Abstract:Developing multifunctional and diversified artificial neural systems to integrate multimodal plasticity, memory, and supervised learning functions is an important task toward the emulation of neuromorphic computation. Here, we present a bioinspired mechano-photonic artificial synapse with synergistic mechanical and optical plasticity. The artificial synapse is composed of an optoelectronic transistor based on graphene/MoS2 heterostructure and an integrated triboelectric nanogenerator. By controlling the charge transfer/exchange in the heterostructure with triboelectric potential, the optoelectronic synaptic behaviors can be readily modulated, including postsynaptic photocurrents, persistent photoconductivity, and photosensitivity. The photonic synaptic plasticity is elaborately investigated under the synergistic effect of mechanical displacement and the light pulses embodying different spatiotemporal information. Furthermore, artificial neural networks are simulated to demonstrate the improved image recognition accuracy up to 92% assisted with mechanical plasticization. The mechano-photonic artificial synapse is highly promising for implementing mixed-modal interaction, emulating complex biological nervous system, and promoting the development of interactive artificial intelligence.

Abstract:Neuromorphic chip refers to an unconventional computing architecture that is modelled on biological brains. It is ideally suited for processing sensory data for intelligence computing, decision-making or context cognition. Despite rapid development, conventional artificial synapses exhibit poor connection flexibility and require separate data acquisition circuitry, resulting in limited functionalities and significant hardware redundancy. Here we report a novel light-stimulated artificial synapse based on a graphene-nanotube hybrid phototransistor that can directly convert optical stimuli into a "neural image" for further neuronal analysis. Our optically-driven synapses involve multiple steps of plasticity mechanisms and importantly exhibit flexible tuning of both short- and long-term plasticity. Furthermore, our neuromorphic phototransistor can take multiple pre-synaptic light stimuli via wavelength-division multiplexing and allows advanced optical processing through charge-trap-mediated optical coupling. The capability of complex neuromorphic functionalities in a simple silicon-compatible device paves the way for novel neuromorphic computing architectures involving photonics.

Abstract:Optoelectronic synaptic elements are emerging functional devices for the vigorous development of advanced neuromorphic computing technology in the post-Moore era. However, optoelectronic devices based on transition metal dichalcogenides (TMDs) are limited to their poor mobilities and weak light-matter interactions, which still hardly exhibit superior device performances in the application of artificial synapses. Here, we demonstrate the successful fabrication of Au nanoparticle-coupled MoS2 heterostructures via chemical vapor deposition (CVD), where the light absorption of MoS2 is greatly enhanced and engineered by plasmonic effects. Hot electrons are excited from Au nanoparticles, and then injected into MoS2 semiconductors under the light illumination. The plasmonically-engineered photo-gating effect at the metal-semiconductor junction is demonstrated to create optoelectronic devices with excellent synaptic behaviors, especially in ultra-sensitive excitatory postsynaptic current (EPSC, 9.6 × 10−3 nA@3.4 nW·cm−2), ultralow energy consumption (34.7 pJ), long-state retention time (> 1,000 s), and tunable synaptic plasticity transitions. The material system of Au-nanoparticles coupled TMDs presents unique advantages for building artificial synapses, which may lead the future development of neuromorphic electronics in optical information sensing and learning.

Abstract:Synaptic devices emulating biological synapses are a key building component of artificial neural networks. Porphyrins and graphene, as two kinds of emerging electronic materials, have attracted extensive attention in the research of photoelectric devices due to their excellent structural and functional properties. Herein, we present a photonic synaptic transistor based on porphyrin-graphene covalent hybrids utilizing 5,10,15,20-tetrakis (4-aminophenyl)-21H,23H-porphine and monolayer graphene linked through the diazo addition reaction. The photonic synaptic device successfully simulates several essential biological functions, and the synaptic plasticity can be regulated by adjusting the parameters of light spikes and gate voltages of the device. Moreover, learning and memory behaviors under different wavelengths are studied to imitate the learning efficiency of humans in diverse emotional states. It is worth noting that all the synaptic functions can be realized at a low operating voltage of -10 mV, which is much lower than that required by most reported photonic synaptic devices. These results indicate that covalent coupling products of porphyrins with graphene have broad prospects in the construction of synaptic transistors and may arouse new research advances in neuromorphic devices with ultralow operating voltage and low energy consumption.

Abstract:Neuromorphic chips refer to an unconventional computing architecture that is modelled on biological brains. They are increasingly employed for processing sensory data for machine vision, context cognition, and decision making. Despite rapid advances, neuromorphic computing has remained largely an electronic technology, making it a challenge to access the superior computing features provided by photons, or to directly process vision data that has increasing importance to artificial intelligence. Here we report a novel light-stimulated synaptic device based on a graphene-carbon nanotube hybrid phototransistor. Significantly, the device can respond to optical stimuli in a highly neuron-like fashion and exhibits flexible tuning of both short-and long-term plasticity. These features combined with the spatiotemporal processability make our device a capable counterpart to today's electrically-driven artificial synapses, with superior reconfigurable capabilities. In addition, our device allows for generic optical spike processing, which provides a foundation for more sophisticated computing. The silicon-compatible, multifunctional photosensitive synapse opens up a new opportunity for neural networks enabled by photonics and extends current neuromorphic systems in terms of system complexities and functionalities.

Abstract:Optoelectronic synapses based on 3D graphene/MoS2 heterostructure field‐effect transistors are developed. The device demonstrates remarkable light response with photoresponsivity up to 105 A W−1 at 590 nm. Furthermore, multiple synaptic neuromorphic functions are successfully emulated in ultraviolet, visible, near‐infrared, and different polarized light. A new concept is provided here for designing high‐performance optoelectronic synapses with polarization sensitivity. Optoelectronic synapses with information sensing, processing, and memory function are promoting the development of artificial visual perception systems. However, optoelectronic synapses' relatively inferior optoelectronic performance impedes their application in complex neuromorphic computing. Herein, optoelectronic synapses based on 3D graphene/molybdenum disulfide (MoS2) heterostructure field‐effect transistors are developed by using the double stress layer self‐rolled‐up method. The graphene, with excellent electrical properties, enhances the carrier transport capacity of the device. The unique continuous photoconductivity of MoS2 is suitable for simulating various synaptic nerve morphological functions. Meanwhile, the 3D resonant microcavity is added to enhance the optical field and make the device polarization sensitive, which reveals more intangible features of objects. The device demonstrates room‐temperature photodetection at ultraviolet, visible, near‐infrared, and mid‐infrared regions, with photoresponsivity up to 105 A W−1 at 590 nm. Furthermore, multiple synaptic neuromorphic functions, such as inhibitory postsynaptic current, paired‐pulse facilitation, short‐term depression, and long‐term depression, are successfully emulated. Here a new concept is provided for designing high‐performance optoelectronic synapses with polarization sensitivity and excellent potential in artificial intelligence is shown.

Abstract:Just as biological synapses provide basic functions for the nervous system, artificial synaptic devices serve as the fundamental building blocks of neuromorphic networks; thus, developing novel artificial synapses is essential for neuromorphic computing. By exploiting the band alignment between 2D inorganic and organic semiconductors, the first multi-functional synaptic transistor based on a molybdenum disulfide (MoS2)/perylene-3,4,9,10-tetracarboxylic dianhydride (PTCDA) hybrid heterojunction, with remarkable short-term plasticity (STP) and long-term plasticity (LTP), is reported. Owing to the elaborate design of the energy band structure, both robust electrical and optical modulation are achieved through carriers transfer at the interface of the heterostructure, which is still a challenging task to this day. In electrical modulation, synaptic inhibition and excitation can be achieved simultaneously in the same device by gate voltage tuning. Notably, a minimum inhibition of 3% and maximum facilitation of 500% can be obtained by increasing the electrical number, and the response to different frequency signals indicates a dynamic filtering characteristic. It exhibits flexible tunability of both STP and LTP and synaptic weight changes of up to 60, far superior to previous work in optical modulation. The fully 2D MoS2/PTCDA hybrid heterojunction artificial synapse opens up a whole new path for the urgent need for neuromorphic computation devices.

For the individual device, MXenes and the self-assembled titanium dioxide on the nanosheet surface serve as floating gate and tunneling layers, respectively. As the unit electronics of the neural network, the typical synaptic behaviors and the reliable memory stability of the synaptic transistors have been demonstrated through the voltage test. Furthermore, for the first time, the UV-responsive synaptic properties of the MXenes floating gated transistor and its applications, including conditional reflex and supervised learning, have been measured and realized. These photoelectric synapse characteristics illustrate the great potential of the device in bio-imitation vision applications. Finally, through the simulation based on an artificial neural network algorithm, the device successfully realizes the recognition application of handwritten digital images. Thus, this article provides a highly feasible solution for applying artificial synaptic devices to hardware neuromorphic networks.

Abstract:Electronic/optoelectronic synapse is successfully demonstrated in multilayer graphene/CuInP2S6/Au device benefited from Cu+ ion migration under electrical stimuli and persistent photoconductivity under optical stimuli. With the aid of optical–electrical cooperative effect, information perception, processing, memorizing, and light adaption behavior are efficiently realized in such simple‐structure electronic/optoelectronic synapse, offering a prospective future for developing artificial visual systems. With the development of information processing, various neuromorphic synaptic devices have been proposed, including novel devices mimicking multiple sensory systems in the biosome, in which vision is a vital source of information. Due to the pressing issue of high energy consumption and the ever‐increasing complexity of practical application scenarios, there is an urgent need to investigate optoelectronic synapses with simple structure but multifunctional capabilities, thereby broadening their application scope. Here, remarkable performances in both electrical and optical operation modes are achieved in multilayer graphene/CuInP2S6/Au electronic/optoelectronic device. By modulating the electrical and optical pulses, both short‐term and long‐term memory can be emulated in the same device, while visual perception, processing, and memorizing functions are demonstrated in this single cell with relatively low energy consumption. In addition, light adaptive behavior can also be simulated through optical–electrical cooperative modulation in the device, further providing a novel and promising strategy for future applications in artificial visual systems.

Abstract:This work demonstrates a multisensory synapse with a graphene/α‐In2Se3/graphene crossbar structure. The ferroelectric α‐In2Se3 modulates the Schottky barrier height, regulating the conductance (G) and photoresponsivity (R). This enables simulating various electronic and optoelectronic synaptic characteristics, featuring linearly tunable electrical and optical weights. Such features facilitate in‐sensor front‐end processing and advanced processing, achieving a recognition accuracy rate of 97%. Integrated multifunctionality in visual information processing is crucial in the artificial intelligence era. Compared to the parallel human vision system, current bionic vision devices exhibit a complex structure with single functionality, challenging intelligent processing and integration. Here, a multisensory artificial synapse with a crossbar structure comprising graphene/α‐In2Se3/graphene layers is demonstrated, merging sensing, memory, and computing while mimicking various synaptic properties. The Schottky barrier height is modulated by the polarization of ferroelectric semiconductor α‐In2Se3, enabling reconfigurable device conductance and photoresponsivity. This conductance emulates synaptic short‐term and long‐term plasticity through electrical pulse modulation, boasting a rapid 40 ns programming speed. The device also exhibits linearly regulated photoresponsivity under illumination, with synaptic plasticity from optical pulses. The fusion of electronic and optoelectronic devices enables both image front‐end processing and advanced post‐processing. In‐sensor front‐end processing enhances subsequent processing efficiency, with pattern recognition accuracy reaching 97%. This design fosters the advancement of multisensory and highly integrated neuromorphic vision systems.

Abstract:Artificial optoelectronic synapses have the advantages of large bandwidth, low power consumption and low crosstalk, and are considered to be the basic building blocks of neuromorphic computing. In this paper, a two-terminal optoelectronic synaptic device with ITO-MoOx-Pt structure is prepared by magnetron sputtering. The performance of resistive switching (RS) and the photo plastic properties of the device are analyzed and demonstrated. Electrical characterization tests show that the device has a resistive HRS/LRS ratio of about 90, stable endurance, and retention characteristics of more than 104s (85 °C). The physical mechanism of the device is elucidated by a conducting filament composed of oxygen vacancies. Furthermore, the function of various synaptic neural morphologies is successfully mimicked using UV light as the stimulation source. Including short-term/long-term memory, paired-pulse facilitation, the transition from short-term to long-term memory, and 'learning-experience' behavior. Integrated optical sensing and electronic data storage devices have great potential for future artificial intelligence, which will facilitate the rapid development of retina-like visual sensors and low-power neuromorphic systems.
A Photoelectric-Stimulated MoS2 Transistor for Neuromorphic Engineering

Abstract:The von Neumann bottleneck has spawned the rapid expansion of neuromorphic engineering and brain-like networks. Synapses serve as bridges for information transmission and connection in the biological nervous system. The direct implementation of neural networks may depend on novel materials and devices that mimic natural neuronal and synaptic behavior. By exploiting the interfacial effects between MoS2 and AlOx, we demonstrate that an h-BN-encapsulated MoS2 artificial synapse transistor can mimic the basic synaptic behaviors, including EPSC, PPF, LTP, and LTD. Efficient optoelectronic spikes enable simulation of synaptic gain, frequency, and weight plasticity. The Pavlov classical conditioning experiment was successfully simulated by electrical tuning, showing associated learning behavior. In addition, h-BN encapsulation effectively improves the environmental time stability of our devices. Our h-BN-encapsulated MoS2 artificial synapse provides a new paradigm for hardware implementation of neuromorphic engineering.

Abstract:The synaptic activities in the nervous system is the basis of memory and learning behaviors, and the concept of biological synapse has also spurred the development of neuromorphic engineering. In recent years, the hardware implementation of the biological synapse has been achieved based on CMOS circuits, resistive switching memory, and field effect transistors with ionic dielectrics. However, the artificial synapse with regulatable plasticity has never been realized of the device level. Here, an artificial dynamic synapse based on twisted bilayer graphene is demonstrated with tunable plasticity. Due to the ambipolar conductance of graphene, both behaviors of the excitatory synapse and the inhibitory synapse could be realized in a single device. Moreover, the synaptic plasticity could also be modulated by tuning the carrier density of graphene. Because the artificial synapse here could be regulated and inverted via changing the bottom gate voltage, the whole process of synapse development could be imitated. Hence, this work would offer a broad new vista for the 2D material electronics and guide the innovation of neuro-electronics fundamentally.

Abstract:Brain-inspired intelligent systems demand diverse neuromorphic devices beyond simple functionalities. Merging biomimetic sensing with weight-updating capabilities in artificial synaptic devices represents one of the key research focuses. Here, we report a multiresponsive synapse device that integrates synaptic and optical-sensing functions. The device adopts vertically stacked graphene/h-BN/WSe2 heterostructures, including an ultrahigh-mobility readout layer, a weight-control layer, and a dual-stimuli-responsive layer. The unique structure endows synapse devices with excellent synaptic plasticity, short response time (3 μs), and excellent optical responsivity (105 A/W). To demonstrate the application in neuromorphic computing, handwritten digit recognition was simulated based on an unsupervised spiking neural network (SNN) with a precision of 90.89%, well comparable with the state-of-the-art results. Furthermore, multiterminal neuromorphic devices are demonstrated to mimic dendritic integration and photoswitching logic. Different from other synaptic devices, the research work validates multifunctional integration in synaptic devices, supporting the potential fusion of sensing and self-learning in neuromorphic networks.
