Abstract:The increasing power density makes the modern electronic devices and power equipment generate excess heat, which greatly restricted the applications of polymeric materials because of their poor thermal conductivity. In the present work, inspired by the structure and production process of mille-feuille cakes, we show that electrostatic spraying of boron nitride nanosheets (BNNSs) onto electrospun polyvinyl alcohol (PVA) nanofibers can produce highly thermally conductive, electrically insulating, flexible and lightweight nanocomposites via a scalable method of building a multilayer PVA/BNNS nanonetwork structure. The PVA/BNNS nanocomposites exhibit an ultrahigh in-plane thermal conductivity of 21.4 W/(m·K) at 22.2 vol% BNNS addition, realized by an orientated BNNS network structure with overlapping interconnections. The BNNS networks exhibit low thermal resistance and interfacial heat scattering between BNNSs. Moreover, for heat dissipation applications, the nanocomposites with an overlapping BNNS network show higher efficiency in dissipating hot spots than randomly dispersed BNNS or directly hot-pressed BNNS composites. These PVA/BNNS nanocomposites can be used as high-performance lateral heat spreaders in next-generation thermal management systems.

Abstract:Novel polymer‐based materials with highly thermally conductive and high‐mechanical properties have attracted extensive attention in the field of electronic packaging as thermal interface materials (TIMs), due to the development of electronic equipment to miniaturization and higher power density. However, how to achieve high‐thermal conductivity (exceed 5 W/m·K) with low‐filling content (below 30 vol%) is still the focus of attention. Herein, polymer‐based materials with excellent in‐plane thermal conductivity were prepared by a simple hot‐pressing strategy, and a series of nanocomposites with different orientations were controlled by the hot‐pressing times. As expected, compared with that of randomly dispersed 25 vol% BNNS/P(VDF‐HFP) nanocomposite and pristine P(VDF‐HFP), the in‐plane thermal conductivity of oriented 25 vol% BNNS/P(VDF‐HFP) is promoted by 249% and 3057%, respectively. In contrast to randomly dispersed composites, oriented BNNS/P(VDF‐HFP) at loadings above 10 vol% begin to show an encouraging upward trend. This is because the orientation of BNNS can significantly reduce the percolation threshold and construct an efficient heat conduction network under low‐filling volume. Therefore, this technology can provide new ideas for the development of electronic packaging technology.

Abstract:High orientation of thermally conductive fillers has been proved to improve thermal conductivity of polymer-matrix composites effectively. Thus, constructing effective heat transfer pathways of the oriented fillers is a key issue. In this work, the multilayered ribbon network was in-situ formed to confine the stack space of boron nitride (BN) platelets, which was beneficial to increase the local concentration of BN. Further, the ordered stacking of oriented BN was constructed in confined 2D space during the multistage stretching extrusion, and then effective heat transfer pathways of the oriented BN were achieved. Meanwhile, the multilayered ribbon network could improve the strength and toughness of thermally conductive composites, simultaneously. Consequently, in-plane thermal conductivity, yield strength and impact strength of the obtained composite with the multilayered ribbon network at 30 wt % BN were 319%, 60% and 160% higher than those of the traditional compression molding composites, respectively. Therefore, this work offers a new method for the construction of effective heat transfer pathways in polymer-matrix composites to achieve both high thermal conductivity and good mechanical properties.

Abstract:Hexagonal boron nitride (BN) is often used as filler to improve the thermal conductivity of polymer matrix due to its high thermal conductivity. However, previously reported BN-based composites always have a high in-plane thermal conductivity, which is not beneficial for vertical heat dissipation. In addition, high BN content results in the deterioration of the mechanical properties. Here, we report a feasible method to prepare a BN/silicone rubber (SiR) composite with oriented BN in organosilicon matrix via a vacuum-assisted self-assembly technique. The BN/SiR composite displays a 1270% higher (2.74 W/(m·K)) thermal conductivity than that of neat organosilicon matrix (0.20 W/(m·K)). The oriented BN nanosheets increase the polymer's adhesive force and exhibit excellent compression cycle performance. In turn, these features support its superiority as thermal interface material in the light-emitting diode chips heat dissipation application.

Abstract:The polymer/ hexagonal boron nitride (h-BN) thermal conductive composite an excellent candidate for thermal management materials due to its insulation properties. However, it is a challenge to achieve efficient large-scale exfoliation of h-BN through melt blending to balance thermal conductivity and mechanical properties. In this work, an innovative melt mixing strategy using the co-rotating non-twin screw extruder (NTSE) was developed to prepare the high-density polyethylene (HDPE)/h-BN composites with excellent overall performance. The results were well compared with those of conventional twin screw extruder (TSE). The NTSE triggers chaotic mixing and provides a strong elongation flow field capable of h -BN efficiently exfoliating into a few layers, while simultaneously ensuring uniform dispersion and distribution within HDPE. The in-plane thermal conductivity and elongation at break of the NTSE composite with 10 wt% h-BN addition were 7.63 W∙m -1 ∙K -1 and 653.1 %, which were 74.7 % and 70.3% higher than those prepared by TSE, while the enhancement rates rose to 174.6% and 74.4% when 30 wt% h-BN was added, respectively. The in-plane thermal conductivity enhancement ratio of NTSE was more than 3000 % when the h-BN content was higher than 10 wt%. Besides, the thermal stability, crystallinity, and thermal diffusion of the NTSE composites were also enhanced to different degrees. This strategy is efficient to coordinating the conflicting between the comprehensive performance and large-scale preparation of thermally conductive polymer composites.

Abstract:Boron nitride-based polymer composites possess high thermal conductivity and are commonly used for thermal management. However, the poor interfacial interaction between the fillers and matrix and the random distribution of fillers restrict further improvement of the thermal conductivity and other properties of these composites. Therefore, we propose a strategy to fabricate highly thermally conductive composites with multifunctionalities by interacting boron nitride as the filler with a poly(vinyl alcohol) (PVA) matrix after a ball milling modification, forming a layered nacre-like structure through vacuum filtration, and hot pressing. The hot-pressed functionalized boron nitride nanosheets/PVA (HPF-BNNSs/PVA) composites exhibit a high in-plane and out-of-plane thermal conductivity of 29.4 W/mK and 2.5 W/mK, respectively, at 70 wt% functionalized boron nitride nanosheets (f-BNNSs) loading. This extraordinary enhancement in thermal conductivity can be ascribed to the formation of an effective thermally conductive network of fillers inside the polymer matrix. Additionally, the HPF-BNNSs/PVA composites exhibit a low dielectric constant of 3.5, a low dielectric loss of 0.04, high electrical resistivity of 4 x 10(9) omega center dot m, and outstanding mechanical properties (e.g. a tensile strength of 62 MPa and a Young's modulus of 225 MPa) at 70 wt% f-BNNSs loading. Overall, this study provides a green and facile method to fabricate multifunctional and highly thermally conductive composites for thermal management applications.

Abstract:The construction of high thermal conductivity polymer composites by the orientation of fillers is of great significance in electronic devices. Herein, a novel strategy to prepare boron nitride-Ni nanoparticles/epoxy resin composites (hmBN-Ni/EP) through the synergistic effect of magnetic field and hot-pressing on the orientation of BN-Ni fillers has been reported. hmBN-Ni/EP composites have better BN orientation in the in-plane direction than other BN-based/EP composites obtained by hot-pressing or magnetic field orientation only. The thermal conductivity of hmBN-Ni/EP reached 2.42 W m−1 K−1 at 30 wt% BN-Ni loading, which was 1145% higher than pure EP. The enhancement of thermal conductivity of hmBN-Ni/EP was attributed to the high in-plane orientation of BN-Ni through the synergistic effect of magnetic field orientation and hot-pressing. Meanwhile, the as-prepared hmBN-Ni/EP composites showed good insulation and mechanical properties which were facilitated to its industrial application in electronic packaging. This work provided a new strategy for better orientation of BN-Based fillers in polymer matrix by combining the magnetic field orientation and hot-pressing.

Abstract:Herein, oriented boron nitride (BN)/alumina (Al2O3)/polydimethylsiloxane (PDMS) composites were obtained by filler orientation due to the shear-inducing effect via 3-D printing. The oriented BN platelets acted as a rapid highway for heat transfer in the matrix and resulted in a significant increase in the thermal conductivity along the orientation direction. Extra addition of spherical Al2O3 enhanced the fillers networks and resulted in the dramatic growth of slurry viscosity. This, together with filler orientation induced the synergism and provided large increases in the thermal conductivity. A high orientation degree of 90.65% and in-plane thermal conductivity of 3.64 W/(m∙K) were realized in the composites with oriented 35 wt% BN and 30 wt% Al2O3 hybrid fillers. We attributed the influence of filler orientation and hybrid fillers on the thermal conductivity to the decrease of thermal interface resistance of composites and proposed possible theoretical models for the thermal conductivity enhancement mechanisms.

Abstract:The demand for thermally conductive but electrically insulating materials has increased greatly in advanced electronic packaging. To this end, polymer-based composites filled with boron nitride (BN) nanosheets have been intensively studied as thermal interface material (TIM). However, it remains a great challenge to achieve isotropically ultrahigh thermal conductivity in BN/polymer composites due to the inherent thermal property anisotropy of BN nanosheets and/or the insufficient construction of the 3D thermal conductive network. Herein, we present a high-performance BN/polymer composite with a biaxially oriented thermal conductive network by a dendritic ice template. The composite exhibits both ultrahigh in-plane (∼39.0 W m-1 K-1) and through-plane thermal conductivity (∼11.5 W m-1 K-1) at 80 vol % BN loading, largely exceeding those of reported BN/polymer composites. In addition, our composite as a TIM shows higher cooling efficiency than that of commercial TIM with up to 15 °C reduction of the chip temperature and retains good thermal stability even after 1000 heating/cooling cycles. Our strategy represents an effective approach for developing advanced thermal interface materials, which are greatly demanded for advanced electronics and emerging areas like wearable electronics.

Abstract:<p>Polyimide composites with high thermal conductivity and low coefficient of thermal expansion (CTE) at a low filler loading for maintaining their processability and flexibility are critical for high-power microelectronic devices. We proposed a mechanochemical approach that was induced by ball-milling to prepare high-thermal-conductivity polyimide/boron nitride (BN) films with low CTE. In the mechanochemical process, BN platelets were dispersed uniformly in poly(amic acid) solution along with partial BN exfoliation and covalent linkage with polymer chains under mechanical force, followed by in-plane orientation in polyimide matrix during film formation and thermal imidization, resulting in the formation of heat-transfer networks in the composite. Therefore, a superhigh in-plane thermal conductivity of 14.7 W/(m·K) could be achieved at only 20 wt% BN and the CTE decreased simultaneously from 33.5 ppm/K of pure polyimide to ∼20 ppm/K. This method is simple and efficient, and enables simultaneous BN platelets peeling and surface covalent modification in one step, which allows for excellent matrix dispersion and the fabrication of high-thermal-conductivity composites.</p>

Abstract:The heat accumulation has become a serious problem due to electronic devices towards high power and intelligence. Highly thermal conductive and electrical insulating polymeric composites are potential to solving the overheating problem of electronic devices. Herein, boron nitride nanosheets (BNNSs) were successfully exfoliated by shear forces generated high pressure. Then, BNNSs and sphere BN (S-BN) were added into the polydimethylsiloxane (PDMS) matrix to prepare composites. The thermal conductivity of the BNNSs/PDMS composites achieved 1.16 W m-1 K-1 at 35 wt% fillers, which is almost 5 times that of pure PDMS and higher than that of S-BN/PDMS composites. The efficient thermal paths were constructed by BNNSs in PDMS matrix leading to enhancing the thermal transport in polymer matrix. Meanwhile, the volume resistances and breakdown strength of BNNSs/PDMS composites reach 7.5 × 1013 Ω cm and 39.8 V/μm, which are attributed to the superior electrical insulating properties of BNNSs. The result shows that the excellent thermal conductivity and electrical insulation properties of BNNSs/PDMS make it a promising application in the field of thermal management.

Abstract:Thermally conductive polymeric materials have attracted great interest from academia and industry for several decades. Herein, we report a facile method to fabricate BNNS/PP composites with excellent properties, especially the in-plane thermal conductivity. SEM and XRD results show the orderly dispersion and high orientation of BNNS along the in-plane direction. Attractively, the in-plane thermal conductivity of BNNS/PP composites after 20 times of folding and hot pressing is dramatically improved to 4.08 W/mk at a BNNS content of only 19.1 vol%, which is 20 times higher than that of pure PP and 480% higher than that of single hot pressing composite at the same filler content. In addition, The Hashin-Shtrikman (HS) model and finite element simulations are introduced to interpret the improvement of in-plane thermal conductivity of BNNS/PP composites after repeated hot pressing. Meanwhile, the influence of parallel orientation and layered distribution of BNNS on the mechanical and dielectric properties of BNNS/PP composites has been investigated. This facile method presents a novel approach to design and fabricate polymer composites with excellent in-plane thermal conductivity.

Abstract:With the advent of the 5G era, integrated and miniaturized intelligent equipment put forward more demands and higher requirements for thermal management materials. In this study, the eccentric rotor solid extruder was applied to fabricate BN/UHMWPE oriented composites with high thermal conductivity by establishing the oriented segregated 3D thermal conductive network at 125 °C, below the melting temperature of the UHMWPE matrix. The as-prepared composite exhibited high orientation (orientation factor 0.826), high thermal conductivity (6.25 W⋅m -1 K -1 ), outstanding electrical insulation and thermal stability, as well as excellent cost-effectiveness at 29.2 vol% BN loading, making it attractive for electronic packaging applications. In addition, we proposed a honeycomb thermal conductive model which can precisely calculate the theoretical thermal conductivity of oriented segregated composites. This research provided a prospective and reliable strategy to prepare polymer-based thermal interface materials (TIMs) with high thermal conductivity by constructing oriented 3D thermal conductive networks via powder solid-state extrusion.

Abstract:Hexagonal boron nitride (h-BN), as a high thermal conductive filler, has been widely used to construct thermal transport network in polymers. However, anisotropic thermal property of BN and its conventional thermal conductive network usually lead to high thermal conductivity in one direction that limits the overall heat dissipation effect. Herein, we report a novel radially aligned three-dimensional boron nitride nanosheets/epoxy composite for thermal interface materials via radial freeze-casting method. The as-prepared composite with radially aligned boron nitride nanosheets lamellae exhibits bidirectional high thermal conductivity, with 4.02 W m(-1) K-1 in the through-plane direction and 3.87 W m(-1) K-1 in the in-plane direction even at low BNNS loading (e.g., 15 vol%), respectively. Besides, excellent electronic insulation property and shape stability can also meet the requirements of isotropic TIM in thermal management.

Abstract:The demand for insulating polymeric composites with high thermal conductivity has increased remarkably for electronic packaging. Since polymers usually suffer from low thermal conductivity, boron nitrides (BN) are emerging as advanced fillers in polymeric composites. BN nanomaterials strikingly reinforce thermal conductivity of polymers and simultaneously improve insulation, thermal expansion, and dielectricity. We herein introduce diverse BN nanomaterials and summarize the progress about thermal conductive composites with various BN fillers from 0D BN particles via 1D nanotubes to 2D nanosheets. 3D fillers, multi-scale and multi-dimensional mixed BN fillers developed recently are also presented. The functionalization and the controlled orientation of fillers are reviewed, and current challenges towards higher thermal conductivity of BN/polymer composites are additionally discussed.

Abstract:While boron nitride (BN) is widely recognized as the most promising thermally conductive filler for rapidly developing high-power electronic devices due to its excellent thermal conductivity and dielectric properties, a great challenge is the poor vertical thermal conductivity when embedded in composites owing to the poor interfacial interaction causing severe phonon scattering. Here, we report a novel surface modification strategy called the "self-modified nanointerface" using BN nanocrystals (BNNCs) to efficiently link the interface between BN and the polymer matrix. Combining with ice-press assembly method, an only 25 wt% BN- embedded composite film can not only possess an in-plane thermal conductivity of 20.3 W m(-1) K-1 but also, more importantly, achieve a through-plane thermal conductivity as high as 21.3 W m(-1) K-1, which is more than twice the reported maximum due to the ideal phonon spectrum matching between BNNCs and BN fillers, the strong interaction between the self-modified fillers and polymer matrix, as well as ladder-structured BN skeleton. The excellent thermal conductivity has been verified by theoretical calculations and the heat dissipation of a CPU. This study provides an innovative design principle to tailor composite interfaces and opens up a new path to develop high-performance composites.
Hot-pressing induced orientation of boron nitride in polycarbonate composites with enhanced thermal conductivity

Abstract:Thermally conductive polymer composites are commonly used in thermal management field because of their wide range of utilization, ease of processing and low cost. However, conventional polymer composites usually suffer from an undesired enhancement of thermal conductivity. Herein, we report on boron nitride (BN) plates/polycarbonate composites in which BN plates are aligned via hot-pressing. Since the orderly arrangement of BN plates can provide pathways for phonon transport, the obtained composites possess a maximum thermal conductivity of 3.09 W m−1 K−1 along the aligned direction as the BN loading reaching 18.5 vol%. The thermal infrared characterization also indicates that BN/polycarbonate composites perform higher heating or cooling rate due to the good heat conduction capacity. This strategy can potentially pave the way for the design and preparation of highly thermally conductive and mechanically strong materials for thermal-management applications.

Abstract:Excellent thermal management property and high-temperature dimensional stability are very important for the materials applied in the electronic devices. In this study, high temperature resistant PA12T was applied as the matrix, and PA12T/BN composites with oriented structure were fabricated by the injection molding method. Morphology, thermal conductivity, thermal expansion property and mechanical properties of the composite were systematically investigated. Results demonstrate that when the content of BN is 40 wt%, the in-plane thermal conductivity and thermal expansion coefficient of the composites are 6.5 W/(m·K) and 36 ppm/°C, respectively, which are 4 times higher and 80% lower than those along the through-plane direction. Meanwhile, the thermal expansion behavior and mechanism of the composite with oriented filler structure are well revealed by finite element analysis, and the simulated results will provide important guidance for the design and application of the composite. Furthermore, by using the PA12T/BN composite with oriented structure as the substrate of printed circuit board, temperature gradient as well as thermal stress inside the device can be well controlled. Therefore, the PA12T/BN composite has great potential in the application as the substrate or packaging materials of electronic devices.

Abstract:Two-dimensional nanomaterials is an intensive research area, but the anisotropy of two-dimensional nanomaterials limits its performance release and application. As a typical two-dimensional nanomaterials, boron nitride nanosheets (BNNSs) exhibit distinct properties in many fields. In order to realize full utilization of its advantageous performance, researchers carried out a large number of investigation methods. In this work, an efficiently orienting strategy of BNNS was reported in which aluminum borate welds the BNNSs, which displays weak interaction between adjacent nanosheets. Taking it as thermally conductive filler, the thermal transportation performance of poly(dimethylsiloxane)-based composites was investigated. Owing to the interaction of BNNSs, the composites exhibit significant thermal conductivity enhancement. The sample's surface temperature in the heating and cooling process was also captured by an IR thermal camera to further reveal the sample's heat-transfer property. Abstract:Highly thermally conductive yet electrically insulating polymer/boron nitride nanosheets (BNNS) composites are crucially significant to tackle the “overheating” concern of microelectronics. However, the superiority of BNNS has not been fully exploited due to the large thermal resistance in polymer-fillers and fillers-fillers interfaces. Rational construction of BNNS-based nanohybrids is considered as a feasible and promising strategy, but often suffers from complicated preparation process and high cost. Herein, we reported a facile electrostatic self-assembly approach to successfully construct the BNNS-based nanohybrids, and fabricated a series of highly thermally conductive cellulose nanofibers (CNFs)-based composites. It was found that the positively charged thermally conductive nanoparticles (e.g., nanodiamond and modified Al2O3) can be stably adsorbed on the surface of BNNS, serving as a “bridge” to effectively strengthen the thermal conduction pathway in both CNF/BNNS and BNNS/BNNS interfaces. Moreover, benefiting from their highly oriented “brick–mortar” layered structure and strong interfacial interaction between CNFs matrix and BNNS-based nanohybrids, the resultant flexible CNFs-based composites exhibit superior thermal conductivity. This work offers a general approach for constructing BNNS-based nanohybrids, which shows great promise in developing advanced thermally conductive composites for practical applications in thermal management field.Graphical abstractBNNS-based nanohybrids were constructed by electrostatic self-assembly for fabricating highly thermally conductive composites.
