Abstract:We conduct a comprehensive study of three different magnetic semiconductors, CrI3, CrBr3, and CrCl3, by incorporating both few-layer and bilayer samples in van der Waals tunnel junctions. We find that the interlayer magnetic ordering, exchange gap, magnetic anisotropy, and magnon excitations evolve systematically with changing halogen atom. By fitting to a spin wave theory that accounts for nearest-neighbor exchange interactions, we are able to further determine a simple spin Hamiltonian describing all three systems. These results extend the 2D magnetism platform to Ising, Heisenberg, and XY spin classes in a single material family. Using magneto-optical measurements, we additionally demonstrate that ferromagnetism can be stabilized down to monolayer in more isotropic CrBr3, with transition temperature still close to that of the bulk.

Abstract:The unique optical and electrical properties of two-dimensional (2D) materials provide a platform for novel van der Waals (vdW) heterojunction devices but the investigation of 2D magnetism is still limited. Recently, the emergence of long-range magnetic order atomically thin crystals expands 2D family, providing possibilities for the study of low-dimensional spin behavior and novel spintronics devices. As a specific member of magnetic van der Waals family, chromium trihalides (CrX3, X = Cl, Br, I) stimulated intensive interests on account of the newfangled magnetic properties. In this review, we briefly introduce the crystal structures, magnetism of the bulk and synthetic methods of 2D CrX3. Subsequently, the physical properties in atomically thin limit and magnetism manipulated by external field are presented. Next, some novel physical phenomena in CrX3 heterojunctions are discussed. Finally, the challenges and future directions are proposed. We focus on the intriguing physical phenomena in 2D magnetic CrX3 by combining related theoretical calculations and experimental results, providing a perspective on these emerging materials.

Abstract:Two-dimensional transition metal borocarbides with intrinsic magnetism have garnered significant research attention due to their potential applications in spintronics. Using density functional theory calculations, we designed a type of transition metal borocarbides with two distinct configurations, TMBC-Is and TMBC-IIs (TM = V–Co), and explored their electronic and magnetic properties. Our results demonstrate that all the studied systems exhibit both thermal and kinetic stability. Notably, four systems of MnBC-I/MnBC-II and FeBC-I/FeBC-II are robust ferromagnetic (FM) half metals (HMs) with Curie temperatures of 145, 180, 108, and 315 K. Expect FeBC-II monolayer, FM to antiferromagnetic transition occurs for three other FM HMs under 8%–10% compressive strains, while FM HM to FM semiconductor transition is found for MnBC-II monolayer under 8% tensile strain. These findings provide a promising way to design two-dimensional FM HMs, which hold potential applications in spintronics.

Abstract:Monolayer chromium triiodide (CrI3), as the thinnest ferromagnetic material demonstrated in experiment [Huang et al. Nature 2017, 546, 270], opens up new opportunities for the application of two-dimensional (2D) materials in spintronic nanodevices. Atom-thick 2D materials with switchable electric polarization are now urgently needed for their rarity and important roles in nanoelectronics. Herein, we unveil that surface I vacancies not only enhance the intrinsic ferromagnetism of monolayer CrI3 but also induce switchable electric polarization. I vacancies bring about an out-of-plane polarization without breaking the nonmetallic nature of CrI3. Meanwhile, the induced polarization can be reversed in a moderate energy barrier, arising from the unique porosity of CrI3 that contributes to the switch of I vacancies between top and bottom surfaces. Engineering 2D switchable polarization through surface vacancies is also applicable to many other metal trihalides, which opens up a new and general way toward pursuing low-dimensional multifunctional nanodevices.
Intrinsic Ferromagnetic Semiconductors in Two-Dimensional Alkali-Based Chromium Chalcogenides

Abstract:Two-dimensional (2D) intrinsic ferromagnetic semiconductors (FMSs) received huge attention due to their fascinating electron charge and spin properties, which are promising candidates for spintronic devices. In this work, we propose a class of monolayer FMS in alkali-based chromium chalcogenides (XCrY2, X = Li and Na; Y = S, Se, and Te). The proposed monolayer XCrY2 is expected to be exfoliated from their corresponding bulk counterparts, which are confirmed by first-principles calculations. Our calculations indicate that these monolayer FMS shows the ferromagnetic ground states possessing the high Curie temperatures using the Ising and Heisenberg models. The hybrid functional calculations show that LiCrSe2, NaCrSe2, and NaCrTe2 have desirable direct band gaps. In addition, it is found that the spin–orbit (SOC) effect can tremendously change the effective mass of the holes, resulting in higher hole mobility (up to 3 × 103 cm2 v–1 s–1). Our study provides a feasible way to realize 2D intrinsic FMS.This article has not yet been cited by other publications.

Abstract:The design and exploration of ferromagnetic two-dimensional materials is an important research topic due to their potential applications in spintronic devices. By the first-principles calculations, we examine the structural stability and the electronic properties of transition metal carbonitrides MN4C2 (M = 3d transition metals) and find out that chromium carbonitride CrN4C2 is a ferromagnetic two-dimensional material. CrN4C2 is made up of CrN4 unit and C2 dimer, stacked alternatively to form a planar single-atom-thick sheet. For the Cr 3d electronic states, there is a complete spin splitting between Cr 3d spin-up and spin-down states, leading to a large moment up to 3.76 μB around Cr atoms. The magnetic interaction among Cr atoms can be described by Ising model, and the ferromagnetic couplings are energetically favorable, which indicates that there must be a ferromagnetic phase transition and a ferromagnetic ground state. The Curie temperature of CrN4C2 is evaluated to be 226.6 K in terms of the tensor renormalization group method. With Hubbard U of 3 eV and 5 eV being considered, the Curie temperatures reach up to 331.1 and 283.6 K. Consequently, our results demonstrate that CrN4C2 is a graphene-like two-dimensional material with robust ferromagnetism.

Abstract:Although chromium trihalides are widely regarded as a promising class of two-dimensional magnets for next-generation devices, an accurate description of their electronic structure and magnetic interactions has proven challenging to achieve. Here, we quantify electronic excitations and spin interactions in Cr X 3 ( X = Cl, Br, I) using embedded many-body wavefunction calculations and fully generalized spin Hamiltonians. We find that the three trihalides feature comparable d -shell excitations, consisting of a high-spin 4 A 2 ground state lying 1.5–1.7 eV below the first excited state 4 T 2 ( ). CrCl 3 exhibits a single-ion anisotropy A sia = − 0.02 meV, while the Cr spin-3/2 moments are ferromagnetically coupled through bilinear and biquadratic exchange interactions of J 1 = − 0.97 meV and J 2 = − 0.05 meV, respectively. The corresponding values for CrBr 3 and CrI 3 increase to A sia = −0.08 meV and A sia = − 0.12 meV for the single-ion anisotropy, J 1 = −1.21 meV, J 2 = −0.05 meV and J 1 = −1.38 meV, J 2 = −0.06 meV for the exchange couplings, respectively. We find that the overall magnetic anisotropy is defined by the interplay between A sia and A dip due to magnetic dipole–dipole interaction that favors in-plane orientation of magnetic moments in ferromagnetic monolayers and bulk layered magnets. The competition between the two contributions sets CrCl 3 and CrI 3 as the easy-plane ( A sia + A dip >0) and easy-axis ( A sia + A dip <0) ferromagnets, respectively. The differences between the magnets trace back to the atomic radii of the halogen ligands and the magnitude of spin–orbit coupling. Our findings are in excellent agreement with recent experiments, thus providing reference values for the fundamental interactions in chromium trihalides.

Abstract:Searching for 2D ferromagnetic materials with a high critical temperature, large spin polarization, and controllable magnetization direction is a key challenge for their broad applications in spintronics. Here, through a systematic study on a series of 2D ternary chalcogenides with first-principles calculations, it is demonstrated that a family of experimentally available 2D CoGa2X4 (X = S, Se, or Te) are half-metallic ferromagnets, and they exhibit high critical temperature, fully polarized spin state, and strain-dependent magnetization direction simultaneously. Following the Goodenough-Kanamori rules, the half-metallic ferromagnetism of CoGa2X4 family is caused by superexchange interaction mediated by Co-X-Co bonds. The half-metal gaps are large enough (>0.5 eV) to ensure that the half-metallicity is stable against the spin flipping at room temperature. Magnetocrystalline anisotropy energy calculations indicate that CoGa2X4 favor easy plane magnetization. Under achievable biaxial tensile strain (2-6%), the magnetization directions of CoGa2X4 can change from in-plane to out-of-plane, providing a route to control the efficiency of spin injection/detection. Further, the critical temperatures T-c of ferromagnetic phase transition for CoGa2X4 are close to room temperature. Belonging to the big family of layered AB(2)X(4) compounds, the proposed CoGa2X4 systems will enrich the available 2D candidates and their heterojunctions for various applications.
Ultra-High-Temperature Ferromagnetism in Intrinsic Tetrahedral Semiconductors.

Abstract:Ferromagnetic semiconductors exhibit novel spin-dependent optical, electrical, and transport properties, which are promising for next-generation highly functional spintronic devices. However, the possibility of practical applications is hindered by their low Curie temperature. Currently, whether semiconducting ferromagnetism can exist at room temperature is still unclear because of the absence of a solid physical mechanism. Here, on the basis of tight-binding model analysis and first-principles calculations, we report that ferromagnetism in a tetrahedral semiconductor originating from superexchange interactions can be strong enough to survive at room temperature because of the weakening of antiferromagnetic direct-exchange interactions. On the basis of the explored mechanism, a zinc-blende binary transition metal compound, chromium carbide, is predicted to be an intrinsic ferromagnetic tetrahedral semiconductor with a Curie temperature that is as high as ∼1900 K. These findings not only expand the understandings of magnetism in semiconductors but also are of great interest for room-temperature spintronic applications.
Nonmetallic Atoms Induced Magnetic Anisotropy in Monolayer Chromium Trihalides

Abstract:Magnetic anisotropy (MA) is crucial for realization of long-range magnetic order in two-dimensional (2D) materials and the long-range ferromagnetic order was experimentally demonstrated in monolayer CrI3. Here, using first principles calculations, we systematically investigate the electronic structure and magnetic anisotropy of monolayer chromium trihalides, including CrCl3, CrBr3, and CrI3. We find that the perpendicular magnetic anisotropy in monolayer CrBr3 and CrI3 are mainly induced by the spin-polarized p-orbitals of nonmetallic Br and I atoms but not the magnetic Cr atom. Moreover, the magnetic anisotropy energy (MAE) of the I atom can reach up to 0.71 meV/atom, which is comparable to that of metallic Fe atom at the Fe/MgO interface. By analyzing the density of states and the p-orbital-resolved MAE of I and Br atoms based on the second-order perturbation theory, we find that the matrix element difference between the same spin p(y) and p(x) orbitals of I and Br atoms contributes most to their MAEs. Furthermore, the MAEs of each I and Br atom possess 2-fold symmetry and the MAEs of all I(Br) atoms show 6-fold symmetry in-plane, whereas the sum of the MAEs of these I and Br atoms along all in-plane magnetized axes is an identical value. These findings will benefit for a deeper understanding of the MA in 2D intrinsic ferromagnets and push 2D spintronic applications.
Toward Intrinsic Room-Temperature Ferromagnetism in Two-Dimensional Semiconductors.

Abstract:Two-dimensional (2D) ferromagnetic semiconductors have been recognized as the cornerstone for next-generation electric devices, but the development is highly limited by the weak ferromagnetic coupling and low Curie temperature ( TC). Here, we reported a general mechanism which can significantly enhance the ferromagnetic coupling in 2D semiconductors without introducing carriers. On the basis of a double-orbital model, we revealed that the superexchange-driven ferromagnetism is closely related to the virtual exchange gap, and lowering this gap by isovalent alloying can significantly enhance the ferromagnetic (FM) coupling. On the basis of the experimentally available two-dimensional CrI3 and CrGeTe3, the FM coupling in two semiconducting alloy compounds CrWI6 and CrWGe2Te6 monolayers are calculated to be enhanced by 3∼5 times without introducing any carriers. Furthermore, a room-temperature ferromagnetic semiconductor is achieved under a small in-plane strain (4%). Thus, our findings not only deepen the understanding of FM semiconductors but also open a new door for realistic spintronics.

Abstract:The mechanical properties of magnetic materials are instrumental for the development of magnetoelastic theories and the optimization of strain-modulated magnetic devices. In particular, two-dimensional (2D) magnets hold promise to enlarge these concepts into the realm of low-dimensional physics and ultrathin devices. However, no experimental study on the intrinsic mechanical properties of the archetypal 2D magnet family of the chromium trihalides has thus far been performed. Here, we report the room temperature layer-dependent mechanical properties of atomically thin CrCl3 and CrI3, finding that the bilayers have Young's moduli of 62.1 and 43.4 GPa, highest sustained strains of 6.49% and 6.09% and breaking strengths of 3.6 and 2.2 GPa, respectively. This portrays the outstanding plasticity of these materials that is qualitatively demonstrated in the bulk crystals. The current study will contribute to the applications of the 2D magnets in magnetostrictive and flexible devices.

Two-dimensional multiferroic semiconductors with coexisting ferroelectricity and ferromagnetism

Abstract:Low-dimensional multiferroicity, though highly scarce in nature, has attracted great attention due to both fundamental and technological interests. Using first-principles density functional theory, we show that ferromagnetism and ferroelectricity can coexist in monolayer transition metal phosphorus chalcogenides (TMPCs)-CuMP2X6 (M = Cr, V; X = S, Se). These van der Waals layered materials represent a class of 2D multiferroic semiconductors that simultaneously possess ferroelectric and ferromagnetic orders. In these monolayer materials, Cu atoms spontaneously move away from the center atomic plane, giving rise to nontrivial electric dipole moment along the plane normal. In addition, their ferromagnetism originates from indirect exchange interaction between Cr/V atoms, and their out-of-plane ferroelectricity suggests the possibility of controlling electric polarization by external vertical electric field. Monolayer semiconducting TMPCs thus provide a solid-state 2D materials platform for realizing 2D nanoscale switches and memory devices patterned with top and bottom electrodes.

Abstract:Two-dimensional (2D) semiconductors integrated with two or more functions are the cornerstone for constructing multifunctional nanodevices, but remain largely limited. Here, by tuning the spin state of organic linkers and the symmetry/topology of crystal lattice, we predict a class of unprecedented multifunctional semiconductors in 2D Cr(II) five-membered heterocyclic metal organic frameworks that simultaneously possess auxetic effect, room temperature ferrimagnetism, chiral ferroe-lectricity, electrically reversible spin polarization and topological nodal lines/points. Taking 2D Cr(TDZ)$_2$ (TDZ=1.2.5-thiadiazole) as an exemplification, the auxetic effect is produced by the anti-tetra-chiral lattice structure. The high temperature ferrimagnetism originates from the strong d-p direct magnetic exchange interaction between Cr cations and TDZ doublet radical anions. Meanwhile, the clockwise-counterclockwise alignment of TDZ' dipoles results in unique 2D chiral ferroelectricity with atomic-scale vortex-antivortex states. 2D Cr(TDZ)$_2$ is an intrinsic bipolar magnetic semiconductor where half-metallic conduction with switchable spin-polarization direction can be induced by applying a gate voltage. Besides, the symmetry of the little group C$_4$ of lattice structure endows 2D Cr(TDZ)$_2$ with topological nodal lines and a quadratic nodal point in the Brillouin zone near the Fermi level.

Abstract:New materials are currently sought for use in spintronics applications. Ferromagnetic materials with half metallic properties are valuable in this respect. Here we present the electronic structure and magnetic properties of binary compounds consisting of 3d transition metals and group V elements viz. P, Sb and As in the zinc-blende structure. We demonstrate that compounds of V, Cr and Mn show half metallic behavior for appropriate lattice constants. By comparing the total energies in the ferromagnetic and antiferromagnetic structures, we have ascertained that the ferromagnetic phase is stable over the antiferromagnetic one. Of the different compounds studied, the Cr based systems exhibit the strongest interatomic exchange interactions, and are hence predicted to have the highest critical temperatures. Also, we predict that VAs under certain growth conditions should be a semiconducting ferromagnet. Moreover, critical temperatures of selected half metallic compounds have been estimated from mean field theory and Monte Carlo simulations using parameters obtained from a {\it ab-initio} non-collinear, tight binding linearized muffin-tin orbital method. From a simple model, we calculate the reflectance from an ideal MnAs/InAs interface considering the band structures of MnAs and InAs. Finally we present results on the relative stabilities of MnAs and CrSb compounds in the NiAs and zinc-blende structures, and suggest a parameter space in substrate lattice spacings for when the zinc-blende structure is expected to be stable.

Abstract:Designing two-dimensional (2D) ferromagnetic (FM) semiconductors with elevated Curie temperature, high carrier mobility, and strong light harvesting is challenging but crucial to the development of spintronics with multifunctionalities. Herein, we show first-principles computation evidence of the 2D metal-organic framework Kagome ferromagnet Cr3(CN3)2. Monolayer Cr3(CN3)2 is predicted to be an FM semiconductor with a record-high Curie temperature of 943 K owing to the use of a single-atom linker (N), which results in strong direct d-p exchange interaction and hybridization between dyz/xz and pz of Cr and N, as well as excellent matching characteristics in energy and symmetry. The single-atom linker structural feature also leads to notable band dispersion and a relatively high carrier mobility of 420 cm2 V-1 s-1. Moreover, under the in-plane strain, 2D Cr3(CN3)2 can be tuned to possess a strong visible-light-harvesting functionality. These novel properties render monolayer Cr3(CN3)2 a distinct 2D ferromagnet with high potential for the development of multifunctional spintronics.
Spin interactions and topological magnonics in chromium trihalide CrClBrI

Abstract:The discovery of spontaneous magnetism in van der Waal (vdW) magnetic monolayers has opened up an unprecedented platform for investigating magnetism in purely two-dimensional systems. Recently, it has been shown that the magnetic properties of vdW magnets can be easily tuned by adjusting the relative composition of halides. Motivated by these experimental advances, here we derive a model for a trihalide CrClBrI monolayer from symmetry principles and we find that, in contrast to its single-halide counterparts, it can display highly anisotropic nearest- and next-to-nearest neighbor Dzyaloshinskii-Moriya and Heisenberg interactions. Depending on the parameters, the DM interactions are responsible for the formation of exotic chiral spin states, such as skyrmions and spin cycloids, as shown by our Monte Carlo simulations. Focusing on a ground state with a two-sublattice unit cell, we find spin-wave bands with nonvanishing Chern numbers. The resulting magnon edge states yield a magnon thermal Hall conductivity that changes sign as function of temperature and magnetic field, suggesting chromium trihalides as a candidate for testing topological magnon transport in two-dimensional noncollinear spin systems.

Abstract:Two dimensional transition metal trihalides have drawn attention over the years due to their intrinsic ferromagnetism and associated large anisotropy at nanoscale. The interactions involved in these layered structures are of van der Waals types which are important for exfoliation to different thin samples. This enables one to compare the journey of physical properties from bulk structures to monolayer counterpart. In this topical review, the modulation of electronic, magnetic and optical properties by strain engineering, alloying, doping, defect engineering etc have been discussed extensively. The results obtained by first principle density functional theory calculations are verified by recent experimental observations. The relevant experimental synthesis of different morphological transition metal trihalides are highlighted. The feasibility of such routes may indicate other possible heterostructures. Apart from spintronics based applications, transition metal trihalides are potential candidates in sensing and data storage. Moreover, high thermoelectric figure of merit of chromium trihalides at higher temperatures leads to the possibility of multi-purpose applications. We hope this review will give important directions to further research in transition metal trihalide systems having tunable band gap with reduced dimensionalities.

Abstract:CrX$_3$ (X = Cl, Br, I) have the same crystal structure and Hamiltonian but different ligand spin-orbit coupling (SOC) constant $\lambda_X$, providing excellent material platform exploring for exotic two-dimensional (2D) spin orders. Their microscopic mechanism underlying 2D spin physics and Hamiltonian remain unestablished, along with experimental corroboration of Kitaev exchange interaction, central to realizing topological quantum spin liquids. We report Kitaev interaction signature in magnetic anisotropy measured by ferromagnetic resonance (FMR) spectroscopy. We present measured values of Heisenberg J, Kitaev K, and off-diagonal symmetric $\Gamma$ exchange interactions in CrX$_3$ determined using FMR and exact diagonalization. K and $\Gamma$ exhibit dominant quadratic dependencies on $\lambda_X$, indicating its central role in 2D magnetism. Our study provides foundation for exploring exotic 2D magnetic topologies by tuning intrinsic material parameters such as SOC.
