature of this intriguing material creates unprecedented possibilities for the realization of conceptually new optoelectronic and electronic devices in which angle-dependent physical properties are highly desirable.

Abstract:Black phosphorus(BP), an emerging two-dimensional material, is considered a promising candidate for next-generation electronic and optoelectronic devices due to in-plane anisotropy, high mobility, and direct bandgap. However, BP devices face challenges due to their limited stability, photo-response speed, and detection range. To enhance BP with powerful electrical and optical performance, the BP heterostructures can be created. In this review, the state-of-the-art heterostructures and their electrical and optoelectronic applications based on black phosphorus are discussed. Five parts introduce the performance of BP-based devices, including black phosphorus sandwich structure by hBN with better stability and higher mobility,black phosphorus homojunction by dual-gate structure for optical applications, black phosphorus heterojunction with other 2D materials for faster photo-detection, black phosphorus heterojunction integration with 3 D bulk material, and BP via Asdoping tunable bandgap enabling photo-detection up to 8.2 μm. Finally, we discuss the challenges and prospects for BP electrical and optical devices and applications.

Abstract:The tunable bandgap from 0.3 eV to 2 eV of black phosphorus (BP) makes it to fill the gap in graphene. When studying the properties of BP more comprehensive, scientists have discovered that many two-dimensional materials, such as tellurene, antimonene, bismuthene, indium selenide and tin sulfide, have similar structures and properties to black phosphorus thus called black phosphorus analogs. In this review, we briefly introduce preparation methods of black phosphorus and its analogs, with emphasis on the method of mechanical exfoliation (ME), liquid phase exfoliation (LPE) and chemical vapor deposition (CVD). And their characterization and properties according to their classification of single-element materials and multi-element materials are described. We focus on the performance of passively mode-locked fiber lasers using BP and its analogs as saturable absorbers (SA) and demonstrated this part through classification of working wavelength. Finally, we introduce the application of BP and its analogs, and discuss their future research prospects.

Abstract:Abstract Since being rediscovered as an emerging 2D material, black phosphorus (BP), with an extraordinary energy structure and unusually strong interlayer interactions, offers new opportunities for optoelectronics and photonics. However, due to the thin atomic body and the ease of degradation with water and oxides, BP is highly sensitive to the surrounding environment. Therefore, high-quality engineering of interfaces and surfaces plays an essential role in BP-based applications. In this review, begun with a review of properties of BP, different strategies of interface and surfaces engineering for high ON-OFF ratio, enhanced optical absorption, and fast optical response are reviewed and highlighted, and recent state-of-the-art advances on optoelectronic and photonic devices are demonstrated. Finally, the opportunities and challenges for future BP-related research are considered.

Abstract:Two-dimensional (2D) black phosphorus (BP) shows thickness dependent direct energy band-gaps in association with strong light-matter interaction and broadband optical response, rendering it with promising optoelectronic advantages particularly at the telecommunication band. However, intrinsic BP suffers from irreversible oxidization, restricting its competences toward real device applications. As one potential of 2D materials, all-optical signal processing sensitively depends on the strength of light–matter interaction. BP can be utilized as a novel optical medium. Herein, few-layer BP is synthesized with metal-ion-modification against oxidation and degradation, and then the feasibility of BP-coated microfiber as an optical Kerr switcher and a four-wave-mixing-based wavelength converter is demonstrated. The wavelength-tuning, long-term stability, wide-band RF frequency, and time-repeating measurements confirm that this optical device can operate as a broadband all-optical processor. It is further anticipated that metal-ion-modified BP might provide a new effective option for photonic applications toward high performances and enhanced stability.

Abstract:Structural engineering is crucial for tuning the properties of artificial materials. As one of the most important two-dimensional (2D) materials, black phosphorus (BP) has been rediscovered in 2014 and attracted tremendous attentions all over the world. It shows great potentials in optoelectronic and integrated photonic applications due to the direct and tunable bandgap, high carrier mobility, and intrinsic anisotropy. However, some deficiencies are yet to be settled before its large-scale applications, such as the massive synthesis methods and structure-property relationship. To investigate the influence of structural engineering on the performance of 2D BP-based devices thoroughly, recent studies on deformation, atomic defects, superlattice, alloying, thickness and phase transition are maximality summarized in this review covering from the intrinsic properties to optoelectronic applications. Benefiting from the broad research in this field, challenges and opportunities of 2D BP for advanced integrated photonic applications are also provided, which supplies a useful reference to realize large-scale 2D BP-based all-optical communications in future.

Abstract:The discovery of graphene has inspired great research interest in two-dimensional (2D) layered nanomaterials during the past decade. As one of the newest members in the 2D layered nanomaterial family, black phosphorus (BP), with puckered structure similar to graphene, has shown great potential in novel nano-electronics owing to its thickness-dependent bandgap. Especially, the unique in-plane anisotropy and high carrier mobility enable BP to be a promising candidate for field-effect transistor (FET) applications. In addition, monolayer or few-layer BP can be combined into van der Waals heterostructures and this opens up a pathway for overcoming existing problems such as impurity scattering and surface degradation or achieving functionalities. In this article, we will review the typical physical and chemical properties of BP and provide an overview of the recent developments in BP-based transistors. In this review, we also discuss the current challenges in BP transistors and future research directions.

Abstract:Few-layer and thin film forms of layered black phosphorus (BP) have recently emerged as a promising material for applications in high performance nanoelectronics and infrared optoelectronics. Layered BP thin film offers a moderate bandgap of around 0.3 eV and high carrier mobility, leading to transistors with decent on-off ratio and high on-state current density. Here, we demonstrate the gigahertz frequency operation of black phosphorus field-effect transistors for the first time. The BP transistors demonstrated here show excellent current saturation with an on-off ratio exceeding 2000. We achieved a current density in excess of 270 mA/mm and DC transconductance above 180 mS/mm for hole conduction. Using standard high frequency characterization techniques, we measured a short-circuit current-gain cut-off frequency fT of 12 GHz and a maximum oscillation frequency fmax of 20 GHz in 300 nm channel length devices. BP devices may offer advantages over graphene transistors for high frequency electronics in terms of voltage and power gain due to the good current saturation properties arising from their finite bandgap, thus enabling the future ubiquitous transistor technology that can operate in the multi-GHz frequency range and beyond.

Abstract:Black phosphorus, a two-dimensional material, with high carrier mobility, tunable direct bandgap and anisotropic electronic properties has attracted enormous research interest towards potential application in electronic, optoelectronic and optomechanical devices. The bandgap of BP is thickness dependent, ranging from 0.3 eV for bulk to 1.3 eV for monolayer, while lacking in the visible region, a widely used optical regime for practical optoelectronic applications. In this work, photoluminescence (PL) centered at 605 nm is observed from the thermally annealed BP with thickness <= 20 nm. This higher energy PL is most likely the consequence of the formation of higher bandgap phosphorene oxides and suboxides on the surface BP layers as a result of the enhanced rate of oxidation. Moreover, the polarization-resolved PL measurements show that the emitted light is anisotropic when the excitation polarization is along the armchair direction. However, if excited along zigzag direction, the PL is nearly isotropic. Our findings suggest that the thermal annealing of BP can be used as a convenient route to fill the visible gap of the BP-based optoelectronic and optomechanical devices.

Abstract:Black phosphorus is a newly rising layered material with tremendous and intriguing physical, chemical, and electronic properties. Recently, it was reintroduced into the community from the perspective of two-dimensional ( 2D) materials, showing excellent carrier mobility, strong light-matter interactions in the mid-infrared ( mid-IR) range, and unique anisotropic physical properties. These features are beyond the existing 2D materials in terms of bandgap range and mobility/bandgap trade-off, making it possible to bridge the application gaps ranging from mid-IR photonics to high-performance field-effect devices. In this paper, we review the status and perspectives of the optical properties of black phosphorus, with a particular emphasis on their broadband tunable bandgap and anisotropic optical properties. We began with a brief introduction on the history, synthesis, crystal/band structures, and basic physical properties of black phosphorus. In Section 3, we discuss the optical properties of black phosphorus, including comparison of the electronic-excitation-induced versus phonon-excitation-induced optical properties, linear versus nonlinear absorption, and static versus dynamic photoresponse, as well as the quasi-particle effect versus the effect. After that, we exemplify typical black phosphorus photonic devices in Section 4. We highlight recent progress in photodetectors covering mid-IR and terahertz wavelength, ultrafast Q-switching and mode-locking pulse lasers and nanophotonic devices. Finally, we present a summary and outlook of black phosphorus regarding current challenges and future application opportunities in Section 5. (C) 2016 Optical Society of America

Abstract:Black phosphorus (BP), a burgeoning class of two-dimensional semiconductors, possesses favorable properties such as large specific surface area, high charge carrier mobility, and thickness-dependent bandgap. In particular, the lone pair electrons of phosphorus atoms are highly reactive, and the structural anisotropy leads to many unique anisotropic physicochemical properties. The electronic structure and properties of BP are sensitive to external fields. In this respect, the surface and interface of BP can be modulated to adjust the optical, mechanical, magnetic, and electrical properties, but the relationship between the surface/interface structure and properties must be well understood to optimize one or more of these properties. In this review, recent progress pertaining to surface and interface control of BP is described. The topics include: (1) intrinsic characteristics of the BP surface and interfaces, (2) strategies to tailor and optimize the BP surface and interface, and (3) challenge and prospective.
