Abstract:We report in this communication the two-photon absorption (TPA)-induced room-temperature lasing performance of ZnO nanowires. Under femtosecond pulse-excitation at lambda = 700 nm in the infrared regime, a remarkably low threshold of 160 microJ/cm(2) was observed for the TPA-induced lasing action, which is of the same order of magnitude as that measured for the linear lasing process. Time-resolved photoluminescence characterization of two-photon pumped ZnO nanowires reveals the presence of a fast decay (3-4 ps) in the stimulated emission as compared to the slow decay (50-70 ps) for the spontaneous emission. The TPA process in ZnO nanowires was characterized with the nonlinear transmission measurement, which uncovers an enhanced TPA coefficient, about 14.7 times larger than that of bulk ZnO samples. The observed TPA enhancement in ZnO nanowires accounts for the low threshold lasing behavior, and has been attributed to the intensified optical field confined within the nanowire waveguides.

Abstract:With intense femtosecond laser excitation, multiphoton absorption-induced stimulated emission and laser emission in ZnO bulk crystal and nanowires have been demonstrated at room temperature. UV-stimulated emission peaks appeared in both bulk crystal and nanowires when the excitation exceeded certain thresholds, and a sharp lasing peak with a linewidth of ~0.5 nm was observed from ZnO nanowires. The emission properties were attributed to the band-edge emission of the recombination of carriers excited by two- and three-photon absorption processes in the wide-bandgap semiconductor.

Abstract:Well-aligned ZnO nanorod arrays were synthesized by thermal evaporation of ZnO powder on ZnO thin films. The nanorods are almost the same length of 5.5μm and well-oriented perpendicular to the substrates. The time-integrated and time-resolved photoluminescence spectra of the nanorod arrays revealed the existence of laser action with the excitation threshold of 130μJ∕cm2 and emission lifetime of less than 30 ps. At the excitation fluence a little below threshold, the decay fits well to a biexponential function with a fast component (∼80ps) and a slower component (∼360ps).

Abstract:Single-crystal organic nanowires were fabricated with a soft-template-assisted self-assembly method in liquid phase. These nanowires with rectangular cross section can serve as resonators for exciton-photon coupling, leading to a microcavity effect and a relatively low threshold of laser actions. Two-photon-pumped blue lasing was observed in these organic waveguiding nanostructures above a threshold of 60 nJ, excited with a 750 nm near-infrared femtosecond pulse laser at 77 K.

Abstract:Two-dimensional (2D) complex nanostructures on the surface of ZnO crystal are fabricated by the interference of three 800 nm fs laser beams. The 2D nanostructures exhibit a great enhancement of UV emission excited by infrared fs laser with central wavelengths ranging from 1,200 nm to 2,000 nm. We propose that the defect states in the band gap of 2D nanostructures induced by 800 nm fs laser ablation cause the great enhancement of UV emission. We make theoretical calculations and explain well with the experimental results.

Abstract:Plasmonic nanolasers based on wide bandgap semiconductors are presently attracting immense research interests due to the breaking in light diffraction limit and subwavelength mode operation with fast dynamics. However, these plasmonic nanolasers have so far been mostly realized in the visible light ranges, or most are still under optical excitation pumping. In this work, III-nitride-based plasmonic nanolasers emitting from the green to the deep-ultraviolet (UV) region by energetic electron beam injection are reported, and a threshold as low as 8 kW cm(-2) is achieved. A fast decay time as short as 123 ps is collected, indicating a strong coupling between excitons and surface plasmon. Both the spatial and temporal coherences are observed, which provide a solid evidence for exciton-plasmon coupled polariton lasing. Consequently, the achievements in III-nitride-based plasmonic nanolaser devices represent a significant step toward practical applications for biological technology, computing systems, and on-chip optical communication.

Abstract:A single-nanoparticle plasmon laser with ultratight optical confinement in all three dimensions is a long-cherished but yet to be realized goal. Here we propose an experimentally realizable plasmon laser using a single nanorod. We show that, by harnessing a Au-nanorod cavity with a large gain from a Purcell-enhanced stimulated emission rate and greatly suppressed high-order mode dissipation, it is possible to implement a dipole-mode plasmon laser with accessible material parameters. Our approach may lead to a real single-nanoparticle plasmon laser with three-dimensional ultraconfinement and offers an opportunity to explore and utilize the enhanced light-matter interaction at a lower dimension.

Abstract:We present a simple and useful method for preparing high-quality nanocrystalline ZnO thin films, i.e. the thermal oxidation of high-quality ZnS films prepared by the low-pressure metal-organic chemical vapour deposition technique. The x-ray diffraction measurements reveal that the nanocrystalline ZnO has a hexagonal wurtzite structure. Raman spectra show that the longitudinal optical phonon with the E1-mode appears at 578 cm-1. The multiple phonon scattering process is also observed, indicating the formation of a high-quality nanocrystalline ZnO thin film. The photoluminescence spectrum has a single emission peak at 3.264 eV from the free-exciton mission, under the condition of low excitation power at room temperature. However, when excitation intensities exceed the threshold of 150 kW/cm2, a new and narrow peak emerges at lower energies, which are attributed to exciton-exciton collisions, and is called the P line. The intensity of this peak increases superlinearly with the pumping power over a threshold value. This supplies strong evidence of stimulated emission. The multiple longitudinal cavity modes observed in the stimulated emission spectrum indicate the successful realization of optically pumped lasing from nanocrystalline ZnO films at room temperature.

Abstract:Two-photon-pumped lasers have been regarded as a promising strategy to achieve frequency up-conversion for situations where the condition of phase matching required by conventional approaches cannot be fulfilled. However, their practical applications have been hindered by the lack of materials holding both efficient two-photon absorption and ease of achieving population inversion. Here, we show that this challenge can be tackled by employing colloidal nanocrystals of perovskite semiconductors. We observe highly efficient two-photon absorption (with a cross section of 2.7 × 106 GM) in toluene solutions of CsPbBr3 nanocrystals that can excite large optical gain (>500 cm–1) in thin films. We have succeeded in demonstrating stable two-photon-pumped lasing at a remarkable low threshold by coupling CsPbBr3 nanocrystals with microtubule resonators. Our findings suggest perovskite nanocrystals can be used as excellent gain medium for high-performance frequency-up-conversion lasers toward practical applications.

Abstract:With femtosecond pulse excitation at the wavelength near 800 nm, we observed three upconverted emission peaks from ZnO nanowires. The ultraviolet peak at about 385 nm and the green emission band centered at about 515 nm were attributed to the near band edge emission and defect level emission, respectively, while the intermediate peak was assigned to the second harmonic generation. From the quadratic dependence of the emission intensity on the excitation pulse energy, it is confirmed that the 385 nm photoluminescence was mainly generated via two-photon absorption in ZnO nanowires under very intense light-matter interaction.

Abstract:We report on the photoluminescence (PL) and lasing characteristics of ZnO nanorod arrays (NRAs) fabricated by hydrothermal process on nanocrystalline ZnO seeded Si and post-growth annealing. The morphology of the ZnO NRAs was examined by field emission scanning electron microscopy and the structure was characterized by x-ray diffraction, Fourier-transform infrared and Raman scattering spectroscopy. The properties of light emission were studied by continuous wave (CW) and 30 ps pulsed ultraviolet excitation. The ZnO NRAs consist of aligned nanorods and are nanocrystalline with wurtzite structure and c-axis orientation. At room temperature, the ZnO NRAs are capable of emitting strong CW PL and pulsed stimulated emission, with the latter showing obvious lasing characteristics. The threshold for lasing was observed to be ~16 kW/cm(2).

Abstract:Optical nonlinearities and multi-photon ultraviolet (UV) excitation in ZnO single crystal were investigated by the z-scan method utilizing an intense femtosecond (fs) laser at different wavelengths. Based on the analysis of the experimental results at different excitation wavelengths near 800 nm, nonlinear optical effects that may emerge under an intense field are attributed to be responsible for the efficient two-photon absorption process under detuned excitation.

Abstract:Multiphoton absorption-induced photoluminescence and amplified spontaneous emission (ASE) have been observed from ZnO nanorod arrays upon near-infrared excitation (λexc∼800nm). A low threshold of ∼12mJ∕cm2 was demonstrated for the ASE process. The ultraviolet emission can be attributed to the recombination of carriers coexcited by the processes of three-photon and off-resonant two-photon absorption, which was confirmed by the excitation wavelength-dependent experiments. Additionally, it has been observed that the processes of ASE and second harmonic generation in ZnO nanorods appear to enhance each other when the excitation wavelength approaches the resonant wavelength for two-photon absorption.
A Room Temperature Low-Threshold Ultraviolet Plasmonic Nanolaser

Abstract:Constrained by large ohmic and radiation losses, plasmonic nanolasers operated at visible regime are usually achieved either with a high threshold (102–104 MW cm−2) or at cryogenic temperatures (4–120 K). Particularly, the bending-back effect of surface plasmon (SP) dispersion at high energy makes the SP lasing below 450 nm more challenging. Here we demonstrate the first strong room temperature ultraviolet (~370 nm) SP polariton laser with an extremely low threshold (~3.5 MW cm−2). We find that a closed-contact planar semiconductor–insulator–metal interface greatly lessens the scattering loss, and more importantly, efficiently promotes the exciton–SP energy transfer thus furnishes adequate optical gain to compensate the loss. An excitation polarization-dependent lasing action is observed and interpreted with a microscopic energy-transfer process from excitons to SPs. Our work advances the fundamental understanding of hybrid plasmonic waveguide laser and provides a solution of realizing room temperature UV nanolasers for biological applications and information technologies. Surface plasmon lasers could improve our ability to generate and use light at nanometre scales, but they regularly suffer from optical losses that make them impractical, particularly at ultraviolet wavelengths. Zhang et al.demonstrate a low-threshold surface plasmon laser that overcomes this problem.

Abstract:We report observation of stimulated emission from ZnO microtubes pumped by multiphoton absorption using intense femtosecond pulses at wavelength around 800nm. Band edge emission, together with second harmonic generation, was observed and several stimulated emission peaks with linewidths of 0.5–0.7nm appeared at high excitation fluence. The stimulated emission from the microtubes were attributed to the excitonic effect at intermediate fluence (50–100mJ∕cm2) and electron-hole plasma at high fluence (>100mJ∕cm2), respectively. Possible Fabry-Perot cavity effects were also discussed.

Abstract:Multi-photon excitation in ZnO material by femtosecond (fs) laser pulses around 800 nm was clearly observed. Under the intense field generated by fs pulses, two-photon absorption process was found very efficient in the excitation of the band edge emission from ZnO material under detuning condition. Nonlinear optical effects, such as Stark effect and Rabi effect, that may emerge under intense field are suggested to be responsible for this efficient excitation via two-photon absorption process. We consider that this NLO route to generate photoluminescence in ZnO material is meaningful in the research of blue-violet semiconductor laser field. Keywords: ZnO; nanowire; multi-photon excitation.

Abstract:Electrically driven ultraviolet lasing was realized in two-dimensional ZnO nanowall networks from Au/MgO/n-ZnO/n-GaN/In structure, and whispering gallery type resonant modes are responsible for the lasing action. We present a comparative study on lasing action based on nanowall networks with different micro-hole sizes. The representative diode (Device II) with a moderate micro-hole size exhibits an ultralow threshold current density of 1.01 A/cm2, and the lasing action can be sustained at a temperature up to ∼413 K, showing a good temperature tolerance. Moreover, the corresponding characteristic temperature for Device II was derived as ∼91.4 K. It can be qualitatively anticipated that this work will provide instructive guidelines for fabrication and development of high-performance ultraviolet laser diodes by using two-dimensional ZnO nanowall networks as the lasing gain media.

Abstract:Near-infrared nanowire lasers are promising as ultrasmall, low-consumption light emitters in on-chip optical communications and computing systems. Here, we report on a room-temperature near-infrared nanolaser based on an AlGaAs/GaAs nanowire/single-quantum-well heterostructure grown by Au-catalyzed metal organic chemical vapor deposition. When subjects to pulsed optical excitation, the nanowire exhibits lasing, with a low threshold of 600 W/cm2, a narrow linewidth of 0.39 nm, and a high Q factor of 2000 at low temperature. Lasing is observed up to 300 K, with an ultrasmall temperature dependent wavelength shift of 0.045 nm/K. This work paves the way towards ultrasmall, low-consumption, and high-temperature-stability near-infrared nanolasers.
