Abstract:Zn-doped SnO2 nanoparticles have been synthesized by the chemical precipitation method with the Zn contents (x) of 1, 2 and 4 wt.%. The nanoparticles are crystalline in all cases, with the average particle size decreasing from 13.4 nm to 7.71 nm as the Zn concentration increases. The visible photoluminescence emission is observed in Zn-doped SnO2 nanoparticles, with larger emission intensity at elevated Zn content. The dielectric constant has a strong doping dependence, which is evidently enhanced with increasing Zn content. Magnetization measurements reveal the enhancement in saturation magnetization and remanence magnetization, while the reduction in coercive field is observed with increasing amount of Zn dopant. The variation of optical, dielectric and magnetic properties is due to the incorporation of Zn in SnO2 with smaller particle size and higher defect density. The present study clearly reveals the doping-induced ferromagnetism in Zn-doped SnO2 nanoparticles, having applications in ultrahigh dielectric materials, high frequency devices and spintronics.

Abstract:Zinc oxide thin films were deposited on silicon substrates via hydrothermal method. Microstructures, surface topographies and optical properties of ZnO thin films were systematically investigated by X-ray diffraction, atomic force microscopy and fluorescence spectrophotometer. The mean grain size and surface roughness of the thin films decrease first and then increase with increasing the concentration of zinc nitrate hexahydrate. The photoluminescence spectra of ZnO thin films, excited by the 240, 320, 360, 380 and 400 nm excitation wavelength, were investigated in detail. Based on our analysis, it can be noted that mechanisms of the ultraviolet, violet and blue emissions are attributed to the transitions from the localized levels below the conduction band, zinc vacancy, interstitial zinc and extended interstitial zinc levels to the valance band, respectively. Blue-violet emissions of ZnO have great potential in light emitting and biological fluorescence labeling applications. (c) 2012 Elsevier Ltd. All rights reserved.

Abstract:ZnS nanoparticles and one-dimensional nanocrystals were obtained by in-situ synthesis in Aa-AMPS-hT ternary periodic copolymer by ion complexometry and self-assembly method. The micro-morphology, structure and optical properties were characterized by TEM, SED, UV-vis spectra and PL spectra. The results show that the products are hexagonal ZnS nanocrystals with 15 nm-215 nm in diameter. The morphology and dimension of ZnS nanoparticles could be controlled by varying the sulfaration time. The UV-vis absorption spectra indicate that the absorption edges are blue-shifted by shortening the sulfuration time, exhibiting a marked quantum size effect. With shortening sulfuration time, the photoluminescence emission peak of 409.8 nm is blue-shifted, which could be ascribed to be the forbidden gap emission.

Abstract:The electronic and optical properties of spherical nanoheterostructures are studied within the semi-empirical $sp^{3}s^{*}$ tight-binding model including the spin-orbit interaction. We use a symmetry-based approach previously applied to CdSe and CdTe quantum dots. The complete one-particle spectrum is obtained by using group-theoretical methods. The excitonic eigenstates are then deduced in the configuration-interaction approach by fully taking into account the Coulomb direct and exchange interactions. Here we focus on ZnS/CdS, ZnS/CdS/ZnS and CdS/ZnS nanocrystals with particular emphasis on recently reported experimental data. The degree of carrier localization in the CdS well layer is analyzed as a function of its thickness. We compute the excitonic fine structure, i.e., the relative intensities of low-energy optical transitions. The calculated values of the absorption gap show a good agreement with the experimental ones. Enhanced resonant photoluminescence Stokes shifts are predicted.

Abstract:This paper presents experimental and theoretical studies of binary semiconductor CdS, Zn:CdS, and (Zn-Ni) co-doped CdS. Thin films of pure CdS, Cd35ZnS36, and Cd34ZnNiS36 alloys grown by sol-gel spin coating were analyzed using X-ray diffraction, EDX, and UV-vis spectroscopy. The experimental results show the success of growing nanomaterials in hexagonal structures with crystallite sizes ranging from 1.6 to 2.11 nm and possessing band gaps in the region 2.30 -2.49 eV. Additionally, we investigate the structural and optoelectronic properties of these materials in the ground state using the density functional theory implemented in the WIEN2k software. The first principles calculations confirmed that the structural and optical properties of CdS align with the experimental results. For nanostructure Cd35ZnS36, the lattice parameters decrease, and the band gap increases to 2.85 eV with Zn doping. The (Zn-Ni) co-doped CdS structure optimization shows that the ferromagnetic configuration is more stable than the non-magnetic structure. The spin-polarized band structure investigations reveal that the majority spin-up channel is about 2.79 eV while the minority spin-down channel is around 2.19 eV. These results increase the importance of Zn:CdS and CdZnNiS alloys for optoelectronic and spintronic applications. The calculated optical properties of CdS, Zn:CdS, and (Zn-Ni) co-doped CdS show slight changes in refractive index and extinction coefficient with the doping and a quantitative agreement with the experimental findings.

Abstract:We report the electronic structure studies of well characterized polycrystalline Zn_{1-x}Fe_xO (x = 0.0, 0.01, 0.03, and 0.05) nanorods synthesized by a co-precipitation method through x-ray absorption fine structure (XAFS). X-ray diffraction (XRD) reveals that Fe doped ZnO crystallizes in a single phase wurtzite structure without any secondary phase. From the XRD pattern, it is observed that peak positions shift towards lower 2\theta value with Fe doping. The change in the peak positions with increase in Fe contents clearly indicates that Fe ions are replacing Zn ions in the ZnO matrix. Linear combination fittings (LCF) at Fe K-edge demonstrate that Fe is in mixed valent state (Fe3+/Fe2+) with a ratio of ~ 7:3 (Fe3+:Fe2+). XAFS data is successfully fitted to wurtzite structure using IFEFFIT and Artemis. The results indicate that Fe substitutes Zn site in the ZnO matrix in tetrahedral symmetry.

Abstract:Transition metal doped CdS and ZnS dilute magnetic semiconductors have attracted widespread research interests due to their potential spin electron applications. Most of these theoretical and experimental analyses have focused on studying their optical properties. In response to the widespread application of dilute magnetic semiconductor nanomaterials in electronic components, semiconductor chips, integrated circuits, and other fields, based on solvent thermal method,the dilute magnetic semiconductors with room temperature ferromagnetic Cr-doped CdS and ZnS nanostructures were synthesized by solvothermal method. According to X-ray diffraction (XRD) analysis, the products of Cr-doped CdS and ZnS were clearly determined to the hexagonal phase. Scanning electron microscopy (SEM) images showed that morphologies of the CdS and ZnS with different contents chromium were mainly nanorods and micro floral shape. Energy dispersive spectroscopy (EDS) measurements indicated that the synthesized products were composed of Cr, Cd, Zn and S. The vibrating sample magnetometer (VSM) showed that undoped CdS exhibited weak ferromagnetism at room temperature, undoped ZnS exhibited diamagnetism, while Cr-doped CdS and ZnS had strong ferromagnetism. The saturation magnetizatio M s of Cr-doped CdS(Cr=4.21%) was about 9.524 (10 −3 emu/g), the coercivity ofH c was about 98.327 Oe. The saturation magnetization M s of Cr-doped ZnS (Cr=7.67%) was about 8.502 (10 −3 emu/g), the coercivity of H c was about 96.237 Oe. The ferromagnetism of Cr-doped CdS and ZnS were attributed to the duoble exchange mechanism.

Abstract:The key to control the fabrication process of transition metal sulfide nanocrystals is to understand the reaction mechanism, especially the coordination of ligands and solvents during their synthesis. We utilize in situ High-Energy Resolution Fluorescence Detected X-ray Absorption Spectroscopy (HERFD-XAS) as well as in situ valence-to-core X-ray Emission Spectroscopy (vtc-XES) combined with Density Functional Theory (DFT) calculations to identify the formation of an octahedral [Zn(OA)6]2+ complex, and the ligand exchange to a tetrahedral [Zn(SOA)4]2+ complex (OA = oleylamine, OAS = oleylthioamide), during the synthesis of ZnS nanorods in oleylamine. We observe in situ the transition of the electronic structure of [Zn(SOA)4]2+ with a HOMO/LUMO gap of 5.0 eV towards an electronic band gap of 4.3 eV and 3.8 eV for 1.9 nm large ZnS wurtzite nanospheres and 2 x 7 nm sphalerite nanorods, respectively. Thus, we demonstrate how in situ multimodal X-ray spectroscopy and scattering studies can not only resolve structure, size, and shape during the growth and synthesis of NPs in organic solvents and at high temperature but also give direct information about their electronic structure, which is not readily accessible through other techniques.

Abstract:In this work, we report the structural and optical properties of pure and alkali metal sodium (Na) mixed ZnS nanocomposites synthesized by the co-precipitation method. The powder XRD pattern reveals a mixed phase of cubic and hexagonal structure. Based on the full width at half maximum (FWHM), the crystalline size was found to be 4-6 nm by using the Debye Scherrer formula. The diffraction peaks of Na: ZnS shift towards a higher angle compared to pure ZnS. This is due to the difference in the ionic radii of Na+ and Zn2+ ions. The SEM images show the plate-like structures. The UV-Visible absorption spectra of pure and Na-ZnS show an absorption cut-off wavelength of 278 nm (4.46 eV). The blue shift compared to the bulk band gap (3.7 eV) is due to the quantum confinement effect. In addition to that, the optical absorption increases with increasing Na concentration. The functional groups are identified by FTIR analysis. The fluorescence study reveals the near band edge emission at 440 nm (2.81 eV). The defect level emission is observed in the lower energy side of the spectra and luminescence intensity decreases with increasing Na concentration due to the non-radiative recombination process.

Abstract:The effect of Cr dopant on the structural, optical, magnetic properties and local electronic structure of aqueous synthesis derived Zn1−xCrxS diluted magnetic semiconductor nano crystals have systematically investigated. The nano crystalline structure and crystallite size have been estimated by X-ray diffraction measurements with Rietveld refinement and high-resolution transmission electron microscopy. Effective increase of the lattice parameter has been observed in doped samples. Raman spectroscopy has been employed to study the crystalline quality, structural disorder and defects in the host lattice. The tetrahedral coordination of the sulfur ions surrounding the zinc ions has been studied by FTIR analysis. The decrease of energy band gap for Cr doped samples has observed. Blue emission has been observed by photo luminescence spectroscopy due to defect formation (Cri) in Cr-doped samples. The local electronic structures of Zn and Cr sites are thoroughly studied by synchrotron based X-ray absorption spectroscopy comprising of both X-ray Absorption Near Edge Structure (XANES) and Extended X-ray Absorption Fine Structure (EXAFS). EXAFS studies indicate the presence of secondary phase within the sphalerite lattice of diluted Zn1−xCrxS nanocrystals while XANES studies exhibit single pre-edge feature. The amplitude of such pre edge is found to be independent of Cr amount on doped ZnS nanocrystals. The results demonstrated that diluted Cr3+ ions are substituted on the host ZnS nanocrystal. The Cr doped ZnS sample shows paramagnetism at room (300 K) and at low (5 K) temperature. The Cr–S bonds are the crucial premise for paramagnetic ordering.

Abstract:Transition metal (TM) doping ZnS and CdS have attracted extensive research interests due to their potential spintronic applications. Most of these theoretical and experimental analyses have focused on their wurtzite-type structure. However, few investigations for their zinc-blende-type structure are reported in the literature, especially for their optical properties. Here, we present an in-depth assessment of the electronic structures, magnetic and optical properties of ZnS and CdS semiconductors doped with transition metal atoms (TM) X (X = Cr and Fe) that we have carried out by first principles calculations. On the basis of the GGA approximation, PBEsol and TB-mBJ potentials are used for exchange and correlation potential. The improvement in the energy band gap value, within TB-mBJ potential, is very remarkable indicating that all the studied compounds are wide-band gap materials (Eg ≥ 3 eV). The magnetic half-metallic band gap, band structures, densities of states and optical properties are analyzed in depth. For the studied compounds, our results show a metallic nature for spin up and keep the semiconductor nature for spin down for Cr atom while a reversed behavior is revealed for Fe atom. The corresponding revised data are proposed following the subsequent TB-mBJ potential. Moreover, the half-metallic band gap EgHM decreases from CdS to ZnS, in opposite to the PBEsol prediction for the both Fe and Cr impurities. New trends and conclusions are then presented showing the impact of this latter potential in improving the values of several studied properties and not limited only to the energy bandgap, as is known. With this potential, the maximum absorption reaches its high energy value. Our results are also compared with available theoretical and experimental values and a good agreement is obtained. We hope that our revised research can be useful for technological applications such as spintronics and photovoltaics.

Abstract:The optoelectronic properties of ZnS doped with transition metals (Cu, Cd, Ag, and Au) are systematically investigated by applying first-principles computations based on the density functional theory (DFT). Various doping concentrations for Cu (5%, 10%, 20%), Cd (5%, 10%, 15%, 20%), Ag (5%, 15%), and Au (5%, 15%, 20%) are explored to examine their impact on the properties of ZnS. Our analysis confirms that all doped structures exhibit direct band gap semiconducting behavior. Notably, the band gap energy decreases with the incorporation of Cd, Ag, and Au, while an increase in Cu content results in a wider band gap. This work also evaluates how these transition metals influence the absorption coefficient, the dielectric constant, the refractive index, and the extinction coefficient of ZnS, providing a comprehensive insight into their effects. Our findings show a good agreement with existing experimental and theoretical data, offering a deep understanding of the optoelectronic properties of doped ZnS semiconductors. This investigation underlines the significance of doping in tailoring the properties of ZnS for enhanced optoelectronic applications, laying the groundwork for further experimental validation and theoretical analysis.

Ab initio investigation of non-metal-doped ZnS monolayer

Abstract:Structural, electronic, and magnetic properties of non-metal-doped ZnS monolayers are studied based on spin-polarized plane-wave DFT with Generalized Gradient Approximation as proposed for the solids by Perdew, Burke, and Ernzerhof (PBE-sol). Our results show that B- and C-doped ZnS monolayer showed half-metallic behavior. In contrast, N-doped ZnS monolayer showed semiconducting nature in agreement with the reported literature on other II–VI monolayer systems. The total magnetic moment in B-doped, C-doped, and N-doped ZnS monolayer is 0.99 μΒ, 1.99 μΒ, and 0.99 μΒ, respectively. These magnetic moments mainly arise from 2p orbitals of the dopant atoms, thus exhibiting d0 ferromagnetism. Although non-metal doping in other II–VI monolayer systems has been reported, to our knowledge this is the first report on doping of ZnS monolayer. Our findings could provide valuable foundation and reference data for future experimental work in developing ZnS monolayer-based nano-devices.
Structure, morphology and properties of ZnS crystal irradiated by electrons of different fluences

Abstract:International Journal of Modern Physics B, Ahead of Print. The effect of 2[math]MeV energy electrons with fluences from [math] to [math] electron/cm2 on the crystal structure, surface morphology, absorption spectrum, band gap, Raman spectrum and microhardness of ZnS crystal was investigated. The crystal structure of ZnS is face-centered cubic with space group F-43m. Upon irradiation with a fluence of [math] electron/cm2, the unit cell parameter decreased by 0.0195[math]Å, and the coordinates of the Zn[math] ions were changed. Irradiation with fluences ranging from [math] to [math] electron/cm2 increased crystallite size from 20[math]nm to 28[math]nm. The study of the surface morphology of the ZnS single-crystal revealed that irradiation caused a reduction in both the width ([math]) and height ([math]) of the surface roughness. The band gap of the ZnS single-crystal decreased from 3.521 to 3.506[math]eV when irradiated with fluence electrons from [math] to [math][math]electron/cm2. Raman spectrum observations showed an increase in the longitudinal optical (LO) mode peak (350[math]cm[math]) intensity following the irradiation of ZnS single-crystal with electrons. The microhardness of the ZnS single-crystal showed an exponential increase by 20% when irradiated with fluences from [math] to [math][math]electron/cm2.

Abstract:Transition metal (TM)-doped dilute magnetic semiconductors (DMS) have emerged as promising materials for spintronic applications such as spin-polarized transport and information storage. However, achieving robust room-temperature ferromagnetism in DMS remains a key challenge. This work undertakes a comprehensive investigation of the effects of Ti- and Cr-doping and (Ti,Cr)-codoping on the structural, electronic, and magnetic properties of wurtzite ZnS using first-principles pseudopotential plane-wave self-consistent field calculations and Monte Carlo simulations. The first-principles DFT calculations were performed using the spin-polarized GGA+U approach to account for strong electron–electron interactions. Structural relaxations revealed expanded lattice parameters and bond lengths for the doped systems compared to pure ZnS, attributed to the larger ionic radii of the dopants. Formation energy calculations confirmed the thermodynamic stability of doping. The band structure and density of states analysis demonstrated the half-metallic nature of the doped ZnS systems with 100% spin polarization induced by strong hybridization between the TM-3d and S-3p states. This mediates robust ferromagnetic coupling, with total magnetic moments around 4-8 μB /cell depending on dopant type and concentration. To complement the zero-temperature DFT results, temperature-dependent Monte Carlo simulations using the single-spin flip Heat Bath algorithm were implemented. The modeling of magnetization, susceptibility, specific heat, and hysteresis loops enabled extracting Curie temperatures up to 427.6 K for 12.5% Cr-doped ZnS. The synergistic combination of first-principles DFT and Monte Carlo computational techniques provides significant insights into tailoring the magnetic properties of TM-doped ZnS dilute magnetic semiconductors. The tunability of structural, electronic, and magnetic characteristics through control of dopant selection and concentration demonstrates the promising potential of transition metal-doped ZnS for spintronic devices operable at room-temperature.

Abstract:The study particularly focuses on the effect of the Cr co-doping on the structural, optical and magnetic properties of Zn0.99Fe0.01O. Zn0.99-xFe0.01CrxO (x =0, 0.01, 0.03 and 0.05) nanoparticles. Powder x-ray diffraction (XRD) analysis confirms all the samples have hexagonal wurtzite structures. The average crystallite size (D) and microstrain of the samples were calculated using the Williamson-Hall relation and D was found to be 13 +- 1 nm for Zn0.99Fe0.01O. In Cr co-doped samples, D increase slightly with Cr content and are given by 9 +- 1, 10 +- 1, and 11 +- 1 nm for the samples with x = 0.01, 0.03 and 0.05, respectively; while the strain decreased with increase in Cr co-doping. Transmission electron microscopy (TEM) images of the samples indicate that particles are in the nano-regime and agglomerated. Particle sizes are found to be 14 +- 1, 11 +- 1 and 12 +- 1 nm for Zn0.99-xFe0.01CrxO with x = 0, 0.03 and 0.05, respectively. The substitution of Fe3+ and Cr3+ at Zn2+ sites has an impact on the optical properties. The band-gap decreases from 3.296 +- 0.002 eV to 3.258 +- 0.002 eV with increase of Cr concentration. Photoluminescence (PL) of Zn0.96Fe0.01Cr0.03O revealed the presence of defects, the emission peaks at 410 nm and 513 nm are attributed to Zn vacancies (VZn) and singly ionized oxygen vacancies, respectively. The M(-H) curves of Zn0.99-xFe0.01CrxO (x = 0.03 and 0.05) measured at room temperature using a vibrating sample magnetometer (VSM) are found to be hysteretic, signifying room temperature ferromagnetism (RTFM). Maximum saturation magnetization, 0.67 +- 0.01 emu.g-1, is observed in Zn0.94Fe0.01Cr0.05O. The observed RTFM in Fe+Cr co-doped ZnO is explained by of bound magnetic polaron (BMP) mechanism, the BMPs are formed by VZn and Vo^+ defects. This paper enhances the understanding of the origin of RTFM in Fe+Cr co-doped ZnO nanoparticles.

Abstract:ZnS nanoparticles doped with Cu(II) were synthesized by the coordination chemistry method. Glycine was used as ligand to decrease the solubility difference of ZnS and CuS in an aqueous colloid. By this method, coprecipitation probability of CuS and ZnS is greatly enhanced. The band gap of the nanoparticles increases with Cu2+ doping concentration. Except for direct observation from the band gap obtained from the absorption spectra. A green emission band located at 490–510nm was observed by UV excitation of the ZnS host, which indicated that Cu2+ ions substitute Zn2+ ions in the lattice and act as luminescent centers.

Abstract:The ferromagnetic mediation centers of enough high concentration are the prerequisites for the realization of ferromagnetic diluted magnetic semiconductors. Zn0.97Co0.03S ultrafine nanoparticles of diameter ˜4 nm with zinc blende structure were synthesized by the chemical coprecipitation method. After annealing in H2 atmosphere at 500 °C for 2 h, Zn0.97Co0.03S transformed to wurtzite structure of increased particle size and strongly enhanced room temperature ferromagnetism has been observed. The possible ferromagnetic contribution from metallic Co due to reduction by H2 has been excluded. Combining the structural characterizations and density functional theory calculations, we conclude that the interstitial H+ ions in wurtzite ZnS may provide efficient ferromagnetic mediation between the neighboring Co2+ ions.

Abstract:The magnetic transition-metal (TM) @ oxide nanoparticles have been of great interest due to their wide range of applications, from medical sensors in magnetic resonance imaging to photo-catalysis. Although several studies on small clusters of TM@oxide have been reported, the understanding of the physical electronic properties of TMn@(ZnO)42 is far from sufficient. In this work, the electronic, magnetic and optical properties of TMn@(ZnO)42 (TM = Fe, Co and Ni) hetero-nanostructure are investigated using the density functional theory (DFT). It has been found that the core-shell nanostructure Fe13@(ZnO)42, Co15@(ZnO)42 and Ni15@(ZnO)42 are the most stable structures. Moreover, it is also predicted that the variation of the magnetic moment and magnetism of Fe, Co and Ni in TMn@ZnO42 hetero-nanostructure mainly stems from effective hybridization between core TM-3d orbitals and shell O-2p orbitals, and a magnetic moment inversion for Fe15@(ZnO)42 is investigated. Finally, optical properties studied by calculations show a red shift phenomenon in the absorption spectrum compared with the case of (ZnO)48.
