Abstract:A novel self-powered UV photodetector based on electrospun ZnO nanofiber arrays is introduced. Aligned pure ZnO nanofibers and Ag-doped p-type ZnO nanofibers are processed perpendicular to each other, and p-n junction arrays of ZnO nanofibers are fabricated as a result. Owing to the intrinsic intervals between nanofibers, the device is fully transparent on quartz substrate. Various characterization methods including TEM, XRD, and XPS are used to testify the existence form of Ag element in ZnO nanofibers, and a field effect transistor is constructed to judge their conductivity. It is discovered that the Ag doping process not only transforms ZnO to p-type conductivity, making it possible to build this self-powered photodetector, but also forms Ag nanoparticles in ZnO nanofibers and thus helps reduce the response time. Benefiting from the abovementioned dual effects, this UV detector is found to have an enhanced performance, with the on-off ratio up to 10(4) at zero bias and a rather short rise/decay time of 3.90 s/4.71 s.

Abstract:It is essential for novel photodetectors to show good photoresponses, high stability, and have facile fabrication methods. Herein, an optimized electrospinning method to fabricate a photodetector based on nanowire arrays that has a wide spectral response range is demonstrated. Arrays of ZnO‐CdO hybrid nanowires are carefully fabricated fusing ZnO and CdO portions into the same nanowires and subsequently assembling those nanowires into a regular structure. Compared to pure ZnO or CdO nanowire arrays, the hybrid arrays show comparable photocurrent/dark current ratios and response speeds, but they possess a much wider spectral response range from ultraviolet to visible light. The optoelectronic and electronic properties of the ZnO‐CdO hybrid nanowire arrays are systematically explored. Based on this, a transparent and flexible photodetector made of ZnO‐CdO hybrid nanowire arrays is fabricated. It shows a high transparency of around 95% in the spectral range of 400–800 nm and maintains its properties even after 200 bending cycles. Importantly, the developed, simple method can be directly applied to many types of substrates and a transfer of the nanowires becomes unnecessary, which guarantees a high quality of the devices.

Abstract:Ultraviolet (UV) photodetectors (PDs) are characterized by wide wavelength selectivity and strong anti-interference capability. The focus of research is not only limited to the adjustment of the structure composition, but it also delves deeper into its working mechanism and performance optimization. In this study, a heterojunction self-powered photodetector with a unique honeycomb structure was successfully constructed by combining the advantages of two semiconductor materials, zinc oxide (ZnO) and nickel oxide (NiO), using magnetron sputtering and hydrothermal synthesis. The detector has high responsivity, high detectivity and favorable spectral selectivity under UV irradiation. The nearly 10-fold increase in responsivity and detectivity of the detector with the introduction of the honeycomb structure under zero-bias conditions is attributed to the macroporous structure of the ZnO honeycomb nano-mesh, which increases the surface active sites and facilitates the enhancement of light trapping. This study provides significant value to the field of UV detection by improving detector performance through structural optimization.

Hybrid Structures of ZnO Nanorods/Carbon Fiber and Their Application on Ultraviolet Photodetector

Abstract:Brush-like hierarchical ZnO nanostructures on carbon fiber was fabricated by RF magnetic sputtering method and hydrothermal growth. The hybrid structures showed high surface-to-volume ratio and better electrical conductivity. An individual carbon fiber coated ZnO nanorods was transferred to the Au interdigital electrodes to form an ultraviolet photodetector, and the spacing of the electrodes is 180μm. Under the illumination of 325 nm UV light, the device shows a high photocurrent gain of 200, a good stability and the spectral responsivities. Furthermore, the mechanism for UV response is discussed.

Abstract:ZnO, a promising photoanode material, faces significant challenges in achieving high-efficient photoelectrochemical (PEC) type UV photodetectors due to inadequate charge separation and sluggish surface reaction kinetics. Constructing heterojunction nanostructures by coupling of p-NiO to n-ZnO nanowire arrays with wellaligned energy band positions presents a feasible strategy for enhancing PEC-type photodetector performance. Herein, we demonstrate that the designed ZnO@NiO core-shell nanowire arrays form a spatial charge transfer channel, facilitating efficient generation and extraction of charge carriers. The exceptional catalytic properties of NiOOH, derived from the transformation of NiO in an aqueous alkaline environment, serve as a potent cocatalyst, effectively accelerating the kinetics of the surface oxygen evolution reaction. Benefiting from the synergistic effect of the heterojunction and cocatalyst, the optimized photoanode achieves a high responsivity of 438.36 mA/W, a large detectivity of 4.85 x 1012 Jones, and rapid response time of 150.05/150.26 ms, while simultaneously exhibiting long-time PEC stability. This work highlights the critical role of nanostructure design in developing high-performance self-powered UV photodetectors.

Abstract:High-performance ultraviolet photodetectors have important scientific research significance and practical application value, which has been the focus of researchers. In this work, we have constructed a highly photosensitive UV photodetector with a unique "sandwich" structure, which was mainly composed of two layers of ZnO nanosheet arrays and one layer of polyaniline (PANI). The results showed that the UV current of ZnO/PANI devices was 100 times higher than that of pure ZnO devices under the same UV irradiation time. At a 365 nm wavelength, the device had excellent photocurrent responsiveness and photoconductivity. This high performance was attributed to the large specific surface area of ZnO nanosheets and the p-n junction formed between P-type PANI nano-porous film and N-type ZnO nanosheets. This provides a solid theoretical basis for the application of ZnO nanosheets in ultraviolet detection, and possesses significance for the development of ultraviolet photodetectors.

Abstract:ZnO nanostructure‐based photodetectors have a wide applications in many aspects, however, the response range of which are mainly restricted in the UV region dictated by its bandgap. Herein, UV–vis–NIR sensitive ZnO photodetectors consisting of ZnO nanowires (NW) array/PbS quantum dots (QDs) heterostructures are fabricated through modified electrospining method and an exchanging process. Besides wider response region compared to pure ZnO NWs based photodetectors, the heterostructures based photodetectors have faster response and recovery speed in UV range. Moreover, such photodetectors demonstrate good flexibility as well, which maintain almost constant performances under extreme (up to 180°) and repeat (up to 200 cycles) bending conditions in UV–vis–NIR range. Finally, this strategy is further verified on other kinds of 1D nanowires and 0D QDs, and similar enhancement on the performance of corresponding photodetecetors can be acquired, evidencing the universality of this strategy.

Abstract:Here we report the fabrication of high-performance ultraviolet photodetectors based on a heterojunction device structure in which ZnO quantum dots were used to decorate Zn2SnO4 nanowires. Systematic investigations have shown their ultrahigh light-to-dark current ratio (up to 6.8 × 104), specific detectivity (up to 9.0 × 1017 Jones), photoconductive gain (up to 1.1 × 107), fast response, and excellent stability. Compared with a pristine Zn2SnO4 nanowire, a quantum dot decorated nanowire demonstrated about 10 times higher photocurrent and responsivity. Device physics modeling showed that their high performance originates from the rational energy band engineering, which allows efficient separation of electron-hole pairs at the interfaces between ZnO quantum dots and a Zn2SnO4 nanowire. As a result of band engineering, holes migrate to ZnO quantum dots, which increases electron concentration and lifetime in the nanowire conduction channel, leading to significantly improved photoresponse. The enhancement mechanism found in this work can also be used to guide the design of high-performance photodetectors based on other nanomaterials. Furthermore, flexible ultraviolet photodetectors were fabricated and integrated into a 10 × 10 device array, which constitutes a high-performance flexible ultraviolet image sensor. These intriguing results suggest that the band alignment engineering on nanowires can be rationally achieved using compound semiconductor quantum dots. This can lead to largely improved device performance. Particularly for ZnO quantum dot decorated Zn2SnO4 nanowires, these decorated nanowires may find broad applications in future flexible and wearable electronics.

Abstract:Vertically aligned ZnO nanowires (NWs) were grown on a fluorine-doped tin-oxide-coated glass substrate by a hydrothermal method. Au nanoparticles were well dispersed in the mixed solution of ethanol and deionized water. A simple self-powered ultraviolet detector based on solid–liquid heterojunction was fabricated, utilizing ZnO NWs as active photoanode and such prepared mixed solution as electrolyte. The introduction of Au nanoparticles results in considerable improvements in the responsivity and sensitivity of the device compared with the one using deionized water as electrolyte, which is attributed to the enhanced light harvesting by Au nanoparticles.

Abstract:Zr0.05Ti0.95O2 solid solution nanowires were synthesized directly on a SnO2:F-coated glass via a low-temperature hydrothermal method, and a high-sensitivity self-powered ultraviolet detector based on SnO2:F/Zr0.05Ti0.95O2 heterojunction was fabricated subsequently. Zr doping not only improves the detector's photoresponse but also adjusts the response range to the short-wavelength direction. At 0 V bias, a highly responsivity of 1.03 A/W and an internal gain of 3.6 were obtained, together with favorable visible-blind characteristics and short response time. This high-sensitivity self-powered ultraviolet detector provides potential applications in wireless environmental monitoring, biological detection, and ultraviolet astronomy.

Abstract:A self-powered, ZnO nanorod arrays (NRs)/GaN/Si heterojunction ultraviolet (UV) photodetector was synthesized straightforwardly. This high-performance device has an excellent response under UV radiation without bias. The tensile stress at the ZnO/GaN/Si interface presumably strengthened the built-in electric field, which effectively separated and extracted the photogenerated electron–hole pairs. These results may provide a new synthetic pathway towards low-cost, high-performance, self-powered ZnO/GaN heterojunction UV photodetectors.
TiO2 Nanorod Arrays Based Self-Powered UV Photodetector: Heterojunction with NiO Nanoflakes and Enhanced UV Photoresponse

Abstract:The self-powered ultraviolet photodetectors (UV PDs) have attracted increasing attention due to their potential applications without consuming any external power. It is important to obtain the high-performance self-powered UV PDs by a simple method for the practical application. Herein, TiO2 nanorod arrays (NRs) were synthesized by hydrothermal method, which were integrated with p-type NiO nanoflakes to realize a high performance pn heterojunction for the efficient UV photodetection. TiO x thin film can improve the morphological and carrier transport properties of TiO2 NRs and decrease the surface and defect states, resulting in the enhanced photocurrent of the devices. NiO/TiO2 nanostructural heterojunctions show excellent rectifying characteristics (rectification ratio of 2.52 × 104 and 1.45 × 105 for NiO/TiO2 NRs and NiO/TiO2 NRs/TiO x, respectively) with a very low reverse saturation current. The PDs based on the heterojunctions exhibit good spectral selectivity, high photoresponsivity, and fast response and recovery speeds without external applied bias under the weak light radiation. The devices demonstrate good stability and repeatability under UV light radiation. The self-powered performance could be attributed to the proper built-in electric field of the heterojunction. TiO2 NRs and NiO nanoflakes construct the well-aligned energy-band structure. The enhanced responsivity and detectivity for the devices with TiO x thin films is related to the increased interfacial charge separation efficiency, reduced carrier recombination, and relatively good electron transport of TiO2 NRs.
Cross‐Bar SnO2‐NiO Nanofiber‐Array‐Based Transparent Photodetectors with High Detectivity

Abstract:An cross-bar structure is employed to design a transparent p-n junction-based photodetector. The device consisting of aligned n-SnO2 and p-NiO nanofibers is prepared via a mature electrospinning process that is suitable for commercial applications. It exhibits a high detectivity of 2.33 x 10(13) Jones under 250 nm illumination at -5 V, outperforming most state-of-art SnO2-based UV photodetectors. It is also endowed with a self-powered feature due to a photovoltaic effect from the p-n junction, resulting in a photocurrent of 10(-10) A, responsivity of 30.29 mA W-1 at 0 V bias, and detectivity of 2.24 x 10(11) Jones at 0.05 V bias. Moreover, the device is highly transparent (over 90% toward visible light) due to the wide band gap of photoactive materials and well-designed cross-bar fiber structure. Additionally, an n-SnO2-p-ZnO:Ag (Ag doped ZnO) self-powered UV photodetector is fabricated that shows good performance and give another example of the use of the cross-bar structure.

Abstract:Abstract Ultraviolet (UV) photodetectors play an important role in numerous commercial and scientific applications. The UV photodetectors based on binary‐cation indium zinc oxide (InZnO) thin films exhibit great performance enhancement, compared with their single‐cation counterparts. However, UV photodetectors based on 1D InZnO nanowires could potentially exhibit more superior optoelectrical performance, due to the large surface‐to‐volume ratio and favorable carrier transport characteristics of nanowires. This work has combined combustion synthesis with electrospinning technique to efficiently fabricate InZnO nanowire‐based UV photodetectors. At the annealing temperature of 375 °C, the newly designed InZnO nanowire photodetectors exhibit excellent photoelectric performance under the irradiation of 310 nm UV light, including a photo‐to‐dark current ratio of 1.2 × 104, a photo responsivity of 2.8 × 103 A W–1, and a high detectivity of 2.4 × 1016 Jones. This study not only demonstrates the opportunity to construct new‐generation transparent electronics based on 1D metal oxide nanowires but also sheds new light on how to further decrease the annealing temperature of metal oxide nanowire devices for low‐temperature fabrication processes.
Face-to-face Intercrossed ZnO Nanorod Arrays with Extensive NR-NR Homojunctions for a Highly Sensitive and Self-Powered Ultraviolet Photodetector

Abstract:A self-powering ultraviolet photodetector (UVPD) that effectively utilizes UV energy in an easy-to-implement way is an attractive alternative for the UV optical sensing and communication. Here we report a novel self-powered UVPD based on a face-to-face hybrid ZnO nanorod arrays (ZNRAs) nanostructure. Large-area freestanding ZNRAs have been grown on indium tin oxide (ITO) conductive glass and Ti substrates through a hydrothermal method. Different geometric dimension of ZNRAs/ITO and ZNRAs/Ti structures were designed to pair hybrid each other for achieving the optimum photoelectric performance. Experimentally, it is found that the optimum UVPD based on face-to-face hybrid ITO/l-ZNRAs/l-ZNRAs/Ti structure exhibits an enhancement of '1+1 > 2' in photoelectric conversion without applying any external DC voltage when compared with single-face ZNRAs-based UVPDs, and the optimum UVPD demonstrates a responsivity of 2.45 mA W-1 and on/off current ratio of 6.6 x 10(5) under a UV irradiation of 3.06 mu W cm(-2) as well as a high durability with a cyclic balance of no less than 93.5% in a 4250-s on/off irradiation. The generation of self-power and the high photoelectric performance of face-to-face hybrid ZNRAs-based UVPDs are associated to the Schottky junctions in ITO/ZnO interface as well as the extensive ZnO nanorod-nanorod homojunction.

Abstract:Zinc oxide(ZnO) is a versatile semiconductor material and its use is expanding into photoelectric applications. Anisotropic growth characteristics of ZnO are advantageous for growing a nanowire structure. ZnO nanowire based sensors exhibit enhanced performance in terms of photodetection due to their large specific surface area. ZnO nanowires on a highly aligned electrospun poly(vinylidene fluoride-co-trifluoroethylene) (PVDF-TrFE) nanofiber-based film are fabricated high performance ultraviolet (UV) detector. The movement of photo-induced electrons from ZnO nanowires is more effective in aligned electrospun film substrate (Rsq,off/Rsq,on = 551.0) than random electrospun film substrate (Rsq,off/Rsq,on = 47.8) under continuous UV irradiation. The current difference is 3.98 times higher on ZnO nanowires on aligned electrospun film than it is on random electrospun film in UV light on-off cycles. As a result, we improve the performance of photo sensitivity of electrospun nanofiber-based ZnO nanowires through controlling the directionality and fabrication time of the electrospun film without additional processes.

Abstract:ZnO nanoneedle arrays were grown vertically on a fluorine-doped tin oxide-coated glass by hydrothermal method at a relatively low temperature. A self-powered photoelectrochemical cell-type UV detector was fabricated using the ZnO nanoneedles as the active photoanode and H2O as the electrolyte. This solid-liquid heterojunction offers an enlarged ZnO/water contact area and a direct pathway for electron transport simultaneously. By connecting this UV photodetector to an ammeter, the intensity of UV light can be quantified using the output short-circuit photocurrent without a power source. High photosensitivity, excellent spectral selectivity, and fast photoresponse at zero bias are observed in this UV detector. The self-powered behavior can be well explained by the formation of a space charge layer near the interface of the solid-liquid heterojunction, which results in a built-in potential and makes the solid-liquid heterojunction work in photovoltaic mode.

Abstract:All inorganic, self-powered, narrowband, and rapid response p-NiO/n-ZnO nanowire (NW) ultraviolet (UV) photodetectors were fabricated and investigated with Al2O3 as an interface modification layer. Al2O3 films grown by atomic layer deposition can greatly suppress the surface defects on ZnO NWs and improve the p-NiO/n-ZnO NW interface. The photo-response of the photodetector in the 430-500 nm wavelength range was greatly inhibited and the full-width at half-maximum of the response spectrum was less than 30 nm. A large responsivity of 1.4mA/W was achieved under a 380 nm UV irradiation (0.36 mW/cm(2)) at zero bias and the response time of the device was less than 0.04 s. Such a simple interface modification method might promote the developing of ZnO NW based narrowband photodetectors. Published by AIP Publishing.
