Abstract:A type II Dirac semimetal PtTe 2 thin film on YAG substrate was studied at room temperature by optial pump THz probe spectroscopy. After photoexcitation, an abrupt photoinduced positive THz photoconductivity (Δσ) occurs, which was developed into negative one within time scale of a few ps, and the negative Δσ reaches the maximum at delay time of 10 ps. The subsequent relaxation of the negative Δσ takes place within time scale of ~700 ps. The unusual photoexcitated relaxation reflects the dynamics of holes in Dirac cone and electrons beyond the linear cone in PtTe 2 thin film after photoexcitation.

Abstract:As a newly emergent type-II Dirac semimetal, platinum telluride (PtTe_{2}) stands out from other two dimensional noble-transition-metal dichalcogenides for the unique band structure and novel physical properties, and has been studied extensively. However, the ultrafast response of low energy quasiparticle excitation in terahertz frequency remains nearly unexplored yet. Herein, we employ optical pump-terahertz probe (OPTP) spectroscopy to systematically study the photocarrier dynamics of PtTe_{2} thin films with varying pump fluence, temperature, and film thickness. Upon photoexcitation the terahertz photoconductivity (PC) of PtTe_{2} films shows abrupt increase initially, while the terahertz PC changes into negative value in a subpicosecond timescale, followed by a prolonged recovery process that lasted a few nanoseconds. The magnitude of both positive and negative terahertz PC response shows strongly pump fluence dependence. We assign the unusual negative terahertz PC to the formation of small polaron due to the strong electron-phonon (e-ph) coupling, which is further substantiated by temperature and film thickness dependent measurements. Moreover, our investigations give a subpicosecond timescale of simultaneous carrier cooling and polaron formation. The present study provides deep insights into the underlying dynamics evolution mechanisms of photocarrier in type-II Dirac semimetal upon photoexcitation, which is of crucial importance for designing PtTe_{2}-based optoelectronic devices.

Contrasting Electron and Hole Transfer Dynamics from CH(NH2)2PbI3 Perovskite Quantum Dots to Charge Transport Layers

Abstract:In this work, the ultrafast transient absorption spectroscopy (TAs) was utilized to first investigate the charge transfer from the emerging FAPbI3 (FA = CH(NH2)2) perovskite quantum dots (PQDs) to charge transport layers. Specifically, we compared the TAs in pure FAPbI3 PQDs, PQDs grown with both electron and hole transfer layers (ETL and HTL), and PQDs with only ETL or HTL. The TA signals induced by photoexcited electrons decay much faster in PQDs samples with the ETL (~20 ps) compared to the pure FAPbI3 PQDs (>1 ns). These results reveal that electrons can effectively transport between coupled PQDs and transfer to the ETL (TiO2) at a time scale of 20 ps, much faster than the bimolecular charge recombination inside the PQDs (>1 ns), and the electron transfer efficiency is estimated to be close to 100%. In contrast, the temporal evolution of the TA signals in the PQDs with and without HTL exhibit negligible change, and no substantive hole transfer to the HTL (poly[bis(4-phenyl)(2,4,6-trimethylphenyl)amine], PTAA) occurs within 1 ns. The much slower hole transfer implies the further potential of increasing the overall photo-carrier conversion efficiency through enhancing the hole diffusion length and fine-tuning the coupling between the HTL and PQDs.

Abstract:Transcribing quantum effects from lower to higher dimensions is a complex yet intriguing area of research. Coulomb blockade (CB), a fundamental quantum phenomenon, is commonly observed in low-dimensional materials like quantum dots (QDs) at extremely low temperatures. This behavior shows promise for the development of high-performance memory and thermoelectric devices. However, when transitioning to larger dimensions, such as arrays at room temperature, the CB effect is hindered by thermal fluctuations and structural inconsistencies. This study presents a thorough examination of electron transport through PbS QDs using a blend of experimental and theoretical methods. By creating a sizable parallel array of QDs immobilized on self-assembled monolayers (SAMs) and employing single-layer graphene (SLG) as the top electrode, we were able to maintain the CB effect at room temperature on a device scale. Additionally, a device with a top gate structure was designed to precisely regulate the energetic position of quantum states in relation to the Fermi level of the electrode. By utilizing ultra-small QDs (typically 2 nm in size), we successfully sustained the CB effect at room temperature. To investigate the impact of structural uncertainties, we combined density-functional theory and quantum transport theory to comprehensively analyze the quantum transport properties of QDs bound with SAMs across various facets. This enabled us to establish a correlation between these structural variations and the experimental data distribution.

Abstract:Triangular and hexagonal multilayer phosphorene quantum dots with armchair and zigzag terminations are investigated with the orthogonal tight-binding model. The effect of increasing the number of layers is revealed. The obtained results show that in a small size multilayer quantum dot, the edge states are as sensitive to the out-of-plane external electric fields as the edge states in a single layer dot to the in-plane external electric fields. The investigated optical absorption cross sections show that armchair phosphorene quantum dots have a regular behavior which should be useful for infrared detectors. In particular, it was found that in hexagonal armchair phosphorene dots, absorption peaks can be increased, decreased, or totally removed from the low-energy region depending on the orientation of the applied electric field. The effect of spurious doping can suppress the transitions <0.4 eV, while the effect of the finite temperature is almost negligible.

Abstract:Abstract Information technology demands high-speed optoelectronic devices, but going beyond the one terahertz (THz) barrier is challenging due to the difficulties associated with generating, detecting, and processing high-frequency signals. Here, we show that femtosecond-laser-driven phonons can be utilized to coherently manipulate the excitonic properties of semiconductors at THz frequencies. The precise control of the pump and subsequent time-delayed broadband probe pulses enables the simultaneous generation and detection processes of both periodic lattice vibrations and their couplings with electronic states. Combining ultralow frequency Raman spectroscopy with first-principles calculations, we identify the unique phonon mode-selective and probe-energy dependent features of electron–phonon interactions in layered PdSe 2 . Two distinctive types of coherent phonon excitations could couple preferentially to different types of electronic excitations: the intralayer (4.3 THz) mode to carriers and the interlayer (0.35 THz) mode to excitons. This work provides new insights to understand the excited-state phonon interactions of 2D materials and to achieve future applications of optoelectronic devices operating at THz frequencies.

Optical Tuning of the Terahertz Response of Black Phosphorus Quantum Dots: Effects of Weak Carrier Confinement

Abstract:In contrast to few-layer black phosphorus (BP) with a relatively larger area, BP quantum dots (BP-QDs) are expected to have distinctive electromagnetic response and carrier behaviors, especially in low-frequency range such as in the THz regime. Herein, we experimentally investigate the THz properties of BP-QDs as well as the optical control of these properties. It is demonstrated that the effects of weak carrier confinement, which is associated with diffusive restoring current in each BP-QD, contribute significantly to the effective THz conductivity of BP-QDs. Instead, spectral features of discretely spaced energy levels as shown for many kinds of semiconductor QDs in UV-visible range are not observed in the THz regime. This indicates an insignificant contribution of strong quantum confinement here. Based on the modified Drude-Smith formula, we show that the optical excitation/pump of a CW laser can induce photogenerated carriers and enhance the effects of weak carrier confinement in BP-QDs. Thus, a nonlinear enhancement of THz absorption can be observed by increasing the power of the excitation laser. These results not only deepen our understanding of the fundamental physics of BP nanomaterials but also provide an alternative approach to realize active control of BP-based THz devices.
Ultrafast Response of Dielectric Properties of Monolayer Phosphorene to Femtosecond Laser

Abstract:Phosphorous consisting of only a few layers, or phosphorene, is a two-dimensional material with high carrier mobility and a useful and adjustable band gap. In this paper, we studied the ultrafast response of the dielectric properties of monolayer phosphorene to femtosecond laser pulses by employing the time-dependent density functional theory. The simulation results showed that, as a result of femtosecond laser irradiation, the dielectric function of monolayer phosphorene exhibited a negative divergence of its real part at low frequency and a remarkable “quasi-exciton” absorption peak of its imaginary part. We inferred that this type of response was induced by electron-hole pairs excited by the femtosecond laser. Moreover, we showed how the degrees of freedom (intensity and polarization) of the laser pulse could be helpful for the manipulation of the system transient response. The anisotropic dielectric response of monolayer phosphorene was also observed. Our work revealed the potential applications of monolayer phosphorene for ultrafast electronics and optoelectronics.
Temperature‐Dependent Recombination Dynamics of Photocarriers in CsPbBr3 Microcrystals Revealed by Ultrafast Terahertz Spectroscopy

Abstract:This study explores CsPbBr3 microcrystals grown by chemical vapor deposition with time‐resolved terahertz spectroscopy. Optical excitation with photon energy close to the band edge generates a transient photoconductivity that decays non‐exponentially on the 10‐picosecond timescale at low temperatures, with both Auger and radiative recombination contributing. As the temperature decreases from 77 to 4 K, the radiative recombination rate is found to increase by three orders of magnitude. The ultrafast dynamics of photoexcited charge carriers are studied in micron‐scale crystals composed of the inorganic perovskite CsPbBr3 with time‐resolved terahertz spectroscopy. Exciting with photon energy close to the band edge, it is found that a fast (<10 ps) decay emerges in the terahertz photoconductivity with increasing pump fluence and decreasing temperature, dominating the dynamics at 4 K. The fluence‐dependent dynamics can be globally fit by a nonlinear recombination model, which reveals that the influence of different nonlinear recombination mechanisms in the studied pump fluence range depends on temperature. Whereas the Auger scattering rate decreases with decreasing temperature from 77 to 4 K, the radiative recombination rate increases by three orders of magnitude. Spectroscopically, the terahertz photoconductivity resembles a Drude response at all delays, yet an additional Lorentz component due to an above‐bandwidth resonance is needed to fully reproduce the data.

Negative Quasiparticle Shifts in Phosphorene Quantum Dots

Abstract:It is commonly believed that electron correlations would open up a quasiparticle gap in semiconductors. Contrary to this intuitive expectation, here we reveal that phosphorene quantum dots (PQDs) may exhibit just the opposite effect. By using a configuration interaction approach beyond the conventional double-excitation scheme, quasiparticle energies are calculated for hexagonal and rectangular PQDs in various dielectric environments. For the hexagonal PQD with a nominal gap of 2.26 eV, it is found that the quasiparticle shift decreases by more than 500 meV and eventually becomes negative when the effective dielectric constant is reduced from 20.0 to 5.0. For other trapezoidal, triangular, and rectangular PQDs, the quasiparticle shift exhibits a similar amount of decrement after the same change in the dielectric environment. Furthermore, the calculation by adopting the Rytova-Keldysh potential, which may be more suitable to describe two-dimensional screening, also shows a very similar result, although with smaller decrement of the quasiparticle shift. The origin of this anomalous quasiparticle shift is believed to be related to the long-range electron-electron interactions in the distinctive lattice structure of PQDs, as a similar phenomenon has never been found in graphene quantum dots.

Abstract:The dynamics of carrier relaxation and charge transport of photoinduced carriers in Lead Sulfide nanocrystals with quantum confinement, synthesized by chemical bath deposition method, have been simultaneously determined using time-resolved terahertz spectroscopy with sub-picosecond time resolution. We use both Drude-Smith and Drude Lorenz model to successfully reproduce the photoconductivity spectra, which manifest that localized free-carriers not bounded excitons are responsible to the THz transport in PbS nanocrystals. The pump fluence dependence of carrier dynamics reveals the process of Auger recombination through the interaction between free carriers and excitons.

Charge carrier transport and lifetimes in n-type and p-type phosphorene as 2D device active materials: an ab initio study

Abstract:In this work, we provide a detailed analysis of phosphorene performance as n-type and p-type active materials. The study is based on first principles calculation of phosphorene electronic structure, and resulting electron and hole scattering rates and lifetimes. Emphasis is put on extreme regimes commonly found in semiconductor devices, i.e. high electric fields and heavy doping, where impact ionization and Auger recombination can occur. We found that electron-initiated impact ionization is weaker than the hole-initiated process, when compared to carrier-phonon interaction rates, suggesting resilience to impact ionization initiated breakdown. Moreover, calculated minority electron lifetimes are limited by radiative recombination only, not by Auger processes, suggesting that phosphorene could achieve good quantum efficiencies in optoelectronic devices. The provided scattering rates and lifetimes are critical input data for the modeling and understanding of phosphorene-based device physics.

Abstract:Sn doping is established as an effective approach to promote the light emission properties in in two-dimensional lead-halide perovskites. However, the effect on the charge carrier dynamics is largely unexplored. In this work, we conduct terahertz spectroscopy to study the effects of Sn doping on the charge dynamics in the two-dimensional perovskites PEA(2)Sn(x)Pb(1-x)I(4) (PEA = phenethylammonium) with different doping levels. The spectral dispersion analysis suggests that the early-stage dynamics with lifetime of similar to 2 ps is contributed by both the transport of hot charge carriers and the polarizability of hot excitons. The long-lived component of first-order charge carrier recombination is dramatically improved when Sn doping increases, which is ascribed to the equilibrium between charge carriers and excitons with smaller bind energies in the higher-level Sn-doped samples. The finding in this work suggests Sn doping is an effective approach to optimize the charge carrier transport in 2D perovskite for potential optoelectronic applications.

Abstract:Recently lead halide nanocrystals (quantum dots) have been reported with potential for photovoltaic and optoelectronic applications due to their excellent luminescent properties. Herein excitonic photoluminescence (PL) excited by two-photon absorption in perovskite CsPbBr3 quantum dots (QDs) have been studied across a broad temperature range from 80K to 380K. Two-photon absorption has been investigated with absorption coefficient up to 0.085 cm/GW at room temperature. Moreover, the photoluminescence excited by two-photon absorption shows a linear blue-shift (0.25meV/K) below temperature of ~220K and turned steady with fluctuation below 1nm (4.4meV) for higher temperature up to 380K. These phenomena are distinctly different from general red-shift of semiconductor and can be explained by the competition between lattice expansion and electron-phonon <a class="link-external link-http" href="http://couplling.Our" rel="external noopener nofollow">this http URL</a> results reveal the strong nonlinear absorption and temperature-independent chromaticity in a large temperature range from 220K to 380K in the CsPbX3 QDs, which will offer new opportunities in nonlinear photonics, light-harvesting and light-emitting devices.

Terahertz Saturable Absorption from Relativistic High-Temperature Thermodynamics in Black Phosphorus

Abstract:Thanks to its tunable infrared band-gap and to its anisotropic conduction properties, black phosphorus represents a very unique 2D material, whose potential in the engineering of new devices still needs to be fully explored. We investigate here the nonlinear terahertz (THz) electrodynamics of black phosphorus along the more conducting armchair direction. Similarly to the case of other 2D systems like graphene and topological insulators, the THz saturable absorption properties of black phosphorus can be understood within a thermodynamic model by assuming a fast thermalization of the electron bath. While black phosphorus does not display the presence of massless fermions at ambient pressure and temperature, our analysis shows that its anomalous THz nonlinear properties can be accounted for by a relativistic massive Dirac dispersion, provided the Fermi temperature is low enough. An optimal tuning of the Fermi level therefore represents a strategy to engineer strong THz nonlinear response in other massive Dirac materials as in transition metal dichalchogenides or high-temperature superconductors.

Dirac semimetal PdTe 2 temperature-dependent quasiparticle dynamics and electron–phonon coupling

Abstract:Dirac semimetal PdTe2 single-crystal temperature-dependent ultrafast carrier and phonon dynamics were studied using ultrafast optical pump-probe spectroscopy. Quantitative analysis revealed a fast relaxation process (τf) occurring at a subpicosecond time scale originating from electron–phonon thermalization. This rapid relaxation was followed by a slower relaxation process (τs) on a time scale of ∼ 7-9.5 ps which originated from phonon-assisted electron–hole recombination. Two significant vibrational modes resolved at all measured temperatures. These modes corresponded to in-plane (Eg), and out-of-plane (A1g), Te atoms motion. Test results suggested that pure dephasing played an important role in the relaxation processes. Analysis of the electron–phonon coupling constant suggested that the A1g mode contributes greatly to the superconductivity, and high-frequency phonons are also involved forming of Cooper pairs. Our observations should improve the understanding of complex superconductivity of PdTe2.

Abstract:This study investigates the optical absorption of monolayer phosphorene, focusing on its response to the electron-phonon coupling (EPC) and an electric field. Using a tight-binding Hamiltonian model in the type of Barišic-Labbe-Friedel-Su-Schrieffer-Heeger and the Kubo formula, we calculate the electronic band structure and optical absorption characteristics. The anisotropic dispersion of carriers along armchair and zigzag directions leads to distinct optical responses. Positive and negative EPC effects increase and decrease hopping parameters, respectively, enlarging and reducing/closing the band gap. Moreover, both EPCs cause an admixture of blue and red shift spectrum along the armchair direction, while a red (blue) shift spectrum is observed for positive (negative) EPC along the zigzag direction. Incorporating electric field effects in the EPC increases band gaps for both positive and negative EPC activities, resulting in shifted optical peaks along both directions.
