Abstract:The creation of van der Waals (vdW) ferromagnets with tunable Curie temperature (TC) and magnetic anisotropy is essential in developing vdW magnet-based devices. Here, we report an effective and reliable method for modulating the magnetic properties of vdW Fe5GeTe2 by site-specific Ga+ implantation. In this study, we report an easy axis in the ab-plane for bulk Fe5GeTe2 (TC = 310 K) and an axis out of the plane for thin Fe5GeTe2 flakes (TC = 290 K). Combining element-resolved photoemission electron microscopy and spatially resolved magneto-optic Kerr microscopy, we find that the implantation of a tiny amount of 10−3 Ga+·Å−3 in Fe5GeTe2 greatly enhances the TC from 290 to 360 K and switches the magnetic easy axis from the out-of-plane c axis to the ab-plane. The room-temperature x-ray magnetic circular dichroism signal is enhanced from 0% to 9% at an implantation level of 10−2 Ga+·Å−3. These results provide new opportunities for tailoring the magnetic properties of vdW materials beyond room temperature.

Abstract:We have grown a series of single crystals of two-dimensional van der Waals ferromagnet Fe3GaTe2 substituted with Co or Ni. The large single crystals of (Fe1-xCox)3GaTe2 (0 x 0.55) and (Fe1-xNix)3GaTe2 (0 x 0.46) were characterized with x-ray diffraction, magnetic susceptibility, electrical resistivity, and Hall measurements. Our results show that the magnetic transition temperatures of Fe3GaTe2 are gradually suppressed upon Co or Ni doping. A small amount of Co or Ni doping results in a significant increase of the coercive field. In particular, Co doping tunes the crystals from ferromagnetism to antiferromagnetism and then to the spin-glass state, while Ni doping tunes the crystals from ferromagnetism to spin-glass states. The strong doping-dependent magnetic properties suggest that Fe3GaTe2 has great potential for spintronic applications.

Abstract:The transition between ferromagnetic (FM) and anti-ferromagnetic (AFM) phase in van der Waals (vdW) magnets have been extensively studied since the discovery of vdW magnets, due to the importance of both transitions within a single material. Recently, Fe3GaTe2 (FGaT) has garnered significant attention among vdW magnets for its robust FM properties that remain stable above room-temperature. Also, the FM to AFM phase transition in this material has been achieved through substitutional Co-atom doping in Fe-sites. Here, we have reconfirmed the FM to AFM phase transition in FGaT and observed the metamagnetic transition between two magnetic phases. Furthermore, the meta-stable magnetic state in 19 ~ 22 % Co-doped FGaT at a certain field range, which vanishes when the doping level increases further. Interestingly, when measuring the minor loop during the phase transition, its magnetization at field-sweep reversing field is maintained in a meta-stable magnetic state region. The persistence of magnetization, which indicates the co-existence of AFM and FM domains in this meta-stable magnetic region, creates multi-level configurations that enable advanced applications in multi-level logic devices, neuromorphic computing, and applications involving magnetic domains. Our findings can expand the application scope and the utilization methods of vdW magnets.

Abstract:Two-dimensional (2D) magnetism is an incredibly intriguing phenomenon in condensed matter physics. The exploration of 2D magnets holds great promise for various applications, even though they often exhibit low magnetic transition temperature. Among these materials, Fe5GeTe2 has emerged as a compelling candidate for room-temperature spintronics due to its intrinsic ferromagnetism and high Curie temperature. In this study, we investigate the impact of Co substitution at the Fe sites in Fe5GeTe2, which induces a transition of the magnetic ground state to the antiferromagnetic state when the substitution level exceeds 0.36. Additionally, we observe the coexistence of ferromagnetic (FM) and antiferromagnetic states in the magnetic transition region of (Fe1−xCox)5GeTe2 crystals. Notably, the interaction between the two magnetic phases results in Néel temperature (TN) up to 374 K, establishing a record among known van der Waals antiferromagnets. Our findings present a strategy for enhancing the magnetic temperature of 2D magnets, paving the way for potential advancements in spintronics applications.

Abstract:Tuning the magnetic properties of two-dimensional van der Waals ferromagnet has special important for their practical applications. Using first-principles calculations, we investigate the magnetic properties of Co-doped Fe3GaTe2 with different Co concentrations and different Co atomic sites. Calculation results show that Fe or Co atoms with relatively lower atomic concentrations preferentially occupy Fe1 sites with interlayer coupling, which is more energetically favorable. As doping concentration of Co atoms increases, the total magnetic moment of doped system decreases, while the average atomic magnetic moments of Fe1 and Fe2 increase and decrease, respectively, with Fe1 reaching ~2.08 μB. The spin polarization of the doped model 2Co-2 near Fermi energy level is significantly reduced, while 4Co-3 exhibits an enhanced trend. At some doping level, a phase change from ferromagnetism to antiferromagnetism appears in the high Co concentration. These results provide a theoretical basis for experimental studies and valuable information for the development of Fe3GaTe2-based spintronic devices.

Abstract:Recently, van der Waals (vdW) antiferromagnets have been proposed to be crucial for spintronics due to their favorable properties compared to ferromagnets, including robustness against magnetic perturbation and high frequencies of spin dynamics. High-performance and energy-efficient spin functionalities often depend on the current-driven manipulation and detection of spin states, highlighting the significance of two-dimensional metallic antiferromagnets, which have not been much explored due to the lack of suitable materials. Here, we report a new metallic vdW antiferromagnet obtained from the ferromagnet Fe3GaTe2 by cobalt (Co) doping. Through the layer-number-dependent Hall resistance and magnetoresistance measurements, an evident odd-even layer-number effect has been observed in its few-layered flakes, suggesting that it could host an A-type antiferromagnetic structure. This peculiar layer-number-dependent magnetism in Co-doped Fe3GaTe2 helps unravel the complex magnetic structures in such doped vdW magnets, and our finding will enrich material candidates and spin functionalities for spintronic applications.

Abstract:Two-dimensional (2D) van der Waals (vdW) magnets are crucial for ultra-compact spintronics. However, so far, no vdW crystal has exhibited tunable above-room-temperature intrinsic ferromagnetism in the 2D ultrathin regime. Here, we report the tunable above-room-temperature intrinsic ferromagnetism in ultrathin vdW crystal Fe3+xGaTe2 (x = 0 and 0.3). By increasing the Fe content, the Curie temperature (T-C) and room-temperature saturation magnetization of bulk Fe3+xGaTe2 crystals are enhanced from 354 to 376 K and 43.9 to 50.4 emug(-1), respectively. Remarkably, the robust anomalous Hall effect in 3-nm Fe3.3GaTe2 indicates a record-high T-C of 340 K and a large room-temperature perpendicular magnetic anisotropy energy of 6.6 x 10(5) J m(-3), superior to other ultrathin vdW ferromagnets. First-principles calculations reveal the asymmetric density of states and an additional large spin exchange interaction in ultrathin Fe3+xGaTe2 responsible for robust intrinsic ferromagnetism and higher T-C. This work opens a window for above-room-temperature ultrathin 2D magnets in vdW-integrated spintronics.

Abstract:The layered van der Waals material Fe5GeTe2 (F5GT) has emerged as a captivating candidate for room-temperature spintronics, boasting inherent ferromagnetic behavior. Nevertheless, the intricate magnetic characteristics of F5GT beckon a deeper exploration. Here, we present the synthesis of (Fe1−xCox)5GeTe2 (x = 0–0.47) single crystals and a comprehensive investigation of cobalt (Co) doping effects on the magnetic and transport properties. The Curie temperature (TC) enhancement of F5GT is revealed in magnetic measurements, surpassing room temperature and reaching 325 K at x = 0.24. Furthermore, Co doping induces an adjustment of the easy magnetization direction of F5GT toward the in-plane orientation, affording a significant amplification of magnetic anisotropy. Notably, for x = 0.47, an antiferromagnetic ground state emerges with a transition temperature (TN) of 340 K, accompanied by field-induced spin-flop transitions. In addition, our electrical transport measurements yield complementary insights into the influence of Co doping on F5GT, unraveling the understanding of the strong spin-charge coupling within the materials. First-principles calculations demonstrate that Co doping plays an important role in the influence of interlayer stacking and magnetic ground state. This investigation unlocks the enormous potential of Co-doped F5GT for high-performance room-temperature spintronics applications.

Abstract:Discoveries of above-room-temperature intrinsic ferromagnetism in two-dimensional (2D) van der Waals (vdW) materials offer a platform for studying fundamental 2D magnetism and spintronic devices, especially the recently discovered above-room-temperature 2D vdW Fe3GaTe2 (FGaT). However, the magnetic mechanism in FGaT remains elusive. Here, a detailed investigation using magnetic force microscopy on the thickness-dependent magnetic behavior of FGaT single crystals is reported. The Heisenberg exchange interaction constant (J) at room temperature is determined to be 1.32836 × 10-12 J/m. Our study combining angle-resolved photoemission spectroscopy and density functional theory suggests that the high Curie temperature in FGaT is attributed to the shift of the localized Fe d band toward the Fermi level as well as the enhanced magnetic exchange effect due to the strong itinerant ability of Fe. This work sheds light on the understanding of magnetism in FGaT and provides a promising platform to investigate the mechanisms of 2D magnetic materials.

Abstract:Fe3GaTe2, a recently discovered van der Waals ferromagnetic crystal with the highest Curie temperature and strong perpendicular magnetic anisotropy among two-dimensional (2D) magnetic materials, has attracted significant attention and makes it a promising candidate for next-generation spintronic applications. Compared with Fe3GeTe2, which has the similar crystal structure, the mechanism of the enhanced ferromagnetic properties in Fe3GaTe2 is still unclear and needs to be investigated. Here, by using x-ray magnetic circular dichroism measurements, we find that both Ga and Te atoms contribute to the total magnetic moment of the system with antiferromagnetic coupling to Fe atoms. Our first-principles calculations reveal that Fe3GaTe2 has van Hove singularities at the Fermi level in nonmagnetic state, resulting in the magnetic instability of the system and susceptibility to magnetic phase transitions. In addition, the calculation results about the density of states in ferromagnetic states of two materials suggest that the exchange interaction between Fe atoms is strengthened by replacing Ge atoms with Ga atoms. These findings indicate the increase of both the itinerate and local moments in Fe3GaTe2 in view of Stoner and exchange interaction models, which results in the enhancement of the overall magnetism and a higher Curie temperature. Our work provides insight into the underlying mechanism of Fe3GaTe2's remarkable magnetic properties and has important implications for searching 2D materials with expected magnetic properties in the future.

Abstract:Abstract Discovery of two dimensional (2D) magnets, showing intrinsic ferromagnetic (FM) or antiferromagnetic (AFM) orders, has accelerated development of novel 2D spintronics, in which all the key components are made of van der Waals (vdW) materials and their heterostructures. High-performing and energy-efficient spin functionalities have been proposed, often relying on current-driven manipulation and detection of the spin states. In this regard, metallic vdW magnets are expected to have several advantages over the widely-studied insulating counterparts, but have not been much explored due to the lack of suitable materials. Here, we report tunable itinerant ferro- and antiferromagnetism in Co-doped Fe 4 GeTe 2 utilizing the vdW interlayer coupling, extremely sensitive to the material composition. This leads to high T N antiferromagnetism of T N ~ 226 K in a bulk and ~210 K in 8 nm-thick nanoflakes, together with tunable magnetic anisotropy. The resulting spin configurations and orientations are sensitively controlled by doping, magnetic field, and thickness, which are effectively read out by electrical conduction. These findings manifest strong merits of metallic vdW magnets as an active component of vdW spintronic applications.

Abstract:The discovery of ferromagnetic two-dimensional (2D) van der Waals (vdWs) materials provides an opportunity to explore intriguing physics and develop innovative spin electronic devices. However, the main challenge for practical applications of vdWs ferromagnetic crystals lies in the weak intrinsic ferromagnetism and small perpendicular magnetic anisotropy (PMA) above room temperature. Here, we report the intrinsic vdWs ferromagnetic crystal Fe 3 GaTe 2 , synthesized by the self-flux method, exhibiting a Curie temperature (T C ) of 370 K, a high saturation magnetization of 33.47 emu/g, and a large PMA energy density of approximately 4.17 × 10 5 J/m 3 . Furthermore, for the first time, the magneto-optical effect has been systematically investigated in Fe 3 GaTe 2 . The doubly degenerate E 2g (Γ) mode reverses the helicity of incident photons, indicating the existence of pseudoangular momentum (PAM) and chirality. Meanwhile, the non-degenerate non-chiral A 1g (Γ) phonon exhibits a significant magneto-Raman effect under an external out-of-plane magnetic field. These results lay the groundwork for studying phonon chirality and magneto-optical phenomena in 2D magnetic materials, providing the feasibility for further fundamental research and application in spintronic devices.

Tuning Magnetic Order in the van der Waals Metal Fe5GeTe2 by Cobalt Substitution

Abstract:Fe5-xGeTe2 is a van der Waals material with one of the highest reported bulk Curie temperatures, $T_C$ ~ 310K. In this study, theoretical calculations and experiments are utilized to demonstrate that the magnetic ground state is highly sensitive to local atomic arrangements and the interlayer stacking. Cobalt substitution is found to be an effective way to manipulate the magnetic properties while also increasing the ordering temperature. In particular, cobalt substitution up to 30% enhances $T_C$ and changes the magnetic anisotropy, while approximately 50% cobalt substitution yields an antiferromagnetic state. Single crystal x-ray diffraction evidences a structural change upon increasing the cobalt concentration, with a rhombohedral cell observed in the parent material and a primitive cell observed for ~46% cobalt content relative to iron. First principles calculations demonstrate that it is a combination of high cobalt content and the concomitant change to primitive layer stacking that produces antiferromagnetic order. These results illustrate the sensitivity of magnetism in Fe5-xGeTe2 to composition and structure, and emphasize the important role of structural order/disorder and layer stacking in cleavable magnetic materials.

Abstract:Abstract Two-dimensional (2D) ferromagnetic materials have been discovered with tunable magnetism and orbital-driven nodal-line features. Controlling the 2D magnetism in exfoliated nanoflakes via electric/magnetic fields enables the boosted Curie temperature (TC) or phase transitions. One of the challenges, however, is the realization of high TC 2D magnets that are tunable, robust and suitable for large scale fabrication. Here, we report molecular-beam epitaxy growth of wafer-scale Fe3+XGeTe2 films with TC above-room-temperature. By controlling the Fe composition in Fe3+XGeTe2, a continuously-modulated TC in a broad range of 185–320 K has been achieved. This widely tunable TC is attributed to the doped interlayer Fe that provide a 40% enhancement around the optimal composition X = 2. We further fabricated magnetic tunneling junction device arrays that exhibit clear tunneling signals. Our results show an effective and reliable approach, i.e. element doping, to produce robust and tunable ferromagnetism beyond room temperature in a large-scale 2D Fe3+XGeTe2 fashion.

We measured respiration rates associated with leaf litter, wood, and fine benthic organic matter (FBOM) across seasonal temperature gradients before (PRE) and after (ENR1, ENR2) experimental nutrient (nitrogen [N] and phosphorus [P]) additions to five forest streams. Nitrogen and phosphorus were added at different N:P ratios using increasing concentrations of N (~80–650 μg/L) and corresponding decreasing concentrations of P (~90–11 μg/L). We assessed the temperature dependence, and microbial (i.e., fungal) drivers of detrital mass‐specific respiration rates using the metabolic theory of ecology, before vs. after nutrient enrichment, and across N and P concentrations. Detrital mass‐specific respiration rates increased with temperature, exhibiting comparable activation energies (E, electronvolts [eV]) for all substrates (FBOM E = 0.43 [95% CI = 0.18–0.69] eV, leaf litter E = 0.30 [95% CI = 0.072–0.54] eV, wood E = 0.41 [95% CI = 0.18–0.64] eV) close to predicted MTE values. There was evidence that temperature‐driven increased respiration occurred via increased fungal biomass (wood) or increased fungal biomass‐specific respiration (leaf litter). Respiration rates increased under nutrient‐enriched conditions on leaves (1.32×) and wood (1.38×), but not FBOM. Respiration rates responded weakly to gradients in N or P concentrations, except for positive effects of P on wood respiration. The temperature dependence of respiration was comparable among years and across N or P concentration for all substrates. Responses of leaf litter and wood respiration to temperature and the combined effects of N and P were similar in magnitude. Our data suggest that the temperature dependence of stream microbial respiration is unchanged by nutrient enrichment, and that increased temperature and N + P availability have additive and comparable effects on microbial respiration rates.
Microscopic Insights for Beyond Room-Temperature Ferromagnetism in Ni doped Two-Dimensional Fe$_5$GeTe$_2$

Abstract:Enhancement of Curie temperature ($T_\mathrm{C}$) of two-dimensional (2D) magnets is immensely desirable for room temperature spintronic applications. Fe$_{5}$GeTe$_{2}$ is an exceptional van der Waals metallic ferromagnet due to its tunable physical properties and relatively higher $T_\mathrm{C}$ than other 2D magnets. Using density functional theory combined with dynamical mean field theory and Monte Carlo simulations, we show that the $T_\mathrm{C}$ of Fe$_{5}$GeTe$_{2}$ monolayer can increase well-above room temperature by substitutional doping with Ni. It is found that two specific sublattices (Fe1 and Fe4) are the first and second most energetically preferred occupation sites for Ni. $T_\mathrm{C}$ of Fe$_{5-\delta}$Ni$_{\delta}$GeTe$_{2}$ increases up to $\sim$ 400 K at $\delta \sim$20\%. Exchange interactions between particular Fe5-Fe4 pairs play a dominating role in tuning the transition temperature, influenced by doping-induced structural distortions. Abstract:Fe3GaTe2 is a promising van der Waals material for future spintronic applications because of its intrinsic above-room-temperature ferromagnetism. Herein, high quality Fe3GaTe2 single crystals were successfully grown by the chemical vapor transport method. Its magnetic critical behavior in the vicinity of paramagnetic to ferromagnetic phase transition region was systematically investigated. The critical exponents β = 0.350(1) and γ = 1.385(5) were obtained by using the Kouvel–Fisher method, and δ = 4.92(1) was obtained by a critical isotherm analysis at critical temperature TC = 358 K, which is consistent with the Widom scaling relation δ = 1 + γ/β. The critical exponents determined using different methods are self-consistent and obey the scaling equations predicted by the scaling theory. The renormalization group theory analysis based on the extracted critical exponents further reveals that the magnetic interaction in Fe3GaTe2 is of the 3D Heisenberg type with long-range magnetic coupling.

Abstract:Two-dimensional van der Waals materials have demonstrated fascinating optical and electrical characteristics. However, reports on magnetic properties and spintronic applications of van der Waals materials are scarce by comparison. Here, we report anomalous Hall effect measurements on single crystalline metallic Fe3GeTe2 nanoflakes with different thicknesses. These nanoflakes exhibit a single hard magnetic phase with a near square-shaped magnetic loop, large coercivity (up to 550 mT at 2 K), a Curie temperature near 200 K and strong perpendicular magnetic anisotropy. Using criticality analysis, the coupling length between van der Waals atomic layers in Fe3GeTe2 is estimated to be ~5 van der Waals layers. Furthermore, the hard magnetic behaviour of Fe3GeTe2 can be well described by a proposed model. The magnetic properties of Fe3GeTe2 highlight its potential for integration into van der Waals magnetic heterostructures, paving the way for spintronic research and applications based on these devices.
