Abstract:Prior studies on electron emission show possibly beneficial effects of nanoscale phenomena on energy-conversion characteristics. For example, recent work has shown that the electric field around a nanoscale field emission device can increase the average energy of emitted electrons. This geometric effect could be useful in cooling devices based on the Nottingham effect. We consider here the hypothesis that nanoscale effects can favorably influence the energy-conversion efficiency and capacity of thermionic and field emission devices. Required improvements in experimental and computational tools for characterizing such effects include new methods of measuring electron energy distributions (EEDs) from nanoscale emitters and improved modeling of transport between bulk and quantum-confined materials. Accurate emission modeling requires calculation of a self-consistent solution to Schrodinger's equation and Poisson's equation. A particularly promising approach is the non-equilibrium Green's function (NF-GF) formalism. Using NEGF, tractable solutions can be obtained for complex quantum problems because of several features inherent to the approach. For emission modeling, the primary benefit of the NEGF is that boundaries can be treated as bulk sources, which eliminates the need for periodic boundary conditions and enables the coupling of transport between bulk and confined materials. Recent work on EED measurements reveals indications of quantum confinement, as shown by the multiple peaks in the energy distribution. This paper includes representative simulation results and associated electron energy distribution measurements that identify interesting and potentially useful features of thermally excited electron emission phenomena. The paper concludes with recommendations for further study and engineering development.

Abstract:We present electronically controlled field emission characteristics of arrays of individually ballasted carbon nanotubes synthesized by plasma-enhanced chemical vapor deposition on silicon-on-insulator substrates. By adjusting the source-drain potential we have demonstrated the ability to controllable limit the emission current density by more than 1 order of magnitude. Dynamic control over both the turn-on electric field and field enhancement factor have been noted. A hot electron model is presented. The ballasted nanotubes are populated with hot electrons due to the highly crystalline Si channel and the high local electric field at the nanotube base. This positively shifts the Fermi level and results in a broad energy distribution about this mean, compared to the narrow spread, lower energy thermalized electron population in standard metallic emitters. The proposed vertically aligned carbon nanotube field-emitting electron source offers a viable platform for X-ray emitters and displays applications that require accurate and highly stable control over the emission characteristics.
Enhanced Field Emission Performance of ZnO Nanorods by Two Alternative Approaches

Abstract:Standard ZnO nanorods with a diameter of ∼150 nm show poor field emission performance. In an attempt to dramatically improve the field emission properties, we developed two alternative methods: The first one is to decrease the tip radius of nanorods down to ∼5 nm. The second one is to decorate the nanorods by small metal particles. By either of these two approaches, we can obtain excellent field emission performances, typically turn-on field (the electric field at which the current density reaches 10 μA/cm2) as small as 2 V/μm and current density as large as 1 mA/cm2 can be readily achieved. The physical essence of the excellent performances is the geometrically enhanced local field near the tip of the nanorods and the lowered work function of ZnO nanorods by the donation of electrons from the nanoparticles.

We have observed enhanced field emission from large-area arrays of W18O49 pencil-like nanostructure due to both the effects of high aspect ratio and enlarged spacing between neighboring nanostructures. These arrays may be grown on silicon substrates by the multi-step thermal evaporation process. The spacing of nanotip-to-nanotip between neighboring nanostructures may be increased by adjusting the growth temperature. The arrays are observed to have a typical turn-on field as low as about 1.26MV/m and a threshold field as low as about 3.39 MV/m, resulting in increasing field enhancement and decreasing field screening effect.

Abstract:We compare the field emission characteristics of dense (109 nanofibers/cm2), sparse (107 nanofibers/cm2), and patterned arrays (106 nanofibers/cm2) of vertically aligned carbon nanofibers on silicon substrates. The carbon nanofibers were prepared using plasma-enhanced chemical vapor deposition of acetylene and ammonia gases in the presence of a nickel catalyst. We demonstrate how the density of carbon nanofibers can be varied by reducing the deposition yield through nickel interaction with a diffusion layer or by direct lithographic patterning of the nickel catalyst to precisely position each nanofiber. The patterned array of individual vertically aligned nanofibers had the most desirable field emission characteristics, highest apparent field enhancement factor, and emission site density.

Abstract:Dense Si nano-dots with a surface area density of >10(10) cm(-2) were fabricated by excimer laser induced crystallization of 15 nm-thick amorphous Si thin films. The enhanced electron field emission characteristics were found from laser irradiated samples. The threshold electric field is as low as 9.8V/mu m and the field enhancement factor can reach as large as 719, which is compatible with the other good cold cathode materials. The improvements in field emission behavior can be associated with the change in the surface morphology after laser irradiation as well as the enhanced internal electric field due to the formation of Si nano-dots within the films. Abstract:A structure composed of zinc oxide nanowires (ZNWs) grown hydrothermally on an array of vertically aligned carbon nanofibers (CNFs) was fabricated and its field emission properties determined and compared with bare CNF arrays. The combination produced a macroscopic turn-on field of 1.2 V/μm which was found to be the lowest reported from ZNWs deposited on a two-dimensional substrate and much less than the equivalent CNFs array (5.2 V/μm). Crucially, field emission was found to be much more stable at higher pressures of 5×10−6 mbar without exhibiting current degradation for a fixed external field, while emitting with a current density of 1 mA/cm2, the current density typically required for backlighting and field emission displays. We propose a self-ballasting mechanism, in which the low carrier density in the zinc oxide prevents current runaway in the presence of adsorbed species.

Abstract:The overall process of field emission can be dominated by the contact resistance between the single wall carbon nanotubes (SWCNTs) and the substrate. In order to reduce the contact resistance, we present a wet chemical process of constructing Ag-SWCNTs hybrid nanostructure. Constructing Ag-SWCNTs emitters could improve the electrical contact by increasing the contact area between SWCNTs and substrate. Contact resistance is greatly reduced compared to that of pristine SWCNTs. Field emission properties of Ag-SWCNTs hybrid emitters including current density and emitting image are remarkably improved. Field emission properties based on the modified Fowler-Nordheim (F-N) equation are discussed. Our studies show that this method can enhance the field emission properties of the SWCNTs by improving the contact resistance and is a promising way for mass production of SWCNTs for field emission display. © 2012 Elsevier B.V. Abstract:It is shown that significant field emission from nanorods of wide band gap semiconductors is possible. The nanorod is assumed to have a thin surface layer containing a large number of localized states originating from defects. Taking SiC as an example, the electrostatic potential, charge distribution, conduction current, tunnelling current, and field enhancement are calculated. It is found that the field-induced insulator to semimetal transition is responsible for the efficient field emission from the nanorods and that field enhancement is not constant with applied fields but varies with the field and has a maximum.

Abstract:Earlier, welldeveloped techniques of reactive ion etching (insotropic) and wet chemical etching (anisotropic) in combination with oxidation sharpening were used for the fabrication of nanotip arrays for field electron emission applications. The fabrications require lithography technique to form masks for the following etching, and normally high temperature oxidation sharpening process is needed. In the present paper, we report a non-lithography and non-oxidation-sharpening method for ultra-high .&nsity Si nanotip arrays fabrication. In addition, novel processes were developed to obtain Si nanotip array with different coating materials on apex, i.e., Sic and amorphous Si (a-Si). Comparative studies were carried out on the field electron emission properties of the Si nanotip arrays with different coated layers.

Abstract:Recent discoveries in the field of nanoscale vacuum channel (NVC) structures have led to potential on-chip electron sources. However, limited research has reported on the structure or material parameters, and the superiority of a nanoscale vacuum channel in an electron source has not been adequately demonstrated. In this paper, we perform the structural optimization design of an NVC-based electron source. First, the structure parameters of a vertical NVC-based electron source are investigated. Moreover, the symmetrical NVC structure is further demonstrated to improve the emission current and effective electron efficiency. Finally, a symmetrical nano-vacuum channel structure is successfully fabricated based on simulations. The results show that the anode current exceeds 15 nA and that the effective electron efficiency exceeds 20%. Further miniaturizing the NVC structures in high integration can be utilized as an on-chip electron source, thereby, illustrating the potential in applications of electron microscopes, miniature X-ray sources and on-chip traveling wave tubes.

Abstract:Integrated field emission electron sources with low driving voltage are desired for micro/nano vacuum electronics. Herein, we demonstrate the enhanced and stable electron emission from crystalline gold–silver (Au–Ag) alloy nanoparticle capped Si nanowires (SiNWs) and the achieved gated electron sources with low driving voltage (<50 V). Thermally induced self-assembly hemispherical (50–80 nm) crystalline Au–Ag nanoparticles were prepared and used as masks in plasma etching to form vertically aligned high aspect ratio (~14) SiNWs. The nanoparticles were preserved after the etching, forming in situ integrated Au–Ag/Si junctions with each individual SiNWs. The SiNWs with capped nanoparticles possess superior field emission current density (45.80 mA/cm2) and current stability (fluctuation ~6%). A self-aligned process was developed to fabricate gated field emission devices, using the Au–Ag nanoparticle capped SiNWs as cathode. The gated devices showed field emission at low gate voltage (69.52- $mu text{A}$ /cm2 at 42.1 V). Experimental and numerical simulation studies demonstrated the Au–Ag/Si contact behaved as space-charge-limited (SCL) Schottky conduction. The idea behind the enhancing and stable emission is that the SCL–Schottky junction undergoes a process of negative feedback and thus suppressed the current and shot-noise from the outstanding SiNWs. Accordingly, more SiNWs were activated and contributed stable and higher field emission current.

Abstract:Large-area arrays of vertically aligned ZnO-nanotapers with tailored taper angle and height are electrodeposited on planar Zn-plate via continuously tuning the Zn(NH3)4(NO3)2 concentration in the electrolyte. Experimental measurements reveal that the field-emission performance of the ZnO-nanotaper arrays is enhanced with the sharpness and height of the ZnO-nanotapers. Theoretically, the ZnO-nanotaper is simplified to a "charge disc" model, based on which the characteristic macroscopic field enhancement factor (γC) is quantified. The theoretically calculated γC values are in good agreement with the experimental ones measured from arrays of ZnO-nanotapers with a series of geometrical parameters. The ZnO-nanotaper arrays have promising potentials in field-emission. The electrochemical synthetic strategy we developed may be extended to nanotaper arrays of other materials that are amenable to electrodeposition, and the "charge disc" model can be used for quasi-one-dimensional field emitters of other materials with nano-sized diameters.

Abstract:We present a three-dimensionally configured cathode with enhanced field-emission performance formed by combining carbon nanotube (CNT) emitters with a nickel foam (NiF) substrate via a conventional screen-printing technique. The CNT/NiF cathode has low turn-on electric field of 0.53 V μm−1 (with current density of 10 μA cm−2) and threshold electric field of 0.87 V μm−1 (with current density of 0.1 mA cm−2), and a very high field enhancement factor of 1.4 × 104. The porous structure of the NiF substrate can greatly improve the field-emission properties due to its large specific surface area that can accommodate more CNTs and increase the emitter density, as well as its high electrical and thermal conductivities that facilitate current transition and heat dissipation in the cathode. Most importantly, the local electric field was also enhanced by the multistage effect resulting from the rough metal surface, which furthermore leads to a high field enhancement factor. We believe that this improved field-emission performance makes such cathodes promising candidates for use in various field-emission applications.
Electron Field Emission Characteristics from Single-crystal Silicon Nanoarrays Fabricated by Direct Lithography with Nanosphere Mask

Abstract:The preparation and characteristics of silicon nanoarrays is now an attractive areas of research. At present,most research focused on the optical and electrical properties and applications,and less field emission characteristics,as a mature technology of silicon planar support, silicon field emission cathode materials are easily compatible with the microelectronic integrated circuits, and so they have a broad application prospects.We present the fabrication of large-scale two dimensional periodic silicon nanoarrays using nanosphere lithography,and the field emission characteristics have been studied. The fabrication process includes following steps: first the crystalline silicon substrate was coated with a monolayer of self polystyrene (PS) spheres of 220 nm in diameter, then the sample was etched by reactive ion etching to produce silicon nanoarrays. AFM images of the nanoarrays show that the tips stand 60～70 nm high and the area density can achieve 6×109/cm2. All field emission measurements were performed at a vacuum of 1.0×10-4 Pa or better. Expected to improve the field emission characteristics, about 60 nm thickness of a amorphous carbon film was deposited on top of the silicon nanoarrays by plasma-enhanced chemical vapour deposition. Field emission results show that compared to silicon nanoarrays, silicon nanoarrays coated with a thin a-C film effectively lower the threshold fields, approximately 8.1 V/μm, while field enhancement factor increased. When the electric field intensity reached 20 V/μm, the current density can reach about 1.4 mA/cm2. The improvement of field emission originates from the anisotropic structure of the films,when conductive sp2 clusters embedded in an insulating sp3 matrix,the electric field has been enhanced.

Abstract:Field emission (FE) electron sources based on carbon nanotubes (CNTs) have the potential to serve as cold cathodes for various vacuum microelectronic and nanoelectronic devices. Emission currents are extremely sensitive to variation in emitter geometry and local surface states, both of which are difficult to synthesize uniformly when fabricating a CNT field emission array (FEA). Such non-uniformities cause unstable emission, limiting the current output. Here, we propose a method for simulating and fabricating a high performance CNT-FEA with emission units that are individually connected to a single crystalline silicon pillar (SP), which acts as an non-linear ballast resistor. Results showed that the driving field for this CNT-FEA was greatly reduced relative to CNT-FEAs on a flat silicon substrate. This improvement was due to the high aspect ratio of the CNT clusters combined with SPs. The FE behavior demonstrated that the emission current was limited by the non-linear resistors (NLRs). Emitted currents density over 1.65A/cm2 at a low extraction field of 5.8V/μm were produced by a 1mm2 emmiting area. The proposed technology may be used to fabricate cathodes capable of reliable, uniform, and high current emission.

Abstract:We review the current development in synthesis and deposition techniques of quasi-one-dimensional nanomaterials and recent achievements in the study of the field electron emission properties of these materials. Major findings are given from our recent experimental study of the field electron emission characteristics of carbon nanotubes, copper sulfide and silicon carbide nanorods. The study reveals that the above nanomaterials are promising candidates as cold cathode electron emitters. Furthermore, we review the recent development of techniques for growing and depositing the above nanomaterials in device structures. Typical device structures and their performance are also shown.
Field Electron Emission from Single Carbon Nanorod Fabricated by Electron Beam Induced Deposition

Abstract:Individual carbon nanorod was fabricated on a tungsten needle tip by electron beam induced deposition. Precursor was phenanthrene (C4H10) and deposition experiment was done using a scanning electron microscope at room temperature. Tungsten needle tip together with the as-deposited nanorod was mounted inside a specially designed transmission electron microscope (TEM) specimen holder and its field electron emission properties were investigated in situ. Relationship between micro-structure and emission property of the nanorod was established. It was found that the surface structure at the top of nanorod, such as a small protrusion within only several nanometers scale, has significant influence on the field emission property. An emission current of several tens of nano-ampere flowing through this nanorod could induce resistance heating. In several minutes, this thermal energy could transform the original amorphous carbon into a graphite-like structure embedded with fullerenes. The turn-on voltage of the graphite-like nanorod was about 11 V less than that of the original amorphous case.
Effects of 5 alpha-dihydrotestosterone (DHT) on the transcription of nm23 and c-myc genes in human prostatic LNCaP cells.

Abstract:Proliferation of the androgen-dependent human prostate LNCaP cells was increased by the androgen DHT. Changes in the steady state level of the nm23 and c-myc mRNA in LNCaP cells, with or without 10 nM DHT, showed the nm23 mRNA to change rapidly, beginning to rise after 2 h and reaching its peak by 4 h of DHT treatment. In contrast, increases in the c-myc gene only became apparent after 4 h of treatment. Maximal increase of nm23 mRNA was observed at 10(-9) M DHT. The basal expression of c-myc and nm23 mRNAs was between 30-70% lower in the LNCaP cells, as compared with the androgen-independent PC-3 and JCA-1 human prostatic human carcinoma cells. Thus nm23 may be classified as a member of the early androgen-responsive genes.
