Abstract:We detected broadband coherent terahertz (THz) emission from multiferroic BiFeO3 after illuminating a high-quality bulk single ferroelectric domain crystal with a ~100 fs optical pulse. The dependence of the emitted THz waveform on the energy and polarization of the optical pulse is consistent with the optical rectification mechanism of THz emission. The THz emission provides a sensitive probe of the electric polarization state of BiFeO3, enabling applications in ferroelectric memories and ferroelectric domain imaging. We also report room-temperature THz optical constants of BiFeO3.

Abstract:Ultrafast polarization switching is being considered for the next generation of ferroelectric-based devices. Recently, the dynamics of the field-induced transitions associated with this switching have been difficult to explore, due to technological limitations. The advent of terahertz (THz) technology has now allowed for the study of these dynamic processes on the picosecond (ps) scale. In this paper, intense THz pulses were used as a high-frequency electric field to investigate ultrafast switching in the relaxor ferroelectric, Bi0.5Na0.5TiO3. Transient atomic-scale responses, which were evident as changes in reflectivity, were captured by THz probing. The high-energy THz pulses induce an increase in reflectivity, associated with an ultrafast field-induced phase transition from a weakly polar phase (Cc) to a strongly polar phase (R3c) within 20 ps at 200 K This phase transition was confirmed using X-ray powder diffraction and by electrical measurements, which showed a decrease in the frequency dispersion of relative permittivity at low frequencies.

Abstract:Out-of-plane ferroelectricity with a high transition temperature in nanometer-scale films is required to miniaturize electronic devices. Direct visualization of stable ferroelectric polarization and its switching behavior in atomically thick films is critical for achieving this goal. Here, ferroelectric order at room temperature in the two-dimensional limit is demonstrated in tetragonal BiFeO 3 ultrathin films. Using aberration-corrected scanning transmission electron microscopy, we directly observed robust out-of-plane spontaneous polarization in one-unit-cell-thick BiFeO 3 films. High-resolution piezoresponse force microscopy measurements show that the polarization is stable and switchable, whereas a tunneling electroresistance effect of up to 370% is achieved in BiFeO 3 films. Based on first-principles calculations and Kelvin probe force microscopy measurements, we explain the mechanism of polarization stabilization by the ionic displacements in oxide electrode and the surface charges. Our results indicate that critical thickness for ferroelectricity in the BiFeO 3 film is virtually absent, making it a promising candidate for high-density nonvolatile memories.

Abstract:The ability to switch ferroics (magnets, ferroelectrics, multiferroics) between two stable bit states is the main principle of modern data storage technology. Due to many new ideas, originating from fundamental research during the last 50 years, this technology has developed in a breath-taking fashion. Ever increasing demands for faster and more energy efficient data storage strongly motivate fundamental studies of dynamics in ferroics triggered by ultrashort stimuli. It has been recently realized that nearly single cycle intense THz pulses and the phenomenon of the second harmonic generation are appealing tools for excitation and detection of poorly understood ultrafast dynamics of electric polarization in ferroelectrics at the picosecond timescale. Here we investigate picosecond dynamics of second harmonic from near-infrared pulse in ferroelectric heterostructure Ba0.8Sr0.2TiO3/MgO triggered by the electric field of a nearly single cycle intense THz pulse. The dynamics of the nonlinear optical signal is characterized by a step and oscillations at the frequency of about 1.67 THz. Although the observations can be mistakenly interpreted as oscillations of the electric polarization at the frequency of the soft mode and switching of the order parameter to another metastable state, here we show that the THz modulation of second harmonic generation in Ba0.8Sr0.2TiO3/MgO has a purely optical origin. The observation can be explained assuming that the THz pulse is a relativistically propagating inhomogeneity which induces center of symmetry breaking and linear birefringence. Our work reveals the role of propagation effects in interpretation of time-resolved non-linear optical experiments and thus it has important implications for experimental studies of ultrafast dynamics in ferroics.

Extremely Fast Optical and Nonvolatile Control of Mixed-Phase Multiferroic BiFeO3 via Instantaneous Strain Perturbation

Abstract:Multiferroics-materials that exhibit coupled ferroic orders-are considered to be one of the most promising candidate material systems for next-generation spintronics, memory, low-power nanoelectronics and so on. To advance potential applications, approaches that lead to persistent and extremely fast functional property changes are in demand. Herein, it is revealed that the phase transition and the correlated ferroic orders in multiferroic BiFeO3 (BFO) can be modulated via illumination of single short/ultrashort light pulses. Heat transport simulations and ultrafast optical pump-probe spectroscopy reveal that the transient strain induced by light pulses plays a key role in determining the persistent final states. Having identified the diffusionless phase transformation features via scanning transmission electron microscopy, sequential laser pulse illumination is further demonstrated to perform large-area phase and domain manipulation in a deterministic way. The work contributes to all-optical and rapid nonvolatile control of multiferroicity, offering different routes while designing novel optoelectronics.
Strong terahertz radiation via rapid polarization reduction in photoinduced ionic-to-neutral transition of tetrathiafulvalene-p-chloranil

Abstract:Terahertz lights are usually generated through the optical rectification process within a femtosecond laser pulse in non-centrosymmetric materials. Here, we report a new generation mechanism of terahertz lights based upon a photoinduced phase transition (PIPT), in which an electronic structure is rapidly changed by a photoirradiation. When a ferroelectric organic molecular compound, tetrathiafulvalene-p-chloranil, is excited by a femtosecond laser pulse, the ionic-to-neutral transition is driven and simultaneously a strong terahertz radiation is produced. By analyzing the terahertz electric-field waveforms and their dependence on the polarization direction of the incident laser pulse, we demonstrate that the terahertz radiation originates from the ultrafast decrease of the spontaneous polarization in the photoinduced ionic-to-neutral transition. The efficiency of the observed terahertz radiation via the PIPT mechanism is found to be much higher than that via the optical rectification in the same material and in a typical terahertz emitter, ZnTe.

Abstract:We investigate theoretically the generation of narrow-band, multifrequency terahertz (THz) radiation via optical rectification of femtosecond laser pulses in poled ferroelectric materials. We propose a method based on simulated annealing (SA) algorithm to inversely determine the needed ferroelectric domain structure for generating the expected THz radiation. We demonstrate that multifrequency THz radiation with arbitrarily preset frequencies and relative intensities can be generated from appropriate domain structures determined by this SA-based method. The designed domain structure has a good performance stability with respect to the random fluctuation of the domain thicknesses.

Abstract:Abstract Displacive martensitic phase transition is potentially promising in semiconductor-based data storage applications with fast switching speed. In addition to traditional phase transition materials, the recently discovered two-dimensional ferroic materials are receiving a lot of attention owing to their fast ferroic switching dynamics, which could tremendously boost data storage density and enhance read/write speed. In this study, we propose that a terahertz laser with an intermediate intensity and selected frequency can trigger ferroic order switching in two-dimensional multiferroics, which is a damage-free noncontacting approach. Through first-principles calculations, we theoretically and computationally investigate optically induced electronic, phononic, and mechanical responses of two experimentally fabricated multiferroic (with both ferroelastic and ferroelectric) materials, β -GeSe and α -SnTe monolayer. We show that the relative stability of different orientation variants can be effectively manipulated via the polarization direction of the terahertz laser, which is selectively and strongly coupled with the transverse optical phonon modes. The transition from one orientation variant to another can be barrierless, indicating ultrafast transition kinetics and the conventional nucleation-growth phase transition process can be avoidable.

Abstract:Using terahertz emission spectroscopy, we investigate the elementary spin dynamics in ferromagnetic Fe single layer on a sub-picosecond timescale. We demonstrate that THz radiation changes its polarity with reversal of the magnetization applied by the external magnetic field. In addition, it is found that the sign of THz polarity excited from different sides, is defined by the thickness of Fe layer and Fe/dielectric interface. Based on the thickness and symmetry dependences of THz emission, we experimentally distinguish between the two major contributions: ultrafast demagnetization (UDM) and anomalous Hall effect (AHE). Our expermental results not only enrich the understanding of THz electromagnetic generation induced by femtosecond laser pulse, but also provide a practical way to access the laser-induced ultrafast spin dynamics in magnetic structures.

Abstract:The emergence of collective order in matter is among the most fundamental and intriguing phenomena in physics. In recent years, the dynamical control and creation of novel ordered states of matter not accessible in thermodynamic equilibrium is receiving much attention 1,2,3,4,5,6 . The theoretical concept of dynamical multiferroicity has been introduced to describe the emergence of magnetization due to time-dependent electric polarization in non-ferromagnetic materials 7,8 . In simple terms, the coherent rotating motion of the ions in a crystal induces a magnetic moment along the axis of rotation. Here we provide experimental evidence of room-temperature magnetization in the archetypal paraelectric perovskite SrTiO 3 due to this mechanism. We resonantly drive the infrared-active soft phonon mode with an intense circularly polarized terahertz electric field and detect the time-resolved magneto-optical Kerr effect. A simple model, which includes two coupled nonlinear oscillators whose forces and couplings are derived with ab initio calculations using self-consistent phonon theory at a finite temperature 9 , reproduces qualitatively our experimental observations. A quantitatively correct magnitude was obtained for the effect by also considering the phonon analogue of the reciprocal of the Einstein–de Haas effect, which is also called the Barnett effect, in which the total angular momentum from the phonon order is transferred to the electronic one. Our findings show a new path for the control of magnetism, for example, for ultrafast magnetic switches, by coherently controlling the lattice vibrations with light.

Abstract:Direct conversion from terahertz photon to charge current is a key phenomenon for terahertz photonics. Quantum geometrical description of optical processes in crystalline solids predicts existence of field-unbiased dc photocurrent arising from terahertz-light generation of magnetic excitations in multiferroics, potentially leading to fast and energy-efficient terahertz devices. Here, we demonstrate the dc charge current generation from terahertz magnetic excitations in multiferroic perovskite manganites with spin-driven ferroelectricity, while keeping an insulating state with no free carrier. It is also revealed that electromagnon, which ranges sub-terahertz to 2 THz, as well as antiferromagnetic resonance shows the giant conversion efficiency. Polar asymmetry induced by the cycloidal spin order gives rise to this terahertz-photon-induced dc photocurrent, and no external magnetic and electric bias field are required for this conversion process. The observed phenomena are beyond the conventional photovoltaics in semi-classical regime and demonstrate the essential role of quantum geometrical aspect in low-energy optical processes. Our finding establishes a paradigm of terahertz photovoltaic phenomena, paving a way for terahertz photonic devices and energy harvesting.

Abstract:Electric-field-induced phase transitions in Bi0.5Na0.5TiO3-based relaxor ferroelectrics are essential to the control of their electrical properties and consequently in revolutionizing their dielectric and piezoelectric applications. However, fundamental understanding of these transitions is a long-standing challenge due to their complex crystal structures. Given the structural inhomogeneity at the nanoscale or sub-nanoscale in these materials, dielectric response characterization based on terahertz (THz) electromagnetic-probe beam fields is intrinsically coordinated to lattice dynamics during DC-biased poling cycles. The complex permittivity reveals the field-induced phase transitions to be irreversible. This profoundly counters the claim of reversibility, the conventional support for which is based upon the peak that is manifest in each of four quadrants of the current-field curves. The mechanism of this irreversibility is solely attributed to polar clusters in the transformed lattices. These represent an extrinsic factor, which is quiescent in the THz spectral domain.

Abstract:Ferroelectric resistive switching has recently attracted considerable attention as a promising candidate for next-generation non-volatile memory. In this work, we report an electro and photon double-driven bipolar resistive switching behavior in Pt /Bi0.9Eu0.1FeO3 (BEFO) /Nb-doped SrTiO3 (NSTO) heterostructures prepared via pulsed laser deposition. In addition to the polarization-based control of the resistive memory, a switchable photovoltaic effect is observed that can be used to detect the polarization direction non-destructively. Significantly, the electric field-modulated interfacial barrier can be further affected by photon-generated carriers. This phenomenon is attributed to the barrier modulation in the Pt /BEFO and BEFO /NSTO interfaces by electric field and photon excitation. These results indicate the feasibility of non-volatile and non-destructive readout from ferroelectric memory.
Terahertz and Infrared Studies of Antiferroelectric Phase Transition in Multiferroic Bi_0.85Nd_0.15FeO_3

Abstract:High-frequency dielectric studies of Bi_0.85Nd_0.15FeO_3 ceramics performed betweeen 100 and 900 K reveal hardening of most polar phonons on cooling below antiferroelectric phase transition, which occurs near 600 K. Moreover, a strong THz dielectric relaxation is seen in paraelectric phase. Its relaxation frequency softens on cooling towards Tc ~ 600 K, its dielectric strength simultaneously decreases and finaly the relaxation disappears from the spectra below 450 K. Both phonon and dielectric relaxation behavior is responsible for a decrease in the dielectric permittivity at the antiferroelectric phase transition. Origin of unusual strong THz dielectric relaxation in paraelectric phase is discussed. Bi_0.85Nd_0.15FeO_3 structrure lies on the phase boundary between polar rhombohedral and non-polar orthorhombic phase and owing to this the polarization rotation and polarization extension can enhance the piezoelectric response of this system. Similarities and discrepancies with lead-based piezoelectric perovskites, exhibiting morphotrophic phase boundary between two ferroelectric phases, are discussed.

Narrowband terahertz radiation by an impulsive stimulated Raman scattering in an above-room-temperature organic ferroelectric benzimidazole

Abstract:We observe a terahertz radiation from a hydrogen-bonded organic molecular ferroelectric 5,6-dichloro-2-methylbenzimidazole excited by a femtosecond laser pulse at room temperature. The emitted terahertz wave consists of three oscillatory components, the frequencies of which agree with those of Raman- and infrared-active phonon modes. This suggests that the terahertz radiation is attributed to polarization modulations by infrared-active phonons excited via the impulsive stimulated Raman scattering processes. By taking into account the Raman polarizability tensor and dipole-moment for each phonon, we succeeded in reproducing not only the spectrum of the terahertz radiation, but also its time characteristic. The analysis method is discussed in detail. Our result provides a new way for the light-induced terahertz radiation in organic ferroelectrics.

Abstract:Domain switching is crucial for achieving desired functions in ferroic materials that are used in various applications. Fast control of domains at subnanosecond timescales remains a challenge despite its potential for high‐speed operation in random‐access memories, photonic, and nanoelectronic devices. In this work, ultrafast laser excitation is shown to transiently melt and reconfigure ferroelectric stripe domains in multiferroic bismuth ferrite on a timescale faster than 100 ps. This dynamic behavior is visualized by picosecond‐ and nanometer‐resolved X‐ray diffraction measurements as well as time‐resolved X‐ray diffuse scattering. The disordering of stripe domains is attributed to the screening of depolarization fields by photogenerated carriers resulting in the formation of charged domain walls, as supported by phase field simulations. Furthermore, the recovery of disordered domains exhibits subdiffusive growth on nanosecond timescales, with a nonequilibrium domain velocity reaching up to 10 m/s. These findings present a new approach to image and manipulate ferroelectric domains on subnanosecond timescales, which can be further extended into other photoferroic systems to modulate their electronic, optical, and magnetic properties beyond GHz frequencies. This approach could pave the way for high‐speed ferroelectric data storage, computing and photonic applications in a range of photoferroics, and, more broadly, defines new approaches for visualizing the non‐equilibrium dynamics of heterogeneous and disordered materials. Manipulating ferroelectric topological polar structures with twisted light

Abstract:The dynamic control of novel states of matter beyond thermodynamic equilibrium is a fundamental pursuit in condensed matter physics. Intense terahertz fields have enabled metal-insulator transitions, superconductivity, quantum paraelectric ferroelectricity, and room-temperature magnetization via circularly polarized terahertz electric fields. These effects hinge on the excitation of infrared-active soft phonon modes by terahertz fields. Expanding this concept, recent theory suggests that ferroelectric polarization may be manipulated through terahertz twisted light, transferring orbital angular momentum to create ferroelectric skyrmions. Our study experimentally demonstrates that such control is possible in quasi-2D ferroelectric CsBiNb2O7 using twisted UV light with orbital angular momentum (OAM). By resonantly exciting both the ferroelectric mode and the octahedral tilting mode, twisted UV light dynamically modulates the ferroelectric polarization. We employ in-situ X-ray Bragg coherent diffractive imaging, twisted optical Raman spectroscopy, and density functional theory to three-dimensionally resolve ionic displacement fields and polarization texture changes. Our observations reveal deterministic, reversible twisted light-induced strain and ionic displacements within the unit cell, causing substantial microscopic polarization changes. This interaction between twisted photons, phonon modes, and induced ionic displacements breaks symmetry and stabilizes a non-equilibrium ferroelectric phase with topological solitons. These findings offer a new path to control ferroelectricity and magnetism, opening avenues for novel optoelectronic devices such as ultrafast non-volatile memory switches by using light to coherently control ferroic states.
