Abstract:We investigated the performance of terahertz quantum-well photodetectors (THz QWPs) experimentally and theoretically. The photocurrent spectra of both THz QWPs are measured and simulated considering the many-particle effects. The dark current mechanisms are also investigated experimentally and theoretically. Results show that many-particle effects must be considered in the design of the THz QWPs. Also, the scattering assisted tunneling dark current should also be noted to play a very important role in the total dark current of THz QWPs.

Abstract:Dark current mechanisms of terahertz quantum-well photodetectors (THz QWPs) are systematically investigated experimentally and theoretically by measuring two newly designed structures combined with samples reported previously. In contrast to previous investigations, scattering-assisted tunneling dark current is found to cause significant contributions to total dark current. A criterion is also proposed to determine the major dark current mechanism at different peak response frequencies. We further determine background limited performance (BLIP) temperatures, which decrease both experimentally and theoretically as the electric field increases. This work gives good description of dark current mechanism for QWPs in the THz region and is extended to determine the transition fields and BLIP temperatures with response peaks from 3 to 12 THz.

Abstract:We report two terahertz quantum-well photodetectors (THz QWPs) in GaAs/AlGaAs quantum wells. Firstly, theoretical work on the influence of many-body effect to the band structure of THz QWPs is conducted and compared with the experimental results [see Fig.1]. Secondly, dark current mechanisms of THz QWPs are systematically investigated experimentally and theoretically by measuring these two newly designed structures combined with samples reported previously [see Fig.2]. Lastly, we propose a scheme, to incorporate an optical antenna which focuses incident THz wave, for improving operation temperature. Numerical results show that the QWP with peak frequency higher than 5.5 THz is expected to achieve background-noise-limited performance (BLIP) at 77 K or above when employing a 106 times enhancement antenna. This work gives good description of many-body effect and dark current mechanism for QWPs in the THz region and is extended to improve BLIP temperatures by introducing an optical enhancement antenna [see Fig.3].

Abstract:Theoretical studies and numerical simulations on design, performance, and improvements of terahertz quantum-well photodetector (THz QWP) are presented. In the first part of this paper, we discuss the device band structure resulting from a self-consistent solution and simulation results. First, the temperature dependence of device characteristics is analyzed. Next, we deduce the condition of optimal doping concentration for maximizing dark current limited detectivity Ddet* when QWP is lightly doped. Accordingly, unlike in previously published reports, doping concentration is not fixed and is selected by the above condition. In the second part of this paper, we propose two schemes for improving operation temperature. The first is to incorporate an optical antenna which focuses incident THz wave. Numerical results show that the QWP with peak frequency higher than 5.5 THz is expected to achieve background-noise-limited performance at 77 K or above when employing a 106 times enhancement antenna. Abstract:A newly designed terahertz quantum-well photodetector (THz QWP) sandwiched between GaAs and Al0.04Ga0.96As material was demonstrated. Experimentally, we measure the response photo-current spectra and the current-voltage curve and obtain the peak response of 6.78 THz and background-noise-limited performance (BLIP) temperature of 16 K. Theoretically, we investigated the many body effect to the band structure of THz QWP and calculate the peak response of 6.64 THz which is in agreement with the experiment. So, many-body effect must be included in the design of THz QWPs. Then, we calculate the BLIP temperature of 17.5 K which is fitted well with the measurement. However, the low BLIP temperature is the main factor limiting applications of THz QWPs; we propose two schemes to improve the operating temperatures. Firstly, a scheme using an optical antenna to increase the BLIP temperature is proposed. Calculation shows the device is expected to achieve BLIP at 76 K when employing a 10(6) enhancement antenna. The second scheme is to use a THz quantum cascade laser as signal source to achieve photon-noise-limited performance (PLIP) at high temperatures. Simulations show that when the illumination intensity reaches 0.01. mW/mu m(2), the operation temperature could be 77 K.

Abstract:We have performed current-voltage (I-V) measurements on a terahertz quantum-well photodetector (QWP) at different temperatures and employed an emission-capture model to simulate the I-V curves. A temperature-dependent vertical electron drift mobility has been used to fit the curves from 7 K to 20 K. Photocurrents caused by 300 K background radiation have also been measured at different temperatures and a background-limited infrared performance (blip) temperature of 12 K for this terahertz detector has been determined. The current-temperature (I-T) curves derived from the measured dark I-V curves indicate that the thermionic emission process is the major mechanism for dark current in this terahertz detector.

Abstract:A theoretical study of the performance of the multiquantum well infrared photodetector is carried out in this article. We first calculate the current response and dark current as a function of bias voltage and temperature within the sequential tunneling approach. Then we discuss in detail the noise characteristics of such a detector. The influence of the background radiation is also considered. The calculated detectivity D*λ is consistent with that found in experiments. It is shown that the detector is generally background limited at temperature lower than about 80 K with a D*λ of order 1010 cm Hz1/2/W.

Abstract:Thanks to their wavelength diversity and to their excellent uniformity, Quantum Well Infrared Photodetectors (QWIP) emerge as potential candidates for astronomical or defense applications in the very long wavelength infrared (VLWIR) spectral domain. However, these applications deal with very low backgrounds and are very stringent on dark current requirements. In this paper, we present the full electro-optical characterization of a 15 micrometer QWIP, with emphasis on the dark current measurements. Data exhibit striking features, such as a plateau regime in the IV curves at low temperature (4 to 25 K). We show that present theories fail to describe this phenomenon and establish the need for a fully microscopic approach.

Abstract:Compared with other typical terahertz (THz) detectors, the quantum-well photodetector (QWP) has the advantages of high detection sensitivity, fast response, mature fabrication, small size, and easy integration. Therefore, it is suitable for high-speed detection and imaging applications at the THz band. Researchers, both domestic and overseas, have systematically studied material design and device performance of the THz QWP. The design of the device is such that the peak frequency error is within 8%, the maximum peak responsibility is 5.5 A/W, the fastest response speed is 6.2 GHz, the best noise equivalent power is ∼10 −13 W/Hz 0.5 , and the spectrum range is 2.5–6.5 THz. In this article, firstly the basic principles and theoretical calculations of the THz QWP are described, and then the research progress of the THz QWP in our research group at imaging and communication is reviewed, which looks forward to its future development.

Abstract:A terahertz quantum well photodetector (THz-QWP) is designed and the many-body effect is investigated in this device. By characterizing and analyzing the photo-current spectrum of this device, it is found that the many-body effect changes the peak response frequency and causes the phenomenon of two response peaks, and thus it is confirmed that the many-body effect can deepen the depth of the effective well potential and simultaneously increase the energy spacing between the first excited state and the ground state. Therefore, it is important for the THz-QWP design to take the many-body effect into account.

Abstract:The development of large-format detector arrays with background-limited performance is of particular interest at the terahertz (THz) band, which is a unique band in search of our cosmic origins. With high sensitivity and being more promising in the pixel number and multiplexing technology, superconducting kinetic inductance detectors (KID) are emerging as a major choice of detectors of this type. Here we fabricate three-THz-band (0.35/0.85/1.4 THz) KIDs on a single chip from a 120-nm-thick aluminum (Al) superconducting film and measure photon-noise-limited performance and intrinsic generation-recombination noise at high (>1 pW) and low (<1 fW) optical radiation power, respectively. Their responses to blackbody (optical) radiation are proven to be purely from photons compared with the responses of two dark KIDs intentionally arranged on the same detector chip. The lowest optical noise equivalent power (NEP) reaches 6×10−18 W/Hz0.5 and the optical coupling efficiency is in the range of 49%–56% for the three KIDs, which are in good agreement with the simulation results.

Abstract:We report on spectral investigation of photocurrent of a nonconventional GaAs/AlGaAs quantum well photodetector (QWP) which realizes a response to terahertz (THz) radiation by intradonor transitions (IDTs) in AlGaAs barriers rather than typical intersubband transitions (ISBTs) in GaAs wells. The photodetector shows dramatically enhanced photocurrent intensity and THz response when under a perpendicular magnetic field. This magnetic field helps to improve the absorption quantum efficiency, remove the restriction of the polarization selection rule, and extract high density electrons from two-dimensional electron gas in GaAs wells after electrons transfer into AlGaAs barriers. The effect of the magnetic field on the peak intensity and the linewidth of the photocurrent peak responses is exploited to distinguish IDT and ISBT and to identify the crucial role of electron transfer in THz detection in QWP. This work is useful for exploring detection strategy and technology for high responsivity THz photodetector.

Abstract:With the modern development of infrared laser sources such as broadly tunable quantum cascade lasers and frequency combs, applications of infrared laser spectroscopy are expected to become widespread. Consequently, convenient infrared detectors are needed, having properties such as fast response, high efficiency, and room‐temperature operation. This work investigated conditions to achieve near‐room‐temperature photon‐noise‐limited performance of quantum well infrared photodetectors (QWIPs), in particular the laser power requirement. Both model simulation and experimental verification were carried out. At 300 K, it is shown that the ideal performance can be reached for typical QWIP designs up to a detection wavelength of 10 µm. At 250 K, which is easily reachable with a thermoelectric Peltier cooler, the ideal performance can be reached up to 12 µm. QWIPs are therefore suitable for detection and sensing applications with devices operating up to or near room temperature.

Abstract:Terahertz detection plays an increasingly important role in various fields, such as astronomy, national defense, security checking, and biotechnology. With the development of technology, the sensitivity of terahertz detectors is continuously improving, and the detection of terahertz single photons has been demonstrated in recent years. In the terahertz band, owing to the low photon energy of terahertz photons and serious transmission losses in the atmosphere, research and development on terahertz single-photon detectors have faced significant technical challenges. In this article, we first introduce the operating mechanisms, main performance indicators, and measurement systems for terahertz single-photon detectors and identify the basic requirements for realizing terahertz single-photon detection. We then introduce several terahertz single-photon detectors, including semiconductor quantum dot, semiconductor quantum well, and superconducting quantum capacitance detectors. The history of the development, operating mechanisms, and key indicators of these terahertz single-photon detectors is also summarized. Noise equivalent power of the order of 10(-21) W/Hz(1/2) has been achieved using semiconductor quantum dot and quantum well detectors. Although both these have a large current response and dynamic range, their quantum efficiency is low. Superconducting quantum capacitance detectors have achieved single-photon detection at 1.5 THz with a noise equivalent power better than 10(-20) W/Hz(1/2) and detection efficiency up to 90%. In addition, some terahertz detectors such as nanobolometers have shown potential for terahertz single-photon detection, and we introduce the operating mechanism and development status of these devices as well. We also analyze the prospects of terahertz single-photon detectors for applications in terahertz imaging, astronomical observations, and quantum information technology, highlighting some major international research projects and reported examples of such applications. We further summarize the advantages of terahertz single-photon detectors for these applications. Finally, we review the performance of terahertz single-photon detectors and discuss future development trends.

Abstract:We present modeling and simulation of prototypical multi bound state quantum well infrared photodetectors and show that such a detection design may overcome the problems arising when the operation frequency is pushed down into the far infrared spectral region. In particular, after a simplified analysis on a parabolic-potential design, we propose a fully three-dimensional model based on a finite difference solution of the Boltzmann transport equation for realistic potential profiles. The performances of the proposed simulated devices are encouraging and support the idea that such design strategy may face the well-known dark-current problem.

Abstract:Detection of sub-GeV dark matter candidates requires sub-keV detector thresholds on deposited energy. We provide an update on a gram-scale phonon-mediated KID-based device that was designed for a dark matter search in this mass range at the Northwestern Experimental Underground Site. Currently, the device is demonstrating 6 eV resolution on the energy absorbed by the resonator. With some important assumptions, this translates to 20 eV baseline resolution on energy deposited in the substrate. We show that TLS noise dominates this energy resolution estimate. After modifying the design to mitigate TLS noise, we project 5 eV baseline resolution on energy deposited in the substrate (1.5 eV on energy absorbed by the resonator) for an amplifier-white-noise-dominated device. Finally, we present a clear path forward to sub-eV thresholds, which includes installation of a quantum-limited superconducting parametric amplifier and adjustments to the material makeup of our resonators.

Abstract:By finite difference time domain (FDTD) simulation, we report on the optical field distribution within edge coupled terahertz quantum well photodetectors (THz QWPs) in detail. The coupling efficiency of THz QWP structures are studied from three aspects, including the electrode geometry, the position of the active region and the coupling angle. According to the simulation results, proper electrode geometry is suggested in different frequency region, and the optimal position of active region and coupling angle are presented. These results provide a useful guidance for the design and fabrication of the edge coupled THz QWP.

Abstract:Dark current is shown to be significantly reduced in quantum well infrared photodetectors in the tunneling regime, i.e. at very low temperature, by shifting the dopant impurity layers away from the central part of the wells. This result confirms that the interwell tunneling current is dominated by charged impurity scattering in usual structures. The experimental results are in good quantitative agreement with the proposed theory. This dark current reduction is pushing further the ultimate performances of quantum well infrared photodetectors for the detection of low infrared photon fluxes. Routes to further improvements are briefly sketched.
