Abstract:Metallic and plasmonic nanolasers have attracted growing interest recently. Plasmonic lasers demonstrated so far operate in hybrid photon-plasmon modes in transverse dimensions, rendering it impossible to separate photonic from plasmonic components. Thus only the far-field photonic component can be measured and utilized directly. But spatially separated plasmon modes are highly desired for applications including high-efficiency coupling of single-photon emitters and ultrasensitivity optical sensing. Here, we report a nanowire (NW) laser that offers subdiffraction-limited beam size and spatially separated plasmon cavity modes. By near-field coupling a high-gain CdSe NW and a 100 nm diameter Ag NW, we demonstrate a hybrid photon-plasmon laser operating at 723 nm wavelength at room temperature, with a plasmon mode area of 0.008λ(2). This device simultaneously provides spatially separated photonic far-field output and highly localized coherent plasmon modes, which may open up new avenues in the fields of integrated nanophotonic circuits, biosensing, and quantum information processing.

Abstract:Silicon-based optoelectronics large-scale integrated circuits have been of interest to the world in recent decades due to the need for higher complexity, larger link capacity, and lower cost. Surface plasmons are electromagnetic waves that propagate along the interface between a conductor and a dielectric, which can be confined several orders smaller than the wavelength in a vacuum and offers the potential for minimizing photonic circuits to the nanoscale. However, plasmonic waveguides are usually accompanied by substantial propagation loss because metals always exhibit significant resistive heating losses when interacting with light. Therefore, it is better to couple silicon-based optoelectronics and plasmonics and bridge the gap between micro-photonics and nanodevices, especially some nano-electronic devices. In this review, we discuss methods to enhance silicon-based optoelectronics by hybrid plasmon polaritons and summarize some recently reported designs. It is believed that by utilizing the strong light confinement of plasmonics, we can overcome the conventional diffraction limit of light and further improve the integration of optoelectronic circuits.

Abstract:We report direct coupling of plasmonic and photonic nanowires using ultracompact near-field interaction. Photon-plasmon coupling efficiency up to 80% with coupling length down to the 200 nm level is achieved between individual Ag and ZnO nanowires. Hybrid nanophotonic components, including polarization splitters, Mach-Zehnder interferometers, and microring cavities, are fabricated out of coupled Ag and ZnO nanowires. These components offer relatively low loss with subwavelength confinement; a hybrid nanowire microcavity exhibits a Q-factor of 520.

Abstract:Recently hybrid plasmonic waveguides have been becoming very attractive as a promising candidate to realize next-generation ultra-dense photonic integrated circuits because of the ability to achieve nano-scale confinement of light and relatively long propagation distance. Furthermore, hybrid plasmonic waveguides also offer a platform to merge photonics and electronics so that one can realize ultra-small optoelectronic integrated circuits (OEICs) for high-speed signal generation, processing as well as detection. In this paper, we gave a review for the progresses on various hybrid plasmonic waveguides as well as ultrasmall functionality devices developed recently.

Abstract:Next-generation optoelectronic devices and photonic circuitry will have to incorporate on-chip compatible nanolaser sources. Semiconductor nanowire lasers have emerged as strong candidates for integrated systems with applications ranging from ultrasensitive sensing, to data communication technologies. Despite significant advances in their fundamental aspects, the integration within scalable photonic circuitry remains challenging. Here we report on the realization of hybrid photonic devices consisting of nanowire lasers integrated with wafer-scale lithographically designed V-groove plasmonic waveguides. We present experimental evidence of the lasing emission and coupling into the propagating modes of the V-grooves, enabling on-chip routing of coherent and sub-diffraction confined light with room temperature operation. Theoretical considerations suggest that the observed lasing is enabled by a waveguide hybrid photonic-plasmonic mode. This work represents a major advance towards the realization of application-oriented photonic circuits with integrated nanolaser sources.

Abstract:We demonstrate all-fiber hybrid photon-plasmon circuits by integrating Ag nanowires with optical fibers. Relying on near-field coupling, we realize a photon-to-plasmon conversion efficiency up to 92% in a fiber-based nanowire plasmonic probe. Around optical communication band, we assemble an all-fiber resonator and a Mach-Zehnder interferometer (MZI) with Q-factor of 6 × 10(6) and extinction ratio up to 30 dB, respectively. Using the MZI, we demonstrate fiber-compatible plasmonic sensing with high sensitivity and low optical power.
Novel graphene enhancement nanolaser based on hybrid plasmonic waveguides at optical communication wavelength

Abstract:Surface plasmon polariton (SPP) nanolaser, which can achieve an all-optical circuit, is a major research topic in the field of micro light source. In this study, we examine a novel SPP graphene nanolaser in an optoelectronic integration field. The proposed nanolaser consists of metallic silver, two-dimensional (2D) graphene and high refractive index semiconductor of indium gallium arsenide phosphorus. Compared with other metals, Ag can reduce the threshold and propagation loss. The SPP field, excited by coupling Ag and InGaAsP, can be enhanced by the 2D material of graphene. In the proposed nanolaser, the maximum value of propagation loss is approximately 0.055 dB/mu m, and the normalized mode area is constantly less than 0.05, and the best threshold can achieve 3380 cm(-1) simultaneously. Meanwhile, the proposed nanolaser can be fabricated by conventional materials and work in optical communication (1550 nm), which can be easily achieved with current nanotechnology. It is also an important method that will be used to overcome the challenges of high speed, miniaturization, and integration in optoelectronic integrated technology.

Abstract:We demonstrate a hybrid laser consisting of zinc oxide (ZnO) nanowires attached to the waist of a silica biconical fiber, which is pumped by 355 nm wavelength laser pulses. The laser threshold is lower than 0.1 µJ/pulse. The full-width at half-maximum (FWHM) of the cavity mode is about 0.7 nm, indicating a quality factor of about 560. The design offers convenient, efficient and compact approach to both pumping and collection of the semiconductor nanowire lasers, which represents a significant step toward high-density integration of functional building blocks for an ultracompact nanophotonic circuit.

Abstract:Submitted for the MAR14 Meeting of The American Physical Society Plasmonic and Photonic Lasers Based on Semiconductor Nanowires: Low-loss and High Mode-tunablity QIHUA XIONG, QING ZHANG, XINFENG LIU, TZECHIEN SUM, School of Physical and Mathematical Sciences, Nanyang Technological University — Understanding the optical gain and mode-selection mechanisms in semiconductor nanowire (NW) based photonic and plasmonic laser is key to the development of high-performance nanoscale oscillators/amplifiers/lasers. Modification of semiconductor band structure through electric field modulation, or alloying semiconductors has so far gained limited success in achieving output mode tunability of the NW laser due to the considerable optical losses. Herein we demonstrate a new optical self-feedback mechanism based on the intrinsic self-absorption of the gain media and plasmonic enhanced Burstein– Moss effect to achieve low-loss photonic and plasmonic lasing with a high degree of mode selectivity (over 30 nm). Moreover, we demonstrate the first room-temperature ultra-violet (∼ 370 nm) plasmonic nanolaser with an extremely-low-threshold (∼ 3.5 MW/cm2). A closed-contact planar semiconductor-insulator-metal interface greatly lessens the extrinsic cavity loss, and efficiently promotes the exciton-plasmon energy transfer thus furnishes adequate optical gain to compensate the loss. Our straightforward approaches are widely applicable in most semiconductor NW plasmonic/photonic cavities. Novel SPP Nanolaser with Two Modes of Electromagnetic for Optoelectronic Integration Device

Abstract:Surface plasmon polariton (SPP) nanolaser, which can achieve all-optical circuits, is a major research topic in the field of micro light source. In this work, we proposed a novel double-mode SPP nanolaser which is consisted of InGaAsP high-index dielectric, Ag metal, and T-shape MgF2 low-index dielectric. The best performances of the proposed waveguide can be obtained in the conditions of λ = 675 nm, R = 70 nm, Gap = 3 nm, and w = 2 nm, which is corresponded the incident wavelength, radius of nanowires, gap, and width, respectively. In that conditions, the mode area and threshold can be reached at 0.05 λ2 and 1.23 × 104 cm−1. Furthermore, the propagation distance and the confinement factor can reach 1200 nm and 0.33, respectively. It shows that the proposed device has significant potential in ultrahigh density plasmonic and photonic integrated circuit.

Abstract:Recently hybrid plasmonic waveguides have been proposed and attracted much attention as a good option to realize a nano-scale light confinement as well as a relatively long propagation distance. Furthermore, hybrid plasmonics waveguides offer a way to transfer and process both photonic and electronic signals along the same plasmonic circuit, which is desirable in order to combine the advantage of both photonics and electronics for high-speed signal processing and an easy realization of active components. In this paper, we give a review for our recent work on silicon hybrid nanoplasmonic waveguides and devices.
Hybrid Dielectric-Loaded Plasmonic Waveguide-Based Power Splitter and Ring Resonator: Compact Size and High Optical Performance for Nanophotonic Circuits

Abstract:The key challenge of the plasmonic waveguide is to achieve simultaneously both the long propagation length and high confinement. The hybrid dielectric-loaded plasmonic waveguide consists of a SiO 2 stripe sandwiched between a Si-nanowire and a silver film and thus promises as a best candidate to overcome this challenge. We propose to exploit this unique property of this structure to design different high-efficient silicon-based plasmonic components including waveguide, power splitter, and wavelength-selective ring resonator. As a result, the proposed power splitter with a waveguide cross section ( λ 2 /60) and a strong mode confinement area (~ λ 2 /240) features a low power transmission loss (<0.4 dB) at the optimal arm length of 4 μm with respect to different separation distances of output arms. Moreover, we also demonstrate that a plasmonic ring resonator with a compact ring radius of 2 μm may achieve high optical performance such as high-extinction ratio of 30 dB, large free spectral range of 67 nm, and small bandwidth of 0.6 nm. These superior performances make them promising building blocks for integrated nanophotonic circuits.

Abstract:In this paper,our recent theoretical and experimental results on silicon hybrid nanoplasmonic waveguides and integrated devices are reviewed.First,we present several types of silicon hybrid nanoplasmonic waveguides,which enable the confinement of optical field within the lateral scale of 100 nm,as well as a ~ 102μm propagation distance.Second,several kinds of submicron photonic integrated devices like power splitters,ultra-compact polarization beam splitters and resonators are presented by using silicon hybrid nanoplasmonic waveguides.Finally,the coupling between silicon hybrid nanoplasmonic waveguides and silicon nanowires,as well as the loss compensation of silicon hybrid nanoplasmonic waveguides with gain mediums has also been discussed.

Abstract:Semiconductor nanowires (NW) hold great promise for micro/nanolasers owing to their naturally formed resonant microcavity, tightly confined electromagnetic field, and outstanding capability of integration with planar waveguide for on-chip optoelectronic applications. However, constrained by the optical diffraction limit, the dimension of semiconductor lasers cannot be smaller than half the optical wavelength in free space, typically several hundreds of nanometers. Semiconductor NW plasmonic lasers provide a solution to break this limitation and realize deep sub-wavelength light sources. In this review, we summarize the advances of semiconductor NW plasmonic lasers since their first demonstration in 2009. First of all, we briefly look into the fabrication and physical/chemical properties of semiconductor NWs. Next, we discuss the fundamentals of surface plasmons as well as the recent progress in semiconductor NW plasmonic lasers from the aspects of multicolor realization, threshold reduction, ultrafast modulation, and electrically driven operations, along with their applications in sensing and integrated optics. Finally, we provide insights into bright perspectives and remaining challenges.

Abstract:Laser science has tackled physical limitations to achieve higher power, faster and smaller light sources. The quest for ultra-compact laser that can directly generate coherent optical fields at the nano-scale, far beyond the diffraction limit of light, remains a key fundamental challenge. Microscopic lasers based on photonic crystals3, metal clad cavities4 and nanowires can now reach the diffraction limit, which restricts both the optical mode size and physical device dimension to be larger than half a wavelength. While surface plasmons are capable of tightly localizing light, ohmic loss at optical frequencies has inhibited the realization of truly nano-scale lasers. Recent theory has proposed a way to significantly reduce plasmonic loss while maintaining ultra-small modes by using a hybrid plasmonic waveguide. Using this approach, we report an experimental demonstration of nano-scale plasmonic lasers producing optical modes 100 times smaller than the diffraction limit, utilizing a high gain Cadmium Sulphide semiconductor nanowire atop a Silver surface separated by a 5 nm thick insulating gap. Direct measurements of emission lifetime reveal a broad-band enhancement of the nanowire's exciton spontaneous emission rate up to 6 times due to the strong mode confinement and the signature of apparently threshold-less lasing. Since plasmonic modes have no cut-off, we show downscaling of the lateral dimensions of both device and optical mode. As these optical coherent sources approach molecular and electronics length scales, plasmonic lasers offer the possibility to explore extreme interactions between light and matter, opening new avenues in active photonic circuits, bio-sensing and quantum information technology.
High-performance lasers for fully integrated silicon nitride photonics

Abstract:Abstract Silicon nitride (SiN) waveguides with ultra-low optical loss enable integrated photonic applications including low noise, narrow linewidth lasers, chip-scale nonlinear photonics, and microwave photonics. Lasers are key components to SiN photonic integrated circuits (PICs), but are difficult to fully integrate with low-index SiN waveguides due to their large mismatch with the high-index III-V gain materials. The recent demonstration of multilayer heterogeneous integration provides a practical solution and enabled the first-generation of lasers fully integrated with SiN waveguides. However, a laser with high device yield and high output power at telecommunication wavelengths, where photonics applications are clustered, is still missing, hindered by large mode transition loss, non-optimized cavity design, and a complicated fabrication process. Here, we report high-performance lasers on SiN with tens of milliwatts output power through the SiN waveguide and sub-kHz fundamental linewidth, addressing all the aforementioned issues. We also show Hertz-level fundamental linewidth lasers are achievable with the developed integration techniques. These lasers, together with high- Q SiN resonators, mark a milestone towards a fully integrated low-noise silicon nitride photonics platform. This laser should find potential applications in LIDAR, microwave photonics and coherent optical communications.
