Abstract:This paper overviewed latest research progresses in thermally conductive composites based on polymer matrix and metal particles.Effects of metal filler type,shape,particles size,content,processing method and microstructure on thermal conductivity of composites were introduced and the thermally conductive mechanisms were described.A number of studies indicated that the high thermal conductivity as well as other good properties could be achieved for polymeric composites by fabrication of a continuous network of metal fillers for phonon transfer.The composites based on elastomer matrix and liquid alloys could also obtain high thermal conductivity and large strain.Such composites are suitable for wearable and flexible electronic components and become a direction for future development in high thermally conductive materials.

Abstract:The rise of miniaturized, integrated, and functional electronic devices has intensified the need for heat dissipation. To address this challenge, it is necessary to develop novel thermally conductive polymer composites as packaging materials. In this paper, a number of factors for the construction and design of thermally conductive polymers are concluded. Special attention is focused on the analysis and comparison of the thermally conductive composites prepared by various fillers or strategies to provide guidelines and references for future design of composite materials. The current commonly used preparation strategies of thermally conductive polymer are summarized, such as using a variety of fillers, vacuum filtration, template method, and so on. The challenges of thermally conductive polymer composites are finally sketched. This review can inspire the design of polymer composites with brilliant thermal conductivity.

Abstract:With the development of electronic appliances and electronic equipment towards miniaturization, lightweight and high-power density, the heat generated and accumulated by devices during high-speed operation seriously reduces the working efficiency and service life of the equipment. The key to solving this problem is to develop high-performance thermal management materials and improve the heat dissipation efficiency of the equipment. This paper mainly summarizes the research progress of polymer composites with high thermal conductivity and electrical insulation, including the thermal conductivity mechanism of composites, the factors affecting the thermal conductivity of composites, and the research status of thermally conductive and electrical insulation polymer composites in recent years. Finally, we look forward to the research focus and urgent problems that should be addressed of high-performance thermal conductive composites, which will provide strategies for further development and application of advanced thermal and electrical insulation composites.

Abstract:With the development of high power‐density electronic devices on smaller scales and emerging new energy vehicles, high thermal conductive materials have attracted more attention for better thermal management to adapt to various applications. By combining both the advantages of polymer materials and thermally conductive fillers, thermal conductive polymer composite materials are widely used in packaging and the protection of electronic devices for their mechanical robustness, high thermal conductivity, excellent insulation properties, heat resistance, and chemical resistance. In this review, first, the basic theory of heat conduction of polymer composites is discussed. Second, according to the classification of the composition of the thermal conductive polymer, the filled thermal conductive material is emphatically introduced. In this paper, the construction process of a thermal conductive network of polymer and composites is discussed from the perspective of processing. The simple construction of a thermal conductive network includes core‐shell structure, external force orientation, electrostatic spinning, electrostatic spraying, induced orientation, and vacuum‐assisted filtration. The three‐dimensional thermal conductivity network can be constructed using self‐assembly and template methods. From the above processing methods, this paper analyzes how to effectively improve thermal conductivity and achieve the goal of high thermal conductivity and excellent mechanical properties under low filling. After that, the contribution of filler and polymer modification to thermal conductivity is explained in detail. Finally, the future research direction of functionalization is prospected.

Abstract:Thermal management of insulating materials plays a vital role in the performance,lifetime,and liability of electric equipment and electronic devices.In recent years,the development of electric equipment and electronic devices packaging tends to be high power density and miniaturization,thus much heat is generated within the unit volume of the equipment and devices.An excellent cooling capacity becomes the key factor to ensure long-term stable operation of the equipment and devices.Therefore,the research of high thermal conductive polymer nanocomposites has attracted much attention of researchers.We reviewed and discussed the physical properties of various thermally conductive filler and their applications in the preparation of dielectric polymer nanocomposites.Emphasis was placed on the formation of con tinuous thermally conductive networks by controlling the microstructure of nanocomposites,such as controlling the orientation of thermally conductive fillers,constructing double threshold networks and nanofiller self-assembly.Finally,it is suggested that electrospinning can be used as a powerful strategy to construct flexible polymer nanocomposites with highly through-plane thermal conductivity.The problems and future prospects of high thermal conductivity nanocomposites were also discussed.
Progress on the Polymer Composite Insulating Materials with High Thermal Conductivity

Abstract:The continuing miniaturization and increasing power density of electrical and electronic equipment have created higher requirements for the heat dissipation capacity of packing and insulating materials. Long-term operation of electronic devices will cause local overheating of core components, which will significantly affect the reliability and service life of the components. Heat dissipation has even become a technical bottleneck in the development of electronic devices with high integration. Therefore, developing new composite materials which offer excellent thermal conductivity has attracted significant interest worldwide in recent years. To address these issues, researchers improve the thermal conductivity of polymer materials mainly through the following two aspects. One is to modify the polymer body so that the internal molecular and chain structure of the polymer has a high degree of crystallization or orientation_ thereby improving its thermal conductivity, but this method is a cumbersome preparation process and is still in the laboratory research stage. Second, inorganic fillers with high thermal conductivity can be filled in the polymer preparation process to form a thermal conductivity channel, thus improving the thermal conductivity. The latter composite material has been widely used in electronic packaging, electric machine potting and other fields because of its low cost, simple processing and convenient industrial production. This paper reviews the research status and progress of the preparation and application of composites with high thermal conductivity in recent years. Firstly, the factors that affect the thermal conductivity of materials are mainly introduced from two aspects: (1) The crystallinity of polymer matrix. the interaction between molecular chains and the micro-scale ordered structure: (2) the particle size, doping amount and geometry of thermal conductivity filler. Researchers have found that the key to obtaining composites with high thermal conductivity is to increase the ordered structure of the polymer or make the thermal conductivity packing form the maximum density thermal conductivity path consistent with the heat transfer direction in the polymer system. In view of the above key factors. we summarize five preparation methods that significantly improve the thermal conductivity of composites: Functionalized packing surface treatment. random blending, electrostatic spinning, field control and three-dimensional skeleton construction. Among them, constructing the 3D skeleton is considered as the most promising method at present. A large number of papers reported the use of casting technology, 3D printing technology and other methods to prepare three-dimensional thermal conductivity networks. In the casting technology. the 3D thermal skeleton is firstly formed by the ice template method or salt template method, and then the polymer matrix such as epoxy resin and PDMS is poured into the 3D skeleton to obtain the composite material with high thermal conductivity. This method fundamentally improves the thermal conductivity of composites. Finally, in view of the current situation of polymer insulating materials with high thermal conductivity in industry applications, we provide an outlook on the future directions for the development of composite materials. It is hoped that material properties can be optimized from the microscopic point of view in the future to obtain polymer composites with higher thermal conductivity with less filler and lower cost.

Abstract:This review systemically introduces the affecting factors on thermal conductivity of polymer composites, including interfacial thermal resistances, chain structures of polymers, intrinsic λ values of thermally conductive fillers, oriented arrangement of nanoparticles, 3D interconnected networks, processing technology, etc. Some emerging applications of thermal conductive polymer composites in advanced electronic devices are listed, including electronic packaging, light‐emitting diodes devices, energy storage devices, etc. Recently, the need for miniaturization and high integration have steered a strong technical wave in developing (micro‐)electronic devices. However, excessive amounts of heat may be generated during operation/charging, severely affecting device performance and leading to life/property loss. Benefiting from their low density, easy processing and low manufacturing cost, thermally conductive polymer composites have become a research hotspot to mitigate the disadvantage of excessive heat, with potential applications in 5G communication, electronic packaging and energy transmission. By far, the reported thermal conductivity coefficient (λ) of thermally conductive polymer composite is far from expectation. Deeper understanding of heat transfer mechanism is desired for developing next generation thermally conductive composites. This review holistically scopes current advances in this field, while giving special attention to critical factors that affect thermal conductivity in polymer composites as well as the thermal conduction mechanisms on how to enhance the λ value. This review covers critical factors such as interfacial thermal resistance, chain structure of polymer, intrinsic λ value of different thermally conductive fillers, orientation/configuration of nanoparticles, 3D interconnected networks, processing technology, etc. The applications of thermally conductive polymer composites in electronic devices are summarized. The existing problems are also discussed, new challenges and opportunities are prospected.

Abstract:Compared with the traditional thermallyconductive plastics,thermally conductive engineering-plastics have both the excellent thermal conductivity and the excellent mechanical properties.Besides,they also have many other excellent properties,such as weatherability,corrosion resistance and so on,which makes them achieved widely application in many industrial fields including electrical and electronic industry,heating/cooling fields.The categories and composition of thermally conductive engineering-plastics were reviewed,and the type and characteristic of thermal conductive fillers were compared;the corresponding heat-conduction mechanism of both insulated and noninsulatedthermally conductive plastics was also analyzed,the effects of the type,content,shape and compound of thermal conductive filler on the thermal conductivity of filled conductive plastics was discussed.And then the recent research development of thermally conductive engineering-plastics were introduced;Besides,the application of filled conductive plastics on LED lamps,heat-exchange equipment,microelectronics and other areas were introduced,and the market prospect of thermally conductive engineering-plastics was prospected.

Abstract:This article reviewed the latest progresses in intrinsic thermally conductive thermoplastic polymers and specially analyzed the effects of molecular chain,crystallinity,orientation,hydrogen bonding,temperature and processing methods on thermal conductivity of thermoplastic polymers.Numerous studies indicated that thermal conductivity could be enhanced by improving the order of polymer microstructures,reducing the phonon interface scattering and extending the average free path of phonon transfer.The future development of intrinsic thermally conductive polymers was also proposed.

Abstract:The theory of heat conduction paths has been widely recognized and widely studied in the research about the thermal conductivity of thermal conductive polymer composites at present. Encapsulating polymer pellets with thermally conductive fillers and processing them into thermally conductive polymer composites is a simple and effective method for constructing heat conduction paths. It is meaningful to investigate the related heat conduction mechanism of this method. Otherwise, this approach can significantly preserve the performance of the polymer substrate, making it highly valuable for practical material applications. In this work, polyethylene-octene elastomer (POE) pellets were encapsulated with thermal conductive fillers by physical absorption. Subsequently, the composite films containing heat conduction paths were fabricated using the encapsulated POE pellets through a heating press. Alumina (Al2O3), boron nitride (BN), and alumina/boron nitride hybrid (Al2O3/BN) fillers were used to prepare Al2O3@POE, BN@POE, and BN/Al2O3@POE composite films to investigate the influence of filler shapes on heat conduction path construction. The influence of the constitute and density of heat conduction paths on the thermal conductivity of composite films was analyzed by infrared thermal imaging, finite element analysis, and thermal resistance theory in detail. Owing to the reserved good adhesion and flexibility of the POE substrate, the composite films could be directly used as thermal interface materials for chip cooling, which presented a good heat dissipation effect. Furthermore, a series of integrated composite materials were prepared by the combination of encapsulated pellets with various functional films (copper foil, aluminum foil, and graphite sheet) through a one-pot heating press, exhibiting a good electromagnetic shielding effect. The performance of the composites and the corresponding preparation method demonstrate the strong significance of this research for practical applications.

Abstract:Polymer nanocomposites combine the merits of polymer matrices and the unusual effects of nanoscale reinforcements and have been recognized as important members of the material family. Being a fundamental material property, thermal conductivity directly affects the molding and processing of materials as well as the design and performance of devices and systems. Polymer nanocomposites have been used in numerous industrial fields; thus, high demands are placed on the thermal conductivity feature of polymer nanocomposites. In this Perspective, we first provide roadmaps for the development of polymer nanocomposites with isotropic, in-plane, and through-plane high thermal conductivities, demonstrating the great effect of nanoscale reinforcements on thermal conductivity enhancement of polymer nanocomposites. Then the significance of the thermal conductivity of polymer nanocomposites in different application fields, including wearable electronics, thermal interface materials, battery thermal management, dielectric capacitors, electrical equipment, solar thermal energy storage, biomedical applications, carbon dioxide capture, and radiative cooling, are highlighted. In future research, we should continue to focus on methods that can further improve the thermal conductivity of polymer nanocomposites. On the other hand, we should pay more attention to the synergistic improvement of the thermal conductivity and other properties of polymer nanocomposites. Emerging polymer nanocomposites with high thermal conductivity should be based on application-oriented research.

Abstract:<p>The demand for flexible conductive materials has motivated many recent studies on conductive polymer–based materials. However, the thermal conductivity of conductive polymers is relatively low, which may lead to serious heat dissipation problems for device applications. This review provides a summary of the fundamental principles for thermal transport in conductive polymers and their composites, and recent advancements in regulating their thermal conductivity. The thermal transport mechanisms in conductive polymer–based materials and up‐to‐date experimental approaches for measuring thermal conductivity are first summarized. Effective approaches for the regulation of thermal conductivity are then discussed. Finally, thermal‐related applications and future perspectives are given for conductive polymers and their composites.</p>

Abstract:Polymer composites have essential applications in electronics due to their versatility, stable performance, and processability. However, with the increasing miniaturization and high power of electronics in the 5G era, there are significant challenges related to heat accumulation and electromagnetic wave (EMW) radiation in narrow spaces. Traditional solutions involve using either thermally conductive or EMW absorbing polymer composites, but these fail to meet the demand for multi-functional integrated materials in electronics. Therefore, designing thermal conduction and EMW absorption integrated polymer composites has become essential to solve the problems of heat accumulation and electromagnetic pollution in electronics and adapt to its development trend. Researchers have developed different approaches to fabricate thermal conduction and EMW absorption integrated polymer composites, including integrating functional fillers with both thermal conduction and EMW absorption functions and innovating processing methods. This review summarizes the latest research progress, factors that affect performance, and the mechanisms of thermal conduction and EMW absorption integrated polymer composites. The review also discusses problems that limit the development of these composites and potential solutions and development directions. The aim of this review is to provide references for the development of thermal conduction and EMW absorption integrated polymer composites.
