Abstract:We have studied the ordering dynamics of the striped patterns of a single layer of cylindrical block copolymer microdomains in a thin film. By tracking disclinations during annealing with time-lapse atomic force microscopy, we observe a dominant mechanism of disclination annihilation involving three or four disclinations (quadrupoles). Pairwise disclination annihilation events are suppressed as a result of the topological constraints in this system. The kinetic scaling laws with exponents observed here are consistent with topologically allowed annihilation events involving multiple disclinations. The results provide insight into two-dimensional pattern formation and may lead to the successful application of block copolymer lithography.
Ultra-Fast Vertical Ordering of Lamellar Block Copolymer Films on Unmodified Substrates

Abstract:To utilize the full potential of block copolymer (BCP) thin films for use in technological devices ranging from ion conduction membranes and transistors to nanowire array antennas, rapid self-assembly of lamellar block copolymers (l-BCPs) with vertically oriented lamellar domains on a variety of unmodified substrates is needed. l-BCPs have an inherently larger interfacial area for transport compared to their cylindrical counterpart. Our observations demonstrate that the as-cast weakly ordered vertically oriented state of l-BCP films of polystyrene-block-poly(methyl methacrylate) (PS-b-PMMA) from the directional evaporation of select solvents act as "seed templates" for their ultra-fast evolution (≈30 s) into well-ordered vertically oriented nanostructures, using a thermal gradient-based cold zone annealing (CZA) technique. Vertical lamellae are obtained on unmodified substrates, Quartz and Kapton, and the kinetics of l-BCP ordering is much faster by CZA as compared to the isotropic oven annealing. The rapid ordering kinetics of vertical l-BCPs is tested and found applicable to different molecular masses and film thicknesses ranging from 20 nm to 480 nm, which ultimately flip over to their equilibrium parallel morphology at the upper limits of annealing times. Morphology Control of Perpendicularly Oriented Lamellar Films from Azobenzene-Containing Block Copolymers with Different Spacer Lengths

Abstract:Block copolymer (BCP) films with vertically aligned lamellar structures hold great application potential in multiple fields. Nevertheless, systematic control of the lamellar morphology in BCP films has rarely been reported so far, including connectivity, etch selectivity, and orientation. Here, we report an effective approach to construct perpendicularly oriented lamellar domains by incorporating the azobenzene groups into the side chains of polystyrene-block-polymethacrylate (PS-b-PMMA) with different flexible spacers (x), namely, PS-b-PMA(xC)Az (x = 0, 6, or 11). Two-and three-dimensional vertical lamellae, such as thick high-connectivity lamellae, thin defect-free lamellae, and mixture lamellae, can be fabricated by manipulating x. Simultaneously, the perpendicular lamellae with different morphologies can be obtained on various substrates, such as hard silicon wafers, flexible aluminum sheets, and transparent polyethylene terephthalate (PET) films. Herein, a plausible mechanism is demonstrated. The present strategy might open an avenue to engineer the morphology of perpendicularly aligned lamellar films for applications that either require high-connectivity percolating transport or defect-free lithography templates.
Tunable Thin Film Periodicities by Controlling the Orientation of Cylindrical Domains in Side Chain Liquid Crystalline Block Copolymers

Abstract:A facile approach to block copolymer (BCP) domain orientation control in thin films has been demonstrated by employing a BCP with liquid crystalline semifluorinated side chains by tuning the composition of the copolymers of the bottom surface layer (BSL). 1H,1H,2H,2H-Perfluorodecanethiol was attached to a precursor polymer, polystyrene-block-poly(glycidyl methacrylate) (PS-b-PGMA), to obtain a novel BCP with a C8F17-containing liquid crystal (LC) side chain (PS-b-P8FMA). Anisotropic hexagonally packed cylinder domains in a bulk state were first characterized by transmission electron microscopy (TEM) and small angle X-ray scattering (SAXS). The observed morphology transition of BCPs with different fluorinated side chain lengths of –CF3, –C4F9, and –C6F13 suggested the decisive effects of LC side chain ordering on the anisotropic nanostructures. In the thin film study, poly(methyl methacrylate-random-2,2,2-trifluoroethyl methacrylate-random-methacrylic acid) (PMMA-ran-PTFEMA-ran-PMAA) solution was used as BSLs for tuning the desired periodicities. The surface free energy (SFE) of BSL was simply tailored by changing the composition of comonomers. In atomic force microscopy (AFM) characterization, long-range ordered perpendicularly oriented BCP domains in a hexagonally packed array or parallel oriented BCP domains as striation patterns were easily fabricated on non-preferential or preferential BSL, respectively. The study presents a novel approach to tunable thin film periodicities without changing or modifying BCPs, which is desired in next-generation BCP lithography.

Abstract:A series of liquid crystalline/crystalline block copolymers (BCPs) containing poly(methacrylate) block with liquid crystalline (LC) azobenzene moieties in the side chains (PMMAzo) and crystalline block poly(l-lactide) (PLLA) were prepared. The interplay of microphase separation, crystallization and LC ordering in these BCPs was investigated. It is revealed that microphase separation between two blocks is favorable to the LC ordering, which is attributed to the enhanced local concentration of LC moieties in PMMAzo microdomains. For a similar reason, crystallization of PLLA can intensify microphase separation thus facilitate LC ordering of PMMAzo. PLLA crystallization may also stabilize the LC structure, leading to phase transition temperatures of the BCPs higher than that of PMMAzo homopolymer. On the other hand, the LC ordering can conversely affect crystallization of PLLA. The crystallizability of PLLA is weakened by the chemically linked PMMAzo block. The special PLLA ε-crystals, which are usually formed in the presence of organic solvents, are unexpectedly observed under suitable conditions.
Controlling orientational order in block copolymers using low-intensity magnetic fields

Abstract:The interaction of fields with condensed matter during phase transitions produces a rich variety of physical phenomena. Self-assembly of liquid crystalline block copolymers (LC BCPs) in the presence of a magnetic field, for example, can result in highly oriented microstructures due to the LC BCP's anisotropic magnetic susceptibility. We show that such oriented mesophases can be produced using low-intensity fields (<0.5 T) that are accessible using permanent magnets, in contrast to the high fields (>4 T) and superconducting magnets required to date. Low-intensity field alignment is enabled by the addition of labile mesogens that coassemble with the system's nematic and smectic A mesophases. The alignment saturation field strength and alignment kinetics have pronounced dependences on the free mesogen concentration. Highly aligned states with orientation distribution coefficients close to unity were obtained at fields as small as 0.2 T. This remarkable field response originates in an enhancement of alignment kinetics due to a reduction in viscosity, and increased magnetostatic energy due to increases in grain size, in the presence of labile mesogens. These developments provide routes for controlling structural order in BCPs, including the possibility of producing nontrivial textures and patterns of alignment by locally screening fields using magnetic nanoparticles.

Abstract:Cylindrical microdomains in thin films of mixtures of polystyrene‐block‐ poly(methyl methacrylate) and poly(methyl methacrylate) (PMMA) homopolymer are oriented normal to the film surface (see Figure). Confining the PMMA homopolymer to the microdomains increases the persistence of microdomain orientation over large distances; thus, aspect ratios up to ∼10 are achievable without the use of an external field.

Abstract:Block copolymer (BCP) nanolithography provides an economical way to pattern nanoscale features for the semiconductor industry. Molecular cyclization can reduce feature sizes, but like linear BCPs, cyclic BCP nanostructure size is limited by the order-disorder transition (ODT). Although the ODTs of pure linear and cyclic BCPs have been studied extensively, there is little information on binary blends of these BCPs. Here, we use dissipative particle dynamic simulations to study the impact of size mismatch and molecular architecture of component BCPs on the ODT for various blends. We see that the blend ODT always occurs at higher segregation strength than one would predict from linear interpolation between pure-component ODTs. The deviation from this simple prediction is greater for blends with greater size mismatch between components. We find clustering of like components (i.e., linear BCPs with linear BCPs and cyclic BCPs with cyclic BCPs) in the disordered phase, and the characteristic lengths of the component clusters correlate with molecular size. Abstract:Block copolymer (BCP) self-assembly leads to nanostructured materials with diverse ordered morphologies, some of which are attractive for transport applications. Multiblock AB copolymers are of interest as they offer a larger design parameter space than diblock copolymers allowing researchers to tailor their self-assembly to achieve target morphologies. In this study, we investigate the phase behavior of symmetric AxByAzByAx and BxAyBzAyBx pentablock copolymers (pentaBCPs) where A and B monomers have the same statistical segment length. We use a combination of self-consistent field theory (SCFT) calculations and molecular dynamics (MD) simulations to link the polymer design parameters, namely the fraction of middle block volume to the volume of all blocks of same type τ, overall volume fraction of A block fA, and segregation strength χN, to the equilibrium morphologies and the distributions of chain conformations in these morphologies. In the phase diagrams calculated using SCFT, we observe broader double gyroid windows and the existence of lamellar morphologies even at small values fA in contrast to what has been seen for diblock copolymers. We also see a reentrant phase sequence of double gyroid → cylinder → lamellae → cylinder → double gyroid with increasing τ at fixed fA. The chain conformations adopted in these morphologies are sampled in coarse-grained MD simulations and quantified with distributions of the chain end-to-end distance and fractions of chains whose middle (A or B) and end (A or B) blocks remain within domains of same chemistry (A or B). These analyses show that the pentaBCP chains adopt "looping", "bridging", and a "hybrid" (both looping and bridging) conformations, with a majority of the chains adopting the hybrid conformation. The spatial distributions for each of the blocks in the pentaBCPs show that blocks of the same type in a chain locally segregate within the same domains, with shorter blocks segregating towards the domain boundaries and longer blocks filling the domain interior. This combined SCFT-MD approach enables us to rapidly screen the extensive pentaBCP design space to identify design rules for transport-favorable morphologies as well as verify the chain conformations and spatial arrangements associated with the theory predicted reentrant phase behavior.

Study on the Origin of Inverted Phase in Drying Solution-Cast Block Copolymer Films

Abstract:In a previous study, we reported observation of the novel inverted phase (the minority blocks comprising the continuum phase) in kinetically controlled phase separating solution-cast poly(styrene-b-butadiene-b-styrene) (SBS) triblock copolymer films [Zhang et al. Macromolecules 2000, 33, 9561-7]. In this study, we adopt the same approach to investigate the formation of inverted phase in a series of solution-cast poly(styrene-b-butadiene) (SB) asymmetric diblock copolymers having nearly equal polystyrene (PS) weight fraction (about 30 wt %) but different molecular weights. The microstructure of the solution-cast block copolymer films resulting from different solvent evaporation rates, R, was inspected, from which the kinetically frozen-in phase structures at qualitatively different block copolymer concentrations and correspondingly different effective interaction parameter, chieff, can be deduced. Our result shows that there is a threshold molecular weight or range of molecular weight below which the unusual inverted phase is accessible by controlling the solvent evaporation rate. In comparing the present result with that of our previous study on the SBS triblock copolymer, we find that the formation of the inverted phase has little bearing on the chain architecture. We performed numerical calculations for the free energy of block copolymer cylinders and found that the normal phase is always preferred irrespective of the interaction parameter and molecular weight, which suggests the formation of the inverted phase to have a kinetic origin. A mechanism based on kinetic effects is proposed to account for the observed threshold in molecular weight.
Order−Order Transition in a Rod−Coil Diblock Copolymer Induced by Supercritical CO2

Abstract:We synthesized a series of well-defined rod-coil block copolymers (BCPs), poly(dimethylsiloxane)-b-poly{2,5-bis[(4-methoxyphenyl)oxycarbonyl]styrene) (PDMS-b-PMPCS), containing a CO2-philic block PDMS, and we studied their phase structures in bulk and after treatment with supercritical CO2 (scCO(2)) using small-angle X-ray scattering. The nanostructure of the BCP changed from lamellae (LAM) to hexagonally packed cylinders (HEX) when the volume friction Of PDMS (f(PDMS)) decreased to similar to 18%. Although the glass transition temperature (T-g) of the PMPCS block in scCO(2) could not he measured directly in Our experiment, it significantly decreased in scCO(2) at 110 bar. as estimated from SAXS results. More significantly, we observed a HEX-LAM order-order transition induced by scCO(2) in a HEX-Structured BCP which was located close to the HEX-LAM phase boundary in the BCP phase diagram under our experimental conditions. The OOT could be attributed to increases in both the volume fraction of HIP coil block and the effective interaction parameter. The lamellar structure was fixed by the rigid-rod-like block during depressurization. It was stable below the high T-g of the rod block and could change back to the original HEX structure by thermal annealing above the T-g of the rod block. For other BCP's which were located far away from the HEX-LAM phase boundary, the structures did not change; but the periodic sizes increased following scCO(2) treatment.
Block Copolymer at Nano-Patterned Surfaces

Abstract:We present numerical calculations of lamellar phases of block copolymers at patterned surfaces. We model symmetric di-block copolymer films forming lamellar phases and the effect of geometrical and chemical surface patterning on the alignment and orientation of lamellar phases. The calculations are done within self-consistent field theory (SCFT), where the semi-implicit relaxation scheme is used to solve the diffusion equation. Two specific set-ups, motivated by recent experiments, are investigated. In the first, the film is placed on top of a surface imprinted with long chemical stripes. The stripes interact more favorably with one of the two blocks and induce a perpendicular orientation in a large range of system parameters. However, the system is found to be sensitive to its initial conditions, and sometimes gets trapped into a metastable mixed state composed of domains in parallel and perpendicular orientations. In a second set-up, we study the film structure and orientation when it is pressed against a hard grooved mold. The mold surface prefers one of the two components and this set-up is found to be superior for inducing a perfect perpendicular lamellar orientation for a wide range of system parameters.

Abstract:In this study, side chain liquid crystalline (SCLC) fluorinated functionalities capable of controlling the orientation of the block copolymer (BCP) domains in thin film were successfully demonstrated. By introducing 1H,1H,2H,2H-perfluorodecanethiol onto a precursor polymer to obtain a novel BCP with a C8F17-containing LC side chain, BCP domains in 6.3-36.3 nm scale were obtained. For the studied symmetric SCLC diblock copolymers, a morphology transition from lamellae to cylinder was observed with reduced molecular weight (Mn). A co-existed 3.6 nm periodicity from lamellar smectic phase of SCLC was also verified in all synthesized BCPs of varied Mn by comprehensive characterizations of small angle X-ray scattering (SAXS) and wide angle X-ray diffraction (WAXD), differential scanning calorimetry (DSC) and polarized optical microscopy (POM). Atomic force microscopy (AFM) of the thin films revealed the formation of fingerprint patterns with increased correlation length when the domain spacing of the BCP is closer to the periodicity of the smectic structures, which are supported by the quantitative analysis on AFM images.
Ordered Bicontinuous Network Structures Regulated by Orientational Interactions in a Rod-Coil Block Copolymer

Abstract:The rich phase behavior of block copolymers (BCPs) has drawn great attention in recent years. However, the double diamond (DD) phase is rarely obtained because of the competition between the minimization of interfacial energy and packing frustration. Here, a rod-coil BCP containing mesogen-jacketed liquid crystalline polymer is designed to acquire ordered bicontinuous network nanostructures. The reduction of internal energy originating from the orientational interaction among the rod blocks can compensate for the free energy penalty of packing frustration to stabilize the DD structure. The resulting BCP can also experience lamellae-to-DD and double gyroid-to-lamellae transitions by changing the annealing temperature. These results make the rod-coil BCP an excellent candidate for the self-assembly of ordered network structures, demonstrating great potential in nanopatterning and metamaterials.

Abstract:We studied solvent-driven ordering dynamics of block copolymer films supported by a densely cross-linked polymer network designed as organic hard mask (HM) for lithographic fabrications. The ordering of microphase separated domains at low degrees of swelling corresponding to intermediate/strong segregation regimes was found to proceed significantly faster in films on a HM layer as compared to similar block copolymer films on silicon wafers. The ten-fold enhancement of the chain mobility was evident in the dynamics of morphological phase transitions and of related process of terrace-formation on a macroscale, as well as in the degree of long-range lateral order of nanostructures. The effect is independent of the chemical structure and on the volume composition (cylinder-/ lamella-forming) of the block copolymers. In-situ ellipsometric measurements of the swelling behavior revealed a cumulative increase in 1-3 vol. % in solvent up-take by HM-block copolymer bilayer films, so that we suggest other than dilution effect reasons for the observed significant enhancement of the chain mobility in concentrated block copolymer solutions. Another beneficial effect of the HM-support is the suppression of the film dewetting which holds true even for low molecular weight homopolymer polystyrene films at high degrees of swelling. Apart from immediate technological impact in block copolymer-assisted nanolithography, our findings convey novel insight into effects of molecular architecture on polymer-solvent interactions.
Block Copolymer Films with Free Interfaces: Ordering by Nano-Patterned Substrates

Abstract:We study block copolymers (BCP) on patterned substrates, where the top polymer film surface is not constrained but is a free interface that adapts its shape self-consistently. In particular, we investigate the combined effect of the free interface undulations with the wetting of the BCP film as induced by nano-patterned substrates. For a finite volume of BCP material, we find equilibrium droplets composed of coexisting perpendicular and parallel lamellar domains. The self-assembly of BCP on topographic patterned substrates was also investigated and it was found that the free interface induces mixed morphologies of parallel and perpendicular domains coupled with a non-flat free interface. In both cases, the free interface relaxes the strong constraints that would otherwise be imposed by a fixed top boundary (which is commonly used in simulations), and affects strongly the BCP ordering. Our study has some interesting consequences for experimental setups of graphoepitaxy and nanoimprint lithography.

Abstract:Poly{2,5‐bis[(4‐butoxyphenyl)‐oxycarbonyl]styrene} (PBPCS) with a re‐entrant phase behavior is used to synthesize a new kind of ABC triblock copolymers (triBCPs), poly(dimethylsiloxane)‐b‐polystyrene‐b‐PBPCS (PDMS‐b‐PS‐b‐PBPCS, DSB). Two well‐defined triBCPs D120S100B50 and D120S100B120 with different molecular weights (MWs) and narrow MW distributions are synthesized by sequential atom transfer radical polymerization. The volume fractions of PDMS, PS, and PBPCS in D120S100B50 are 0.24, 0.26, and 0.50, respectively, while the values in D120S100B120 are 0.14, 0.16, and 0.70, respectively. At low temperatures, PBPCS is amorphous. Both samples form a core–shell hexagonally packed cylindrical (CSH) morphology. At high temperatures, PBPCS in the triBCPs can form a liquid crystalline (LC) phase, the transformation of which can induce an order−order transition (OOT) of D120S100B120. The nanostructure changes from a CSH structure to a three‐phase‐four‐layer lamellar structure, and the transition is thermoreversible. The sequence of the OOT is opposite to that of a coil−coil−coil triBCP. The unusual LC behavior of PBPCS plays an important role on the thermoreversible morphological transition of the triBCP. image
Thermoreversible Order–Order Transition of a Diblock Copolymer Induced by the Unusual Coil–Rod Conformational Change of One Block

Abstract:Unusual liquid crystalline (LC) behavior and interesting nanophase separation behavior in the self-assemblies of a series of diblock copolymers (BCPs), poly( dim ethylsiloxane)-b-poly{2,S-bis [(4-butoxyphenyl)oxycarbonyl] styrene} (PDMS-b-PBPCS), were observed. The synthesized PDMS-b-PBPCS BCPs with PBPCS blocks of different molecular weights had volume fractions of PBPCS (f(PDPCS)'s) from 77% to 90%. At the molecular scale, the BCPs with f(PBPCS) values of 77% and 83% were in amorphous isotropic state in the entire temperature range studied, and thus, they were in coil-coil BCPs. For the BCPs with f(PBPCS) values of 87% and 90%, the PBPCS blocks displayed a thermodynamically stable isotropic phase at lower temperatures and an LC phase at higher temperatures. Therefore, they exhibited a transition from the coil coil to rod coil BCPs with increasing temperatures. At the nanophase structure scale, all of the BCPs were coil coil type and self-assembled into body-centered cubic (BCC) structures in the low temperature range. Moreover, some of the nanophase-separated structures of these BCPs could be thermoreversibly transformed by changing temperatures. For the BCPs with f(PBPCS) values between 77% and 83%, they remained BCC nanophase-separated structures during heating (up to 260 degrees C) as well as during subsequent cooling. For the BCPs with f(PBPCS) values of 87% and 90%, when the temperature was higher than the isotropic-to-LC transition temperatures of the PBPCS blocks, the new nanophase-separated hexagonally packed cylinder (HEX) structures started to form. However, only the nanophase-separated structure of the BCP with an f(PBPCS), value of 90% could completely transform to the HEX structure when the temperature reached 250 degrees C. As the temperature was reduced, the nanophase-separated structures of these two samples gradually reverted to the BCC structures below the LC-to-isotropic transition temperatures of the PBPCS blocks.
Orientational order transition of the striped microphase structure of a copolymer-homopolymer mixture under oscillatory particles.

Abstract:Based on the three-order-parameter model, we investigate the orientational order transition of striped patterns in microphase structures of diblock copolymer-homopolymer mixtures in the presence of periodic oscillatory particles. Under suitable conditions, although the macrophase separation of a system is almost isotropic, the microphase separation of the system will be significantly perturbed by the oscillatory field, and composition fluctuations are suppressed anisotropically. The isotropy of the microphase will be broken up. By changing the oscillatory amplitude and frequency, we observe the orientational order transition of a striped microphase structure from the isotropic state to a state parallel to the oscillatory direction, and from the parallel state to a state perpendicular to the oscillatory direction. We examine, in detail, the microstructure and orientational order parameter as well as the domain size in the process of orientational order transition under the oscillatory field. We study also how the microphase structure changes with the composition ratio of homopolymers and copolymers in mixtures. The results suggest that our model system may provide a simple way to realize orientational order transition of soft materials.
