Abstract:This paper reports a novel capacitive sensing method, enabling accurate and self-calibrated measurements for both the amplitude and phase information in sinusoidal motion. The approach constructively utilizes the inherent nonlinearity of a triangular-electrode based (TEB) variable-area sense capacitor. In the case of TEB detection signal, two harmonics exist and each carries information about the motional amplitude and phase. The TEB method robustly extracts the motional amplitude from the ratio of two sideband amplitudes and extracts the motional phase from the subtraction of two sideband phases. This technique is especially valuable for capacitive detection of periodic motion in MEMS resonant devices, such as the resonant accelerometer and Coriolis vibratory gyroscope. The paper presents detailed theoretical analysis and proposes a real-time measurement algorithm implemented in an FPGA device. Experimental results manifest that, compared with the traditional linear method, the sensitivity of the measured amplitude and phase to system parameter variations is highly suppressed up to 95%. Furthermore, an oscillation control system with TEB capacitive detection is introduced for micro-machined vibratory gyroscopes. First measurement results show the amplitude variance of the drive displacement is 120 ppm in an hour while the phase variance is 80 ppm. Allan variance analysis indicates a bias instability of 6.5 degrees/h for the gyroscope output. (C) 2016 Elsevier B.V. All rights reserved.

Abstract:Spherical ultrasonic motor (SUSM) is utilized primarily in the assembly sectors, precision machining and active tracking devices. The controllability and accuracy of the SUSM are much concerned in those practical uses. So the sensors which measure the motion of the stator are usually used to build up a closed loop control system. These sensors can detect the position and speed of the ball stator. However, the traditional contact positional detection device which contains photoelectric encoders has the disadvantages of low measuring precision. A novel contactless method which based on an optical sensor, is introduced in the paper. A further illustration including principles of the method, the model of 2-DOF motion of the spherical ultrasonic motor rotor, a set of experiment test-bed to verify the feasibility of the method are presented in the article. The experiment turns out an expectant result and shows the method feasible and significant for application.

Abstract:A longitudinal-torsional hybrid-type ultrasonic motor has larger torque and lower revolution speed compared with other kinds of ultrasonic motors. It drives devices directly and precisely, so it is adaptable to many fields, especially aeronautics and astronautics, as a servo actuator. Due to the different sound propagation speeds of longitudinal and torsional vibrations in the stator, it is difficult to match resonant frequencies of longitudinal and torsional vibrations. In this paper, a new radial-torsional vibration hybrid-type ultrasonic motor is put forward, which utilizes longitudinal vibration derived from radial vibration by the Poisson effect. The short, hollow cylindrical structure easily makes resonant frequencies of first-order radial and torsional vibrations into degeneracy. First, the new structure of the motor is presented. Second, the principle of matching the resonant frequencies is developed, and the motor geometry is optimized by ANSYS software. Finally, a 60-mm diameter prototype is fabricated, which performs well. The no-load velocity and maximum torque are 25 r/min and 5 N.m, respectively. This kind of motor is small, light, and noiseless.

Abstract:Permanent magnet synchronous motors (PMSM) are widely used in servo systems, and many methods have been proposed to solve the critical problem of detecting the rotor position in real time. However, existing methods are not suitable for the detection of initial rotor position for surface-mounted permanent magnet synchronous motors (SPMSM). A simple and highly accurate method utilizing an incremental encoder is presented. By applying certain current vectors, monitoring the direction of motor's rotation, and changing the next applied current vectors, the initial rotor position can be obtained.

Abstract:high-precision micro-displacement sensor based on tunnel magneto-resistance effect is reported.We designed and simulated magnetic characteristics of the sensor, and employed chip-level Au-In bonding to implement low-temperature assembly of the TMR devices. We employed the subdivision interpolation technique to enhance the resolution by translating the sine-cosine outputs of a TMR sensor into an output that varies linearly with the displacement. Simultaneously, using the multi-bridge circuit method to suppress external magnetic and geomagnetic interference. Experimental result shows that the micro-displacement sensor has a resolution of 800 nm, accuracy of 0.14 % and a full-scale range of up to millimeter level. This work enables a high-performance displacement sensor, and provides a significant guide for the design of a micro-displacement sensor in practical applications.

Abstract:Abstract The rotor position is a key state in the closed-loop control system of the permanent magnet synchronous motor (PMSM). Its measurement accuracy has a significant effect on steady accuracy, dynamic response, and torque ripple. The magnetoresistance (MR) sensor is widely used in the rotor position detection due to its distinct advantages, such as simple structure, high sensitivity, and strong robustness. In this paper, a solution using the giant magnetoresistance (GMR) sensor in TLE5309D chip for angle measurement is introduced, and its feasibility is verified by finite element analysis (FEA) simulation and bench test. In the simulation, two schemes different in the sensor location and the number of permanent magnet poles, are evaluated according to the higher harmonic content and field direction stability near the sensor. The experiment from 1 rpm to 1000 rpm is implemented, and the measurement results after calibration based on discrete Fourier series (DFS) show that the GMR sensor has a good performance in the test.

Abstract:Abstract Micro-electro-mechanical system (MEMS) gyroscopes have numerous potential applications including guidance, robotics, tactical-grade navigation, and automotive applications fields. The methods with ability of the weak Coriolis force detection are critical for MEMS gyroscopes. In this paper, we presented a design of MEMS gyroscope based on the tunneling magneto-resistance effect with higher detection sensitivity. Of all these designed parameters, the structural, magnetic field, and magneto-resistance sensitivity values reach to 21.6 nm/°/s, 0.0023 Oe/nm, and 29.5 mV/Oe, thus, with total sensitivity of 1.47 mV/°/s. Multi-bridge circuit method is employed to suppress external magnetic interference and avoid the integration error of the TMR devices effectively. The proposed tunneling magneto-resistive micro-gyroscope shows a possibility to make an inertial grade MEMS gyroscope in the future.

Abstract:The multi-degree-of-freedom ultrasonic motor with advantages of high mechanical integration, high control accuracy and anti-EMI, has been widely used in the fields of micro-robotics, optics and precision assembly. In order to enhance the performance and efficiency of the rotary-linear type two-degree-of-freedom(2-DOF) ultrasonic motor, a mathematical model of the stator based on loss coefficients and structural optimization program is designed in this work. Aimed to 2-DOF output performance of the stator, optimization of stator structure parameters is developed under the constraints of the boundary conditions. The relative sensitivity coefficient is introduced to select core optimization parameters. After comprehensive comparison of the effect of various parameters, the prototype motors are fabricated and tested. The trends of experimental data are almost agreed with mathematical model. The performance of optimized motor is significantly improved.

Abstract:Extensive research has shown that the control technique of permanent magnet synchronous motors (PMSMs) is relatively mature using high precision position sensors with the penalty of high hardware cost. On the other hand, the sensorless control has demonstrated many advantages, but its application with heavy loading is limited. In this paper, a rotor position correction method using low-resolution Hall-effect sensors is proposed, which shows the advantage of low cost and high estimation precision. The exact discrete-time voltage equation model is utilized to obtain accurate speed information, and a speed estimation observer with average speed calculated using Hall signal is adopted to make rotor position converge to exact location. Simulation verifies the effectiveness of the method including the steady and dynamic performance.
A Position Measurement Method for 3-Degree-of-freedom Motion Based on Magnetic Detection.

Abstract:Generally, optical methods for precision measurement have limitations when rotation of large angle (larger than 10°) and translation of large range occur simultaneously. To deal with the problem, an improved method based on spatial magnetic detection is proposed for planar 3-degree-of-freedom position measurement with large ranges in this article. The position-solving algorithm of the method calculates position by decoupling 3 degrees of freedom with the magnetic flux densities of the inherent magnetic field of the permanent-magnet synchronous planar motor detected by the proposed Hall-sensor array. On the basis of previous work, the calculation approach of decoupling is improved; as a result, the calculations for solving position are simplified. The characteristics of the sensor topology are exploited further, and a new calculation approach of decoupling is introduced to compensate the original one, achieving better robustness to noise. The ability of solving 3-degree-of-freedom position and the robustness to noise and magnetic-field imperfections are evaluated by simulation; the results show that the accuracies of translational and rotational motions are 10 µm scale and 0.1° scale in the case with noise of 0.01% of signal amplitude, while they are 100 µm scale and 10° scale in the case with the magnetic-field imperfections caused by parameter deviations. Comparison experiments with commercial sensors are conducted on a self-developed testing platform to verify the feasibility of the method, and the results show that the method can achieve sensing a large rotational angle and a large translational range with a simple implementation.

Abstract:This paper presents the rotation control design and experimental performance of a microelectromechanical systems (MEMS) variable-capacitance motor where a free-spinning rotor is suspended and centered in an evacuated vacuum cavity by a contactless electrostatic bearing. The micromachined device is based on a glass/silicon/glass bonding structure, fabricated by bulk micromachining, driven by a three-phase electrostatic motor, and used as an angular rate gyroscope by spinning-up the rotor rate over 10(4) r/min. A closed-loop phase commutation scheme is proposed in our rotation design where three-phase drives are switched depending on one channel of the rotor's angular position. The design of the micromotor spin-up and constant-speed operation is described based on the proposed electronic commutation. Experimental results of the motor spin-up process under different vacuum settings, static, and dynamic characteristics of the constant-speed control loop together with scale factor of the spinning-rotor gyroscope are described for the device operated in vacuum. It is indicated that the rotor can be spun up to 2.5 x 10(4) r/min within 400 s, and up to 2.96 x 10(4) r/min in steady state under a drive voltage of 11.8 V. Measurement data in constant-speed control mode show that the standard deviation of the spin rate error is 0.07 r/min at a rated speed of 1.5 x 10(4) r/min.
High Resolution Magnetometer Based on a High Frequency Magnetoelectric MEMS-CMOS Oscillator

Abstract:This paper demonstrates a miniaturized and high resolution (16 nT/Hz1/2) magnetometer based on a high frequency (168.1 MHz) magnetoelectric Microelectromechanical Systems-Complementary metal-oxidesemiconductor (MEMSCMOS) oscillator. For the first time, a high frequency and high electromechanical performance (quality factor, Q ~ 1084 and electromechanical coupling coefficient, kt2 ~ 1.18%) magnetoelectric micromechanical resonator based on a self-biased aluminum nitride/iron-gallium-boron (AlN/FeGaB) bilayer nanoplate (250/250 nm) is implemented and used to synthesize a low noise frequency source (2.7 Hz/Hz1/2) whose output frequency is highly sensitive to external magnetic field (169 Hz/μT at zero magnetic field bias). The angular sensitivity of the magnetometer for electronic compass applications is also investigated showing an ultrahigh angular resolution of 0.34° for a 10-μT conservative estimate of the earth's magnetic field, due to the strongly anisotropic sensitivity of the self-biased AlN/FeGaB magnetoelectric resonator. This paper represents the first demonstration of a high resolution self-biased MEMS magnetoelectric resonant sensor interfaced to a compact and low power self-sustained CMOS oscillator as direct frequency readout for the implementation of miniaturized and low power magnetometers with detection limit pushed in ~10s nT/Hz1/2 range.

Abstract:It is very important for modern directional drilling systems to measure the attitude of drilling accurately. A Micro Electro-Mechanical System (MEMS) composed of a three-axis micro accelerometer and a three-axis micro magnetoresistive is designed. A carrier communication is used to transmit data acquired by sensors instead of the mode of traditional transmission. The theory and the algorithm of the coordinate transform are applied in the study of the attitudes, such as the azimuth, the inclination and the angle to tool face. Compared to conventional systems, the system minimizes labor costs, improves precision, and enhances the degree of automation. Experimental results verify that such a measuring system becomes more stable and reliable. And full scale can be performed attitude detection with a plusmn0.3 accuracy for angle to tool face, a plusmn0.1degaccuracy for inclination and a plusmn0. 2degaccuracy for azimuth.

Abstract:We present a MEMS torsional resonance magnetometer based on Lorentz force, which consists of torsional structures, torsional beams, metal plates, a coil, and a glass substrate. The Lorentz force, introduced by the interaction of a current in the MEMS coil and an external horizontal magnetic field, leading to the displacement of the torsional structure, which can be detected by two sensing capacitors according to the differential change. Based on the comparison between the test and the simulation of the fabricated chip, a novel structure of folded torsional beam and double-layer excitation coil is introduced. To increase the sensitivity and the quality of the sensor, the step-height is decreased and a CMP process is employed. The improved MEMS processes, including fabrication, scribing, pressure welding and packaging, are accomplished after the optimization of the structure parameters. Also we analyzed the influences of the beam shape, the damping hole size, the coil turns and the double-layer coils on the sensor's performances. The prototype's performances including sensitivity, repeatability, resonant frequency and quality factor are tested in the low pressure environment. The results indicate that this micro magnetometer can meet the requirements of the attitude determination and control system employed in spacecrafts.

Abstract:The paper propose an outer-rotor permanent magnet synchronous motor (PMSM) with peak torque of 3000N.m. The position measuring system based on CPLD and dual magnetic sensor is developed. This system can handle two channel signals obtained from two sensor heads, and provides correct and reliable position feedback signals for the motor control. According to the mathematical model of the PMSM, full digital high precision control system with triple feed back closed loops are designed and implemented in experimental evaluation. The test results validate that the system is feasible and the control precision can reach 1.5 arc-second.

Abstract:Rotation modulation (RM) technique is mainly used in the high precision inertial navigation systems. With the rapid development of MEMS gyroscopes, rotation modulation systems based on the MEMS inertial devices have also been proposed and researched in recent years. Due to the commonly used high voltage (compare with 5V) DC motors in some of the present MEMS RM platforms, the power consumption and size make it unsuitable for the man-portable devices. In this paper, a low voltage, man-portable MEMS Rotation Modulation Platform (RMP) is proposed. A low voltage PMSM is customized to get a smooth torque and a high power density. The PMSM Vector Control (VC) algorithm is introduced to achieve the PMSM's better performance. Experiments demonstrate that the single position tracking error is less than 0.5 " and the rate error of continuous rotation is less than 0.3%. Furthermore, the volume is only 110mm*150mm*50mm, the total power is less than 2 watts, which makes it an attracting rotation modulation platform for man-portable individual navigation equipment.

Abstract:To realize the simultaneous monitoring of linear-rotary multi-motion, a linear and rotary coupled-motion triboelectric mechanical motion sensor (LRC-TMMS) with a gear-like engagement electrode (GE-electrode) is proposed. The displacement and velocity measurement of the linear and rotary motions can be realized by using GE-electrode, and the linear, rotary, and helical motions of the LRC-TMMS can be distinguished by the signal processing method of fundamental frequency separation. The results illustrate that the LRC-TMMS can achieve stable monitoring with a maximum linear stroke of 70 mm. And the linear fitting lines between the parameters of the output signal and that of the input motion are consistent with the theoretical reference results. In addition, the velocities monitored by the LRC-TMMS in different motions have good linearity, and most error rates are less than 3%. The practical monitoring performance of the LRC-TMMS in nine motion modes is verified using a commercial linear-rotary motor, which has potential application prospects in the fields of the intelligent manipulator and automated manufacturing.

Abstract:We present a microsphere-based microsensor that can measure the vibrations of the miniature motor shaft (MMS) in a small space. The microsensor is composed of a stretched fiber and a microsphere with a diameter of 5 μm. When a light source is incident on the microsphere surface, the microsphere induces the phenomenon of photonic nanojet (PNJ), which causes light to pass through the front. The PNJ's full width at half maximum is narrow, surpassing the diffraction limit, enables precise focusing on the MMS surface, and enhances the scattered or reflected light emitted from the MMS surface. With two of the proposed microsensors, the axial and radial vibration of the MMS are measured simultaneously. The performance of the microsensor has been calibrated with a standard vibration source, demonstrating measurement errors of less than 1.5%. The microsensor is expected to be used in a confined space for the vibration measurement of miniature motors in industry.

Movable Surface Rotation Angle Measurement System Using IMU

Abstract:In this paper, we describe a rotation angle measurement system (RAMS) based on an inertial measurement unit (IMU) developed to measure the rotation angle of a movable surface. The existing IMU-based attitude (tilt) sensor can only accurately measure the rotation angle when the rotation axis of the movable surface is perfectly aligned with the X axis or Y axis of the sensor, which is always not possible in real-world engineering. To overcome the difficulty of sensor installation and ensure measurement accuracy, first, we build a model to describe the relationship between the rotation axis and the IMU. Then, based on the built model, we propose a simple online method to estimate the direction of the rotation axis without using a complicated apparatus and a method to estimate the rotation angle using the known rotation axis based on the extended Kalman filter (EKF). Using the estimated rotation axis direction, we can effectively eliminate the influence of the mounting position on the measurement results. In addition, the zero-velocity detection (ZVD) technique is used to ensure the reliability of the rotation axis direction estimation and is used in combination with the EKF as the switching signal to adaptively adjust the noise covariance matrix. Finally, the experimental results show that the developed RAMS has a static measurement error of less than 0.05° and a dynamic measurement error of less than 1° in the range of ±180°.

Abstract:A microelectromechanical system (MEMS) torsional resonant magnetometer based on Lorentz force was investigated, consisting of torsional structures, torsional beams, metal plates, a coil, and a glass substrate. The Lorentz force, introduced by the interaction between the current in the MEMS coil and an external horizontal magnetic field, leads to displacement of the torsional structure. The strength of the magnetic field is proportional to this displacement, and can be detected with two sensing capacitors fabricated on the torsion structure and the substrate. To improve sensor sensitivity, a folded torsional beam and a double-layer excitation coil were introduced. The fabrication processes included lift-off, anodic bonding, chemical mechanical planarization, silicon nitride (SiNx) deposition, plasma-enhanced chemical vapor deposition, and inductively coupled plasma release. The prototype of the magnetometer was finished and packaged. The sensor performance, including its sensitivity and repeatability, was tested in a low-pressure environment. Additionally, the influences of structural parameters were analyzed, including the resistance of the excitation coil, the initial value of the capacitors, the elastic coefficient of the torsional beam, and the number of layers in the excitation coil. The test results demonstrated that this sensor could meet the requirements for attitude determination systems in low earth orbit satellites.
