Abstract:Understanding quantum many-body systems is at the heart of condensed matter physics. The ability to control the underlying lattice geometry of a system, and thus its many-body interactions, would enable the realization of and transition between emergent quantum ground states. Here, we report in-situ gate switching between honeycomb and triangular lattice geometries of an electron many-body Hamiltonian in R-stacked MoTe2 moiré bilayers, resulting in switchable magnetic exchange interactions. At zero electric field, we observe a correlated ferromagnetic insulator near one hole per moiré unit cell ({\nu}=-1), i.e., a quarter-filled honeycomb lattice, with a widely tunable Curie temperature up to 14K. Fully polarizing layer pseudospin via electric field switches the system into a half-filled triangular lattice with antiferromagnetic interactions. Further doping this layer-polarized superlattice introduces carriers into the empty layer, tuning the antiferromagnetic exchange interaction back to ferromagnetic. Our work demonstrates R-stacked MoTe2 moirés to be a new laboratory for engineering correlated states with nontrivial topology.

Correlated states controlled by tunable van Hove singularity in moiré WSe2

Abstract:Twisted bilayers of transition metal dichalcogenide semiconductors have enabled the discovery of superconductivity, ferromagnetism, correlated insulators and a series of new topological phases of matter. However, the connection between these electronic phases and the underlying band structure singularities in these materials has remained largely unexplored. Here, combining the magnetic circular dichroism and electronic compressibility measurements, we investigate the influence of a van Hove singularity on the correlated phases in bilayer WSe2 with twist angle between 2-3 degrees. We demonstrate stabilizing the Stoner ferromagnetism below moiré lattice filling one and Chern insulators at filling one by tuning the van Hove singularity cross the Fermi level using the electric and magnetic fields. The experimental observations are supported by the continuum model band structure calculations. Our results highlight the prospect of engineering the electronic phases by tunable van Hove singularities.

Abstract:Electron correlation and topology are two central threads of modern condensed matter physics. Semiconductor moiré materials provide a highly tunable platform for studies of electron correlation. Correlation-driven phenomena, including the Mott insulator, generalized Wigner crystals, stripe phases and continuous Mott transition, have been demonstrated. However, nontrivial band topology has remained elusive. Here we report the observation of a quantum anomalous Hall (QAH) effect in AB-stacked MoTe2/WSe2 moiré heterobilayers. Unlike in the AA-stacked structures, an out-of-plane electric field controls not only the bandwidth but also the band topology by intertwining moiré bands centered at different high-symmetry stacking sites. At half band filling, corresponding to one particle per moiré unit cell, we observe quantized Hall resistance, h/e2 (with h and e denoting the Planck's constant and electron charge, respectively), and vanishing longitudinal resistance at zero magnetic field. The electric-field-induced topological phase transition from a Mott insulator to a QAH insulator precedes an insulator-to-metal transition; contrary to most known topological phase transitions, it is not accompanied by a bulk charge gap closure. Our study paves the path for discovery of a wealth of emergent phenomena arising from the combined influence of strong correlation and topology in semiconductor moiré materials.

Abstract:Moiré materials, with superlattice periodicity many times the atomic length scale, have enabled the studies of strong electronic correlations and band topology with unprecedented tunability. However, nonvolatile control of the moiré potentials, which could allow on-demand switching of the superlattice effects, has not been achieved to date. Here we demonstrate the switching of the correlated and moiré band insulating states and the associated nonlinear anomalous Hall effect by the ferroelectric effect. This is achieved in a ferroelectric WTe2 bilayer of the Td structure with a centered-rectangular moiré superlattice induced by interfacing with a WSe2 monolayer of the H structure. The results can be understood in terms of polarization-dependent charge transfer between two WTe2 monolayers, which possess very different moiré potential depths; ferroelectric switching thus turns on/off the superlattice. Our study demonstrates the potential of creating new functional moiré materials by incorporating intrinsic symmetry-breaking orders.

Abstract:The interplay of charge, spin, lattice and orbital degrees of freedom leads to a variety of emergent phenomena in strongly correlated systems. In transition-metal-dichalcogenide-based moiré heterostructures, recent observations of correlated phases can be described by triangular-lattice single-orbital Hubbard models based on moiré bands derived from the Brillouin-zone corners—the so-called K valleys. Richer phase diagrams described by multi-orbital Hubbard models are possible with hexagonal lattices that host moiré bands at the zone centre—called Γ valleys—or an additional layer degree of freedom. Here we report the tunable interaction between strongly correlated hole states hosted by Γ- and K-derived bands in a heterostructure of monolayer MoSe 2 and bilayer 2H WSe 2 . We characterize the behaviour of exciton–polarons to distinguish the layer and valley degrees of freedom. The Γ band gives rise to a charge-transfer insulator described by a two-orbital Hubbard model. An out-of-plane electric field re-orders the Γ- and K-derived bands and drives the redistribution of carriers to the layer-polarized K orbital, generating Wigner crystals and Mott insulating states. Finally, we obtain degeneracy of the Γ and K orbitals at the Fermi level and observe interacting correlated states with phase transitions dependent on the doping density. Our results establish a platform to investigate multi-orbital Hubbard model Hamiltonians.

Observation of stacking engineered magnetic phase transitions within moiré supercells of twisted van der Waals magnets

Abstract:Twist engineering of magnetic van der Waals (vdW) moiré superlattices provides an attractive way to achieve precise nanoscale control over the spin degree of freedom on two-dimensional flatland. Despite the very recent demonstrations of moiré magnetism featuring exotic phases with noncollinear spin order in twisted vdW magnet chromium triiodide CrI3, the local magnetic interactions, spin dynamics, and magnetic phase transitions within and across individual moiré supercells remain elusive. Taking advantage of a scanning single-spin magnetometry platform, here we report observation of two distinct magnetic phase transitions with separate critical temperatures within a moiré supercell of small-angle twisted double trilayer CrI3. By measuring temperature dependent spin fluctuations at the coexisting ferromagnetic and antiferromagnetic regions in twisted CrI3, we explicitly show that the Curie temperature of the ferromagnetic state is higher than the Néel temperature of the antiferromagnetic one by ~10 K. Our mean-field calculations attribute such a spatial and thermodynamic phase separation to the stacking order modulated interlayer exchange coupling at the twisted interface of the moiré superlattices. The presented results highlight twist engineering as a promising tuning knob to realize on-demand control of not only the nanoscale spin order of moiré quantum matter but also its dynamic magnetic responses, which may find relevant applications in developing transformative vdW electronic and magnetic devices.

Abstract:Moiré superlattices in van der Waals structures can be used to control the electronic properties of the material and lead to emergent correlated and topological phenomena. Its first demonstration in van der Waals magnets exhibited noncollinear states and domain structures with, however, limited manipulation. Here we report electrically tunable moiré magnetism in twisted double bilayers - that is, a bilayer plus a bilayer with a twist angle between them - of layered antiferromagnet CrI3. Using magneto-optical Kerr effect microscopy, we observe the coexistence of antiferromagnetic and ferromagnetic order with nonzero net magnetization - a hallmark of moiré magnetism. Such magnetic state extends over a wide range of twist angles (with transitions at around 0° and above 20°) and exhibits a nonmonotonic temperature dependence. We further demonstrate voltage-assisted magnetic switching. The observed nontrivial magnetic states and unprecedented control by twist angle, temperature and electrical gating are supported by the simulated phase diagram of the moiré magnetism.

Abstract:Magnetism typically arises from the joint effect of Fermi statistics and repulsive Coulomb interactions, which favours ground states with non-zero electron spin. As a result, controlling spin magnetism with electric fields—a longstanding technological goal in spintronics and multiferroics<a href="/articles/s41586-020-2963-8#ref-CR1">1</a>,<a href="/articles/s41586-020-2963-8#ref-CR2">2</a>—can be achieved only indirectly. Here we experimentally demonstrate direct electric-field control of magnetic states in an orbital Chern insulator<a href="#ref-CR3">3</a>,<a href="#ref-CR4">4</a>,<a href="#ref-CR5">5</a>,<a href="/articles/s41586-020-2963-8#ref-CR6">6</a>, a magnetic system in which non-trivial band topology favours long-range order of orbital angular momentum but the spins are thought to remain disordered<a href="#ref-CR7">7</a>,<a href="#ref-CR8">8</a>,<a href="#ref-CR9">9</a>,<a href="#ref-CR10">10</a>,<a href="#ref-CR11">11</a>,<a href="#ref-CR12">12</a>,<a href="#ref-CR13">13</a>,<a href="/articles/s41586-020-2963-8#ref-CR14">14</a>. We use van der Waals heterostructures consisting of a graphene monolayer rotationally faulted with respect to a Bernal-stacked bilayer to realize narrow and topologically non-trivial valley-projected moiré minibands<a href="#ref-CR15">15</a>,<a href="#ref-CR16">16</a>,<a href="/articles/s41586-020-2963-8#ref-CR17">17</a>. At fillings of one and three electrons per moiré unit cell within these bands, we observe quantized anomalous Hall effects<a href="/articles/s41586-020-2963-8#ref-CR18">18</a> with transverse resistance approximately equal to h/2e2 (where h is Planck's constant and e is the charge on the electron), which is indicative of spontaneous polarization of the system into a single-valley-projected band with a Chern number equal to two. At a filling of three electrons per moiré unit cell, we find that the sign of the quantum anomalous Hall effect can be reversed via field-effect control of the chemical potential; moreover, this transition is hysteretic, which we use to demonstrate non-volatile electric-field-induced reversal of the magnetic state. A theoretical analysis<a href="/articles/s41586-020-2963-8#ref-CR19">19</a> indicates that the effect arises from the topological edge states, which drive a change in sign of the magnetization and thus a reversal in the favoured magnetic state. Voltage control of magnetic states can be used to electrically pattern non-volatile magnetic-domain structures hosting chiral edge states, with applications ranging from reconfigurable microwave circuit elements to ultralow-power magnetic memories.

Abstract:Controlling magnetism via electric fields addresses fundamental questions of magnetic phenomena and phase transitions1–3, and enables the development of electrically coupled spintronic devices, such as voltage-controlled magnetic memories with low operation energy4–6. Previous studies on dilute magnetic semiconductors such as (Ga,Mn)As and (In,Mn)Sb have demonstrated large modulations of the Curie temperatures and coercive fields by altering the magnetic anisotropy and exchange interaction2,4,7–9. Owing to their unique magnetic properties10–14, the recently reported two-dimensional magnets provide a new system for studying these features15–19. For instance, a bilayer of chromium triiodide (CrI3) behaves as a layered antiferromagnet with a magnetic field-driven metamagnetic transition15,16. Here, we demonstrate electrostatic gate control of magnetism in CrI3 bilayers, probed by magneto-optical Kerr effect (MOKE) microscopy. At fixed magnetic fields near the metamagnetic transition, we realize voltage-controlled switching between antiferromagnetic and ferromagnetic states. At zero magnetic field, we demonstrate a time-reversal pair of layered antiferromagnetic states that exhibit spin-layer locking, leading to a linear dependence of their MOKE signals on gate voltage with opposite slopes. Our results allow for the exploration of new magnetoelectric phenomena and van der Waals spintronics based on 2D materials.

Magnetic field stabilized Wigner crystal states in a graphene moiré superlattice

Abstract:Wigner crystals are predicted as the crystallization of the dilute electron gas moving in a uniform background when the electron-electron Coulomb energy dominates the kinetic energy. The Wigner crystal has previously been observed in the ultraclean two-dimensional electron gas (2DEG) present on the surface of liquid helium and in semiconductor quantum wells at high magnetic field. More recently, Wigner crystals have also been reported in WS2/WSe2 moiré heterostructures. ABC-stacked trilayer graphene on boron nitride (ABC-TLG/hBN) moiré superlattices provide a unique tunable platform to explore Wigner crystal states where the electron correlation can be controlled by electric and magnetic field. Here we report the observation of magnetic field stabilized Wigner crystal states in a ABC-TLG/hBN moiré superlattice. We show that correlated insulating states emerge at multiple fractional and integer fillings corresponding to v = 1/3, 2/3, 1, 4/3, 5/3 and 2 electrons per moiré lattice site under a magnetic field. These correlated insulating states can be attributed to generalized Mott states for the integer fillings (v = 1, 2) and generalized Wigner crystal states for the fractional fillings (v = 1/3, 2/3, 4/3, 5/3). The generalized Wigner crystal states are stabilized by a vertical magnetic field, and they are strongest at one magnetic flux quantum per three moiré superlattices. The correlated insulating states at v = 2 persists up to 30 Tesla, which can be described by a Mott-Hofstadter transition at high magnetic field. The tunable Mott and Wigner crystal states in the ABC-TLG/hBN highlight the opportunities to discover new correlated quantum phases due to the interplay between the magnetic field and moiré flatbands.

Abstract:Magic-angle twisted bilayer graphene (MATBG) can host an intriguing variety of gate-tunable correlated states, including superconducting and correlated insulator states. Junction-based superconducting devices, such as Josephson junctions and SQUIDs, have been introduced recently and enable the exploration of the charge, spin, and orbital nature of superconductivity and the coherence of moiré electrons in MATBG. However, complementary fundamental coherence effects - in particular, the Little-Parks effect in a superconducting and the Aharonov-Bohm effect in a normal conducting ring - remained to be observed. Here, we report the observation of both these phenomena in a single gate-defined ring device where we can embed a superconducting or normal conducting ring in a correlated or band insulator. We directly observe the Little-Parks effect in the superconducting phase diagram as a function of density and magnetic field, confirming the effective charge of $2e$. By measuring the Aharonov-Bohm effect, we find that in our device, the coherence length of normal conducting moiré electrons exceeds a few microns at 50 mK. Surprisingly, we also identify a regime characterized by $h/e$-periodic oscillations but with superconductor-like nonlinear transport. Taken together, these experiments establish a novel device platform in MATBG, and more generally in tunable 2D materials, to unravel the nature of superconductivity and other correlated quantum states in these materials.

Abstract:Transition metal dichalcogenide moiré heterostructures provide an ideal platform to explore the extended Hubbard model1, where long-range Coulomb interactions play a critical role in determining strongly correlated electron states. This has led to experimental observations of Mott insulator states at half filling2,3,4 as well as a variety of extended Wigner crystal states at different fractional fillings5,6,7,8,9. However, a microscopic understanding of these emerging quantum phases is still lacking. Here we describe a scanning tunnelling microscopy (STM) technique for the local sensing and manipulation of correlated electrons in a gated WS2/WSe2 moiré superlattice, which enables the experimental extraction of fundamental extended Hubbard model parameters. We demonstrate that the charge state of the local moiré sites can be imaged by their influence on the STM tunnelling current. In addition to imaging, we are also able to manipulate the charge state of correlated electrons. When we ramp the bias on the STM tip, there is a local discharge cascade of correlated electrons in the moiré superlattice, which allows us to estimate the nearest-neighbour Coulomb interaction. Two-dimensional mapping of the moiré electron charge states also enables us to determine the on-site energy fluctuations at different moiré sites. Our technique should be broadly applicable to many semiconductor moiré systems, offering a powerful tool for the microscopic characterization and control of strongly correlated states in moiré superlattices.

Abstract:Moiré superlattices can be used to engineer strongly correlated electronic states in two-dimensional van der Waals heterostructures, as recently demonstrated in the correlated insulating and superconducting states observed in magic-angle twisted-bilayer graphene and ABC trilayer graphene/boron nitride moiré superlattices1–4. Transition metal dichalcogenide moiré heterostructures provide another model system for the study of correlated quantum phenomena5 because of their strong light–matter interactions and large spin–orbit coupling. However, experimental observation of correlated insulating states in this system is challenging with traditional transport techniques. Here we report the optical detection of strongly correlated phases in semiconducting WSe2/WS2 moiré superlattices. We use a sensitive optical detection technique and reveal a Mott insulator state at one hole per superlattice site and surprising insulating phases at 1/3 and 2/3 filling of the superlattice, which we assign to generalized Wigner crystallization on the underlying lattice6–11. Furthermore, the spin–valley optical selection rules12–14 of transition metal dichalcogenide heterostructures allow us to optically create and investigate low-energy excited spin states in the Mott insulator. We measure a very long spin relaxation lifetime of many microseconds in the Mott insulating state, orders of magnitude longer than that of charge excitations. Our studies highlight the value of using moiré superlattices beyond graphene to explore correlated physics. Strongly correlated insulating Mott and generalized Wigner phases are detected in WSe2/WS2 moiré superlattices, and their electrical properties and excited spin states are studied using an optical technique.

Abstract:Moiré materials are artificial crystals formed at van der Waals heterojunctions that have emerged as a highly tunable platform to realize much of the rich quantum physics of electrons in atomic scale solids, also providing opportunities to discover new quantum phases of matter. Here we use finite-size exact diagonalization methods to explore the physics of single-band itinerant electron ferromagnetism in semiconductor moiré materials. We predict where ferromagnetism is likely to occur in triangular-lattice moiré systems, and where it is likely to yield the highest Curie temperatures.

Gate-Tunable Mott Insulator in Trilayer Graphene-Boron Nitride Moiré Superlattice

Abstract:Mott insulator plays a central role in strongly correlated physics, where the repulsive Coulomb interaction dominates over the electron kinetic energy and leads to insulating states with one electron occupying each unit cell. Doped Mott insulator is often described by the Hubbard model, which can give rise to other correlated phenomena such as unusual magnetism and even high temperature superconductivity. A tunable Mott insulator, where the competition between the Coulomb interaction and the kinetic energy can be varied in situ, can provide an invaluable model system for the study of Mott physics. Here we report the realization of such a tunable Mott insulator in the ABC trilayer graphene (TLG) and hexagonal boron nitride (hBN) heterostructure with a Moir\'e superlattice. Unlike massless Dirac electrons in monolayer graphene, electrons in pristine ABC TLG are characterized by quartic energy dispersion and large effective mass that are conducive for strongly correlated phenomena. The Moir\'e superlattice in TLG/hBN heterostructures leads to narrow electronic minibands that are gate-tunable. Each filled miniband contains 4 electrons in one Moir\'e lattice site due to the spin and valley degeneracy of graphene. The Mott insulator states emerge at 1/4 and 1/2 fillings, corresponding to one electron and two electrons per site, respectively. Moreover, the Mott states in the ABC TLG/hBN heterostructure exhibit unprecedented tunablility: the Mott gap can be modulated in situ by a vertical electrical field, and at the mean time the electron doping can be gate-tuned to fill the band from one Mott insulating state to another. Our observation of a tunable Mott insulator opens up tremendous opportunities to explore novel strongly correlated phenomena in two-dimensional Moir\'e superlattice heterostructures.

Abstract:Moiré transition metal dichalcogenide (TMD) systems provide a tunable platform for studying electron-correlation driven quantum phases. Such phases have so far been found at rational fillings of the moiré superlattice, and it is believed that lattice commensurability plays a key role in their stability. In this work, we show via magnetotransport measurements on twisted WSe2 that new correlated electronic phases can exist away from commensurability. The first phase is an antiferromagnetic metal that is driven by proximity to the van Hove singularity. The second is a re-entrant magnetic field-driven insulator. This insulator is formed from a small and equal density of electrons and holes with opposite spin projections - an Ising excitonic insulator.

Abstract:The interaction of a lattice of localized magnetic moments with a sea of conduction electrons in Kondo lattice models induces rich quantum phases of matter, such as Fermi liquids with heavily renormalized electronic quasiparticles, quantum critical non-Fermi liquid metals and unconventional superconductors, among others. The recent demonstration of moiré Kondo lattices has opened the door to investigate the Kondo problem with continuously tunable parameters. Although a heavy Fermi liquid phase has been identified in moiré Kondo lattices, the magnetic phases and Kondo breakdown transitions remain unexplored. Here we report a density-tuned Kondo destruction in AB-stacked MoTe2/WSe2 moiré bilayers by combining magneto transport and optical studies. As the itinerant carrier density decreases, the Kondo temperature decreases. At a critical density, we observe a heavy Fermi liquid to insulator transition, and a nearly concomitant emergence of ferromagnetic order. The observation is consistent with the scenario of a ferromagnetic Anderson insulator and suppression of the Kondo screening effect. Our results pave the path for inducing other exotic quantum phase transitions in moiré Kondo lattices.
