Abstract:Methylammonium lead iodide perovskite (MAPbI(3))has made a re-entry into the literature nowadays for its extraordinary characteristics, such as high absorption of light, long carrier diffusion length, high carrier mobility, low trap-state density, low surface recombination velocity and ease of attainment. Here, we report a self-powered photodetector based on a CH3NH3PbI3 single crystal by employing asymmetric Au-Al electrodes. The key issue of this photodetector was the metal-semiconductor contacts, owing to the Schottky junction between them. By setting the channel length between the Au-Al electrodes to 30 mu m for sufficient electron-hole pair separation and transportation, the device showed good performance under 1 sun illumination. The short-circuit photocurrent density and open-circuit voltage were 6.86 mA cm(-2) and 0.7 V, respectively. The photocurrent was almost 2 orders of magnitude larger than that based on a perovskite polycrystalline film with a similar device structure. More importantly, the device could detect the lowest noticeable incident power density down to 1 x 10(-8) W cm(-2). Under this weak light intensity, the responsivity was as high as 0.24 A W-1 without any bias. The photoresponse also had a broadband ranging from 375 nm to 808 nm accompanied by a fast response speed.

Ultrasensitive Photodetectors Based on Island-Structured CH3NH3PbI3 Thin Films.

Abstract:CH3NH3PbI3 perovskite-based optoelectronics have attracted intense research interests recently because of their easy fabrication process and high power conversion efficiency. Herein, we report a novel photodetector based on unique CH3NH3PbI3 perovskite films with island-structured morphology. The light-induced electronic properties of the photodetectors were investigated and compared to those devices based on conventional compact CH3NH3PbI3 films. The island-structured CH3NH3PbI3 photodetectors exhibited a rapid response speed (<50 ms), good stability at a temperature of up to 100 °C, a large photocurrent to dark current ratio (Ilight/Idark > 1 × 10(4) under an incident light of ∼6.59 mW/cm(2), and Ilight/Idark > 1 × 10(2) under low incident light ∼0.018 mW/cm(2)), and excellent reproducibility. Especially, the performance of the island-structured devices markedly exceed that of the conventional compact CH3NH3PbI3 thin-film devices. These excellent performances render the island-structured device to be potentially applicable for a wide range of optoelectronics.
Solution‐Processed, Self‐Powered Broadband CH 3 NH 3 PbI 3 Photodetectors Driven by Asymmetric Electrodes

Abstract:In general, the fabrication of high‐performance, self‐powered broadband photodetectors based on traditional semiconducting thin films is tedious and costly. Here, in this paper a high‐performance, solution‐processed, and self‐powered CH 3 NH 3 PbI 3 (MAPbI 3 ) nanocrystal based photodetector ITO/MAPbI 3 /Ag is presented, and it shows broadband photoresponse from the visible to the near‐infrared wavelength region. The pronounced enhanced performance of the photodetector is due to taking the advantage of the built‐in electric field induced by the work function difference of two electrodes. The optimized photodetector shows a responsivity of 4.9 and 1.42 A W −1 with a specific detectivity of 7.6 × 10 13 and 1.77 × 10 13 Jones under 19 µW cm −2 white light illumination and 26 µW cm −2 808 nm illumination at zero bias, respectively. Therefore, such a concept of simple device geometry and feasible technique will open up a new and promising avenue for the fabrication of self‐powered photodetectors and the development of imaging devices.

Abstract:The self-powered photodetector (PD) with low energy-consumption is one of the main research direction of the next-generation photoelectric devices. In this paper, a PD driven by ferroelectric polarization based on the CH3NH3PbI3 single crystal (100) plane is realized for the first time. The differential scanning calorimetry (DSC) curves of the single crystal and the photocurrent of the device at different temperatures indicate that the crystal possesses a high Curie temperature of 330 K. The working mechanism of self-powered device is demonstrated by characterizing the ferroelectricity and the surface charge distribution on the CH3NH3PbI3 single crystal (100) plane. The distortion of the [PbI6] octahedron in the unit cell causes crystal polarization, which provides a driving force for the directional movement of photogenerated carriers within the crystal. The influence of channel direction and channel size on device performance is further studied. The device with a simple structure of Au/CH3NH3PbI3/Au achieves an excellent detection performance. The maximum responsivity is 0.16 A/W, the maximum on–off switching ratio is 1.41 × 104, and the photocurrent of the self-powered device has not been attenuated after continuous operation for 2 h. This provides a design strategy for exploring new self-powered 3D hybrid perovskite PD with broad photoelectricity applications.

Abstract:Photodetectors with ultrathin thickness and high efficiency are increasingly needed in the developing of wearable devices. However, the very limited active layer thickness has seriously restricted the photoelectric conversion efficiency. Here, the optical nanostructure fabricated with the assistance of self-assembly polystyrene mask layer has been integrated to increase the light absorption capacity by simultaneously utilizing the local surface plasma resonance, gap plasma, and the microcavity resonance effect. With the incorporation of triangular silver (T-Ag) nanostructure, the photogenerated current and response speed have significantly enhanced 481.25% and 26.30%, respectively. This strategy provides a viable way to design high-efficiency ultra-thin photodetectors.

Abstract:In general, self-powered photodetectors are tedious and costly. Here, high-performance self-powered visible photodetectors based on MAPbI3 films were fabricated by using asymmetric Au electrodes. For this construction of photodetector, the illumination passing through the translucent MAPbI3 film can reduce the Schottky barrier between the lower electrode and perovskite, and the Au particles doping into the MAPbI3 at the contact areas between the upper electrode and films can also change the Schottky barrier, which leads to the formation of built-in potential. Without an applied bias, the photodetectors exhibit an ultralow dark current of $sim 3$ pA. At the power intensity of 2.92 mW/cm2 under 635 nm illumination, a decent responsivity of 10 mAW−1, a high specific detectivity of $3.3 times 10^{11}$ cmHz1/2W−1, and an external quantum efficiency of 2.1% are obtained. The on/off ratio reaches 104 and the response speed is less than 50 ms. Our results pave a new design concept to form a self-powered perovskite-based photodetector.

Abstract:All-inorganic lead halide perovskite quantum dots (QDs) show great potential in the development of photodetectors (PDs) due to their excellent photoelectric properties. However, the photoresponse performance of the pure perovskite QDs-based PDs is usually limited by the poor charge transport efficiency of the perovskite QDs films. Here, high-performance self-powered PDs based on perovskite QDs and organic semiconductor PQT-12 (poly(3,3‴-didodecyl quarterthiophene)) are reported. Even in a self-powered mode, the devices can still show stable photoresponse to light signals and achieve excellent photodetection performance, including a detectivity up to 5.8 × 1012 Jones, and Ilight/Idark ratio up to 105. More importantly, the devices exhibit obvious photoresponse to weak light with intensity as low as 3 nW cm−2. To the best of our knowledge, the weak light detection ability of the device is better than most reported PDs based on perovskite QDs. In addition, the devices can be fabricated into flexible PDs with almost unchanged photocurrent under different bending angles. The overall performances of our devices are excellent among the reported self-powered PDs. This method utilized here provides new guides for developing high-performance self-powered PDs based on perovskite QDs for weak light detection.

Abstract:The hybrid approach by combining organic-inorganic halide perovskite with semiconductor materials is considered as an effective route in improving photosensitivity and broader spectral response of the photodetector. Here, a photodetector based on hybrid organolead halide perovskite microwire arrays (CH3NH3PbI3 MAs)/single Cadmium Selenide nanobelt (CdSe NB) has been successfully fabricated and characterized for the first time by one-step methods combining thermal evaporation. The hybrid structure can promote the effective separation of the generated electron-hole pairs in photoluminescence and thus exhibits an amazing optoelectric performance. The photo-to-dark current ratio is as high as 2.152 x 10(3), the responsivity, external quantum efficiency and photodetectivity are 69.11A/W, 11000% and 8.6 x 10(12) Jones, respectively. Besides, the rise and decay time of the device are 0.81 ms and 0.77 ms, respectively. The excellent optoelectronic properties compared to those of other CH3NH3PbI3/semiconductor hybrids indicate CH3NH3PbI3 MAs/single CdSe NB hybrids are promising building blocks for optoelectronic applications.

Abstract:Self-powered photodetectors (SPDs) are regarded as a new type of photodetectors without external energy sources, exhibiting great potential in the next generation of image sensing, biological detection, and robotics. Here, single crystal CH(NH2)(2)PbBr3 (FAPbBr(3)) perovskite with a low trap density of 1.64 x 10(9) cm(-3) is directly integrated onto single crystal germanium (Ge). The band structure of the heterojunction belongs to type-II alignment type, which is beneficial to the achievement of high responsivity. Therefore, the fabricated Au/FAPbBr3/Ge/Au detector exhibits a high responsivity of 0.33 A W-1, detectivity up to 3.83 x 10(11) Jones and relatively fast decay time of 4.94 ms without external bias under 520 nm laser illumination. In addition, a prototype of an imaging system is set up utilizing the photodetector as a sensing pixel, from which the imaging function is verified. This work demonstrates a facile strategy for designing high-performance SPDs.

Abstract:Perovskite single crystals exhibit extraordinary optoelectronic performances due to their advantages such as low trap-state densities, long carrier diffusion, and large absorption coefficient, and thus, photodetectors based on perovskite single crystals have attracted much research interest. Unlike the reported one-component single-crystal perovskite photodetectors, here, we have developed a facile two-step approach to fabricate a core-shell heterojunction based on the CH3NH3PbBr3 single crystal. A photodetector made of the as-prepared perovskite heterojunction renders the feature of self-power attributed to a built-in electric field in the junction and exhibits a wavelength-dependent responsivity with a peak responsivity up to 11.5 mA W−1 under 450 nm irradiation at zero bias, which is one order of magnitude higher than the CH3NH3PbBr3 single crystal and shows a maximum external quantum efficiency of 3.17%, also higher than the reported 0.2% of the CH3NH3PbBr3 single crystal. Our work may lead to more efficient self-powered heterojunction systems based on perovskite single crystals.

Abstract:Combining both 1D geometry and the features of hybrid perovskite materials, perovskite micro/nanowires have recently attracted particular attention for a variety of optoelectronic device applications. Herein, by taking advantage of the strong built‐in potential induced by asymmetric contact with varied work functions, highly sensitive visible photodetectors based on a CH3NH3PbI3 microwire array that display pronounced photovoltaic activities are reported. These photodetectors afford the capability to work without an external power supply. A representative detector with Au/Ag electrodes achieves a reasonable responsivity of 161.1 mA W−1 with a fast response speed of 13.8/16.1 µs under 520 nm illumination at zero bias. In addition, such a device is also characterized by an ultralow dark current of tens of femtoamps, enabling a high specific detectivity of 1.3 × 1012 Jones. Furthermore, a flexible photodetector is successfully prepared, which shows comparable photoresponse performance and outstanding flexibility and bending durability. Given the good device performance and simple device geometry, the present self‐driven photodetectors hold great promise for future highly sensitive and low‐energy‐consumption photodetection systems.
Self-Powered Photodetectors on the Lateral CsPbBr3/CsPbI3 Perovskite Heterostructure Nanoplates

Abstract:Self-powered photodetectors have attracted extensive attention in the past few years. Herein, we synthesized lateral CsPbBr3/CsPbI3 perovskite heterosrtucture nanoplates using an anti-solvent solution method and fabricated the self-powered photodetectors by transferring the Au-Au electrodes onto the surface of a single CsPbBr3/CsPbI3 nanoplate. Under zero bias, this photodetector showed a reversible switching behavior under turn on/off illumination light with responsivity up to 0.887 mA/W and external quantum efficiency of 0.247%, benefiting from the intrinsic built-in electrical potential in the heterosrtuctures. These results enable significant advancement toward all-inorganic halide perovskites for low-power consumption optoelectronics nanodevices.

Abstract:The realization of self-powered and wide-band detection functions through a single photodetector is an important development direction for the next generation of photodetectors. Here, the CuI/MoS 2 heterojunction photodetectors constructed by combining dry and wet transfer techniques has achieved self-powered and wide-band detection. Under 405 nm illumination, CuI/MoS 2 heterojunction PDs achieved an open circuit voltage of 90mV and a short-circuit current of 4.869 nA, and in self-powered operation mode, the responsivity can reach 386 mA/W. In addition, within the testing wavelength range of 405 nm to 1010 nm, the responsivity of CuI/MoS 2 heterojunction photodetectors is significantly better than that of a single MoS 2 photodetectors, with a 3.35-fold boost in responsivity at the highest value. These results indicate that CuI/MoS 2 heterojunction photodetectors have better wide-band response in the visible and near-infrared spectral ranges. Moreover, we have developed a signal recognition system to demonstrate the wide-band imaging capability of photodetectors. This work reveals the strong potential of CuI/MoS 2 heterojunction photodetectors in the fields of self-powered and wide-band optoelectronic detection.

Abstract:Two-dimensional (2D) materials have been demonstrated to be ideal candidates to design high performance photodetector owing to their novel optoelectronic features. However, large number of such simple photodetectors are photoconductive, which need external voltage to work effectively. In this paper, we proposed a kind of self-powered photodetector composed of semi-metallic graphene, semiconducting MoSe2 and Au to generate two asymmetric contacts because these three materials owns different work functions. On one hand, the open-circuit voltage between MoSe2 and Au enables the device to achieve self-powered photodetection with the high responsivity of 89.5 mA/W and specific detectivity of 2.24 x 10(10) jones. On the other hand, because of the ohmic contact between MoSe2 and graphene, electrons can be transferred rapidly from MoSe2 to graphene, leading to a short response time of only 9.6 ms. In addition, this photodetector possesses broader spectrum detection from 450 nm to 900 nm compared with the one made by MoS2 as it owns much narrower bandgap. Our work offers a new approach for optoelectronic device design with low power consumption but high responsivity.

Abstract:A hybrid nanocomposite of PbSe colloidal quantum dots blended with CsPbBr1.5I1.5 nanocrystals is integrated for photodetectors ITO/ZnO/PbSe:CsPbBr1.5I1.5/P3HT/Au. As a result, a photoresponsivity of 6.16 A W−1 with a specific detectivity of 5.96 × 1013 Jones and an ON/OFF current ratio of 105 is obtained in self‐powered mode. Also, the device performance is simulated with Technology Computer‐Aided Design software, and the physical mechanisms are discussed in detail. Self‐powered broadband photodetectors exhibit excellent self‐powered and wide‐band photoresponse from visible to infrared region and attract enormous attention due to their promising applications in imaging, sensing, and optical communication. PbSe colloidal quantum dots (CQDs) and halide perovskites nanocrystals (NCs) are commonly used for photodetectors due to their strong absorption capability, tunable bandgap, and high aspect ratio. However, due to suffering from low charge carrier mobility and high trap density, the performance of individual PbSe CQDs and perovskites‐based photodetectors is not satisfactory. Integration of PbSe CQDs with inorganic mixed‐halide perovskite nanomaterials can provide an opportunity to overcome these drawbacks. In this work, a hybrid nanocomposite of PbSe CQDs blended with all‐inorganic mixed halide perovskite NCs is integrated to fabricate bulk‐heterojunction‐based high‐performance photodetectors. The transportation of photogenerated carriers is enhanced by employing electrons‐ and holes‐extracting layers. As a result, the photoresponsivity of 6.16 A W−1 and a specific detectivity of 5.96 × 1013 Jones with an ON/OFF current ratio of 105 is obtained for bulk‐heterojunction photodetector ITO/ZnO/PbSe:CsPbBr1.5I1.5/P3HT/Au in the self‐powered mode. Meanwhile, the device performance of the fabricated photodetector is numerically simulated by using Technology Computer‐Aided Design software, and the physical mechanisms for photogenerated carriers' transportation are discussed in detail.

This unique design skillfully integrates the conventional vertically-structured ZnO/p-GaN UVPD, asymmetric Au/ZnO/Au UVPD, and asymmetric Ti/p-GaN/Ti UVPD into a single device, which effectively enhances the separation and collection efficiency of photogenerated carriers while reducing their composite depletion through the coupling of the built-in electric fields of the Schottky junctions (ZnO/Au, p-GaN/Ti) and the heterojunction (ZnO/p-GaN), creating a synergistic enhancement in performance. At 0 bias, while achieving a fast response speed (0.98/0.63 ms), the ZnO/Au/Ti/p-GaN UVPD also shows improvements in light-to-dark ratios by 7.78, 15.79, and 20.0 times, and in responsivity peaks by 2.7, 4.12, and 152.84 times, compared to the ZnO/p-GaN UVPD, the MSM ZnO UVPD, and the MSM GaN UVPD, respectively. Our proposed sandwich structure of asymmetric interdigitated electrodes offers significant performance enhancement and a simple preparation process, and it can also be applied to other semiconductor heterojunctions, demonstrating wide practical application potential. This work provides a valuable strategy for the development of high-performance and low-cost self-powered UV photodetectors.

Abstract:High-performance photodetectors are desirable for various applications, including multi-wavelength image sensing, communication, and safety monitoring. In this study, we report the construction of a dual-surface plasmon-enhanced silicon Schottky photodetector using Au nanoparticles (NPs)/graphene/Au NPs hybrid structure as the electrode. It was found that the asassembled device exhibited broad sensitivity, ranging from ultraviolet to near-infrared light (360-1330 nm) at room temperature, with a high response speed of 360 ns and a 3 dB bandwidth of 780 kHz at zero bias. Further theoretical simulation based on the finite-element method revealed that good device performance is associated with the contribution of the Au NPs/graphene/Au NPs electrode: intense dual-plasmonic resonance coupling is induced in a hybrid structure of two layers of metallic NPs separated by a uniform monolayer graphene. It not only can enhance light trapping and the localized electric field at the resonant and off-resonant wavelength regions, but is also beneficial for the tunneling of hot electrons. This work demonstrated the great potential of dual-plasmonic resonance coupling in optoelectronic devices and will lead to the development of advanced plasmonic devices.
Plasmon‐Induced Pyro‐Phototronic Effect Enhancement in Self‐Powered UV–Vis Detection with a ZnO/CuO p–n Junction Device

Abstract:It is important to detect light of low power density sensitively and fast for the application of optical communication, environmental monitoring, astronomy, and national securities. However, ZnO‐based photodetectors exhibit long decay time owing to the persistent photoconductivity (PPC) and are hard to detect light with low power density efficiently. Here, a practical strategy is utilized to improve the performance of ZnO‐based photodetectors by coupling the pyroelectric effect of ZnO with localized surface plasmon resonance (LSPR) of Au nanoparticles subtly. Hence, a self‐powered photodetector is demonstrated, which is integrated with ZnO/CuO core–shell nanorods and Au nanoparticles to detect UV to vis light. This self‐powered photodetector achieves fast and sensitive detection of UV when power density is 68 nW cm−2. The performance is significantly improved than the photodetectors without Au nanoparticles. The optimal responsivity and detectivity under the same power density of UV at 325 nm are 1.4 × 10−4 A W−1 and 3.3 × 1011 Jones. Response/recovery time is remarkably shortened to ≈10 ms. The results indicate that the material configurations and design concept make the device applicable for self‐powered, high‐performance photodetectors, and provide further promoted understanding of LSPR enhanced performance of photodetectors. The performance of a self‐powered photodetector based on CuO–ZnO p–n junction is improved significantly by coupling with the pyroelectric effect inspired by localized surface plasmon resonance (LSPR) and photovoltaic effect. Transient thermal power generated by LSPR of Au nanoparticles can raise transient temperature variation once the light turns on, which enhances the detection performance of photodetector for the weak light.
