Abstract:The lead-free halide perovskite Cs3Bi2Br9 is a promising semiconductor material for room-temperature X-ray detection due to its excellent properties. However, material purity and crystal quality still limit the use of Cs3Bi2Br9 crystals as detectors. In this work, we present a highly efficient purification method using continuous vacuum extraction to sublimate BiBr3 precursors for Cs3Bi2Br9. Impurity analysis via inductively coupled plasma mass spectroscopy showed that the purification method successfully removed most of the impurities in BiBr3 precursors and improved the purity by at least one order of magnitude. Centimeter-sized Cs3Bi2Br9 single crystals were grown by the vertical Bridgman method. The improved properties after purification were confirmed by UV-Vis-NIR spectra, infrared transmittance, and current–voltage (I–V) measurements. The results showed that the average transmittance of Cs3Bi2Br9 crystals significantly increased from 62% to 75% in the 0.5–20 μm spectral range. Additionally, the resistivity increased by nearly three orders of magnitude from 5.0 × 109 Ω·cm to 2.2 × 1012 Ω·cm, meaning the material will have low leakage currents and be suitable for developing applications for room temperature radiation detection.

Abstract:In recent years, there has been significant interest in addressing the issue of ion migration in perovskite materials. One recognized and effective solution is to reduce the dimensionality of perovskites. While most studies have focused on quasi-two-dimensional (quasi-2D) perovskites or the introduction of two-dimensional (2D) heterojunctions into three-dimensional (3D) perovskites, less attention has been given to zero-dimensional (0D) perovskites. As a low-toxicity bismuth-based perovskite, our research direction is centered on exploring the seldom-investigated A 3 BiX 6 0D structure. In this study, we present the successful growth of high-quality C 3 H 15 N 6 BiBr 6 (FA 3 BiBr 6 ) perovskite single crystals (PSCs) on a centimeter scale using a straightforward solution evaporation method (SE). The FA 3 BiBr 6 PSCs exhibit a low trap density of 2.22 × 10 9 cm −3 and a high carrier mobility–lifetime product ( μτ ) of 1.24 × 10 −5 cm 2 V −1 as well as a high resistivity of 1.475 × 10 10 Ω cm. The X-ray detector shows a high sensitivity of 231 μC Gy air −1 cm −2 , a low detection limit of 460 nGy air s −1 and a low baseline drift of 3.73 × 10 −4 pA cm −1 s −1 V −1 .

Abstract:Halide double perovskites have recently bloomed as the green candidates for optoelectronic applications, such as X-ray detection. Despite great efforts, the exploration of promising organic-inorganic hybrid double perovskites toward X-ray detection remains unsuccessful. Now, single crystals of the lead-free hybrid double perovskite, (BA)2 CsAgBiBr7 (BA+ is n-butylammonium), featuring the unique 2D multilayered quantum-confined motif, enable quite large μτ (mobility-lifetime) product up to 1.21×10-3 cm2 V-1 . This figure-of-merit realized in 2D hybrid double perovskites is unprecedented and comparable with that of CH3 NH3 PbI3 wafers. (BA)2 CsAgBiBr7 crystals also exhibit other intriguing attributes for X-ray detection, including high bulk resistivity, low density of defects and traps, and large X-ray attenuation coefficient. Consequently, a vertical-structure crystal device under X-ray source yields a superior sensitivity of 4.2 μC Gyair -1 cm-2 .
Ultralow Detection Limit and Robust Hard X-ray Imaging Detector Based on Inch-Sized Lead-Free Perovskite Cs 3 Bi 2 Br 9 Single Crystals

Abstract:Halide perovskites are promising candidates for soft X-ray detection (<80 keV) owing to their high X-ray absorption coefficient, resistivity, and mobility lifetime product. However, the lack of large high-quality single crystals (SCs) renders it challenging to manufacture robust hard X-ray imaging systems (>100 keV) with a low detection limit and stable dark current. Herein, high-quality inch-size two-dimensional (2D) Cs3Bi2Br9 (CBB) single crystals are grown from a melt via the Bridgman method. The crystal quality is enhanced by eliminating inclusions of CsBr-rich phases and restraining the trap-state density, leading to an enhanced resistivity of 1.41 × 1012 Ω cm and a mobility lifetime product of 8.32 × 10-4 cm2 V-1. The Au/CBB/Au single-crystal device exhibits a high sensitivity of 1705 μC Gyair-1 cm-2 in all-inorganic bismuth-based perovskites and an ultralow detection limit of 0.58 nGyair s-1 in all of the bismuth-based perovskites for 120 keV hard X-ray detection. The CBB detector exhibits high work stability with an ultralow dark current drift of 2.8 × 10-10 nA cm-1 s-1 V-1 and long-term air environment reliability under a high electric field of 10 000 V cm-1 owing to the ultrahigh ionic activation energy of the 2D structure. The proposed robust imaging system based on CBB SC is a promising tool for X-ray medical imaging and diagnostics.

Abstract:In this paper, single crystals (SCs) of the Cs2AgBiBr6 double perovskite were grown using the method of crystallization from a supersaturated solution. It was shown that the natural crystal growth surface of the perovskite with perfect crystal quality is along the (111) plane by X-ray diffraction (XRD) and high-resolution transmission electron microscope (HRTEM) analyses. The fabricated high-sensitivity X-ray detector based on the Cs2AgBiBr6 SCs with vertical structure achieved detection sensitivity up to 316 mu CGyair(-1) cm(-2) under bias voltage of 18 V. Furthermore, the frequency noise characteristics of the device under different posttreatment processes were systematically analyzed, which indicated that the combination of thermal annealing and isopropanol rinsing can suppress field-driven ion migration and surface conduction channel, thereby increasing the resistivity of the perovskite material and reducing the noise current of the device. Our results revealed that the Cs2AgBiBr6 SCs-based X-ray detector with high sensitivity and low cost has a great potential for application in manufacturing lead-free and stable radiation detection electronics in the future.

Abstract:Hybrid organic-inorganic lead halide perovskites (HOIPs) possess significant photoelectric characteristics for solar energy conversion, but the presence of lead causes issues for eco-friendly applications. Halide double perovskites represent a green option for applications in optoelectronic fields, especially X-ray detection systems. Despite great efforts, the exploration of large-size lead-free iodide-based hybrid double perovskite single crystals for X-ray detection has been unsuccessful. Herein, we demonstrate that a large single crystal of the 2D (two-dimensional) semiconducting perovskite (C6H16N2)2CuBiI8·0.5H2O can serve as an X-ray detection candidate. The perovskite crystal, as large as 35 × 31 × 3 mm3, was grown using a low-cost, simple cooling solution approach. To the best of our knowledge, this is the first time a centimeter-sized 2D BiCu iodide double perovskite single crystal has been used for X-ray detection. The perovskite crystal exhibited unique properties for X-ray detection, such as a significant X-ray absorption coefficient, considerable μτ product, and low trap density. Moreover, X-ray detection with 5.51 μCGyair-1 cm-2 was achieved based on a single crystal. This work opens new ways to explore specially designed organic cations for stabilizing 2D HOIPs that show great potential in optoelectronics.

Abstract:The effective detection of X-ray radiation with low threshold is essential to many medical and industrial applications. Three-dimensional (3D) organolead trihalide and double perovskites have been shown to be suitable for direct X-ray detection. However, the sensitivity and stability of 3D perovskite X-ray detectors are limited by ion motion, and there remains a demand to develop green and stable X-ray detectors with high sensitivity and low detection limit. The emerging low-dimensional perovskites have shown promising optoelectronic properties, featuring good intrinsic stability and reduced ion migration. Inspired by this, we show that our 2D layered perovskite-like (NH4)3Bi2I9 device provides unique anisotropic X-ray detecting performance with different crystal directions, effective suppression of ion migration and a low detection limit of 55 nGyair s−1. These results will motivate new strategies to achieve a high-performance X-ray detector by utilizing 2D layered perovskite or perovskite-like materials, without requiring toxic elements.

Abstract:Vertical‐structure devices offer distinct advantages in terms of integration feasibility, efficiency and stability. However, poor out‐of‐plane carrier transport in layered 2D perovskite hampers vertical‐structure X‐ray detection performance. Layered CsPb2Br5 single crystals, grown with ligand‐assisted methods, achieve excellent out‐of‐plane μτ product. The resulting vertical‐structure X‐ray detectors demonstrate a sensitivity of 8865.6 μC Gyair−1 cm−2 and good imaging performance. The emerging 2D layered perovskites have promising optoelectronic properties, good intrinsic stability and reduced ion migration, making them effective for detecting X‐ray radiation. However, their application is constrained by poor out‐of‐plane carrier transport. In this study, inch‐sized high‐quality CsPb2Br5 layered single crystals (SCs) are developed using an organic ligand‐assisted solution process. By modifying the surface energy, the anisotropy of crystal growth is conquered, resulting in CsPb2Br5 SCs with sufficient thickness for X‐ray detection. Importantly, this modification significantly enhanced the crystal quality as the grown CsPb2Br5 SCs exhibited longer photoluminescence lifetime and smaller trap density. Notably, the CsPb2Br5 SCs demonstrate unprecedented out‐of‐plane carrier transport, achieving a high carrier mobility‐lifetime product of 2.53 × 10−2 cm2V−1. This can be attributed to the small interlayer distance and the strong interlayer force of Cs─Br bonding. Furthermore, CsPb2Br5 SCs possess other intriguing attributes for X‐ray detection, including high bulk resistivity and outstanding thermal stability. These advantageous properties enable high‐performance vertical‐structure X‐ray detection with a superior sensitivity of up to 8865.6 μC Gyair−1cm−2 and a low detectable dose rate of 12.7 nGyairs−1. Additionally, CsPb2Br5 SCs exhibit high spatial resolution in X‐ray imaging and exceptional thermal stability, making them promising candidates for nondestructive determination.

Abstract:Halide perovskites have continued to rise as attractive light absorber materials, mainly driven by their potential wide applications in the fields of solar cells, photodetectors, lasers and others. However, Pb-containing perovskites are poising and could cause serious potential problems to our environment. Thus, there is a strong desire to develop lead-free perovskites as environmentally friendly alternatives. Here, we have shown a successful synthesis of a non-toxic single crystalline double-halide perovskite, Cs3BiBr6, and analysed its structural characteristics in detail. This perovskite represents a new structure in terms of double-halide perovskites. The crystal structure is featured by isolated BiBr6 polyhedra to form a zero-dimensional halide perovskite. The bandgap of this compound is measured to be 2.55 eV. High stability against thermal is also clearly shown in Cs3BiBr6 single crystal. Photodetector based on this compound is fabricated and tested, which exhibits an impressive detectivity of 0.8*109 Jones and low dark current under the 400 nm light illumination. Overall, our results show that Cs3BiBr6 perovskite as a lead-free perovskite has interesting structures and promising properties for optoelectronic devices.

A two-dimensional lead-free double perovskite for self-powered and high performance X-ray detection

Abstract:Two-dimensional Dion–Jacobson (DJ) phase hybrid perovskites are gradually coming to the stage of optoelectronic devices because of their excellent photoelectric properties. These materials exhibit broad application potential in various fields such as solar cells, light-emitting diodes (LEDs), and X-ray detection. Specifically, DJ phase hybrid perovskites are often promising in direct X-ray detection. Herein, a new lead-free DJ-phase layered perovskite, (HA) 2 AgBiBr 8 (HA 2+ = histammonium), single crystal was examined. This newly developed material exhibits excellent semiconductor properties for direct X-ray detection, including high resistivity (8.03 × 10 10 Ω cm), a low trap state density (1.1648 × 10 11 cm −3 ), and a large mobility–lifetime value (2.047 × 10 −3 cm 2 V −1 ). Notably, the (HA) 2 AgBiBr 8 based X-ray detector performed outstandingly in terms of radiation-to-current response, showing a fast response time (rise time: 21.8 ms, fall time: 42.7 ms). It demonstrated self-powered character, showing a high sensitivity of 252.38 μC Gy air cm −2 and low detection limit of 68.9 nGy air s −1 at 3.10 V mm −1 . In addition, the as-fabricated device exhibits excellent imaging performance and long-term stability during X-ray imaging. This work provides a feasible path for the innovative application of organic–inorganic hybrid lead-free perovskites in medical diagnosis and efficient X-ray detection.

Abstract:Organolead trihalide perovskite single crystals (SCs) offer unprecedented opportunity for X-ray and visible light detection. Nevertheless, it remains a challenge to keep simultaneous high-performance and stability at a high-temperature working mode. Herein, formamidinium lead bromide (FAPbBr3) SCs are developed to successfully address these issues. Low-temperature crystallized induced FAPbBr3 SCs possess an excellent mobility-lifetime product and an ultralow surface charge recombination velocity, thus exhibiting an X-ray dose rate as low as 0.3 μGyair s–1 as a sensitive radiation detector. Furthermore, it also contributes a specific detectivity as high as 3.5 × 1012 cm Hz1/2 W–1, keeping stable at high-temperature of 460 K as a photodetector. A prototype of an imaging system with diffuse reflection mode is constructed using detectors as receivers, enabling defined scanning images in a high temperature environment. Abstract:Ferroelectricity and X‐ray detection property have been recently implemented for the first time in hybrid bromide double perovskites. It sheds a light on achieving photosensitive and ferroelectric multifunctional materials based on 2D lead‐free hybrid halide double perovskites. However, the low Tc, small Ps, and relatively low X‐ray sensitivity in the reported bromide double perovskites hinder practical applications. Herein, the authors demonstrate a novel 2D lead‐free iodide double perovskite (4,4‐difluoropiperidinium)4AgBiI8 (1) for high‐performance X‐ray sensitive ferroelectric devices. Centimeter‐sized single crystal of 1 is obtained and exhibits an excellent ferroelectricity including a high Tc up to 422 K and a large Ps of 10.5 μC cm−2. Moreover, due to a large X‐ray attenuation and efficient charge carrier mobility (μ)–charge carrier lifetime (τ) product, the crystal 1 also exhibits promising X‐ray response with a high sensitivity up to 188 μC·Gyair−1 cm−2 and a detection limit below 3.13 μGyair·s−1. Therefore, this finding is a step further toward practical applications of lead‐free halide perovskite in high‐performance photoelectronic devices. It will afford a promising platform for exploring novel photosensitive ferroelectric multifunctional materials based on lead‐free double perovskites.

Abstract:Two‐dimensional (2D) AA′n−1MnX3n+1 type halide perovskites incorporating straight‐chain symmetric diammonium cations define a new type of structure, but their optoelectronic properties are largely unexplored. Reported here is the synthesis of a centimeter‐sized AA′n−1MnX3n+1 type perovskite, BDAPbI4 (BDA=NH3C4H8NH3), single crystal and its charge‐transport properties under X‐ray excitation. The crystal shows a staggered configuration of the [PbI6]4− layers, a band gap of 2.37 eV, and a low trap density of 3.1×109 cm−3. The single‐crystal X‐ray detector exhibits an excellent sensitivity of 242 μC Gyair−1 cm−2 under the 10 V bias (0.31 V μm−1), a detection limit as low as 430 nGyair s−1, ultrastable response current, a stable baseline with the lowest dark current drift of 6.06×10−9 nA cm−1 s−1 V−1, and rapid response time of τrise=7.3 ms and τfall=22.5 ms. These crystals are promising candidates for the next generation of optoelectronic devices. Abstract:This work has demonstrated large‚Äźsize single crystals of a new 2D DJ phase lead‚Äźfree double perovskite, serving as a promising candidate for detecting X‚Äźray irradiation with high sensitivity, low detection limit, and superior anti‚Äźfatigue. 2D Dion‚ÄďJacobson (DJ) phase hybrid perovskites have shown great promise in the photoelectronic field owing to their outstanding optoelectronic performance and superior structural rigidity. However, DJ phase lead‚Äźfree double perovskites are still a virgin land with direct X‚Äźray detection. Herein,¬†we¬†have designed and synthesized a new DJ phase lead‚Äźfree layered double perovskite of (HIS)2AgSbBr8 (1, HIS2+¬†= histammonium). Centimeter‚Äźsized (18 √ó 10 √ó 5 mm3) single crystals of 1 are successfully grown via the temperature cooling technique, exhibiting remarkable semiconductive characteristics such as a high resistivity (2.2 √ó 1011¬†ő© cm), a low trap state density (3.56 √ó 1010 cm‚ąí3), and a large mobility‚Äźlifetime product (1.72 √ó 10‚ąí3 cm2 V‚ąí1). Strikingly, its single‚Äźcrystal‚Äźbased X‚Äźray detector shows a high sensitivity of 223 ¬ĶC Gy‚ąí1air cm‚ąí2 under 33.3¬†V mm‚ąí1, a low detection limit (84.2 nGyairs‚ąí1) and superior anti‚Äźfatigue. As far as¬†we¬†know,¬†we¬†firstly demonstrates the potential of 2D DJ phase lead‚Äźfree hybrid double perovskite in X‚Äźray detection, showing excellent photoelectric response and operational stability. This work will pave a promising pathway to the innovative application of hybrid perovskites for eco‚Äźfriendly and efficient X‚Äźray detection.

Abstract:Two-dimensional (2D) lead-based hybrid perovskites with highly intrinsic anisotropy and entertaining semiconducting properties have been well suited for polarization-sensitive photodetection. Neventheless, the chemical instability and environmentally unfriendly hinder its further application. Recenly, 2D double perovskite received much attention as excellent green alternatives to lead-based perovskites. However, the application of 2D double perovskite in broad-spectrum polarization detection has not been explored. In this work, we first grown centimeter-sized crystals (11 × 3 × 1 mm3) of 2D hybrid double perovskite (IPA)4AgBiI8 (IPA is iodopropylamine) with narrow bandgap of Eg = 1.87 eV. Emphatically, the single-crystal photodetectors of (IPA)4AgBiI8 show broad-spectrum polarization-sensitive response, even to 660 nm, with a large dichroism ratio (Iphc/Iphb ≈ 1.23), a large detectivity up to ∼1010 Jones, and a relatively rapid responding time (∼ 450 μs). All of these outstanding features combine to produce (IPA)4AgBiI8 an excellent polarized photodetector material. This work introduces a novel 2D hybrid double perovskite material for broad-spectrum polarization-sensitive photodetection.

Abstract:Cs3Bi2I9 single crystals with anisotropy are grown, and the vertical and coplanar devices are designed. The coplanar device has a larger μτ product, so the coplanar device is more conducive to carrier transport and has higher sensitivity, while the vertical device has a lower dark current and a lower limit of detection. Direct X‐ray detectors require high‐quality and large‐size materials to reduce radiation hazards. As an all‐inorganic lead‐free perovskite, Cs3Bi2I9 has good prospects for research and applications in the field of X‐ray detection. A refined evaporation method is proposed for the growth of Cs3Bi2I9 single crystals (SCs), and a high‐quality SC with a size of 18 × 20.5 × 3 mm3 is obtained. Due to the anisotropy of Cs3Bi2I9 SCs, two different device structures, vertical and coplanar, are designed. The coplanar device has a higher sensitivity of 59 464.4 μC Gyair−1 cm−2, while the vertical device performs better on the limit of detection (LoD), with an LodD as low as 1.27 nGyair s−1.

Abstract:Lead‐free A3Bi2I9‐type perovskites have been demonstrated as a class of promising semiconductors for high‐performance X‐ray detection due to their high bulk resistivity and strong X‐ray absorption, as well as reduced ion migration. However, due to their long interlamellar distance along their c‐axis, their limited carrier transport along the vertical direction is a bottleneck for their detection sensitivity. Herein, we design a new A‐site cation of aminoguanidinium (AG) with all‐NH2 terminals to shorten the interlayer spacing by forming more and stronger N−H···I hydrogen bonds. The prepared large AG3Bi2I9 single crystals (SCs) render shorter interlamellar distance for a larger mobility‐lifetime product of 7.94 × 10−3 cm2 V−1, which is 3 times higher than the value measured on the best MA3Bi2I9 SC (2.87 × 10−3 cm2 V−1). Therefore, the X‐ray detectors fabricated on the AG3Bi2I9 SC exhibit high sensitivity of 5791 uC Gy−1 cm−2, low detection limit of 2.6 nGy s−1 and short response time of 690 μs, all of which are far better than those of the state‐of‐the‐art MA3Bi2I9 SC detectors. The combination of high sensitivity and high stability enables astonishingly high spatial resolution (8.7 lp mm−1) X‐ray imaging. Abstract:Solution‐processable 2D metal‐halide perovskites are highly promising for cost‐effective optoelectronic applications due to their intrinsic multiquantum well structure. However, the lack of stability is still a major obstacle in the use of this class of materials in practical devices. Here, the authors demonstrate the stable optoelectronic properties using formamidinium (FA)‐based centimeter‐long 2D perovskite (BA)2FAPb2I7 high‐quality single‐crystal controlled by the thickness of two perovskite layers. The large area single‐crystal exhibits good crystallinity, phase purity, and spectral uniformity. Moreover, the (BA)2FAPb2I7 single‐crystal shows excellent stability at open atmospheric conditions when compared to methylammonium (MA)‐based (BA)2MAPb2I7 counterparts. The photodetectors fabricated using 2D perovskite single‐crystal on the rigid Si/SiO2 substrate reveal high photoresponsivity (Rλ)(≈5 A W−1), the fast response time (<20 ms), specific detectivity (D*) (≈3.5 × 1011 Jones), and excellent durability under 488 nm laser illumination. The Rλ and D* values are obtained from the (BA)2FAPb2I7 single‐crystal 25 times and three orders magnitudes, respectively, higher than the (BA)2MAPb2I7 single‐crystal. Additionally, the perovskite material on flexible polymer substrate reveals good photo‐sensing properties in both bending and nonbending states. The authors report stable and durable optoelectronic properties using formamidinium (FA)‐based centimeter‐long 2D hybrid perovskite high‐quality single‐crystal controlled by the thickness of two perovskite layers. The 2D hybrid (BA)2FAPb2I7 perovskite single‐crystal exhibits tremendously enhanced air stability with long‐live photodetector performance compared to its methylammonium counterpart (BA)2MAPb2I7 single‐crystal.

Abstract:Low ionic migration is required for a semiconductor material to realize stable high‐performance X‐ray detection. In this work, successful controlled incorporation of not only methylammonium (MA+) and cesium (Cs+) cations, but also bromine (Br–) anions into the FAPbI3 lattice to grow inch‐sized stable perovskite single crystal (FAMACs SC) is reported. The smaller cations and anions, comparing to the original FA+ and I– help release lattice stress so that the FAMACs SC shows lower ion migration, enhanced hardness, lower trap density, longer carrier lifetime and diffusion length, higher charge mobility and thermal stability, and better uniformity. Therefore, X‐ray detectors made of the superior FAMACs SCs show the highest sensitivity of (3.5 ± 0.2) × 106 μC Gyair−1 cm−2, about 29 times higher than the latest record of 1.22 × 105 μC Gyair−1 cm−2 for polycrystalline MAPbI3 wafer under the same 40 keV X‐ray radiation. Furthermore, the FAMACs SC X‐ray detector shows a low detection limit of 42 nGy s−1, stable dark current, and photocurrent response. Finally, it is demonstrated that high contrast X‐ray imaging is realized using the FAMACs SC detector. The effective triple‐cation mixed halide strategy and the high crystalline quality make the present FAMACs SCs promising for next‐generation X‐ray imaging systems.
