Abstract:In band-like semiconductors, charge carriers form a thermal energy distribution rapidly after optical excitation. In hybrid perovskites, the cooling of such thermal carrier distributions occurs on timescales of about 300 fs via carrier-phonon scattering. However, the initial build-up of the thermal distribution proved difficult to resolve with pump–probe techniques due to the requirement of high resolution, both in time and pump energy. Here, we use two-dimensional electronic spectroscopy with sub-10 fs resolution to directly observe the carrier interactions that lead to a thermal carrier distribution. We find that thermalization occurs dominantly via carrier-carrier scattering under the investigated fluences and report the dependence of carrier scattering rates on excess energy and carrier density. We extract characteristic carrier thermalization times from below 10 to 85 fs. These values allow for mobilities of 500 cm2 V−1 s−1 at carrier densities lower than 2 × 1019 cm−3 and limit the time for carrier extraction in hot carrier solar cells.

Abstract:We use 2D electronic spectroscopy with sub-10-fs resolution to probe carrier-carrier scattering in perovskites. We report excitation-density dependent thermalization times below 100-fs. Strong coupling with excitonic states further reveals sub-bandgap states with low oscillator strength.

Abstract:In lead halide perovskites, owing to the strong Frohlich coupling, carrier dynamics that governs the optoelectronic performance is greatly affected by the lattice vibrations. In this emerging class of materials, injected hot carriers quickly relax by emitting optical phonons, and if this process is sufficiently fast, hot optical phonons can be generated, which may in turn hamper the carrier transport. However, the transient interaction between hot phonons and carriers has not yet been investigated. Herein, we identified the transient absorption feature of hot phonons in lead bromide perovskites and then extracted the hot-phonon dynamics. The hot-phonon decay mechanism was uncovered by temperature-dependent measurements. The hot-phonon decay in lead bromide perovskites was an order of magnitude faster than that in GaAs, attributed to the large anharmonicity arising from the lattice softness and structural fluctuation. The carrier mobility was also transiently suppressed by hot phonons, and the mobility recovery was accompanied by the decay of hot phonons.

Abstract:Perovskite semiconductor nanocrystals have emerged as a promising family of materials for optoelectronic applications including light-emitting diodes, lasers, light-to-electricity convertors and quantum light emitters. The performances of these devices are fundamentally dependent on different aspects of the excited-state dynamics in nanocrystals. Herein, we summarize the recent progress on the photoinduced carrier dynamics studied by a variety of time-resolved spectroscopic methods in perovskite nanocrystals. We review the dynamics of carrier generation, recombination and transport under different excitation densities and photon energies to show the pathways that underpin the photophysics for light-emitting diodes and solar cells. Then, we highlight the up-to-date spin dynamics and coherent exciton dynamics being manifested with the exciton fine levels in perovskite semiconductor nanocrystals which are essential for potential applications in quantum information technology. We also discuss the controversial results and the possible origins yet to be resolved. In-depth study toward a comprehensive picture of the excited-state dynamics in perovskite nanocrystals may provide the key knowledge of the device operation mechanism, enlighten the direction for device optimization and stimulate the adventure of new conceptual devices.

Abstract:The charge carrier dynamics in hybrid perovskite solar cells (PSCs), especially the carrier generation, transfer, interface recombination, and collection, are in the femtosecond to millisecond range and are directly related to the final performance. Here the recent advances of the ultrafast dynamics of photoinduced charge carriers in perovskite thin films and PSCs are reviewed with an aim to the fundamental understanding from a microscopic level. The recent emerged ultrafast spectroscopy technologies are first presented. Starting with the electronic band structure that produced intense optical transitions and light harvesting, the physical characteristics are discussed, and the significants of regulation on these electronic dynamics are emphasized. Moreover, the carrier dynamics in recently emerged lead-free perovskites is also discussed. Finally, further prospects toward clarification of the relationship between the band-edge energy structure and the charge carrier dynamic process of PSCs are proposed.

Abstract:<p>The dynamics of carrier relaxation and charge transport of photoinduced carriers in Lead Sulfide nanocrystals with quantum confinement, synthesized by chemical bath deposition method, have been simultaneously determined using time-resolved terahertz spectroscopy with sub-picosecond time resolution. We use both Drude-Smith and Drude Lorenz model to successfully reproduce the photoconductivity spectra, which manifest that localized free-carriers not bounded excitons are responsible to the THz transport in PbS nanocrystals. The pump fluence dependence of carrier dynamics reveals the process of Auger recombination through the interaction between free carriers and excitons.</p>

Abstract:In this study, ultrafast dynamics of photoexcited carriers in an intrinsic CdTe film are investigated deeply and systematically as a function of carrier density and excess energy using femtosecond-resolved pump–probe transient differential transmission spectroscopy. A dynamic model is developed based on an interband transition absorption model in direct bandgap semiconductors by introducing the dynamics of thermalization, cooling and recombination of photoexcited carriers into the interband transition absorption model. Then, the model is used to best fit the measured ultrafast dynamics to retrieve the initial temperature of thermalized electrons and time constants of the thermalization, cooling and recombination dynamic processes as a function of carrier density and excess energy. The increase with carrier density and the decrease with excess energy of thermalization time constant reveal that thermalization process of photoexcited carriers is dominated by carrier-phonon scatterings. We find for the first time that cooling of thermalized carriers depend strongly on carrier density and excess energy, and cooling time constant varies in a wide range from 0.2 to 5 ps. It is also found that carrier recombination in the intrinsic CdTe film is dominated by the radiative recombination of electron-hole pairs, rather than Auger recombination as reported in doped CdTe films. These new results are very important to understanding of microscopic mechanism of relaxation processes of photoexcited carriers and applications of CdTe-based optoelectronic devices.
Dynamics of Photoinduced Charge Carriers in Metal-Halide Perovskites

Abstract:The measurement and description of the charge-carrier lifetime (tauc) is crucial for the wide-ranging applications of lead-halide perovskites. We present time-resolved microwave-detected photoconductivity decay (TRMCD) measurements and a detailed analysis of the possible recombination mechanisms including trap-assisted, radiative, and Auger recombination. We prove that performing injection-dependent measurement is crucial in identifying the recombination mechanism. We present temperature and injection level dependent measurements in CsPbBr_3, which is an inorganic lead-halide perovskite. In this material, we observe the dominance of charge-carrier trapping, which results in ultra-long charge-carrier lifetimes. Although charge trapping can limit the effectiveness of materials in photovoltaic applications, it also offers significant advantages for various alternative uses, including delayed and persistent photodetection, charge-trap memory, afterglow light-emitting diodes, quantum information storage, and photocatalytic activity.

Abstract:Perovskite solar cells (PSCs) are the most promising candidate for next-generation photovoltaics. The carrier dynamics behavior in perovskite is closely related to the performance of the solar cell. Particularly, manipulating the hot carriers has the potential to achieve ultrahigh-efficiency solar cells beyond the conventional Shockley-Queisser efficiency limit. Therefore, it is crucial to study and understand the carrier transport process in perovskite. However, the carrier dynamics behavior in the femtosecond time scale is difficult to be detected. Nowadays, femtosecond transient absorption techniques address this challenge effectively. We summarize the monitoring of hot carriers cooling, trapping of defect states, and charge transfer process after photoexcitation of PSCs by transient absorption and analyze the effective utilization of carriers in these processes. Finally, an outlook that will encounter in its future development is provided.

Characterization of Intrinsic Charge Carrier Dynamics in Lead Halide Perovskite Films Using Time-Resolved Terahertz Spectroscopy

Abstract:The behaviors of free charge carriers and the crucial factor of carrier diffusion length in perovskite films are intricately connected, with both time-resolved terahertz spectroscopy (TRTS) and time-resolved photoluminescence (TRPL) being viable techniques for investigation. Yet, the consistency of the results these two methods provide regarding charge dynamics is still a matter of debate. In this study, we scrutinize the excited-state dynamics within MAPbI(3) films, which were fabricated through three distinct methods, under equivalent excitation conditions for both TRTS and TRPL analyses. Our research uncovers that films undergoing two-step annealing with Pb(SCN)(2) exhibit extended charge carrier lifetimes and lower rates of both first-order and second-order recombinations benefiting from the improved grain sizes. Across all samples, we note that the decay rates measured by TRPL are consistently faster than those recorded by TRTS. This discrepancy highlights the critical need to separate the behaviors of charge carriers from those of emissive bound states, which is essential for precisely assessing the fundamental dynamics of free charges and the diffusion lengths of carriers in perovskite films.

Abstract:We studied the ultrafast transient response of photoexcitations in two hybrid organic-inorganic perovskite films used for high efficiency photovoltaic cells, namely, CH(3)NH(3)PbI(3) and CH(3)NH(3)PbI(1.1)Br(1.9) using polarized broadband pump-probe spectroscopy in the spectral range of 0.3-2.7 eV with 300 fs time resolution. For CH(3)NH(3)PbI(3) with above-gap excitation we found both photogenerated carriers and excitons, but only carriers are photogenerated with below-gap excitation. In contrast, mainly excitons are photogenerated in CH(3)NH(3)PbI(1.1)Br(1.9). Surprisingly, we also discovered in CH(3)NH(3)PbI(3), but not in CH(3)NH(3)PbI(1.1)Br(1.9), transient photoinduced polarization memory for both excitons and photocarriers, which is also reflected in the steady state photoluminescence. From the polarization memory dynamics we obtained the excitons diffusion constant in CH(3)NH(3)PbI(3), D≈0.01 cm(2) s(-1).

Abstract:Vacancy-ordered lead-free perovskites with more-stable crystalline structures have been intensively explored as the alternatives for resolving the toxic and long-term stability issues of lead halide perovskites (LHPs). The dispersive energy bands produced by the closely packed halide octahedral sublattice in these perovskites are meanwhile anticipated to facility the mobility of charge carriers. However, these perovskites suffer from unexpectedly poor charge carrier transport. To tackle this issue, we have employed the ultrafast, elemental-specific X-ray transient absorption (XTA) spectroscopy to directly probe the photoexcited electronic and structural dynamics of a prototypical vacancy-ordered lead-free perovskite (Cs3Bi2Br9). We have discovered that the photogenerated holes quickly self-trapped at Br centers, simultaneously distorting the local lattice structure, likely forming small polarons in the configuration of V-k center (Br-2(-) dimer). More significantly, we have found a surprisingly long-lived, structural distorted state with a lifetime of, similar to 59 mu s, which is similar to 3 orders of magnitude slower than that of the charge carrier recombination. Such long-lived structural distortion may produce a transient "background" under continuous light illumination, influencing the charge carrier transport along the lattice framework.

Abstract:Carrier behavior in halide perovskite is a critical factor impacting on the properties of material, and finally determines the performance of perovskite photovoltaic and luminescent devices. It is necessary to clarify the mechanism of carrier relaxation and migration at extremely microscopic time scale. Time-resolved spectroscopy provides a powerful means for the detection of ultrafast processes, which has been an indispensable technique in research on perovskites. Abstract:Studying the room temperature broadband ultrafast transient response of photoexcitations in three perovskite films, namely MAPbI3, MAPbI1.1Br1.9, and MAPbI3−xClx (MA = CH3NH3), allowed unravelling the branching ratio between photogenerated carriers and excitons, a key factor for optoelectronic applications of perovskites. An instantaneously generated mid‐IR photoinduced absorption (PA) band, PA1 is observed in all three perovskites, as well as a strong derivative‐like band of photoinduced bleaching (PB) and PA (PA2) close to the corresponding absorption band edge. From the distinguished different decay dynamics of the PA bands in MAPbI3, PA1 is interpreted as due to the exciton transition, whereas PA2 and PB are due to band‐filling effect caused by the photocarriers. In contrast, all bands in MAPbI1.1Br1.9 and MAPbI3−xClx share the same dynamics and are therefore due to the same species, namely photogenerated excitons. The transient photoinduced polarization memory (POM) for both excitons and photocarriers as well as the steady‐state photoluminescence (PL) emission are observed in MAPbI3, but not in MAPbI1.1Br1.9 and MAPbI3−xClx because they possess cubic symmetry at room temperature. The estimated long excitons diffusion length (≈150 nm) in MAPbI3 opens up the possibility of photocarriers generation at interfaces and grain boundaries even when the exciton binding energy is large compare to kBT.
Temperature‐Dependent Recombination Dynamics of Photocarriers in CsPbBr3 Microcrystals Revealed by Ultrafast Terahertz Spectroscopy

Abstract:This study explores CsPbBr3 microcrystals grown by chemical vapor deposition with time‐resolved terahertz spectroscopy. Optical excitation with photon energy close to the band edge generates a transient photoconductivity that decays non‐exponentially on the 10‐picosecond timescale at low temperatures, with both Auger and radiative recombination contributing. As the temperature decreases from 77 to 4 K, the radiative recombination rate is found to increase by three orders of magnitude. The ultrafast dynamics of photoexcited charge carriers are studied in micron‐scale crystals composed of the inorganic perovskite CsPbBr3 with time‐resolved terahertz spectroscopy. Exciting with photon energy close to the band edge, it is found that a fast (<10 ps) decay emerges in the terahertz photoconductivity with increasing pump fluence and decreasing temperature, dominating the dynamics at 4 K. The fluence‐dependent dynamics can be globally fit by a nonlinear recombination model, which reveals that the influence of different nonlinear recombination mechanisms in the studied pump fluence range depends on temperature. Whereas the Auger scattering rate decreases with decreasing temperature from 77 to 4 K, the radiative recombination rate increases by three orders of magnitude. Spectroscopically, the terahertz photoconductivity resembles a Drude response at all delays, yet an additional Lorentz component due to an above‐bandwidth resonance is needed to fully reproduce the data.

Abstract:Iodine-doped bromide perovskite single crystals (IBPSCs) have important applications in optoelectronic fields, such as in solar cells. Currently, much research has aimed to study the phase separation phenomenon and device performance improvements in IBPSCs. However, important intrinsic photoexcited carrier dynamics are often overlooked in IBPSCs. Here, we explored the photoexcited carrier dynamics in typical iodine-doped MAPbBr3 single crystals using the excitation intensity-dependent steady-state photoluminescence (PL) and time-resolved photoluminescence (TRPL) technique. We found that the trap state density changes with an increase in the amount of doped iodine. Further, we noticed that there is an influence of carrier diffusion on the photoexcited carrier dynamics, and then, we evaluated the carrier diffusion coefficients and recombination constants via numerical simulations of the PL kinetics. Consequently, we found that the electron shallow trap-related carrier behaviors substantially impacted the PL kinetics. Our results greatly facilitate a deeper understanding of the fundamental characteristics of mixed halide perovskite material.

Abstract:Low-dimensional perovskite (PVK) materials have attracted significant research interest, because of their quantum-confined effect, tunable band gap structures, and higher stability than that of three-dimensional (3D) PVKs. In semiconductor optoelectronic devices, high speed and small size are closely interlinked. The development of high-speed devices requires researchers to fully understand the properties of materials, especially the dynamic processes such as carrier recombination, separation, and transport, which often play a crucial role in the performance of devices. As an indispensable part of dynamic research, spin relaxation is also of great significance in studying the properties of materials and explore possible applications. Lead halide PVK materials have strong spin-orbit coupling (SOC), which provides a basis for information storage and processing by using spin degrees of freedom. Therefore, studying the carrier and spin dynamics of low-dimensional PVKs is an effective way to understand the internal properties of low-dimensional PVKs clearly. This paper summarizes the latest research progress on the ultrafast carrier and spin dynamics in low-dimensional PVKs, to comprehensively understand their carrier and spin behaviors and present an outlook for relevant studies in this area.
