Abstract:Motivated by a recent experiment in a tunable graphene analog [Tarruell et al., Nature 483, 302 (2012)], we consider a generalization of the Landau-Zener problem to the case of a quadratic crossing between two bands in the vicinity of the merging transition of Dirac cones. The latter is described by the so-called universal Hamiltonian. In this framework, the interband tunneling problem depends on two dimensionless parameters: one measures the proximity to the merging transition and the other the adiabaticity of the motion. Under the influence of a constant force, the probability for a particle to tunnel from the lower to the upper band is computed numerically in the whole range of these two parameters and analytically in different limits using (i) the Stuckelberg theory for two successive linear band crossings, (ii) diabatic perturbation theory, (iii) adiabatic perturbation theory, and (iv) a modified Stuckelberg formula. We obtain a complete phase diagram and explain the presence of probability oscillations in terms of interferences between two poles in the complex time plane. Abstract:A nonequilibrium Green's-function formalism is employed to study the time-dependent transport through resonant-tunneling structures. With this formalism, we derive a time-dependent Landauer-Buttiker formula that guarantees current conservation and gauge invariance. Furthermore, we apply the formula to calculate the response behaviors of the resonant-tunneling structures in the presence of rectangular-pulse and harmonic-modulation fields. The results show that the displacement current plays the role of retarding the tunneling current.
Modeling Klein Tunneling and Caustics of Electron Waves in Graphene

Abstract:We employ the tight-binding propagation method to study Klein tunneling and quantum interference in large graphene systems. With this efficient numerical scheme, we model the propagation of a wave packet through a potential barrier and determine the tunneling probability for different incidence angles. We consider both sharp and smooth potential barriers in n-p-n and n-n' junctions and find good agreement with analytical and semiclassical predictions. When we go outside the Dirac regime, we observe that sharp n-p junctions no longer show Klein tunneling because of intervalley scattering. However, this effect can be suppressed by considering a smooth potential. Klein tunneling holds for potentials changing on the scale much larger than the interatomic distance. When the energies of both the electrons and holes are above the Van Hove singularity, we observe total reflection for both sharp and smooth potential barriers. Furthermore, we consider caustic formation by a two-dimensional Gaussian potential. For sufficiently broad potentials we find a good agreement between the simulated wave density and the classical electron trajectories.

Abstract:In this paper I briefly overview recent theoretical and experimental advances in understanding of tunneling processes between normal metals and metals containing electrons which occupy partially filled f-orbitals. In heavy-fermion materials the effective mass of the quasiparticles far exceeds the bare electron mass due to strong hybridization between conduction and f-orbital states. Kondo lattices form a class of heavy-fermion systems in which an average occupation number of f-electron states is close to an integer. Therefore, the tunneling into a Kondo lattice necessarily involves co-tunneling process of a tip electron into an f-electron state of a Kondo lattice. This co-tunneling process is manifested in the Fano-lineshape of differential conductance as a function of an applied voltage, which has been routinely observed in recent experiments on various Kondo lattice systems. To illustrate these ideas, I discuss the problem of the tunneling junction when the single particle states in the tip are also a product of hybridization between conduction and f-states, i.e. tunneling between two heavy-fermion materials.

Entanglement Effect and Angular Momentum Conservation in a Non-separable Tunneling Treatment

Abstract:The important, and often dominant, role of tunneling in low temperature kinetics has resulted in numerous theoretical explorations into the methodology for predicting it. Nevertheless, there are still key aspects of the derivations that are lacking, particularly for non-separable systems in the low temperature regime, and further explorations of the physical factors affecting the tunneling rate are warranted. In this work we obtain a closed-form rate expression for the tunneling rate constant that is a direct analog of the rigid-rotor-harmonic-oscillator expression. This expression introduces a novel "entanglement factor" that modulates the reaction rate. Furthermore, we are able to extend this expression, which is valid for non-separable systems at low temperatures, to properly account for the conservation of angular momentum. In contrast, previous calculations have considered only vibrational transverse modes and so effectively employ a decoupled rotational partition function for the orientational modes. We also suggest a simple theoretical model to describe the tunneling effects in the vicinity of the crossover temperature (the temperature where tunneling becomes the dominating mechanism). This model allows one to naturally classify, interpret, and predict experimental data. Among other things, it quantitatively explains in simple terms the so-called "quantum bobsled" effect, also known as the negative centrifugal effect, which is related to curvature of the reaction path. Taken together, the expressions obtained here allow one to predict the thermal and $E$-resolved rate constants over broad ranges of temperatures and energies.

Charge transport in molecular junctions: From tunneling to hopping with the probe technique

Abstract:We demonstrate that a simple phenomenological approach can be used to simulate electronic conduction in molecular wires under thermal effects induced by the surrounding environment. This "Landauer-Büttiker's probe technique" can properly replicate different transport mechanisms: phase coherent nonresonant tunneling, ballistic behavior, and hopping conduction, to provide results consistent with experiments. Specifically, our simulations with the probe method recover the following central characteristics of charge transfer in molecular wires: (i) The electrical conductance of short wires falls off exponentially with molecular length, a manifestation of the tunneling (superexchange) mechanism. Hopping dynamics overtakes superexchange in long wires demonstrating an ohmic-like behavior. (ii) In off-resonance situations, weak dephasing effects facilitate charge transfer. Under large dephasing the electrical conductance is suppressed. (iii) At high enough temperatures, $k_BT/\epsilon_B>1/25$, with $\epsilon_B$ as the molecular-barrier height, the current is enhanced by a thermal activation (Arrhenius) factor. However, this enhancement takes place for both coherent and incoherent electrons and it does not readily indicate the underlying mechanism. (iv) At finite-bias, dephasing effects impede conduction in resonant situations. We further show that memory (non-Markovian) effects can be implemented within the Landauer-Büttiker's probe technique to model the interaction of electrons with a structured environment. Finally, we examine experimental results of electron transfer in conjugated molecular wires and show that our computational approach can reasonably reproduce reported values to provide mechanistic information.

Dynamical Image Charge Effect in Molecular Tunnel Junctions: Beyond Energy Level Alignment

Abstract:When an electron tunnels between two metal contacts it temporarily induces an image charge (IC) in the electrodes which acts back on the tunneling electron. It is usually assumed that the IC forms instantaneously such that a static model for the image potential applies. Here we investigate how the finite IC formation time affects charge transport through a molecule suspended between two electrodes. For a single level model, an analytical treatment shows that the conductance is suppressed by a factor $Z^2$ (compared to the static IC approximation) where $Z$ is the quasiparticle renormalization factor. We show that $Z$ can be expressed either in terms of the plasma frequency of the electrode or as the overlap between the ground states of the electrode with and without an electron on the molecule. First-principles GW calculations for benzene-diamine connected to gold electrodes show that the dynamical corrections can reduce the conductance by more than a factor of two.

Abstract:We present a comprehensive investigation of non-equilibrium effects and self-heating in single electron transfer devices based primarily on the Coulomb blockade effect. During an electron trapping process, a hot electron maybe deposited in a quantum dot or metal island, with an extra energy usually of the order of the Coulomb charging energy, which is much higher than the temperature in typical experiments. The hot electron may relax through three channels: tunneling back and forth to the feeding lead (or island), emitting phonons, and exciting background electrons. Depending on the magnitudes of the rates in the latter two channels relative to the device operation frequency and to each other, the system may be in one of three different regimes: equilibrium, non-equilibrium, and self-heating (partial equilibrium). In the equilibrium regime, a hot electron fully gives up its energy to phonons within a pump cycle. In the non-equilibrium regime, the relaxation is via tunneling with a distribution of characteristic rates; the approach to equilibrium goes like a power law of time (frequency) instead of an exponential. This channel is plagued completely in the continuum limit of the single-electron levels. In the self-heating regime, the hot electron thermalizes quickly with background electrons, whose temperature Te is elevated above the lattice temperature Tol. We have calculated the coefficient in the well-known T5 law of energy dissipation rate, and compared the results to experimental values for aluminum and copper islands and for a two-dimensional semiconductor quantum dot. Moreover, we have obtained different scaling relations between the electron temperature, the operation frequency and device size for various types of devices.
Molecular junctions in the Coulomb blockade regime: rectification and nesting

Abstract:Quantum transport through single molecules is very sensitive to the strength of the molecule-electrode contact. Here, we investigate the behavior of a model molecular junction weakly coupled to external electrodes in the case where charging effects do play an important role (Coulomb blockade regime). As a minimal model we consider a molecular junction with two spatially separated donor and acceptor sites. Depending on their mutual coupling to the electrodes, the resulting transport observables show well defined features such as rectification effects in the I-V characteristics and nesting of the stability diagrams. To be able to accomplish these results, we have developed a theory which allows to explore the charging regime via the nonequilibrium Green function formalism parallel to the widely used master equation technique. Our results, beyond their experimental relevance, offer a transparent framework for the systematic and modular inclusion of a richer physical phenomenology.

Quantum criticality in coupled hybrid metal-semiconductor islands

Abstract:We show that the combined effects of dynamical Coulomb blockade and integer quantum Hall effect in a coupled hybrid metal-semiconductor setup provide a pathway for realizing resonant tunneling in Luttinger liquids. This hybrid setup can be brought to the quantum critical regime by varying gate voltages and contact resistances. We explore the nature of quantum criticality, Kondo effect, charge fractionalization and transport in such a hybrid setup, and verify their robust non-Fermi liquid behaviors. Our work opens a promising route for quantum simulating exotic zero temperature quantum critical phenomena associated with Luttinger liquid physics in a nanoengineered electronic circuit with well-defined quantum Hall channels.

Abstract:Experimental studies of electron transport through gated vertical resonant tunneling structures have been seen to display complicated features in the measured I–V characteristics. The interpretation of the data has been difficult due to the lack of detailed knowledge of the lateral confining potential profile in different parts of the device as well as the associated tunneling properties. In this work we theoretically investigate the electron transport through laterally confined double-barrier resonant tunneling structures connected via narrow emitters and collectors to two-dimensional electron reservoirs. In particular we investigate the effects of variation of the lateral confining potential in different parts of the device. The calculated I–V spectra display complicated fine features which can be explained by the complex interplay between the density of states in the dot and the density of states in the narrow emitter and collector as the lateral confining potential is varied. The calculations may provide physical insight to the complicated features seen in the experiments.

The expression of tunneling current is derived from the Keldysh Green's function method, and is shown to automatically satisfy the conservation at DC current of both junctions.

Abstract:An electron tunneling across a junction integrated into an electric circuit can generate an excitation in the photonic field (electromagnetic environment) and lose energy in the process. Such inelastic tunneling of particles is commonly described using the $P(E)$ theory. In the conventional approach to this theory, the tunneling rate and the electric current through the junction are derived using Fermi's golden rule and by averaging over the environmental photonic degrees of freedom. In this work, we address the same problem of inelastic tunneling due to photonic environment in Lindbladian formalism and we present how the photonic degrees of freedom are traced out in quantum master equation approach. The resulting quantum master equation is parameterized by the same $P(E)$ function and enables us to obtain not only the electric current but various other quantities, for instance the heat current, in a systematic and convenient way. We also demonstrate that the Lindbladian formalism provides a comprehensive description of Bogoliubov quasiparticle tunneling through superconducting junctions and that it properly accounts for the coherence factors. The coherence factors become important if the normal-state density of states is particle-hole asymmetric.

Abstract:Here we address two nonequilibrium Green's-function approaches for a resonant tunneling structure under a sudden switch of a bias. Our aim is to stress that the time-dependent Keldysh formulation of Jauho, Wingreen, and Meir and the partition-free scheme of Stefanucci and Almbladh are formally equivalent in the ubiquitous case of wide-band limit and noninteracting electrons, if leads and dot are in equilibrium before the time-dependent perturbation. We develop explicit closed formulas of the lesser Green's function and time-dependent current, reminding that the different integration limits preclude a face-to-face comparison of two approaches. This study sheds light on both practices, which are of great interest to the mesoscopic transport community.

Non-equilibrium cotunneling in interacting Josephson junctions

Abstract:We investigate non-equilibrium transport through interacting superconducting nanojunctions using a Liouville space approach. The formalism allows us to study finite gap effects, and to account for both quasiparticle and Cooper pair tunneling. With focus on the weak tunneling limit, we study the stationary dc and ac current up to second order (cotunneling) in the hybridization energy. We identify the characteristic virtual processes that yield the Andreev and Josephson current and obtain the dependence on the gate and bias voltage for the dc current, the critical current and the phase-dependent dissipative current. In particular, the critical current is characterized by regions in the stability diagram in which its sign changes from positive to negative, resulting in a multitude of 0-\pi transitions. The latter signal the interplay between strong interactions and tunneling at finite bias.

Interacting electrodynamics of short coherent conductors in quantum circuits

Abstract:When combining lumped mesoscopic electronic components to form a circuit, quantum fluctuations of electrical quantities lead to a non-linear electromagnetic interaction between the components that is not generally understood. The Landauer-Büttiker formalism that is frequently used to describe non-interacting coherent mesoscopic components is not directly suited to describe such circuits since it assumes perfect voltage bias, i.e. the absence of fluctuations. Here, we show that for short coherent conductors of arbitrary transmission, the Landauer-Büttiker formalism can be extended to take into account quantum voltage fluctuations similarly to what is done for tunnel junctions. The electrodynamics of the whole circuit is then formally worked out disregarding the non-Gaussianity of fluctuations. This reveals how the aforementioned non-linear interaction operates in short coherent conductors: voltage fluctuations induce a reduction of conductance through the phenomenon of dynamical Coulomb blockade but they also modify their internal density of states leading to an additional electrostatic modification of the transmission. Using this approach we can account quantitatively for conductance measurements performed on Quantum Point Contacts in series with impedances of the order of $R_K = h / e^2$. Our work should enable a better engineering of quantum circuits with targeted properties.

Analytical simulations of the resonant transmission of electrons in a closed nanocircuit for terahertz applications where a tunneling junction is shunted by a metallic nanowire

Abstract:Earlier, in the CINT program at Los Alamos National Laboratory, we focused ultrafast mode-locked lasers on the tip-sample junction of a scanning tunneling microscope to generate currents at hundreds of harmonics of the laser pulse repetition frequency. Each harmonic has a signal-to-noise ratio of 20 dB with a 10-dB linewidth of only 3 Hz. Now we model closed quantum nanocircuits with rectangular, triangular, or delta-function barrier, shunted by a beryllium filament for quasi-coherent electron transport over mean-free paths as great as 68 nm. The time-independent Schrödinger equation is solved with the boundary conditions that the wavefunction and its derivative are continuous at both connections. These four boundary conditions are used to form a four-by-four complex matrix equation with only zeros in the right-hand column vector which is required to have a non-trivial solution with each of the closed nanocircuits. Each model has four parameters: (1) the barrier length, (2) the height and shape of the barrier, (3) the length of the pre-barrier, and (4) the electron energy. Any three of these may be specified and then the fourth is varied to bring the determinant to zero to find the solutions on lines or surfaces in the space defined by the four parameters. First, we use a simplistic model having a rectangular barrier. The second model has a triangular barrier as a first approximation to field emission, and we are considering applying this approach for a self-contained nanoscale extension of our earlier effort to generate the harmonics at Los Alamos. The third model has a delta-function barrier, and the fourth model is an extension of the first one where the width of the rectangular barrier is varied inversely with its height.

Abstract:We developed the theory of elastic electron tunneling through a potential barrier driven by a strong high-frequency electromagnetic field. It is demonstrated that the driven barrier can be considered as a stationary two-barrier potential which contains the quasi-stationary electron states confined between these two barriers. When the energy of an incident electron coincides with the energy of the quasi-stationary state, the driven barrier becomes fully transparent for the electron (the resonant tunneling). The developed theory is applied to describe electron transport through a quantum point contact irradiated by an electromagnetic wave.

Abstract:Strong coupling of electronic and vibrational degrees of freedom entails a low-bias suppression of the current through single-molecule devices, termed Franck-Condon blockade. In the limit of slow vibrational relaxation, transport in the Franck-Condon-blockade regime proceeds via avalanches of large numbers of electrons, which are interrupted by long waiting times without electron transfer. The avalanches consist of smaller avalanches, leading to a self-similar hierarchy which terminates once the number of transferred electrons per avalanche becomes of the order of unity. Experimental signatures of self-similar avalanche transport are strongly enhanced current (shot) noise, as expressed by giant Fano factors, and a power-law noise spectrum. We develop a theory of the Franck-Condon-blockade regime with particular emphasis on effects of electron cotunneling through highly excited vibrational states. As opposed to the exponential suppression of sequential tunneling rates for low-lying vibrational states, cotunneling rates suffer only a power-law suppression. This leads to a regime where cotunneling dominates the current for any gate voltage. Including cotunneling within a rate-equation approach to transport, we find that both the Franck-Condon blockade and self-similar avalanche transport remain intact in this regime. We predict that cotunneling leads to absorption-induced vibrational sidebands in the Coulomb-blockaded regime as well as intrinsic telegraph noise near the charge degeneracy point.

Lingering Times at Resonance: The Case of Sb-based Tunneling Devices

Abstract:Concurrent natural time scales related to relaxation, recombination, trapping, and drifting processes rule the semiconductor heterostructures' response to external drives when charge carrier fluxes are induced. This paper highlights the role of stoichiometry not only for the quantitative tuning of the electron-hole dynamics but also for significant qualitative contrasts of time-resolved optical responses during the operation of resonant tunneling devices. Therefore, similar device architectures and different compositions have been compared to elucidate the correlation among structural parameters, radiative recombination processes, and electron-hole pair and minority carrier relaxation mechanisms. When these ingredients intermix with the electronic structure in Sb-based tunneling devices, it is proven possible to assess various time scales according to the intensity of the current flux, contrary to what has been observed in As-based tunneling devices with similar design and transport characteristics. These time scales are strongly affected not only by the filling process in the $\Gamma$ and L states in Sb-based double-barrier quantum wells but also by the small separation between these states, compared to similar heterostructures based on As.
