Abstract:A hybrid solar cell model composed of a heterojunction cell and a photoelectrochemical (PEC) cell has been proposed and characterized. In the hybrid cell, a thin film of double-walled carbon nanotubes forms a heterojunction with the silicon nanowire (SiNW) array and also functions as the transparent counter electrode of the PEC cell. The cell performance can be readily tuned by controlling the SiNW density. Under AM 1.5G illumination, a power conversion efficiency of 1.29%, higher than those reported for SiNW array-based PEC cells, has been obtained.

Abstract:The power conversion efficiency (PCE) of single-wall carbon nanotube (SCNT)/n-type crystalline silicon heterojunction photovoltaic devices is significantly improved by Au doping. It is found that the overall PCE was significantly increased to threefold. The efficiency enhancement of photovoltaic devices is mainly the improved electrical conductivity of SCNT by increasing the carrier concentration and the enhancing the absorbance of active layers by Au nanoparticles. The Au doping can lead to an increase of the open circuit voltage through adjusting the Fermi level of SCNT and then enhancing the built-in potential in the SCNT/n-Si junction. This fabrication is easy, cost-effective, and easily scaled up, which demonstrates that such Au-doped SCNT/Si cells possess promising potential in energy harvesting application.

Abstract:Carbon nanotube is one of the promising materials for exploring new concepts in solar energy conversion and photon detection. Here, we report the first experimental realization of a single core/shell nanowire photovoltaic device (2-4μm) based on carbon nanotube and amorphous silicon. Specifically, a multi-walled carbon nanotube (MWNTs) was utilized as the metallic core, on which n-type and intrinsic amorphous silicon layers were coated. A Schottky junction was formed by sputtering a transparent conducting indium-tin-oxide layer to wrap the outer shell of the device. The single coaxial nanowire device showed typical diode ratifying properties with turn-on voltage around 1V and a rectification ratio of 104 when biased at ±2V. Under illumination, it gave an open circuit voltage of ∼0.26V. Our study has shown a simple and useful platform for gaining insight into nanowire charge transport and collection properties. Fundamental studies of such nanowire device are important for improving the efficiency of future nanowire solar cells or photo detectors. © 2012 IEEE.

Abstract:Incorporation of a bulk heterojunction is an effective strategy to enhance charge separation and carrier transport in solar cells, and has been adopted in polymeric and colloidal nanoparticle solar cells to improve energy conversion efficiency. Here, we report bulk heterojunction solar cells based on one-dimensional structures, fabricated by mixing CdS nanowires (CdS NWs) and single-walled carbon nanotubes (CNTs) to form a composite film with mutually interpenetrating networks through a simple solution-filtration process. Within the composite, the CNT network boosts charge separation by extracting holes generated from CdS NWs and also forms the transport path for carrier collection by the external electrode. At an optimized CNT loading of about 5 wt.%, the CdS NW/CNT bulk heterojunction solar cells showed three orders of magnitude increase in photocurrent and cell efficiency compared to a cell with the same materials arranged in a stacked layer configuration with a plain heterojunction. External quantum efficiency and photoluminescence studies revealed the efficient charge transfer process from photoexcited CdS NWs to CNTs in the mixed form. Our results indicate that the bulk heterojunction structure strategy can be extended to semiconductor NWs and CNTs and can greatly improve solar cell performance.

Abstract:Carbon nanotube-silicon (CNT-Si) solar cells represent one of the alternative photovoltaic techniques with potential for low cost and high efficiency. Here, we report a method to improve solar cell performance by depositing conventional transitional metal oxides such as WO3 and establishing a collaborative system, in which CNTs are well-embedded within the WO3 layer and both of them are in close contact to Si substrate. This unique collaborative system optimizes the overall energy conversion process including the light absorption (antireflection by WO3), carrier separation (forming quasi p-n junction) and charge collection (CNT conductive network throughout the oxide layer). Combining with our previous TiO2-coating and HNO3-doping techniques, a solar cell efficiency of >18% at an active area of 0.09 cm(2) (air mass 1.5, 100 mW/cm(2)) was achieved. The oxide-enhanced CNT-Si solar cells which integrate the advantages of traditional semiconductors and novel nanostructures represent a promising route toward next-generation high-performance silicon-based photovoltaics.

Abstract:Various approaches to improve the efficiency of solar cells have followed the integration of nanomaterials into Si-based photovoltaic devices. Here, we achieve 13.8% efficiency solar cells by combining carbon nanotubes and Si and doping with dilute HNO(3). Acid infiltration of nanotube networks significantly boost the cell efficiency by reducing the internal resistance that improves fill factor and by forming photoelectrochemical units that enhance charge separation and transport. Compared to conventional Si cells, the fabrication process is greatly simplified, simply involving the transfer of a porous semiconductor-rich nanotube film onto an n-type crystalline Si wafer followed by acid infiltration.

Abstract:Nanostructures such as carbon nanotubes (CNTs) and semiconducting nanowires are promising candidates for developing next-generation photovoltaics. Here, we report solar cells using individual single-walled or double-walled CNTs and CdSe nanobelts arranged in simple cross-junction configurations. The CNT and CdSe nanobelts form reliable line contacts at their intersections, resulting in efficient heterojunction solar cells with power conversion efficiencies up to 1.87% and stable performance in air over long periods. Both semiconducting and metallic CNTs can form solar cells with CdSe nanobelts, with similar open-circuit voltages but different short-circuit current densities. We can integrate multiple CNTs in parallel with a single nanobelt to construct an array of cross-junction solar cells simultaneously, with scaled current output, indicating the possibility of parallel device connection and large-scale production. Our results show the potential of utilizing one-dimensional nanostructures to design and fabricate high performance photovoltaic devices with well-defined and scalable structures.

Abstract:In this work, we demonstrate heterojunction photovoltaic devices utilizing transparent and conducting single wall carbon nanotube (SWNT) thin films as the p-layer on n-type crystalline silicon substrate. The best device shows a short circuit current of 2.74 mA/cm2 with an open circuit voltage of 0.4V (AM 1.5). In addition, the concept of applying SWNT film to a thin-film amorphous Si solar cell is also demonstrated. SWNT thin films can be applied via simple solution based methods. SWNT/Si heterojunction devices have remained stable under laboratory conditions for months so far.

Abstract:We directly configured double-walled carbon nanotubes as energy conversion materials to fabricate thin-film solar cells, with nanotubes serving as both photogeneration sites and a charge carriers collecting/transport layer. The solar cells consist of a semitransparent thin film of nanotubes conformally coated on a n-type crystalline silicon substrate to create high-density p-n heterojunctions between nanotubes and n-Si to favor charge separation and extract electrons (through n-Si) and holes (through nanotubes). Initial tests have shown a power conversion efficiency of > 1%, proving that DWNTs-on-Si is a potentially suitable configuration for making solar cells. Our devices are distinct from previously reported organic solar cells based on blends of polymers and nanomaterials, where conjugate polymers generate excitons and nanotubes only serve as a transport path.

Abstract:We present the photovoltaic properties of heterojunctions made from single-walled carbon nanotube (SWNT) fibers and n-type silicon wafers. The use of the opaque SWNT fiber allows photo-generated holes to transport along the axis direction of the fiber. The heterojunction solar cells show conversion efficiencies of up to 3.1% (actual) and 10.6% (nominal) at AM1.5 condition. In addition, the use of strong, environmentally benign carbon nanotube fibers provides excellent structural stability of the photovoltaic devices.

Abstract:Carbon nanotubes show great potential in developing solar cells with enhanced power conversion efficiency, yet the device stability has not been thoroughly studied. Here, we show how the interaction between components in a nanotube-based hybrid solar cell could cause a significant change in output voltage and fill factor, resulting in photoinduced degradation in device performance. We functionalized carbon nanotubes with CdS nanoparticles to make hybrid films and deposited these films onto silicon substrates to construct solar cells with efficiencies up to 1.4%. The I-V characteristics show reversible change in response to light illumination, suggesting potential applications as visible-light sensors. The fill factor and open-circuit voltage gradually decrease under continuous illumination, inversely proportional to the incident light energy within a considerable range up to 60 J. The unique photoresponse is attributed to a charge-transfer process between nanotubes and nanoparticles under excitation and to change in series resistance in the solar cells.

Abstract:Substantial recent scientific effort has been focused on the development of renewable energy sources, such as solar energy, in order to lower the carbon footprint for energy usage. Semiconductor NWs are attractive candidates for energy conversion materials since their composition, size and other factors that determine basic electronic and optical properties can be synthetically manipulated in complex ways. In this chapter, we discuss representative NW-based structures and devices for energy conversion, particularly focusing on photovoltaic, thermoelectric, and piezoelectric systems that have been used produce energy by converting light, heat, and mechanical sources.

Abstract:The photovoltaic properties of carbon nanotube/Si heterojunction solar cells were investigated using network films of high quality single-walled carbon nanotubes (SWNTs) grown by atmospheric-pressure floating-catalyst chemical vapor deposition. Because of the optimization of the device window size and the utilization of SWNT thin films with both low resistivity and high transparency, a high photovoltaic conversion efficiency of greater than 12% was achieved for SWNTs/Si heterojunction solar cells without any post processing, such as carrier doping treatment. In addition, the high stability and reproducibility of the photovoltaic performance of these devices in air was demonstrated.

Abstract:A molecular dispersed heterojunction solar cell consisting of a polymer and dye coated carbon nanotubes blend sandwiched between metal electrodes has been developed. The dye naphthalocyanine (NaPc) was used as the main sensitiser, while nanotubes and poly(3-octylthiophene) (P3OT) act as the electron acceptor and the electron donor, respectively. The incorporation of the NaPc in the P3OT/SWNT composite does dramatically increase the layer absorption resulting in a much higher photocurrent. We report on the exploration of new principles and concepts to develop molecular electronic devices for low cost solar cells.

Abstract:High efficient solar cells are desired for the future clean power supply. Here, we report a method to improve the efficiency of the promising CNT–Si solar cells to about 10% by hydrogen peroxide (H2O2) doping. It forms hybrid solar cells consisting of numerous CNT–Si heterojunction cells and CNT–Si–H2O2 photoelectrochemical cells in parallel by dilute H2O2 doping. The quantum efficiency of the H2O2-doped solar cell is higher than that of the original cell because of the photoelectrochemical cells as well as the passivation surface.

Abstract:Combining carbon nanotubes (CNTs), graphene or conducting polymers with conventional silicon wafers leads to promising solar cell architectures with rapidly improved power conversion efficiency until recently. Here, we report CNT-Si junction solar cells with efficiencies reaching 15% by coating a TiO 2 antireflection layer and doping CNTs with oxidative chemicals, under air mass (AM 1.5) illumination at a calibrated intensity of 100 mW/cm 2 and an active device area of 15 mm 2 . The TiO 2 layer significantly inhibits light reflectance from the Si surface, resulting in much enhanced short-circuit current (by 30%) and external quantum efficiency. Our method is simple, well-controlled and very effective in boosting the performance of CNT-Si solar cells.

Abstract:Developing nanostructure junctions is a general and effective way for making photovoltaics. We report Schottky junction solar cells by coating carbon nanotube films on individual CdSe nanobelts with Open-circuit voltages of 0.5 to 0.6 V and modest power-conversion efficiencies (0.45-0.72%) under AM 1.5G, 100 mW/cm(2) light condition. In our planar device structure, the CdSe nanobelt serves as a flat substrate to sustain a network of nanotubes, while the nanotube film forms Shottky junction with the underlying nanobelt at their interface and also makes a transparent electrode for the device. The nanotube-on-nanobelt solar cells can work either in front (nanotube side) or back (nanobelt side) illumination with stable performance in air. Our results demonstrate a promising way to develop large-area solar cells based on thin films of carbon nanotubes and semiconducting nanostructures.

Abstract:We present all-inorganic solar cells fabricated from TiO2 nanorod array and semiconductor nanocrystals. CdSe or CdTe nanocrystals are drop-casted on TiO2 nanorod arrays to form TiO2 nanorod array/semiconductor nanocrystal hybrid structure. Thermal annealing is used to remove the organic molecules on the surface of the nanocrystals which could suppress electron transport, resulting in the morphological and structural change of the nanocrystals. For CdSe nanocrystals, p-type transparent semiconductor CuSCN is introduced as solid-state electrolyte to collect holes and TiO2/CdSe/CuSCN trilayer structure is adopted. While for CdTe nanocrystals, simpler TiO2/CdTe bilayer structure is adopted. Conversion efficiency of the two solar cells reaches to 0.21% and 0.07%, respectively. The results are a step towards development of high efficiency all-inorganic TiO2 nanorod array-based solar cells. (C) 2012 Elsevier Ltd. All rights reserved.

Abstract:Si nanowires (Si NWs) structures with good antireflection and enhanced optical‐absorption properties are used to fabricate Si quantum dots/Si NWs heterojunction solar cells. The Si NWs prepared by the metal‐assisted chemical‐etching technique exhibit a very low reflection in a wide spectral range (300–1200 nm). Correspondingly, the optical absorption reaches as high as 88.9% by weighting AM1.5G solar spectrum. Both the short current density and open current voltage are improved compared to the reference flat cell. However, the photovoltaic properties are degraded by varying the Si NWs with long etching time, possibly due to the increased etching‐induced surface states. The optimal Si NWs lead to the best cell with the power conversion efficiency of 11.3%.

Abstract:We report a metal-insulator-semiconductor heterojunction solar cell by depositing a carbon nanotube film onto silicon substrate, followed by acid oxidation of the Si surface to form a thin oxide layer at the junction interface. The nanotube-oxide-Si solar cells with polymer encapsulation show stable efficiencies of above 10%, owing to enhanced photon absorption, inhibited charge recombination, and reduced internal resistance. Parallel and series connections without sacrificing cell efficiencies were demonstrated.
