Abstract:The latest discovery of ferromagnetism in atomically thin films of semiconductors Cr$_2$Ge$_2$Te$_6$ and CrI$_3$ has unleashed numerous opportunities for fundamental physics of magnetism in two-dimensional (2D) limit and also for technological applications based on 2D magnetic materials. In this paper, we present a comprehensive theoretical study of the magnetic, electronic, optical and magneto-optical(MO) properties of multilayers [monolayer(ML), bilayer and trilayer] and bulk CrI$_3$, based on the density functional theory with the generalized gradient approximation plus on-site Coulomb repulsion scheme. Interestingly, all the structures are found to be single-spin ferromagnetic(FM) semiconductors. They all have a large out-of-plane magnetic anisotropy energy(MAE) of $\sim$0.5 meV/Cr. These large MAEs suppress transverse spin fluctuations and thus stabilize long-range magnetic orders at finite temperatures down to the ML limit. They also exhibit strong MO effects with their Kerr and Faraday rotation angles being comparable to that of best-known bulk MO materials. The shape and position of the main features in the optical and MO spectra are found to be nearly thickness-independent although the magnitude of Kerr rotation angles increases monotonically with the film thickness. Magnetic transition temperatures estimated based on calculated exchange coupling parameters, calculated optical conductivity, MO Kerr and Faraday rotation angles agree quite well with available experimental data. The calculated MAE as well as optical and MO properties are analyzed in terms of the calculated orbital-decomposed densities of states, band state symmetries and dipole selection rules. Our findings of large out-of-plane MAEs and strong MO effects in these single-spin FM semiconducting CrI$_3$ ultrathin films suggest that they will find valuable applications in semiconductor MO and spintronic nanodevices.

Abstract:Stoichiometric Cr2Se3 single crystals are particular layer-structured antiferromagnets which possess noncolinear spin configuration, weak ferromagnetic moments, moderate magnetoresistance (MR ~ 14.3%), and bad metallic conductivity below the antiferromagnetic phase transition temperature. Moreover, the Ti doping not only dramatically changes the electronic conductivity of the Cr2Se3 crystal from a bad metal to a semiconductor with a gap of ~ 15 meV, but also induces a change of the magnetic anisotropy of the Cr2Se3 crystal from strong out-of-plane to weak in plane. Further, magnetotransport measurements reveal that the low-field MR scales with the square of the reduced magnetization, which is a signature of CMR materials. The layered Ti:Cr2Se3 with CMR effect could be used as 2D heterostructure building blocks to provide colossal negative MR in spintronic devices.

Highly sensitive magnetic properties and large linear magnetoresistance in antiferromagnetic CrxSe(0.875\lex\le1)single crystals

Abstract:CrxSe (x\le1) is a class of quasi-layered binary compounds with potential applications in spintronics due to its intriguing antiferromagnetic properties. In this work, CrxSe single crystals with high Cr content (x=0.87, 0.91 and 0.95) were grown, and their magnetic and transport properties were investigated in detail. It is found that with small increase of Cr content, the Néel temperature (TN) of the samples can dramatically increase from 147 K to 257 K, accompanied with obvious changes in the magnetic anisotropy and hysteresis. The phenomena of field-induced spin-flop transitions were unveiled in these alloys, indicating their comparatively low anisotropy. The magnetoresistance (MR) of the three compounds showed positive dependence at low temperatures and particularly, non-saturated linear positive MR was observed in Cr0.91Se and Cr0.95Se, with a large value of 16.2% achieved in Cr0.91Se (10K, 9T). The calculated Fermi surface and MR showed that the quasi-linear MR is a product of carrier compensation. Our work revealed highly sensitive magnetic and transport properties in the Cr-Se compounds, which can lay foundation when constructing further antiferromagnetic spintronic devices based on them.

Abstract:Monolayer NaCrX2 (X=Te,Se,S) were theoretically proposed to be two-dimensional intrinsic ferromagnetic semiconductors while their physical properties have not been thoroughly investigated in bulk single crystals. We report the single-crystal growth, structural, magnetic and electronic transport properties of NaCr(Te1-xSex)2 (0 6 x 6 1) and NaCrS2. For NaCr(Te1-xSex)2, the strong perpendicular magnetic anisotropy of NaCrTe2 can be gradually tuned to be a nearly isotropic one by Se-doping. Meanwhile, a systematic change in the conductivity with increasing x is observed, displaying a doping-induced metal-insulator-like transition. Under magnetic field larger than 30 koe, both NaCrTe2 and NaCrSe2 can be polarized to a ferromagnetic state. While for NaCrS2, robust antiferromagnetism is observed up to 70 kOe and two field-induced metamagnetic transitions are identified along H||ab. These intriguing properties together with the potential to be exfoliated down to few-layer thickness make NaCrX2 (X=Te,Se,S) promising for exploring spintronic applications.

Abstract:Recent discoveries of intrinsic ferromagnetism in low-dimensional ultrathin crystals offer a unique platform for investigating the basics of magnetism and fabricating devices that make use of spins. Here, we report the growth of Cr2.70Se0.60Te3.40 crystals by the chemical-vapour-transport technique. These crystals exhibit ferromagnetism with Cuire temperature ~245 K, and magnetic moments ~7.15 emu/g. The nanosheet of Cr2.70Se0.60Te3.40 single crystals possess intrinsic ferromagnetism verified from the anomalous Hall effect, showing a great prospective of Cr2.70Se0.60Te3.40 crystals for the fabrication of spintronic, data storage and topological devices.

Abstract:The crystallographic and magnetic properties are presented for van der Waals ferromagnetic CrXTe3 (X = Si, Ge) single crystals. Both the results of DC and AC magnetic measurements have been analyzed. The zero field cooling and field cooling curves show obvious divergence at low temperatures in low applied magnetic field, which originates from the anisotropy of CrXTe3 (X = Si, Ge) single crystals. Moreover, a second-stage magnetic transition is observed just below the paramagetic-ferroamgnetic Curie temperature T-c, indicating the existence of a two-step magnetic ordering in the system. Abstract:Cr0.68Se single crystals with two-dimensional (2D) character have been grown, and the detailed magnetization M(T), electrical transport properties (including longitudinal resistivity and Hall resistivity and thermal transport ones (including heat capacity Cp(T) and thermoelectric power (TEP) S(T)) have been measured. There are some interesting phenomena: (i) Cr0.68Se presents a non-collinear antiferromagnetic (AFM) semiconducting behavior with the Neel temperature TN = 42 K and the activated energy Eg=3.9 meV; (ii) It exhibits the anomalous Hall effect (AHE) below TN and large negative magnetoresistance (MR) about 83.7% (2 K, 8.5 T). The AHE coefficient RS is 0.385 cm-3/C at T=2 K and the AHE conductivity {\sigma}H is about 1 ohm-1cm-1 at T=40 K, respectively; (iii) The scaling behavior between the anomalous Hall resistivity and the longitudinal resistivity is linear and further analysis implies that the origin of the AHE in Cr0.68Se is dominated by the skew-scattering mechanism. Our results may be helpful for exploring the potential application of these kind of 2D AFM semiconductors.

Abstract:The van der Waals epitaxial growth of CrS2 nanoflakes with thicknesses down to 1.5 nm are realized via a Te‐assisted chemical vapor deposition routine. Structure and phase characterization confirm the Cr and S stoichiometric ratio of ≈1:2 with a 1T phase layered structure, and a room‐temperature ferromagnetic signal is also revealed in the superconducting quantum interference device test. 2D magnetic materials have been attracting enormous interest for both fundamental research and potential spintronic applications. Here, this work demonstrates the van der Waals epitaxial growth of air‐stable 2D magnetic CrS2 on mica substrate by chemical vapor deposition (CVD). The layered nature, high crystallinity, stoichiometry, and high‐purity 1T phase of the individual CrS2 crystallites are verified by a series of complementary characterization techniques including atomic force microscope, scanning transmission electron microscope and energy dispersive X‐ray spectroscopy. The single‐crystalline 1T‐phase CrS2 crystallites exhibit a metallic nature with a moderate conductivity of 1.78 × 102 S m−1 and a room‐temperature ferromagnetism with a coercive field of 28.7 Oe. The CVD growth of the air‐stable CrS2 crystallites with 1T phase and high crystallinity offer a new platform for the further physics research and spintronic device applications.

Abstract:Abstract Magnetic anisotropy is an important characteristic of magnetic materials. Particularly, perpendicular magnetic anisotropy (PMA) is superior for the design of spintronic devices, with the advantages of scalability, endurance, thermal stability, and low switching current density. Although a series of two-dimensional (2D) or quasi-2D layered ferromagnets have been demonstrated, the room temperature intrinsic ferromagnets with PMA is rarely found. Here, we report PMA in a room-temperature layered ferromagnet of Cr-intercalated CrTe 2 . By self-intercalation of the native Cr atoms, the in-plane anisotropy of CrTe 2 can be switched to PMA. Meanwhile, the Cr-intercalated CrTe 2 crystal can be easily exfoliated into thin flakes with thickness ∼10 nm. Besides the robust PMA at room temperature, Cr-intercalated CrTe 2 also exhibits high saturation magnetization (208 emu cm −3 at 300 K), large anomalous Hall angle (2.23% at 300 K) and giant anomalous Hall factor (∼0.18 at 300 K). These excellent properties are highly desired for applications, and make Cr-intercalated CrTe 2 a distinguished candidate among all existing magnetic materials. Our work reveals a promising platform for spintronic devices and offers a new route for controlling the magnetic anisotropy in layered materials.

Abstract:The magnetic property of non-van-der-Waals CuCr2X4(X = S, Se) monolayer and its strain dependence are investigated systematically from first principles. The CuCr2X4 monolayers are intrinsic ferromagnetic (FM) metals, and the magnetism is mainly contributed by Cr atoms. Considerable magnetic anisotropy energy of 1.28 meV per Cr is found in CuCr2Se4 monolayer, which is one order of magnitude higher than the 0.14 meV per Cr found in CuCr2S4 monolayer. Their easy magnetization axes are along the in-plane directions, which is rare in 2D materials. By performing in-plane biaxial strain, the FM ground states of CuCr2X4 monolayers transform to antiferromagnetic (AFM) states when the compressive strain is larger than 6%, while relatively small tensile strain of 2% would induce the transition between FM and AFM for CuCr2Se4 monolayer. Moreover, we find that room-temperature Curie temperature can be realized in CuCr2X4 monolayer with appropriate tensile strain, indicating that the strained CuCr2X4 monolayer is promising in future 2D spintronic device applications and deserves further experimental exploration.

Abstract:AgCrSe 2 , a quasi-two-dimensional material, is famous for its superionic conducting. Here, it is confirmed that the anisotropic behaviors exist in the magnetic, electronic, and magneto-transport properties of the AgCrSe 2 single crystal. A field induced phase transition causes asymmetrical antiferromagnetic states in the μ 0 H//ab plane and the c axis, which correspond to the positive/negative magnetoresistances in two directions, respectively. Below ∼32 K, a spin flop is manifested with a magnetic field of about 4 T, according to the field dependent electoral resistance. The anisotropic behaviors are ascribed to the quasi-two-dimensional structure and also to the unstable Ag + ions and the puckered honeycomb lattice of Cr 3+ ions. This research reveals fundamental transport properties in AgCrSe 2 single crystals and can be explored further in superionic conductor engineering.

Abstract:This work presents a novel 2D ferromagnetic semiconducting material with an unprecedented Curie temperature (Tc) of 230 K, over four times higher than previous records for 2D magnetic semiconductors. Such a high Tc arises from the synergy between in‐plane and out‐of‐plane superexchange interactions, and puts forward a novel concept of regulating properties in the vertical dimension for 2D materials. 2D magnetic semiconductors exhibit great potential for next‐generation spintronics, but realizing their full capabilities has been hindered by the low Curie temperatures (Tc) below 50 K observed in current materials. Here, a new mechanism to substantially enhance the Tc of 2D semiconducting materials through incorporating both in‐plane and out‐of‐plane superexchange interactions enabled by structural design is demonstrated. Specifically, monolayer Cr2Se3 is synthesized with a five‐layer Se–Cr–Se–Cr–Se atomic structure using molecular beam epitaxy (MBE). This unique structure not only possesses optimized in‐plane superexchange interaction but also incorporates out‐of‐plane Cr–Se–Cr couplings. Scanning tunneling spectroscopy (STS) and angular‐resolved photoemission spectroscopy (ARPES) confirm its semiconducting nature. Remarkably, the ferromagnetic phase transition observed by ARPES and Magnetic Force Microscopy (MFM) indicated that its Tc is up to 230 K. This not only establishes a new record for Tc in 2D ferromagnetic semiconductor materials but also introduces a novel approach to modulating materials' properties by manipulating the vertical dimension in 2D materials.

Abstract:Van der Waals (vdW) layered materials with strong magnetocrystalline anisotropy have attracted significant interest as the long-range magnetic order in these systems can survive even when their thicknesses is reduced to the 2D limit. Even though the interlayer coupling between the neighboring magnetic layers is very weak, it has a determining effect on the magnetism of these atomic-thickness materials. Herein, a new 2D ferromagnetic material, namely, non-vdW CuCrSe2 nanosheets with even-odd-layer-dependent ferromagnetism when laminated from an antiferromagnetic bulk is reported. Monolayer and even-layer CuCrSe2 exhibit the anomalous Hall effect and a significantly enhanced magnetic ordering temperature of more than 125 K. In contrast, the linear Hall effect exists in the odd-layer samples. Theoretical calculations indicate that the layer-dependent magnetic coupling is attributable to the orbital shift of the Cr atoms in the CrSe2 layers owing to the Cu-induced breaking of the centrosymmetry. Thus, this work sheds light on the exotic magnetic properties of layered materials that exhibit phenomena beyond weak interlayer interactions.
Tunable anomalous Hall transport in bulk and two-dimensional 1 T − CrTe 2 : A first-principles study

Abstract:Layered materials with robust magnetic ordering have been attracting significant research interest. In recent experiments, a new layered material 1T-CrTe2 has been synthesized and exhibits ferromagnetism above the room temperature. Here, based on first-principles calculations, we investigate the electronic, magnetic, and transport properties of 1T-CrTe2, both in the bulk and in the two-dimensional limit. We show that 1T-CrTe2 can be stable in the monolayer form, and has a low exfoliation energy. The monolayer structure is an intrinsic ferromagnetic metal, which maintains a relatively high Curie temperature above 200 K. Particularly, we reveal interesting features in the anomalous Hall transport. We show that in the ground state, both bulk and monolayer 1T-CrTe2 possess vanishing anomalous Hall effect, because the magnetization preserves one vertical mirror symmetry. The anomalous Hall conductivity can be made sizable by tuning the magnetization direction or by uniaxial strains that break the mirror symmetry.

Abstract:Abstract The discovery of ferromagnetic two-dimensional van der Waals materials has opened up opportunities to explore intriguing physics and to develop innovative spintronic devices. However, controllable synthesis of these 2D ferromagnets and enhancing their stability under ambient conditions remain challenging. Here, we report chemical vapor deposition growth of air-stable 2D metallic 1T-CrTe 2 ultrathin crystals with controlled thickness. Their long-range ferromagnetic ordering is confirmed by a robust anomalous Hall effect, which has seldom been observed in other layered 2D materials grown by chemical vapor deposition. With reducing the thickness of 1T-CrTe 2 from tens of nanometers to several nanometers, the easy axis changes from in-plane to out-of-plane. Monotonic increase of Curie temperature with the thickness decreasing from ~130.0 to ~7.6 nm is observed. Theoretical calculations indicate that the weakening of the Coulomb screening in the two-dimensional limit plays a crucial role in the change of magnetic properties.

Abstract:The intrinsically nonmagnetic feature of van der Waals (vdW) layered transition-metal dichalcogenide (TMDC) semiconductors limits the spintronic applications of these semiconductors. In this paper, we demonstrate a facile Te flux strategy to induce intrinsic ferromagnetism in the vdW layered 2H-MoTe2 semiconductor by magnetic chromium (Cr) doping. The Curie temperature (Tc) and saturation magnetization (Ms) can be well tuned by adjusting the Cr doping concentration. A notable Tc up to 275 K can be achieved for the vdW layered Cr-doped 2H-MoTe2 bulk crystals, which is much higher than that of recently reported van der Waals ferromagnetic semiconductors (Tc is mostly less than 70 K), in contrast to the diamagnetic feature of the pristine MoTe2. Meanwhile, the highest Ms of the vdW layered Cr-doped 2H-MoTe2 bulk crystals can reach 4.78 emu g–1, which is stronger than most values reported for magnetic-element-doped van der Waals materials. In addition, all of the as-grown semiconducting Cr-doped 2H-MoTe2 (Cr-2H-MoTe2) single crystals display a large magnetic anisotropy with an out-of-plane easy axis of magnetization. The observed ferromagnetism in the Cr-2H-MoTe2 has intrinsic characteristics, which can be mainly attributed to the spin polarization caused by Cr doping as confirmed by the density functional theory (DFT) calculations. Abstract:Two-dimensional (2D) magnets have raised enormous attention because of their stable long-range magnetic orders and anomalous magnetic physics at 2D limits. Spin glass states are normally discovered in disordered systems with spin frustration, which are rarely found in 2D crystalline materials. Here, the chemical vapor-deposited rhombohedral Cr2Se3 nanosheets could be grown down to a thickness of 1.9 nm, which have shown a hard magnetism of large coercivity of 1.5 kOe and exhibited thermal irreversibility. A spin glass state with a freezing temperature of 28 K can be estimated from an alternating-current magnetic susceptibility survey, in which unambiguous magnetic response evidence of a spin glass state in crystalline Cr2Se3 nanosheets was shown. Abstract:Two-dimensional (2D) van der Waals (vdW) magnetic semiconductors have attracted wide interest for their promising application in next-generation spintronic devices. We investigate the scaling behavior of the tunnel magnetoresistance (TMR) of the Ag/n-layer CrI3/Ag and graphite/n-layer CrI3/graphite magnetic tunnel junctions (MTJs) by using ab initio quantum-transport simulations. The calculated monotonic increasing TMR of the graphite/n-layer CrI3/graphite MTJ with n = 2-4 at zero bias agrees with the experimental value. The TMR of the Ag/n-layer CrI3/Ag MTJ generally increases with the tunnel-barrier layer number, n, that is, from 200% (2-layer CrI3) to a record 10(9) % value (12-layer CrI3) at zero bias but has an odd-even oscillation when n < 7. When we apply a bias voltage to the Ag/2-layer CrI3/Ag MTJ, the TMR first decreases slightly and then increases, followed by a monotonic decrease. The noncollinear magnetization direction of the CrI3 layers also changes the TMR value of the graphite/n-layer CrI3/graphite MTJ relative to the collinear case, a result in agreement with experiments.
