Abstract:We present the monolithic integrated widely tunable V-cavity laser and traveling wave Mach-Zehnder modulator operating in the C-band. A wide wavelength tuning of 64 channels from 1513 nm to 1565 nm is obtained with SMSRs mostly over 40 dB. The $\text{V}_{\pi }$ is 5.5 V and the static extinction ratio is 14 dB. The 3-dB electro-optic bandwidth is measured to be 14.2 GHz. By optimizing the device structure and thickness of intrinsic region on a semi-insulating substrate wafer, a theoretical bandwidth over 40 GHz can be achieved.

Abstract:In this paper, a 53 Gbps widely tunable transmitter is experimentally demonstrated for the first time, to our knowledge. An InGaAlAs/InP multiple-quantum-well (MQW) wafer is used with an identical layer structure for both the V-coupled cavity laser (VCL) and the electro-absorption modulator (EAM). The VCL uses a shallow-etched waveguide to reduce loss, while the EAM uses a deep-etched waveguide to increase the 3-dB modulation bandwidth. With the temperature varying from 19.5 to 30 degrees C, the transmitter achieves wavelength tuning of 42 channels with a spacing of 100 GHz, corresponding to a tuning range of 32.6 nm from 1538.94 to 1571.54 nm. The static extinction ratio (ER) for all channels is higher than 14 dB. The measured 3-dB electro-optic (E0) bandwidth of the transmitter is over 40 GHz, which fits well with the calculated 3-dB bandwidth. At a fixed peak-to-peak driving voltage of 2.4 V, all channels exhibit clearly an open eye diagram with a 53 Gbps non-return-to-zero (NRZ) signal, while the dynamic ER is higher than 4.5 dB. Abstract:The monolithic integration of a tunable V-coupled-cavity laser based on half-wave multimode interference reflector (MIR-VCL) with a travelling-wave Mach-Zehnder modulator (TW-MZM) on generic InP foundry platform is present in this paper. The formation mechanism of pi-coupling-phase difference and the contradiction among loss, optimal coupling phase difference and optimal coupling coefficients of half-wave coupler are analyzed. Single electrode tuning of 11 channels of about 7.3nm wavelength range is obtained, which is determined by the cavity length and the 10% cavity length difference. Among the whole wavelength tuning range, the side mode suppression ratios (SMSRs) are all above 35dB and the typical one is about 42dB. The Mach-Zehnder modulator with optimized travelling wave electrode is integrated with the MIR-VCL by two two-ports MIRs, which could provide optical feedback for laser and CW light for MZM in the meantime. The monolithic integrated transmitter on generic InP platform is free of complicated fabrication process of grating structure and has good potential for cost effective applications.

Abstract:We report a widely tunable V-cavity laser monolithically integrated with an electro-absorption modulator (EAM). The device shows a 41-nm wavelength tunability covering 51 channels at 100 GHz spacing on the ITU grid, with a side-mode suppression ratio (SMSR) higher than 47 dB. Error-free transmission over 50 km standard single-mode fiber at 10 Gb/s is demonstrated at all wavelengths over the tuning range. The integrated EAM exhibits a dynamic extinction ratio higher than 12.5 dB. The bit-error-rate measurements show a power penalty less than 3 dB for 50-km transmission. The results demonstrate that this ultra-compact and regrowth-free electro-absorption modulated tunable laser can be a cost-effective transmitter solution for DWDM metropolitan and access networks.

Abstract:We present the principle, design, packaging and measurement results of widely tunable V-cavity lasers. By using a novel half-wave coupler, single-mode lasing with high side mode-suppression-ratio is achieved. Single-electrode controlled wide-band wavelength tuning with Vernier effect is realized. The full-band tuning of 50 channels with 100 GHz spacing is demonstrated by further employing temperature induced gain spectrum shift. The laser is packaged into a small-form-factor 9-pin TOSA, and the electronic driver has been developed for the wavelength tuning and direct modulation. The advantages of compactness, fabrication simplicity, and easy wavelength control offer great potential for the tunable laser to be used in low-cost access and data center networks, as well as in portable devices for spectroscopic analysis.

Abstract:A wavelength tunable V-cavity laser (VCL) employing integrated thin-film heaters is reported. The laser is fabricated by a simple process with no grating or band-gap engineering. A single-electrode-controlled wavelength tuning of 32 channels is achieved by experiment, with a tuning efficiency of 0.13 nm/mW, which is about 1.5 times higher than that of the current injection based thermal tuning. By combining four single-electrode controlled tunings with different bias currents, we obtain 51 wavelength channels covering 43 nm. Well-open eye diagrams with extinction ratios above 6.6 dB are obtained in all channels under direct modulation at 2.5 Gbps. The power penalty over a 25-km fiber transmission is less than 0.3 dB. Clearly open eye diagrams with bit error rates (BERs) below 10-12 are also obtained at 5 and 8.5 Gbps after a 10-km single-mode fiber transmission.

Abstract:We propose a simple and effective model to properly design the monolithically integrated tunable optical transmitter based on the traveling wave Mach-Zehnder modulator (TW-MZM) and V-cavity laser (VCL). Firstly, the integrated structure of TW-MZM and VCL is presented. Then we put forward a TW-MZM model to design and improve the performance of the electro-optic (EO) modulation bandwidth of the optical transmitter. By changing the structural parameters of the optical waveguide and the traveling wave electrodes, we reduce the microwave transmission loss from 3 mm-1 to 0.6 mm-1 at 20 GHz and thus increase the theoretical electro-optic response from 13.5 GHz to 52.8 GHz. Due to the high modulation efficiency from the Quantum Confined Stark Effect (QCSE) in quantum wells, the traveling wave modulator is very compact with a length of only 600 μm.

Abstract:We present a widely tunable 25 Gbps transmitter that integrates a V-Cavity Laser and an electro-absorption modulator using an identical epitaxial layer scheme. The transmitter exhibits a wavelength tuning of 41 channels with 100 GHz spacing and a side-mode suppression ratio above 42 dB by varying the TEC temperature by 32 °C. All channels show clear eye diagram openings at a rate of 25 Gbps with a dynamic extinction ratio higher than 9 dB at a fixed peak-to-peak driving voltage of 2 V. Bit-error-rate measurements demonstrate a power penalty less than 3 dB for transmission through 10 km of standard single-mode fiber. This tunable transmitter offers a cost-effective solution that is suitable for use in DWDM access networks.

Abstract:We report direct modulation results in a simple and compact widely tunable V-cavity laser. Chirp managed laser technology has been successfully applied to the V-cavity laser with an optical spectrum reshaping filter. The tunable V-cavity-laser employs a half-wave coupler to obtain single-mode operation with high side-mode suppression ratio and the Vernier effect to extend its tuning range. It does not require any grating structure and regrowth steps. In this experiment, we achieved single-electrode controlled wavelength tuning of about 18 channels at 100GHz spacing with a fixed temperature, and 32 channels using 2 temperature settings. Well-open eye diagrams with extinction ratio above 4.3dB in all channels are observed when the laser is directly modulated at 2.5Gb/s. Although the measured small-signal frequency response is only about 5.7GHz, more than 6.7dB extinction ratio under 10Gb/s modulation rate is achieved by using the chirp managed laser technology with an optical spectrum reshaping filter placed after the output of the laser to convert the frequency chirp accompanying the direct modulation to amplitude modulation. The advantages of compactness, fabrication simplicity, easy wavelength control algorithm, and simple direct modulation offer great potential for the chirped managed V-cavity laser to be used in low-cost WDM links.

Abstract:We report simple and compact V-cavity semiconductor laser capable of full-band wavelength tuning. A half-wave coupler is used to obtain high side-mode suppression ratio (SMSR) without any grating or epitaxial regrowth. Temperature induced gain spectrum shift is employed in combination with the Vernier tuning mechanism to extend the wavelength tuning range beyond the free spectral range limit. Wavelength tuning of 50 channels at 100GHz spacing with SMSR up to 38 dB has been demonstrated. We show that with a temperature variation of 35°C, the tuning range can be extended by about 15 nm, in contrast to 0.1 nm/°C for thermo-optic tuning range in grating based lasers. At a fixed temperature, consecutive wavelength tuning of 31 channels was achieved. The response time of the channel switching under the current-tuning regime is measured to be about 20μs. The large tuning range that can cover the full C-band will enable such a simple, compact and potentially low-cost tunable laser to be used in wavelength-agile access and data center networks.

Abstract:Low-cost tunable lasers are key enablers for wide deployment of dense wavelength division multiplexing (DWDM) technology in upcoming 5G wireless networks. Simple and compact tunable V-cavity laser (VCL) have been previously reported with direct modulation up to 10Gbps. The transmission distance was limited to below 10km due to wavelength chirp and chromatic dispersion of optical fiber in the telecom C-band. Here we present an electro-absorption modulated tunable V-cavity laser (VCL) based on InGaAlAs/InP multiple quantum wells. The modulator is monolithically integrated with the half-wave coupled VCL, which are fabricated with a single shallow etch for ridge waveguides and a single deep etch step for reflecting facets and trenches. No grating nor epitaxial regrowth is required. A deep-etched trench serves as the partial reflecting front mirror for the laser, while providing an excellent electrical isolation between the laser and the modulator. 50-channel wavelength tuning with 100 GHz spacing is achieved, with side-mode suppression ratio as high as 47 dB. Error-free transmission over 50 km is demonstrated at 10 Gbps, with receiver sensitivity better than -23 dBm.
All-Optical Wavelength Conversion Using Optical Injection Induced Wavelength Switching In V-Cavity Laser

Abstract:In this paper, we present a simple, efficient, and cost-effective all-optical wavelength converter using injection-induced wavelength switching in widely tunable V-cavity laser. When an external signal beam is injected at a wavelength corresponding to one of the sidemodes with a small detuning of about 0.1 nm, the lasing wavelength is switched from the original main mode to the side mode. By filtering out the main mode of the V-cavity laser, a data-inverted wavelength conversion is achieved. This wavelength converter can offer a non-return-to-zero (NRZ) channel-to-channel conversion with converted signal approximately at 200 GHz away from the input signal. A 2.5 Gb/s non-return-to-zero (NRZ) conversion is experimentally demonstrated with an extinction ratio over 4 dB and SMSR of 36 dB.

Abstract:We report on the fast carrier-induced wavelength switching in V-cavity laser using butt-joint passive tuning section. Using the carrier plasma based tuning effect in combination with temperature induced gain spectrum shift, over 25-nm wavelength tuning with 100 GHz channel spacing is obtained with side-mode suppression ratio up to 40 dB. Sixteen channels can be switched by using a single electrode control on the long cavity electrode and seven channels on the short cavity electrode. Mode competition is observed during the transient and the switching delay time varies from 1 to 11 ns for different switching paths.
