Reversible Photoluminescence Modulation of Monolayer MoS2 on a Ferroelectric Substrate by Light Irradiation and Thermal Annealing

Abstract:Monolayer semiconducting two-dimensional (2D) materials are strongly emerging materials for exploring the spin-valley coupling effect and fabricating novel optoelectronic devices due to their unique structural symmetry and band structures. Due to their atomic thickness, their excitonic optical response is highly sensitive to the dielectric environment. In this work, we present a novel approach to reversibly modulate the optical properties of monolayer molybdenum disulfide (MoS2) via changing the dielectric properties of the substrate by laser irradiation and thermal annealing. We chose LiNbO3 as the substrate and recorded the PL spectra of monolayer MoS2 on LiNbO3 substrates with positive (P+) and negative (P-) ferroelectric polarities. A distinct PL intensity of the A peak was observed due to opposite doping by surface charges. Under light irradiation, the PL intensity of monolayer MoS2 on P+ Fe2O3-doped LiNbO3 gradually decreased with time due to the reduction of intrinsic p-doping, which originated from the drift of photo-excited electrons under a spontaneous polarization field and accumulation on the surface. The PL intensity was found to be restored by thermal annealing which could erase the charge redistribution. This study provides a strategy to reversibly modulate the optical properties of monolayer 2D materials on top of ferroelectric materials.
Origami-Inspired Chiral Metamaterials with Tunable Circular Dichroism Through Mechanically Guided Three-Dimensional Assembly

Abstract:Chiral metamaterials with artificially engineered subwavelength structures can effectively couple incident waves and lead diverse electromagnetic responses to various circular polarizations. Here, we designed and fabricated an origami-inspired reconfigurable three-dimensional (3D) chiral metamaterial, whose circular dichroism can be dynamically controlled by simple mechanical stretch of its bonded elastomer substrate. The chiral metamaterial was obtained from a patterned planar achiral metasurface through mechanically guided 3D assembly based on the prestrain approach, which ensures deterministic and uniform deformations for each building block during stretching. Numerical simulations and experimental observations were carried out to illustrate the deformation mechanism and the electromagnetic response of the metamaterials under the applied strain. It is shown that the transmissions and chiroptical activities can be continuously tuned from complete spin selectivity to partial spin selectivity when the applied strain increases. The maximum circular dichroism was experimentally measured as high as 0.98, which can be even adjusted to near zero by mechanical stretching. Our work demonstrated an easily operated and promising way to control the chirality of origami-inspired metamaterial in the microwave region, which can be further extended to the terahertz frequency biosensing, imaging, and spectroscope.

Abstract:The atomic thickness and flatness allow properties of 2D semiconductors to be modulated with influence from the substrate. Reversible modulation of these properties requires an "active," reconfigurable substrate, i.e., a substrate with switchable functionalities that interacts strongly with the 2D overlayer. In this work, the photoluminescence (PL) of monolayer molybdenum disulfide (MoS2) is modulated by interfacing it with a phase transition material, vanadium dioxide (VO2). The MoS2 PL intensity is enhanced by a factor of up to three when the underlying VO2 undergoes the thermally driven phase transition from the insulating to metallic phase. A nonvolatile, reversible way to rewrite the PL pattern is also demonstrated. The enhancement effect is attributed to constructive optical interference when the VO2 turns metallic. This modulation method requires no chemical or mechanical processes, potentially finding applications in new switches and sensors.

Abstract:Constructing a bilayer system with defined twist angles is an effective way to engineer the physical properties of two-dimensional (2D) materials, opening up a new research area of twistronics. How to achieve high-quality bilayer 2D materials in a controlled and mass production way is of primary importance to this emerging area. In this work, we present a strategy for the large-scale fabrication of twisted bilayer molybdenum disulfide (MoS2) through photolithography patterning and folding of single-crystal monolayer MoS2. Atomic resolution transmission electron spectroscopy directly confirms that the as-achieved folded bilayer MoS2 is of high quality with targeted twist angles. Various twist angles result in tuning Raman mode frequencies and direct optical transition energies. Due to the weak interlayer coupling between the twisted layers, folded bilayers exhibit an extremely high photoluminescence with doubled intensity as compared to the unfolded monolayer, indicating a possible application in optoelectronic devices. Abstract:Flexible electronics is one of the hotspots of interdisciplinary research and can promote disruptive technology for post-Moore applications in the field of biomedical, electronic skin, wearable devices, etc. 2D materials have triggered great interest in flexible electronic devices since they have tunable bandgaps, excellent mechanical flexibility, good chemical stability, and outstanding optical properties. Their reducible atomic thickness greatly facilitates the design and construct for bending, crimping, and folding, whereas it comes at the expense of superior optoelectronic properties. Herein, a highly-bendable flexible photodetector based on MoS2/SnS amorphous blended film is fabricated with a broadband response from 473 to 1550 nm. The responsivity at 808 nm is 1128 times larger than that of intrinsic MoS2 photodetector accompanied by a four-fold acceleration in response time. It can bear a small bending radius as low as 3 mm for over 2000 bending-flatting cycles without a drastic performance decay. Moreover, it shows an ultrastrong stability in photoresponse exposed to air for 200 days. This work provides a promising candidate for high performance flexible photodetectors and opens up the prospect of 2D bulk blended materials in a facile all-in-one strategy for multifunctional flexible optoelectronics devices and systems.

Abstract:Excitons are quasi-particles composed of electron-hole pairs through Coulomb interaction. Due to the atomic-thin thickness, they are tightly bound in monolayer transition metal dichalcogenides (TMDs) and dominate their optical properties. The capability to manipulate the excitonic behavior can significantly influence the photon emission or carrier transport performance of TMD-based devices. However, on-demand and region-selective manipulation of the excitonic states in a reversible manner remains challenging so far. Herein, harnessing the coordinated effect of femtosecond-laser-driven atomic defect generation, interfacial electron transfer, and surface molecular desorption/adsorption, we develop an all-optical approach to manipulate the charge states of excitons in monolayer molybdenum disulfide (MoS2). Through steering the laser beam, we demonstrate reconfigurable optical encoding of the excitonic charge states (between neutral and negative states) on a single MoS2 flake. Our technique can be extended to other TMDs materials, which will guide the design of all-optical and reconfigurable TMD-based optoelectronic and nanophotonic devices.

Abstract:Abstract The ongoing miniaturization of electronic devices has boosted the development of new post-silicon two-dimensional (2D) semiconductors, such as transition metal dichalcogenides, one of the most prominent materials being molybdenum disulfide (MoS 2 ). A major obstacle for the industrial production of MoS 2 -based devices lies in the growth techniques. These must ensure the reliable fabrication of MoS 2 with tailored 2D properties to allow for the typical direct bandgap of 1.9 eV, while maintaining large-area growth and device compatibility. In this work, we used a versatile and industrially scalable MoS 2 growth method based on ionized jet deposition and annealing at 250 °C, through which a 3D stable and scalable material exhibiting excellent electronic and optical properties of 2D MoS 2 is synthesized. The thickness-related limit, i.e., the desired optical and electronic properties being limited to 2D single/few-layered MoS 2 , was overcome in the thin film through the formation of encapsulated highly crystalline 2D MoS 2 nanosheets exhibiting a bandgap of 1.9 eV and sharp optical emission. The newly synthesized 2D-in-3D MoS 2 structure will facilitate device compatibility of 2D materials and confer superior optoelectronic device function.

Abstract:The twisted bilayers of MoS2 with van der Waals coupling have attracted much attention of researchers for providing multiple degrees of freedom to engineer optical and electronic properties. In this work, partial monolayer MoS2 flakes are folded onto the monolayer MoS2 flake itself to form folded MoS2 bilayers during the chemical vapor deposition (CVD) growth process. Lattice vibrations and photon transitions of folded MoS2 bilayers with variable interfacial coupling are revealed by Raman and Photoluminescence (PL) spectroscopy. It is found that interlayer twist angle provides novel physical properties, e.g., the occurring of folded phonons and the evolution of exciton transitions, for promising application of optoelectronic devices.

Abstract:Origami is the art of folding two-dimensional (2D) materials, such as a flat sheet of paper, into complex and elaborate three-dimensional (3D) objects. This study reports origami-based metamaterials whose electromagnetic responses are dynamically controllable via switching the folding state of Miura-ori split-ring resonators. The deformation of the Miura-ori unit along the third dimension induces net electric and magnetic dipoles of split-ring resonators parallel or anti-parallel to each other, leading to the strong chiral responses. Circular dichroism as high as 0.6 is experimentally observed while the chirality switching is realized by controlling the deformation direction and kinematics. In addition, the relative density of the origami metamaterials can be dramatically reduced to only 2% of that of the unfolded structure. These results open a new avenue toward lightweight, reconfigurable, and deployable metadevices with simultaneously customized electromagnetic and mechanical properties.

Abstract:Transition metal chalcogenides, a special two-dimensional (2D) material emerged in recent years, possess unique optoelectronic properties and have been used to fabricate various optoelectronic devices. While it is essential to manufacture multifunctional devices with complex nanostructures for practical applications, 2D material devices present a tendency toward miniaturization. However, the controllable fabrication of complex nanostructures on 2D materials remains a challenge. Herein, we propose a method to create designed three-dimensional (3D) patterns on the MoS2 surface by modulating the interaction between an ultrafast laser and MoS2. Three different nanostructures, including flat, bulge, and craters, can be fabricated through laser-induced surface morphology transformation, which is related to thermal diffusion, oxidation, and ablation processes. The MoS2 field effect transistor is fabricated by ultrafast laser excitation which exhibits enhanced electrical properties. This study provides a promising strategy for 3D pattern fabrication, which is helpful for the development of multifunctional microdevices.
Paraffin-Enabled Compressive Folding of Two-Dimensional Materials with Controllable Broadening of the Electronic Band Gap

Abstract:The capability to manipulate the size of the electronic band gap is of importance to semiconductor technology. Among these, a wide direct band gap is particularly helpful in optoelectronic devices due to the efficient utilization of blue and ultraviolet light. Here, we reported a paraffin-enabled compressive folding (PCF) strategy to widen the band gap of two-dimensional (2D) materials. Due to the large thermal expansion coefficient of paraffin, folded 2D materials can be achieved via thermal engineering of the paraffin-assisted transfer process. It can controllably introduce 0.2–1.3% compressive strain onto folded structures depending on the temperature differences and transfer the folding product to both rigid and soft substrates. Exemplified by MoS2, its folded multilayers demonstrated blue-shifts at direct gap transition peaks, six times stronger photoluminescence intensity, almost double mobility, and 20 times higher photoresponsivity over unfolded MoS2. Abstract:Optical wavefront engineering has been rapidly developing in fundamentals from phase accumulation in the optical path to the electromagnetic resonances of confined nanomodes in optical metasurfaces. However, the amplitude modulation of light has limited approaches that usually originate from the ohmic loss and absorptive dissipation of materials. Here, an atomically thin photon-sieve platform made of MoS2 multilayers is demonstrated for high-quality optical nanodevices, assisted fundamentally by strong excitonic resonances at the band-nesting region of MoS2. The atomic thin MoS2 significantly facilitates high transmission of the sieved photons and high-fidelity nanofabrication. A proof-of-concept two-dimensional (2D) nanosieve hologram exhibits 10-fold enhanced efficiency compared with its non-2D counterparts. Furthermore, a supercritical 2D lens with its focal spot breaking diffraction limit is developed to exhibit experimentally far-field label-free aberrationless imaging with a resolution of ∼0.44λ at λ = 450 nm in air. Abstract:Efficient and highly functional three-dimensional systems that are ubiquitous in biology suggest that similar design architectures could be useful in electronic and optoelectronic technologies, extending their levels of functionality beyond those achievable with traditional, planar two-dimensional platforms. Complex three-dimensional structures inspired by origami, kirigami have promise as routes for two-dimensional to three-dimensional transformation, but current examples lack the necessary combination of functional materials, mechanics designs, system-level architectures, and integration capabilities for practical devices with unique operational features. Here, we show that two-dimensional semiconductor/semi-metal materials can play critical roles in this context, through demonstrations of complex, mechanically assembled three-dimensional systems for light-imaging capabilities that can encompass measurements of the direction, intensity and angular divergence properties of incident light. Specifically, the mechanics of graphene and MoS2, together with strategically configured supporting polymer films, can yield arrays of photodetectors in distinct, engineered three-dimensional geometries, including octagonal prisms, octagonal prismoids, and hemispherical domes.

Abstract:Monolayer transition metal dichalcogenides (TMDs) with strong spin-orbit coupling combined with broken inversion symmetry, leading to a coupling of spin and valley degrees of freedom, make these materials highly interesting for potential spintronics and valleytronic applications. However, engineering the spin-orbit coupling (SOC) at room temperature as demand after device fabrication is still a great challenge for their practical applications. Here we reversibly engineer the spin-orbit coupling of monolayer MoS2 by laser irradiation under controlled gas environments, where the spin-orbit splitting has been effectively regulated within 120 meV to 200 meV. Furthermore, the photoluminescence (PL) intensity of B exciton can be invertible manipulation over 2 orders of magnitude. We attribute the engineering of spin-orbit splitting to the reduction of binding energy combined with band renormalization, originating from the enhanced absorption coefficient of monolayer MoS2 under inert gases and subsequent the significantly boosted carrier concentrations. Reflectance contrast spectra during the engineering stage provide unambiguous proof to support our interpretation. Our approach offers a new avenue to actively control the SOC strength in TMDs materials at room temperature and paves the way for designing innovative spintronics devices.

Emulation of such folding schemes for functional materials can unleash enormous potential in advancing a wide range of technologies, especially in robotics, medicine, and telecommunication. Here, we report a microfolding strategy that enables formation of 3D morphable microelectronic systems integrated with various functional materials, including monocrystalline silicon, metallic nanomembranes, and polymers. By predesigning folding hosts and configuring folding pathways, 3D microelectronic systems in freestanding forms can transform across various complex configurations with modulated functionalities. Nearly all transitional states of 3D microelectronic systems achieved via the microfolding assembly can be easily accessed and modulated in situ, offering functional versatility and adaptability. Advanced morphable microelectronic systems including a reconfigurable microantenna for customizable telecommunication, a 3D vibration sensor for hand-tremor monitoring, and a bloomable robot for cardiac mapping demonstrate broad utility of these assembly schemes to realize advanced functionalities.

Abstract:MoS2 2D nanosheets (NS) with intercalated 0D quantum dots (QDs) represent promising structures for creating low-dimensional (LD) resistive memory devices. Nonvolatile memristors based 2D materials demonstrate low power consumption and ultrahigh density. Here, the observation of a photoinduced phase transition in the 2D NS/0D QDs MoS2 structure providing dynamic resistive memory is reported. The resistive switching of the MoS2 NS/QD structure is observed in an electric field and can be controlled through local QD excitations. Photoexcitation of the LD structure at different laser power densities leads to a reversible MoS2 2H-1T phase transition and demonstrates the potential of the LD structure for implementing a new dynamic ultrafast photoresistive memory. The dynamic LD photomemristive structure is attractive for real-time pattern recognition and photoconfiguration of artificial neural networks in a wide spectral range of sensitivity provided by QDs.

Abstract:Solution-processed molybdenum disulfide ( MoS2 ) shows promise for tunable photonics and optoelectronics development. However, though scalable, it often leads to devices with inferior performance as a result of its random, discrete nature. In this study, we show via density-functional-theory calculations that the electronic structure of the individual solution-processed nanosheets can be modulated collectively by external electric fields. Particularly, the nanosheets can form Stark ladders, giving variations in the underlying optical processes and thus tunable collective optical properties. We confirm this electro-optical modulation experimentally using solution-processed MoS2 films with ferroelectric poly(vinylidene fluoride- co -trifluoroethylene) [P(VDF-TrFE)] incorporated, and prove that the local polarization fields from P(VDF-TrFE) can modulate the collective optical properties of the MoS2 , specifically, the optical absorption and photoluminescence. Given the scalability of solution processing, our results underpin the potential of electro-optical modulation of solution-processed MoS2 for tunable photonics and optoelectronics development.
