Abstract:In 2D transition metal dichalcogenides (TMDs), trions have important applications in fundamental studies of multibody phenomena, novel optoelectronic devices, and valleytronic devices. However, the enhancement of trion emission, and in particular how the carrier dynamics is influenced when coupled with plasmonic cavity, is important for a deep understanding of trions and their further utilization. In this study, strong trion emission is achieved by coupling monolayer WS 2 with a plasmonic nanocavity. Temperature‐dependent photoluminescence, dark‐field scattering measurement, and transient absorption spectroscopy are employed to investigate the trion and exciton behaviors in the hybrid structure. In plasmonic nanocavity, trion emission is enhanced by an order of magnitude, which is attributed to the conversion of excitons to trions via capturing photoionized carriers facilitated by Fano resonance. Further, the ultrafast dynamics of trions and excitons suggest that the plasmonic nanocavity enhances the hole cooling process and radiative recombination of excitons, as well as the formation and recovery process of trions. The results not only explain the enhancement of trion emission and carrier dynamics in the hybrid system but also provide one feasible method to obtain strong trion emission in TMDs, which makes the hybrid system a promising candidate for optoelectronic and valleytronic applications.

Abstract:Trions, quasi-particles consisting of two electrons combined with one hole or of two holes with one electron, have recently been observed in transition metal dichalcogenides (TMDCs) and drawn increasing attention due to potential applications of these materials in light-emitting diodes, valleytronic devices as well as for being a testbed for understanding many-body phenomena. Therefore, it is important to enhance the trion emission and its stability. In this study, a MoSe2/FePS3 van der Waals heterostructure (vdWH) with type-I band alignment is constructed, which allows for carriers injection from FePS3 to MoSe2. At low temperatures, the neutral exciton (X-0) emission in this vdWH is almost completely suppressed. The I-Trion/I-x0 intensity ratio increases from 0.44 in a single MoSe2 monolayer to 20 in this heterostructure with the trion charging state changing from negative in the monolayer to positive in the heterostructure. The optical pumping with circularly polarized light shows a 14% polarization for the trion emission in MoSe2/FePS3. Moreover, forming such type-I vdWH also gives rise to a 20-fold enhancement of the room temperature photoluminescence from monolayer MoSe2. These results demonstrate a novel approach to convert excitons to trions in monolayer 2D TMDCs via interlayer doping effect using type-I band alignment in vdWH.

Abstract:The weak dielectric screening in 2D semiconducting transition metal dichalcogenides give rise to strongly bound quasiparticles, which provides a platform to investigate the diverse excitonic phenomena and correlated physics. However, how to effectively control these quasiparticles is still a challenge for their applications in optoelectronic and valleytronic devices. Herein, by means of fabricating monolayer WSe2 and transition metal oxide (TMO) heterostructures, polaronic trion, that is a trion dressed with soft rotational optical (RO) phonons, is realized due to the strong interfacial coupling. This Frohlich bound state of trion dramatically increases the trion binding energy (BE) from room temperature to 65 meV at 80 K in WSe2/LaAlO3 (LAO). However, the increase of the trion BE for WSe2/SrTiO3 (STO) occurs below the phase transition temperature. This work expands the possibilities of the TMDs/TMOs heterostructures and promotes the development of 2D van der Waals materials for quasiparticle-based devices.

Abstract:Active tunability of photonic resonances is of great interest for various applications such as optical switching and modulation based on optoelectronic materials. Manipulation of charged excitons in atomically thin transition metal dichalcogenides (TMDCs) like monolayer MoS2 offers an unexplored route for diverse functionalities in optoelectronic nanodevices. Here, we experimentally demonstrate the dynamic photochemical and optoelectronic control of the photonic crystal Fano resonances by optical and electrical tuning of monolayer MoS2 refractive index via trions without any chemical treatment. The strong spatial and spectral overlap between the photonic Fano mode and the active MoS2 monolayer enables efficient modulation of the Fano resonance. Our approach offers new directions for potential applications in the development of optical modulators based on emerging 2D direct band gap semiconductors.
Effect of spin-dependent tunneling in a MoSe$_2$/Cr$_2$Ge$_2$Te$_6$ van der Waals heterostructure on exciton and trion emission

Abstract:We study van der Waals heterostructures consisting of monolayer MoSe$_2$ and few-layer Cr$_2$Ge$_2$Te$_6$ fully encapsulated in hexagonal Boron Nitride using low-temperature photoluminescence and polar magneto-optic Kerr effect measurements. Photoluminescence characterization reveals a partial quenching and a change of the exciton-trion emission ratio in the heterostructure as compared to the isolated MoSe$_2$ monolayer. Under circularly polarized excitation, we find that the exciton-trion emission ratio depends on the relative orientation of excitation helicity and Cr$_2$Ge$_2$Te$_6$ magnetization, even though the photoluminescence emission itself is unpolarized. This observation hints at an ultrafast, spin-dependent interlayer charge transfer that competes with exciton and trion formation and recombination.

Abstract:Monolayer transition metal dichalcogenide (TMDC) semiconductors exhibit strong excitonic optical resonances which serve as a microscopic, non-invasive probe into their fundamental properties. Like the hydrogen atom, such excitons can exhibit an entire Rydberg series of resonances. Excitons have been extensively studied in most TMDCs (MoS$_2$, MoSe$_2$, WS$_2$ and WSe$_2$), but detailed exploration of excitonic phenomena has been lacking in the important TMDC material molybdenum ditelluride (MoTe$_2$). Here, we report an experimental investigation of excitonic luminescence properties of monolayer MoTe$_2$ to understand the excitonic Rydberg series, up to 3s. We report significant modification of emission energies with temperature (4K to 300K), quantifying the exciton-phonon coupling. Furthermore, we observe a strongly gate-tunable exciton-trion interplay for all the Rydberg states governed mainly by free-carrier screening, Pauli blocking, and band-gap renormalization in agreement with the results of first-principles GW plus Bethe-Salpeter equation approach calculations. Our results help bring monolayer MoTe$_2$ closer to its potential applications in near-infrared optoelectronics and photonic devices.

Distinct moiré trions in a twisted semiconductor homobilayer

Abstract:Many fascinating properties discovered in graphene and transition metal dichalcogenide (TMD) moiré superlattices originate from flat bands and enhanced many-body effects. Here, we discover new many-electron excited states in TMD homobilayers. As optical resonances evolve with twist angle and doping in MoSe$_2$ bilayers, a unique type of ``charge-transfer" trions is observed when gradual changes in atomic alignment between the layers occur. In real space, the optically excited electron-hole pair mostly resides in a different site from the doped hole in a moiré supercell. In momentum space, the electron-hole pair forms in the single-particle-band $K$-valley, while the hole occupies the $\Gamma$-valley. The rich internal structure of this trion resonance arises from the ultra-flatness of the first valence band and the distinct influence of moiré potential modulation on holes and excitons. Our findings open new routes to realizing photon-spin transduction or implementing moiré quantum simulators with independently tunable fermion and boson densities.

Observation of Transient Trion Induced by Ultrafast Charge Transfer in Graphene/MoS2 Heterostructure

Abstract:Van der Waals (Vdw) heterostructures constructed from TMDCs provide an ideal platform for exploring various quasiparticle behaviors, with trion-composed of neutral exciton and charged carrier-being a notable example. There are typically three methods to generate trion: electrical doping, chemical doping, and direct optical doping. The first two methods generate static trion, while the last gives rise to transient trion. Here, we present an indirect optical doping approach to generate transient trion via ultrafast charge transfer (CT) and achieve control over the trion-to-exciton ratio by adjusting CT in Gr/MoS2 heterostructure. Furthermore, we demonstrated that dynamics of the transient trion generated with this method, which shows slightly longer lifetime than that of exciton accounted for the Coulomb interactions between trion and charged defect. This study provides fresh perspectives on the construction of new quasiparticles, dynamical characterization and the control of the many-body interaction in two-dimensional structure.

Abstract:van der Waals two-dimensional layered heterostructures have recently emerged as a platform, where the interlayer couplings give rise to interesting physics and multifunctionalities in optoelectronics. Such couplings can be rationally controlled by dielectric, separation, and stacking angles, which affect the overall charge or energy-transfer processes, and emergent potential landscape for twistronics. Herein, we report the efficient Förster resonance energy transfer (FRET) in WS2/hBN/MoSe2 heterostructure, probed by both steady-state and time-resolved optical spectroscopy. We clarified the evolution behavior of the electron-hole pairs and free electrons from the trions, that is, ∼59.9% of the electron-hole pairs could transfer into MoSe2 by FRET channels (∼38 ps) while the free electrons accumulate at the WS2/hBN interface to photogate MoSe2. This study presents a clear picture of the FRET process in two-dimensional transition-metal dichalcogenides' heterojunctions, which establishes the scientific foundation for developing the related heterojunction optoelectronic devices.
Trion resonance in polariton-electron scattering

Abstract:Strong interactions between charges and light-matter coupled quasiparticles offer an intriguing prospect with applications from optoelectronics to light-induced superconductivity. Here, we investigate how the interactions between electrons and exciton-polaritons in a two-dimensional semiconductor microcavity can be resonantly enhanced due to a strong coupling to a trion, i.e., an electron-exciton bound state. We develop a microscopic theory that uses a strongly screened interaction between charges to enable the summation of all possible diagrams in the polariton-electron scattering process. The position and magnitude of the resonance is found to vary depending on the values of the light-matter coupling and detuning, thus indicating a large degree of tunability. We furthermore derive an analytic approximation of the interaction strength based on universal lowenergy scattering theory. This is found to match extremely well with our full calculation, indicating that the trion resonance is near universal, depending more on the strength of the light-matter coupling relative to the trion binding energy rather than on the details of the electronic interactions. Thus, we expect the trion resonance in polariton-electron scattering to appear in a broad range of microcavity systems with few semiconductor layers, such as doped monolayer MoSe2 where such resonances have recently been observed experimentally [Sidler et al., Nature Physics 13, 255 (2017)].

Many-Body Configurational Spectral Splitting between Trion and Charged Exciton in a Monolayer Semiconductor

Abstract:Many-body electron-hole complexes in a semiconductor are important both from a fundamental physics point of view and for practical device applications. A three-body system of electrons (e) and holes (h) (2e1h, or 1e2h) in a two-band semiconductor is commonly believed to be associated with two spectral peaks for the exciton and trion (or charged exciton), respectively. But both the validity of this understanding and the physical meaning of a trion or charged exciton have not been thoroughly examined. From the physics point of view, there are two different configurations, (e)(eh) or (eeh), which could be considered charged exciton and trion, respectively. Here (...) represents an irreducible cluster with respect to Coulomb interactions. In this paper, we consider these issues related to the 2e1h three-body problem theoretically and experimentally using monolayer MoTe2 as an example. Our theoretical tools involve the three-body Bethe-Salpeter Equation (BSE) and the cluster expansion technique, especially their correspondence. Experimentally, we measure the photoluminescence spectrum on a gate-controlled monolayer MoTe2. We found two spectral peaks that are 21 and 4 meV, respectively, below the exciton peak, in contrast to the single "trion" peak from the conventional understanding. We show that, while the three-body BSE in a two-band model can reproduce all spectral features, the cluster-expansion technique shows that the two peaks correspond to the charged exciton (e)(eh) and trion (eeh), respectively. In other words, there is a spectral splitting due to the two different many-body configurations. Furthermore, we find that the trion only exists in the intervalley case, while the charged exciton exists both for the intervalley and intravalley cases.

Hybrid Moiré Excitons and Trions in Twisted MoTe_2-MoSe_2 Heterobilayers

Abstract:We report experimental and theoretical studies of MoTe_2-MoSe_2heterobilayers with rigid moiré superlattices controlled by the twist angle.Using an effective continuum model that combines resonant interlayer electrontunneling with stacking-dependent moiré potentials, we identify the nature ofmoiré excitons and the dependence of their energies, oscillator strengths andLandé g-factors on the twist angle. Within the same framework, we interpretdistinct signatures of bound complexes among electrons and moiré excitons innearly collinear heterostacks. Our work provides fundamental understanding ofhybrid moiré excitons and trions in MoTe_2-MoSe_2 heterobilayers, andestablishes the material system as a prime candidate for optical studies ofcorrelated phenomena in moiré lattices.
MoTe 2 PN Homojunction Constructed on a Silicon Photonic Crystal Cavity for High-Performance Photodetector

Abstract:We demonstrate a straightforward construction of MoTe2 PN homojunction on a silicon photonic crystal cavity, which promises the realizations of cavity-enhanced optoelectronic devices integrated on silicon photonic chips. The employed silicon photonic crystal cavity has an air-slot in the middle to split it into two parts, which directly function as two individual back-gate electrodes of the top-coated few-layer MoTe2. Beneficial from MoTe2's ambipolar property, reconfigured (PN, NN, PP, NP) homojunctions are realized by controlling the gate voltages of the two separated silicon electrodes. For instance, on/off ratios exceeding 104 are obtained from the PN or NP homojunctions, and the ideality factors could approach 1.00. On the other hand, the silicon photonic crystal cavity could enhance light absorption in the coated MoTe2, promising high-performance photodetection. By coupling the resonant mode with the MoTe2 PN junction, a high photoresponsivity of 156 mA/W is obtained at the wavelength of 1353.7 nm, though it is the limit of MoTe2's absorption bandedge. As attributes of the PN junction, the photodetector has a dark current as low as 0.14 nA and a response bandwidth exceeding 1.1 GHz. Abstract:Engineering the surrounding electromagnetic environment of light emitters by photonic engineering, e.g. photonic crystal cavity, can dramatically enhance its spontaneous emission rate through the Purcell effect. Here we report an enhanced spontaneous emission rate of monolayer molybdenum disulfide (MoS2) by coupling it to a 1D silicon nitride photonic crystal. A four times stronger photoluminescence (PL) intensity of MoS2 in a 1D photonic crystal cavity than un-coupled emission is observed. Considering the relative ease of fabrication and the natural integration with a silicon-based system, the high Purcell factor renders this device as a highly promising platform for applications such as visible solid-state cavity quantum electrodynamics (QED). Abstract:We report experimental and theoretical studies of MoTe2-MoSe2 heterobilayers with rigid moiré superlattices controlled by the twist angle. Using an effective continuum model that combines resonant interlayer electron tunneling with stacking-dependent moiré potentials, we identify the nature of moiré excitons and the dependence of their energies, oscillator strengths, and Landé g-factors on the twist angle. Within the same framework, we interpret distinct signatures of bound complexes among electrons and moiré excitons in nearly collinear heterostacks. Our work provides a fundamental understanding of hybrid moiré excitons and trions in MoTe2-MoSe2 heterobilayers and establishes the material system as a prime candidate for optical studies of correlated phenomena in moiré lattices.

Confined Trions and Mott-Wigner States in a Purely Electrostatic Moiré Potential

Abstract:Moiré heterostructures consisting of transition metal dichalcogenide (TMD) hetero- and homobilayers have emerged as a promising material platform to study correlated electronic states. Optical signatures of strong correlations in the form of Mott-Wigner states and fractional Chern insulators have already been observed in TMD monolayers and their twisted bilayers. In this work, we use a moiré substrate containing a twisted hexagonal boron nitride (h-BN) interface to externally generate a superlattice potential for the TMD layer: the periodic structure of ferroelectric domains in h-BN effects a purely electrostatic potential for charge carriers. We find direct evidence for the induced moiré potential in the emergence of new excitonic resonances at integer fillings, and our observation of an enhancement of the trion binding energy by $\simeq$ 3 meV. A theoretical model for exciton-electron interactions allows us to directly determine the moiré potential modulation of 30$\pm$5 meV from the measured trion binding energy shift. We obtain direct evidence for charge order linked to electronic Mott-Wigner states at filling factors $\nu$ = 1/3 and $\nu$ = 2/3 through the associated exciton Umklapp resonances.
