Abstract:In the rapidly advancing field of information technology, passive sensors with the exemption of external power input can serve as intelligent instruments for end‐node data acquisition. 3D perovskites have been recognized as a superior optoelectronic material but suffering from notorious instability due to their “soft lattice” nature. Replacing by their 2D counterparts in these photo‐sensing applications can boost the reliability level. However, traditional fabrication for 2D perovskite relay on wet chemistry methods, exhibiting complication, and inefficiency in making high‐quality films for device integration. This study unveils a new solid–solid conversion routing toward a direct transformation from 3D orientated films into 2D highly crystalline configuration, based on a spontaneous lattice regulation mechanism through an amine steam treatment. The resultant 2D film exhibits greater orientational micromorphology and a distinct monochromatic narrowband light sensing behavior after integration into a self‐powered photodetector. This method on perovskite conversion bears the promise of advanced future‐manufacturing for high‐performance photonic sensing. image

Abstract:Stacked two‐dimensional (2D) perovskites provide more possibilities for next‐generation photodetector with more new features. Compared with its excellent optoelectronic properties, the good dielectric performance of metal halide perovskite rarely comes into notice. Here, we demonstrate a bi‐functional perovskite‐based photovoltaic detector capable of two‐wavelength demultiplexing. In our BP/Perovskite/MoS2 structured photodetector, the comprehensive utilization of the photosensitive and dielectric properties of 2D perovskite allows the device to work in different modes. The fabricated device shows normal continuous photo response under 405‐nm illumination, while it shows a transient spike response to visible light with longer wavelengths. The linear dynamic range, rise/decay time, and self‐powered responsivity under 405 nm radiation can reach 100, 38 μs/50 μs, and 17.7 mA/W, respectively. We demonstrate the transient spike photocurrent with long wavelength exposure is related to the illumination intensity and can coexist with normal photo response. Two waveband‐dependent signals can be identified and used to reflect more information at the same time. This work provides a new strategy for multispectral detection and demultiplexing, which can be used to improve data‐transfer rates and encrypted communications. This work mode could inspire more multispectral photodetectors with different stacked 2D materials, especially to the optoelectronic application of the wide bandgap, high dielectric photo‐sensitive materials. Abstract:Highlights Multidimensional detection of intensity, wavelength, polarization, and angle of the incidence light significantly accelerates the development of optical information technology and artificial intelligence fields. The first comprehensive overview of the advancement of multifunctional photodetectors for perovskite semiconductors ranging from polarized light detection, spectral detection, and angle-sensing detection to self-powered detection is summarized. The existing problems and perspectives are discussed which can inspire more researchers to rationally design new perovskite materials and micro/nano-structure for high-performance multifunctional photodetectors.

Highly Sensitive Self‐Powered 2D Perovskite Photodiodes with Dual Interface Passivations

Abstract:2D perovskites have attracted intensive attention by virtue of their excellent optical and electrical properties along with good stabilities. Herein, a highly sensitive self-powered photodiode based on (PEA)(2)(MA)(4)Pb5I16 (PEA=C6H5(CH2)NH3, MA=CH3NH3) 2D perovskite is demonstrated by dual interface passivations. The Al2O3 bottom passivation can reduce the pinhole defects in the 2D perovskite film and suppress the trap-related recombination loss, bringing forward much reduced dark current and increased photocurrent. The poly (methyl methacrylate) (PMMA) top passivation can encapsulate the 2D perovskite film and thus improve the stability of the device. These results show that the 2D perovskite-based photodiode with dual interface passivations exhibits a large photo-to-dark current ratio of 10(7), a fast response speed of 597 ns and a linear dynamic range of 160 dB without bias. Responsivity (R) and detectivity (D*) respectively reach 0.36 A W-1 and 5.4 x 10(12) Jones under 532 nm laser illumination at a power density of 1.5 nW cm(-2). Moreover, the dual interface passivated device exhibits good stabilities. This work paves the road for developing low-cost, low-power, solution processed image sensors.
A high-performance and broadband two-dimensional perovskite-based photodetector via van der Waals integration

Abstract:Van der Waals (vdW) integration of two-dimensional (2D) nanosheets provides the possibility to design optoelectronic devices with extended functionality in a controllable manner. Here, by leveraging the appropriate energy band alignment and the high-efficiency charge transfer at the junction, we construct the MoS 2 /graphene/2D-perovskite vdW heterostructure, which realizes the highly sensitive and broadband photodetection. Particularly, at the near-infrared (NIR) wavelength (λ = 1550 nm), the heterostructure photodetector shows a balanced trade-off between the high responsivity (>3000 A/W) and fast response time (<1 ms), outperforming the previously reported NIR photodetectors based on all-inorganic vdW heterostructures. Our work not only extends the response wavelength of the 2D hybrid perovskite-based photodetector to the NIR range, but also offers additional insight into optoelectronic devices via vdW integration engineering.

Abstract:Narrowband photodetectors as specific spectral sensing pixels have drawn intense attention in multispectral detection due to their distinct characteristic of filter-free spectrum discrimination, in which the emerging halide lead perovskites witness a booming development in their performance and wavelength-selectivity from blue to near-infrared light. However, the challenge in integrating perovskite narrowband photodetectors on one chip imposes an impediment on practical application. In this work, the combination of laser-direct-writing and ion exchange is proposed as an efficient way to fabricate high-definition colorful sensing array with perovskite narrowband photodetector unit as pixel. Under laser irradiation, the photolysis of halocarbon solvent (CHCl3, CH3CH2I, etc) releases the halide ions, which brings the ion exchange and gives rise to slow-varying bandgap in single perovskite photoactive film. This ion exchange can be controlled via laser irradiation time and focus point, thus enabling precisely engineerable bandgap. By optimizing the process, it is successfully applied to develop patterned perovskite narrow blue and green photodetectors array with a high-definition of ∼ 53 ppi. We believe this result will make a great step forward to integrate multifunctional perovskite devices on one chip, which will pave the way for perovskite optoelectronic device to the commercial application.

Abstract:By integrating four perovskite nanowire arrays with different orientations together with in situ modulation based on the principle of reconstruction spectrometers, the first spectropolarimeter in visible region is achieved, and the multi‐dimensional imaging capability has been demonstrated. This work serves as a compelling example of multi‐dimensional photodetection and provides a promising direction for extracting target features from miscellaneous information. Without optical and mechanical components, resolving information from composite light is challenging even from two dimensions. 3D (intensity, spectrum, and polarization state) reconstruction is extremely rare and only explored in the infrared region. Herein, the first polarization‐ and spectrum‐sensitive photodetector in the visible region is constructed, which relies on orientations of perovskite nanowire arrays and in situ voltage modulation. This detector can realize real‐time detection of spectral information and Stokes vector simultaneously. Such a design successfully obtains the information from three dimensions, and the multi‐dimensional imaging capability has also been demonstrated. This work provides a valid instance of multi‐dimensional photodetection and shows a development direction of extracting target features from miscellaneous information.

Abstract:New mechanisms and modalities for multiband light detection are highly desirable for the ever-growing developments in machine vision technologies. Demonstrated here is a unique talent of halide perovskites for making self-driven dual-band photodetectors with a negative broadband response in the above-bandgap absorption region and a positive narrowband response in the sub-bandgap absorption region. The device operates through a charge separation reversion mechanism by controlling the built-in electric field and the thickness-dependent light absorption profile in the active material. Impressively, the demarcation wavelengths between the negative broadband and the positive narrowband responses can be continuously adjusted, with the positive narrowband response easily tuned from 410 to 675 nm. The dual-band photodetector exhibits an extremely low noise of 10−15 A Hz−1/2 and a high specific detectivity of >1012 Jones in both above-bandgap and sub-bandgap absorption regions, opening up application opportunities in intelligent recognition and biomedical diagnosis.

A Perovskite Photodetector Crossbar Array by Vapor Deposition for Dynamic Imaging

Abstract:With the development of perovskite photodetectors, integrating photodetectors into array image sensors is the next target to pursue. The major obstacle to integrating perovskite photodiodes for dynamic imaging is the optoelectrical crosstalk among the pixels. Herein, a perovskite photodiode-blocking diode (PIN-BD) crossbar array with pixel-wise rectifying property by the vapor deposition method is presented. The PIN-BD shows a large rectification ratio of 3.3 × 102 under illumination, suppressing electrical crosstalk to as small as 8.0% in the imaging array. The fast response time of 72.8 ns allows real-time image acquisition by over 25 frames per second. The imaging sensor exhibits excellent imaging capability with a large linear dynamic range of 112 dB with 4096 gray levels and weak light sensitivity under 1.2 lux.
Self-trapped state enabled filterless narrowband photodetections in 2D layered perovskite single crystals

Abstract:Filterless narrowband photodetectors can realize color discrimination without filter or bulk spectrometer, thus greatly reducing the system volume and cost for many imaging applications. Charge collection narrowing has been demonstrated to be a successful approach to achieve filterless narrowband photodetections; nevertheless, it sacrifices the sensitivity of the photodetectors. Here we show a highly tunable narrowband photodetector based on two-dimensional perovskite single crystals with high external quantum efficiency (200%), ultralow dark current (10−12 A), and high on–off ratio (103). The spectral response of the narrowband photodetectors can be continuously tuned from red to blue with all full-width at half-maximum < 60 nm and especially < 20 nm in blue wavelength range. The excellent performance can be ascribed to self-trapped states within bandgap and extremely low electrical conductivity in the out-of-plane direction. Our findings open the exciting potential of 2D perovskites for next-generation optoelectronics.

Abstract:Perovskite can be used to prepare high-performance photodetectors due to its excellent optical properties. However, the detection range of perovskite photodetectors is mostly limited to the visible light range, restricting their further development and application. In recent years, combining perovskite with organic bulk heterojunctions to prepare photodetectors with broadband detection capability has proven to be an effective strategy. Through this approach, the response spectrum of the photodetector can be flexibly regulated, and organic compounds can improve the perovskite film quality by passivating defects and inhibit the penetration of water molecules in the air, thereby improving the device performance and stability. In this work, we propose and demonstrate the feasibility of combining MAPbI3 perovskite with PTB7-Th:COTIC-4F to prepare high-performance photodetectors with wide spectral response characteristics. With the assistance of an organic bulk heterojunction, the defects of perovskite crystals are effectively passivated, and the detection spectrum of the device is successfully extended to about 1100 nm. As a result, the responsivity achieved is 0.58 A/W, 1.19 A/W, and 1.41 A/W under laser illumination of 532 nm, 808 nm, and 980 nm, with the power density of 5 μW/cm2 at the bias voltage of −0.5 V, respectively, which is one of the best performances among vertical device structures of this type. Moreover, the stability of the final hybrid film has been greatly improved. This work provides a new approach to the preparation of high-performance and broadband perovskite photodetectors.

Abstract:Photocoupler is a kind of semiconductor optoelectronic device that integrates light-emitting device (LED) and photodetector. It has found wide application in various fields because of its capability to transmit the electrical signal through the conversion of the electricity-light-electricity. Herein, we report the fabrication of a new photocoupler by simply integrating perovskite quantum dots LED and perovskite photodetector on a glass substrate. The as-fabricated photocoupler showed outstanding characteristics with high current transfer ratio (CTR) of 3.35%, which is highly competitive in comparison with other materials based devices. Furthermore, the perovskite photocoupler had a fast response speed of 8 μs/8.26 μs. By further adding an amplification circuit, the CTR could be enhanced by around 50 times to 172.6%. These results indicate that the present perovskite-based photocouplers may find potential application in future integrated circuit and optoelectronic system.
Perovskite-Type 2D Materials for High-Performance Photodetectors

Abstract:Photodetectors are light sensors in widespread use in image sensing, optical communication, and consumer electronics. In current smart optoelectronic technology, conventional semiconductors have encountered a bottleneck caused by inflexibility and opacity. With the ever-increasing demands for versatile optoelectronic applications, perovskitetype 2D materials demonstrate great potential for advanced photodetectors inspired by molecularly thin 2D materials. Through the reduction of thickness to thin or molecularly thin levels, single-crystalline 2D perovskites can exhibit superior optoelectronic performance characteristics, such as tunable absorption property by chemical design, enhanced carrier separation by remarkable photosensing capability, and improved carrier extraction by versatile band engineering. More importantly, perovskite-type 2D materials exhibit great potential for large-scale monolithic integration to achieve all-in-one sensing-memory-computing optoelectronic devices. In this Perspective, recent progress in 2D perovskite-based photodetectors is presented in detail. The focus is on growth strategies for reducing thickness, thickness-dependent optical and electrical properties, device engineering, heterojunction fabrication, and device performance. Finally, the current challenges and future prospects in this field are presented.
High‐Sensitivity and Fast‐Response Photomultiplication Type Photodetectors Based on Quasi‐2D Perovskite Films for Weak‐Light Detection

Abstract:An advanced photomultiplication‐type photodetector based on quasi 2D Ruddlesden‐Popper (Q‐2D RP) perovskites is developed, specifically optimized for the detection of faint light signals even at minimal operating voltages. The high‐density surface defects within the Q‐2D RP perovskites contribute to the photomultiplication effect, while the deep energy level traps facilitate rapid carrier recombination, resulting in an ultra‐fast response speed. Photovoltaic photodiodes often face challenges in effectively harvesting electrical signals, especially when detecting faint light. In contrast, photomultiplication type photodetectors (PM‐PDs) are renowned for their exceptional sensitivity to weak signals. Here, an advanced PM‐PD is introduced based on quasi 2D Ruddlesden‐Popper (Q‐2D RP) perovskites, optimized for weak light detection at minimal operating voltages. The abundant traps at the Q‐2D RP surface capture charge carriers, inducing a trap‐assisted tunneling mechanism that leads to the photomultiplication (PM) effect. Deep‐lying trap states within the Q‐2D RP bulk accelerate charge carrier recombination, resulting in an outstanding rise/fall time of 1.14/1.72 μs for the PM‐PDs. The PM‐PD achieves a remarkable response level of up to 45.89 A W−1 and an extraordinary external quantum efficiency of 14400% at −1 V under an illumination of 1 μW cm−2. The intrinsic high resistance of the Q‐2D perovskite results in a low dark current, enabling an impressive detectivity of 4.23 × 1012 Jones based on noise current at −1 V. Furthermore, the practical application of PM‐PDs has been demonstrated in weak‐light, high‐rate communication systems. These findings confirm the significant potential of PM‐PDs based on Q‐2D perovskites for weak light detection and suggest new directions for developing low‐power, high‐performance PM‐PDs for future applications.

Abstract:In recent years, high-performance photodetectors have attracted wide attention because of their important applications including imaging, spectroscopy, fiber-optic communications, remote control, chemical/biological sensing and so on. Nanostructured perovskites are extremely suitable for detective applications with their long carrier lifetime, high carrier mobility, facile synthesis, and beneficial to device miniaturization. Because the structure of the device and the dimension of nanostructured perovskite have a profound impact on the performance of photodetector, we divide nanostructured perovskite into 2D, 1D, and 0D, and review their applications in photodetector (including photoconductor, phototransistor, and photodiode), respectively. The devices exhibit high performance with high photoresponsivity, large external quantum efficiency (EQE), large gain, high detectivity, and fast response time. The intriguing properties suggest that nanostructured perovskites have a great potential in photodetection.

Universal Strategy for Improving Perovskite Photodiode Performance: Interfacial Built‐In Electric Field Manipulated by Unintentional Doping

Abstract:Organic–inorganic halide perovskites have demonstrated significant light detection potential, with a performance comparable to that of commercially available photodetectors. In this study, a general design guideline, which is applicable to both inverted and regular structures, is proposed for high-performance perovskite photodiodes through an interfacial built-in electric field (E) for efficient carrier separation and transport. The interfacial E generated at the interface between the active and charge transport layers far from the incident light is critical for effective charge carrier collection. The interfacial E can be modulated by unintentional doping of the perovskite, whose doping type and density can be easily controlled by the post-annealing time and temperature. Employing the proposed design guideline, the inverted and regular perovskite photodiodes exhibit the external quantum efficiency of 83.51% and 76.5% and responsivities of 0.37 and 0.34 A W−1, respectively. In the self-powered mode, the dark currents reach 7.95 × 10−11 and 1.47 × 10−8 A cm−2, providing high detectivities of 7.34 × 1013 and 4.96 × 1012 Jones, for inverted and regular structures, respectively, and a long-term stability of at least 1600 h. This optimization strategy is compatible with existing materials and device structures and hence leads to substantial potential applications in perovskite-based optoelectronic devices.

Abstract:A practical perovskite‐silicon dual‐band photodetector based on a back‐to‐back photodiode is designed that can discriminate the wavelength region for photoresponse through simple voltage control without the use of optical filters. The proposed single‐pixel imaging platform is capable of real‐time identification of mixed VIS and NIR light. Selective spectral discrimination of visible and near‐infrared light, which accurately distinguishes different light wavelengths, holds considerable promise in various fields, such as automobiles, defense, and environmental monitoring. However, conventional imaging technologies suffer from various issues, including insufficient spatial optimization, low definition, and optical loss. Herein, a groundbreaking advancement is demonstrated in the form of a dual‐band photodiode with distinct near‐infrared‐ and visible‐light discrimination obtained via simple voltage control. The approach involves the monolithic stacking integration of methylammonium lead iodide (MAPbI3) and Si semiconductors, resulting in a p‐Si/n‐phenyl‐C61‐butyric acid methyl ester/i‐MAPbI3/p‐spiro‐MeOTAD (PNIP) device. Remarkably, the PNIP configuration can independently detect the visible and near‐infrared regions without traditional optical filters under a voltage range of 3 to −3 V. In addition, an imaging system for a prototype autonomous vehicle confirms the capability of the device to separate visible and near‐infrared light via an electrical bias and practicality of this mechanism. Therefore, this study pushes the boundaries of image sensor development and sets the stage for fabricating compact and power‐efficient photonic devices with superior performance and diverse functionality.

Ultrafast Photodetector by Integrating Perovskite Directly on Silicon Wafer

Abstract:Single-crystal (SC) perovskite is currently a promising material due to its high quantum efficiency and long diffusion length. However, the reported perovskite photodetection range (<800 nm) and response time (>10 μs) are still limited. Here, to promote the development of perovskite-integrated optoelectronic devices, this work demonstrates wider photodetection range and shorter response time perovskite photodetector by integrating the SC CH3NH3PbBr3 (MAPbBr3) perovskite on silicon (Si). The Si/MAPbBr3 heterojunction photodetector with an improved interface exhibits high-speed, broad-spectrum, and long-term stability performances. To the best of our knowledge, the measured detectable spectrum (405-1064 nm) largely expands the widest response range reported in previous perovskite-based photodetectors. In addition, the rise time is as fast as 520 ns, which is comparable to that of commercial germanium photodetectors. Moreover, the Si/MAPbBr3 device can maintain excellent photocurrent performance for up to 3 months. Furthermore, typical gray scale face imaging is realized by scanning the Si/MAPbBr3 single-pixel photodetector. This work using an ultrafast photodetector by directly integrating perovskite on Si can promote advances in next-generation integrated optoelectronic technology.
Single-Layer ZnO Hollow Hemispheres Enable High-Performance Self-Powered Perovskite Photodetector for Optical Communication

Abstract:Abstract The carrier transport layer with reflection reduction morphology has attracted extensive attention for improving the utilization of light. Herein, we introduced single-layer hollow ZnO hemisphere arrays (ZHAs) behaving light trapping effect as the electron transport layer in perovskite photodetectors (PDs). The single-layer hollow ZHAs can not only reduce the reflection, but also widen the angle of the effective incident light and especially transfer the distribution of the optical field from the ZnO/FTO interface to the perovskite active layer confirmed by the 3D finite-difference time-domain simulation. These merits benefit for the generation, transport and separation of carriers, improving the light utilization efficiency. Finally, our optimized FTO/ZHA/CsPbBr 3 /carbon structure PDs showed high self-powered performance with a linear dynamic range of 120.3 dB, a detectivity of 4.2 × 10 12 Jones, rise/fall time of 13/28 μs and the f −3 dB of up to 28 kHz. Benefiting from the high device performance, the PD was demonstrated to the application in the directional transmission of encrypted files as the signal receiving port with super high accuracy. This work uniquely utilizes the features of high-performance self-powered perovskite PDs in optical communication, paving the path to wide applications of all-inorganic perovskite PDs.

Abstract:A high‐performance MAPbI3 photoconductive device is fabricated using the mask method, and the influence of electrode channel width on device performance is investigated. Additionally, the competitive capabilities of the lead halide perovskite photodetector in receiving and detecting optical signals are successfully demonstrated. This opens up new pathways for perovskite optical interconnects. Optical communication has become a research hotspot in modern non‐contact communication systems, and high‐performance photodetectors, as a key component, are crucial for achieving high‐fidelity signal transmission. Photoconductive devices (PCDs) are expected to find applications in the field of optical communication due to their advantages in high gain. However, it is difficult to achieve an effective balance between high responsiveness and fast response times in PCDs, leading to significant challenges in their commercial applications in the field of optical communication. In this paper, by employing both the mask method and channel width tuning method, a high‐performance PCD is developed based on the Ag‐MAPbI3‐Ag structure, demonstrating a high responsivity of 45.5 A W−1, a high detectivity of 7 × 1012 Jones, and a fast response time of 0.35 ms. Finally, this device is integrated into an optical communication system using embedded technology, effectively achieves byte transmission, and demonstrates the practical application of single‐crystal MAPbI3 PCD as a signal receiver in the system. This research provides a noteworthy approach to facilitating the seamless integration and commercialization of optical communication systems utilizing perovskite single‐crystal devices, while also paving the way for optical interconnects based on perovskite.
