Abstract:Infrared spectroscopy reveals unusual tunable electronic structure and optical behaviour in electrically gated bilayer graphene. In a dual-gate bilayer graphene device, we were able to control the carrier doping and a semiconductor bandgap independently by using different combinations of the top and bottom gate voltages. The field-induced bandgap can be probed directly through the emerging interband transitions in infrared absorption spectra. A tunable bandgap up to 250 meV has been observed in our dual-gate bilayer graphene devices. This unique tunable bandgap can lead to many new physical phenomena. One example is an unusual phonon-exciton Fano resonance when the electronic bandgap is tuned to match the phonon vibration energy. Here (continuous) electron-hole transitions and (discrete) phonon vibrations form a coupled system described by the Fano resonance, and the infrared absorption spectra exhibit characteristics quantum interference between the phonon and exciton transitions. Remarkably, this coupled phonon-exciton Fano resonance can be continuously tuned through electrical gating in bilayer graphene, and its behaviour is described quantitative by theory. Abstract:Two-dimensional graphene monolayers and bilayers exhibit fascinating electrical transport behaviors. Using infrared spectroscopy, we find that they also have strong interband transitions and that their optical transitions can be substantially modified through electrical gating, much like electrical transport in field-effect transistors. This gate dependence of interband transitions adds a valuable dimension for optically probing graphene band structure. For a graphene monolayer, it yields directly the linear band dispersion of Dirac fermions, whereas in a bilayer, it reveals a dominating van Hove singularity arising from interlayer coupling. The strong and layer-dependent optical transitions of graphene and the tunability by simple electrical gating hold promise for new applications in infrared optics and optoelectronics.

Abstract:We report on spectroscopy results from the mid- to far-infrared on wafer-scale graphene, grown either epitaxially on silicon carbide, or by chemical vapor deposition. The free carrier absorption (Drude peak) is simultaneously obtained with the universal optical conductivity (due to interband transitions), and the wavelength at which Pauli blocking occurs due to band filling. From these the graphene layer number, doping level, sheet resistivity, carrier mobility, and scattering rate can be inferred. The mid-IR absorption of epitaxial two-layer graphene shows a less pronounced peak at 0.37\pm0.02 eV compared to that in exfoliated bilayer graphene. In heavily chemically-doped single layer graphene, a record high transmission reduction due to free carriers approaching 40% at 250 \mum (40 cm-1) is measured in this atomically thin material, supporting the great potential of graphene in far-infrared and terahertz optoelectronics.

Abstract:We have fabricated a centimeter-size single-layer graphene device with a gate electrode, which can modulate the transmission of terahertz and infrared waves. Using time-domain terahertz spectroscopy and Fourier-transform infrared spectroscopy in a wide frequency range (10-10 000 cm(-1)), we measured the dynamic conductivity change induced by electrical gating and thermal annealing. Both methods were able to effectively tune the Fermi energy, E(F), which in turn modified the Drude-like intraband absorption in the terahertz as well as the "2E(F) onset" for interband absorption in the mid-infrared. These results not only provide fundamental insight into the electromagnetic response of Dirac fermions in graphene but also demonstrate the key functionalities of large-area graphene devices that are desired for components in terahertz and infrared optoelectronics.

Infrared Spectroscopy for Diagnosing Superlattice Minibands in Magic-angle Twisted Bilayer Graphene

Abstract:Twisted bilayer graphene (TBG) represents a highly tunable, strongly correlated electron system owed to its unique flat electronic bands. However, understanding the single-particle band structure alone has been challenging due to complex lattice reconstruction effects and a lack of spectroscopic measurements over a broad energy range. Here, we probe the band structure of TBG around the magic angle using infrared spectroscopy. Our measurements reveal spectral features originating from interband transitions whose energies are uniquely defined by the twist angle. By combining with quantum transport, we connect spectral features over a broad energy range (10 to 700 meV) spanning several superlattice minibands and track their evolution with twist angle. We compare our data with calculations of the band structures obtained via the continuum model and find good agreement only when considering a variation of interlayer/intralayer tunnelling parameters with the twist angle. Our analysis suggests that the magic angle also shifts due to lattice relaxation, and is better defined for a wide angular range from 0.9° to 1.1°. Our work provides spectroscopic insights into TBG's band structure and offers an optical fingerprint of the magic angle for screening heterostructures before nanofabrication.

Abstract:We report a tunable bandpass mid-infrared filter with microstructure and graphene, and the transmission peaks can be tuned from [Formula: see text] to [Formula: see text] when the graphene’s Fermi level increases from 0.2 eV to 1.0 eV. This bandpass mid-infrared filter is originated from the guided-mode resonance (GMR) effect, and the tunable mechanism is mainly attributed to the change of the refractive index of the graphene. This tunable mid-infrared filter can be applied in non-dispersive infrared analyzer.

Abstract:<p>Tunable mid-infrared emission is highly applicable in the fields of molecular spectroscopy and atmospheric monitoring. Recent studies have demonstrated that external electric fields can induce non-zero optical bandgaps of up to 250 meV in graphene materials, thereby paving the way for mid-infrared emissions (3–14 μm) to be realized. Graphene foam (GF) possesses a unique highly porous microstructure, which allows intense reflection or scattering of incident photons and gives rise to efficient interband optical absorption. Enhanced electron–phonon coupling enables free electrons in the conduction band to relax non-radiatively to the 1s-state. Mid-infrared emission is generated owing to electron–hole recombination. In this work, we demonstrate the induction of widely tunable (2.9–8.6 μm) mid-infrared emission in GF by modulated visible laser diode (LD) light with modulation frequencies ranging from 1.5 to 0.5 kHz. The peak emission wavelength correlates with the modulation frequency and is independent of the wavelength of LD light of visible range, whereas the emission intensity is related to the alternating intensity of the LD. Our findings indicate that GF is not only a novel mid-infrared emitting material, but one that promises bandgap flexibility for widely tunable mid-infrared sources.</p>

Abstract:We demonstrate electro-optical modulation of mid-infrared Si photonic crystal cavities by the electrostatic doping of graphene. A wavelength shift of 4 nm is demonstrated around a wavelength of 4.47 mu m, demonstrating the feasibility of on-chip electro-optic modulation for the mid-infrared wavelength region.

Abstract:The electronic bandgap is an intrinsic property of semiconductors and insulators that largely determines their transport and optical properties. As such, it has a central role in modern device physics and technology and governs the operation of semiconductor devices such as p-n junctions, transistors, photodiodes and lasers. A tunable bandgap would be highly desirable because it would allow great flexibility in design and optimization of such devices, in particular if it could be tuned by applying a variable external electric field. However, in conventional materials, the bandgap is fixed by their crystalline structure, preventing such bandgap control. Here we demonstrate the realization of a widely tunable electronic bandgap in electrically gated bilayer graphene. Using a dual-gate bilayer graphene field-effect transistor (FET) and infrared microspectroscopy, we demonstrate a gate-controlled, continuously tunable bandgap of up to 250 meV. Our technique avoids uncontrolled chemical doping and provides direct evidence of a widely tunable bandgap -- spanning a spectral range from zero to mid-infrared -- that has eluded previous attempts. Combined with the remarkable electrical transport properties of such systems, this electrostatic bandgap control suggests novel nanoelectronic and nanophotonic device applications based on graphene.
Infrared spectroscopy of phase transitions in the lowest Landau levels of bilayer graphene

Abstract:We perform infrared magneto-spectroscopy of Landau level (LL) transitions in dual-gated bilayer graphene. At $\nu=4$ when the zeroth LL (octet) is filled, two resonances are observed indicating the opening of a gap. At $\nu=0$ when the octet is half-filled, multiple resonances disperse non-monotonically with increasing displacement field, $D$, perpendicular to the sheet, showing a phase transition at modest displacement fields from a canted anti-ferromagnet (CAFM) to the layer-polarized state, with a gap that opens linearly in $D$. When $D=0$ and $\nu$ is varied, resonances at $\pm\nu$ show an electron-hole asymmetry with multiple line splittings as the octet is progressively filled. The $\nu=4$ data show good agreement with predictions from a mean-field Hartree-Fock calculation when accounting for multiple tight-binding terms in a four-band model of bilayer graphene. However even by incorporating a valley interaction anisotropy tuned to the CAFM ground state, only partial agreement is found at $\nu=0$. Our results suggest additional physics is required to understand bilayer graphene at half-filling.

Tunable infrared Fano resonance from graphene based hybrid grating structure with germanium substrate

Abstract:Fano resonance (FR) spectra from graphene based hybrid structure in the infrared region have been obtained and the related mechanisms are demonstrated by simulation method. By changing geometrical parameters, the interaction between graphene surface plasmon polariton (GSPP) and Fabry Perot (FP) mode can be dramatically tuned, resulting in an interesting asymmetric FR spectrum curve. Combing with the electric field distribution at a certain wavelength, the FR spectrum is ascribed to the coupling of the GSPP mode and FP mode. By applying different gate-voltage, the FR spectrum from this hybrid structure exhibits a continuous tunability in the range of 4.5–15.5 um. A high refractive index sensitivity of this hybrid structure working in the mid-infrared is theoretically demonstrated, and the sensitivity of which reaches 1000 nm per refractive index unit. This tunable hybrid structure exhibits great potential application in optoelectronic devices and high performance sensor.

Abstract:Tunable conductive properties of graphene in terahertz and far-infrared regimes provide a prominent way to control electromagnetic waves. In this paper, we explore the photon-electric properties of the graphene-silicon heterostructure and its application in modulating the transmission of far-infrared light. Experimentally, we show this structure will give rise to different transmission modulation ratios with amplitudes varying from tens to few percentages, dependent on the operation wavelength. The modulation effect gradually decreases and saturates within wavenumbers 1000-2000 cm(-1) influenced by the pump light power. The diode transmission behavior is explicitly interpreted in terms of the Schottky junction formed between the graphene-silicon interface. The results give a further deep understanding of the electromagnetic behavior of graphene in the far-infrared region that may be integrated for potential applications. Abstract:Graphene, a two-dimensional material, is expected to enable broad-spectrum and high-speed photo-detection because of its gapless band structure, ultrafast carrier dynamics and high mobility. We demonstrate a multispectral active infrared imaging by using a graphene photodetector based on hybrid response mechanisms at room temperature. The high-quality images with optical resolutions of 418 nm, 657 nm and 877 nm and close-to-theoretical-limit Michelson contrasts of 0.997, 0.994, and 0.996 have been acquired for 565 nm, 1550 nm, and 1815 nm light imaging measurements by using an unbiased graphene photodetector, respectively. Importantly, by carefully analyzing the results of Raman mapping and numerical simulations for the response process, the formation of hybrid photocurrents in graphene detectors is attributed to the synergistic action of photovoltaic and photo-thermoelectric effects. The initial application to infrared imaging will help promote the development of high performance graphene-based infrared multispectral detectors.

Abstract:The dependence of the absorbance of few-layer graphene oxide on reduction level is shown to originate from different inter- and intra-band transitions using infrared–visible spectroscopy. In addition, the band-gap of reduced graphene oxide is tunable from 2 to 0.02eV depending on its reduction level. These results indicate that reduced graphene oxide possesses great potential as a candidate for photodetection in the mid-infrared range by controlling its band-gap. This study not only gives further insight into the absorption mechanism of graphene oxide reduced to different levels, but also reveals a way to tune and measure the band-gap of graphene-based materials using a simple, economical, and nondestructive approach. This approach should be readily adapted for use in photodetection applications.

Abstract:The electronic structure of Bernal-stacked graphite subject to tilted magnetic fields has been investigated using infrared magneto-transmission experiments. With the increasing in-plane component of the magnetic field B, we observe significant broadening and partially also splitting of interband inter-Landau level transitions, which originate at the H point of the graphite Brillouin zone, where the charge carriers behave as massless Dirac fermions. The observed behavior is attributed to the lifting of the twofold degeneracy of Landau levels at the H point - a degeneracy which in graphite complements the standard spin and valley degeneracies typical of graphene.

Abstract:Field-tunable bandgap in bilayer grapheneThe electronic bandgap of a material refers to an energy region where electrons are not 'allowed' to reside because of quantum mechanical considerations related to the symmetries and atomic constituents of the underlying crystal structure. It is a fundamental property of semiconductors and insulators and determines their electrical and optical response, which is why it is a crucial consideration in modern device physics and technologies. Ideally, the bandgap would be tunable by electric fields, which would allow great flexibility in device design and functionality. Until now electrical tunability has proved elusive, but now Zhang et al. demonstrate such a tunable bandgap in a bilayer-graphene-based device, spanning a spectral range from zero to mid-infrared.
