Abstract:A comprehensive comparison study of the UV-visible photoresponse properties of non-aligned carbothermal ZnO nanowires (ZNWs) composited with reduced graphene oxide (RGO) and single-walled carbon nanotubes (SWCNTs) is presented. The RGO/ZNWs composites (GZWs) and SWCNTs/ZNWs composites (CZWs) have been successfully synthetized through UV-assisted photochemical reduction of GO in ZNWs suspension and ultrasonic stirring technology, respectively. The optimal contents of RGO and SWCNTs incorporated into ZNWs were determined for achieving maximum photoresponse, respectively. Experimentally, the optimal GZWs and CZWs exhibit significant enhancement in photoelectric properties than pure ZNWs, It is demonstrated that the GZWs-based photodetector has higher photoresponsivity (similar to 16 AW(-1)) than CZWs-based photodetector under low UV irradiation (< 10 mu W cm(-2)) and at 1.0V bias, while the CZWs-based photodetector has higher on/off current ratio (8.41 x 10(4)) and faster response time (1.99 s of rise-time and 0.39 s of decay-time) than GZWs-based one. The detail physics mechanism on the effects of RGO and SWCNTs on photoelectric characteristics of ZNWs is presented with the interface charge transfer due to the chemisorption and photo-desorption of oxygen.

Abstract:Vertically aligned ZnO nanowires (NWs) were grown on a fluorine-doped tin-oxide-coated glass substrate by a hydrothermal method. Au nanoparticles were well dispersed in the mixed solution of ethanol and deionized water. A simple self-powered ultraviolet detector based on solid–liquid heterojunction was fabricated, utilizing ZnO NWs as active photoanode and such prepared mixed solution as electrolyte. The introduction of Au nanoparticles results in considerable improvements in the responsivity and sensitivity of the device compared with the one using deionized water as electrolyte, which is attributed to the enhanced light harvesting by Au nanoparticles.

Abstract:A flexible self-powered ultraviolet (UV) detector based on ZnO nanowires has been fabricated for the first time. The assembled UV detector shows good performance both in flat and bending conditions, which is important for future wearable and flexible optoelectronic applications. The responsivity of the fabricated device has improved by 44% after the decoration of Ag nanoparticles. Such enhancement is attributed to the modified structure which facilitates light absorption.

Abstract:In this paper, an ultraviolet photodetector based on ZnO nanowires modified by Au nanoparticles. Due to the high specific surface area of the nanowires and the nano-plasmonic enhancement induced by the adsorbed Au nanoparticles, the measurements reveal a higher photocurrent compared with pure ZnO photodetectors. The dark current was reduced cause of the Schottky junction between metal and semiconductor. By calculation, the maximum responsivity in ultraviolet band of obtained device is up to 9.4A/W at operating bias. Another role of Au NPs adsorbed on the surface of NWs is the scattering effect, which may contribute to more photo absorption. The results indicated that nano-plasmonic enhancement effect could be efficient for UV region and the demonstration of the as-fabricated device provides a feasible and cost-effective method to potential application for UV optoelectronic device.

Abstract:Our study presents the synthesis and characterization of one-dimensional (1-D) zinc oxide (ZnO) nanorod (NR) arrays via low-temperature hydrothermal synthesis, followed by surface modification with silver nanoparticles (Ag NPs). Silver nanowires (AgNWs) are potential alternatives to indium-tin oxide, but their poor stability in atmospheric conditions poses a challenge. To address this, we developed ultrathin Ag/ZnO core-shell structured nanowire networks for ultraviolet-photodetectors (UV-PDs). This cost-effective solution process yielded high transmission (77 %) and low sheet resistance (8.3 Ω/sq). We comprehensively investigated surface morphology, crystalline nature, elemental composition, optical properties, and electrical performance of both synthesized nanorod arrays and NW networks. The UV photodetector exhibited a rise time of approximately 1.35 s and a decay time of 8.01 s, both faster than pristine AgNW electrodes. Additionally, the dark current decreased from 9 nA to 3.5 nA after incorporating Ag/ZnO, accompanied by a significant improvement in photocurrent. These results highlight a promising approach for high-performance UV photodetectors, leveraging the stability and conductivity of Ag/ZnO core-shell NW networks.

Abstract:A highly sensitive self-biased ultraviolet (UV) photodetector is largely desirable in practical applications. This work develops a one-dimensional ZnO homojunction photodiode, which includes an Sb-doped ZnO microwire with surface-covered by Ag nanowires (AgNWs@ZnO:Sb MW), a MgO buffer nanolayer, and a ZnO film. The photodiode is dramatically sensitive to UV light, with its photosensitive performances of a large on/off ratio of approximately 10 7 , a maximum responsivity of 292.2 mA W −1 , a high specific detectivity of 6.9 × 10 13 Jones, and a rapid response speed in microseconds (16.4/465.1 μs) under 365-nm light illumination via 10 μW cm −2 at 0 V bias. In particular, the highest external quantum efficiency approaching 99.3% is achieved. The modulation of the MgO nanofilm and surface-modified AgNWs on the improved photoresponse was carefully examined. Acting as a self-biased optical receiver, this photodiode was further integrated into a UV communication system that can transmit information in real time. Also, a 9 × 9 photodetector array based on the AgNWs@p-ZnO:Sb MW/i-MgO/n-ZnO homojunction exhibited a uniform distribution of light response and could be used as a workable photosensory to achieve good spatial resolution images. This work proposes a promising route for the design of high-performance UV photodetectors for realistic applications with low power consumption and large-scale construction.

Abstract:Photoactive material consisting of heterogeneous Ag–ZnO nanowires (NWs) was prepared by electrospinning. Tunable UV photodetectors fabricated using Ag–ZnO NWs have shown high sensitivity up to over four orders of magnitude with relatively fast and stable response speed. The mechanism for this colossal photoconductivity is elucidated by means of the efficient exciton dissociation under UV illumination due to accelerated electron transfer from conduction band of ZnO to Ag nanoparticles. The facile process proposed here may pave the way for designing sensing and imaging systems.

Abstract:A novel self-powered UV photodetector based on electrospun ZnO nanofiber arrays is introduced. Aligned pure ZnO nanofibers and Ag-doped p-type ZnO nanofibers are processed perpendicular to each other, and p-n junction arrays of ZnO nanofibers are fabricated as a result. Owing to the intrinsic intervals between nanofibers, the device is fully transparent on quartz substrate. Various characterization methods including TEM, XRD, and XPS are used to testify the existence form of Ag element in ZnO nanofibers, and a field effect transistor is constructed to judge their conductivity. It is discovered that the Ag doping process not only transforms ZnO to p-type conductivity, making it possible to build this self-powered photodetector, but also forms Ag nanoparticles in ZnO nanofibers and thus helps reduce the response time. Benefiting from the abovementioned dual effects, this UV detector is found to have an enhanced performance, with the on-off ratio up to 10(4) at zero bias and a rather short rise/decay time of 3.90 s/4.71 s.

Abstract:All inorganic, self-powered, narrowband, and rapid response p-NiO/n-ZnO nanowire (NW) ultraviolet (UV) photodetectors were fabricated and investigated with Al2O3 as an interface modification layer. Al2O3 films grown by atomic layer deposition can greatly suppress the surface defects on ZnO NWs and improve the p-NiO/n-ZnO NW interface. The photo-response of the photodetector in the 430-500 nm wavelength range was greatly inhibited and the full-width at half-maximum of the response spectrum was less than 30 nm. A large responsivity of 1.4mA/W was achieved under a 380 nm UV irradiation (0.36 mW/cm(2)) at zero bias and the response time of the device was less than 0.04 s. Such a simple interface modification method might promote the developing of ZnO NW based narrowband photodetectors. Published by AIP Publishing.

Abstract:Zinc carbonate hydroxide nanobelts are prepared by the hydrolysis of zinc acetate aqueous solution in the presence of urea at 90 °C. The zinc carbonate hydroxide nanobelts can be facilely self-assembled in a circular flexible freestanding film with a diameter of 8.4 cm and thickness of ~48 μm. The calcination of the zinc carbonate hydroxide nanobelts at 300 °C under normal atmospheric condition results in the formation of ZnO nanowires. The zinc carbonate hydroxide nanobelts and resultant ZnO nanowires are characterized by XRD, SEM, TEM, TG-DSC, PL, and impedance measurement. The characterization results indicate that the ZnO nanowires exhibit unique nanostructure characterized by long chains of closely attached ZnO nanocrystals with ZnO/ZnO nanocrystal junctions. The unique ZnO nanowire-based UV photodetector exhibit much higher photoresponse currents (at the milliampere level) and on/off current ratio (~1000) than ZnO nanocrystal-based UV photodetector. Under the UV irradiance of 120 mW cm(-2) and low applied voltage of 0.5 V, the peak photoresponse current and on/off current ratio of the ZnO nanowire photodetector are 56 and 36 times higher than those of the ZnO nanocrystal UV photodetector, respectively. The reason for the superior photodetection performance of the ZnO nanowires over the ZnO nanocrystals is discussed.

Abstract:An enhanced photoelectrochemical (PEC)-type photodetector based on ZnO nanowire arrays (ZnO NAs) was constructed by bringing in a electrolyte embedded with liquid crystal (LC) in this paper. It was indicated that this UV photodetector exhibited visible-blind, high responsivity, and rapid response. The device based on the ZnO NAs showed a high responsivity of 0.05 A/W under 383 nm UV illumination at zero bias. The response time was observed to be rapid with a rise time constant of 0.15 s and a decay time constant of 0.05 s, respectively. The remarkably high photodetecting performance is due to the enhanced absorption of photons increased by LC-embedded electrolyte. This device can have a great future for application in high-performance and rapid-response UV photodetectors.

Abstract:Ultraviolet (UV) photodetectors (PDs) based on nanowire (NW) hold significant promise for applications in fire detection, optical communication, and environmental monitoring. As optoelectronic devices evolve towards lower dimensionality, multifunctionality, and integrability, multicolor PDs have become a research hotspot in optics and electronic information. This study investigates the enhancement of detection capability in a light-trapping ZnO NW array through modification with Pt nanoparticles (NPs) via magnetron sputtering and hydrothermal synthesis. The optimized PD exhibits superior performance, achieving a responsivity of 12.49 A/W, detectivity of 4.07 × 1012 Jones, and external quantum efficiency (EQE) of 4.19 × 103%, respectively. In addition, the Pt NPs/ZnO NW/ZnO PD maintains spectral selectivity in the UV region. These findings show the pivotal role of Pt NPs in enhancing photodetection performance through their strong light absorption and scattering properties. This improvement is associated with localized surface plasmon resonance induced by the Pt NPs, leading to enhanced incident light and interfacial charge separation for the specialized configurations of the nanodevice. Utilizing metal NPs for device modification represents a breakthrough that positively affects the preparation of high-performance ZnO-based UV PDs.

Abstract:The ability to function without an external power supply makes photodetectors highly promising for use in a new generation of wirelessly and independently operated ultraviolet (UV) photodetection and imaging systems. However, self-powered photodetectors' high dark current, inadequate light harvesting, and poor carrier separation prevent them from attaining high-efficiency UV photodetection and imaging. Herein, a high-performance heterojunction UV photodetector consisting of a single Ga-doped ZnO microwire enshrouded by Ag nanowires (AgNWs@ZnO:Ga MW), a MgO electron blocking layer, and a p-type GaN wafer was proposed. Taking full advantage of the interface engineering and plasmonic effects, the AgNWs@ZnO:Ga MW/MgO/GaN photodetector achieves high photodetection performance with an excellent responsivity of 262 mA/W, a remarkable external quantum efficiency of 92.37%, and a high detectivity of 1.966 × 1012 Jones under 370 nm illumination with power density of 0.22 mW/cm2. Furthermore, it also demonstrates ultrafast pulsed photoresponse speed with a rise/fall time of 3.64 μs/252 μs. An UV imaging system is designed based on the AgNWs@ZnO:Ga MW/MgO/GaN self-powered photodetector, allowing for high-quality, accurate, and distinct object imaging. This work combines interface engineering and plasmonic effects for achieving high-performance UV photodetection, which provides a strategic approach to the development of highly efficient optoelectronic devices.

Abstract:We report the high performance vertical ultraviolet (UV) photodetectors based on single ZnO nanowire (NW) sandwiched between two graphene sheets. The photocurrent on-off ratio, rising time, and recovery speed of our UV detectors are 8 × 102, 0.7 s, and 0.5 s, respectively, which are significantly improved compared to the conventional ZnO NWs photodetectors. The improved performance is attributed to the existence of Schottky barriers between ZnO NW and graphene electrodes. The graphene/ZnO NW/graphene vertical sandwiched structures may be promising candidates for integrated optoelectronic sensor devices.

Abstract:A compact Cu-doped ZnO nanorod (NR) array film was synthesized by a facile hydrothermal method and post-annealing process. Abstract:Single ZnO nanowire ultraviolet (UV) photodetector has been fabricated, and the enhancement of its UV photoresponse by polystyrene sulfate surface functionalization has been investigated. It is found that, under the same UV light irradiation, UV photoresponse of the detector with surface functionalization increases by three orders of magnitude as compared to that without surface coating. By comparing I-V characteristics of the detectors, we find that the dark conductance of the device can decrease by three orders of magnitude after surface coating while the light conductance shows little variation. The result demonstrates that one can readily enhance the UV photoresponse of the photodetector by surface functionalization.
