Abstract:Two-dimensional (2D) multiferroic materials have great potential applications in multifunctional nanoelectronics devices. Here, we construct a series of stable and isolated monolayers as 2D manganese nitrohalides MnNX (X = F, Cl, Br, and I) and systematically investigate the structural, electronic and magnetic properties using first-principles and Monte Carlo simulations. We find that ground states simultaneously show in-plane ferroelasticity and room-temperature ferromagnetic properties. We also reveal that the in-plane magnetic anisotropy can be tunable by the uniaxial ferroelastic strain. Our results will provide significant implications for future experiments and the design of new functional materials at the nanoscale.

Abstract:The discovery of various two-dimensional (2D) nanomaterials with different phases is fundamentally and technologically intriguing, leading to diverse physical and chemical properties for expanded applications. Herein, we performed systematic first-principles calculations to explore a series of single-layer MXenes (M2 X: M=Sc, Ti, V, Cr, Mn, Zr, Nb, Mo, Hf, Ta; X=C, N). The new H-phase MXenes are firstly predicted, which are compared with the usually synthesized MXenes named as T-phase MXenes on their structure and electronic properties. Semiconducting-metallic transitions could be realized by T-/H- phase transition for Sc2 CO2 , Sc2 CO2 H2 , and Ti2 CO2 . Besides, the differences between MXenes and MoS2 on energy storage are discussed. Our work will provide valuable directions for the discovery of new MXene phases and give a systematic understanding of 2D MXenes.
Charge disproportionation-induced multiferroics and electric field control of magnetism in a 2D MXene - Mo<sub>2</sub>NCl<sub>2</sub>

Abstract:Two-dimensional (2D) magnetoelectric multiferroic materials with the coexistence of magnetization and ferroelectric polarization hold potential for application for the development of next-generation nano-memory devices. Our findings also provide a promising platform to control the magnetic properties and electric behavior in 2D multiferroics using an external electric field.

Predicting Intrinsic Antiferromagnetic and Ferroelastic MnF4 monolayer with Controllable Magnetization

Abstract:Two-dimensional (2D) multiferroic materials with controllable magnetism have promising prospects in miniaturized quantum device applications, such as high-density data storage and spintronic devices. Here, using first-principles calculations, we propose a coexistence of antiferromagnetism and ferroelasticity in multiferroic $MnF_{4}$ monolayer. The $MnF_{4}$ monolayer is found to be an intrinsic wide-gap semiconductor with large spin polarization ~3 $\mu_{B}$/Mn, in which the antiferromagnetic order originates from the cooperation and competition of the direct exchange and super exchange. $MnF_{4}$ monolayer is also characterized by strongly uniaxial magnetic anisotropic behavior, that can be manipulated by the reversible ferroelastic strain and carrier doping. Remarkably, the carrier doping not only leads to an antiferromagnetic to ferromagnetic phase transformation, bult also could switch the easy magnetization axis between the in-plane and out-of-plane directions. In addition, the N\'eel temperature was evaluated to be about 140 K from the Monte Carlo simulations based on the Heisenberg model. The combination of antiferromagnetic and ferroelastic properties in $MnF_{4}$ monolayer provides a promising platform for studying the magnetoelastic effects, and brings about new concepts for next-generation nonvolatile memory and multi-stage storage.

Abstract:Abstract Two-dimensional (2D) multiferroics have attracted increasing interests in basic science and technological fields in recent years. However, most reported 2D magnetic ferroelectrics are based on the d -electron magnetism, which makes them rather rare due to the empirical d 0 rule and limits their applications for low magnetic phase transition temperature. In this work, we demonstrate that the ferroelectricity can coexist with the p -electron-induced ferromagnetism without the limitation of d 0 rule and metallicity in a family of stable 2D MXene-analogous oxynitrides, X 2 NO 2 ( X = In, Tl). Remarkably, the itinerant character of p electrons can lead to the strong ferromagnetic metallic states. Furthermore, a possible magnetoelectric effect is manifested in a Tl 2 NO 2 /WTe 2 heterostructure through the interface engineering. Our findings provide an alternative possible route toward 2D multiferroics and enrich the concept of ferroelectric metals.

Abstract:The realization of multiferroics in nanostructures, combined with a large electric dipole and ferromagnetic ordering, could lead to new applications, such as high-density multistate data storage. Although multiferroics have been broadly studied for decades, ferromagnetic ferroelectricity is rarely explored, especially in two-dimensional (2D) systems. Here we report the discovery of 2D ferromagnetic ferroelectricity in layered transition-metal halide systems. On the basis of first-principles calculations, we reveal that a charged CrBr3 monolayer exhibits in-plane multiferroicity, which is ensured by the combination of orbital and charge ordering as realized by the asymmetric Jahn-Teller distortions of octahedral Cr-Br-6 units. As an example, we further show that (CrBr3)(2) Li is a ferromagnetic ferroelectric multiferroic. The explored phenomena and mechanism of multiferroics in this 2D system not only are useful for fundamental research in multiferroics but also enable a wide range of applications in nanodevices.

Abstract:Two-dimensional (2D) layered materials have atomically thin thickness and outstanding physical properties, attracting intensive research in past year. As one of these materials, a 2D magnet is an ideal platform for fundamental physics research and magnetic device development. Recently, a non-MoS2-type geometry is found to be more favorable in 2D transition-metal dinitrides. In this work, driven by this new configuration, we perform a comprehensive first-principles study on the bilayer hexagonal structure of 2D manganese dinitrides. Our results show that 2D MnN2 is a ferromagnetic half-metal at its groundstate with 100% spin-polarization ratio at Fermi energy level. The phonon spectrum calculation and ab initio molecular dynamic simulation show that 2D MnN2 crystalhas a high thermodynamic stability and its 2D lattice can be retained at the room-temperature. Monte Carlo simulations based on the Heisenberg model predicta Curie temperature over 563 K and its electronic properties can be regulated by biaxial strain. The half-metallic states are mainly contributed by Mn d orbitals, and the magnetic exchange of the system mainly comes from Mn-N-Mn super-exchange. The p-d orbitals hybridization will provide a small antiparallel magnetic moment of N atoms, and the p-orbital dangling bond can be eliminated by oxidation to enhance the total magnetic moment of the system. The study of magnetic anisotropy energy indicates that the easy magnetization axis is in-plane and hybridization between Mn and orbitals gives the largest magnetic anisotropy contribution. In view of these results, we consider that the novel 2D MnN2 is one of the most promising two-dimensional materials for nano-spintronic applications.

Abstract:Two-dimensional (2D) ferromagnetic and ferroelectric materials attract unprecedented attention due to the spontaneous-symmetry-breaking induced novel properties and multifarious potential applications. Here we systematically investigate a large family (148) of 2D MGeX3 (M = metal elements, X = O/S/Se/Te) by means of the high-throughput first-principles calculations, and focus on their possible ferroic properties including ferromagnetism, ferroelectricity, and ferroelasticity. We discover eight stable 2D ferromagnets including five semiconductors and three half-metals, 21 2D antiferromagnets, and 11 stable 2D ferroelectric semiconductors including two multiferroic materials. Particularly, MnGeSe3 and MnGeTe3 are predicted to be room-temperature 2D ferromagnetic half metals with Tc of 490 and 308 K, respectively. It is probably for the first time that ferroelectricity is uncovered in 2D MGeX3 family, which derives from the spontaneous symmetry breaking induced by unexpected displacements of Ge-Ge atomic pairs, and we also reveal that the electric polarizations are in proportion to the ratio of electronegativity of X and M atoms, and IVB group metal elements are highly favored for 2D ferroelectricity. Magnetic tunnel junction and water-splitting photocatalyst based on 2D ferroic MGeX3 are proposed as examples of wide potential applications. The atlas of ferroicity in 2D MGeX3 materials will spur great interest in experimental studies and would lead to diverse applications.

Abstract:Using the spin-polarized first-principles calculations, we revealed that two-dimensional transition metal nitride MXenes Cr2NX2 (X = O, F, OH) are excellent two-dimensional half-metallic ferromagnetic materials. Their structures and ferromagnetic ground states are stable well above room temperature. In addition, their large half-metal bandgaps are enough to prevent spin reversal and ensure high spin filtering efficiency and large spin mean free paths. The half-metallic property of these functionalized Cr2NX2 systems is robust and can be maintained under tensile strains up to 10%. These predictions suggest that the functionalized Cr2NX2 is of great significance for the development of highly efficient spintronic devices for room temperature applications.

Abstract:The discovery of novel two-dimensional (2D) multiferroic materials is attractive due to their potential for the realization of information storage and logic devices. Although many approaches have been explored to simultaneously introduce ferromagnetic (FM) and ferroelectric (FE) orders into a 2D material, the resulting systems are often plagued by weak magnetoelectric (ME) coupling or limited room-temperature stability. Here, we present a superlattice strategy to construct non-centrosymmetric AM 2 X 4 multiferroic monolayers, i.e., intercalating transition metal ions (A) into the tetragonal-like vacancies of transition metal dichalcogenide bilayers (MX 2 ). Starting from 960 intercalated AM 2 X 4 compounds, our high-throughput calculations have identified 21 multiferroics with robust magnetic order, large FE polarization, low transition barrier, high FE/FM transition temperature, and strong ME coupling. According to the origin of magnetism, we have classified them into twelve type- a , seven type- b , and two type- c multiferroics, which exhibit different ME coupling behavior. During the switching of polarization, the reversal of skyrmions chirality, the transition of the magnetic ground state from FM to antiferromagnetic, and the changes in spin-polarized electron distribution were observed in type- a , type- b , and type- c 2D multiferroic materials, respectively. These results substantially expand the family of 2D ferroic materials and pave an avenue for designing and implementing nonvolatile logic and memory devices.

Double transition metal MXenes with wide band gaps and novel magnetic properties

Abstract:Novel wide band gaps and magnetism in ordered titanium-vanadium, titanium-chromium, and titanium-manganese carbide and nitride based MXenes are predicted using density functional theory. Based on the recent synthesis of Ti centred double transition metal MXenes, we study MXenes with a central Ti layer and different surface early 3d metals, and various terminations, TiM2X2T (M = V, Cr, Mn; X = C, N; T = H, F, O, OH). While previously studied MXenes are strongly metallic, we predict surface metal and termination dependent metal-insulator transitions in the Cr-N and Mn-N series. A uniquely wide band gap over 1 eV is predicted for TiMn2N2F2 using the HSE06 density functional while the unterminated TiMn2N2 remains metallic. The entire TiCr2C2T series is predicted to be semiconducting. Distinct from the more common Ti-C MXenes, not all combinations of metals and terminations are predicted to be stable. Within the examined sets of materials, anti-ferromagnetic orders are generally most favorable. The new MXenes further extend the range of properties accessible in this family of two-dimensional nanomaterials.

Abstract:Two-dimensional (2D) ferromagnets with large magnetic anisotropy are promising in modern spintronics, but low Curie temperature and small magnetic anisotropy energy (MAE) hinder their applications seriously. Herein, by employing density functional theory (DFT) calculations, we predict a new kind of 2D ferromagnetic materials - GdB2N2, which possesses large magnetic moment (∼7.87 μB/f. u.), very high Curie temperature (∼335 K) and large perpendicular magnetic anisotropy (∼10.38 meV/f. u.). Biaxial strain ranging from −0.5% to 5% and different concentrations of charge-carrier doping (≤0.5 e/h per f. u.) are further applied to reveal the influence on the Curie temperature and MAE. The magnetic ordering of GdB2N2 is found dominated by a Ruderman-Kittel-Kasuya-Yosida (RKKY) mechanism. The prediction of such a novel 2D ferromagnet presented here, not only enriches the family of 2D ferromagnetic materials, but also makes it possible to combine traditional 2D materials and rare-earth metals for achieving more intriguing magnetic properties, which could eventually carve out a new path for the next-generation spintronic devices and sensors.

Abstract:Finding two-dimensional (2D) materials with both 100% spin polarization and zero net magnetic moment is essential for next-generation spintronics. Half-metallic antiferromagnets (HMAFs) are ideal materials to satisfy these exigent needs, but such a system has never been found among 2D inorganic materials. In this paper, we theoretically demonstrate that intrinsic 2D HMAFs can be realized by alloying Nb with Mn in 2D septuple-atomic-layer NbSi2N4. By continuously incorporating Mn, stronger Mn-N hybridization relative to Nb-N induces metal to half-metal to semiconductor transition. The competitive coupling between Nb-d itinerant electron spin and Nb-Mn d-d direct interaction drives the ferromagnetic to antiferromagnetic phase transition. For the first time in 2D inorganic materials, the exact cancellation of the local magnetic moments and band gap opening in one spin channel is obtained simultaneously at the Nb/Mn ratio of 3:1, as demonstrated by our first-principles calculations. The present results would not only inspire materials design of more 2D HMAFs in the future but also impel the advancement of next-generation antiferromagnetic spintronic devices.

Abstract:We predict a new family of two-dimensional (2D) rare earth monochalcogenide materials MX (M = Sc, Y; X = S, Se, Te). Based on first-principles calculations, we confirm their stability and systematically investigate their mechanical properties. We find that these materials are metallic and interestingly, they possess nodal lines in the low-energy band structure surrounding the whole Brillouin zone, protected by nonsymmorphic crystal symmetries in the absence of spin–orbit coupling (SOC). SOC opens small energy gaps at the nodal line, except for two high-symmetry points, at which fourfold degenerate 2D spin–orbit Dirac points are obtained. We show that these topological band features are robust under uniaxial and biaxial strains, but can be lifted by the shear strain. We also investigate the optical conductivities of these materials and show that the transformation of the band structure under strain can be inferred from the optical absorption spectrum. Our work reveals a new family of 2D topological metal materials with interesting mechanical and electronic properties, which will facilitate the study of nonsymmorphic symmetry enabled nodal features in 2D.

Coexistence of Dirac Fermions and Magnons in a Layered Two-Dimensional Semiquinoid Metal-Organic Framework

Abstract:We predict the magnetic and electronic properties of a novel metal-organic framework. By combining density functional theory and density matrix renormalization group approaches, we find the diatomic Kagome crystal structure of the metal-semiquinoid framework (H$_2$NMe$_2$)$_2$M$_2$(Cl$_2$dhbq)$_3$ (M = Ti, V, Cr, Mn, Fe, Co, Ni, Cu, and Zn) to host a rich variety of antiferromagnetic (AFM) and ferromagnetic (FM) Dirac semimetallic, spin-polarized Dirac fermions, and flat band magnetic insulators and metallic phases. Concomitantly, the spin excitation spectrum of the various magnetic systems display multiple Dirac-like and nodal-ring crossings. This suggests that the metal-semiquinoid system is an ideal platform for examining the intertwining of Dirac fermions and magnons.

Abstract:Two-dimensional (2D) multiferroics have attracted extensive attention in recent years due to their potential applications in nano-electrical devices such as nonvolatile memory and magnetic sensors. However, 2D multiferroic materials with intrinsic ferromagnetism and ferroelasticity are very rare and most of them have low Curie temperatures. Herein, by performing the first-principles calculations, we systematically investigated the electronic structure and the magnetic properties of the MnOX (X = Cl, Br) monolayers. We demonstrated that the MnOX monolayers were intrinsic half-metallic multiferroics with the coexistence of ferromagnetism and ferroelasticity. The Curie temperatures evaluated from Monte Carlo simulations based on the Heisenberg model were about 220 K for MnOCl and 210 K for MnOBr, which could be further enhanced to 235 K and 230 K by 3% tensile strain. Moreover, their ground states exhibited significant big magnetic anisotropy energies of about 0.59 meV along the z-axis for MnOCl and 0.62 meV along the y-axis for MnOBr per unit cell. The in-plane magnetic easy axis of the MnOBr monolayer can be modulated by the ferroelastic switching due to the robust magnetoelastic coupling. These findings highlight that the MnOX monolayers (with 100% spin polarizability and high Curie temperature) are good candidates for next-generation multifunctional nanodevices.
Two-dimensional electrons at mirror and twistronic twin boundaries in van der Waals ferroelectrics

Abstract:Semiconducting transition metal dichalcogenides (MX$_2$) occur in 2H and rhombohedral (3R) polytypes, respectively distinguished by anti-parallel and parallel orientation of consecutive monolayer lattices. In its bulk form, 3R-MX$_2$ is ferroelectric, hosting an out-of-plane electric polarisation, the direction of which is dictated by stacking. Here, we predict that twin boundaries, separating adjacent polarization domains with reversed built-in electric fields, are able to host two-dimensional electrons and holes with an areal density reaching $\sim 10^{13} {\rm cm}^{-2}$. Our modelling suggests that n-doped twin boundaries have a more promising binding energy than p-doped ones, whereas hole accumulation is stable at external surfaces of a twinned film. We also propose that assembling pairs of mono-twin films with a `magic' twist angle $\theta^*$ that provides commensurability between the moiré pattern at the interface and the accumulated carrier density, should promote a regime of strongly correlated states of electrons, such as Wigner crystals, and we specify the values of $\theta^*$ for homo- and heterostructures of various TMDs.
