Abstract:Biological nervous systems evolved in nature have marvelous information processing capacities, which have great reference value for modern information technologies. To expand the function of electronic devices with applications in smart health monitoring and treatment, wearable energy-efficient computing, neuroprosthetics, etc., flexible artificial synapses for neuromorphic computing will play a crucial role. Here, carbon nanotube-based ferroelectric synaptic transistors are realized on ultrathin flexible substrates via a low-temperature approach not exceeding 90 degrees C to grow ferroelectric dielectrics in which the single-pulse, pairedpulse, and repetitive-pulse responses testify to well-mimicked plasticity in artificial synapses. The long-term potentiation and long-term depression processes in the device demonstrate a dynamic range as large as 2000x, and 360 distinguishable conductance states are achieved with a weight increase/decrease nonlinearity of no more than 1 by applying stepped identical pulses. The stability of the device is verified by the almost unchanged performance after the device is kept in ambient conditions without additional passivation for 240 days. An artificial neural network-based simulation is conducted to benchmark the hardware performance of the neuromorphic devices in which a pattern recognition accuracy of 95.24% is achieved.

Abstract:Organic electrochemical transistors (OECTs) have emerged as one type of promising building block for neuromorphic systems owing to their capability of mimicking the morphology and functions of biological neurons and synapses. Currently, numerous kinds of OECTs have been developed, while self-healing performance has been neglected in most reported OECTs. In this work, the OECTs using self-healing polymer electrolytes as dielectric layers are proposed. Several important synaptic behaviors are simulated in the OECTs by doping the channel layers with ions from the electrolytes. Benefitting from the dynamic hydrogen bonds in the self-healing polymer electrolytes, the OECTs can successfully maintain their electrical performance and the ability of emulating synaptic behaviors after self-healing compared with the initial state. More significantly, the sublinear spatial summation function is demonstrated in the OECTs and their potential in flexible electronics is also validated. These results suggest that our devices are expected to be a vital component in the development of future wearable and bioimplantable neuromorphic systems.

Abstract:Brain-inspired flexible neuromorphic devices are of great significance for next-generation high-efficiency wearable sensing and computing systems. In this paper, we propose a flexible organic electrochemical transistor using poly[(bithiophene)-alternate-(2,5-di(2-octyldodecyl)- 3,6-di(thienyl)-pyrrolyl pyrrolidone)] (DPPT-TT) as the organic semiconductor and poly(methyl methacrylate) (PMMA)/LiClO4 solid-state electrolyte as the gate dielectric layer. Under gate voltage modulation, an electric double layer (EDL) forms between the dielectric layer and the channel, allowing the device to operate at low voltages. Furthermore, by leveraging the double layer effect and electrochemical doping within the device, we successfully mimic various synaptic behaviors, including excitatory post-synaptic currents (EPSC), paired-pulse facilitation (PPF), high-pass filtering characteristics, transitions from short-term plasticity (STP) to long-term plasticity (LTP), and demonstrate its image recognition and storage capabilities in a 3 × 3 array. Importantly, the device's electrical performance remains stable even after bending, achieving ultra-low-power consumption of 2.08 fJ per synaptic event at -0.001 V. This research may contribute to the development of ultra-low-power neuromorphic computing, biomimetic robotics, and artificial intelligence.

Abstract:An evolvable organic electrochemical transistor (OECT), operating in the hybrid accumulation-depletion mode is reported, which exhibits short-term and long-term memory functionalities. The transistor channel, formed by an electropolymerized conducting polymer, can be formed, modulated, and obliterated in situ and under operation. Enduring changes in channel conductance, analogous to long-term potentiation and depression, are attained by electropolymerization and electrochemical overoxidation of the channel material, respectively. Transient changes in channel conductance, analogous to short-term potentiation and depression, are accomplished by inducing nonequilibrium doping states within the transistor channel. By manipulating the input signal, the strength of the transistor response to a given stimulus can be modulated within a range that spans several orders of magnitude, producing behavior that is directly comparable to short- and long-term neuroplasticity. The evolvable transistor is further incorporated into a simple circuit that mimics classical conditioning. It is forecasted that OECTs that can be physically and electronically modulated under operation will bring about a new paradigm of machine learning based on evolvable organic electronics.

Abstract:Inspired by biological systems that are highly connected and can process massive amounts of data, neuromorphic transistors may overcome the traditional von Neumann bottleneck. In this work, an organic synaptic transistor was fabricated with a covalent organic polymer MT-TP to mimic the behavior of biological synapses. The device exhibits hole trapping/detrapping ability and outstanding stability. The common biological synaptic behaviors were successfully simulated by the MT-TP synaptic transistor. Eventually, an artificial neural network was constructed and the total accuracy for identifying numbers could reach 86.2%. The results demonstrate that the MT-TP based organic synaptic transistor is a good candidate for future computing systems.

Abstract:Synaptic devices are expected to overcome von Neumann's bottleneck and served as one of the foundations for future neuromorphic computing. Lead halide perovskites are considered as promising photoactive materials but limited by the toxicity of lead. Herein, lead-free perovskite CsBi3I10 is utilized as a photoactive material to fabricate organic synaptic transistors with a floating-gate structure for the first time. The devices can maintain the Ilight/Idark ratio of 103 for 4 h and have excellent stability within the 30 days test even without encapsulation. Synaptic functions are successfully simulated. Notably, by combining the decent charge transport property of the organic semiconductor and the excellent photoelectronic property of CsBi3I10, synaptic performance can be realized even with an operating voltage as low as -0.01 V, which is rare among floating-gate synaptic transistors. Furthermore, artificial neural networks are constructed. We propose a new method that can simulate the synaptic weight value in multiple digit form to achieve complete gradient descent. The image recognition test exhibits thrilling recognition accuracy for both supervised (91%) and unsupervised (81%) classifications. These results demonstrate the great potential of floating-gate organic synaptic transistors in neuromorphic computing.

Abstract:An organic electrochemical transistor with the organic semiconductor poly(3,4-ethylenedioxythiophene):polystyrene sulfonate (PEDOT:PSS) film as the channel and the Nafion film as the solid electrolyte has been introduced. The channel current of this transistor can be modulated by proton intercalation driven by the gate voltage pulses. Moreover, the change ratio of the channel current strongly depends on the relative humidity (RH) of environment. With the RH of 26.1%, synaptic plasticity such as short-term potentiation (STP), paired-pulse facilitation (PPF), and the STP to long-term potentiation (LTP) transition have been emulated based on this device, where the channel conductance acts as the synaptic weight and the gate voltage pulses are regarded as the action potential. This kind of organic synaptic transistor is easy for fabrication and stable at temperatures up to 190 °C, which provides a potential candidate for flexible and biocompatible electronic devices.

Abstract:Organic electrochemical transistors (OECTs) are attracting great interest in the field of bioelectronics due to their low operating voltage, flexibility, and biocompatibility. Tunability of the static and transient characteristics renders OECTs with flexible electrical responses and versatile functionalities. However, existing tuning methods are known by changing the structure or composition of OECTs, which are empirical due to the lack of accurate structure-function relationships. Here, we report a post-fabrication and facile tuning method by using a dual-liquid-gate configuration. Based on this, critical parameters of OECT, e.g., threshold voltage (VTH), gate bias for the peak transconductance (VG(g*m)), electric hysteresis (Vhys), minimum of the subthreshold swing (SS*), and response time (τ), can be readily tuned over a range of 0.52 V, 0.48 V, 0.20 V, 0.38 V/decade and 7.2 ms, respectively. We have also developed corresponding mathematical analyses based on the dual-liquid-gating process. Detailed studies on the transient electrical properties demonstrate that auxiliary-gate biases influence the electrochemical doping/de-doping state of the semiconducting channel during the main-gate bias sweeping. Furthermore, typical neuromorphic behaviors of paired-pulse depression and decay time were successfully controlled by varying the auxiliary-gate bias. The proposed dual-liquid-gating is ready for precise engineering on OECT, which is beneficial as an effective tool for conducting an in-depth theoretical study on OECT, constructing multifunctional sensors, and developing more plasticizable neuromorphic devices.

Abstract:Organic materials with good biocompatibility and mechanical flexibility have great application potential in photonic neuromorphic computing. Here, the organic optoelectronic synapse for neuromorphic computing is fabricated on a flexible substrate. The excellent ferroelectricity of poly(vinylidene fluoride-trifluoroethylene) P(VDF-TrFE) endows the device with a memory window larger than 18 V and stable conductance modulation. The excellent photosensitive properties of 2,7-dioctyl[1] benzothieno[3,2-b][1]benzothiophene (C8-BTBT) enable the device to operate at an extremely low voltage of 0.25uV and achieve an ultralow energy consumption of 0.35fJ per event. In addition, under photoelectric dual modulation, the proposed synaptic devices can realize the simulation of biological synaptic behaviors, such as excitatory post-synaptic current (EPSC), long-term potentiation /depression (LTP/LTD). The neuromorphic computing function was verified using pattern recognition, with a recognition rate of up to 90.6% for handwritten digits. This research provides an effective way for the development of multifunctional artificial synaptic devices and artificial neural network systems.

Abstract:Bio-inspired transistor synapses use solid electrolytes to achieve low-power operation and rich synaptic behaviors via ion diffusion and trapping. While these neuromorphic devices hold great promise, they still suffer from challenges such as high leakage currents and power consumption, electrolysis risk, and irreversible conductance changes due to long-range ion migrations and permanent ion trapping. In addition, their response to light is generally limited because of "exciton-polaron quenching", which restricts their potential in in-sensor neuromorphic visions. To address these issues, we propose replacing solid electrolytes with polyzwitterions, where the cation and anion are covalently concatenated via a flexible alkyl chain, thus preventing long-range ion migrations while inducing good photoresponses to the transistors via interfacial charge trapping. Our detailed studies reveal that polyzwitterion-based transistors exhibit optoelectronic synaptic behavior with ultralow-power consumption (~250 aJ per spike) and enable high-performance in-sensor reservoir computing, achieving 95.56% accuracy in perceiving the trajectory of moving basketballs.

Abstract:Organic synaptic transistors are a promising technology for advanced electronic devices with simultaneous computing and memory functions and for the application of artificial neural networks. In this study, the neuromorphic electrical characteristics of organic synaptic electrolyte-gated transistors are correlated with the microstructural and interfacial properties of the active layers. This is accomplished by utilizing a semiconducting/insulating polyblend-based pseudobilayer with embedded source and drain electrodes, referred to as PB-ESD architecture. Three variations of poly(3-hexylthiophene) (P3HT)/poly(methyl methacrylate) (PMMA) PB-ESD-based organic synaptic transistors are fabricated, each exhibiting distinct microstructures and electrical characteristics, thus serving excellent samples for exploring the critical factors influencing neuro-electrical properties. Poor microstructures of P3HT within the active layer and a flat active layer/ion-gel interface correspond to typical neuromorphic behaviors such as potentiated excitatory postsynaptic current (EPSC), paired-pulse facilitation (PPF), and short-term potentiation (STP). Conversely, superior microstructures of P3HT and a rough active layer/ion-gel interface correspond to significantly higher channel conductance and enhanced EPSC and PPF characteristics as well as long-term potentiation behavior. Such devices were further applied to the simulation of neural networks, which produced a good recognition accuracy. However, excessive PMMA penetration into the P3HT conducting channel leads to features of a depressed EPSC and paired-pulse depression, which are uncommon in organic synaptic transistors. The inclusion of a second gate electrode enables the as-prepared organic synaptic transistors to function as two-input synaptic logic gates, performing various logical operations and effectively mimicking neural modulation functions. Microstructure and interface engineering is an effective method to modulate the neuromorphic behavior of organic synaptic transistors and advance the development of bionic artificial neural networks.

Abstract:With the advent of wearable microelectronic devices in the interdisciplinary bio-electronics research field, synaptic devices with capability of neuromorphic computing are attracting more and more attention as the building blocks for the next generation computing structure. Conventional flash-like synaptic transistors are built on rigid solid-state substrates, and the inorganic materials and the high-temperature processing steps have severely limited their applications in various flexible electronic devices and systems. Here, flexible organic flash-like synaptic devices have been fabricated on a flexible substrate with the organic C8-BTBT as the conducting channel. The device exhibits a memory window greater than 20 V and excellent synaptic functions including short/long-term synaptic plasticity and spike-timing-dependent plasticity. In addition, even under the bending condition (7 mm bending radius), the transistor can still stably achieve a variety of synaptic functions. This work shows that low-temperature processing technology with the integration of organic materials can pave a promising pathway for the realization of flexible synaptic systems and the future development of wearable electronic devices.

Abstract:Traditional computing structures are blocked by the von Neumann bottleneck, and neuromorphic computing devices inspired by the human brain which integrate storage and computation have received more and more attention. Here, a flexible organic device with 2,7-dioctyl[1] benzothieno [3,2-b][1] benzothiophene (C8-BTBT) and 2,9-didecyldinaphtho [2,3-b:2′,3′-f] thieno [3,2-b] thiophene (C10-DNTT) heterostructural channel having excellent synaptic behaviors was fabricated on muscovite (MICA) substrate, which has a memory window greater than 20 V. Abstract:A dual ion gel structure, combining a conventional ion gel with a chitosan‐based ion gel, is introduced to enhance ionic transport and electrical performance in organic electrochemical transistors. Additionally, thermal cross‐linking of poly(3‐hexylthiophene‐2,5‐diyl) using di‐tert‐butyl‐peroxide improves stability and synaptic properties. These synergistic strategies significantly increase ion penetration, electrical performance, and device durability, demonstrating their potential for high‐performance neuromorphic applications. Organic electrochemical transistors (OECTs) represent a promising approach for flexible, wearable, biomedical electronics, and sensors integrated with diverse substrates. Their ability to operate at low voltages and interact effectively with biological systems makes them particularly suitable for neuromorphic applications. For neuromorphic devices, OECTs must enhance electrical performance, biocompatibility, and signal storage/erasure capabilities. While UV cross‐linking methods with various side effects on organic semiconductors are predominant in improving mobility and current retention time, thermal cross‐linking based on the solution process has not been extensively explored. Additionally, despite significant research on the modification of electrolyte property, the ionic charge compensation mechanisms between multiple electrolytes are still unclear. This study employs a cross‐linking strategy involving the chemical reaction of poly(3‐hexylthiophene‐2,5‐diyl) (P3HT) with di‐tert‐butyl‐peroxide (DTBP) to create a cross‐linked P3HT active layer. Furthermore, a dual ion gel structure combining a conventional ion gel with a chitosan‐based ion gel is investigated for increased ionic transport to enhance OECT performance. Using the above two methods, the enhanced electrical performance showing the mobility of 25 F cm−1 V−1 s−1 and synaptic properties showing long‐term plasticity of cross‐linked OECTs with a dual ion gel structure are demonstrated, suggesting their potential application as high‐performance neuromorphic devices.

Abstract:Our body is a multiple perception learning system. Bionic application of perception cognitive functions based on neuromorphic electronics would endow artificial intelligence new intension. In particular, electrolyte-gated transistors have been suggested for neuromorphic platform applications. Due to the fundamental limitations for ionic liquid and ionic gel-based electrolyte, it would be interesting to obtain solid-state electrolytes through a vacuum free system. Thus, in the present work, a simple aqueous solution-processed mesoporous silica coating-gated oxide photo-perception neuromorphic transistors have been proposed. The neuromorphic transistors exhibit good electrical performances. A resistor-loaded inverter is built, exhibiting typical inverter operation at low working voltage. ‘Selective potentiation and depression’ behaviors have been mimicked on the neuromorphic transistor. In addition, the proposed neuromorphic transistor shows optical and electrical synergic response behaviors. Neurological behavior of conditioned taste aversion learning has been mimicked. Thus, the single photo-perception neuromorphic transistor could integrate the functions of perception and neuromorphic algorithm. The proposed photo-perception neuromorphic transistors could have potentials in artificial perception learning systems.Graphical abstract

Abstract:Organic semiconductors are usually not thought to show outstanding performance in highly-integrated, sub 100 nm transistors. Consequently, single-crystalline materials such as SWCNTs, MoS2 or inorganic semiconductors are the material of choice at these nanoscopic dimensions. Here, we show that using a novel vertical field-effect transistor design with a channel length of only 40 nm and a footprint of 2 x 80 x 80 nm$^2$, high electrical performance with organic polymers can be realized when using electrolyte gating. Our organic transistors combine high on-state current densities of above 3 MA/cm$^2$, on/off current modulation ratios of up to 108 and large transconductances of up to 5000 S/m. Given the high on-state currents at yet large on/off ratios, our novel structures also show promise for use in artificial neural networks, where they could operate as memristive devices with sub 100 fJ energy usage.

Abstract:Memristors are considered to be one of the most promising device concepts for neuromorphic computing, in particular thanks to their highly tunable resistive states. To realize neuromorphic computing architectures, the assembly of large memristive crossbar arrays is necessary, but is often accompanied by severe heat dispassion. Organic materials can be tailored with on‐demand electronic properties in the context of neuromorphic applications. However, such materials are more susceptible to heat, and detrimental effects such as thermally induced degradation directly lead to failure of device operation. Here, an organic memristive synapse formed of monochloro copper phthalocyanine, which remains operational and capable of memristive switching at temperatures as high as 300 °C in ambient air without any encapsulation, is demonstrated. The change in the electrical conductance is found to be a result of ion movement, closely resembling what takes place in biological neurons. Furthermore, the high viability of this approach is showcased by demonstrating flexible memristors with stable switching behaviors after repeated mechanical bending as well as organic synapses capable of emulating a trainable and reconfigurable memristor array for image information processing. The results set a precedent for thermally resilient organic synapses to impact organic neuromorphic devices in progressing their practicality.
