Abstract:Optical delay lines implemented in photonic integrated circuits (PICs) are essential for creating robust and low-cost optical signal processors on miniaturized chips. In particular, tunable delay lines enable a key feature of programmability for the on-chip processing functions. However, the previously investigated tunable delay lines are plagued by a severe drawback of delay-dependent loss due to the propagation loss in the constituent waveguides. In principle, a serial-connected amplifier can be used to compensate such losses or perform additional amplitude manipulation. However, this solution is generally unpractical as it introduces additional burden on chip area and power consumption, particularly for large-scale integrated PICs. Here, we report an integrated tunable delay line that overcomes the delay-dependent loss, and simultaneously allows for independent manipulation of group delay and amplitude responses. It uses a ring resonator with a tunable coupler and a semiconductor optical amplifier in the feedback path. A proof-of-concept device with a free spectral range of 11.5 GHz and a delay bandwidth in the order of 200 MHz is discussed in the context of microwave photonics and is experimentally demonstrated to be able to provide a lossless delay up to 1.1 to a 5 ns Gaussian pulse. The proposed device can be designed for different frequency scales with potential for applications across many other areas such as telecommunications, LIDAR, and spectroscopy, serving as a novel building block for creating chip-scale programmable optical signal processors.

Abstract:This investigation experimentally demonstrates the feasibility of the electrically and continuously tunable optical delay line using a semiconductor laser. The time delays for a 10 Gbps data signal are electrically delayed by adjusting the bias current of laser, and the maximum delay is approximately 41 ps. We also measure the bit error rate against the receiver power by various bias currents and wavelength detuning (Δλ). Measurements are made to verify the feasibility to use in optical communication systems.

Abstract:This investigation experimentally demonstrates tunable optical group delay in a 1.3 mu m quantum dot vertical-cavity surface-emitting laser (QD VCSEL). The QD VCSEL is fabricated on a GaAs substrate. Tunable delays are achieved by varying the bias currents, and the maximum delay of 42 ps at 10 GHz has been demonstrated at room temperature.

Abstract:This paper is about the V-cavity tunable semiconductor laser with a 1550 nm band used as a transmitter to build a wavelength division multiplexing (WDM) optical fiber communication link. In the experiment, a 20 km optical fiber communication link with a reasonable eye diagram and low bit error rate (BER) transmitted by 40 Gbps can be established. The experimental results show that a single laser can achieve a wavelength tuning range of 25 nm, reach 32 channels at a 100 GHz frequency interval, and the average side mode suppression ratio (SMSR) is above 39 dB. The advantages and application potential of V-cavity tunable semiconductor laser (VCL) for wavelength routing in optical communication networking are verified by experiments.

Abstract:We present the principle, design, packaging and measurement results of widely tunable V-cavity lasers. By using a novel half-wave coupler, single-mode lasing with high side mode-suppression-ratio is achieved. Single-electrode controlled wide-band wavelength tuning with Vernier effect is realized. The full-band tuning of 50 channels with 100 GHz spacing is demonstrated by further employing temperature induced gain spectrum shift. The laser is packaged into a small-form-factor 9-pin TOSA, and the electronic driver has been developed for the wavelength tuning and direct modulation. The advantages of compactness, fabrication simplicity, and easy wavelength control offer great potential for the tunable laser to be used in low-cost access and data center networks, as well as in portable devices for spectroscopic analysis.

Abstract:We investigate the static and dynamic characteristics of the widely tunable V-cavity semiconductor laser using the time-domain traveling-wave method. The theoretical model is presented. The simulation results are compared with experimental data for an all-active V-cavity laser, and good agreements are obtained. To improve the device performance, a new device structure with passive tuning waveguides is designed. The numerical results show that 21 channels can be achieved by single electrode tuning using carrier injection effect with two cavities of 420 and 440 mu m long. Dynamic wavelength switching between different channels is simulated. Mode competition is observed during the transient and the switching delay time varies from 3 to 18.5 ns for different switching paths. A simple algorithm for quasi-continuous tuning is developed for the first time by varying the injection currents on the channel selector electrode and the fine-tuning electrode synchronously. A quasi-continuous tuning of 16.8 nm is achieved with a current variation of less than 20 mA on each electrode. For direct modulation characteristics, small signal response simulation is carried out by an impulse current injection with a fast Fourier transform algorithm, and a 3 dB bandwidth of 7 GHz is obtained when biased at 100 mA. Moreover, 2.5 and 10 Gb/s direct intensity modulation are also demonstrated. The simulation results show great potential for the compact and low-cost tunable laser to be used for wavelength-agile access and data center networks, as well as biomedical applications. Abstract:Directly modulated tunable lasers are highly desirable for constructing dense-wavelength division multiplexing (DWDM) access networks, owing to their advantages of low cost, compact size and low power consumption. However, the transmission distance for 10 Gbps is usually limited to about 10 km in the telecom C-band in standard single-mode fiber (SMF) due to wavelength chirp. Here we propose and demonstrate a simple technique for extending the transmission distance by detuning the wavelength of a tunable V-cavity laser with respect to DWDM multiplexers. Experiment results show that 10 Gbps signal can be transmitted error-free (BER<10(-12)) over 20 km SMF with a wavelength-detuning with respect to a Gaussian-type arrayed waveguide grating (AWG) without dispersion compensation. The power penalty is only 1 dB compared to the back-to-back transmission.

Abstract:In this paper, we present the design and simulation results of a much simpler monolithically integrated wavelength converter based on a V-cavity laser (VCL) and delayed Mach-Zehnder interferometer (DMZI) with semiconductor optical amplifiers (SOAs). The dynamic characteristics of the wavelength converter are investigated using the large-signal dynamic model of semiconductor optical amplifier (SOA) with time-dependent transfer matrix method (TD-TMM). A 10 Gb/s return-to-zero (RZ) tunable all-optical wavelength converter is achieved with a large extinction ratio for both frequency up and down conversions.

Abstract:A long optically controlled delay line enhanced by ring configuration is demonstrated by using the group-velocity control of signal pulses based on stimulated Brillouin scattering. In experiment, two optical fibre ring cavities are used: one is used as the Brillouin laser, providing single-mode Stokes wave as probe wave; the other is used as the Brillouin amplifier, working as slow light medium. We achieve a maximum time delay of 215 ns using the ring Brillouin amplifier, five times larger than the input probe pulse width of 40 ns. In the meantime, a considerable pulse broadening is observed, which agrees well with the theoretical prediction based on linear theory.

Abstract:With the development of intelligent broadband optical networks, tunable semiconductor lasers are becoming more and more important for wavelength routing and signal processing. A simple and compact widely tunable laser has recently been developed using half-wave coupled V-cavity. The size of the chip is only about 500 μm×300 μm, and the fabrication process is similar to a simple Fabry-Perot laser. It does not require any grating or epitaxial regrowth, and the wavelength can be switched from channel to channel using a single electrode control. The wavelength switching time is about 20 μs with current injection induced thermo-optic effect, without requiring any bandgap engineering during the device fabrication. By using quantum well intermixing to selectively blue-shift the bandgap of the waveguide in the tuning section, fast wavelength switching is realized with a response time of ~ 10 ns or less. Optical bistability is also observed in the V-cavity laser, which can be used for achieving all-optical flip-flop. The wavelength state of the V-cavity laser can be set and reset by injecting signal pulses at two different wavelengths. The pulse power for both set and reset signal is only about 1 pJ. Short response times of about 150 ps is measured for the flip-flop operation.
10Gb/s Direct Modulation of Widely Tunable V-Cavity-Laser with Chirp Managed Laser Technology

Abstract:We report direct modulation results in a simple and compact widely tunable V-cavity laser. Chirp managed laser technology has been successfully applied to the V-cavity laser with an optical spectrum reshaping filter. The tunable V-cavity-laser employs a half-wave coupler to obtain single-mode operation with high side-mode suppression ratio and the Vernier effect to extend its tuning range. It does not require any grating structure and regrowth steps. In this experiment, we achieved single-electrode controlled wavelength tuning of about 18 channels at 100GHz spacing with a fixed temperature, and 32 channels using 2 temperature settings. Well-open eye diagrams with extinction ratio above 4.3dB in all channels are observed when the laser is directly modulated at 2.5Gb/s. Although the measured small-signal frequency response is only about 5.7GHz, more than 6.7dB extinction ratio under 10Gb/s modulation rate is achieved by using the chirp managed laser technology with an optical spectrum reshaping filter placed after the output of the laser to convert the frequency chirp accompanying the direct modulation to amplitude modulation. The advantages of compactness, fabrication simplicity, easy wavelength control algorithm, and simple direct modulation offer great potential for the chirped managed V-cavity laser to be used in low-cost WDM links.

Abstract:Low-cost tunable lasers are key enablers for wide deployment of dense wavelength division multiplexing (DWDM) technology in upcoming 5G wireless networks. Simple and compact tunable V-cavity laser (VCL) have been previously reported with direct modulation up to 10Gbps. The transmission distance was limited to below 10km due to wavelength chirp and chromatic dispersion of optical fiber in the telecom C-band. Here we present an electro-absorption modulated tunable V-cavity laser (VCL) based on InGaAlAs/InP multiple quantum wells. The modulator is monolithically integrated with the half-wave coupled VCL, which are fabricated with a single shallow etch for ridge waveguides and a single deep etch step for reflecting facets and trenches. No grating nor epitaxial regrowth is required. A deep-etched trench serves as the partial reflecting front mirror for the laser, while providing an excellent electrical isolation between the laser and the modulator. 50-channel wavelength tuning with 100 GHz spacing is achieved, with side-mode suppression ratio as high as 47 dB. Error-free transmission over 50 km is demonstrated at 10 Gbps, with receiver sensitivity better than -23 dBm.

Abstract:We report the latest development in tunable transmitter optical sub-assembly (TOSA) and small form-factor pluggable (SFP) transceivers based on simple and compact V-cavity laser (VCL), aiming for low-cost deployment in metro, access, and data center networks. The VCL employs a half-wave coupler to achieve high side-mode suppression ratio (SMSR) and the Vernier effect to achieve a wide wavelength tuning range. Full C-band tuning from 1529.55- to 1566.31-nm with SMSR above 36 dB is demonstrated. Since the laser does not involve any grating or epitaxial regrowth, and has a simple tuning algorithm, it allows simpler processes for fabrication and testing as compared with other widely tunable laser structures. Compact TOSAs and SFP transceiver modules have been developed for full C-band tuning with up to 93 channels at 50 GHz spacing. Transmission experiments are carried out for direct modulation with data rates from 2.5 to 8.5 Gbps. The results of reliability tests of the modules are also presented.

Abstract:Low-cost tunable lasers are key enablers for next-generation dense wavelength division multiplexing (DWDM) based access and metro networks. At present, tunable lasers are mostly deployed in long-haul optical transmission systems due to their high cost resulting from fabrication and operation complexity for structures such as sampled grating distributed Bragg reflector (SGDBR) [1,2]. For wide deployment of the WDM technology in metro, access, and data center networks, the cost reduction of tunable lasers has become a key issue. Recently, a simple and compact tunable V-cavity laser (VCL) has been proposed and demonstrated [3-4]. By using a specially designed halfwave coupler between two Fabry-Perot lasers, a widely-tunable single-mode laser with high side mode suppression ratio (SMSR) is achieved without requiring complex gratings. Discrete wavelength tuning up to 50 channels at 100 GHz spacing has been demonstrated experimentally with a simple tuning algorithm [5]. Single-electrode controlled fast wavelength tuning in the order of ~10ns has also been achieved by using a quantum well intermixed tuning section [6].

Abstract:We have studied the characteristics of frequency response at 850-nm GaAs high-speed vertical-cavity surface-emitting lasers (VCSELs) with different kinds of oxide aperture sizes and cavity length using the PICS3D simulation program. Using 5-μm oxide aperture sizes, the frequency response behavior can be improved from 18.4 GHz and 15.5 GHz to 21.2 GHz and 19 GHz in a maximum of 3 dB at 25 °C and 85 °C, respectively. Numerical simulation results also suggest that the frequency response performances improved from 21.2 GHz and 19 GHz to 30.5 GHz and 24.5 GHz in a maximum of 3 dB at 25 °C and 85 °C due to the reduction of cavity length from 3λ/2 to λ/2. Consequently, the high-speed VCSEL devices were fabricated on a modified structure and exhibited 50-Gb/s data rate at 85 °C.

Abstract:Short-reach optical interconnects among servers in data centers have attracted extensive studies recently. High capacity and low cost are two key problems for optical link. In this paper, we demonstrate a band-limited 850 nm vertical cavity surface emitting laser(VCSEL) based optical transmission system. The optical link realizes 70 Gb/s(65 Gb/s net rate) non-return-to-zero(NRZ) signal transmission over 11 m and20 m OM4 multimode fiber(MMF), with the help of equalization for time domain interference elimination.The utilized VCSEL has a bandwidth of only 18 GHz, meeting the principle of low cost. The data baud rate in this paper reaches the highest value for an 18-GHz-class 850 nm VCSEL based optical link, to our best knowledge.
