Abstract:Two-dimensional (2D) semiconductors, such as transition-metal dichalcogenide monolayers (TMD 1Ls), have attracted increasing attention owing to the underlying fundamental physics (e.g., many body effects) and the promising optoelectronic applications such as light-emitting diodes. Though much progress has been made, intrinsic excitonic states of TMD 1Ls are still highly debated in theory, which thirsts for direct experimental determination. Here, we report unconventional emission and excitonic fine structure in 1L WS2 revealed by electrical doping and photoexcitation, which reflects the interplay of exciton, trion, and other excitonic states. Tunable excitonic emission has been realized in a controllable manner via electrical and/or optical injection of charge carriers. Remarkably enough, the superlinear (i.e., quadratic) emission is unambiguously observed which is attributed to biexciton states, indicating the strong Coulomb interactions in such a 2D material. In a nearly neutral 1L WS2, trions and biexcitons possess large binding energies of ∼ 10-15 and 45 meV, respectively. Moreover, our finding of electrically induced robust emission opens up a possibility to boost the luminous efficiency of emerging 1L TMD light emitting diodes.

Probing Excitonic Dark States in Single-layer Tungsten Disulfide

Abstract:Transition metal dichalcogenide (TMDC) monolayer has recently emerged as an important two-dimensional semiconductor with promising potentials for electronic and optoelectronic devices. Unlike semi-metallic graphene, layered TMDC has a sizable band gap. More interestingly, when thinned down to a monolayer, TMDC transforms from an indirect bandgap to a direct bandgap semiconductor, exhibiting a number of intriguing optical phenomena such as valley selective circular dichroism, doping dependent charged excitons, and strong photocurrent responses. However, the fundamental mechanism underlying such a strong light-matter interaction is still under intensive investigation. The observed optical resonance was initially considered to be band-to-band transitions. In contrast, first-principle calculations predicted a much larger quasiparticle band gap size and an optical response that is dominated by excitonic effects. Here, we report experimental evidence of the exciton dominance mechanism by discovering a series of excitonic dark states in single-layer WS2 using two-photon excitation spectroscopy. In combination with GW-BSE theory, we find the excitons are Wannier excitons in nature but possess extraordinarily large binding energy (~0.7 eV), leading to a quasiparticle band gap of 2.7 eV. These strongly bound exciton states are observed stable even at room temperature. We reveal an exciton series in significant deviation from hydrogen models, with a novel inverse energy dependence on the orbital angular momentum. These excitonic energy levels are experimentally found robust against environmental perturbations. The discovery of excitonic dark states and exceptionally large binding energy not only sheds light on the importance of many-electron effects in this two-dimensional gapped system, but also holds exciting potentials for the device application of TMDC monolayers and their heterostructures.

Abstract:Two-dimensional semiconducting transition metal dichalcogenides (TMDs) are promising for optoelectronic applications due to their strongly bound excitons. While bright excitons have been thoroughly scrutinized, dark excitons are much less investigated as they are not observable with far-field spectroscopy. However, with their non-zero momenta, dark excitons are significant for applications requiring long-range transport or coupling to external fields. We access such dark excitons in WS2 monolayer using transient photoemission electron microscopy with sub-diffraction limited spatial resolution (75 nm) and exceptionally high temporal resolution (13 fs). Image time series of TMD flakes are recorded at several different fluences. We directly observe the ultrafast formation of dark K-Q excitons in monolayer WS2 occurring within 14-50 fs and follow their subsequent picosecond decay. We distinguish exciton dynamics between the interior and edges of the monolayer TMD and conclude that the long-term evolution of dark excitations is defect-mediated while intervalley scattering is not affected.

Observation of exciton redshift-blueshift crossover in monolayer WS2

Abstract:We report a rare atom-like interaction between excitons in monolayer WS2, measured using ultrafast absorption spectroscopy. At increasing excitation density, the exciton resonance energy exhibits a pronounced redshift followed by an anomalous blueshift. Using both material-realistic computation and phenomenological modeling, we attribute this observation to plasma effects and an attraction-repulsion crossover of the exciton-exciton interaction that mimics the Lennard-Jones potential between atoms. Our experiment demonstrates a strong analogy between excitons and atoms with respect to inter-particle interaction, which holds promise to pursue the predicted liquid and crystalline phases of excitons in two-dimensional materials.

Abstract:Light-matter interactions in two-dimensional transition metal dichalcogenides (TMDs) are sensitive to the surrounding dielectric environment. Depending on the interacting strength, weak and strong exciton-photon coupling effects can occur when the exciton energy is resonant with the one of photon. Here we report angle-resolved spectroscopic signatures of monolayer tungsten disulfide (1L-WS2) in weak and strong exciton-photon coupling environments. Inherent optical response of 1L-WS2 in the momentum space is uncovered by employing a dielectric mirror as substrate, where the energy dispersion is angle-independent while the amplitudes increase at high detection angles. When 1L-WS2 sits on top of a dielectric layer on silicon, the resonant trapped photon weakly couples with the exciton, in which the minimum of reflection dip shifts at both sides of the crossing angle while the emitted exciton energy remains unchanged. The unusual shift of reflection dip is attributed to the presence of Fano resonance under white-light illumination. By embedding 1L-WS2 into a dielectric microcavity, strong exciton-photon coupling results in the formation of lower and upper polariton branches with an appreciable Rabi splitting of 34 meV at room temperature, where the observed blueshift of the lower polariton branch is indicative of the enhanced polariton-polariton scattering. Our findings highlight the effect of dielectric environment on angle-resolved optical response of exciton-photon interactions in a two-dimensional semiconductor, which is helpful to develop practical TMD-based architectures for photonic and polaritonic applications.

Long-lived nanosecond spin relaxation and spin coherence of electrons in monolayer MoS_2 and WS_2

Abstract:The recently-discovered monolayer transition metal dichalcogenides (TMDCs) provide a fertile playground to explore new coupled spin-valley physics. Although robust spin and valley degrees of freedom are inferred from polarized photoluminescence (PL) experiments, PL timescales are necessarily constrained by short-lived (3-100ps) electron-hole recombination. Direct probes of spin/valley polarization dynamics of resident carriers in electron (or hole) doped TMDCs, which may persist long after recombination ceases, are at an early stage. Here we directly measure the coupled spin-valley dynamics in electron-doped MoS_2 and WS_2 monolayers using optical Kerr spectroscopy, and unambiguously reveal very long electron spin lifetimes exceeding 3ns at 5K (2-3 orders of magnitude longer than typical exciton recombination times). In contrast with conventional III-V or II-VI semiconductors, spin relaxation accelerates rapidly in small transverse magnetic fields. Supported by a model of coupled spin-valley dynamics, these results indicate a novel mechanism of itinerant electron spin dephasing in the rapidly-fluctuating internal spin-orbit field in TMDCs, driven by fast intervalley scattering. Additionally, a long-lived spin coherence is observed at lower energies, commensurate with localized states. These studies provide crucial insight into the physics underpinning spin and valley dynamics of resident electrons in atomically-thin TMDCs.

Ultrafast Investigation of Room Temperature Valley Polarization in “optical Bilayer” WS 2

Abstract:Monolayer transition metal dichalcogenides (TMDCs) have become a promising platform in valleytronics due to possessing the regulatable valley degrees of freedom. While, as a result of the rapid intervalley scattering, it is difficult to measure the PL valley polarization of monolayer TMDCs at room temperature, which limits their application in valleytronics devices. Here, we report a room temperature photoluminescence (PL) valley polarization up to 3.73% in an “optical bilayer” WS 2 formed by transferring monolayer WS 2 onto flat Ag film. Furthermore, in the transient absorption (TA) measurements, a remarkably long valley depolarization lifetime is found. Thus, we demonstrate the valley properties of such “optical bilayer” WS 2 resemble actual bilayer WS 2 , in which the robust valley polarization can be attributed to the phonons depletion effect and the blocked interlayer hopping processes. These peculiar valley features in “optical bilayer” WS 2 provide a particularly simple method to enhance valley control at room temperature.
Direct Measurement of Biexcitons in Monolayer WS2

Abstract:The optical properties of atomically thin transition metal dichalcogenides (TMDCs) are dominated by Coulomb bound quasi-particles, such as excitons, trions, and biexcitons. Due to the number and density of possible states, attributing different spectral peaks to the specific origin can be difficult. In particular, there has been much conjecture around the presence, binding energy and/or nature of biexcitons in these materials. In this work, we remove any ambiguity in identifying and separating the optically excited biexciton in monolayer WS2 using two-quantum multidimensional coherent spectroscopy (2Q-MDCS), a technique that directly and selectively probes doubly-excited states, such as biexcitons. The energy difference between the unbound two-exciton state and the biexciton is the fundamental definition of biexciton binding energy and is measured to be 26 \pm 2 meV. Furthermore, resolving the biexciton peaks in 2Q-MDCS allows us to identify that the biexciton observed here is composed of two bright excitons in opposite valleys.

Enhanced interactions of excitonic complexes in free-standing WS2

Abstract:Excitonic complexes, bound states of electrons and holes, provide a promising platform in monolayer transition-metal dichalcogenide (TMDC) semiconductors for investigating diverse many-body interaction phenomena. The surrounding dielectric environment has been found to strongly influence the excitonic properties of the TMDC monolayers. While the impact of different dielectric surroundings on two-dimensional semiconductor materials and their strong correlations have been well studied, the effects on exciton formation and its properties resulting from a further reduction in dielectric screening remain elusive. In this study, we examined free-standing tungsten disulfide (WS2) monolayers, where the efficient generation of higher-order correlated excitonic complexes is readily observed. This phenomenon arises from the effective mutual interactions among excitons and internal carriers, attributed to the modulated exciton dynamics generated by the further reduced dielectric screening effect in the freestanding structure. The formation efficiency of excitonic complexes is enhanced and the multiple biexciton species (five particles such as charged biexcitons and acceptor/donor-bound biexcitons) are successfully induced under low excitation intensity and moderate temperature conditions. Our findings offer valuable insights into the influence of the dielectric environment on exciton interactions and enable a productive avenue for exploring fundamental many-body interactions, providing new possibilities for dielectric engineering of atomic thin semiconductors.
Spontaneous Exciton Dissociation in Transition Metal Dichalcogenide Monolayers

Abstract:Since the seminal work on MoS2 monolayers, photoexcitation in atomically-thin transition metal dichalcogenides (TMDCs) has been assumed to result in excitons with large binding energies (~ 200-600 meV). Because the exciton binding energies are order-of-magnitude larger than thermal energy at room temperature, it is puzzling that photocurrent and photovoltage generation have been observed in TMDC-based devices, even in monolayers with applied electric fields far below the threshold for exciton dissociation. Here, we show that the photoexcitation of TMDC monolayers results in a substantial population of free charges. Performing ultrafast terahertz (THz) spectroscopy on large-area, single crystal WS2, WSe2, and MoSe2 monolayers, we find that ~10% of excitons spontaneously dissociate into charge carriers with lifetimes exceeding 0.2 ns. Scanning tunnelling microscopy reveals that photo-carrier generation is intimately related to mid-gap defect states, likely via trap-mediated Auger scattering. Only in state-of-the-art quality monolayers14, with mid-gap trap densities as low as 10^9 cm^-2, does intrinsic exciton physics start to dominate the THz response. Our findings reveal that excitons or excitonic complexes are only the predominant quasiparticles in photo-excited TMDC monolayers at the limit of sufficiently low defect densities.

Dynamics of exciton energy renormalization in monolayer transition metal disulfides

Abstract:Fundamental understandings on the dynamics of charge carriers and excitonic quasiparticles in semiconductors are of central importance for both many-body physics and promising optoelectronic and photonic applications. Here, we investigated the carrier dynamics and many-body interactions in two-dimensional (2D) transition metal dichalcogenides (TMDs), using monolayer WS2 as an example, by employing femtosecond broadband pump-probe spectroscopy. Three time regimes for the exciton energy renormalization are unambiguously revealed with a distinct red-blue-red shift upon above-bandgap optical excitations. We attribute the dominant physical process in the three typical regimes to free carrier screening effect, Coulombic exciton–exciton interactions and Auger photocarrier generation, respectively, which show distinct dependence on the optical excitation wavelength, pump fluences and/or lattice temperature. An intrinsic exciton radiative lifetime of about 1.2 picoseconds (ps) in monolayer WS2 is unraveled at low temperature, and surprisingly the efficient Auger nonradiative decay of both bright and dark excitons puts the system in a nonequilibrium state at the nanosecond timescale. In addition, the dynamics of trions at low temperature is observed to be significantly different from that of excitons, e.g., a long radiative lifetime of ~ 108.7 ps at low excitation densities and the evolution of trion energy as a function of delay times. Our findings elucidate the dynamics of excitonic quasiparticles and the intricate many-body physics in 2D semiconductors, underpinning the future development of photonics, valleytronics and optoelectronics based on 2D semiconductors.

Abstract:We employ fluorescence lifetime imaging technology to explore exciton radiative recombination dynamics in layered transition-metal dichalcogenides (TMDCs) and nonradiative energy transfer from CdSe/ZnS quantum dot (QD) to monolayer TMDCs (MoS2, WS2, and WSe2). Owing to an indirect direct band gap transition, exciton radiative lifetimes decrease with the TMDCs' layer number reducing. The fastest exciton recombination rate is observed in monolayer TMDCs, which is attributed to their reduced dielectric screening. Furthermore, the effect of reduced dielectric screening on nonradiative energy transfer from QDs to monolayer TMDCs is investigated. The fastest energy transfer rate is observed in QD/WS2 heterostructure owing to weak dielectric screening of monolayer WS2, and the slowest rate in QDs/MoS2 is caused by strong dielectric screening of monolayer MoS2. Our experiments provide fundamental insights into exciton recombination dynamics in TMDCs and potentially enable new avenues for controlling motion of excitonic energy conversion on a nanoscale.

Abstract:Transition metal dichalcogenides (TMDs) are known to support complex excitonic states. Revealing the differences in relaxation dynamics among different excitonic species and elucidating the transition dynamics between them may provide important guidelines for designing TMD-based excitonic devices. Combining photoluminescence (PL) and reflectance contrast measurements with ultrafast pump-probe spectroscopy under cryogenic temperatures, we herein study the relaxation dynamics of neutral and charged excitons in a back-gate-controlled monolayer device. Pump-probe results reveal quite different relaxation dynamics of excitonic states under different interfacial conditions: while neutral excitons experience much longer lifetime than trions in monolayer WS2, the opposite is true in the WS2/h-BN heterostructure. It is found that the insertion of h-BN layer between the TMD monolayer and the substrate has a great influence on the lifetimes of different excitonic states. The h-BN flakes can not only screen the effects of impurities and defects at the interface, but also help establish a non-radiative transition from neutral excitons to trions to be the dominant relaxation pathway, under cryogenic temperature. Our findings highlight the important role interface may play in governing the transient properties of carriers in 2D semiconductors, and may also have implications for designing light-emitting and photo-detecting devices based on TMDs.

Abstract:Interlayer excitons (IX) are produced by the spatially separated electron-hole pairs due to the robust Coulomb interactions in van der Waals transition metal dichalcogenide (TMDC) heterostructures (HSS). IX is characterized by a larger binding energy, and its lifetime is orders of magnitude longer than that of the direct excitons, providing a significant platform for the manufacture of long-lived exciton devices and the exploration of exciton quantum gas. However, the studies are restricted to the single interlayer exciton, and the simultaneous capture and study of double IX remain challenging in the WSe2/WS2 HS. Here, we demonstrate the existence of double indirect IX in the WSe2/WS2 HS with the emission centers at 1.4585eV (∼25.9meV wide) and 1.4885 eV (∼14.4 meV wide) at cryogenic temperature. Interestingly, the intensities of the double IX emission peaks are almost equal, and the energy difference between them is in a good agreement with the cleavage value of the WS2 conduction band (CB). Additionally, diverse types of excitons in the individual materials were successfully observed in the PL spectra at 8 K. Such unique double IX features, in combination with excellent exciton identification, open up new opportunities for further investigations for new physical properties of TMDCs and explorations for the technological innovation of exciton devices.

In tungsten-based TMDs the spin-ordering of the conduction band is such that the so-called dark exciton, consisting of an electron and a hole with opposite spin orientation, has lower energy than the A exciton. A possible mechanism leading to the transition from bright to dark excitons involves the scattering of the electrons from the upper to the lower conduction band state in K. Here we exploit the valley selective optical selection rules and use two-color helicity-resolved pump-probe spectroscopy to directly measure the intravalley spin-flip relaxation dynamics of electrons in the conduction band of single-layer WS$_2$. This process occurs on a sub-ps time scale and it is significantly dependent on the temperature, indicative of a phonon-assisted relaxation. These experimental results are supported by time-dependent ab-initio calculations which show that the intra-valley spin-flip scattering occurs on significantly longer time scales only exactly at the K point. In a realistic situation the occupation of states away from the minimum of the conduction band leads to a dramatic reduction of the scattering time.

Abstract:The optical properties of atomically thin transition metal dichalcogenide (TMDC) semiconductors are shaped by the emergence of correlated many-body complexes due to strong Coulomb interaction. Exceptional electron-hole exchange predestines TMDCs to study fundamental and applied properties of Coulomb complexes such as valley depolarization of excitons and fine-structure splitting of trions. Biexcitons in these materials are less understood and it has been established only recently that they are spectrally located between exciton and trion. Here we show that biexcitons in monolayer TMDCs exhibit a distinct fine structure on the order of meV due to electron-hole exchange. Ultrafast pump-probe experiments on monolayer WSe$_2$ reveal decisive biexciton signatures and a fine structure in excellent agreement with a microscopic theory. We provide a pathway to access biexciton spectra with unprecedented accuracy, which is valuable beyond the class of TMDCs, and to understand even higher Coulomb complexes under the influence of electron-hole exchange.

Abstract:AbstractThe optical properties of monolayer transition metal dichalcogenides (TMDC) feature prominent excitonic natures. Here we report an experimental approach to measuring the exciton binding energy of monolayer WS2 with linear differential transmission spectroscopy and two-photon photoluminescence excitation spectroscopy (TP-PLE). TP-PLE measurements show the exciton binding energy of 0.71 ± 0.01 eV around K valley in the Brillouin zone.
