Abstract:We use molecular dynamics simulations with machine-learned atomistic force fields to simulate photoexcitation of BaTiO3 by a femtosecond laser pulse whose photon energy exceeds the optical gap. We demonstrate selective displacive excitation of coherent zone-center ferroelectric mode phonons and of the strongly anharmonic central mode. We show that the direction of P can either be reversed by a pulse in hundreds of femtoseconds or, on a longer time scale and when combined with a weak field, switched to any one of its symmetry-equivalent directions.

Our study also reveals that phonon friction plays a minor role in the switching dynamics and provides an estimate of the optimal parameters of the perturbing pulse with the lowest intensity that results in depolarization of an initially polarized sample.

Abstract:In the ferroelectric devices, polarization control is usually accomplished by application of an electric field. In this paper, we demonstrate optically induced polarization switching in BaTiO3-based ferroelectric heterostructures utilizing a two-dimensional narrow-gap semiconductor MoS2 as a top electrode. This effect is attributed to the redistribution of the photogenerated carriers and screening charges at the MoS2/BaTiO3 interface. Specifically, a two-step process, which involves formation of intra-layer excitons during light absorption followed by their decay into inter-layer excitons, results in the positive charge accumulation at the interface forcing the polarization reversal from the upward to the downward direction. Theoretical modeling of the MoS2 optical absorption spectra with and without the applied electric field provides quantitative support for the proposed mechanism. It is suggested that the discovered effect is of general nature and should be observable in any heterostructure comprising a ferroelectric and a narrow gap semiconductor.
Multilevel polarization switching in ferroelectric thin films

Abstract:Ferroic order is characterized by hystereses with two remanent states and therefore inherently binary. The increasing interest in materials showing non-discrete responses, however, calls for a paradigm shift towards continuously tunable remanent ferroic states. Device integration for oxide nanoelectronics furthermore requires this tunability at the nanoscale. Here we demonstrate that we can arbitrarily set the remanent ferroelectric polarization at nanometric dimensions. We accomplish this in ultrathin epitaxial PbZr0.52Ti0.48O3 films featuring a dense pattern of decoupled nanometric 180° domains with a broad coercive-field distribution. This multilevel switching is achieved by driving the system towards the instability at the morphotropic phase boundary. The phase competition near this boundary in combination with epitaxial strain increases the responsiveness to external stimuli and unlocks new degrees of freedom to nano-control the polarization. We highlight the technological benefits of non-binary switching by demonstrating a quasi-continuous tunability of the non-linear optical response and of tunnel electroresistance.

Abstract:Direct optical ferroelectric switching (FE switch) has the advantage of being ultrafast over the traditional FE switch, which relies on domain nucleation and growth. However, how to realize nonvolatility in such an optical FE switch poses a serious challenge. Time-dependent density-functional theory molecular dynamics study reveals that subpicosecond nonvolatile FE switches can be realized in GeTe and PbTiO3. While optical tuning of the transition barrier and initiation of a directional atomic motion are crucial, the dephasing of the excited state holds the key for the realization of nonvolatility.

Abstract:Recent works have demonstrated that the optical excitation of crystalline materials with intense narrow-band infrared pulses, tailored to match the frequencies at which the crystal's permittivity approaches close to zero, can drive a permanent reversal of magnetic and ferroelectric ordering. However, the physical mechanism that microscopically underpins this effect remains unclear, as well as the precise role of laser-induced heating and macroscopic strains. Here, we explore how infrared pulses can simultaneously give rise to strong temperature-dependent birefringence and strain in ferroelectric barium titanate. We develop a model of these two coexisting effects, allowing us to use polarization microscopy to disentangle them through their spatial distributions, temporal evolutions and spectral dependencies. We experimentally observe strain-induced patterns that are an order of magnitude larger than that which can be accounted for by laser-induced heating alone, suggesting that non-thermal effects must also play a role. Our results reveal the distinct fingerprints of heat- and strain-induced birefringence, shedding new light on the process of all-optical switching of order parameters in the epsilon-near-zero regime.

Abstract:Topologically protected polar textures have provided a rich playground for the exploration of novel, emergent phenomena. Recent discoveries indicate that ferroelectric vortices and skyrmions not only host properties markedly different from traditional ferroelectrics, but also that these properties can be harnessed for unique memory devices. Using a combination of capacitor-based capacitance measurements and computational models, it is demonstrated that polar vortices in dielectric-ferroelectric-dielectric trilayers exhibit classical ferroelectric bi-stability together with the existence of low-field metastable polarization states. This behavior is directly tied to the in-plane vortex ordering, and it is shown that it can be used as a new method of non-destructive readout-out of the poled state.

Abstract:Out-of-plane ferroelectricity with a high transition temperature in nanometer-scale films is required to miniaturize electronic devices. Direct visualization of stable ferroelectric polarization and its switching behavior in atomically thick films is critical for achieving this goal. Here, ferroelectric order at room temperature in the two-dimensional limit is demonstrated in tetragonal BiFeO 3 ultrathin films. Using aberration-corrected scanning transmission electron microscopy, we directly observed robust out-of-plane spontaneous polarization in one-unit-cell-thick BiFeO 3 films. High-resolution piezoresponse force microscopy measurements show that the polarization is stable and switchable, whereas a tunneling electroresistance effect of up to 370% is achieved in BiFeO 3 films. Based on first-principles calculations and Kelvin probe force microscopy measurements, we explain the mechanism of polarization stabilization by the ionic displacements in oxide electrode and the surface charges. Our results indicate that critical thickness for ferroelectricity in the BiFeO 3 film is virtually absent, making it a promising candidate for high-density nonvolatile memories.

Abstract:Ultrafast polarization switching is being considered for the next generation of ferroelectric-based devices. Recently, the dynamics of the field-induced transitions associated with this switching have been difficult to explore, due to technological limitations. The advent of terahertz (THz) technology has now allowed for the study of these dynamic processes on the picosecond (ps) scale. In this paper, intense THz pulses were used as a high-frequency electric field to investigate ultrafast switching in the relaxor ferroelectric, Bi0.5Na0.5TiO3. Transient atomic-scale responses, which were evident as changes in reflectivity, were captured by THz probing. The high-energy THz pulses induce an increase in reflectivity, associated with an ultrafast field-induced phase transition from a weakly polar phase (Cc) to a strongly polar phase (R3c) within 20 ps at 200 K This phase transition was confirmed using X-ray powder diffraction and by electrical measurements, which showed a decrease in the frequency dispersion of relative permittivity at low frequencies.

Abstract:Controlling the elastic properties of materials is an issue that has been widely investigated because adapting available materials for incoming applications is required. Many efforts have been made in the last decade to make the elastic properties of ferroelectric materials adjustable for their use in high-technology products or processes. Additionally, in this new era of real-time wireless control, wireless devices are expected to replace traditional wired ones. However, there is no published research on visible-light wireless control of the elastic properties of ferroelectric materials. Here, we present the absolute proof the elasticity in polycrystalline BaTiO 3 can be reversibly switched and linearly tuned with visible light. Thermal effects are definitively isolated so that the photo-induced phenomenon is unequivocally revealed. The light-induced change of Young's modulus is originated by the increased screening of the charged domain walls under illumination. These results provide a promising avenue to the development of a new generation of optically driven devices based on elastically photosensitive ferroelectric materials.

Abstract:Strong light–matter interaction constitutes the bedrock of all photonic applications, empowering material elements with the ability to create and mediate interactions of light with light. Amidst the quest to identify new agents facilitating such efficient light–matter interactions, a class of promising materials has emerged, featuring highly unusual properties deriving from their dielectric constant ε being equal, or at least very close, to zero. Works so far have shown that the enhanced nonlinear optical effects displayed in this epsilon-near-zero (ENZ) regime make it possible to create ultrafast albeit transient optical switches. An outstanding question, however, relates to whether one could use the amplification of light–matter interactions at the ENZ conditions to achieve permanent switching. Here we demonstrate that an ultrafast excitation under ENZ conditions can induce permanent all-optical reversal of ferroelectric polarization between different stable states. Our reliance on ENZ conditions that naturally emerge from the solid's ionic lattice suggests that the demonstrated mechanism of reversal is truly universal, being capable of permanently switching order parameters in a wide variety of systems.

Abstract:Light is an effective tool to probe the polarization and domain distribution in ferroelectric materials passively, that is, non‐invasively, for example via optical second harmonic generation (SHG). With the emergence of oxide electronics, there is now a strong demand to expand the role of light toward active control of the polarization. In this work, we demonstrate optical control of the ferroelectric polarization in prototypical epitaxial PbZrxTi1‐xO3 (PZT)‐based heterostructures. we accomplish this in three steps, using above‐bandgap UV light, while tracking the response of the polarization with optical SHG. First, we find that UV‐light exposure induces a transient enhancement or suppression of the ferroelectric polarization in films with an upward‐ or downward‐oriented polarization, respectively. we attribute this behavior to a modified charge screening driven by the separation of photoexcited charge carriers at the Schottky interface of the ferroelectric thin film. Second, we take advantage of this optical handle on electrostatics and accomplish remanent optical poling from a pristine multi‐domain into a single‐domain configuration. Third, via thermal annealing or engineered electrostatic boundary conditions, we further achieve a complete reversibility of the optical poling. Hence, our work paves the way for the all‐optical control of the spontaneous polarization in ferroelectric thin films. This article is protected by copyright. All rights reserved

Light-Induced Complete Reversal of Ferroelectric Polarization in Sliding Ferroelectrics

Abstract:Previous experiments have provided evidence of sliding ferroelectricity and photoexcited interlayer shear displacement in two-dimensional materials, respectively. Herein, we find that a complete reversal of vertical ferroelectric polarization can be achieved within an astonishing 0.5 ps in h−BN bilayer by laser illumination. Comprehensive analysis suggests that ferroelectric polarization switching originates from laser-induced interlayer sliding triggered by selective excitation of multiple phonons. The interlayer electron excitation from the pz orbitals of the upper layer N atoms to the pz orbitals of the lower layer B atoms produces desirable and directional interlayer forces activating the in-plane optical TO-1 and LO-1 phonon modes. The atomic motions driven by the coupling of TO-1 and LO-1 modes are coherent with ferroelectric soft mode, thus modulating the dynamical potential energy surface and resulting in ultrafast ferroelectric polarization reversal. Limits of high-frequency polarization switching in BaTiO3

Abstract:In this work, we use molecular dynamics simulations to investigate the switching behavior of BaTiO3 ferroelectric under the application of a high-amplitude high-frequency oscillatory electric field. While at lower frequencies, we observe a standard square-shaped hysteresis loop behavior, at frequencies approaching 1 THz, the hysteresis loop has an ellipsoidal shape. As the frequency increases, the average polarization oscillates without switching direction. To elucidate the origin of the ∼1 THz limit for the polarization switching, we analyzed unit-cell-level polarization vector maps. In this context, the analysis of the low-frequency switching events revealed that in addition to the majority of the polarization vectors exhibiting rapid switching, some “metastable” aligned polarization vectors persist longer with an average lifetime of ∼1 ps. As the frequency increases to the THz range, several polarization vector lines remain unswitched, thus preventing the polarization switching at the simulation domain level. Furthermore, we observe that with the increase in the amplitude of the applied electric field, one can increase the frequency at which switching is observed.

Abstract:The dynamic control of novel states of matter beyond thermodynamic equilibrium is a fundamental pursuit in condensed matter physics. Intense terahertz fields have enabled metal-insulator transitions, superconductivity, quantum paraelectric ferroelectricity, and room-temperature magnetization via circularly polarized terahertz electric fields. These effects hinge on the excitation of infrared-active soft phonon modes by terahertz fields. Expanding this concept, recent theory suggests that ferroelectric polarization may be manipulated through terahertz twisted light, transferring orbital angular momentum to create ferroelectric skyrmions. Our study experimentally demonstrates that such control is possible in quasi-2D ferroelectric CsBiNb2O7 using twisted UV light with orbital angular momentum (OAM). By resonantly exciting both the ferroelectric mode and the octahedral tilting mode, twisted UV light dynamically modulates the ferroelectric polarization. We employ in-situ X-ray Bragg coherent diffractive imaging, twisted optical Raman spectroscopy, and density functional theory to three-dimensionally resolve ionic displacement fields and polarization texture changes. Our observations reveal deterministic, reversible twisted light-induced strain and ionic displacements within the unit cell, causing substantial microscopic polarization changes. This interaction between twisted photons, phonon modes, and induced ionic displacements breaks symmetry and stabilizes a non-equilibrium ferroelectric phase with topological solitons. These findings offer a new path to control ferroelectricity and magnetism, opening avenues for novel optoelectronic devices such as ultrafast non-volatile memory switches by using light to coherently control ferroic states.

Optimal Routes to Ultrafast Polarization Reversal in Ferroelectric LiNbO3

Abstract:We use the frozen phonon method to calculate the anharmonic potential energy surface and to model the ultrafast ferroelectric polarization reversal in LiNbO3 driven by intense pulses of THz light. Before stable switching of the polarization occurs, there exists a region of excitation field-strengths where transient switching can occur, as observed experimentally [Physical Review Letters 118, 197601 (2017)]. By varying the excitation frequency from 4 to 20 THz, our modeling suggests that more efficient, permanent polarization switching can occur by directly exciting the soft mode at 7 THz, compared to nonlinear phononic-induced switching driven by exciting a high frequency mode at 18 THz. We also show that neglecting anharmonic coupling pathways in the modeled experiment can lead to significant differences in the modeled switching field strengths.
